背景技术
红外波长运动检测系统,例如光检测和测距(Light Detection and Ranging;LIDAR)系统,可以使用锗光电二极管作为传感器。当光子被吸收并产生电子-空穴对(electron-hole pair)时,光电二极管通过光电效应将撞击电磁辐射转换为自由电荷载流子。锗在红外波长范围和可见波长范围内表现出高光子吸收。相反,硅光电二极管在可见光波长范围内表现出高光子吸收,但在红外波长范围内表现出较差的光子吸收。

硅化物层34可以通过硅化工艺在主体接触20的上部形成。可以由氮化硅构成的介电层36布置在结构10上方并且可以包括来自硅化物阻挡层和阻挡层的个别贡献。可以由二氧化硅构成的深沟槽隔离区域38可以形成在与掺杂区域18相邻的衬底14中图案化的沟槽中。可以在介电层36上方形成接触级(contact level)的介电层40。介电层40可以由二氧化硅构成,并且部分介电层40可以为深沟槽隔离区域38提供介电材料。
中段制程(middle-of-line)和后端制程(back-end-of line)处理随后形成互连结构,该互连结构包括与主体接触20和层32连接的金属部件。可以在互连结构上方形成透镜,其聚焦入射电磁辐射到光吸收层28、30和掺杂区域18。
掺杂区域18提供用作由硅构成的光电二极管的检测器组件的光吸收层。光吸收层28用作由锗构成的光电二极管的检测器组件。光吸收层30也用作光电二极管的检测器组件,该光电二极管也由锗构成,但是形成在沟槽24中的深度大于其中形成光吸收层28的沟槽22的深度。光电二极管在电磁频谱的不同波长范围内可具有不同的灵敏度。包括光吸收层30的光电二极管可以具有比包括光吸收层28的光电二极管和包括掺杂区域18的光电二极管更长的红外波长灵敏度。包括掺杂区域18的光电二极管可以仅对可见光敏感。
具有不同带隙和不同吸收长度的光电二极管可以位于相同的光学检测器或成像器阵列上并且被单片集成在相同的衬底14中。例如,在室温下,掺杂区域18的材料的能带隙可以大于光吸收层28、30的材料的能带隙。例如,在室温下,硅可以具有1.12电子伏特(electron volt;eV)的能带隙,锗可以具有0.66eV的能带隙,并且锗-锡合金的能带隙可能小于锗的能带隙。来自不同光电二极管的测量光电流的组合可以允许区分可见光和红外波长的电磁辐射。
参考图6并根据本发明的实施例,可以将包括光吸收层28的光电二极管、包括光吸收层30的光电二极管和包括掺杂区域18的光电二极管复制为像素且放置在像素阵列50中的位置。光电二极管可以在像素阵列50中按行和列布置,其中不同类型的光电二极管可以按行交替并且也可以按列交替。像素阵列中的光电二极管可以在不需要传统滤光器的情况下运作。
在像素阵列50中,与包括光吸收层28的光电二极管相比,包括光吸收层30的光电二极管可以产生更强的信号用于入射具有更长波长(例如,1.5微米)的光,并且包括掺杂区域18的光电二极管可以实质上不产生信号。在像素阵列50中,与包括光吸收层30的光电二极管相比,包括光吸收层28的光电二极管可以产生更强的信号用于入射具有稍短波长(例如,1.1微米)的光,并且包括掺杂区域18的光电二极管可以实质上不产生信号。在像素阵列50中,包括掺杂区域18的光电二极管可以产生与包括光吸收层30的光电二极管和包括光吸收层28的光电二极管一样强的用于入射具有可见光或近可见光波长(例如,850纳米)的光的信号。
参考图7并且根据本发明的实施例,结构10可以修改为包括沟槽44。在一个实施例中,沟槽44可以具有等于沟槽24的深度d3。可以通过用于形成沟槽24的相同制造阶段与沟槽24平行地同时形成沟槽44。
参考图8,其中相同的附图标记指代图7中的相同特征,并且在随后的制造阶段,形成包括位于沟槽44内部的光吸收层46的附加光电二极管。在一个实施例中,光吸收层46可以具有与顶面11、29、31共面或实质上共面的顶面45。在一个实施例中,光吸收层46的顶面45可以与顶面13、29、31共面或实质上共面。在一个实施例中,光吸收层46的顶面45可以与顶面11、13、29、31共面或实质上共面。光吸收层46可以完全位于顶面11和/或顶面13处和下方。
在一个实施例中,光吸收层46可以包括含有锗的材料,并且光吸收层28、30可以包括含有锗的不同材料。在一个实施例中,光吸收层46的材料可以是锗-锡,而光吸收层28的材料和光吸收层30的材料可以是锗。
处理可以如结合图5所描述的那样继续。特别地,层32也可以形成在光吸收层46上方。在一个实施例中,层32可与光吸收层46以及光吸收层28、30直接物理和电接触。
如上所述的方法用于制造集成电路芯片。所得集成电路芯片可由制造商以原始芯圆形式(例如,作为具有多个未封装芯片的单个芯圆)、作为裸片或以封装形式分发。芯片可以与其他芯片、分立电路组件和/或其他信号处理设备集成,作为中间产品或最终产品的一部分。最终产品可以是任何包括集成电路芯片的产品,例如具有中央处理器的计算机产品或智能手机。
本文对由近似语言修饰的术语的引用,例如“约”、“大约”和“实质上”,不限于指定的精确值。近似语言可能对应于用于测量值的仪器的精度,除非另外依赖于仪器的精度,否则可能表示所述值的+/-10%。
本文对诸如“垂直”、“水平”等术语的引用是作为示例而非限制,以建立参考框架。如本文所用,术语“水平”被定义为平行于半导体衬底的常规平面的平面,而不管其实际的三维空间取向。术语“垂直”和“正交”指的是垂直于水平线的方向,正如刚刚定义的那样。术语“横向”是指水平面内的方向。

Claims (20)
1.一种结构,包括:
衬底,包括延伸到该衬底中的第一深度的第一沟槽以及延伸到该衬底中的大于该第一深度的第二深度的第二沟槽;
第一光电二极管,包括由位于该第一沟槽中的第一材料构成的第一光吸收层;以及
第二光电二极管,包括由位于该第二沟槽中的第二材料构成的第二光吸收层,
其中,该第一材料和该第二材料各自包括锗。
2.根据权利要求1所述的结构,其中,该第一材料与该第二材料的成分不同。
3.根据权利要求1所述的结构,其中,该第一材料具有与该第二材料相同的成分。
4.根据权利要求1所述的结构,其中,该第一材料是锗,且该第二材料是锗-锡合金。
5.根据权利要求1所述的结构,其中,该第一材料是锗,且该第二材料是锗。
6.根据权利要求1所述的结构,其中,该第一光吸收层和该第二光吸收层具有第一导电类型,且还包括:
该衬底中的阱,该阱具有与该第一导电类型相反的第二导电类型,
其中,该第一沟槽和该第二沟槽延伸到该阱中。
7.根据权利要求1所述的结构,其中,该衬底由单晶硅构成,且还包括:
第三光电二极管,包括由该衬底中的掺杂区域构成的第三光吸收层。
8.根据权利要求7所述的结构,其中,该第一光吸收层具有顶面,且该第二光吸收层具有与该第一光吸收层的顶面实质上共面的顶面,而该第三光吸收层具有与该第一光吸收层的顶面实质上共面的顶面。
9.根据权利要求1所述的结构,其中,该第一光吸收层具有顶面,且该第二光吸收层具有与该第一光吸收层的顶面实质上共面的顶面。
10.根据权利要求1所述的结构,其中,该衬底具有顶面,该第一光吸收层具有与该衬底的顶面实质上共面的顶面,且该第二光吸收层具有与该衬底的顶面实质上共面的顶面。
11.根据权利要求1所述的结构,还包括:
多个沟槽隔离区域,布置在该衬底中以围绕该第一沟槽和该第二沟槽。
12.根据权利要求1所述的结构,其中,该衬底包括延伸至第三深度的第三沟槽,且还包括:
第三光电二极管,包括由位于该第三沟槽中的第三材料构成的第三光吸收层,该第三材料由锗构成。
13.根据权利要求12所述的结构,其中,该第一材料和该第二材料是锗,且该第三材料是锗-锡合金。
14.根据权利要求12所述的结构,其中,该第三深度实质上等于该第二深度。
15.一种方法,包括:
形成延伸到衬底中的第一深度的第一沟槽和延伸到该衬底中的大于该第一深度的第二深度的第二沟槽;
形成第一光电二极管,其包括由位于该第一沟槽中的第一材料构成的第一光吸收层;以及
形成第二光电二极管,其包括由位于该第二沟槽中的第二材料构成的第二光吸收层,
其中,该第一材料和该第二材料各自包括锗。
16.根据权利要求15所述的方法,其中,该第一光吸收层具有顶面,且该第二光吸收层具有与该第一光吸收层的顶面实质上共面的顶面。
17.根据权利要求15所述的方法,其中,该衬底具有顶面,该第一光吸收层具有与该衬底的顶面实质上共面的顶面,且该第二光吸收层具有与该衬底的顶面实质上共面的顶面。
18.根据权利要求15的方法,其中,该第一材料是锗,且该第二材料是锗-锡合金。
19.根据权利要求15所述的方法,其中,该衬底由单晶硅构成,且还包括:
形成第三光电二极管,其包括由该衬底中的掺杂区域构成的第三光吸收层。
20.根据权利要求15所述的方法,其中,该衬底包括延伸到第三深度的第三沟槽,且还包括:
形成第三光电二极管,其包括由位于该第三沟槽中的第三材料构成的第三光吸收层,
其中,该第一材料与该第二材料为锗,该第三材料为锗-锡合金,且该第三深度实质上等于该第二深度。
