Abstract
Die Erfindung betrifft ein Verfahren und eine Anordnung zum Laden einer Komponente in eine Ladeposition in einem optischen System. Ein Verfahren zum Laden einer Komponente in ein optisches System für die Mikrolithographie, wobei das System einen unter Atmosphärendruck betriebenen ersten Bereich, einen zum Wechsel zwischen Atmosphärendruck und Vakuumbedingungen ausgelegten zweiten Bereich und einen unter Vakuumbedingungen betriebenen dritten Bereich aufweist, weist folgende Schritte auf: (a) Einbringen einer ersten Komponente in einem kontaminationsgeschützten Behälter vom ersten Bereich (10) in den zweiten Bereich (20), während sich der zweite Bereich (20) unter Atmosphärendruck befindet, (b) Einbringen der ersten Komponente vom zweiten Bereich (20) in den dritten Bereich (30), während sich der zweite Bereich (20) unter Vakuumbedingungen befindet, und (c) Überführen der ersten Komponente in eine Ladeposition (37, 38) im optischen System; wobei das Einbringen der ersten Komponente in den zweiten Bereich (20) gemäß Schritt (a) in zeitlichem Überlapp zum Einbringen einer zweiten Komponente in den ersten Bereich (10) erfolgt.The invention relates to a method and an arrangement for loading a component into a loading position in an optical system. Es besteht daher ein Bedarf, die Maske schnell und einfach zu vermessen bzw. zu qualifizieren, und zwar möglichst unter den gleichen Bedingungen, wie sie real in der Projektionsbelichtungsanlage vorliegen. Hierzu ist es u.a. bekannt, in einer Maskeninspektionsanlage ein Luftbild eines Ausschnitts der Maske aufzunehmen und auszuwerten. Zur Aufnahme des Luftbilds werden dabei die zu vermessenden Strukturen auf der Maske mit einer Beleuchtungsoptik beleuchtet, wobei das von der Maske kommende Licht über eine Abbildungsoptik auf eine Detektoreinheit projiziert und detektiert wird. Um die Vermessung der Maske nach Möglichkeit unter zur Projektionsbelichtungsanlage analogen Bedingungen vorzunehmen, erfolgt in der Maskeninspektionsanlage typischerweise die Beleuchtung der Maske in zur Projektionsbelichtungsanlage identischer Weise, wobei insbesondere die gleiche Wellenlänge, die gleiche numerische Apertur sowie das identische Beleuchtungssetting in der Maskeninspektionsanlage eingestellt werden.In the lithography process, undesired defects on the mask have a particularly detrimental effect, since these can be reproduced with every exposure step.
