Abstract
The invention relates to a process for the recovery of highly purified hydrofluoric acid, in particular for the removal of interfering ionic impurities on Flotationsmittelrueckstaenden from hydrofluoric acid. The hydrofluoric acid to be purified is passed through an ion exchanger and then over an adsorption bed of modified activated carbon. For hydrogen fluoride acids, these high purities are mandatory for use in the television and semiconductor industries, microelectronics, and trace analysis.
Description
B. Arsen. The invention relates to a process for obtaining highly pure hydrofluoric acid, in particular the removal of interfering ionic impurities. For example arsenic.
The high purity product is preferably used in the television and semiconductor industries, microelectronics and trace analysis applications.
Various methods for purifying hydrofluoric acid are known. For example, methods for depleting the ionic contaminants and flotation agent residues by adsorption on activated carbon or by distillation are described. These processes have the disadvantage that the required high purity does not exist for every element, such as e.g. As phosphorus and arsenic is achieved. The removal of these elements requires additional measures. Thus, special treatment steps are inserted before the distillation, such. As oxidation with gas mixtures containing ozone, with permanganate and mannitol or with Caro's acid. A major disadvantage of these methods is that the chemical additives cause additional impurities. In addition, always get a portion of the impurities by the formation of aerosols in the distillation in the distillate. Another disadvantage is the complicated and expensive apparatus, the high energy consumption and the complicated multi-stage operation of the known methods.
The aim of the invention is the development of a method for maximum removal of interfering ions, such as. As arsenic, hydrofluoric acid, but also for the removal of other interfering ionic impurities and flotation agent residues.
The method should ensure a high cleaning effect and be technically easy to carry out.
The goal is achieved by passing hydrofluoric acid in slow stream at room temperature through an ion exchanger and then through an adsorption bed of modified activated carbon. It is possible to remove the interfering impurities, both ionic admixtures and Flotationsmittelrückstände, from the hydrofluoric acid maximum.
According to the invention, a thiol resin with nucleated SH groups in H + form is used as the ion exchanger. The adsorbent used is an activated carbon based on peat, which was activated by means of steam. Steam treatment should be extended for at least 24 hours. Before being used, the activated peat coal is dried above 400K.
The application of the procedure according to the invention eliminates the high expense of distillations. The arsenic content is reduced to at least 0.03 ppm or even lower. As starting acids, those with arsenic contents of 100 ppm, preferably those up to 50 ppm, arsenic can be used without reducing the success of the invention.
Hydrofluoric acid, HF content 57 and 75 wt .-% and As content 37.6 and 41.6 ppm, is at room temperature via an ion exchanger (thiol in H + form) and an adsorption bed with activated carbon based on peat in slow Power passed and removed. The activated carbon was previously activated with steam and dried at 423 K. The removed hydrofluoric acid had an As content of 0.03 and 0.05 ppm, respectively.
