Abstract
Description
The invention relates to a method and a Vorrich to determine the energetic situation, the energetic table width and / or the density of defects on the Surface and / or at least one boundary layer Sample, in particular a solid with in particular a band gap.
In order to be able to physically describe a function of semiconductor components, an understanding of the physics of the surfaces and interfaces of, in particular, solid bodies is necessary. For example, the interface between two differently doped semiconductor layers is the basis of a semiconductor diode. For their properties, effects that occur at this interface, such as the space charge zone, are fundamental to their function. Due to the increasing integration of, for example, semiconductor components and in particular for calculating the properties of such components, it is becoming increasingly important to have knowledge of the physical properties of the interfaces or surfaces of the components, such as the type of defects. Here, for the electronic structure of the interfaces and in particular the surface and thus for the electronic properties of the components, the knowledge of the density N T of defects, the energetic position E T of defects relative to the valence band maximum (VBM) in the volume or inside the for example, semiconductor and the width of the energy distribution σ T of these defects are of immanent importance.
In the previously known prior art, such as as the US-PS 55 21 525 is a method and Device for determining the doping density profile presented a semiconductor layer. Here is the Determination of this doping density profile of the half lead layer of a metal-insulator-semiconductor structure a capacitance voltage measurement method at high and low frequencies proposed to be appropriate calculated band deflections on the measured values adapt. In this way it is possible to have a density Profile of doping atoms over the depth in the Specify semiconductor layer. However, it is with not possible with this procedure, also an indication of the energetic position of the doping levels of the dopie atoms and their energetic breadth, d. H. essential parameters for determining the electro African structure of semiconductor devices, for example elements cannot be specified. It is also used measuring methods only very limited surfaces sensitive.
The invention is therefore based on the object Specify method and an apparatus with which a Determination of the energetic position, the energetic Width and density of defects on the surface and / or at least one boundary layer of a sample is made possible.
This task is accomplished by the features of the method claim 1 and the features of device claim 13 solved. Developments of the invention are the subject of subclaims.
The invention is based on the fact that defects, such as special doping atoms, vacancies in the lattice of a solid and relaxation on surfaces or interfaces, can cause a band deflection (V s ) of several tenths of an electron volt (eV). Light, which is directed onto a corresponding sample, generates electron-hole pairs in the band bending region at a rate G 0 , which are spatially separated by the electric field prevailing in the space charge zone, thereby reducing the existing band bending. According to the invention, a substantially unambiguous assignment to defect states causing the band bending with respect to their density, their energy levels and their energy width is achieved from a measured band bending or band bending with the parameters of a varying temperature and the light intensity.
weist:
According to the invention, a method for determining the energetic position, the energetic width and / or the density of defects on the surface and / or at least one boundary layer of a sample, in particular a solid body with in particular a band gap, is specified, which has the following method steps:
- a) Messen der Bandverbiegung Vs in Abhängigkeit der Lichtintensität von auf die Probe gestrahltem Licht und/oder der Temperatur der Probe;a) measuring the band deflection V s as a function of the light intensity of light radiated onto the sample and / or the temperature of the sample;
- b) Vorgeben von Vorgabewerten für die energetische Lage ET, die energetische Breite σT und/oder der Dichte NT der Defekte für wenigstens eine Art von Defekten;b) specifying default values for the energetic position E T , the energetic width σ T and / or the density N T of the defects for at least one type of defect;
- c) Berechnen wenigstens einer ersten Kurve der Bandver biegung Vs in Abhängigkeit der Lichtintensität und/oder der Temperatur;c) calculating at least a first curve of the band deflection V s as a function of the light intensity and / or the temperature;
- d) Vergleichen der wenigstens einen ersten Kurve mit der gemessenen Bandverbiegung, undd) comparing the at least one first curve with the measured band deflection, and
- e) Anpassen der Vorgabewerte für wenigstens einen erneuten Schritt c), solange die Summe der Quadrate der Abweichung der Meßwerte von der wenigstens einen ersten Kurve (Fehlerquadrate) einen vorgegebenen Wert über schreitet.e) Adjusting the default values for at least one step c) again, as long as the sum of the squares of the Deviation of the measured values from the at least one first Curve (error squares) over a predetermined value steps.
For most defects, this method according to the invention enables the defect types to be clearly assigned to their energetic position E T , their energetic width σ T and / or their density N T. In this case, it may make sense to characterize the surfaces or interfaces to be examined in advance by other methods that are known in the prior art, in order to bring the default values close to the final values to be determined from corresponding empirical values. Furthermore, it is preferably sensible to determine the light intensity radiated onto the sample precisely in order to generate a well-defined number of electron-hole pairs. Finally, customary numerical calculations are preferably carried out, in which the error squares for the measured values obtained are minimized.
Frankl und E.A. Ulmer, "Electrical properties of semiconductor surfaces", Pergamon Press, 1967). Preferably takes place to calculate a first curve the band bending is a semi-classic semiconductor theory rie use. This is based on, for example Theory developed by Frankl and Ulmer (see D.R. Frankl and E.A. Ulmer, "Electrical properties of semiconductor surfaces ", Pergamon Press, 1967). This theory based on Frankl and Ulmer is preferred expanded as a result that the band bending nume Essentially precisely, even for strong injections is calculated. This provides an expanded and self-consistent theory of band bending or Band bending due to the generation of an electron hole mate by exposure to light or temperature variation. In the case of the generation of electron-hole pairs in this effect becomes surface pho in the space charge zone voltage or SPV effect (Surface Photo Voltage Ef called).
Preferably, as an approximation to the semi-classic Semiconductor theory assumed that the recombination of Electron hole pairs directly from the conduction band into that Valence band runs. I.e. that the recombination in particular especially in the volume does not run over imperfections.
Preferably, as an approximation to the semi-classic Semiconductor theory assumed that the generation rate of electron-hole pairs via impurities in the sample is neglect.
Preferably, as an approximation to the semi-classic Semiconductor theory assumed that in the space charge zone of the sample the electrostatic potential is linear from that Away from the surface of the sample into the volume of Sample depends.
More preferably is used as an approximation for the half classical semiconductor theory assumed that the time changes in the concentrations of the electrons and Holes in the sample are negligible. Ver Simplification of the numerical calculation is also provided preferably considered a one-dimensional case.
Preferably after exceeding a first Predeterminable number of iteration steps c) and d) and Exceeding the specified value of the squares of errors predefined at least two types of defects.
Preferably takes place after exceeding a second Predeterminable number of iteration steps c) and d) and Exceeding the specified value of the squares of errors a theory use extended to pn junctions. This extended theory preferably results from conventional semiconductor device textbooks, such as "S.M. Sze Physics of semiconductor devices, 2nd edition, 1981 ", it should be noted that first one also pn transitions extended theory can be applied before at least two types of defects are assumed.
Furthermore, the band bending or the band re-bending is advantageously influenced essentially by parameters that are not caused by an interaction of the sample with a band bending or band re-bending measuring instrument. If this preferred feature is met, then it is essentially a "closed" system, ie that any current required for measurement that flows through the sample is small compared to the generation rate G 0 of the electron-hole pairs.
The strip bending measuring instrument or Ribbon bend meter a photoemission parature. This measure will be very great Band bending or band back is sensitive to the surface bend measurable. The band bending is preferably or tape rebound meter an inverse photo emission measuring apparatus.
If advantageously the variation in light intensity happens via a light source that is not the in the Photoemissionsmeßapparatur for measuring the Bandver Bending or band bending required photon source then there is no falsification of the corresponding Measurements through which the sample flows accordingly Eating photocurrent due to contacting effects with, for example, the sample holder. In addition, on this way also an enlarged measuring range in terms of light intensity.
The light intensity is preferably varied from essentially 0 to 900 mW / cm 2 at the sample location.
According to the invention, a device for determining the energetic position E T , the energetic width σ T and / or the density N T of defects on the surface and / or at least one boundary layer of a sample, in particular a solid body with in particular a band gap, is proposed, which in particular is used to carry out one of the aforementioned methods, which is characterized by a band bending and / or band return bending measuring means and a separable light source from the measuring means, with which light can be conducted onto the sample. This solution according to the invention enables a simple measurement setup.
The measuring means is preferably a photoemission measurement apparatus and / or an inverse photoemission measuring apparatus maturity. This measure will measure the tape Bending or band bending relatively surface sitiv.
The invention is preferably developed by that the measuring means the band bending or band back bending makes capacitively detectable. The measuring device is at for example, preferably a Kelvin probe.
If preferably the device comprises a space which Has vacuum or substantially inert gases the measured values of the strip bending or the determination of the Defects are not caused by any surface damage interfering adsorbates located. Preferably becomes the surface in vacuum or within the room cleaned with inert gases or only manufactured.
The light source preferably emits light Wavelength that is larger than the band gap of the sample.
If preferably the wavelength of light is so great is that the light is at least as deep in the sample penetrates that the area to be measured shines through limits hidden deep in the volume layers or those close to the boundary layers arranged defects can be measured.
On the left side of FIG. 1, the state of equilibrium is disturbed by the incident light 1 , which leads to a decrease in the surface charge and thus to a band bending back.
The beam path of the incident light that falls on the sample is shown in FIG. 2. The light rays 1 of the lamp 6 are reflected, for example, on a parabolic mirror 7 or refracted directly on the lenses 8 and 9 in such a way that they focus in the vicinity of the sample 10 . For example, if a photoemissi onsmeßgerät is used as a measuring instrument for the band bending, all optical components could be arranged outside the ultra-high vacuum apparatus. However, the arrangement could also be such that the lens 9 would be arranged within the ultra-high vacuum apparatus, or even all parts of the optics could be arranged in an ultra-high vacuum apparatus. The hot parts are preferably arranged outside the UHV chamber.
In Fig. 3, the procedure is shown two spectra to determine the displacement. A shift of the lower spectrum by the distance between the zero point and the maximum of the cross-correlation function provides an optimal match. Here, a band deflection SPV of 176 meV was measured.
The present invention makes it possible to draw conclusions on the characteristic densities, energy levels and energy widths of surface defect states and boundary surface defect states on the basis of measured values of a band bending as a function of the temperature and the light intensity. The method according to the invention enables the determination of defect densities down to 10 12 cm -2 , which would not be possible, for example, with conventional photoemission spectroscopy alone.

FIG. 4 shows a diagram of the band deflection V s or its amount as a function of the logarithm of the electron hole pair generation rate G 0 . The measured values displayed were achieved on a slit surface of a gallium arsenide single crystal of type n by means of photoemission. The variation of the band bending was achieved through different temperatures and variation of the light intensity. In FIG. 4 3 numerically calculated fits to the respective measured values at three different temperatures are shown. In Fig. 4, a group of three first curves (fits) for three different tempera tures is shown. From these fits, the surface states, which in this case are acceptor-like, result in the following values:

The calculation of the fits by means of the measured values, that is to say the calculation of the SPV-induced bending of the band, is carried out using a semi-classical semiconductor theory according to Frankl and Ulmer aa0. In thermal equilibrium, charge neutrality results in the solid
QSC + QT = 0 (1)
Q SC + Q T = 0 (1)
Gleichung (1) resultiert in einer Lage des intrinsischen Fermi-Niveaus an der Oberfläche in bezug zum intrinsischen Fermi-Niveau im Volumen der Probe, was als Bandverbiegung Vs bezeichnet wird.where Q SC is the space charge which is obtained by solving the Poisson equation and Q T is the surface charge of surface states which, for reasons of simplicity, is a Gaussian density of states with a density N T , an energy level E T with respect to the valence band maximum 3 of the volume of the sample 10 and σ T is the half width. Equation (1) results in a position of the intrinsic Fermi level on the surface in relation to the intrinsic Fermi level in the volume of the sample, which is referred to as band deflection V s .
Electron-hole pairs are generated under the incidence of light, which are separated by the built-in electric field of the space charge zone, the surface charges of the surface states Q T being partially compensated for. In this case, the electron and hole statistics inserted in equation (1) must be modified using quasi-Fermi levels QFL. The surface recombination is treated according to the Hall-Shockley-Read theory (R. Hall, Phys. Rev. 87, 387 (1952); W. Shockley, W. Read Jr., Phys. Rev. 87, 835 (1952)) , which results in a quasi-Fermi level for the surface charge. The actual charge in the surface or interface states Q T in the non-equilibrium is then obtained as a function of the electron or hole quasi-Fermi level. The space charge Q SC in volume also depends on the quasi-Fermi level of the electrons and holes. Finally, in analogy to the case of thermal equilibrium, the band deflection for the given defect or defect state configuration is calculated as a function of the quasi-Fermi level.
What is still missing is the relationship between the position of the quasi-Fermi level and the electron-hole pair generation rate G 0 at the surface or at the boundary layer. This relationship is calculated by solving the diffusion equation. A corresponding solution of the diffusion equation was carried out by Frankl and Ulmer, aa0, although they have adopted two approximations that lead completely in the wrong direction and lead to wrong results, namely firstly a low intensity of the incident light and secondly an electric field of 0 in the Space charge zone. If the band deflection V s against log (G 0 ) is calculated using the approximations of Frankl and Ulmer, the dotted curve of FIG. 5 (a) results.
If the diffusion equation is carried out without the assumptions made by Frankl and Ulmer, the solid lines in FIG. 5 result . For a low light intensity of the incident light, a maximum band deflection can first be seen, which is represented by the flat part of the curves. At medium intensities, two types of band bends are noted. A moderate drop in band deflection can be observed for defect energy levels of E T ≧ 0.7 eV (whereby this applies to gallium arsenide), while a sharp drop can be found for E T ≦ 0.7 eV, which due to the shortness of is called resonant. A flat band condition is achieved for very high intensities.
Especially for low defect levels, the second assumption of curves calculated by Frankl and Ulmer means that there are no significant differences to the curve calculated with 0.7 eV or its fit. This means that at least for these fits, Frankl and Ulmer's theory is useless for low defect levels. When using a more realistic finite field in the space charge zone, such as a linear dependence of the field on the depth in the volume of the sample, an edge-like curve of the curve V s against log (G 0 ) for defect energy levels below the valence band maximum 3 on the surface of an n-type semiconductor.

A is the irradiated part of the surface, α (w) the absorption coefficient and P 0 (w) the photon current. The photon current P 0 (w), which strikes the sample in the photo emission measuring apparatus by, for example, a helium gas discharge lamp and by the further lamp in the optical and UV range, is determined by a calibrated optical spectrometer. The absorption coefficient w for gallium arsenide was determined by means of ellipsometric data which are generally known, but can also be determined in a customary manner for the respective samples themselves. A light radiation from the additional lamp of 900 mW / cm 2 corresponds to a log (G 0 ) of 24 on gallium arsenide.
Defects with regard to their energy levels, their energetic widths and their density can be determined quantitatively by the present invention, a semi-classical semiconductor theory, such as in particular that of Frankl and Ulmer, being used with the stated extension. By measuring V s against log (G 0 ) curves at different temperatures, fits can be performed using the given theory, which give a certain set of surface defect parameters N T , E T and σ T. In particular, this is also possible in a range of doping and defect concentration in which Fermi-level pinning does not predominate. In addition, the inventive method leads to the fact that absolute values of the band bending can be measured, which can not be measured directly with Photoemis sion or other measuring methods.
It is understood that the present description not the scope of the present patent on the limited specific example. Rather, you can various surfaces or various interfaces Parameters determined for the corresponding defects become. This can not only with photo emission or inverse photoemission measurement happen, but also through various other measurement methods, which are only a Can detect displacement of the band bending have to. In particular, capacitive measuring methods are used here conceivable, furthermore, it is also easily possible, a Scanning tunneling microscope in a derar term mode to drive that the variation of Bandver bend can be measured.
