Abstract
一种制作InSb红外探测器的材料结构及制备方法,其中所述制作InSb红外探测器的材料结构,其包括:一衬底;一复合缓冲层,其生长在衬底上;一n型InSb重掺杂层,其生长在缓冲层上;一InSb本征吸收层,其生长在n型InSb重掺杂层上;一p型InSb轻掺杂层,其生长在InSb本征吸收层上;一p型AlInSb势垒层,其生长在p型InSb轻掺杂层上;一p型InSb重掺杂层,其生长在p型AlInSb势垒层上。本发明是通过加入势垒层来阻挡电子的移动,降低了InSb红外探测器的在反偏电压下的暗电流和工作时的噪声电流,提高了InSb红外探测器的探测率和最高工作温度,为室温下工作的InSb红外探测器提供了基础。
Description
技术领域
本发明涉及半导体技术领域,具体涉及一种制作InSb红外探测器的材料结构及制备方法。
背景技术
红外探测器材料主要包括,碲镉汞(TeCrHg),锑化铟(InSb)等体材料红外探测器,以及量子点,量子阱,超晶格等二维结构材料红外探测器,其中在中红外波段,碲镉汞(TeCrHg)的探测率是最高的,所以目前应用广泛。但是,碲镉汞(TeCrHg)材料没有合适的衬底,并且Hg元素在生长过程中中易扩散,因此制备高质量的碲镉汞(TeCrHg)材料比较困难,这些因素导致在制造大面积焦平面红外探测器的时候成品率较低,成本较高,同时碲镉汞(TeCrHg)红外探测器的工作温度较低,需要相应制冷设备来提供工作环境,这就促使人们不断需找可以替换的新材料。
锑化铟(InSb)材料作为III/V族化合物半导体材料,禁带宽度为0.17eV,使得它在中红外探测器领域能够有所应用。相比于TeCrHg材料,InSb材料制备的红外探测器具有更好的力学性能,更高的工作温度,更广泛的衬底材料,更方便的生产过程。目前大部分的InSb红外探测器材料都是采用PIN的结构,这种结构的暗电流会比较大,会降低器件的工作温度,因此InSb材料制造红外探测器研究的主要集中在如何减少暗电流,降低噪声,提高工作温度等方面。
发明内容
鉴于上述技术问题,本发明提供了一种制作InSb红外探测器的材料结构及制备方法,此结构及方法通过加入势垒层来阻挡电子的移动,降低了InSb红外探测器的在反偏电压下的暗电流和工作时的噪声电流,提高了InSb红外探测器的探测率和最高工作温度,为室温下工作的InSb红外探测器提供了基础。
本发明提供一种制作InSb红外探测器的材料结构,其包括:
一衬底;
一复合缓冲层,其生长在衬底上;
一n型InSb重掺杂层,其生长在缓冲层上;
一InSb本征吸收层,其生长在n型InSb重掺杂层上;
一p型InSb轻掺杂层,其生长在InSb本征吸收层上;
一p型AlInSb势垒层,其生长在p型InSb轻掺杂层上;
一p型InSb重掺杂层,其生长在p型AlInSb势垒层上。
本发明还提供一种InSb红外探测器材料结构的制备方法,包括以下步骤:
步骤1:在衬底上采用MBE的方法生长复合缓冲层;
步骤2:在复合缓冲层上采用MBE的方法生长n型InSb重掺杂层;
步骤3:在n型InSb重掺杂层上采用MBE的方法生长InSb本征吸收层;
步骤4:在InSb本征吸收层上采用MBE的方法生长p型InSb轻掺杂层;
步骤5:在p型InSb轻掺杂层上采用MBE的方法生长p型AlInSb势垒层;
步骤6:在p型AlInSb势垒层上采用MBE的方法生长p型InSb重掺杂层,完成制备。
本发明的有益效果是,其是通过加入势垒层来阻挡电子的移动,降低了InSb红外探测器的在反偏电压下的暗电流和工作时的噪声电流,提高了InSb红外探测器的探测率和最高工作温度,为室温下工作的InSb红外探测器提供了基础。

具体实施方式
请参阅图1及图2所示,本发明提供一种制作InSb红外探测器的材料结构,其包括:
一衬底10,所述衬底10的材料是半绝缘的(001)晶向的GaAs单晶衬底;
半绝缘的衬底可以有效减少底部漏电流,对红外探测器是及其重要的,而且GaAs单晶衬底力学性能很好,价格便宜,可以降低红外探测器的成本;
一复合缓冲层20,其生长在衬底10上,该复合缓冲层20包括:
一GaAs缓冲层21,厚度为200nm,该层可以有效减少衬底(10)表面的缺陷对外延材料质量的影响;
一AlSb缓冲层22,厚度为300nm,生长在GaAs缓冲层21上,该层有着较高的电阻率,可以大大降低器件的漏电流,同时在GaAs和AlSb的界面处可以限制穿通位错向外延层的延伸,减少位错密度;
一AlInSb缓冲层23,厚度为1000nm,Al组分的摩尔含量为0.1,其生长在AlSb缓冲层22上,该层可以进一步释放晶格失配引起的应力,将大部分穿通位错和层错都限制在该层中,提高InSb外延薄膜的质量;
一n型InSb重掺杂层30,其生长在缓冲层20上,所述n型InSb重掺杂层30的掺杂浓度是2-4×1018cm-3,厚度为1000nm,掺杂剂是Te,该层主要是作为电荷传导层与金属电极形成较好的欧姆接触,减少接触电阻,提高红外探测器的探测率;
一InSb本征吸收层40,其生长在n型InSb重掺杂层30上,所述InSb本征吸收层40是非故意掺杂的InSb薄膜,厚度为1000nm,该层主要是用来吸收红外辐射,产生光生载流子,在外电压的作用下获得信号;
一p型InSb轻掺杂层50,其生长在InSb本征吸收层40上,所述p型InSb轻掺杂层50的掺杂浓度是2-4×1018cm-3,厚度为500nm,掺杂剂是Be,该层主要是作为重掺杂层和吸收层之间的过渡区域,有效防止掺杂源扩散到本征吸收区,有利于提高探测率;
一p型AlInSb势垒层60,生长在p型InSb轻掺杂层50上,所述p型AlInSb势垒层60的Al摩尔组分是0.17-0.20,掺杂浓度是2-4×1018cm-3,厚度为15nm-25nm,掺杂剂是Be,该层主要作用是提高导带的势垒,抑制InSb表面漏电流以及俄歇复合产生的漏电流,有效减少了暗电流和噪声,提高了探测器的探测率和工作温度;
一p型InSb重掺杂层70,生长在p型AlInSb势垒层60上,所述p型InSb重掺杂层70的掺杂浓度是2-4×1018cm-3,厚度为500nm,掺杂剂是Be,该层主要是作为电荷传导层与金属电极形成较好的欧姆接触,减少接触电阻,提高红外探测器的探测率。。
分子束外延是一种新的晶体生长技术,简称为MBE。其方法是将半导体衬底和装有不同元素的半导体单晶物质喷射炉放置在超高真空的生长腔体中,由分别加热到相应温度的各元素喷射出的分子流能在上述衬底上生长出极薄(可至单原子层)的单晶薄膜。该方法生长温度较低,能严格控制外延层的层厚、组分和掺杂浓度,可以生长出质量较好的外延材料。
请参阅图3,并结合参阅图1和图2所示,本发明还提供一种InSb红外探测器材料结构的制备方法,包括以下步骤:
步骤1:在衬底10上采用MBE的方法生长复合缓冲层20,所述衬底10的材料是半绝缘的(001)晶向的GaAs单晶衬底,该缓冲层20包括:
一GaAs缓冲层21,厚度为200nm;
一AlSb缓冲层22,厚度为300nm,生长在GaAs缓冲层21上;
一AlInSb缓冲层23,厚度为1000nm,Al组分的摩尔含量为0.1,其生长在AlSb缓冲层22上;
步骤2:在复合缓冲层20上采用MBE的方法生长n型InSb重掺杂层30,所述n型InSb重掺杂层30的掺杂浓度是2-4×1018cm-3,厚度为1000nm,掺杂剂是Te;
步骤3:在n型InSb重掺杂层30上采用MBE的方法生长InSb本征吸收层40,所述InSb本征吸收层40是非故意掺杂的InSb薄膜,厚度为1000nm;
步骤4:在InSb本征吸收层40上采用MBE的方法生长p型InSb轻掺杂层50,所述p型InSb轻掺杂层50的掺杂浓度是2-4×1018cm-3,厚度为500nm,掺杂剂是Be;
步骤5:在p型InSb轻掺杂层50上采用MBE的方法生长p型AlInSb势垒层60,所述p型AlInSb势垒层60的Al摩尔组分是0.17-0.20,掺杂浓度是2-4×1018cm-3,厚度为15nm-25nm,掺杂剂是Be;
步骤6:在p型AlInSb势垒层60上采用MBE的方法生长p型InSb重掺杂层70,所述p型InSb重掺杂层70的掺杂浓度是2-4×1018cm-3,厚度为500nm,掺杂剂是Be吗,完成制备。
本发明具有以下特点和优势:
本发明设计了一种InSb红外探测器结构并提供其制造方法,这种结构采用半绝缘的GaAs衬底来减少器件的成本,并且通过很薄的GaAs缓冲层来减少因衬底表面的缺陷而引起的穿通位错,利用高阻的AlSb缓冲层减少器件的底部漏电流,利用InAlSb缓冲层减少了穿通位错,获得了晶体质量比较好的InSb本征吸收层,提高了载流子寿命,而采用AlInSb三元合金作为接触层与过渡层之间的势垒,能够有效的阻止InSb表面电子形成的漏电流,从而有效地降低的了InSb红外探测器暗电流,提高了器件的探测率和工作温度

1.一种制作InSb红外探测器的材料结构,其包括:
一衬底;
一复合缓冲层,其生长在衬底上;
一n型InSb重掺杂层,其生长在缓冲层上;
一InSb本征吸收层,其生长在n型InSb重掺杂层上;
一p型InSb轻掺杂层,其生长在InSb本征吸收层上;
一p型AlInSb势垒层,其生长在p型InSb轻掺杂层上;
一p型InSb重掺杂层,其生长在p型AlInSb势垒层上。
2.如权利要求1所述的制作InSb红外探测器的材料结构,其中衬底的材料是半绝缘的(001)晶向的GaAs单晶衬底;所述n型InSb重掺杂层的掺杂浓度是2-4×1018cm-3,厚度为1000nm,掺杂剂是Te,所述InSb本征吸收层是非故意掺杂的InSb薄膜,厚度为1000nm。
3.如权利要求1所述的制作InSb红外探测器的材料结构,其复合缓冲层包括:
一GaAs缓冲层,厚度为200nm;
一AlSh缓冲层,厚度为300nm,其生长在GaAs缓冲层上;
一AlInSb缓冲层,厚度为1000nm,Al组分的摩尔含量为0.1,其生长在AlSh缓冲层上。
4.如权利要求1所述的制作InSb红外探测器的材料结构,其中p型InSb轻掺杂层的掺杂浓度是2-4×1016cm-3,厚度为500nm,掺杂剂是Be;所述p型AlInSb势垒层的Al摩尔组分是0.17-0.20,掺杂浓度是2-4×1018cm-3,厚度为15nm-25nm,掺杂剂是Be。
5.如权利要求1所述的制作InSb红外探测器的材料结构,其p型InSb重掺杂层的掺杂浓度是2-4×1018cm-3,厚度为500nm,掺杂剂是Be。
6.一种InSb红外探测器材料结构的制备方法,包括以下步骤:
步骤1:在衬底上采用MBE的方法生长复合缓冲层;
步骤2:在复合缓冲层上采用MBE的方法生长n型InSb重掺杂层;
步骤3:在n型InSb重掺杂层上采用MBE的方法生长InSb本征吸收层;
步骤4:在InSb本征吸收层上采用MBE的方法生长p型InSb轻掺杂层;
步骤5:在p型InSb轻掺杂层上采用MBE的方法生长p型AlInSb势垒层;
步骤6:在p型AlInSb势垒层上采用MBE的方法生长p型InSb重掺杂层,完成制备。
7.如权利要求6所述的InSb红外探测器材料结构的制备方法,其中衬底的材料是半绝缘的(001)晶向的GaAs单晶衬底;所述n型InSb重掺杂层的掺杂浓度是2-4×1018cm-3,厚度为1000nm,掺杂剂是Te;所述InSb本征吸收层是非故意掺杂的InSb薄膜,厚度为1000nm。
8.如权利要求6所述的InSb红外探测器材料结构的制备方法,其复合缓冲层包括:
一GaAs缓冲层,厚度为200nm;
一AlSh缓冲层,厚度为300nm,其生长在GaAs缓冲层上;
一AlInSb缓冲层,厚度为1000nm,Al组分的摩尔含量为0.1,其生长在AlSh缓冲层上。
