Abstract
本发明公开了一种雪崩光电探测器的制备方法,本发明的探测器的本征型In0.53Ga0.47As吸收层在Zn扩散后转化为P型,通过优化掺杂浓度,吸收区在工作电压下未耗尽。因此,空间电荷区只在吸收层/电场控制层的界面很窄的区域,而传统的雪崩光电二极管的整个吸收层在工作电压下全部耗尽,其空间电荷区占据了整个吸收层。因此,本发明的雪崩光电探测器的空间电荷区远远小于传统的APD(雪崩光电二极管)的空间电荷区,从而其产生‑复合电流大大降低,探测器的整体暗电流得到了很大的减小。

技术领域
本发明涉及光电探测器技术领域,具体来说涉及一种雪崩光电探测器的制备方法。
背景技术
传统的SACM (separate-absorption-charge-multiplication) APD(雪崩光电二极管)的吸收区一般采用不掺杂的本征材料,在工作电压下,吸收区完全耗尽。这样的好处是,光生载流子(电子和空穴)在InGaAs吸收区里通过漂移的输运方式,具有较高的速率。
但是由于整个耗尽区域都被耗尽,其空间电荷区占据了整个吸收层,由于吸收层材料的带宽最低,因此其产生-复合速率较高,产生的暗电流较大。另外,由于空穴的速率比电子低很多,因此,整个探测器的开关速度由空穴决定。在强光强照射下,慢速的空穴会产生拖尾的现象,探测器的线性度较低。
发明内容
为了解决上述技术方案的不足,本发明的目的在于提供一种雪崩光电探测器的制备方法。
本发明的目的是通过下述技术方案予以实现的。
一种雪崩光电探测器的制备方法,包括以下步骤:
步骤一:利用MOCVD或者MBE的沉积方式在N型InP衬底上依次生长N型InP缓冲层、本征型In0.52Al0.48As雪崩层、P型In0.52Al0.48As电场控制层、本征型In0.53Ga0.47As 吸收层、本征型In0.52Al0.48As电子阻挡层和本征InP盖层;
步骤二:利用PECVD的沉积方式在本征InP盖层的上表面沉积SiN薄膜;
步骤三:利用光刻胶在SiN薄膜的表面形成第一Zn扩散窗口图形,利用刻蚀的方法去除第一Zn扩散窗口图形上的SiN薄膜,使下方的所述本征InP盖层暴露出来,刻蚀完成后去除光刻胶,形成第一Zn扩散窗口;
步骤四:利用MOCVD或者炉管法在所述第一Zn扩散窗口内,所述本征InP盖层的上表面进行第一次Zn扩散,形成第一P-型Zn扩散区域,被Zn扩散的区域包括本征InP盖层、本征型In0.52Al0.48As电子阻挡层和本征型In0.53Ga0.47As吸收层,停止在In0.53Ga0.47As吸收层的下部;
步骤五:利用PECVD的沉积方式在剩余的SiN薄膜的上表面和第一P-型Zn扩散区域的上表面再次沉积SiN薄膜;
步骤六:利用光刻胶在步骤五所述的SiN薄膜的表面形成第二Zn扩散窗口图形,利用刻蚀的方法去除第二Zn扩散窗口图形内的SiN薄膜,使下方的所述本征InP盖层暴露出来,刻蚀完成后去除光刻胶,形成第二Zn扩散窗口;
步骤七:利用MOCVD或者炉管法在所述第二Zn扩散窗口内,所述本征InP盖层的上表面进行第二次Zn扩散,形成第二P-型Zn扩散区域,被第二次Zn扩散的区域包括本征InP盖层、本征型In0.52Al0.48As电子阻挡层和本征型In0.53Ga0.47As吸收层,停止在本征型In0.53Ga0.47As吸收层的上部,所述第二P-型Zn扩散区域周围的区域为非有源区域;
步骤八:利用光刻胶在SiN薄膜的上表面,第二P-型Zn扩散区域周围的非有源区域上形成沟道图形,通过腐蚀得到沟道区域,腐蚀完成后去除光刻胶,被腐蚀的区域包括本征InP盖层、本征型In0.52Al0.48As电子阻挡层、本征型In0.53Ga0.47As吸收层、P型In0.52Al0.48As电场控制层、本征型In0.52Al0.48As雪崩层和N型InP缓冲层,停止在N型InP缓冲层的下部;
步骤九:利用涂胶的方法在所述沟道区域内填充BCB或PBO材料图形;
步骤十:利用PECVD的沉积方式在所有裸露在外的上表面第三次沉积SiN薄膜;
步骤十一:利用光刻胶在部分所述第二P-型Zn扩散区域上方的SiN薄膜上形成VIA孔洞图形,利用刻蚀的方法去除VIA孔洞图形上的SiN薄膜,得到VIA孔洞,使得下方的本征InP盖层暴露出来;
步骤十二:利用光刻胶在所述VIA孔洞的上方形成P金属图形,利用电子束蒸发或者磁控溅射蒸镀金属并进行金属剥离,退火形成欧姆接触,从而得到P金属电极;
步骤十三:在所述在N型InP衬底的背面进行减薄和抛光;
步骤十四:在减薄、抛光后的在N型InP衬底背面蒸镀N金属,并退火形成欧姆接触,得到N金属电极。
在上述技术方案中,步骤一中,所述本征型In0.52Al0.48As电子阻挡层的厚度为10~200nm。
在上述技术方案中,步骤二中,所述SiN薄膜的厚度为100nm。
在上述技术方案中,步骤三中,所述第一Zn扩散窗口为圆柱形,其半径为10~100μm。
在上述技术方案中,步骤五中,SiN薄膜的厚度为100nm。
在上述技术方案中,步骤四中,所述第一次Zn扩散到本征型In0.53Ga0.47As吸收层的底部。
在上述技术方案中,步骤七中,所述第二次Zn扩散到本征型In0.53Ga0.47As吸收层的深度为0~0.2μm,使得第一P-型Zn扩散区域和第二P-型Zn扩散区域呈阶梯状。
在上述技术方案中,所述第一Zn扩散窗口和第二Zn扩散窗口为同心圆柱,第二Zn扩散窗口的半径大于第一Zn扩散窗口,二者半径差为5~50μm。
在上述技术方案中,步骤八中,所述沟道区域的宽度为5~20μm,在同一水平线上,所述沟道区域与第二P-型Zn扩散区域的距离为5~50μm。
在上述技术方案中,步骤十中,所述SiN薄膜的厚度为200nm,该SiN薄膜起到减反膜的作用,其对于900~1700nm波长光线的透射率大于70%。
在上述技术方案中,步骤十三中,减薄、抛光后N型InP衬底的厚度为50~200μm。
本发明的优点和有益效果为:
1.本发明的探测器的本征型In0.53Ga0.47As吸收层在Zn扩散后转化为P型,通过优化掺杂浓度,吸收区在工作电压下未耗尽。因此,空间电荷区只在吸收层/电场控制层的界面很窄的区域,而传统的雪崩光电二极管的整个吸收层在工作电压下全部耗尽,其空间电荷区占据了整个吸收层。因此,本发明的雪崩光电探测器的空间电荷区远远小于传统的APD(雪崩光电二极管)的空间电荷区,从而其产生-复合电流大大降低,探测器的整体暗电流得到了很大的减小。
2.在P型的In0.53Ga0.47As耗尽的吸收层里,电子和空穴通过扩散的方式输运,其中,空穴为多数载流子,因此,探测器的整体速度只依赖于电子的扩散速度。由于电子在In0.53Ga0.47As材料中的扩散速度很快,通过优化In0.53Ga0.47Ass吸收层的厚度,探测器的运行速度可以大大提高。
3.通过优化第一次、第二次Zn扩散的时间和浓度,使探测器中心区域的扩散深度,也即第一次Zn扩散覆盖整个In0.53Ga0.47As吸收层,而第二次Zn扩散的深度比第一次浅。
4.通过优化第一次、第二次Zn扩散的深度和浓度,既可以保证In0.53Ga0.47Ass吸收层在探测器的中心区域有合适的P型掺杂,又可以在探测器的边缘形成平滑的P型掺杂边界,从而未降低探测器边缘的电场强度,降低边缘击穿的几率。
5. In0.53Ga0.47As吸收层在探测器的中心区域的掺杂通过Zn扩散的方式实现,通过优化Zn扩散工艺,In0.53Ga0.47As吸收层自上而下Zn掺杂的浓度逐渐降低,掺杂梯度将在In0.53Ga0.47As吸收层中形成弱电场,这将有助于电子在In0.53Ga0.47As吸收层中的输运,提高探测器的运行速度。
6.Zn扩散工艺普遍存在拖尾的现象,这对于传统的APD是不可接受的,而在本发明的探测器中Zn扩散的拖尾现象得到了合理的利用,拖尾的Zn掺杂将在In0.53Ga0.47As吸收层中产生掺杂梯度,有助于电子在In0.53Ga0.47As吸收层中的输运。

具体实施方式
下面结合具体实施例进一步说明本发明的技术方案。
本实施例提供了一种雪崩光电探测器的制备方法,包括以下步骤:
参见图1,步骤一:利用MOCVD或者MBE的沉积方式在N型InP衬底1上依次生长N型InP缓冲层2、本征型In0.52Al0.48As雪崩层3、P型In0.52Al0.48As电场控制层4、本征型In0.53Ga0.47As吸收层5、本征型In0.52Al0.48As电子阻挡层6和本征InP盖层7,其中,所述N型InP缓冲层2的厚度为0.5μm,掺杂浓度为5×1017/cm3,其作用是为了更好的匹配N型InP衬底1和N型InP缓冲层2上面的外延层材料之间因为生长条件不同所造成的晶格常数的差异,确保外延层的生长质量;P型In0.52Al0.48As电场控制层4厚度为300nm,掺杂浓度为6×1016/cm3,该层的厚度和掺杂浓度决定了本实施例的探测器雪崩效应的起始电压;所述本征型In0.53Ga0.47As吸收层5的厚度为2um,背景掺杂浓度小于1×1015/cm3,该层为光生载流子产生层,以使更多的吸收1.0~1.7um的光子能量;所述本征型In0.52Al0.48As电子阻挡层6的厚度为20nm,用于阻挡光生电子向上方扩散,从而提高探测器的吸收效率;所述本征InP盖层的厚度为1μm,用于Zn扩散形成P型扩散区域。
步骤二:利用PECVD的沉积方式在本征InP盖层7的上表面沉积SiN薄膜8,所述SiN薄膜8的厚度为100nm。
步骤三:利用光刻胶在SiN薄膜8的表面形成第一Zn扩散窗口图形,利用刻蚀的方法去除第一Zn扩散窗口图形上的SiN薄膜8,使下方的所述本征InP盖层7暴露出来,刻蚀完成后去除光刻胶,形成第一Zn扩散窗口9,所述第一Zn扩散窗口9为圆柱形,其半径为25μm。
步骤四:利用MOCVD或者炉管法在所述第一Zn扩散窗口9内,所述本征InP盖层7的上表面进行第一次Zn扩散,形成第一P-型Zn扩散区域10,被Zn扩散的区域包括本征InP盖层7、本征型In0.52Al0.48As电子阻挡层6和本征型In0.53Ga0.47As吸收层5,停止在In0.53Ga0.47As吸收层5的下部。
参见图2,步骤五:利用PECVD的沉积方式在剩余的SiN薄膜8的上表面和第一P-型Zn扩散区域10的上表面再次沉积SiN薄膜11,第二次沉积的SiN薄膜11的厚度为100nm。
步骤六:利用光刻胶在步骤五所述的SiN薄膜11的表面形成第二Zn扩散窗口图形,利用刻蚀的方法去除第二Zn扩散窗口图形内的第一次沉积的SiN薄膜8和第二次沉积的SiN薄膜11,使下方的所述本征InP盖层7暴露出来,刻蚀完成后去除光刻胶,形成第二Zn扩散窗口12,所述第一Zn扩散窗口9和第二Zn扩散窗口12为同心圆柱,第二Zn扩散窗口12的半径大于第一Zn扩散窗口9,二者半径差为5~50μm。
步骤七:利用MOCVD或者炉管法在所述第二Zn扩散窗口12内,所述本征InP盖层7的上表面进行第二次Zn扩散,形成第二P-型Zn扩散区域13,被第二次Zn扩散的区域包括本征InP盖层7、本征型In0.52Al0.48As电子阻挡层6和本征型In0.53Ga0.47As吸收层5,停止在本征型In0.53Ga0.47As吸收层5的上部,所述第二P-型Zn扩散区域13周围的区域为非有源区域,其中,通过2次Zn扩散,形成具有扩散深度梯度的Zn扩散区域,第二次Zn扩散深度进入In0.53Ga0.47As吸收层5的深度为0.2um,第一次Zn扩散的深度占据整个本征型In0.53Ga0.47As吸收层5,通过2次Zn扩散,形成边缘扩散深度浅中间扩散深度深的阶梯状Zn扩散区域, Zn扩散的P型掺杂浓度从表面到底部形成浓度梯度,其P型掺杂浓度从上部的2×1018/cm3降至1×1017/cm3。
参见图3,步骤八:利用光刻胶在SiN薄膜11的上表面,第二P-型Zn扩散区域13周围的非有源区域上形成沟道图形,通过腐蚀得到沟道区域14,腐蚀完成后去除光刻胶,被腐蚀的区域包括本征InP盖层7、本征型In0.52Al0.48As电子阻挡层6、本征型In0.53Ga0.47As吸收层5、P型In0.52Al0.48As电场控制层4、本征型In0.52Al0.48As雪崩层3和N型InP缓冲层2,停止在N型InP缓冲层2的下部,所述沟道区域14的宽度为10μm,在同一水平线上,所述沟道区域14与第二P-型Zn扩散区域13的距离为5μm。
参见图4,步骤九:利用涂胶的方法在所述沟道区域14内填充BCB或PBO材料图形15。
参见图5,步骤十:利用PECVD的沉积方式在所有裸露在外的上表面第三次沉积SiN薄膜16,所述SiN薄膜16的厚度为200nm,该SiN薄膜16起到减反膜的作用,其对于1550nm波长光线的透射率大于70%。
参见图6,步骤十一:利用光刻胶在部分所述第二P-型Zn扩散区域13上方的SiN薄膜16上形成VIA孔洞图形,利用刻蚀的方法去除VIA孔洞图形上的SiN薄膜16,得到VIA孔洞17,使得下方的本征InP盖层7暴露出来。
参见图7,步骤十二:利用光刻胶在所述VIA孔洞17的上方形成P金属图形,利用电子束蒸发或者磁控溅射蒸镀金属并进行金属剥离,并退火形成欧姆接触,从而得到P金属电极18。
参见图8,步骤十三:在所述在N型InP衬底1的背面进行减薄和抛光,减薄、抛光后N型InP衬底1的厚度为150μm。
步骤十四:在减薄、抛光后的在N型InP衬底1背面蒸镀N金属,并退火形成欧姆接触,得到N金属电极19。
以上对本发明做了示例性的描述,应该说明的是,在不脱离本发明的核心的情况下,任何简单的变形、修改或者其他本领域技术人员能够不花费创造性劳动的等同替换均落入本发明的保护范围。
Claims (10)
1.一种雪崩光电探测器的制备方法,其特征在于,包括以下步骤:
步骤一:利用MOCVD或者MBE的沉积方式在N型InP衬底上依次生长N型InP缓冲层、本征型In0.52Al0.48As雪崩层、P型In0.52Al0.48As电场控制层、本征型In0.53Ga0.47As吸收层、本征型In0.52Al0.48As电子阻挡层和本征InP盖层;
步骤二:利用PECVD的沉积方式在本征InP盖层的上表面沉积SiN薄膜;
步骤三:利用光刻胶在SiN薄膜的表面形成第一Zn扩散窗口图形,利用刻蚀的方法去除第一Zn扩散窗口图形上的SiN薄膜,使下方的所述本征InP盖层暴露出来,刻蚀完成后去除光刻胶,形成第一Zn扩散窗口;
步骤四:利用MOCVD或者炉管法在所述第一Zn扩散窗口内,所述本征InP盖层的上表面进行第一次Zn扩散,形成第一P-型Zn扩散区域,被Zn扩散的区域包括本征InP盖层、本征型In0.52Al0.48As电子阻挡层和本征型In0.53Ga0.47As吸收层,停止在本征型In0.53Ga0.47As吸收层的下部;
步骤五:利用PECVD的沉积方式在剩余的SiN薄膜的上表面和第一P-型Zn扩散区域的上表面再次沉积SiN薄膜;
步骤六:利用光刻胶在步骤五所述的SiN薄膜的表面形成第二Zn扩散窗口图形,利用刻蚀的方法去除第二Zn扩散窗口图形内的SiN薄膜,使下方的所述本征InP盖层暴露出来,刻蚀完成后去除光刻胶,形成第二Zn扩散窗口;
步骤七:利用MOCVD或者炉管法在所述第二Zn扩散窗口内,所述本征InP盖层的上表面进行第二次Zn扩散,形成第二P-型Zn扩散区域,被第二次Zn扩散的区域包括本征InP盖层、本征型In0.52Al0.48As电子阻挡层和本征型In0.53Ga0.47As吸收层,停止在本征型In0.53Ga0.47As吸收层的上部,所述第二P-型Zn扩散区域周围的区域为非有源区域;
步骤八:利用光刻胶在SiN薄膜的上表面,第二P-型Zn扩散区域周围的非有源区域上形成沟道图形,通过腐蚀得到沟道区域,腐蚀完成后去除光刻胶,被腐蚀的区域包括本征InP盖层、本征型In0.52Al0.48As电子阻挡层、本征型In0.53Ga0.47As吸收层、P型In0.52Al0.48As电场控制层、本征型In0.52Al0.48As雪崩层、N型InP缓冲层停止在N型InP缓冲层的下部;
步骤九:利用涂胶的方法在所述沟道区域内填充BCB或PBO材料图形;
步骤十:利用PECVD的沉积方式在所有裸露在外的上表面第三次沉积SiN薄膜;
步骤十一:利用光刻胶在部分所述第二P-型Zn扩散区域上方的步骤十所述的SiN薄膜上形成VIA孔洞图形,利用刻蚀的方法去除VIA孔洞图形上的SiN薄膜,得到VIA孔洞,使得下方的本征InP盖层暴露出来;
步骤十二:利用光刻胶在所述VIA孔洞的上方形成P金属图形,利用电子束蒸发或者磁控溅射蒸镀金属并进行金属剥离,退火形成欧姆接触,得到P金属电极;
步骤十三:在所述在N型InP衬底的背面进行减薄和抛光;
步骤十四:在减薄、抛光后的在N型InP衬底背面蒸镀N金属,并退火形成欧姆接触,得到N金属电极。
2.根据权利要求1所述的制备方法,其特征在于,步骤一中,所述本征型In0.52Al0.48As电子阻挡层的厚度为10~200nm。
3.根据权利要求1所述的制备方法,其特征在于,步骤二中,所述SiN薄膜的厚度为100nm。
4.根据权利要求1所述的制备方法,其特征在于,步骤三中,所述第一Zn扩散窗口为圆柱形,其半径为10~100μm。
5.根据权利要求1所述的制备方法,其特征在于,步骤五中,SiN薄膜的厚度为100nm。
6.根据权利要求1所述的制备方法,其特征在于,步骤四中,所述第一次Zn扩散到本征型In0.53Ga0.47As吸收层的底部。
7.根据权利要求1所述的制备方法,其特征在于,步骤七中,所述第二次Zn扩散到本征型In0.53Ga0.47As吸收层的深度为0~0.2μm,使得第一P-型Zn扩散区域和第二P-型Zn扩散区域呈阶梯状。
8.根据权利要求1所述的制备方法,其特征在于,所述第一Zn扩散窗口和第二Zn扩散窗口为同心圆柱,第二Zn扩散窗口的半径大于第一Zn扩散窗口,二者半径差为5~50μm。
9.根据权利要求1所述的制备方法,其特征在于,步骤八中,所述沟道区域的宽度为5~20μm,在同一水平线上,所述沟道区域与第二P-型Zn扩散区域的距离为5~50μm。
10.根据权利要求1所述的制备方法,其特征在于,步骤十中,所述SiN薄膜的厚度为200nm,其对于900~1700nm波长光线的透射率大于70%;步骤十三中,减薄、抛光后N型InP衬底的厚度为50~200μm。
