背景技术
当前存在被称为“微块体”结构的电光元件。如图1所示,这种元件具有一个玻璃的、硅的、或任何其它类型的衬底(1),衬底的刚性和热膨胀属性适合该元件工作,支撑一薄铁电块体材料层(4)。衬底与铁电层之间有一个电极(2);与该电极相对,在铁电层上方有另一个更窄的电极(5)。各构件的厚度可以随应用变化。
这种元件在Marc BOUVROT于2010年2月8日法国贝藏松弗朗什-孔泰大学进行的博士论文《基于巨系数电光晶体的光微调制器(MCRO MODULATEURS DE BASEDE CRISTAUX-OPTIQUESCOEFFICIENTS)》中有叙述。
商用电光调制器采用铌酸锂。铌酸锂的居里温度大约1134℃,可以通过表面扩散制作波导,需要升温大约1000℃。然而,其电光性能仍然一般。
有一些材料被称作巨系数电光材料。例如,被称作SBN或KTN的材料,将在下文中详细定义。然而,它们的居里温度很低,接近环境温度。不过可以用分子冷焊技术把电光材料晶体(铁电型单晶体)固定在衬底上,从而制成元件。但是申请人注意到:巨系数电光材料的优点还没有充分利用。
发明内容
本发明的目的就是改善这一状况。
一种电光元件,其衬底上有一铁电块体材料层,在该衬底与该铁电层之间有一个构成接地面的电极;与该电极相对,在该铁电层上方还安装了另一个线形电极;该电光元件还具有一些槽,这些槽位于铁电层中上面的电极的两侧。

具体实施方式
在本文中,使用“长度”一词用于与光传播方向(图3中的矢量X)基本上平行的方向。使用“宽度”一词用于与光传播方向基本上垂直并位于元件平面内的方向(图3中的矢量Y)。用“窄”表示宽度小。“上方”、“下方”、“上”、“下”是以元件厚度方向(图3中的矢量Z)为参照的。
如图1所示,微块体结构的电光元件具有一个玻璃的或硅材料的衬底1,该衬底支撑着一铁电块体材料薄层4。在衬底和铁电层之间有一个电极2;还有一个比电极2更窄的电极5位于电极2的对面,在块体材料层的上方。本文所提到的块体材料层是变薄了的。
图2也显示了上述构件,并且还显示了一条输入光纤OF1和一条输出光纤OF2。两条光纤的芯都与铁电层4进行光连接,铁电层4位于电极2和5之间。这种连接定义了一条光路:输入光纤中的LP10,然后铁电层4中的LP11,以及输出光纤OF2中的LP12。
应用为信号处理、近程及远程光纤通信、光传感器,以及激光、偏振开关,或者从一串脉冲(尤其是短脉冲)中选择并隔离一个光脉冲(英文称作“pulse-picking”,脉冲提取)的应用。
该元件的工作基于双折射干涉原理:两列波通过由两个相对电极形成的电容性微结构后发生的双折射干涉。直线偏振的入射光电磁波在所述元件的输入端分成独立的两列波,每列波沿晶体的中性轴(图3中的轴Y和Z)传播。这两个轴上各自不同的折射率(no和ne)导致所述两列波的传播速度不同。这两列波在元件的输出端重新合并成一列光电磁波,其偏振态与在元件输入端处不同。所述元件的电控信号(E)可以控制材料两个中性轴之间的折射率差值(Δn=no-ne),从而可以改变穿过位于上面的电极5下方激活区的光的偏振态。
铁电层4的晶体尤其根据电光元件所需特性而选择。
众所周知,铁电材料是热电材料的一个子类。热电材料在一定的温度范围内具有自发电极化属性,而这种自发电极化可以通过施加电场来消除或重新定向。因此铁电材料既是压电的,又是热电的。这些铁电材料具有整体极化现象,因此具有相对介电常数,该相对介电常数同时取决于温度、机械应力和电场。这些现象同时存在,因此有关这些材料的物理属性的研究很困难,进展不大,尽管多年以来其潜在应用激发了很大的兴趣。前文中引述的论文就属于这些研究之一。
考虑到给定的铁电材料的结晶结构,所述论文的第二章说明了如何定义电光张量,电光张量用数学方法表示了根据铁电材料光折射率各向异性的铁电材料属性。该论文还显示了存在一个优先方向使得施加的电场可以激发最高电光系数并得到最强电光效应,该方向与一个通常用r33表示的电光系数相关,其值比其它系数的值大。这些张量的值是已知的并且专属于每种材料。例如,附录III给出了铌酸锂和SBN各自的线性电光张量(Pockels效应)的值。在线性工况,铌酸锂具有3m对称三角结构,而SBN具有4mm四方结构。
对于巨系数铁电材料,主系数的值随材料的成分而变。对于SBN,其值一般介于400至1400pm/V之间。
直到目前,主要使用铌酸锂,因为其大约1134℃的居里温度足够高,以便通过表面扩散制作波导,这需要升温1000℃左右。然而,其系数r33仍然一般。
有一些材料的系数r33明显优于铌酸锂,被称作巨系数电光材料,例如被称作SBN(Strontium锶,Baryum钡,Niobium铌)、KTN(Potassium钾,Tantale钽,Niobium铌)的材料。然而其居里温度低,接近环境温度,因此有问题。如所述论文的第三章所述,这些问题之一可以这样解决:用分子冷焊技术将电光块体材料晶体固定在衬底上。要根据所期望的取向来实施固定,以便使主系数起作用。主系数r33应该沿电光元件的厚度方向(图3中的矢量Z)取向。
图3是与图2相似的透视图,只不过没有画出衬底。图3描绘了晶体的一种定位,使得系数r33沿矢量方向Z起作用,从而改变偏振折射率ne(称作异常折射率)。另外两个方向X和Y涉及的是系数r13,影响折射率no(称作普通折射率)。
当材料只具有两个不同的折射率no和ne时,就被归为单轴传播介质类。当三个折射率都互不相同时,介质就被称作双轴的。在所有的情况下,光传播轴的折射率(图3中的矢量X)都对电光元件的整体电光性能没有任何影响。
现在更详细地考查现有技术。
现有技术包括两类基于铌酸锂电光效应的调制器:
--一般用于激光,或为了满足自由空间中调制需求的Pockels元件;
--集成调制器,用于满足超高速光纤通信的需要。
在电场E的作用下,电光效应可以改变电光材料的折射率,从而控制穿过电光元件的光的偏振态。
Pockels元件利用两电极之间的电容性块体结构,针对自由入射光应用(无波导)。不过,这类器件要求电极间有较大的间距,因为采用的是块体材料。较大的间距需要很高的控制电压,达到几千伏,因此调制通带很窄,甚至只能在单个调制频率上工作。还需要使用特殊的激励电路或驱动电路,该电路专门用于每一种电光元件,其成本通常与电光元件本身在同一数量级。
铌酸锂集成调制器基于一个复杂的结构,例如在FR0014804中所描述的那种。铌酸锂集成调制器采用Mach-Zehnder干涉仪的工作原理。其调制工作基于Mach-Zehnder两臂之间的不平衡,从而改变两束光在干涉仪输出端重新合并时的光交互。该技术基于一个表面扩散的光导结构,该光导结构可以在Mach-Zehnder的臂中对光导向。然而,因为需要沿臂分解光束而且起作用的电光系数r33较小,所以芯片长度必须长,以便限制波导的弯曲损耗,并在整个交互长度上得到足够的电光效应。起作用的交互长度需要设计特殊的行波电极,以便调整光电磁场和电磁场的传播速度。这种调整确实可以让光波在沿臂传播的整个过程中处于同一折射率调制状态。
然而,该技术不适合巨系数材料,原因在于巨系数材料的固有属性。主要的限制就是材料的居里温度。该温度对应于材料两种状态之间的界限。低于该温度,材料具有自发极化:是铁电相。高于该温度,材料改变状态,失去极化:是顺电相。因此需要一直保持低于该温度,尤其是在制造技术阶段,以便保持希望的初始属性。铌酸锂的居里温度大约1134℃,从而可以制作表面扩散波导,制作过程需要升温大约1000℃。巨系数材料根据其构成不同,具有不同的居里温度,但一般不超过几百摄氏度,因此不可能制作扩散波导。

)
由于同时具备多种属性和特征,铌酸锂是当前在集成光学领域用得最多的材料。这些特征可以调整材料的响应。可以用铌酸锂制成各种光子器件。而且还可以生长出光学性能优异的晶体。为了生长出这种自然状态下不存在的晶体,最广泛使用方法就是Czochralski方法,可以制作出数千克非常均质的晶体,且成本相对低廉。这种单晶体具有电光属性、压电属性、光弹性属性和光学非线性属性,引人关注。
该材料是铌、锂、氧的化合物(LiNbO3),三角晶结构,对350和5000纳米之间的波长透明,呈现Pockels电光效应。其双折射强烈依赖于温度:精确调整温度可以控制可能的相匹配。其晶体形态以固体材料出现,常温下化学属性稳定,因而成为对空间光学和集成光学特别有用的材料。其居里温度高,可以在成形的技术过程中保持其铁电属性。其张量和电光系数(见附录III,III.1部分)不大但足够了,因为扩散波导技术可以实现较大的交互长度和较小的电极间距(因而得到局部强电场)。
几十年以来,存在着用于光电信领域的快速调制器这样的商用电光系统。最近的发展使得调制频率可以适应大于40Gb/s的速率。此外,现在还有许多LiNbO3集成光学器件都在利用这一材料的电光属性,例如开关、耦合器、Mach-Zehnder干涉仪。
申请人将铌酸锂与其它铁电材料(其中包括KTN和SBN晶体)进行了对比。对比的核心内容见附表I。
钽铌酸钾(KTN)
该合成物因其非线性属性而被广泛使用,是固体合成物KNbO3和KTaO3的混合,其中,KNbO3和KTaO3的比例可以选择。这两种合成物的居里温度TC的巨大差异(对于KNbO3,TC=428℃,对于KTaO3,TC=-260℃)使得可以通过调整钽和铌的比例来获得KTaNbO3的居里温度,其居里温度在-38至428℃之间。因此该铁电材料的居里温度低于1000℃。在顺电相,材料KTN具有立方晶格:该材料是各向同性的。对该材料施加电场会把立方晶格变为四方晶格,从而使其通过电光效应显示出晶体的双折射属性。在块体晶体形态下,KTN在400-4000nm的窗口是透明晶体,具有激发Kerr二次电光效应的特性。
因此,KTN通常为人所知的用途是在二次方式,而不是线性方式。线性方式可以在低于居里温度,接近0℃的温度下观察到。图6a表示了根据施加的电压检测到的光强度。线性工况下表现出正弦图形,随施加电压的恒定间距而重复。对于施加的不同电压范围,发光效率斜率是一样的。但申请人注意到可以在二次方式下(也就是说高于居里温度)使其以局部线性方式工作。在二次方式下,检测到的光强度与所施加电压的关系可以从图6b中看到。二次工况下表现出的图形其周期随施加电压的升高而减小。因此,所施加的电压升高时,发光效率斜率就显著增大,参见图6b的右部分。在二次工况,对于施加40伏左右的电压,斜率pβ大于施加10伏左右电压时的斜率β,而该斜率β又大于线性工况下施加10伏左右电压时的斜率α。因此,可以激励基于KTN的电光元件使铁电材料用于线性工况。该材料的价值在于只需要较低电压就可以增大发光效率斜率,而且同时还是线性的。
因此,可以使用在线性工况下的KTN,其系数大约几百皮米每伏,非常明显地高于铌酸锂处于居里温度下铁电相时的系数。
铌酸锶钡(SBN)
由于其压电属性、热电属性、电光属性,SrBaNb2O6在当今广泛使用,并且,根据二阶非线性一般光学法则,被用于满足光折射的需要,例如利用光折射效应制作临时地埋波导,因为该波导在可见光下可降解。
该晶体是固体合成物BaNb2O6和SrNb2O6的混合,最终形成完整晶体SrxBa1-xNb2O6。该材料具有4mm四方晶系结构,其中钡(Ba)相对于锶(Sr)的部分浓度可以在20-80%的范围内调节。该结构的张量及其电光系数的值见附录III的III.2部分。例如,SBN:61有合成物Sr0.61Ba0.39Nb2O6,SBN:34有合成物Sr0.34Ba0.66Nb2O6。其居里温度TC比LiNbO3低得多:变化范围从对于富锶合成物的室温(约22℃)到对于富钡合成物的80℃。
铌酸锶钡在高于居里温度时具有顺电工况,在温度低于TC时具有铁电工况。
该晶体的电光属性对其成分非常敏感。系数r33的值因此可以在400-1400pm/V之间变化,即大约是LiNbO3的12至40倍。例如在SBN的情况下,锶的浓度越高,则系数r33越大但居里温度越低。根据具体应用可以选择最好的折衷方式。
本文提出利用微块体结构巨系数铁电材料的“巨属性”来显著降低控制电压以及所需的交互长度。该铁电材料可以包含被称为SBN、KTN、KNSBN的材料及其混合物中的至少一种。
从图1至3可以看到其结构:一个所选铁电块体材料的薄片4位于两片金属2和5之间,金属2和5实现电容性宽带电激励电极的功能。电激励产生电场V/d,V是施加的电压,d是薄片的厚度。因其厚度小,电场就更大了。所得到的调制是电光感应的双折射调制,其现象是根据交互长度L而变的光的偏振态调制。在光波的两个分量之间有相位差该相位差与交互长度、施加的电场、系数r33成正比,与铁电块体材料薄片的厚度成反比:

由此可以定义主要参数:
所制造的结构的几何关系(L/d);
所选择的材料的张量属性(r33);
所需控制电压Vπ(为了得到相位差π)。
本发明详细介绍
为了改善电光元件的性能,该元件还可以包含一些槽6,这些槽位于铁电层4中,在上面的电极5的两侧围绕上面的电极5,。
现在描述制造该类调制器的方法。该方法从本质上包含如下操作:
a.在选定的衬底(玻璃/硅/刚性材料)上进行金属沉积:该衬底的厚度可变。
b.在铁电材料上进行类似的沉积;根据不同的应用,优先选用不同的材料。
c.通过压力分子冷焊将铁电材料转移到衬底上。
d.通过研磨、抛光或超声波加工使铁电块体材料变薄。铁电材料的最终厚度根据电光元件的期望性能来确定。
e.用光刻技术制作至少一个表面电极。
f.在该表面电极两侧制作槽。这些槽可以通过切除材料、飞秒激光加工、超声波加工、或锯线切割来制成。
g.在电光元件的输入端和输出端切割并抛光光通道。
用该制作方法得到工作于大约5伏控制电压、调制通带大约1GHz的电光元件。如果没有槽,电压会是大约15伏。
操作f中制作的槽可以将性能提高至少3倍。这些槽首先可以将电场限制在表面电极下方,因为消除了恶化通带的寄生泄漏电场线。这些槽还可以提高电场和光场的重叠积分,从而有利于电光交互并可以降低控制电压。这些槽还有生成脊波导(英文“ridgewaveguide”)类型的伪光波导的效果,从而改善结构中的光耦合,并可以减少器件的插入损耗。
图4a描绘的是衬底1在上表面带有一个金属层2、以及与其分离地,铁电材料块体晶体3、在下表面的一个同种金属层2。如箭头所示,将这两部分压在一起,从而在两层金属2处形成冷焊,不超过晶体3的居里温度即镕合。衬底可以是玻璃、硅、或其它刚性材料制成的。例如,金属层可以是金沉积,非常适合冷焊。
图4b描绘了将块体晶体3变薄的过程。如短划线和箭头所示,块体晶体3厚度减少,变成铁电薄片4。
图4c描绘了通过沉积得到上面的电极5,材料也可以是金。
图4d描绘了在铁电薄片4中制作两个槽6的过程,这两个槽与上面的电极5平行并在其两侧。
附表II给出了该电光元件的各部分尺寸的例子。可以使电光元件的电极间距小于300微米左右。至少一个电极的宽度小于电极间距。电极间距可以小到十几个微米左右。
本发明的变型可以产生根据选择以相位调制或强度调制工作的元件。以本发明所提出的设备为基础,可以制成具有独立的N个通路的集成光调制器,如图5所示。图5中的构件与图4d中的相同,只不过用同一种薄块体电光材料、在同一衬底上制作了N=5个通路。
各电极5的中心轴距直接取决于器件所处的外部环境(光纤、激光器网络,……)。例如,各电极5之间至少间隔250微米左右,即光纤的标准宽度。
其构成与尺寸可以与表II中的一样。
就算没有强调要用于微波领域,也自然会想到这种几百MHz、小巧的N路调制产品对如下各个领域的相关系统颇具意义:通信、工业和/或科学应用中信号的传输与处理。10个左右的通路数目N可以在单个衬底上的单个铁电层上实现。独立的通路数目N可以被选为例如大于或等于2。
可以有如下两种工作方式,但不限于此:相位调制、偏振开关。
在第一种情况下,得到的是独立N路的相位动态控制器件。这种功能例如可以用在纤维激光系统中,使用N路功率组合的有源方式。例如可以制造出包含64个集成调制器的器件,这64个集成调制器在一个芯片上,或者在并列的多个芯片上。
上文所指的另外一个功能涉及线间延迟光转换,用于超高频天线控制。测试得到的良好消光值(25-30dB)以及直流稳定性是不可否认的巨大优势。由于小宽度小电容量微带(英文“microstrip”)的简化结构,超高频运行是可能的但对这类应用不一定必需。因此几何形状的限制不代表技术上的障碍,并可以将控制电压降到几伏的范围中。
该类器件可以采用前述的电光元件制造方法来制造。该方法的上面的电极的沉积掩膜设计部分要改一下:在电活性薄材料的整个可用宽度上重复制作初始图案。
本文提出一种光调制器,该调制器利用薄结构巨系数铁电材料的块体属性,该铁电材料的厚度随器件的预期性能而变化。在电场作用下,材料的折射率被改变。因此,根据本发明,可以用亚毫米尺寸的器件实现电光方式以外的调制应用。例如,两电极的间距可以小于300微米左右。
通过与电光元件两电极分别相连的激励电路9可以实现电场,从而使电光元件以光相位调制器和/或光偏振调制器的方式工作。激励电路9还可以设计成用于以光强度调制器或光开关工作。
本发明提出的设备具有明显的优势。例如,对于同一控制电压和同厚度的晶体,得到同样的电光强度对于铌酸锂晶体而言需要10cm的交互长度,而对于SBN晶体而言只需要5mm的交互长度。
相应的优势包括:
大大提高了光调制效率;
大大减小了交互长度;
射频调制通带;
简化的电光结构(无波导双折射干涉);
集成制造技术,将多个独立的调制器件集成在单个器件中。

Claims (9)
1.一种电光元件,包括在衬底(1)上的具有大于10微米的厚度的块体材料铁电层(4)、在衬底(1)和铁电层(4)之间形成接地面的电极(2)以及与该电极相对地安装在铁电层之上的另一个窄电极(5),该电光元件的特征在于具有一些槽(6),这些槽被布置在铁电层中、上面的窄电极(5)的两侧,铁电材料包含称为SBN、KTN、KNSBN的材料和它们的混合物中的至少一种,槽的深度为至少等于8微米。
2.根据权利要求1的电光元件,其特征在于:铁电材料(4)具有低于1000℃的居里温度;以及两个电极(2、5)之间的距离小于大约300微米。
3.根据权利要求1至2中任一项的电光元件,其特征在于所述电光元件被激励以使得所述铁电材料用于线性工况。
4.根据权利要求1至2中任一项的电光元件,其特征在于:两个电极(2、5)之间的距离大约10微米,窄电极(5)的宽度小于所述电极之间的距离。
5.根据权利要求1至2中任一项的电光元件,其特征在于所述电光元件包含窄电极(5)的N个基本上相互平行的布置,每个窄电极(5)被槽(6)围绕,这N个布置形成独立的N个通路,其中N大于或等于2。
6.根据权利要求1至2中任一项的电光元件,其特征在于所述电光元件装有激励电路(9),所述激励电路(9)被配置为用于使所述电光元件作为光相位调制器工作。
7.根据权利要求1至2中任一项的电光元件,其特征在于所述电光元件装有激励电路(9),所述激励电路(9)被配置为用于使所述电光元件作为光偏振调制器工作。
8.根据权利要求1至2中任一项的电光元件,其特征在于所述电光元件装有激励电路(9),所述激励电路(9)被配置为用于使所述电光元件作为光强度调制器或光开关工作。
9.一种电光元件的制造方法,包括如下步骤:
a)在选定的衬底上进行金属沉积,
b)在铁电材料上进行类似的沉积,
c)通过分子冷焊将铁电材料转移到衬底上,铁电材料包含称为SBN、KTN、KNSBN的材料和它们的混合物中的至少一种,
d)使铁电材料变薄到具有大于10微米的厚度,
e)通过光刻技术制成至少一个表面电极,
f)在表面电极两侧制成槽,槽的深度为至少8微米,这些槽通过材料切除来获得,
g)在所述电光元件的输入端和输出端切割并抛光光通道。
