Abstract

- - Die zweite der Membranen kann ebenfalls eine Heizleiterbahn, insbesondere eine metallische Heizleiterbahn, zur elektrischen Beheizung aufweisen. Somit ist auch diese Membran individuell beheizbar und kann somit auf einer eigenen Temperatur gehalten werden, die nicht direkt von der Temperatur der ersten Membran oder der Umgebungstemperatur abhängt.
- - Die zweite Membran kann eine Schicht eines zweiten gassensitiven Halbleitermaterials aufweisen. Dadurch ist auch die zweite Membran als Gassensor nutzbar. Die Gassensoren der ersten und zweiten Membran sind somit innerhalb eines einzelnen Chiprahmens aufgebaut und damit besser integriert als bei der Parallelschaltung mehrerer Substrate mit jeweils einer Membran.
- - In einer alternativen Ausgestaltung weist die zweite Membran keinen eigenen Heizmäander auf. Durch das unvermeidliche Übersprechen zwischen erster und zweiter Membran, d.h. das Mitbeheizen der zweiten Membran durch die erste, wird auch ohne eigene Beheizung auf der zweiten Membran eine Temperatur oberhalb der Raumtemperatur erreicht. Diese Temperatur kann für den Betrieb der zweiten Membran als Sensor bereits ausreihend sein, wodurch neben einer verbesserten Integration der beiden Sensoren im Gassensor zusätzlich eine Einsparung bei der Heizleistung erreicht wird.
- - Das erste und zweite gassensitive Halbleitermaterial können unterschiedliche Materialien sein oder dasselbe Material. Beispielsweise können beide gassensitive Halbleitermaterialien Galliumoxid Ga2O3 sein. Alternativ kann eines der beiden gassensitiven Halbleitermaterialien ein anderes Metalloxid wie beispielsweise SnO2 sein. Hierdurch können die Eigenschaften der Sensoren individuell ausgewählt werden und optimal an die Verwendung angepasst werden.
- - Die Membranen können an separaten Stegen befestigt sein. Somit ist mit anderen Worten jede der Membranen an eigenen Stegen aufgehängt.
- - Alternativ können die Membranen an gemeinsamen Stegen befestigt sein. Dadurch vereinfacht sich der Aufbau.
- - In einer besonderen Ausgestaltung kann die erste Membran polygonal mit wenigstens 5 Ecken oder kreisförmig oder ellipsoid geformt sein. Die zweite Membran wiederum kann bandförmig und mit einem Abstand die erste Membran wenigstens teilweise umgebend gestaltet sein. Mit anderen Worten sind die Membranen nicht gleichberechtigt nebeneinander angeordnet, sondern wenigstens annähernd konzentrisch. Hierdurch wird eine effiziente Mitbeheizung der zweiten Membran durch die erste Membran sowie eine gute Platznutzung im Substrat erreicht.
- - Besonders vorteilhaft ist es, wenn die zweite Membran als Gaskonverter oder Gaskonzentrator ausgestaltet ist. Dabei ist die Mitbeheizung der zweiten Membran durch die erste Membran vorteilhaft, da ein Gaskonverter oder Gaskonzentrator typischerweise geringere Temperaturen benötigt als der Gassensor selbst. Daher ist es besonders vorteilhaft, wenn in diesem Fall die zweite Membran keinen eigenen Heizmäander aufweist. Dadurch wird eine Verbesserung des Betriebs des Gassensors auf der ersten Membran erreicht, ohne dass ein erhöhter Bauraum beansprucht wird.
- - Das Substrat umfasst bevorzugt wenigstens eine einkristalline Siliziumschicht, wobei die Dicke der Membranen weniger als 200 µm beträgt und wobei die Membranen einen Teil der einkristallinen Siliziumschicht umfassen. Hierdurch wird ein besonders temperaturstabiler Aufbau geschaffen, mit dem Betriebstemperaturen von mehr als 650 °C verwendet werden können.
- - Das Substrat kann wenigstens eine Diffusionssperrschicht zur Verminderung der Oxidation der einkristallinen Siliziumschicht aufweisen, wobei die Diffusionssperrschicht wenigstens die Membranen bedeckt.
