Abstract
本发明公开了一种图像传感器及其制造方法。该图像传感器包括:半导体衬底,其形成有多个光电二极管以及焊盘部;保护层,其形成于该半导体衬底上并包括具有预定图案的沟槽;层间介电层,其形成于该保护层的单元区域上;滤色层,其形成于该层间介电层上,以允许具有特定波段的光穿过;平面层,其形成于该滤色层上;以及微透镜,其形成于该平面层上,以便将光引导至该光电二极管。保护层的材料不同于形成层间介电层的材料,从而从外部入射的光被全反射,而不会泄漏到相邻的像素。因此,图像传感器具有较高的色彩再现性和光敏度。
Description
本申请要求2005年12月28日提交的韩国专利申请No.10-2005-0131371的权益,通过参考其全部内容而合并于此。
技术领域
本发明涉及一种图像传感器。更具体地,本发明涉及一种能够利用全反射防止光泄漏到相邻的像素的图像传感器及其制造方法。
背景技术
通常,图像传感器是一种用于将光学图像转换成电信号的半导体器件,并且主要划分为电荷耦合器件(CCD)图像传感器和互补型金属氧化物半导体(CMOS)图像传感器。
该图像传感器包括用于检测光的光电二极管和用于将检测到的光转换成电信号以形成数据的逻辑电路。随着光电二极管内接收的光量的增加,图像传感器的光敏度会提高。
为了提高光敏度,或者需要增加填充系数(填充系数是光电二极管的面积与图像传感器的整个面积之比),或者需要采用聚光技术来改变入射到光电二极管区域之外的区域中的光路,从而使得光可聚集在光电二极管内。
聚光技术的典型实例是采用微透镜。也就是说,使用具有较高透光率的材料在光电二极管的顶面上形成凸形的微透镜,由此,以使大量的光传输到光电二极管区域中的方式折射入射光的路径。
在这种情况下,平行于微透镜的光轴的光由微透镜折射,从而使得光聚集在光轴上的预定位置。
同时,传统的图像传感器主要包括光电二极管、层间介电层、滤色镜、微透镜和焊盘部等。
光电二极管检测光并将光转换成电信号,并且层间介电层使得彼此互连的金属绝缘。此外,滤色镜显示出三原色R、G和B,并且微透镜将光引导至光电二极管。
当转换成电信号的光学图像传输到外部电路时,焊盘部用于在图像传感器和外部电路之间进行连接。
下面,参照附图描述传统的图像传感器。
图1是示出了传统的图像传感器的示意性剖视图。
如图1所示,在具有多个光电二极管40和焊盘部45的半导体衬底10上形成保护层22。
在焊盘部45上不形成该保护层22。由于焊盘部45必须与外部电路连接,因此,保护层22不能形成于焊盘部45上。
在保护层22上形成层间介电层20,并且在层间介电层20上与光电二极管40相对应地形成RGB滤色层30。
在滤色层30上形成平面层25,从而使滤色层30的不规则表面平坦化。此外,在平面层25上分别与光电二极管40和滤色层30相对应地形成微透镜50。
由于当前趋势是朝向具有大量像素的微型图像传感器发展,所以设置于单位面积的像素数量逐渐增加。然而,在这种情况下,单位像素的尺寸可能变小,从而光电二极管区域的尺寸也减小,因此降低了图像传感器的光敏度。
如果图像传感器具有低的光敏度,则不可能在暗处对图像进行摄像,并且降低了色彩复制特性。
发明内容
提出本发明旨在解决现有技术中的上述问题,并且本发明的第一个目的是提供一种图像传感器,其通过在保护层上形成具有预定图案的沟槽以防止光泄漏到相邻的像素,而能够以较高的色彩再现性在暗处对图像进行摄像。
本发明的第二个目的是提供一种该图像传感器的制造方法。
为了实现该第一个目的,本发明提供了一种图像传感器,其包括:半导体衬底,其形成有多个光电二极管以及焊盘部;保护层,其形成于该半导体衬底上并包括具有预定图案的沟槽;层间介电层,其形成于该保护层的单元区域上;滤色层,其形成于该层间介电层上,以允许具有特定波段的光穿过;平面层,其形成于该滤色层上;以及微透镜,其形成于该平面层上,以便将光引导至所述光电二极管。
该层间介电层的材料的折射率比形成该保护层的材料的折射率更高。
该保护层包括氧化硅(SiO)基材料,并且该层间介电层包括氮化硅(SiN)基材料。
氮化硅基材料的折射率比氧化硅基材料的折射率更高,这样,当光的入射角超过预定参考角度时,从外部入射的光从形成在保护层中的沟槽的界面全反射,从而光可以有效地引导至光电二极管。
由于光通过全反射而被引导到光电二极管,而不会朝向相邻的像素被折射,从而可以提高图像传感器的光敏度。
形成在保护层上的沟槽包括具有圆形或多边形的孔。
形成在保护层上的沟槽具有10nm至3μm范围的各种尺寸以及各种深度。
为了实现第二个目的,本发明提供了一种图像传感器的制造方法,该方法包括以下步骤:制备形成有多个光电二极管以及焊盘部的半导体衬底;在该半导体衬底上形成包括具有预定图案的沟槽的保护层;在包括具有预定图案的沟槽的保护层上形成层间介电层;去除该层间介电层的、形成在该焊盘部上的预定部分;在该层间介电层上形成滤色层;在该滤色层上形成平面层;以及在该平面层上形成微透镜。

具体实施方式
下面将参照附图详细描述本发明的示例性实施例。
1、图像传感器
图2是示出了根据本发明的图像传感器的示意性剖视图。
如图2所示,半导体衬底100包括多个光电二极管400以及焊盘部450。
在半导体衬底100上形成包括氧化硅(SiO)基材料的保护层220。
在保护层220上形成具有预定图案的沟槽。
沟槽的尺寸为约10nm至3μm,并且沟槽的深度可在保护层220的厚度范围内调节。
在包括具有预定图案的沟槽的保护层220上形成包括氮化硅(SiN)基材料的层间介电层200。
层间介电层200填充在形成于保护层220上的沟槽中。
由于形成层间介电层200的氮化硅(SiN)基材料与形成保护层220的氧化硅(SiO)基材料相比其折射率更高,因此,从外部入射的光从沟槽的界面全反射,从而光可以容易地引导到光电二极管400。
层间介电层200和保护层220均包括透明的绝缘材料。用于层间介电层200和保护层220的材料可以不仅仅局限于氮化硅(SiN)和氧化硅(SiO),只要形成层间介电层200的材料与形成保护层220的材料相比具有更高的折射率即可。
根据现有技术,即,在保护层220内不形成沟槽,从外部入射的光可能泄漏到相邻的像素。然而,根据本发明的图像传感器,在保护层220上形成沟槽,并且在该沟槽中填充折射率比保护层220的折射率更高的材料,从而光被全反射。因此,光不会泄漏到相邻的像素。
此外,由于保护层220与层间介电层200通过沟槽相接合,因此不会出现脱落现象。
同时,在焊盘部450上不形成保护层220和层间介电层200。
由于当转换成电信号的光学图像传输到外部电路时,该焊盘部450用于在图像传感器和外部电路之间进行连接,因此保护层220或层间介电层200不能覆盖该焊盘部450。
在层间介电层200上与光电二极管400相对应地形成滤色层300。
滤色层300包括允许具有特定波段的光穿过的绝缘材料。
在滤色层300上形成平面层250。
平面层250包括厚度为0.5μm至1.5μm的有机材料,并且在可见光(visible ray)区域内具有较高的透明度,以便有效地保护滤色层300从而易于在平面层250上形成微透镜500,并且调节焦距。
在平面层250上形成微透镜500,以便朝向光电二极管400引导光。
微透镜500包括具有较高绝缘特性同时可允许光穿过的光致抗蚀剂或绝缘材料。该微透镜500具有凸面以便于聚集光。
2、图像传感器的制造方法
图3A至图3G是示出了用于制造根据本发明的示例性实施例的图像传感器的过程的剖视图。
首先,如图3A所示,制备形成有多个光电二极管400以及焊盘部450的半导体衬底100。
然后,如图3B所示,在半导体衬底100上形成包括具有预定图案的沟槽的保护层220。
此时,通过使用氧化硅(SiO)基材料而形成保护层220。
此外,沟槽的尺寸为约10nm至3μm,并且沟槽的深度在保护层220的厚度范围内可调节。沟槽还可包括尺寸为10nm至3μm的孔,且该沟槽可呈圆形或多边形。
在焊盘部450上形成沟槽的情况下,沟槽须以保护层220不覆盖焊盘部450的方式,使其深度对应于保护层220的厚度。
之后,如图3C所示,在包括具有预定图案的沟槽的保护层220上形成层间介电层200。
此时,通过使用氮化硅(SiN)基材料而形成层间介电层200。
接下来,如图3D所示,去除该层间介电层200的、形成在焊盘部450上的预定部分。
去除该层间介电层200的预定部分的原因是防止层间介电层200覆盖焊盘部450。
或者,可以在形成微透镜500的后续过程之前或之后去除层间介电层200的、位于焊盘部450上的部分。
然后,如图3E所示,在层间介电层200上形成滤色层300。如上所述,滤色层300允许具有特定波段的光穿过。
滤色层300分别对应于光电二极管400而设置。
之后,如图3F所示,在滤色层300上形成平面层250。
如上所述,平面层250包括厚度为0.5μm至1.5μm的有机材料,并在可见光区域内具有较高的透明度,以便有效地保护滤色层300,从而易于在平面层250上形成微透镜500,并且调节焦距。
之后,如图3G所示,在平面层250上形成微透镜500,从而获得本发明的图像传感器。
此时,微透镜500包括具有较高绝缘特性同时可允许光穿过的光致抗蚀剂或绝缘材料。该微透镜500具有凸面,以便于光聚集。
根据具有上述结构的本发明,在对齐在层间介电层下的保护层上形成具有预定图案的沟槽。此外,层间介电层填充在该沟槽中,从而使得从外部入射的光从沟槽的界面全反射。
由于外部光从沟槽的界面全反射而不被折射,因此可防止光泄漏到相邻的像素,从而可以制造具有较高色彩再现性和光敏度的图像传感器。
此外,由于保护层与层间介电层通过沟槽相接合,因此可以防止脱落现象。
Claims (9)
1、一种图像传感器,包括:
半导体衬底,其形成有多个光电二极管以及焊盘部;
保护层,其形成于该半导体衬底上并包括具有预定图案的沟槽;
层间介电层,其形成于该保护层上;
滤色层,其形成于该层间介电层上,以允许具有特定波段的光穿过;
平面层,其形成于该滤色层上;以及
微透镜,其形成于该平面层上,以便将光引导至所述光电二极管。
2、根据权利要求1所述的图像传感器,其中,该沟槽包括尺寸为10nm至3μm的孔。
3、根据权利要求2所述的图像传感器,其中,该沟槽呈圆形或多边形。
4、根据权利要求1所述的图像传感器,其中,该保护层包括氧化硅基材料。
5、根据权利要求1所述的图像传感器,其中,该层间介电层的材料的折射率比形成该保护层的材料的折射率更高。
6、根据权利要求1所述的图像传感器,其中,该层间介电层包括氮化硅基材料。
7、一种图像传感器的制造方法,该方法包括以下步骤:
制备形成有多个光电二极管以及焊盘部的半导体衬底;
在该半导体衬底上形成包括具有预定图案的沟槽的保护层;
在该包括具有预定图案的沟槽的保护层上形成层间介电层;
在该层间介电层上形成滤色层;
在该滤色层上形成平面层;以及
在该平面层上形成微透镜。
8、根据权利要求7所述的制造方法,其中该制造方法进一步包括如下步骤:在该层间介电层上形成滤色层之前,去除该层间介电层的、形成在该焊盘部上的预定部分。
9、根据权利要求7所述的制造方法,其中该制造方法进一步包括如下步骤:在形成该微透镜之前或之后,去除该层间介电层的、形成在该焊盘部上的预定部分。
