Abstract
本发明公开了一种单组分双极性材料及其制备方法与应用。该方法包括如下步骤:配制聚丙烯腈溶液;将所述聚丙烯腈溶液通过沉积法得到聚丙烯腈超薄膜;所述聚丙烯腈超薄膜依次在空气中进行预氧化和在惰性气氛中进行碳化,即得到所述单组分双极性材料。本发明还提供了所述单组分双极性材料在构筑双性场效应晶体管中的应用,本发明提供的单组分双极性材料具体可用于构筑所述双极性场效应晶体管中的半导体层。本发明提供的单组分双极性材料性能优异,电子和空穴迁移率均比较高而且非常平衡,并且具有良好的化学稳定性、热稳定性和透光性。
Description
技术领域
本发明涉及一种单组分双极性材料及其制备方法与应用。
背景技术
双极性场效应晶体管能够通过对栅极电压的调控实现电子传输或空穴传输的转变。由于基于双极性半导体材料可以方便地构造一些具有重要实用价值的新颖器件,如类CMOS反相器、发光场效应晶体管和新型传感器等,正在受到越来越广泛的关注。目前已知的双极性半导体材料大致可以分为双层、共混和单组分材料三类。与单极性材料相比,得到高性能的双极性材料具有更大的挑战,而寻找可溶液加工的、空气稳定的、电子和空穴迁移率均衡的、可通过同一电极材料实现电子和空穴注入的单组分双极性材料更是难上加难。
碳材料,因其显著的化学稳定性、优良的耐热性和导电性,已经在储氢、能量转换、晶体管、传感器等领域引起了广泛的兴趣,特别是在发现碳纳米管和石墨烯后。现在已经有一些碳纳米管和石墨烯在双极性场效应晶体管方面应用的报道,然而大面积制备仍然是这两类材料走向应用的一个不得不面对的难题。碳纤维是一类已经工业化了的碳材料,虽然他们的导电性能也非常优异,但工业上主要应用的是它的机械性能,而对于它们的薄膜态以及相关的场效应性能的研究却还没有报道。
发明内容
本发明的目的是提供一种单组分双极性材料及其制备方法与应用,本发明提供的双极性材料可用于构筑双极性场效应晶体管。
本发明所提供的一种单组分双极性材料的制备方法,包括如下步骤:
配制聚丙烯腈溶液;将所述聚丙烯腈溶液通过沉积法得到聚丙烯腈超薄膜;所述聚丙烯腈超薄膜依次在空气中进行预氧化和在惰性气氛中进行碳化,即得到所述单组分双极性材料。
上述的制备方法中,所述聚丙烯腈溶液的溶剂可为N,N-二甲基甲酰胺(DMF)、二甲基亚砜(DMSO)或N-甲基吡咯烷酮(NMP)。
上述的制备方法中,所述聚丙烯腈溶液的质量-体积浓度可为1~100mg/mL,具体可为1.5~5mg/mL、1.5mg/mL、2mg/mL、3mg/mL或5mg/mL。
上述的制备方法中,具体可通过旋涂法制备所述聚丙烯腈超薄膜;
所述聚丙烯腈超薄膜的厚度小于10nm,具体可为0.9~6.2nm、1.1~4.0nm、0.9nm、1.1nm、1.2nm、2.0nm、2.2nm、2.4nm、2.5nm、3.2nm、3.3nm、3.4nm、3.6nm、4.0nm或6.2nm。
上述的制备方法中,所述预氧化的温度可为200~400℃,具体可为300℃,时间可为0.5~4小时,如4小时。
上述的制备方法中,所述碳化的温度可为400~1000℃,具体可为500~700℃、500℃、600℃或700℃,时间可为0.5~4小时,如4小时。
上述的制备方法中,所述惰性气氛可为氮气或氩气。
本发明进一步提供了由上述方法制备得到的单组分双极性材料。
本发明还提供了所述单组分双极性材料在构筑双性场效应晶体管中的应用,本发明提供的单组分双极性材料具体可用于构筑所述双极性场效应晶体管中的半导体层。
本发明具有如下优点
本发明提供的制备方法中,所用原料为工业化生产的聚丙烯腈,来源广泛,成本低廉;可通过旋涂法等溶液加工的方式制备超薄膜,工艺简单,便于大面积工业化生产;可以通过碳化温度的不同得到一系列不同迁移率的双极性材料;本发明提供的单组分双极性材料性能优异,电子和空穴迁移率均比较高而且非常平衡,并且具有良好的化学稳定性、热稳定性和透光性。本发明单组分双极性材料进行构筑场效应晶体管器件简单方便,可以通过同一电极材料实现电子和空穴的注入。

具体实施方式
下述实施例中所使用的实验方法如无特殊说明,均为常规方法。
下述实施例中所用的材料、试剂等,如无特殊说明,均可从商业途径得到。
按照下述步骤制备单组分双极性材料。
(1)高分子溶液的配制:称取3g聚丙烯腈(PAN)置于50ml三角瓶中,加入50ml N,N-二甲基甲酰胺(DMF),搅拌下80℃加热过夜至其溶解,配成60mg/mL的PAN/DMF溶液;取5ml60mg/mL的PAN溶液,加55ml DMF稀释成5mg/mL的PAN/DMF溶液。
(2)基片处理:1×1cm2的有300nm SiO2层的硅片分别在二次水、乙醇和丙酮中超声清洗3min,氮气吹干,O2plasma处理,备用。
(3)旋涂PAN超薄膜:5mg/mL PAN/DMF溶液热台加热,硅片用电吹风吹热,在5000r/min的转速下旋涂60s,转动起来的情况下用移液枪向硅片上滴一滴(6-8μL)PAN溶液,转动结束后即可得到厚度为9.8nm的PAN超薄膜。
(4)超薄膜的热处理:将上述制备得到的甩有PAN超薄膜的硅片置于真空管式炉中,空气中预氧化,条件为以1℃/min的速率从室温升温至300℃,保持4h,然后自然降温;将预氧化后的样品置于真空管式炉中,N2气氛下碳化,条件为以1℃/min的速率从室温升温至700℃,保持4h,然后自然降温,即得到本发明的单组分双极性材料。
变化上述方法中的工艺条件:PAN/DMF溶液浓度、旋涂速度和碳化温度,以制备不同厚度的聚丙烯腈超薄膜。各工艺条件和制备的超薄膜如表1中所示。
将本发明制备的单组分双极性材料用于构筑双极性场效应晶体管:
采用真空蒸镀技术在本发明制备的单组分双极性材料上沉积金源漏电极,沟道长度为50μm、宽度为350μm。
构筑的双极性场效应晶体管的性能测试数据如表1中所示。
其中I-V曲线采用Keithley4200SCS在手套箱中于室温下测定。

由表1中的数据可得知,随着碳化温度的升高,碳化超薄膜的电子和空穴迁移率均有大幅的增加,从500℃的10-4cm2V-1s-1量级上升到到700℃的10-1cm2V-1s-1量级,并且所有样品的电子和空穴迁移率比较均衡。
图1-6是分别在500℃、600℃和700℃下碳化的示例样品的转移曲线和输出曲线,由这几条曲线可以算出对应样品的迁移率:1.5mg/mL、5000rpm旋涂、500℃碳化得到的厚度为2.0nm的超薄膜空穴和电子迁移率分别为9.1×10-5和3.5×10-4cm2V-1s-1;5mg/mL、9000rpm旋涂、600℃碳化得到的厚度为3.3nm的超薄膜电子和空穴迁移率分别为0.025和0.022cm2V-1s-1;1.5mg/mL、5000rpm旋涂、700℃碳化得到的厚度为0.9nm的超薄膜电子和空穴迁移率分别为0.177和0.166cm2V-1s-1。
图7-9是3mg/mL、5000rpm旋涂得到的PAN超薄膜,分别在500℃、600℃和700℃下碳化得到的碳化膜的原子力显微镜高度图,从图中可以看出,碳化后得到的超薄膜质量非常高,连续,而且除了700℃样品因为收缩有一些小突起外均都比较光滑。
图10是2mg/mL、5000rpm旋涂、700℃碳化得到的超薄膜的原子力显微镜截面图,由图可以得到该碳化膜的厚度为1.1nm。
此外应理解,上述优选实施例是本发明的示范性实施例,不应认为其起到限制作用。在不背离本发明的精神和范围的情况下,本领域技术人员可以对本发明做各种改动或修改,这些等价形式同样落于本申请所附权利要求书所限定的范围。
Claims (8)
1.一种单组分双极性材料在构筑双极性场效应晶体管中的应用,所述单组份双极性材料的制备方法为:配制聚丙烯腈溶液;将所述聚丙烯腈溶液通过沉积法得到聚丙烯腈超薄膜;所述聚丙烯腈超薄膜依次在空气中进行预氧化和在惰性气氛中进行碳化,即得到所述单组分双极性材料。
2.根据权利要求1所述的应用,其特征在于:所述聚丙烯腈溶液的溶剂为N,N-二甲基甲酰胺、二甲基亚砜或N-甲基吡咯烷酮。
3.根据权利要求1所述的应用,其特征在于:所述聚丙烯腈溶液的质量-体积浓度为1~100mg/mL。
4.根据权利要求1所述的应用,其特征在于:通过旋涂法制备所述聚丙烯腈超薄膜;所述聚丙烯腈超薄膜的厚度小于10nm。
5.根据权利要求1所述的应用,其特征在于:所述预氧化的温度为200~400℃,时间为0.5~4小时。
6.根据权利要求1所述的应用,其特征在于:所述碳化温度为400~1000℃,时间为0.5~4小时。
7.根据权利要求1所述的应用,其特征在于:所述惰性气氛为氮气或氩气。
8.根据权利要求1所述的应用,其特征在于:所述双极性场效应晶体管的半导体层为所述单组分双极性材料。
