Vorteile der ErfindungAdvantages of the invention
The sensor arrangement according to the invention with a carrier substrate and a sensor substrate and the method for producing a sensor arrangement according to the invention has the advantage that a greater media resistance of the sensor arrangement as a whole and in particular of the sensor substrate or the sensor area can be achieved. In this case, in particular, a metallization during the semiconductor process for producing the sensor substrate is dispensed with. This makes it possible to use a larger temperature budget for the processing of the sensor substrate. In particular, it is thereby possible to provide an oxide layer and / or a nitride layer essentially at the end of the processing of the sensor substrate for realizing a passivation layer on the complete outside of the sensor substrate. This can be realized in conjunction with the flip-chip technology, a sensor that is extremely corrosion resistant. According to the invention, it is provided that the sensor substrate has electrically conductive contacting tracks between the sensor area and the mounting area, wherein the electrically conductive contacting tracks are provided as doped areas within the sensor substrate. Because of the absence of metallic contacting paths between the sensor region and the mounting region of the sensor substrate, it is possible to use a silicon nitride layer for passivation of the sensor substrate or at least for passivation of the sensor region of the sensor substrate, such a silicon nitride layer being formed by means of an LPCVD process (US Pat. Low Pressure Chemical Vapor Deposition) is applied. Such a layer has the advantage that it can be applied completely or almost completely defect-free. As a result, the sensor substrate, in particular the sensor region of the sensor arrangement according to the invention, is extremely resistant to external media. Furthermore, such a silicon nitride layer is under a comparatively large tensile stress of, for example, about 1000 megapascals. This makes it possible, in combination with a thermal oxide applied above or below the silicon nitride layer, in particular silicon oxide, which is under a compressive stress of about 300 megapascal, for example, to produce an approximately stress-free layer for passivation of the sensor region. The thickness of such a passivation layer can be controlled to +/- 5%.
According to the invention, it is preferred that the mounting area is arranged on only one side of the sensor area. As a result, the mounting region of the sensor substrate to be protected against an optionally aggressive medium by means of a passivating agent (a so-called underfill) is comparatively small and compact, so that the passivation is comparatively easy to achieve and, secondly, comparatively durable , The mounting area provided only on one side of the sensor area, however, entails that it is necessary to ensure a crossing-free design of the contacting tracks if these are provided as doping. This can be realized in a simple manner according to the invention in that the contacting paths extend at least partially through a sensor structure, for example a membrane structure. Alternatively, the connection lines may be provided such that the connections for the Bridge supply lines and the terminals for the measuring taps are arranged entangled with each other.
According to the invention, it is preferred that the sensor region has a sensor structure, in particular a pressure sensor membrane. As a result, it is possible according to the invention in particular to integrate a sensor accessible for media into the sensor arrangement. A typical example is a pressure sensor in which at least on one side of a membrane, the pressure must be applied through a medium whose pressure is to be measured.
According to the invention, it is further preferred that at least the sensor region, preferably the entire sensor substrate, is provided passivated by means of a silicon nitride layer and additionally by means of a silicon oxide layer. This also makes it possible to improve the passivation of the sensor region within the sensor substrate.
According to the invention, it is further preferred that the sensor substrate is provided oxidized at least in the sensor region, in particular provided oxidized on a side facing away from the carrier substrate. As a result, an improved passivation of the back of the sensor substrate is possible, which allows more degrees of freedom in the process control.
Furthermore, it is preferred according to the invention for the contacting tracks of the sensor substrate to be contacted to the carrier substrate by means of a flip-chip connection technique. This causes a high strength of the connection between the carrier substrate and the sensor substrate with at the same time good passivation possibility by a passivating agent and comparatively low process costs.
Another object of the present invention is a method for producing a sensor arrangement according to the invention, wherein in a first step, the sensor substrate is structured and wherein in a second step, the sensor substrate for passivation is oxidized at least in the sensor area. Under an oxidation is understood in this context, in particular a thermal oxidation. By such an oxidation step, which generally requires temperatures in the range between 500 ° C and 1000 ° C, it is particularly possible to make the material of the sensor substrate, in particular a silicon material, resistant to basic media.
Furthermore, it is preferred that at least in the sensor region, a silicon nitride layer applied by means of an LPCVD method (Low Pressure Chemical Vapor Deposition) is applied for passivation of the sensor substrate. In this way, a further improvement of the passivation and thereby extending the operating life of the sensor arrangement can be achieved.
