Description
Stand der Technik State of the art
A large number of sensor elements and methods for detecting at least one property of a measurement gas in a measurement gas space are known from the prior art. In principle, these can be any physical and / or chemical properties of the measurement gas, one or more properties being able to be detected. The invention will be described below in particular with reference to a qualitative and / or quantitative detection of a proportion of a gas component of the measurement gas, in particular with reference to a detection of an oxygen content in the measurement gas part. The oxygen content can be detected, for example, in the form of a partial pressure and / or in the form of a percentage. Alternatively or additionally, however, other properties of the measuring gas are detectable, such as the temperature.
In particular, ceramic sensor elements are known from the prior art, which are based on the use of electrolytic properties of certain solids, that is to ion-conducting properties of these solids. In particular, these solids may be ceramic solid electrolytes such as zirconia (ZrO 2 ), in particular yttrium stabilized zirconia (YSZ) and scandium doped zirconia (ScSZ), the minor additions of alumina (Al 2 O 3 ) and / or silica (SiO 2 ) 2 ).
Despite the advantages of the sensor elements known from the prior art and methods for producing the same, they still have room for improvement.
Solid electrolyte gas sensors are currently in use, for example as an oxygen sensor in the form of the lambda probe. As the technology basis for the ceramic thick film technology is used, which allows only large minimum dimensions, both in the structure widths, which are typically more than 30 microns, as well as at layer thicknesses, which are typically above 10 microns.
Similarly, prior art fuel cells are known in thick film technology.
Offenbarung der Erfindung Disclosure of the invention
The invention is based on the recognition that a microelectrochemical sensor element (MECS) could be advantageously used instead of a sensor element in thick film technology. As a sensitive element of the sensor can then act a thin membrane. This membrane has a thickness which is given by the layer thickness of the membrane material and possible electrodes.
Also in the fuel cell technology, micro fuel cells (μ-SOFC, SOFC = "solid oxide fuel cell") can be used, which have thin membranes.
The thinner such a membrane is and the larger the lateral dimensions of the membrane are, the less resistant it is to pressure acting on only one side of the membrane. It would also be conceivable that the membrane could buckle by, for example, thermal stresses, the direction of the bulge being dependent on the pressure difference between the two membrane sides. Cyclic pressure loads could lead to a high load on the membrane edges.
There may therefore be a need to provide a sensor element for detecting at least one property of a measurement gas in thin-film technology or a micro fuel cell (μ-SOFC), which is robust against thermal stresses and one-sided print job.
Vorteile der Erfindung Advantages of the invention
Therefore, a sensor element is proposed for detecting at least one property of a measurement gas in a measurement gas space or a micro fuel cell (μ-SOFC) and a method for producing the sensor element or the micro fuel cell (μ-SOFC), which disadvantages the known sensor elements or micro fuel cells (μ-SOFC) and methods for producing the same at least largely avoid and in particular allow the formation of a more robust membrane.
The sensor element for detecting at least one property of a measurement gas in a measurement gas space, in particular for detecting a Proportion of a gas component in the measurement gas or a temperature of the measurement gas or the micro fuel cell (μ-SOFC) comprises a support member and at least one solid electrolyte layer, wherein the solid electrolyte layer is disposed on the support member, wherein the support member has at least one recess, so that the solid electrolyte layer has at least one membrane portion, wherein the solid electrolyte layer in the membrane portion has at least one structuring.
In this case, for example, a solid electrolyte in the form of a thin layer of preferably 0.1 .mu.m to 2 .mu.m can be used. As the solid electrolyte, yttrium-stabilized zirconia (YSZ) can be advantageously used. The deposition of YSZ as a thin film for gas sensor elements or micro fuel cells (μ-SOFC) can be carried out on silicon nitride (Si 3 N 4 ) or silicon dioxide (SiO 2 ) as a type of substrate or carrier material. Both materials can also be used non-stoichiometrically and can be made amorphous. Si 3 N 4 or SiO 2 can be used as an electrical insulator which separates the solid electrolyte from the silicon, since silicon is well electrically conductive at high temperatures.
The solid electrolyte layer may have a thickness of 40 nm to 5 μm and preferably 200 nm to 2 μm. Accordingly, a comparatively thin solid electrolyte layer is realized. As a result, a particularly well controllable diffusion of oxygen ions is possible because they do not have to travel long distances through the solid electrolyte. The solid electrolyte layer may have a constant thickness in the membrane portion. As a result, a uniform diffusion of the oxygen ions over the entire lateral extent of the solid electrolyte layer is realized. The structuring may have a substantially wedge-shaped, U-shaped and / or inverted U-shaped cross section. This increases the stability of the membrane section. At least one insulating layer may be arranged in sections between the solid electrolyte layer and the carrier element, wherein the insulating layer is made of at least one electrically insulating material, in particular Si 3 N 4 and / or SiO 2 . The solid electrolyte layer may be made of at least one material comprising yttria-stabilized zirconia.
Furthermore, a method is proposed for producing a sensor element for detecting at least one property of a measurement gas in a measurement gas space, in particular for detecting a proportion of a gas component in the measurement gas or a method for producing a micro fuel cell (μ-SOFC), the method comprising the following steps comprising: providing a carrier element, structuring the carrier element in sections, applying at least one solid electrolyte layer to the structured carrier element, and partially removing the structured carrier element to form at least one cutout such that the solid electrolyte layer has at least one membrane section.
The solid electrolyte layer can be applied to the carrier element by means of pulsed laser deposition, sputtering, chemical vapor deposition or atomic layer deposition. The partial removal of the carrier element can be carried out by means of trenching or dry etching (anisotropic process), whereby U-shaped or rectangular or trapezoidal structuring with steep flanks close to 75 ° to 90 ° can occur. Alternatively, the partial removal of the carrier element by means of etching with potassium hydroxide (KOH) can take place (isotropic process), whereby wedge-shaped or substantially triangular structures with flatter flanks can arise. The solid electrolyte layer can be applied to the carrier element with a thickness of 40 nm to 5 μm and preferably from 200 nm to 2 μm. The solid electrolyte layer can be applied at a constant thickness. At least in sections, at least one insulating layer can be arranged between the solid electrolyte layer and the carrier element, wherein the insulating layer is produced from at least one electrically insulating material, in particular Si 3 N 4 and / or SiO 2 . The insulating layer may be partially removed after the application of the solid electrolyte layer. The solid electrolyte layer may be made of at least one material comprising yttria-stabilized zirconia.
In the context of the present invention, a solid electrolyte is to be understood as meaning a body or article having electrolytic properties, that is to say having ion-conducting properties. In particular, the solid electrolyte may be formed as a solid electrolyte layer or from a plurality of solid electrolyte layers. In the context of the present invention, a layer is to be understood as a uniform mass in the areal extent of a certain height which lies above, below or between other elements.
An electrode in the context of the present invention is generally understood to mean an element which is capable of contacting the solid electrolyte in such a way that a current can be maintained by the solid electrolyte and the electrode. Accordingly, the electrode may comprise an element to which the ions can be incorporated in the solid electrolyte and / or removed from the solid electrolyte. typically, For example, the electrodes include a noble metal electrode which may be deposited on the solid electrolyte as a metal-ceramic electrode, for example, or may otherwise be associated with the solid electrolyte. Typical electrode materials are platinum cermet electrodes. However, other precious metals, such as gold or palladium, are in principle applicable.
In the context of the present invention, a heating element is to be understood as meaning an element which serves for heating the solid electrolyte and the electrodes to at least their functional temperature and preferably to their operating temperature. The functional temperature is the temperature at which the solid electrolyte becomes conductive to ions and which is approximately 350 ° C. Of these, the operating temperature is to be distinguished, which is the temperature at which the sensor element or the micro fuel cell (μ-SOFC) is usually operated and which is higher than the operating temperature. The operating temperature may be, for example, from 500 ° C to 1000 ° C. The heating element may comprise a heating area and at least one feed track. In the context of the present invention, a heating region is to be understood as meaning the region of the heating element which overlaps an electrode in the layer structure along a direction perpendicular to the surface of the sensor element or micro-fuel cell (μ-SOFC). Usually, during operation, the heating area heats up more than the supply track, so that they are distinguishable. The different heating can for example be realized in that the heating area has a higher electrical resistance than the supply track. The heating area and / or the supply line are formed, for example, as an electrical resistance path and heat up by applying an electrical voltage. The heating element may for example be made of a platinum cermet.
In the context of the present invention, a structuring of the membrane section is understood to mean a deliberately introduced change in the extent of the membrane section in which the membrane section no longer extends planarly but extends in all three dimensions of the space.
The structuring creates a topography or a height profile along a direction perpendicular to the planar extent of the layer. The structuring or the 3D profile advantageously increases the vertical area moment of inertia, that is to say the area moment of inertia in a direction perpendicular to the lateral extent of the membrane. At the same time, the sensitive surface of the membrane is maintained or even increased (a larger surface now exists on the same lateral projected area).
A wedge-shaped structuring can be understood as meaning a topography which is substantially triangular in cross section. A U-shaped structuring may be understood to mean a topography which is substantially rectangular in cross-section.
A basic idea of the present invention is the use of a solid electrolyte membrane, for example of yttrium-stabilized zirconium dioxide with an yttrium oxide content of less than 10 mol% and a layer thickness of typically 50 nm to 3 μm, with an advantageous three-dimensional surface structure for use for oxygen sensors or for a micro fuel cell ( μ-SOFC) and the production of such a solid electrolyte membrane on a silicon substrate. For this purpose, yttrium-stabilized zirconium dioxide is deposited sufficiently uniformly on a silicon surface or an insulating layer on silicon, for example silicon nitride or silicon oxide, for example by laser beam evaporation (PLD, plasma laser deposition). The silicon is suitably patterned before the isolation layer is produced and before the laser beam evaporation and, after deposition of the yttrium-stabilized zirconium dioxide, selectively removed at least at some points below the YSZ layer. This can be done for example by Trenchen, so essentially anisotropic etching or dry etching, whereby substantially U-shaped or rectangular profiles of structuring can be created with steep edges. Alternatively or additionally, the patterning of the silicon may be accomplished by isotropic etching, e.g. With potassium hydroxide (KOH) done, creating wedge-shaped or substantially triangular profiles of structuring with shallow flanks.
In the process sequence according to the invention for producing a yttrium-stabilized zirconium dioxide membrane having a 3D structure according to the invention, the silicon substrate is patterned, for example, by etching with potassium hydroxide, after which an insulation layer, for example silicon dioxide or silicon nitride, is deposited, then yttrium-stabilized zirconium dioxide is deposited to form the solid electrolyte layer before the silicon from the back is structured with stop on the insulation layer. Finally, the insulation layer is removed. Subsequently, electrodes can be deposited. The process sequence is the same as in a conventional microelectrochemical sensor element except for the first step of structuring the silicon substrate perpendicular to the planar extent direction of the silicon substrate. In particular, the process flow can also be adapted to other embodiments of microelectrochemical sensor elements.
Thus, for example, before the step of the YSZ deposition, ie after the deposition of the insulating layer, a lower electrode can be deposited in order to easily realize an electrical contacting of the membrane back side from the wafer front side on which the YSZ layer is deposited. Advantageously, such a masking step can be saved in the processing of the wafer, whereby time can be saved and also the yield can be increased.
In this method, different geometries can be made in cross section. For example, 3D structures in the silicon substrate can be achieved by wet etching with potassium hydroxide solution, e.g. for example, to obtain triangular structures, or e.g. by dry etching or trenching, e.g. To obtain rectangular structures. These 3D structures are then transferred to the YSZ layer. Due to the geometry and depth of the 3D structures, the stability and size of the sensitive surface can be adjusted.
Different lateral distributions of the 3D structures and / or trenches on the membrane can also be produced in this way. In particular, electrodes can be arranged in the membrane section outside the structuring. This makes it possible to achieve a stabilization of the membrane section and a uniform thickness of the solid electrolyte layer below the sensitive areas of the electrodes.
Furthermore, a lower electrode can be deposited on the insulator-silicon substrate, on which then the yttrium-stabilized zirconia layer is deposited. This advantageously makes it possible to save a masking step in the production process, which saves costs and can improve the yield.
The deposition of the yttrium-stabilized zirconium dioxide can be carried out, for example, by laser beam evaporation (PLD), sputtering or atomic layer deposition (ALD).
In a further embodiment, the combination of the structure according to the invention with at least one web under the membrane leads to even more stable membranes. In other words, web-shaped parts of the carrier element are still below the membrane portion in several areas. Such webs are preferably made of silicon, silicon oxide or silicon nitride.
In still other possible embodiments, by varying the geometry and the deposition conditions or the deposition processes, it is possible to obtain both very uniform and irregular coatings of the structures on the silicon substrate. Thus, areas with different mechanical thickness, structure and stability can be produced in the membrane. By varying the geometry and deposition conditions / deposition techniques, either a very conformal and a non-conformal coating of the structures on the Si substrate can be obtained. After release, this can create areas with different vertical diffusion length. Due to the tilting of the surface and the rounding of the YSZ layer at certain deposition parameters, the average vertical diffusion length is, for example, increasing. As a result, further information can be obtained in the use of the membrane as a sensor, for example the speed of diffusion. From the rate of diffusion of oxygen ions in the YSZ, the gradient in O2 concentration before and after the membrane can be determined or it can be compensated for an inhomogeneous temperature distribution on the membrane. At higher temperature sites of the membrane, which cause higher mobility of the oxygen ions, the membrane is artificially thickened by the above embodiment, and the diffusion time through the membrane is about the same at all locations with suitable design.
Advantageously, similar to a U-profile, the mechanical stability or the vertical area moment of inertia can be increased by the 3D structure produced according to the invention. This is particularly important in the case of one-sided pressure loading in comparison with conventional flat YSZ layer microelectrochemical sensor elements, without at the same time losing a significant part of the sensitive area, as is the case, for example, when silicon support structures have to be used.
Furthermore, can be realized via a folding of the membrane mechanically decoupled from the suspension membrane. This allows mechanical stresses to be reduced to the sensor signal.
A folding of the membrane or of the membrane section is to be understood as meaning an arrangement of at least adjoining structurings. These structurings may e.g. be wedge-shaped or U-shaped. The folding may be advantageous, e.g. act as an accordion and so intercept the stresses entered into the membrane or keep it away from the membrane.
Finally, in comparison with conventional microelectrochemical sensor elements, it is possible to realize a larger sensitive surface with the same area requirement on the chip.
