Abstract

技术领域
本发明涉及互补金属氧化物半导体(CMOS)图像传感器及其制造方法,更具体地,涉及一种CMOS图像传感器及其制造方法,其中获得了更好的器件可靠性。
背景技术
一般地,图像传感器是将光学图像转换成电信号的半导体器件。图像传感器可以包括电荷耦合器件(CCD)或CMOS图像传感器。
CCD包括:呈矩阵排布的多个光电二极管(PD),用于将光信号转换成电信号;多个垂直电荷耦合器件(VCCD),沿垂直方向形成于光电二极管之间,用于沿垂直方向转移由各个光电二极管产生的电荷;多个水平电荷耦合器件(HCCD),用于沿水平方向转移由VCCD转移的电荷;以及读出放大器,用于读出沿水平方向转移的电荷,以输出电信号。
上述的CCD具有需要复杂的激励模式、高功率消耗、以及多阶段光刻工艺的缺陷。
此外,难以在CCD芯片中集成控制电路、信号处理电路、以及模数转换器。这阻碍了微型产品(slim product)的制造。
为了克服CCD的缺陷,人们已经越来越多地关注将CMOS图像传感器作为下一代的图像传感器。
CMOS图像传感器使用如下开关模式(switching mode):使用控制电路和信号处理电路作为外围电路,通过在半导体衬底上形成对应于单位像素的数量的MOS晶体管,来使用MOS晶体管顺序地检测单位像素的输出。
CMOS图像传感器使用开关模式顺序地检测各单位像素的电信号,以通过在单位像素中形成光电二极管和MOS晶体管来显示图像。
CMOS图像传感器具有低功率消耗和仅包括较少的光刻工序的简单制造工艺的优点。
此外,由于CMOS图像传感器允许将控制电路、信号处理电路、以及模数转换器集成到单芯片中,因此其具有允许制造微型产品的优点。
事实上,CMOS图像传感器已经在诸如数码相机和数码摄像机的多种应用中得到广泛使用。
CMOS图像传感器根据晶体管的数量分成3T型、4T型、和5T型。3T型CMOS图像传感器包括光电二极管和三个晶体管,而4T型CMOS图像传感器包括光电二极管和四个晶体管。
图1是示出常规3T型CMOS图像传感器的示例性电路图,图2是示出典型3T型CMOS图像传感器的示例性布局图。
如图1所示,3T型CMOS图像传感器的单位像素包括光电二极管PD和三个nMOS晶体管T1、T2、和T3。光电二极管的阴极连接至第一nMOS晶体管T1的漏极以及第二nMOS晶体管T2的栅极。
第一和第二nMOS晶体管T1和T2的源极连接至提供有基准电压VR的电源线。第一nMOS晶体管T1的栅极连接至提供有复位信号RST的复位线。
第三nMOS晶体管T3的源极连接至第二nMOS晶体管T2的漏极,其漏极通过信号线连接至读取电路(未示出),并且其栅极连接至提供有热选择信号(heat selection signal)SLCT的热选择线(heat selection line)。
第一nMOS晶体管T1称为复位晶体管Rx,第二nMOS晶体管T2称为激励晶体管Dx,以及第三nMOS晶体管T3称为选择晶体管Sx。
如图2所示,在3T型CMOS图像传感器的单位像素中,在有源区10的宽部中形成光电二极管20,以及在有源区10的其余部分中形成彼此重叠的三个晶体管的栅电极120、130、和140。
栅电极120用于形成复位晶体管Rx,栅电极130用于形成激励晶体管Dx,以及栅电极140用于形成选择晶体管Sx。
通过向在各晶体管的有源区10除栅电极120、130、和140下面的部分之外的部分注入杂质离子,来形成各晶体管的源区和漏区。
向在复位晶体管Rx和激励晶体管Dx之间的源区和漏区施加电源电压Vdd,并且在选择晶体管Sx的一侧的源区和漏区连接至读取电路(未示出)。
尽管没有示出,各栅电极120、130、和140连接至信号线。各信号线在一端设置有焊盘(pad),以连接至外部激励电路。
下面将描述在形成设置有焊盘的各信号线之后执行的工序。
图3A至图3D是示出根据相关技术的用于制造CMOS图像传感器的方法的剖视图。
首先,如图3A所示,诸如栅极绝缘层或介电中间层的绝缘层101(例如,氧化层)形成在半导体衬底100上。各信号线的金属焊盘102形成在绝缘层101上。
钝化层103形成在绝缘层101的整个表面上以及金属焊盘102上。
随后,钝化层103被选择性地去除,以部分地暴露金属焊盘102的表面。盖氧化层104然后形成在半导体衬底100的整个表面之上。
如图3B所示,滤色器层105形成在盖氧化层104上,以对应于各光电二极管区域(未示出)。
随后,平坦化层106形成在半导体衬底100的整个表面之上。平坦化层106然后通过光刻工艺被选择性地去除,以仅保留在滤色器层105上。
如图3C所示,微透镜107形成在平坦化层106上,以对应于各滤色器层105。
如图3D所示,在盖氧化层104的整个表面上执行均厚蚀刻(blanket etching,席状蚀刻)过程,以暴露金属焊盘102的表面以及形成焊盘开口部分108。
然而,在盖氧化层104的均厚蚀刻过程期间,微透镜107被损坏。出于这个原因,微透镜107的轮廓(profile)发生如图3D中“A”示出的变化。
微透镜的轮廓的变化影响了图像传感器的特性,并使器件的可靠性变差。
发明内容
因此,本发明旨在提供一种CMOS图像传感器及其制造方法,其很好地解决由于相关技术的局限性和缺陷而导致的一个或多个问题。
本发明的一个优点在于,其能够提供一种CMOS图像传感器及其制造方法,其中即使微透镜的轮廓有变化,图像传感器的特性也不受影响,以致获得更加可靠的器件。
本发明的优点和特征的其他实例将部分地在以下的描述中阐明,部分地在本领域技术人员验证以下内容的基础上变得显而易见,或者可通过实施本发明而了解。
为了实现这些优点和其它优点,并根据本发明的实施例,如本文中所体现和概括描述的,提供了一种根据本发明的CMOS图像传感器,包括:滤色器层,形成在半导体衬底之上;平坦化层,形成在滤色器层上;微透镜,形成在平坦化层上,其中,微透镜用与平坦化层的材料相同的材料形成,并被定位为对应于滤色器层;以及多个V形凹槽,这些V形凹槽通过选择性蚀刻所述平坦化层在所述微透镜之间的部分而在所述平坦化层上形成。

具体实施方式
以下将详细描述本发明的一些实施例,其实例在附图中示出。尽可能地,附图中将使用相同的附图标号来表示相同或相似的部件。
图4是示出根据本发明的示例性CMOS图像传感器的剖视图。
如图4所示,根据本发明的CMOS图像传感器包括:绝缘层201,形成在划分成有源区260和焊盘区250的半导体衬底200上;金属焊盘202,形成在绝缘层201上的焊盘区中;钝化层203,形成有焊盘开口部分208,以部分地暴露金属焊盘202的表面;盖氧化层204,形成在钝化层203上的有源区中;滤色器层205,形成在盖氧化层204上;平坦化层206,形成在滤色器层205上;以及微透镜207,用与平坦化层206的材料相同的材料形成在平坦化层206上,以对应于滤色器层205。
平坦化层206和微透镜207可以用光刻胶(photoresist,光致抗蚀剂)层或TEOS(tetraethyl orthosilicate,四乙基原硅酸盐)层形成。
图5A至图5E是示出根据本发明的优选实施例的用于制造CMOS图像传感器的方法的剖视图。
如图5A所示,诸如栅极绝缘层或介电中间层的绝缘层201形成在半导体衬底200上。各信号线的金属焊盘202形成在绝缘层201上。
金属焊盘202可以用与图2中所示的栅电极120、130、和140的材料相同的材料形成,并形成在与栅电极120、130、和140相同的层上。可选地,金属焊盘202可以用与栅电极120、130、和140的材料不同的材料形成,并通过独立的接触孔连接。在大多数情况下,金属焊盘202可以用铝(Al)形成。
用UV臭氧或混合溶液处理金属焊盘202的表面,以提高金属焊盘102的抗腐蚀性。
钝化层203形成在包括金属焊盘202的半导体衬底200的整个表面之上。钝化层203然后被选择性地去除,以部分地暴露金属焊盘202的表面。
随后,盖氧化层204形成在包括钝化层203的半导体衬底200的整个表面之上。
如图5B所示,滤色器层205形成在盖氧化层204上,以对应于各光电二极管区域(未示出)。
滤色器层205通过如下方式形成:沉积蓝色抗蚀剂,然后通过光刻法形成图样,以形成蓝色滤色器层。绿色和红色滤色器层然后分别以相同的方式形成。
如图5C所示,在包括滤色器层205的半导体衬底200的整个表面之上形成平坦化层206。平坦化层206可以用与将在随后形成的微透镜的材料相同的材料形成,该材料可以是光刻胶或TEOS材料。
随后,平坦化层206通过光刻工艺被选择性地去除,以仅保留在不包括金属焊盘的区域中。
另外可以在平坦化层206之上执行UV(Ultraviolet,紫外线)烘烤。
如图5D所示,可以在包括平坦化层206的半导体衬底200的整个表面之上沉积与平坦化层206的材料相同的材料,并且可以通过光刻工艺形成微透镜图样。
随后,微透镜图样以预定的温度进行回流处理,以形成半球形的微透镜207。
如图5E所示,在半导体衬底200的整个表面上执行均厚蚀刻处理,以选择性地去除在焊盘区上的盖氧化层204,从而形成焊盘开口部分208。
在盖氧化层204的均厚蚀刻过程期间,微透镜207被损伤。由于这个原因,微透镜207的轮廓变化了,其中微透镜207变薄。然而,由于平坦化层206用与微透镜207的材料相同的材料形成,因此在微透镜207之间的平坦化层206可以被选择性地蚀刻,以形成具有预期深度的V型凹槽。通过这种方式,可以补偿微透镜207的改变了的轮廓。
如上所述,根据本发明的CMOS图像传感器及其制造方法具有许多优点。
由于可以通过去除形成在微透镜之间的平坦化层来补偿微透镜的由盖氧化层的均厚蚀刻过程而引起的变薄部分,所以可以防止器件的可靠性变差。
此外,由于平坦化层用与微透镜的材料相同的材料形成,因此可以防止微透镜的间隔变大。

Claims (14)
1.一种CMOS图像传感器,包括:
滤色器层,形成在半导体衬底之上;
平坦化层,形成在所述滤色器层上;
微透镜,形成在所述平坦化层上,其中,所述微透镜用与所述平坦化层的材料相同的材料形成,并且被定位为对应于所述滤色器层;以及
多个V形凹槽,所述多个V形凹槽通过选择性蚀刻所述平坦化层在所述微透镜之间的部分而在所述平坦化层上形成。
2.根据权利要求1所述的CMOS图像传感器,还包括:
金属焊盘,形成在分成有源区和焊盘区的所述半导体衬底上的所述焊盘区中;
钝化层,形成有焊盘开口部分,以部分地暴露所述金属焊盘的表面;以及
盖氧化层,形成在所述钝化层上的所述有源区中,
其中,所述滤色器层形成在所述盖氧化层上。
3.根据权利要求2所述的CMOS图像传感器,其中,所述金属焊盘用铝形成。
5.根据权利要求1所述的CMOS图像传感器,其中,所述平坦化层和所述微透镜用光刻胶层或四乙基原硅酸盐层形成。
6.一种用于制造CMOS图像传感器的方法,包括:
在半导体衬底之上形成滤色器层;
在所述滤色器层上形成平坦化层;
在所述平坦化层上形成微透镜,其中,所述微透镜定位成对应于所述滤色器层;以及
通过选择性蚀刻所述平坦化层在所述微透镜之间的部分而在所述平坦化层上形成多个V形凹槽,
其中,所述微透镜用与所述平坦化层的材料相同的材料形成。
7.根据权利要求6所述的方法,还包括:
在分成有源区和焊盘区的所述半导体衬底上的焊盘区中形成金属焊盘;
在包括所述金属焊盘的所述半导体衬底的整个表面上形成钝化层;
选择性地去除所述钝化层,以暴露所述金属焊盘的表面;
在包括所述金属焊盘的所述半导体衬底的整个表面上形成盖氧化层,其中,所述滤色器层形成于所述有源区之上的所述盖氧化层之上;以及
选择性地去除在所述焊盘区上的所述盖氧化层,以形成焊盘开口部分。
8.根据权利要求7所述的方法,还包括在所述半导体衬底和所述金属焊盘之间形成绝缘层。
9.根据权利要求7所述的方法,其中,所述金属焊盘用铝形成。
10.根据权利要求7所述的方法,其中,所述盖氧化层具有300-800的厚度。
11.根据权利要求7所述的方法,其中,所述盖氧化层通过均厚蚀刻处理来选择性地去除。
