Abstract

Description
本申请是申请日为2011年1月25日、申请号为201110026603.5的发明专利申请“辐射转换器材料及应用和制造、辐射转换器、辐射检测器”的分案申请。
技术领域
本发明涉及一种辐射转换器材料、一种辐射转换器以及一种辐射检测器。此外本发明还涉及这种辐射转换器材料的应用以及一种制造这样的辐射转换器材料的方法。
背景技术
对于伽马射线或X射线的检测已公知有所谓的直接转换的辐射转换器材料。利用这样的直接转换的辐射转换器材料可以采集各个量子吸收事件。基于这样的辐射转换器材料的辐射检测器通常也称为计数检测器。直接转换的辐射转换器材料一般为半导体材料,其中伽马射线或X射线在单一的转换步骤中被转换成电荷载流子。
在将这样的辐射转换器材料用于人类医学的X射线断层造影设备(如计算机断层造影设备)的辐射转换器或辐射检测器时存在特殊情况。在此必须以相应高的量子流通速率(如高于108X射线量子/mm2*s)量化地也就是计数地采集量子吸收事件。
由于不同的边界条件,量化采集存在边界。辐射转换器材料由于制造的原因存在如空穴或填隙原子形式的空穴。这些造成极化效应,极化效应导致电荷载流子生命周期移动性乘积(μτ乘积)减小并由此导致半导体材料中载流子生命周期减小的同时平均停留时间(Verweildauer)增加。因此,极化效应降低了自由载流子的分离效率并导致检测到的电信号的扩散。由此特别是存在信号被在时间上先后密集到达的量子相叠加从而不再能够分离事件的危险。但自由载流子还可以与现有的相反带电的空穴复合。这样,取决于载流子生命周期,对于转换为电信号来说就丢失了这些载流子。
公知有利用掺杂物质有目的地对材料进行掺杂以减小极化效应的辐射转换器材料。在此掺入的掺杂原子要使晶格中存在的空穴尽可能地完全钝化(passivieren)或得到补偿。但该优化措施通常会同时导致辐射转换器材料的欧姆电阻率的不期望的下降。因此通过借助这样产生的电场施加的用于分离自由载流子的高电压也会有相应高的暗电流或漏电流。这导致信噪比降低。由此使辐射检测器的光谱灵敏度以及由此的低能量X射线量子的可检测性大大降低。
发明内容
因此,要提供一种能满足在人类医学的X射线检查中典型的量子流的速率和光谱分布的直接转换的辐射转换器材料。此外还要提供相应的辐射转换器和辐射检测器。再有还要提供制造这样的辐射转换器材料的方法。
按照本发明的辐射转换器材料包括用于将射线量子直接转换为电荷载流子的半导体材料,该半导体材料包含具有特定的掺杂物质浓度的掺杂物质以及过程控制地产生的空穴,它们的组合使得该半导体材料具有5·107Ω·cm至2·109Ω·cm范围内的欧姆电阻率。
本发明人特别认识到,在这样的量子流下利用直接转换的辐射转换器材料基于所采集的信号的图像再现只有在所采用的半导体材料在极化程度和光谱灵敏度之间达到合适的折衷时才能够在图像质量上达到非常好的结果。由于这样的特性,使得这样的辐射转换器材料也能够很好地适用于多重能量应用,特别是双源系统。
因此,本发明的辐射转换器材料对于极化程度和光谱灵敏度都不是完全优化的。也就是有意地相对于各个优化值的采取半导体材料的较低的光谱灵敏度和较高的极化程度。当半导体材料具有给定值域内的电阻时,可以令人震惊的方式很好实现这种在人类医学领域中的折衷,在此,半导体材料的电阻通过对该半导体材料的一定程度的掺杂以及通过半导体材料中存在的空穴产生。在此,空穴可以在半导体材料的制造或后处理的范围内通过处理有目的地,即以特定的数目和/或以在半导体材料中的特定空间位置来产生。迄今为止在专业领域内普遍的观点是,电阻率小于等于2·109Ω·cm的半导体材料由于较小的光谱分辨率和较高的暗电流原则上不能用于这样的高流量应用。因此公知的半导体材料具有典型地为1·1011Ω·cm的欧姆电阻率。因此本发明的方案有意地相对于在专业领域内占主导地位的偏见。
当半导体材料具有更窄范围内的欧姆电阻、即1·108Ω·cm至1·109Ω·cm范围内的欧姆电阻时,可以达到特别好的信号采集结果。在该电阻范围内极化较小并使与光谱灵敏度相关的信噪比再次显著提高。
半导体材料优选具有对于正电荷载流子大于5·10-5cm2/V的μτ乘积和对于负电荷载流子大于1·10-3cm2/V的μτ乘积。在对于人类医学的X射线检查所需的半导体材料的层厚下,这样的由电荷载流子移动性μ和电荷载流子生命周期τ构成的乘积的绝对值能够保证辐射检测器的足够好的收集质量。在此收集质量被理解为检测到的电荷与通过量子吸收过程产生的自由电荷之间的比例关系。
计数辐射检测器运行的重要前提条件是,原子与产生影响的射线量子的有效相互作用。为此需要较大的核电荷数。在一种优选实施方式中,采用CdTe半导体材料、CdZnTe半导体材料、CdZnTeSe半导体材料或CdMnTeSe半导体材料作为半导体材料。准确地说,采用例如CdxZn1-xTeySe1-y或CdxMn1-xTeySe1-y系统,其中(0≤x≤1,0≤y≤1)。
掺杂物质可以由半导体材料中存在的杂质构成。即在这种情况下利用在半导体材料中不期望存在的基本掺杂。优选在制造过程中有目的地对半导体材料掺以可预先给定的掺杂物质浓度的、选出的掺杂物质。作为掺杂物质优选使用以下组中的元素或元素组合:F、Cl、I、Al、Ga、In、Tl、Os、Ru、Fe。这些元素容易得到并且能够在公知的制造方法中用于掺杂而没有较大的开销。
已经证明,利用基于至少具有掺杂浓度小于5·1017原子/cm3的元素Cl的掺杂物质掺杂的CdTe半导体材料或CdZnTe半导体材料能够非常好地适用于人类医学领域中的高流量应用。
作为非常好的半导体材料同样可以制造利用基于至少具有掺杂物质浓度小于2·1016原子/cm3的元素In的掺杂物质掺杂的CdZnTe半导体材料。
本发明的其它方面涉及包含上述辐射转换器材料的辐射转换器,以及具有这样的辐射转换器的辐射检测器。
按照本发明的用于制造辐射转换器材料的方法具有以下方法步骤,在该方法中利用半导体材料将射线量子直接转换为电荷载流子:
a)对该半导体材料掺以预先给定的掺杂物质浓度的掺杂物质。
b)然后,根据该掺杂物质和/或掺杂物质浓度,通过产生5·107Ω·cm至2·109Ω·cm、优选为1·108Ω·cm至1·109Ω·cm范围内的欧姆电阻率来进行该半导体材料的退火(Temperung)以产生附加的空穴。
因此,在实际的制造过程之后的处理步骤中,通过相应的退火完全有目的地这样设置半导体材料中固有的空穴的浓度和/或分布与掺杂物质的分布和/或掺杂物质浓度的比例,使半导体材料的电阻处于以上给出的电阻范围内。
在此,为了退火优选在时间上相继经历两个温度级别。作为过程参数至少设置该温度级别的一个位置、在温度级别之一上的用于退火的时间窗、周围的大气和/或达到该温度级别之一的温度梯度。
在本发明的一种优选实施方式中,第一温度级别设置在700℃至1050℃之间的温度上,第二温度级别设置在300℃至420℃之间的温度上。这些温度级别对于受控地产生空穴是非常合适的。

在附图中对相同或功能相同的部件使用相同的附图标记。对于在一幅图中重复的元件,如所示出的辐射转换器元件14,为清楚起见分别仅对一个元件标以附图标记。图中所示仅为示意性的并且没有严格的尺寸,图与图之间的尺寸是可变的。
具体实施方式
图1以部分透视图、部分方块图示出计算机断层造影设备形式的射线采集装置15。该计算机断层造影设备15包括用于支撑受检患者的患者支撑台16。此外其还包括未示出的支架和可绕系统轴17旋转支承的拍摄系统18,8。拍摄系统18,8具有X射线管18和按照本发明的直接转换的辐射检测器8,它们彼此相对地对准,使在运行中从X射线管18的焦点19发出的X射线到达辐射检测器8。在此辐射检测器8具有多个在方向上排列的、按照本发明的辐射转换器7,辐射转换器7模块化地构成,并且为了将到达辐射转换器7的如以X射线量子形式的射线量子转换为电信号而具有按行和列排列的辐射转换器元件14。
为了拍摄检查区域的图像,在拍摄系统18,8绕系统轴17旋转时,从多个不同的投影方向采集投影,其中,对于每个投影,辐射检测器8从辐射转换器元件14采集的电信号中提供一个原始数据组。在螺旋扫描的情况下,在拍摄系统18,8旋转时,例如还同时沿系统轴17的方向连续地移动患者支撑台16。因此,在这类扫描中,X射线管18和辐射检测器8围绕患者在螺旋轨迹20上运动。将以这种方式产生的原始数据在序列器中排序,然后传送给图像计算机21。图像计算机21包括再现单元22,其根据本领域技术人员公知的方法从原始数据中再现出例如患者的截面图像形式的图像数据。将这样产生的图像数据存储在存储器23中,并且可以显示在与图像计算机21连接的显示单元24(如视频监视器)上。
图2以侧视图示出本发明的辐射转换器7,其包括使得能够将入射的X射线量子2直接转换为自由电荷载流子3的辐射转换器材料1。在辐射转换器材料1的层(以下也称为转换器层)的第一面25上设置了多个像素电极27。像素电极27的分别针对一个辐射转换器7优化的数目除其它之外取决于各所期望的位置分辨率、电荷载流子的分离效率,当然也取决于辐射转换器7的所期望的大小本身。在转换器层的与该第一面25相对的第二面26上设置了反向电极28。在所示出的例子中,反向电极28构成为平面电极。但反向电极28也可以像素化地、条形地和/或栅格状地构成。
还可以考虑平面电极28和像素电极27的其它设置方式。这些电极例如可以在转换器层中平行于射线入射方向29延伸,或者在垂直于转换器层的第一面和第二面的平面内延伸。
入射的X射线量子的一部分通过与半导体材料4的多级物理变化过程产生电子-空穴对形式的自由电荷载流子3。通过施加在两个电极27、28上的电压产生电场30,在该电场中自由电荷载流子3被分离。在本例中,像素电极27为正,而反向电极28为负。相应地,自由电子朝向像素电极27加速并在那里形成转换为电信号的电流。
迄今公知的辐射转换器材料1基本上总是仅就一个单独的标准进行优化。在此或者尝试使极化的程度最小,或者尝试使光谱灵敏度最大。由于在标准之间存在冲突,因此对于一个标准的优化总会给其它标准带来负担。因此,既能够就极化的程度也能够就光谱灵敏度进行优化的辐射转换器材料1的原则上实现是不可能的。在本发明的方法中,现在在这些标准之间找到了折衷,能够就到达的量子事件的流速及光谱分布尽可能好地考虑在人类医学检查中量子流存在的特征,从而使所采集的信号非常好地适用于图像的再现。
具体地说,按照本发明的辐射转换器材料1包括包含具有预先给定的掺杂物质浓度的掺杂物质5以及由于处理而产生的空穴6的半导体材料4。在此,将掺杂物质5的浓度和空穴6之间的比例选择为,使半导体材料具有5·107Ω·cm至2·109Ω·cm范围内的欧姆电阻率,或者更好具有1·108Ω·cm至1·109Ω·cm范围内的欧姆电阻。此外,为了实现辐射检测器8的足够好的收集质量,半导体材料4具有对于正电荷载流子大于5·10-5cm2/V和对于负电荷载流子大于1·10-3cm2/V的μτ乘积。这通过使用CdTe半导体材料作为半导体材料4来实现。掺入半导体材料4中的掺杂物质5具有掺杂物质浓度小于5·1017原子/cm3的元素Cl。通过使用CdZnTe半导体材料也能得到相应好的结果。
利用CdZnTe半导体材料和具有掺杂物质浓度小于2·1016原子/cm3的元素In的掺杂物质5可以得到同样好的结果。
但还可以考虑基于CdZnTe的半导体材料、基于CdZnTeSe的半导体材料或基于CdMnTeSe的半导体材料作为其他半导体材料4。此外,除了Cl和In,对于掺杂物质5还可以使用以下元素本身或组合:F、I、Al、Ga、Tl、Os、Ru、Fe。但也可以用存在于半导体材料中的杂质形成表现为背景掺杂的掺杂物质5。
借助退火有目的地设置存在于辐射转换器材料1中的、用于实现所追求的欧姆电阻和所追求的μτ乘积的空穴6的浓度。图3示出这样的后处理的温度变化31。在此,通过在时间上经历两个温度级别来根据掺杂物质5和/或掺杂物质浓度实施半导体材料4的退火。在该实施例中,第一温度级别9设置在700℃至1050℃之间的温度上,第二温度级别10设置在300℃至420℃之间的温度上。
在此,作为过程参数至少设置温度级别9、10的位置11、在该温度级别9、10上的用于退火的时间窗12、周围的大气以及达到该温度级别9、10之一的温度梯度13。
以下可以看到本发明的优点:
a)达到在一方面将最大可检测通量提高到至少5·108光子/mm2*秒,最好大于1·109光子/mm2*秒,更好的是大于2·109光子/mm2*秒,和另一方面更好的检测器响应和衰减特性、即在对脉冲计数时更短的上升和下降时间或X射线或伽马射线测量的更好的时间分辨率之间的良好折衷,
b)半导体材料易得,
c)使用标准的生长技术(如Bridgman、THM、气相淀积),
d)易实施的后处理,
e)用于后处理的设备和测试方法是半导体工业中的标准,因此容易得到并有价格优势,
f)可以根据检测器的厚度采用欧姆和肖特基接触(Schottky-Kontakt),以及
g)半导体检测器的水平可排列性使得能够实现近乎任意大的检测器面。

本发明涉及一种辐射转换器材料1,其具有用于将射线量子2直接转换为电荷载流子3的半导体材料4,该半导体材料4这样包含具有预先给定的掺杂物质浓度的掺杂物质5以及由于处理而产生的空穴6,使得该半导体材料4具有5·107Ω·cm至2·109Ω·cm范围内的欧姆电阻率。这样的辐射转换器材料1能够很好地满足尤其是在人类医学应用中关于现有的射线量子2的高流速和光谱分布的要求。此外本发明还涉及一种辐射转换器7和一种辐射检测器8,以及这样的辐射转换器材料1的应用和制造方法。
Claims (16)
1.一种辐射转换器材料(1),包括用于将射线量子(2)直接转换为电荷载流子(3)的半导体材料(4),该半导体材料(4)包含掺杂物质(5)以及由于处理而产生的固有的空穴(6),设置所述固有的空穴的浓度和/或分布与掺杂物质的浓度和/或分布的比例,使得该半导体材料(4)具有1·108Ω·cm至1·109Ω·cm范围内的欧姆电阻率。
2.根据权利要求1所述的辐射转换器材料(1),其中,所述半导体材料具有对于正电荷载流子大于5·10-5cm2/V和对于负电荷载流子大于1·10-3cm2/V的μτ乘积。
3.根据权利要求1或2所述的辐射转换器材料(1),其中,所述半导体材料(4)是CdTe半导体材料、CdZnTe半导体材料、CdZnTeSe半导体材料或CdMnTeSe半导体材料。
4.根据权利要求1至3中任一项所述的辐射转换器材料(1),其中,所述掺杂物质(5)包括以下组中的元素或元素组合:F、Cl、I、Al、Ga、In、Tl、Os、Ru、Fe。
5.根据权利要求1至4中任一项所述的辐射转换器材料(1),其中,所述半导体材料(4)是CdTe半导体材料或CdZnTe半导体材料,所述掺杂物质(5)至少具有掺杂物质浓度小于5·1017原子/cm3的元素Cl。
6.根据权利要求1至4中任一项所述的辐射转换器材料(1),其中,所述半导体材料(4)是CdZnTe半导体材料,所述掺杂物质(5)至少具有掺杂物质浓度小于2·1016原子/cm3的元素In。
7.一种用于计算机断层造影系统的辐射转换器(7),具有根据权利要求1至6之一所述的辐射转换器材料(1)。
8.一种用于计算机断层造影系统的辐射检测器(8),具有根据权利要求7所述的辐射转换器(7)。
9.一种根据权利要求1至6之一所述的辐射转换器材料(1)的应用,用于制造用于计算机断层造影系统的辐射转换器(7)。
10.一种用于制造辐射转换器材料(1)的方法,在该方法中,利用半导体材料(4)将射线量子(2)直接转换为电荷载流子(3),其中,
a)对该半导体材料(4)以预先给出的掺杂物质浓度掺以掺杂物质(5),然后
b)根据该掺杂物质(5)和/或掺杂物质浓度,如下地进行该半导体材料(4)的退火,以产生附加的固有的空穴(6):使得产生在5·107Ω·cm至2·109Ω·cm之间的范围内的欧姆电阻率,优选在1·108Ω·cm至1·109Ω·cm之间。
11.根据权利要求10所述的方法,其中,所述退火进行为,使得实现对于正电荷载流子大于5·10-5cm2/V和对于负电荷载流子大于1·10-3cm2/V的μτ乘积。
12.根据权利要求10或11所述的方法,其中,作为半导体材料(4)使用CdTe、CdZnTe、CdZnTeSe或CdMnTeSe半导体材料并且对于所述掺杂物质(5)使用以下组中的元素或元素组合:F、Cl、I、Al、Ga、In、Tl、Os、Ru、Fe。
13.根据权利要求12所述的方法,其中,作为半导体材料(4),使用CdTe或CdZnTe半导体材料,并且对所述掺杂物质(5)至少使用掺杂物质浓度小于5·1017原子/cm3的元素Cl。
14.根据权利要求13所述的方法,其中,作为半导体材料(4)使用CdZnTe半导体材料并且对所述掺杂物质(5)至少使用掺杂物质浓度小于2·1016原子/cm3的元素In。
15.根据权利要求10至14之一所述的方法,其中,为了退火在时间上经历两个温度级别(9,10),其中,作为过程参数至少设置温度级别(9,10)之一的位置(11)、在温度级别(9,10)之一上的用于退火的时间窗(12)和/或对于达到温度级别(9,10)之一的温度梯度(13)。
16.根据权利要求15所述的方法,其中,第一温度级别(9)设置在700℃至1050℃之间的温度,第二温度级别(10)设置在300℃至420℃之间的温度。
