Description
Stand der TechnikState of the art
The invention relates to a method for producing a metal-ceramic substrate, a metal-ceramic substrate and a module comprising a metal-ceramic substrate and a metal body.
Today, ceramic circuit boards for power electronics are manufactured using the DBC or AMB process. In the case of the direct bonded copper (DBC) method, at elevated temperature and some oxygen in the atmosphere, a eutectic forms between copper oxide (CuO) and today's standard ceramics for substrates aluminum oxide (Al 2 O 3 ), resulting in a solid compound. The DBC method is also applicable with aluminum nitride (AIN) and beryllium oxide (BeO). With AMB (active metal brazing) the copper (Cu) is connected to the ceramic plate with an active solder.
Due to the different thermal expansion coefficients of Cu and Al 2 O 3 there are thermal stresses during operation. A symmetrical design of the Cu plate on top and bottom of the ceramic substrate and certain thickness ratios of Cu and Al 2 O 3 can reduce the thermal stresses, but this entails restrictions on the overall design and an undesirable increase in thermal resistance.
The DBC or AMB substrate then needs to be mounted on a heat sink made of Cu or Al by soldering or gluing, which in turn can increase the thermal resistance.
Offenbarung der ErfindungDisclosure of the invention
- - Bereitstellen einer ersten Schicht mit einer ersten schaltungstechnischen Struktur, wobei die erste Schicht eine erste Metalllegierung aufweist oder aus der ersten Metalllegierung besteht, welche einen geringeren Wärmeausdehnungskoeffizienten als das Basismetall der erste Metalllegierung aufweist;
- - Providing a first layer having a first circuit structure, wherein the first layer comprises a first metal alloy or consists of the first metal alloy, which has a lower coefficient of thermal expansion than the base metal of the first metal alloy;
- - Providing a second layer without circuitry structure or with a second structure, which is different from the first circuit structure, wherein the second layer comprises a second metal alloy or consists of the second metal alloy, wherein the second metal alloy has as base metal, the base metal of the first metal alloy and a lower thermal expansion coefficient than the base metal; and
- Bonding the first layer to an upper surface of a ceramic substrate and the second layer to a lower surface of the ceramic substrate.
- - einem Keramiksubstrat;
- - einer ersten Schicht mit einer ersten schaltungstechnischen Struktur, wobei die erste Schicht eine erste Metalllegierung aufweist oder aus der ersten Metalllegierung besteht, welche einen geringeren Wärmeausdehnungskoeffizienten als das Basismetall der ersten Metalllegierung aufweist, wobei die erste Schicht auf einer Oberseite des Keramiksubstrats angeordnet ist;
- a ceramic substrate;
- a first layer having a first circuit structure, wherein the first layer comprises a first metal alloy or consists of the first metal alloy having a lower coefficient of thermal expansion than the base metal of the first metal alloy, the first layer being disposed on an upper surface of the ceramic substrate;
- a second layer without circuit-technical structure or with a second structure, which is different from the first circuit-technical structure, wherein the second layer comprises a second metal alloy or consists of the second metal alloy, wherein the second metal alloy comprises as base metal the base metal of the first metal alloy and has a lower coefficient of thermal expansion than the base metal, wherein the second layer is disposed on a lower surface of the ceramic substrate; and
- a third layer having substantially the first circuit structure of the first layer, the third layer consisting of the base metal of the first and second metal alloys, wherein the third layer is disposed on a side of the first layer opposite the ceramic substrate.
The approach presented here also provides a module comprising a metal-ceramic substrate of the aforementioned type and a metal body materially bonded to the metal-ceramic substrate.
The metal-ceramic substrate is preferably a ceramic circuit carrier with metallic conductor tracks. The metal-ceramic substrate may, for example, for power electronics, in particular with high heat loss, e.g. be used in an inverter of an e-vehicle.
The metal body may be designed for cooling a circuit or circuit arrangement. Accordingly, the metal body may be a Be heat sink. Here, the metal body may be a heat sink or a part of a heat sink. The metal body is preferably made of the base metal of the first and second metal alloys. The metal body is preferably made of copper.
Under a layer can be understood in the context of this invention, a substrate or a plate.
The first layer with the first circuit-technical structure is preferably a conductor structure. The first layer may be formed as a metallization. The first layer preferably consists of the first metal alloy. In the step of providing the first layer, the first layer is preferably first produced without the first circuit structure, in particular by means of sintering, hot pressing or infiltration, and then cut to produce the first circuit structure. Accordingly, the first layer may first be formed and patterned and only subsequently applied to the top of the ceramic substrate.
The base metal of the first metal alloy of the first layer is preferably copper (Cu). The copper alloy (Cu-X) is preferably a copper-tungsten alloy (Cu-W) or a copper-carbon alloy (Cu-C). The carbon structures in the Cu-C alloy or in the Cu-C composite can be graphite, carbon nanotubes (CNT), graphene or diamond powder.
The second layer may be implemented without circuit structure, i. For example, be designed as an unstructured plate. However, the second layer may have a second structure, which, however, is different from the first circuit structure of the first layer. The second layer may be formed as a metallization. In the step of providing the second layer, the second layer is preferably first produced without the second structure, in particular by means of sintering, hot pressing or infiltration, and optionally subsequently cut to produce the second structure. Accordingly, the second layer can first be formed and possibly structured and applied only subsequently to the underside of the ceramic substrate.
The base metal of the second metal alloy of the second layer is also preferably copper (Cu). The second metal alloy is preferably the same as the first metal alloy. Accordingly, the second layer is preferably made of the same metal alloy as the first layer.
In this case, the first circuit-technical structure of the first layer is a conductor structure which forms an electrical or electronic circuit. The first circuit-technical structure can extend in all three spatial directions. The structuring of the first circuit-technical structure preferably extends in the longitudinal and transverse direction of the first layer.
The second structure of the second layer may extend in all three spatial directions. The structuring of the second structure preferably extends in the longitudinal and transverse direction of the second layer and / or in the thickness direction of the second layer.
Das keramische Material ist vorzugsweise Al2O3.The ceramic substrate may be mostly ceramic or ceramic. The ceramic material is preferably Al 2 O 3 .
The bonding is preferably a material connection. For a connection between Cu-X and Al 2 O 3 an intermediate layer of CuO is necessary, so that the connecting Al 2 O 3 -CuO eutectic can be formed. The CuO forms during a heat treatment at elevated temperatures and a precisely adjusted oxygen partial pressure on the Cu-X surface (DBC process). However, the CuO can also be powdered in a suspension, for example by inkjet printing or screen printing, before the heat treatment. be applied.
By the method according to the invention it is now possible, due to the metal alloys, which are in particular a copper alloy (Cu-X) and a lower thermal expansion coefficient than the base metal, which is in particular copper (Cu), the location of the largest thermal stresses between the metal layers and the ceramic substrate from the brittle interface base metal / ceramic, ie Cu / Al 2 O 3 to the ductile metal alloy / base metal interface, ie to move Cu-X / Cu. This allows greater freedom in the design of the layers or tracks and in the choice of Al 2 O 3 and Cu-X thicknesses and increases the mechanical reliability. In the Cu-X alloy, the thermal conductivity, electrical conductivity and thermal expansion coefficient can be varied by decreasing or increasing the Cu content in the composite. Accordingly, a metal-ceramic substrate, ie a ceramic circuit carrier, can be provided which has minimized thermal stresses and reduced thermal resistance during operation. Advantageously, this is due to the Reduced thermal stresses also possible, the first layer and the second layer even before the step of connecting to the ceramic substrate differently design or structure differently. In other words, unlike conventional methods in which, in the step of bonding or heat treatment, a symmetrical design must be present for reasons of the above-mentioned stress problem, and thus the first layer is subsequently structured or provided with a circuit-technical structure According to the invention, the first layer can already have any desired first circuit structure before it is applied to the ceramic substrate, wherein the second layer may be unstructured or likewise provided with a second circuit structure different from the first one. This allows greater freedom in the design of the layers and in the choice of the thickness of the layers and the ceramic substrate and increases the mechanical reliability.
It is advantageous if, prior to the joining step, a metal body is provided, which is in particular formed as a green part and powder metallurgy, in particular via powder presses, metal powder injection molding, Binderjetting or screen printing was prepared, and the step of bonding comprises a step of heat treating, in which the second layer is bonded to an upper surface of the metal body such that the second layer is disposed between the ceramic substrate and the metal body. In this case, it is advantageous if the step of heat treatment comprises sintering, in particular assembly sintering, and / or diffusion bonding. The metal body may be designed for cooling a circuit or circuit arrangement. Thus, the metal body may be a heat sink. Here, the metal body may be a heat sink or a part of a heat sink. By doing so, the step of bonding the first and second layers to the ceramic substrate can be merged with the step of bonding the metal-ceramic substrate to the metal body to obtain a module according to the present invention. That in other words, the entire composite of the first layer, ceramic substrate, second layer and metal body can be manufactured in only one step of the heat treatment, thereby simplifying the manufacturing process of the module. Further, the metal body formed as a green part densely sinters during the heat treatment step of the metal-ceramic substrate and shrinks on the second layer, whereby, for example, a fitted recess in the metal body is easy to manufacture, so that also a complex shaped second layer with recesses, segments , Bevels, locally different thicknesses, etc. can be optimally connected to the metal body.
Alternatively, the step of bonding may include a step of heat-treating in which the first layer is bonded to the top of the ceramic substrate and the second layer is bonded to the bottom of the ceramic substrate to form a metal-ceramic substrate, and a subsequent step of bonding the metal Include ceramic substrate with the top of the metal body. Here, the step of bonding the metal-ceramic substrate to the top of the metal body may include soldering, welding and / or gluing to obtain the module.
Furthermore, it is advantageous if the second layer has a recess and / or segmentation and / or bevel and / or a section with locally different thickness. By this measure, an advantageous or targeted heat spreading can be achieved by selective heat sources on the metal-ceramic substrate or the circuit board, which improves the cooling of the electronics. This is particularly advantageous when using metal alloys with high heat conduction in the x-y direction, such as. Cu-C alloys of advantage.
Furthermore, it is advantageous if a step of providing a third layer with substantially the first circuit structure of the first layer is provided, wherein the third layer consists of the base metal of the first and second metal alloy, wherein in the step of connecting the third layer with the first layer is connected, wherein the first layer between the third layer and the ceramic substrate is arranged. In this case, it is particularly advantageous if, in the step of providing the third layer, the third layer is first produced without the first circuit structure, in particular by means of sintering, hot pressing or infiltration, or present as a copper sheet and then cut or punched to form the first circuit structure to create. Furthermore, it is advantageous here if the third layer is joined to the first layer by means of soldering or welding in the step of heat treatment or in a step of joining. If the third layer is formed as a stamped copper sheet, this can combine during the heat treatment with the first layer via diffusion processes. The third layer is preferably made of copper and the first and the second layer accordingly of a copper alloy. By this measure, the electrical conductivity of the first layer or the first circuit structure can be increased, in particular if the electrical conductivity of the first metal alloy is not sufficient.
It is also advantageous if, in the step of providing the third layer, the third layer has connection contacts. The connection contacts can protrude beyond the ceramic substrate. The connection contacts can be designed as bent pins. The measure would greatly simplify the contacting.
