技术领域
本申请涉及随后进行高温工艺的碳层的沉积、对应的装置和具有这种碳层的器件。
背景技术
碳层,特别是所谓的金刚石状碳层或膜,具有良好的特性,这使得期望例如在半导体器件(例如硅基器件)的制造工艺中使用这种层。
在一些应用中,希望利用其它层涂覆或包封这样的碳层,为此可能希望采用需要相对高温的炉工艺。然而,对于许多常规沉积的碳膜而言,例如对于氢化碳膜而言,这样的高温处理可能导致碳层的较大收缩或甚至碳层与衬底的层离,这是不期望的。其它常规沉积的碳层可能耐受这样的高温工艺,但可能具有低生长速率,因而例如在需要高生长速率的情况下限制它们的适用性。
发明内容
根据本公开的一个方面,提供一种方法,包括:使用等离子体增强化学气相沉积(PECVD)在衬底上沉积具有氢含量的碳层,所述氢含量使得在低于700℃的温度对所述碳层进行任意热处理1小时或1小时以下时所述碳层的收缩低于10%;以及在至少400℃的温度执行所述碳层的处理。
根据本公开的另一方面,提供一种方法,包括:使用等离子体增强化学气相沉积(PECVD)工艺沉积碳层;以及在至少500℃的温度在所述碳层上沉积另一层,其中在沉积所述另一层期间所述碳层的收缩小于10%。
根据本公开的另一方面,提供一种装置,包括等离子体增强化学气相沉积(PECVD)设备,所述等离子体增强化学气相沉积设备被配置成在衬底上沉积具有氢含量的碳层,所述氢含量使得在低于700℃的温度对所述碳层进行任意热处理1小时或1小时以下时所述碳层的收缩低于10%。
根据本公开的又一方面,提供一种器件,包括:衬底;以及等离子体增强化学气相沉积所沉积的具有氢含量的碳层,所述氢含量使得在低于700℃的温度对所述碳层进行任意热处理1小时或1小时以下时所述碳层的收缩低于10%。

具体实施方式
各种实施例涉及碳层在衬底上的沉积。衬底可以是预处理过的衬底,例如,其中已经形成半导体器件或部分形成半导体器件的半导体衬底,和/或碳层沉积可以是用以制造半导体器件的衬底整体处理的一部分。在一些实施例中,使用等离子增强化学气相沉积(PECVD)工艺来沉积碳层。在一个或多个实施例中,处理条件使得:经由添加稀释气体和/或引入增加的沉积功率,碳层具有减少的氢含量。在一些实施例中,通过使用稀释工艺可以察看到这种膜的改进的温度稳定性。在各种实施例中,制造具有增加的温度稳定性的碳层,其在700℃或更低温度退火1小时之后呈现小于10%的收缩,或者在800℃或更低温度退火2小时之后呈现小于5%的收缩。在一些实施例中,例如利用稀释气体稀释用于碳沉积的前驱气体,并且调整类似沉积温度、等离子体生成器功率或沉积压力之类的其它处理条件以获得当在高温处理中(例如在500℃或500℃以上或者甚至在700℃或700℃以上的温度)被处理时呈现相对低收缩的碳层,例如小于10%的收缩,例如约5%或更小。这样的低收缩减少了各种实施例中碳层层离的问题。
在一些实施例中,这样的高温处理可以包括碳层的热处理和/或其它层在碳层上的沉积,该其它层类似氮化物层、氮氧化物层、氧化物层(特别是沉积的氧化物层)、非晶硅层或多晶硅层。一些实施例涉及通过具有增加的密度的PECVD沉积碳层。
现在参见附图,在图1中,示出了根据一个实施例的处理装置。图1的处理装置示出为包括等离子体增强化学气相沉积(PECVD)碳沉积设备10和高温处理设备11,例如批处理炉。图1的处理装置可以是较大型处理装置的一部分,该较大型处理装置包括在PECVD碳沉积站10的上游和/或在高温处理站11的下游的其它站。换言之,在进入PECVD碳沉积设备10之前,衬底可以是已经被处理过的,和/或在离开高温处理设备11之后,衬底可以被进一步处理。而且,在一些实施例中,可以在站10和11之间提供一个或多个其它设备。术语“装置”并不暗示着装置内包括的各种设备之间的任何空间关系。具体地,不同设备也可以彼此远离地定位,例如定位在不同房间或房间的不同部分中,其中提供用以将衬底从一个设备传递到下一设备的机构。此外,在一些实施例中,可以将单个设备划分成若干个设备。这若干个设备可以紧密地定位在一起或者彼此远离地定位。
在PECVD碳沉积器件10中,借助于等离子体增强化学气相沉积的方式沉积碳层。稍后将结合图2详细地说明这种等离子体增强化学气相沉积的示例。
在一些实施例中,可以通过PECVD沉积具有高热稳定性的快速生长和/或耐久(durable)的碳基层。这样的实施例可以使用下列特征中的一个或多个或者这样特征的组合。然而,其它实施例可以包括其它特征和/或备选特征。
1.可以向在PEVCD工艺中用作前驱气体的碳氢气体添加稀释气体(例如氮气(N2)、氦气(He)、氩气(Ar)等);
2.可以在升高的沉积温度(≤900℃)执行碳层沉积;
3.可以在PECVD工艺中高等离子体生成器功率下的强离子轰击中执行碳层沉积;
4.可以在低沉积压力下执行碳层沉积;以及
5.在碳层沉积之后,可以执行例如在批处理炉中的后退火。
在一些实施例中,沉积的碳层在高温下呈现低收缩。在一些实施例中,这可以通过提供具有减少的氢含量的碳层来实现。在一些实施例中,与常规PECVD沉积的碳层相比,在沉积之后具有高密度的沉积的碳层在抗湿性上也可以更稳定。通过如下事实可以察看到该稳定性:由于水分子的吸收导致的内在层应力的变化小,例如小于典型的测量仪器的测量准确度,即,基本上应力保持恒定。
在碳沉积设备10中沉积碳层之后,将例如像硅衬底那样的半导体衬底的衬底传送到高温处理设备11,该衬底如提及的那样可以被预处理。在高温处理设备11中,例如可以执行例如在500℃和1000℃之间的温度和/或低压化学气相沉积(LPCVD)工艺下对具有碳层的衬底的热处理,例如用于利用通过LPCVD炉处理沉积的其它层来涂覆或包封碳层,该其它层如氮化物层、氮氧化物层或氧化物层。
在图2中,示意性地示出了PECVD装置的示意图。下面参照图2描述的PECVD装置例如可以用于图1的碳沉积设备10中,但在其它实施例中也可以用于沉积碳层。
PECVD装置包括处理反应室20,图2中以截面示出了处理反应室20。经由气体入口210可以向处理反应室20供给气体。前驱气体储存库21和稀释气体储存库22耦合到气体入口210以分别供给前驱气体和稀释气体,该前驱气体即包含将沉积在衬底26上的碳的气体。经由控制器29可以调整供给到处理反应室20的前驱气体的量和稀释气体的量,其中在一些实施例中这两个量可以单独调整。
作为前驱气体,例如可以使用碳氢化合物CxHy,例如乙炔(C2H2)、丙烯(C3H6)、丙炔(C3H4)、丙烷(C3H8)或其它碳氢化合物。
作为稀释气体,例如可以使用氩气(Ar)、氦气(He)、其它惰性气体、氮气(N2)或其混合物。
处理反应室20进一步包括气体出口211,该气体出口211与泵23耦合以将气体从处理反应室20去除。为了调整处理反应室20中的压力,例如可以调整提供在泵23与处理反应室20之间的所谓的节流阀(未示出)。通过控制器29可以控制泵23和/或像与泵和气体出口211相关联的上述节流阀,以在处理反应室20内得到期望的压力。
应注意,尽管在图2中示出了单个气体入口210和单个气体出口211,但也可以提供多于一个的气体入口和/或多于一个的气体出口。例如,在一些实施例中,前驱气体源21和稀释气体源22可以与单独的气体入口耦合。
此外,处理反应室20包括两个板状电极24、25,这两个电极彼此并行并且可以经由通过控制器29控制的射频源(RF源)28供电。衬底26放置在电极25上,使得衬底26可以被相应地供电。此外,提供加热器27(例如电阻加热元件)以将衬底26加热到期望温度。也可以通过控制器29控制加热器27。
通过经由RF源28施加适当功率,生成等离子体,而这继而导致在衬底26上沉积期望的层。图2所示的通用设置对应于常规PECVD设备,并且因此将不进行进一步描述。多种变型都是可能的。例如,电极24可以具有孔,使得来自气体入口210的气体可以直接流过电极24。
已经证实,通过相应地选择沉积碳层期间的处理条件,可以产生适于经历随后例如在500℃或500℃以上的温度的高温处理步骤的层,其中具有例如低于10%或低于5%的少量收缩,这使得它们与先前传统的碳层相比很少出现类似层离、微空隙和/或纳米空隙的形成、和/或吸湿性之类的问题。这对于旨在保留于将制造的器件中的碳层而言特别重要(与类似牺牲层的层相比而言,该牺牲层稍后在器件的处理和制造期间被再次去除)。具体地,在一些实施例中,可以在类似图2的PECVD装置中沉积具有高热稳定性的快速生长和持久的碳膜:
-向用作前驱气体的碳氢气体添加例如He、Ar或N2之类的稀释气体。例如,前驱气体的流速可以在约100sccm和10000sccm之间的范围中,例如约750sccm,但也可以适用其它值。稀释气体例如氮气可以以在约100sccm和约30000sccm之间的流速供给,例如在6000sccm和约10000sccm之间,例如7500sccm的量级。例如,稀释气体的流速与前驱气体的流速之比可以在100:1和1:1之间,例如在15:1和1:1之间的范围内。
-在升高的沉积温度,例如在约200℃和900℃之间,例如在200℃和700℃之间。
-在高等离子体生成器功率,例如在约100W和约10000W之间例如1000W,具有例如在5MHz和50MHz之间的频率,和/或
-在低沉积压力,例如在100Pa和1500Pa之间。
在一些实施例中,可以仅使用上述特征中的一些或一个,例如仅使用稀释气体。在一些实施例中从上述列表中添加其他特征可以改善结果。
上述数值仅作为示例,所以在其它实施例中也可以使用其它值。该数值例如可以强烈地依赖于所使用的沉积设备(例如PECVD设备)和所使用的衬底的直径。所使用的值也可以依赖于环境,如PECVD应用。
在一些实施例中,所得碳层可以具有减少的氢含量。例如在后续高温工艺期间,碳层的收缩和/或层离取决于碳层的氢含量,较低氢含量在许多情况下对应于减少的收缩和/或减少的层离风险。实践中,由于层内不同的键合状态和分析错误,难以确定氢含量的绝对原子量。因而,在一些实施例中,氢含量和层密度评估的适当方法是在依据氢含量和膜密度的热处理之后测量层收缩。在一些实施例中,在700℃或700℃以下的温度进行热处理1小时或1小时以下之后,碳层呈现小于10%的收缩,或者在800℃或800℃以下的温度进行热处理2小时或2小时以下之后,碳层呈现小于5%的收缩。应注意,以此方式,可以将特定热处理下的收缩用作如氢含量和/或层密度之类的膜特性的间接测量。因此,将碳层限定为例如在700℃或700℃以下的温度下进行热处理1小时或1小时以下之后呈现小于10%的收缩,并不意味着实际执行在700℃或700℃以下的热处理,而是仅限定如果执行这样的热处理则该收缩将为10%或小于10%。
在图3中,示出了表示根据一个实施例的方法的流程图。例如可以使用图1的装置或图2的装置来实施图3的方法,但也可以使用其它设备实施。
在30处,借助于等离子体增强化学气相沉积,在衬底上沉积上述的具有减少的氢含量(即带来减小的收缩)的碳层,该碳层形成将在衬底上形成的器件的一部分。“器件的一部分”是指在后续处理期间并不完全去除碳层(但它可以被结构化等)。例如,可以使用上面参照图2描述的处理参数来沉积碳层。
在31处,随后对其上沉积有碳层的衬底执行高温处理。该高温处理例如可以包括:通过在高温时在碳层上沉积另一层来执行高温处理或碳层的包封。在这种情况下,高温是指例如在400℃和900℃之间的温度,例如在500℃和800℃之间。在一些实施例中,该高温处理的热预算高于碳层的沉积温度。下面将结合图4进一步说明这种高温处理的各种可能性。通过利用如上说书对应的适当处理参数沉积碳层,相对于常规解决方案而言,可以将高温处理期间碳层的收缩减小到例如10%或10%以下或者5%或5%以下,这就减少了由于收缩导致的碳层的层离或其它问题。以此方式,在一些实施例中,可以在器件制造工艺中集成碳层。
接着,将参照图4论述40处碳层沉积之后衬底的高温处理的各种可能性。可以如先前结合图1至图3描述的那样执行40处碳层的沉积。
在一些实施例中,如41所指示的那样,例如可以在碳层的沉积之后立即执行碳层的包封。关于这点,在本申请的上下文中,“碳层的包封”基本可与“在碳层上沉积另一层”互换使用,因而该另一层用于包封或覆盖碳层。
在一些实施例中,使用低压化学气相沉积(LPCVD)执行包封。例如,可以沉积如氮化硅之类的氮化物、如氧化硅之类的氧化物或氮氧化物。该沉积期间的温度可以在500℃和900℃之间,例如在600℃和800℃之间。所沉积的氮化物或氮氧化物层可以具有10nm和400nm之间的厚度,例如在10nm和200nm之间。所沉积的氧化物层可以具有10nm和2μm之间的厚度,例如在10nm和500nm之间。在其它一些实施例中,可以沉积非晶硅层(a-Si)或多晶硅层(poly-Si)。硅层沉积的典型温度可以在500℃到700℃的范围内,例如520℃到630℃,并且层厚度可以在数nm到数百nm的量级之间。
在其它一些实施例中,在43的LPCVD包封之前,可以沉积中间层,例如用于改善后续LPCVD沉积层的粘附的层。例如在43处可以沉积具有一些纳米厚度的非晶硅层。随后,在44处可以使用例如原硅酸四乙酯(TEOS)作为前驱气体来沉积氧化硅,由此可以沉积包封层。然而,也可以沉积如关于42提及的其它层。44处的包封例如可以在500℃和800℃之间的温度下执行,例如在600℃和700℃之间。
在其它一些实施例中,作为执行包封的代替,例如在碳层的沉积之后在45处立即执行碳层的热处理。这样的热处理可以在500℃和1000℃之间的温度的炉中执行,例如在大约800℃处。在热处理期间,可以供给惰性气体,例如氮气(N2)。
在该热处理之后,稍后在46,可以利用例如已经关于例如42说明的氮化物、沉积的氧化物、氮氧化物、非晶硅或多晶硅,来执行LPCVD包封。
应注意,参照图4给出的各种可能性并不应视为穷举式的,而是也可以在碳层的沉积之后执行其它种类的高温处理。此外,参照图4给出的数值仅用作示例,例如其它温度、其它材料或其它层厚度的其它值也是可以的。
接着,参照图5A和图5B,示出了根据一个实施例制造的层和器件的截面图。图5C和图5D示出了比较示例。
图5A示出了在参照图2说明的带来低氢含量的处理条件下在硅衬底上沉积的PECVD碳层51的截面电子显微镜视图。在这种条件下沉积的碳层可以具有高密度。如图5A的情况中那样,碳层51的厚度测量为2.016μm。
图5B示出了在高温LPCVD炉工艺中沉积了氮化物层52之后的图5A的结构。在该高温工艺之后,碳层51的厚度测量为1.905μm,这对应于约5%的收缩。
在图5B和图5C的比较示例中,使用常规PECVD参数在硅衬底53上沉积了碳层54,这带来约30%到50%的比较高的氢含量。如图5C所示那样沉积的碳层的厚度测量为2.163μm。
类似于图5B,在碳层54的顶部上沉积了LPCVD氮化物层55。在这种情况下,这导致碳层54收缩到1.687μm,这对应于约25%的收缩。如插图56所示,这样的大收缩导致层的部分层离。
上述截面电子显微镜图像仅用于进一步图示实施例,并且取决于应用,可以使用其它层厚度,和/或可以在除了硅衬底外的其它衬底或已经处理过的衬底上沉积碳层。
Claims (24)
1.一种方法,包括:
使用等离子体增强化学气相沉积(PECVD)在衬底上沉积具有氢含量的碳层,所述氢含量使得在低于700℃的温度对所述碳层进行任意热处理1小时或1小时以下时所述碳层的收缩低于10%;以及
在至少400℃的温度执行所述碳层的处理。
2.根据权利要求1所述的方法,其中在800℃或低于800℃的温度对所述碳层进行任意热处理2小时或2小时以下时所述碳层的收缩低于5%。
3.根据权利要求1所述的方法,其中所述碳层具有针对吸水和吸湿的时间稳定性,使得所述碳层的应力随时间基本保持恒定。
4.根据权利要求1所述的方法,其中沉积所述碳层包括向处理反应室供给前驱气体和稀释气体。
5.根据权利要求3所述的方法,其中所述稀释气体包括氦气、氩气或氮气中的至少一种。
6.根据权利要求3所述的方法,其中所述前驱气体包括碳氢气体中的至少一种。
7.根据权利要求1所述的方法,其中所述处理包括在至少500℃执行热处理。
8.根据权利要求1所述的方法,其中所述处理包括在所述碳层上沉积包封层。
9.根据权利要求8所述的方法,其中在至少500℃的温度执行所述包封层的所述沉积。
10.根据权利要求8所述的方法,其中所述包封层包括氮化物、氧化物、氮氧化物、非晶硅或多晶硅中的至少一种。
11.根据权利要求1所述的方法,其中所述处理包括低压化学气相沉积(LPCVD)工艺。
12.一种方法,包括:
使用等离子体增强化学气相沉积(PECVD)工艺沉积碳层;以及
在至少500℃的温度在所述碳层上沉积另一层,其中在沉积所述另一层期间所述碳层的收缩小于10%。
13.根据权利要求12所述的方法,其中所述收缩小于5%。
14.一种装置,包括等离子体增强化学气相沉积(PECVD)设备,所述等离子体增强化学气相沉积设备被配置成在衬底上沉积具有氢含量的碳层,所述氢含量使得在低于700℃的温度对所述碳层进行任意热处理1小时或1小时以下时所述碳层的收缩低于10%。
15.根据权利要求14所述的装置,进一步包括高温处理设备,所述高温处理设备被配置成在至少400℃的温度处理所述碳层。
16.根据权利要求15所述的装置,其中所述高温处理设备包括批处理炉。
17.根据权利要求14所述的装置,包括低压化学沉积(LPCVD)处理设备,所述低压化学沉积处理设备被配置成在至少500℃的温度包封所述碳层。
18.根据权利要求17所述的装置,其中所述LPCVD处理设备被配置成沉积氮化物层、氮氧化物层、氧化物层、非晶硅层或多晶硅层中的至少一种。
19.根据权利要求14所述的装置,其中所述PECVD设备包括前驱气体源和稀释气体源。
20.根据权利要求14所述的装置,其中所述PECVD设备被配置成当沉积所述碳层时在高于200℃的温度以及以低于1500Pa的压力工作。
21.一种器件,包括:
衬底;以及
等离子体增强化学气相沉积所沉积的具有氢含量的碳层,所述氢含量使得在低于700℃的温度对所述碳层进行任意热处理1小时或1小时以下时所述碳层的收缩低于10%。
22.根据权利要求21所述的器件,进一步包括在所述碳层上的包封层。
23.根据权利要求22所述的器件,其中所述包封层包括氮化物、氧化物、氮氧化物、非晶硅或多晶硅中的至少一种。
24.根据权利要求21所述的器件,其中所述氢含量使得在800℃或低于800℃的温度对所述碳层进行任意热处理1小时或1小时以下时所述碳层的收缩低于5%。
