Charakteristik des bekannten Standes der TechnikCharacteristic of the known state of the art
It is generally known to produce the functional connection of components and other connecting elements by soldering. For this purpose, a metallization of the components must be made. It must meet numerous, from a physical technical point of view partially contradictory requirements, such as high thermodynamic stability and good adhesion, minimal contact resistance and low diffusion coefficient, chemical resistance to liquid or gaseous media and high Ablegie : strength. It is also well known, to meet these requirements one above the other usually several thin layers to be arranged as a thin film system. To the solderability of the components even after prolonged storage in an oxidizing atmosphere, eg. As air, is usually arranged as the last layer, a noble metal layer (cf .. DE-OS 2809863.3027159,3029277,3301666). The application of these layers is carried out by chemical or physical deposition from the gas phase, but also by electrodeposition. The disadvantage of this metallization is the high technological and economic effort. It is known (DD-PS 238883) a metallization of a binary copper alloy with 2 to 12Ma .-% Sn or a ternary copper alloy with 30 to 50Ma .-% Ni and Sn, In, Ge, Si or Ga as another additional element. A disadvantage of this layer is the poor resistance to oxidation, low adhesion and high tendency to decay.
Ziel der ErfindungObject of the invention
The aim of the invention is to reduce the technological effort to increase the oxidation resistance and the adhesion and to reduce the Ablegierneigung.
Darlegung des Wesens der ErfindungExplanation of the essence of the invention
The invention has for its object to provide a weichlötbare thin film containing no precious metal is good solderability and allows multiple lines reliable. According to the invention the object is achieved in that the layer consists of a weichlötbaren material with addition of 4 to 18 at% chromium, zirconium, titanium or aluminum. The layer contains a maximum of 20 at% oxygen at the substrate, wherein the oxygen concentration monotonically decreases with increasing layer thickness. When the layer thickness reaches approximately / / 3, the oxygen concentration is zero. Preferably, the weichlötbare material is copper or nickel. Conveniently, 5 to 12 at% chromium is added to the soft solderable material. The level of oxygen content of the layer on the substrate depends on the technological heat treatment conditions or on the operating temperatures. Temperatures a 700 0 C is assigned to the maximum oxygen content. The advantages of the solution according to the invention are, in particular, that the layer according to the invention is readily solderable, is also heat-treatable in an oxidic atmosphere and has a very high adhesive strength and Ablegierbeständigkeit the soldering process. For the metallization no noble metal layers are needed. The electrical conductivity of the layer is high. The economic advantages are that the necessary for a metallization layer system can be reduced to wonigo and, if necessary, to only one layer. With the soft solderable thin film according to the invention, the functional components of an adhesion layer, a solder layer, a solder stop layer, a diffusion barrier and a conductive path can be predicted. It is possible and favorable to carry out the deposition of the layer system without vacuum interruption.
