Abstract
Die Erfindung betrifft einen Elektrolyten auf cyanidischer Basis zur Abscheidung halbglaenzender Goldlegierungsschichten fuer Kontaktbauelemente und zur Beschichtung von Bondinseln. Ziel und Aufgabe der Erfindung ist es, fuer einen im schwach sauren Bereich arbeitenden Goldelektrolyten einen Inhibitor zu finden, der bei hoher Stromausbeute eine ausreichende Haertung der Goldschicht garantiert. Diese Aufgabe wird erfindungsgemaess dadurch geloest, dass einem Elektrolyten, bestehend aus Kaliumdicyanoaurat (I) und dem Alkalisalz einer schwachen organischen Saeure eine Xanthinol-nicotinat-Metallsalzkomplex-Verbindung der allgemeinen Formel X tief n (MeY) zugesetzt ist, in welcher X die reagierende Umsetzungskomponente d. Xanthinolnikotinates, Me ein Metallkation, Y ein Saeurerestanion und n eine ganze Zahl, die mit der Wertigkeit des Metallkations uebereinstimmt, bedeuten, umgesetzt werden.The invention relates to a cyanide-based electrolyte for depositing semi-glossy gold alloy layers for contact devices and for coating bond pads.
