Description
The The invention relates to a method of reduction or cancellation the bandgap shift in the production of photovoltaic Devices by coating a substrate with a silicon compound containing formulation, for. In the manufacture of a solar cell, comprising a step in which a substrate with a liquid silane formulation is coated. The invention also relates to the production process of such a photovoltaic device.
The Conventional production of solar cells is either in the Counter doping of a doped semiconductor substrate by implantation or Diffusion or deposition of a counter doped semiconductor layer on a doped semiconductor substrate by epitaxy or in the deposition of semiconductor layers of different doping from the gas phase in vacuo or variants of the mentioned methods. The disadvantage of all these methods is the economic and cost effort that must be operated with it.
Zur Vermeidung der notwendigen Vakuumtechnik, hoher Temperaturen und/oder eines teuren Substrates versucht man, Schichten oder Schichtfolgen aus Silanen der Flüssigphase herzustellen.to Avoidance of the necessary vacuum technology, high temperatures and / or of an expensive substrate one tries, layers or layer sequences to produce from silanes of the liquid phase.
By Depositing one or more layers of these silanes on one suitable substrate, a p-n junction can be generated, which acts as a solar cell. The deposition takes place by means of a his coaters. The resulting layers are replaced by a suitable Temperature stabilized, so they typically have a Mixture of microcrystalline, nanocrystalline and amorphous (in short: polymorphic) structures. Unless explicitly stated, here are all microcrystalline, nanocrystalline and / or amorphous Layers commonly referred to as "polymorphic" Being an accurate distinction and fixing in most Cases is not well possible or for the result achieved is of minor importance.
So lehrt
her bekannt ist.
The object of the present invention was to avoid the disadvantage of the relatively low energy yield of the incident sunlight in solar cells based on a sequence of thin polymorphic silicon layers, which were produced by spin-on deposition or a similar method, due to the large band gap shift. to cancel or compensate, without sacrificing the cost and procedural advantages that - in contrast to the solar cells based on single crystal - are connected to the alternatively produced solar cells based on thin polymorphic silicon layers. The cost and procedural advantages also exist in comparison with the thin-layer method in complex vacuum chambers, so-called. CVD or PECVD method in which Si-containing gases, eg. As SiH 4 , are decomposed in the gas phase to silicon (CVD = chemical vapor deposition, PECVD = plasma enhanced CVD).
These The object is achieved by a method for reducing or eliminating the bandgap shift, in a solar cell or other photovoltaic device to observe when the manufacturing process of this solar cell or the photovoltaic device comprises a step, in which a substrate having a formulation containing at least a silicon compound is coated, the process thereby is characterized in that the formulation additionally at least contains a germanium compound.
With adding the germanium compound to the formulation with which The substrate can be coated, a photovoltaic device with an improved energy yield of the irradiated sunlight getting produced. These include both solar cells with only one diode sequence as well as tandem solar cells with more than an active diode. The energy yield can therefore be improved because of the large band gap shift ("Blue Shift "), which is observed when manufacturing the photovoltaic device with a silicon-only Formulation is worked by adding the germanium again is compensated, so that the actually "bad" polymorphic silicon layer "improved" again. This way you can the bandgap of typically over 1.9 eV back to values from Z. B. 1.3 to 1.5 eV are set. This will be back Properties of polymorphic silicon with that for AM radiation, z. B. AM1 to AM1.5 radiation, optimum band gap, but with the significant advantage of thin layer thickness and a cheap manufacturing process.
Of the desired effect of the "correction" of the bandgap shift can always be achieved when the germanium is in common with the silicon forms a polymorphic silicon germanium layer, on the one hand the proportion of germanium and on the other hand the Degree and / or the nature of its distribution within the silicon might affect the size of the bandgap. Therefore, in principle, all germanium compounds or also suitable Germanium itself, if a corresponding distribution of germanium in the silicon-germanium layer by the coating method can be achieved.
In a preferred embodiment of the process according to the invention, the germanium compound is a germanium-hydrogen compound, preferably of the general formula Ge n R 2n + 2 or Ge n R 2n where n = 1 to 10, preferably n = 4 to 8; a germanium halide; a germanium organyl; an oligomeric germanium compound Ge n R 2n + 2 or Ge n R 2n where n = 8 to 100 and R = H, halogen, organyl, where each R can be independently selected; mixed germanium-silicon-hydrogen-organyls, e.g. B. RH 2 GeSiH 3 or any mixture of such germanium compounds. Particular preference is given to compounds Ge n R 2n + 2 or Ge n R 2n where n = 4 to 8 in a mixture with oligomeric germanium compounds Ge n R 2n + 2 or Ge n R 2n having weight-average molecular weights of 500 to 10,000 g / mol, preferably 800 to 5000 g / mol. Furthermore, such mixed germanium-silicon-hydrogen organyls, such as. As GeH 2 PhSiH 3 , oligomers thereof or even cooligomers with silanes thereof.
Besonders
bevorzugt werden Germanium-Wasserstoff-Verbindungen, also Germane

Of the The present invention also includes the above-mentioned Manufacturing process itself, so the manufacturing process z. B. a solar cell or other photovoltaic device, if the method comprises a step in which a substrate with a formulation containing at least one silicon compound is coated, and the method is characterized that the formulation additionally contains at least one germanium compound contains.
- a) Bereitstellen eines Substrats,
- a) providing a substrate,
- b) providing a formulation containing at least one silicon compound,
- c) coating the substrate with the formulation,
- d) irradiating and / or thermally treating the coated substrate to form an at least partially polymorphic layer consisting predominantly of silicon,
For the production z. B. a solar cell you need at least one pn junction. This can be achieved with 2 layers, where an n-Si layer and a p-Si layer is used. For the production dopants are added to the n-Si and p-Si layers in the case of n-doping z. As phosphorus compounds and in the case the p-doping z. B. boron compounds. Alternatively, z. B. in addition also an undoped i-Si layer can be arranged therebetween.
By the preferably used amount of 0.5 to 15.0 mol%, especially preferably 3.0 to 12.0 mol%, very particularly preferably 4.0 to 10.0 mol .-%, based on the proportion of pure silicon and germanium in the silicon-containing formulation used for the coating is also the proportion of germanium in the silicon-germanium layer typically within these ranges. Because in dependence the coating and / or thermal treatment conditions and depending on the chemical-physical properties the silicon and germanium compounds used differ Losses of silicon and germanium based on the used Amounts incurred during the coating and thermal treatment may have different mole percentages of germanium in the formulation used and the finished silicon-germanium layer result. The bandgap shift may also be related to the morphology be linked, d. H. different Si / Ge compositions can also affect the morphology, so that Here too, a deviation from the purely computational effect of Composition can result.
