本公开的实施例属于可再生能源领域,并且具体地涉及制造具有通过电池级互连耦接的多个子电池的太阳能电池的方法,以及所得的太阳能电池。
背景技术
光伏电池(常被称为太阳能电池)是熟知的用于将太阳辐射直接转换为电能的装置。一般来讲,使用半导体加工技术在半导体基板的表面附近形成p-n结,从而在半导体晶片或基板上制造太阳能电池。照射在基板表面上并进入基板内的太阳辐射在基板块体中形成电子和空穴对。所述电子和空穴对迁移至基板中的p掺杂区和n掺杂区,从而在掺杂区之间产生电压差。将掺杂区连接至太阳能电池上的导电区,以将电流从电池引导至与其耦接的外部电路。

本文描述了制造具有通过电池级互连耦接的多个子电池的太阳能电池的方法,以及所得的太阳能电池。在下面的描述中,阐述了诸如具体的工艺流程操作的许多具体细节,以便提供对本公开实施例的透彻理解。对本领域的技术人员将显而易见的是,可在没有这些具体细节的情况下实施本公开的实施例。在其它情况中,没有详细地描述熟知的制造技术,诸如平版印刷和图案化技术,以避免不必要地使本公开的实施例难以理解。此外,应当理解在图中示出的多种实施例是示例性的展示并且未必按比例绘制。
本发明公开了太阳能电池。在一个实施例中,太阳能电池包括多个子电池。所述多个子电池中的每个子电池具有已分割的物理上分离的半导体基板部分。所述多个子电池中的每个子电池包括子电池上金属化结构,该子电池上金属化结构使子电池的发射极区互连。子电池间金属化结构耦接所述多个子电池中的相邻子电池。子电池间金属化结构在组成上不同于子电池上金属化结构。
本文还公开了制造太阳能电池的方法。在一个实施例中,一种制造太阳能电池的方法包括沿半导体基板的多个划线区域形成多个焊膏层区域。该方法还包括在形成所述多个焊膏层区域之后,沿半导体基板的多个划线区域在半导体基板上划线以形成多个子电池,所述多个子电池各自包括已分割的物理上分离的半导体基板部分。该方法还包括使所述多个子电池中的相邻子电池与对应的金属带耦接,该金属带耦接到焊膏层,该焊膏层设置在所述多个子电池中对应的相邻子电池的相邻外周。
在另一个实施例中,一种制造太阳能电池的方法包括沿半导体基板的多个划线区域在半导体基板上划线以形成多个子电池,所述多个子电池各自包括已分割的物理上分离的半导体基板部分。该方法还包括在半导体基板上划线之后,在所述多个子电池中对应的相邻子电池的相邻外周形成多个焊膏层区域。该方法还包括使所述多个子电池中的相邻子电池与对应的金属带耦接,该金属带耦接到焊膏层。
本文所述的一个或多个实施例涉及高电压面板的制造,其能够节省微型逆变器的成本。可实施下文所述的方法以提供用于高电压模块的经切割的小电池的工艺以及经济有效的电池级金属化。
为提供语境,在用于高电压面板的电池的制造中存在潜在的问题。此类问题中的一个涉及小电池之间薄金属桥接件中的金属断裂。此类问题中的另一个涉及使用传统的焊接和接片可能形成暗区。另外,高电压面板需要小电池以生成高电压和低电流。小电池具有电流低的优点,使得它们能够使用较薄的金属触指,而无需厚的电镀金属。然而,电池之间的互连的数量增加,使得互连应当足够牢固,在模块的特定应力下不发生断裂。因此,可能需要厚的互连。此外,由于单位触指长度需要更多的焊接,因此可能发生经切割的电池的弯曲。
为解决上述问题,本文所述的一个或多个实施例涉及实施以下方面中的一者或多者:(1)通过使用小触指长度和低电流可得到的最小电镀或无电镀来实现更简单的子电池金属化,(2)利用可丝网印刷的焊膏形成子电池互连以减少暗区的形成,以及(3)使用相对较厚的导电带提供足够的强度以防止金属断裂。在一个实施例中,电池仅通过溅射或蒸发由晶种进行金属化而不使用电镀或使用非常短的电镀来形成薄的金属触指(诸如小于10微米)。在一个实施例中,互连由置于可丝网印刷的焊膏上的金属带通过回流焊接制成。
更一般地说,各实施例涉及使用金属化作为柄部,以便能够在不增加模块互连或不需要处理更小的电池的情况下实现太阳能电池晶片的切割或分割。在示例性实施例中,将单个太阳能电池(例如,125cm、156cm、210cm)细分成更小的电池,以实现模块电流和电压的灵活性以及金属化的灵活性。例如,单个硅P/N二极管具有0.6V至0.8V的开路电压(Voc)。太阳能电池的最大功率电压(Vmp)可为大约0.63V。因此,单个二极管电池将具有0.63V的电压。如果在单个全区域晶片上生成10个子二极管,并且将它们串联连接,则整个电池的电压将是6.3V(对于标准电池而言,大概是1/10的电流,或约0.5A)。具有这种电压范围的电池的应用可以是USB充电规范1.2。如果要将具有该电压的96个电池串联布置在模块中,则所述模块的操作电压将为大约604.8V直流电。具有这种电压范围的模块可应用于简化逆变器内部的电力电子设备,所述逆变器使电压从低直流电压转换为高交流电压(约240Vrms)应用。
能够控制电压,反之就能控制电流,由于功率损耗与金属的电阻损耗相关,这种控制能力最终决定了成品装置所需的金属厚度。例如,对于5英寸晶片上的叉指型背接触(IBC)电池,标称触指长度为125mm长,并且需要大约30微米的镀铜(Cu)来防止网损。在6英寸晶片上,触指长度会延长至156毫米,并且由于电阻损耗与长度的平方成正比,这可需要大约48微米的金属厚度。这种可能(例如,通过带来更多的直接材料成本以及降低工具的吞吐量)为金属化增加了大量的成本。因此,采用多二极管解决方案能够控制触指长度和电池参数,从而可使太阳能电池金属化处理具有更大的灵活性。具体地讲,对于较大电池上的应用而言,增大电池尺寸也会产生更多电流。此外,现场操作中装置的温度取决于电流,并且通常应尽量使该温度最低化,以避免加速老化作用,并在电池进入反向偏置时避免更高温度的风险。此外,一般来讲,较低的电流将改善模块的整体可靠性。
为了提供语境,当使用其上形成有单个二极管的较大晶片制造太阳能电池时,会生成较大的电流。这种增大的电流通常需要更厚的金属来避免Rs损耗,而Rs损耗可使所制造的太阳能电池更加昂贵且复杂。业内现有解决方案涉及将电池切割成较小的单个二极管,例如2个、4个、16个二极管等,使得电流因更小的面积以及沿接触指更短的电流输送长度而减小。然而,实施这种方法时经常出现两个问题。第一,产生个体部件,因为需要对每个子电池进行处理和互连。因此,需要数量更多的电池间互连,并且需要在电池内处理不同尺寸的较小晶片。第二,在模板(例如,底板)上有时会产生子部件,这些子部件会将子电池连结在一起。与此类方法相关的一个问题是底板的成本,以及通过底板接合的复杂性。此外,为使系统的性能达到最佳,每个子电池的电流应相匹配,由于多条对称轴以及电池上的“无效”空间(例如,来自电镀或测试焊盘或者互连焊盘的“无效”空间),这使得伪正方形单晶晶片变得复杂。这带来了一些几何约束。此外,在需要利用金属将子电池组件物理地保持在一起而不分流到相邻子电池的情况下,这给例如串联的1/4电池设计带来了一些挑战,这种设计需要新型发射极和金属构造,以便将电池保持在一起而无需对单个部件进行处理。
作为一种示例性结构,图1示出根据本公开的一个实施例的具有通过电池级互连耦接的多个子电池的太阳能电池的平面图以及沿该太阳能电池的a-a’轴截取的对应的剖视图。
参见图1,太阳能电池100包括多个子电池102。多个子电池102中的每个子电池为已分割的物理上分离的半导体基板部分。多个子电池102中的每个子电池包括子电池上金属化结构104,该子电池上金属化结构104使子电池102的发射极区互连。子电池间金属化结构106耦接多个子电池102中的相邻子电池。在一个实施例中,子电池间金属化结构106在组成上不同于子电池上金属化结构104。
在一个实施例中,用于太阳能电池100的子电池间金属化结构106为耦接到多个子电池102中对应的相邻子电池的多条金属带106,如图所示。在一个此类实施例中,多条金属带106设置在焊膏层上,该焊膏层设置在多个子电池102中对应的相邻子电池的相邻外周108。在一个具体的此类实施例中,焊膏层基本上被限制在多个子电池102中对应的相邻子电池的相邻外周108。在另一个具体实施例中,焊膏层还在金属带106的区域110的至少一部分上延伸,该部分介于相邻子电池102之间但是不与其接触。在一个实施例中,焊膏的布置位置为限制电池或子电池的暗区的区域。
在一个实施例中,多条金属带106中的每条具有的厚度适于避免处理过程中发生断裂,同时允许轻松处理和耦接到子电池。在一个实施例中,多条金属带106中的每条具有约在50-300微米范围内的厚度。在一个实施例中,金属带106中的每条包括沿金属带的近似中心的一个或多个孔。在一个此类实施例中,所述一个或多个孔为金属带中的应力消除特征。
在一个实施例中,每条金属带为铝(Al)箔部分。在一个实施例中,所述Al箔为包含铝和第二元素(例如但不限于铜、锰、硅、镁、锌、锡、锂或它们的组合)的铝合金箔。在一个实施例中,所述Al箔为回火级(temper grade)箔,例如但不限于F级(自由状态)、O级(全软)、H级(应变硬化)或T级(热处理)。
在一个实施例中,焊膏由溶剂和铝/硅(Al/Si)合金颗粒组成。在一个实施例中,焊膏为可丝网印刷的焊膏,其使用可减少子电池中的暗区。例如,对准公差可与其它丝网印刷操作类似,诸如约100-200微米,并且不受分配对准的影响。在一个实施例中,焊膏具有在大约0.1-5微米范围内的厚度。在另一个实施例中,作为焊膏的替代形式,可使用导电粘合剂(ECA),但是可能具有更高的相关费用。在一个实施例中,为避免焊料铺展或ECA引起分流,(a)将基于聚酰亚胺或高温掩模材料的印刷焊接掩模与焊球而非可丝网印刷的焊膏一起使用,或者(b)将压力和温度参数选择为使得表面张力引起焊膏收缩。
在一个实施例中,子电池上金属化结构104包括金属晶种层。在一个此类实施例中,金属晶种层形成于交替的N型发射极区和P型发射极区的暴露部分上。在一个具体的此类实施例中,首先形成掩模以仅暴露N型发射极区和P型发射极区的选定部分,以便将金属晶种层的形成引导至受限位置。在一个实施例中,子电池上金属化结构104仅由或基本上仅由金属晶种层组成。
在一个实施例中,使用铝基金属晶种层作为子电池上金属化结构104的金属晶种层。在一个实施例中,金属晶种层包括具有厚度大约在0.1微米至20微米范围内的层,并且包括含量大于大约90原子百分比的铝。在一个具体实施例中,金属晶种层沉积为覆盖层,随后进行图案化,例如使用沉积、光刻和蚀刻方法。在另一个具体实施例中,金属晶种层沉积为图案化层。在一个此类实施例中,通过印刷图案化的金属晶种层来沉积图案化的金属晶种层。
尽管仅使用金属晶种的方法可避免电池的电镀处理,因为薄金属晶种可传导较低的电流(例如,小于1A),但是在另一个实施例中,子电池上金属化结构104形成还包括通过在金属晶种层上镀覆形成N型发射极区和P型发射极区的导电触点以形成金属层。因此,在一个实施例中,子电池上金属化结构104通过首先形成金属晶种层然后执行电镀工艺来形成。在一个此类实施例中,镀覆的金属层为铜层。
尽管可设想其它示例布置方式,但是在一个实施例中,子电池102中的每一者具有彼此大致相同的电压特性和大致相同的电流特性。在一个实施例中,多个子电池102为多个串联二极管。在另一个实施例中,多个子电池102为多个并联二极管。
在一个实施例中,每条金属带106在相邻子电池102上延伸,而非在相邻子电池102之间的间隙之间延伸,如图1的剖视图中所示。在另一个实施例中,每条金属带106在相邻子电池102上延伸并且在相邻子电池102之间的间隙之间延伸。作为一种示例性结构,图2示出根据本公开的另一个实施例的具有通过电池级互连耦接的多个子电池的另一太阳能电池的剖视图。
参见图2,多个子电池102由子电池间金属化结构106耦接在一起,其中子电池间金属化结构106耦接多个子电池102中的相邻子电池。多条金属带106中的每条包括在多个子电池102中对应的相邻子电池之间延伸的居间突片200。在一个实施例中,包括居间突片200的多条金属带106中的每条为整体式主体。
居间突片的使用可避免移动并且最终接触太阳能电池中的相邻子电池。在一个实施例中,居间突片保持为设想的太阳能电池的最终物件。在另一个实施例中,在制造太阳能电池的过程中移除居间突片池。例如,图3A和图3B示出根据本公开的另一个实施例的具有通过电池级互连耦接的多个子电池的太阳能电池的剖视图。
参见图3A,多个子电池102由子电池间金属化结构106耦接在一起,其中子电池间金属化结构106耦接多个子电池102中的相邻子电池。多条金属带106中的每条包括在多个子电池102中对应的相邻子电池之间延伸的居间突片300。在一个实施例中,居间突片300由不同于多条金属带106中的每条的材料构成,或由能够与多条金属带106中的每条分离的材料构成。在一个此类实施例中,居间突片300为可移除的居间突片。参见图3B,根据本公开的一个实施例,在例如金属带附接后的固化过程中,从最终太阳能电池中移除居间突片300。
在第一示例性工艺方案中,图4为根据本公开的一个实施例的流程图400,该流程图表示使用分割形成子电池的制造太阳能电池的一种方法中的操作。图5A和图5B示出根据本公开的另一个实施例用于制造具有通过电池级互连耦接的多个子电池的太阳能电池的方法中的各种操作的剖视图,其对应于图4所示流程图中的操作。
参见图4的流程图400中的操作402并且与图5A相对应,一种制造太阳能电池的方法包括首先沿半导体基板500的多个划线区域502形成多个焊膏层区域504。在一个示例性实施例中,基板500具有五条划线502,这五条划线502将基板500分成六个大约相等的部分,其最终将提供刘个大约相等的子电池,如图所示。
参见图4的流程图400中的操作404并且与图5B相对应,在形成多个焊膏层区域504后,沿多个划线区域502在半导体基板500上划线以形成多个子电池102。每个子电池102包括半导体基板500的已分割的物理上分离的508部分。分割在多个子电池102中对应的相邻子电池的相邻外周留下剩余的焊膏506。
参见图4的流程图400中的操作406并且与图1相对应,多个子电池102中的相邻子电池与对应的金属带106耦接,该金属带106耦接到处于多个子电池102中对应的相邻子电池的相邻外周的焊膏层506。在一个实施例中,通过在红外(IR)烘箱中回流或通过使用热线圈将金属带106焊接到多个子电池102。在一个实施例中,由于在分割之前施加焊膏,因此焊膏位于图1的结构的金属带106的区域108中,但不在区域110中。

参见图6的流程图600中的操作602并且与图7A相对应,一种制造太阳能电池的方法包括沿半导体基板的多个划线区域700在半导体基板上划线以形成多个子电池102,所述多个子电池102各自包括已分割的物理上分离的半导体基板部分。
参见图6的流程图600中的操作604并且与图7B相对应,在半导体基板上划线之后,在多个子电池102中对应的相邻子电池的相邻外周形成多个焊膏层区域702。
参见图6的流程图600中的操作606并且与图1相对应,多个子电池102中的相邻子电池与对应的金属带106耦接,该金属带106耦接到焊膏层702。在一个实施例中,通过在红外(IR)烘箱中回流或通过使用热线圈将金属带106焊接到多个子电池102。
在一个实施例中,在使金属带106耦接到子电池106之前,将焊膏层702施加至子电池102。在一个此类实施例中,焊膏最终位于图1的结构的金属带106的区域108中,但不在区域110中。在另一个实施例中,将焊膏层702施加至金属带106,其继而耦接到子电池106。在一个此类实施例中,焊膏最终位于图1的结构的金属带106的区域108和区域110中。
在一个实施例中,使用机械方法、激光方法或激光方法和机械方法两者来执行切割或分割。在一个实施例中,在金属带附接之前执行切割或分割,如上文所述。应当认识到,在金属带附接之前切割可具有避免基板分流问题的优点。然而,在其它实施例中,在金属带附接之后执行切割或分割。
在一个实施例中,利用激光划线工艺部分或完全分割太阳能电池。在一个实施例中,实施分割以利用基于标准硅基板的电池的开裂耐受性质作为设计特征。在一个此类实施例中,标准尺寸的电池镀有选定数量的子二极管分区,并且有意引入了裂纹。例如,可利用划线加断裂的方法,其中(i)基板被部分划线(例如,约70%的深度),然后(ii)沿裂痕裂开直至终止于金属化结构。在另一个实施例中,实施仅采用激光划线的方法。在任何此类切割或分割工艺中,均可使用微微秒激光烧蚀工艺来提供相对洁净的划线处理、较低的复合以及较窄的划线宽度。另一个选择包括纳秒或时间更长的激光,其具有更宽的划线和更高的吞吐量,但可能导致复合增加并且更可能产生碎片。
在一个实施例中,实施所述方法中的一种或多种能够最终以经济有效的方式提供可靠的高电压面板。与低成本微逆变器集成的高电压面板可以给例如住宅市场带来重大影响。为证明上述方法的有效性,图8为根据本公开的一个实施例的经切割的电池的金属厚度(单位为微米)作为触指长度(单位为厘米)的函数的曲线图,其中经切割的电池具有电池上金属化的金属晶种和子电池间金属化的金属带。图8的曲线图示出的触指厚度相当于34μm的5英寸全电池。如图8的曲线图中所示并且根据一个或多个实施例,小电池具有电流低的优点,使得它们能够使用较薄的金属触指,而无需厚的电镀金属。
在另外的实施例中,描述了用于应对由经切割的电池引起功率损耗的风险的方法。在一个示例性实施例中,实施了用于减少边际损耗的方法。在一个此类实施例中,在对太阳能电池的光接收表面进行纹理化之前执行预刻槽。然后是裂片工艺和可能的隔离后钝化工艺。在一个此类实施例中,发射极被设计成使得划线主要或完全落在N掺杂区中,未钝化的N掺杂区的复合速率低于未钝化的P掺杂区,因此导致功率损耗显著更小。在另一个实施例中,由于未钝化结的复合显著更高,从而导致更大的功率损耗,因此发射极和划线被设计成使得划线与P-N结几乎没有或者没有交叉点。此外,在一实施例中,某些激光参数可能会导致侧壁的损坏、熔融以及后侧绝缘介电堆叠的破坏,基于这样的理解,选择可使这种损坏、熔融和破坏最小化的激光参数。通常情况下,这会促使人们选择脉冲长度较短(例如小于大约10纳秒)的激光,并且促成中途停止破坏后侧电介质(例如,机械分离后的刻槽)的处理。
根据本文所述的实施例,示例性布局包括半电池、四分之一电池、10电池或6电池设计(最后一种设计在图1、图5A、图5B、图7A和图7B中示出)。一些实施例涉及背接触太阳能电池,并且一些实施例允许制造具有可控电压和电流的切割的多二极管电池、具有可变电压和电流的模块以及制造相对大的电池。
应当认识到,可在本文所述的实施例的精神和范围内设想已分割的太阳能电池内子电池数量和电耦接的多种布置。在第一示例性实施例中,太阳能电池被切割为四个子电池,其中各个子电池的电流是单个二极管全电池电流的1/4,并且具有与单个二极管电池相同的电压,而组合的4个二极管全电池具有与单个全尺寸单个二极管电池相同的电流和相同的电压。在第二示例性实施例中,太阳能电池被切割为两个平行布置的子电池,其中子电池为具有1/2电流和相同电压的子电池,而组合的全电池具有相同的电流和相同的电压。在第三示例性实施例中,太阳能电池被切割为两个串联布置的子电池,其中子电池的电流是单个二极管全电池电流的1/2,电压相同,而组合的全电池电流是相同尺寸的单个二极管电池电流的1/2,但电压是其两倍。在第四示例性实施例中,太阳能电池被切割为六个串联布置的子电池,如上文所述。在第五示例性实施例中,太阳能电池被切割为十个串联布置的子电池,其中组合电池的电压是相同尺寸的单个二极管电池电压的10倍,即为约6.3Vmp。组合电池中的电流是原始电池电流的约1/10(例如,约0.5A)。诸如可针对消费充电应用直接用于对USB充电的电池,或者如果内置在96个电池模块中,能够产生约600V的模块电压。该类型的电池设计使得电流减小10倍,这可降低电阻加热引起的峰值温度,从而改进可靠性和安全性。
应当认识到,使用本文所述的方法也可实现子电池的其它布置,诸如但不限于3×3、4×4等类型的布置。另外,原始电池内子电池的串联和并联配置的组合也是可理解的。所述方法可同时有益于背接触电池和前接触电池。此外,对于需要逆变器的交流电力应用,升降电压以匹配逆变器输出将显著节约逆变器部件成本,换句话说可省去为了从标准面板电压(例如,约50V)升高到满足典型住宅或商用电力需求(约240Vrms交流电)所需的升压电力电子设备。
根据本公开的实施例,已切割太阳能电池的每个子电池具有大致相同的电压特性和大致相同的电流特性。在实施例中,多个子电池是多个并联二极管、串联二极管或它们的组合。在实施例中,太阳能电池(以及从而子电池部分)是背接触太阳能电池,并且金属化结构设置在已分割的物理上分离的半导体基板部分中每一者的与光接收表面相背对的背表面上。在一个此类实施例中,子电池中每一者的背表面具有大致相同的表面积。在具体实施例中,子电池中每一者的光接收表面是纹理化表面,如下文更详细所述。
根据本公开的实施例,已分割的物理上分离的半导体基板部分中的每一者是诸如由N型单晶基板制得的块体单晶硅基板部分。在一个此类实施例中,每个硅部分包括形成于基板本身中的一个或多个N+区域(例如,磷或砷掺杂区域)和一个或多个P+区域(例如,硼掺杂区域)。在其它实施例中,每个硅部分包括形成于硅基板上方的一个或多个多晶硅N+区域和一个或多个多晶硅P+区域。
在实施例中,该电池制造方法还涉及在半导体基板上划线之前,对半导体基板的第二表面(光接收表面)进行纹理化。在一个此类实施例中,照此顺序执行操作可减轻切割损伤。在一个此类实施例中,首先对晶片执行部分刻槽,然后在硅蚀刻工艺(例如,纹理化)期间去除任何损伤。然而,在其它实施例中,可以进行划线,然后实施后续的湿法蚀刻。在任何情况下,在一个实施例中,太阳能电池的光接收表面的纹理化可涉及使用基于氢氧化物的蚀刻工艺进行纹理化。应当认识到,纹理化表面可为具有规则或不规则形状的表面,其用于散射入射光、减少从太阳能电池的光接收表面反射离开的光量。另外的实施例可包括在光接收表面上形成钝化或抗反射涂层。
应当认识到,可将各自被分割成子电池的多个太阳能电池包括在光伏(PV)模块中。在一个此类实施例中,对于每个太阳能电池,光伏模块层压体的封装材料设置在已分割的物理上分离的半导体基板部分的相邻者之间的沟槽中。也就是说,在一个实施例中,在半导体基板上划线之后,太阳能电池被嵌入在光伏(PV)模块层压体中。光伏模块层压体的封装材料(例如,乙烯-乙烯醇(EVA)或聚烯烃)填充已分割的物理上分离的半导体基板部分的相邻者之间的沟槽。在一个此类实施例中,封装剂在相邻子电池部分之间提供分流电阻和耐磨性。在一个实施例中,封装材料具有大于约1000V/cm的介电击穿强度,使得所述材料在相邻子电池之间充分地提供分流保护。在一个实施例中,在应用时,封装剂具有足够低的黏度或足够高的熔流性,以确保封装材料流入分割产生的细沟槽中。此外,光伏模块内电池间的互连可能涉及串联互连、并联互连或它们的组合。
本文所述实施例的一个或多个益处或优点可包括能够使用较大的晶片(例如,156cm),而不必在太阳能电池制造过程中采用额外的金属。可实施这些实施例来实现可扩展的电压和电流设计,包括高电压设计,诸如先前针对5V USB应用或120/240Vrms逆变器应用所描述的那些。一个或多个实施例涉及使用标准电池制造工艺,而不改变已就位的常规电池制造工厂模块。可能不需要进行特殊处理或使用额外的子电池互连。由金属网格电阻引起的功率损耗的降低可与金属网格触指长度的平方成正比。最后,基于更低的电流和可能更可靠的电池制造过程,可以实现效率优势。
虽然参考上述实施例具体描述了某些材料,但是在此类实施例中,可用其它材料来容易地取代其中的一些材料,这些实施例仍然在本公开实施例的精神和范围内。例如,在一个实施例中,可使用不同材料的基板,诸如III-V族材料的基板,来代替硅基板。此外,应当理解,在针对太阳能电池背表面上的发射极区具体描述N+型和随后P+型掺杂的顺序的情况下,设想的其它实施例包括相反的导电类型顺序,分别为例如P+型和随后N+型掺杂。另外,虽然主要提及背接触太阳能电池布置,但应当理解,本文所述的方法也可应用于前接触电极太阳能电池。在其它实施例中,上述方法可适用于太阳能电池以外的结构的制造。例如,发光二极管(LED)的制造可受益于本文所述的方法。
因此,已公开了制造具有通过电池级互连耦接的多个子电池的太阳能电池的方法,以及所得的太阳能电池。
尽管上面已经描述了具体实施例,但即使相对于特定的特征仅描述了单个实施例,这些实施例也并非旨在限制本公开的范围。在本公开中所提供的特征的实施例旨在为例证性的而非限制性的,除非另有说明。以上描述旨在涵盖将对本领域的技术人员显而易见的具有本公开的有益效果的那些替代形式、修改形式和等效形式。

Claims (23)
1.一种太阳能电池,包括::
多个子电池,所述多个子电池中的每个子电池包括已分割的物理上分离的半导体基板部分,并且所述多个子电池中的每个子电池包括子电池上金属化结构,所述子电池上金属化结构使所述子电池的发射极区互连;以及
耦接所述多个子电池中的相邻子电池的子电池间金属化结构,其中所述子电池间金属化结构在组成上不同于所述子电池上金属化结构。
2.根据权利要求1所述的太阳能电池,其中所述子电池间金属化结构包括多条金属带,所述多条金属带耦接所述多个子电池中对应的相邻子电池。
3.根据权利要求2所述的太阳能电池,其中所述多条金属带设置在焊膏层上,所述焊膏层设置在所述多个子电池中对应的相邻子电池的相邻外周。
4.根据权利要求2所述的太阳能电池,其中所述多条金属带中的每条具有约在50-300微米范围内的厚度。
5.根据权利要求2所述的太阳能电池,其中所述金属带中的每条包括沿所述金属带的近似中心的一个或多个孔。
6.根据权利要求5所述的太阳能电池,其中所述一个或多个孔为所述金属带中的应力消除特征。
7.根据权利要求2所述的太阳能电池,其中所述多条金属带中的每条包括在所述多个子电池中对应的相邻子电池之间延伸的居间突片。
8.根据权利要求7所述的太阳能电池,其中所述居间突片为可移除的居间突片。
9.根据权利要求1所述的太阳能电池,其中所述子电池上金属化结构包括金属晶种层。
10.根据权利要求9所述的太阳能电池,其中所述子电池上金属化结构仅由金属晶种层组成。
11.根据权利要求1所述的太阳能电池,其中所述子电池中的每个子电池具有大致相同的电压特性和大致相同的电流特性。
12.根据权利要求1所述的太阳能电池,其中所述多个子电池为多个串联的二极管。
13.一种制造太阳能电池的方法,所述方法包括:
沿半导体基板的多个划线区域形成多个焊膏层区域;
在形成所述多个焊膏层区域之后,沿所述半导体基板的所述多个划线区域在所述半导体基板上划线以形成多个子电池,所述多个子电池各自包括已分割的物理上分离的半导体基板部分;以及
耦接所述多个子电池中的相邻子电池与对应的金属带,所述金属带耦接到所述焊膏层,所述焊膏层设置在所述多个子电池中对应的相邻子电池的相邻外周。
14.根据权利要求13所述的方法,其中耦接所述多个子电池中的相邻子电池与对应的金属带包括耦接所述多个子电池中的相邻子电池与包括居间突片的金属带,所述居间突片在所述多个子电池中对应的相邻子电池之间延伸。
15.根据权利要求14所述的方法,还包括:
从所述金属带上移除所述居间突片。
16.根据权利要求13所述的方法,还包括:
通过在所述多个子电池中的每个子电池上形成金属晶种层而形成完整的子电池上金属化结构。
17.根据权利要求13所述的方法,其中沿所述半导体基板的所述多个划线区域在所述半导体基板上划线包括执行激光划线工艺。
18.一种制造太阳能电池的方法,所述方法包括:
沿半导体基板的多个划线区域在所述半导体基板上划线以形成多个子电池,所述多个子电池各自包括已分割的物理上分离的半导体基板部分;
在所述半导体基板上划线之后,在所述多个子电池中对应的相邻子电池的相邻外周形成多个焊膏层区域;以及
耦接所述多个子电池中的相邻子电池与对应的金属带,所述金属带耦接到所述焊膏层。
19.根据权利要求18所述的方法,其中耦接所述多个子电池中的相邻子电池与对应的金属带包括耦接所述多个子电池中的相邻子电池与包括居间突片的金属带,所述居间突片在所述多个子电池中对应的相邻子电池之间延伸。
20.根据权利要求19所述的方法,还包括:
从所述金属带上移除所述居间突片。
21.根据权利要求18所述的方法,还包括:
通过在所述多个子电池中的每个子电池上形成金属晶种层而形成完整的子电池上金属化结构。
22.根据权利要求18所述的方法,其中沿所述半导体基板的所述多个划线区域在所述半导体基板上划线包括执行激光划线工艺。
23.一种根据权利要求18所述的方法制造的太阳能电池。
