Das Substrat für elektrische oder elektronische Bauteile umfasst einen metallischen Grundkörper, dessen Oberfläche mit einer dünnen Isolationsschicht bedeckt ist. Die Isolationsschicht umfasst ein Mischoxid und wird in mehreren Teilschritten mit einem Sol-Gel-Verfahren auf der Metalloberfläche abgeschieden.
Description
[0001] Gegenstand der Erfindung ist ein Substrat für elektrische oder elektronische Bauteile, ein Verfahren zu dessen Herstellung sowie ein Dünnschichtsolarmodul mit einem solchen Substrat gemäss dem Oberbegriff der Patentansprüche 1 und 10 und 11.
[0002] Metallische Substrate werden in verschiedenen Bereichen der Technik als Basis für beliebige Strukturen verwendet, beispielsweise bei der Herstellung von elektronischen Komponenten oder Solarmodulen. Eigenschaften von Metallen wie beispielsweise deren einfache Formbarkeit und Bearbeitbarkeit, Duktilität, Temperaturbeständigkeit, Wärmeleitfähigkeit, geringe Materialkosten, elektrische Leitfähigkeit und dergleichen können je nach Anwendung vorteilhaft genutzt werden. Insbesondere können Stahl oder Aluminium kostengünstig zu Flächengebilden wie Platten oder Folien unterschiedlicher Stärke verarbeitet werden, die dann gestapelt oder aufgerollt und als Basismaterial zur Herstellung von Substraten genutzt werden können. Falls zumindest ein Teil der Oberfläche solcher metallischer Substrate keine elektrische Leitfähigkeit aufweisen soll, können die entsprechenden Bereiche der Grundkörper mit einer Isolationsschicht bedeckt werden. Bei Bedarf können solche Isolationsschichten zusätzlich strukturiert werden, um beispielsweise den elektrisch leitfähigen Grundkörper lokal zugänglich zu machen. Auf die Isolationsschicht aufgebrachte, elektrisch leitende Bereiche können so individuell mit dem metallischen Grundkörper verbunden werden. Die Wahl des jeweiligen Isolationsmaterials wird wesentlich durch die nachfolgenden Verarbeitungsschritte mitbestimmt.
Umgebungsparameter wie hohe Temperaturen oder reaktive Gase können beispielsweise den Einsatz von Kunststoffen als Isolationsmaterial verunmöglichen. Selbst Polyimide oder andere thermisch belastbare Kunststoffe sind nicht für höhere Temperaturen von beispielsweise mehr als 400° C geeignet.
Falls bei der Verarbeitung von Substraten oder bei der späteren Nutzung von Produkten, die auf Basis dieser Substrate hergestellt wurden, hohe Temperaturen auftreten, können beispielsweise Silizium-, aluminium-, titan-, zinn-, blei- oder germaniumbasierte Oxid-Oxycarbid- oder Nitridschichten auf einem Substrat abgeschieden werden. In der US 2010/0 236 607 Al wird die Abscheidung derartiger Isolationsschichten durch Sputtern oder PECVD (plasma enhanced chemical vapor deposition) auf einem Substrat zur Herstellung monolithisch integrierter Photovoltaikmodule beschrieben.
[0003] Herkömmliche Isolationsschichten, die auf SiO2 oder ähnlichen Materialien basieren, sind zwar ausreichend temperaturbeständig, haben aber im Vergleich zu kostengünstigen Stahlsubstraten sehr niedrige thermische Ausdehnungskoeffizienten (αSi02 ≈ 0.5*10<-6> K<-1>, αSteel ≈ 10*10<-><6> K<-><1>). Herkömmlich zum Isolieren verwendete Oxide von Titan, Zinn, Zink und Aluminium haben in der Regel ebenfalls deutlich kleinere Ausdehnungskoeffizienten als Stahl. Dieser Unterschied kann bereits während der Abscheidung zu mechanischen Spannungen und – bei Substraten in Gestalt von dünnen, flexiblen Flächengebilden – zu starken Krümmungen oder gar zur Ausbildung von Rissen in der Isolationsschicht oder zur Ablösung der Isolationsschicht führen. Die Durchführung nachfolgender Prozessschritte kann dadurch behindert oder gar verunmöglicht werden. Insbesondere kann z.B. die Homogenität weiterer Schichten beeinträchtigt werden. Im Weiteren können Risse in der Isolationsschicht den elektrischen Widerstand und die Durchschlagfestigkeit der Isolationsschicht stark reduzieren und deren Funktion unwirksam machen. Ausserdem kann die Abscheidung von Silizium- oder aluminiumbasierten oxidischen Schichten mittels PECVD, Elektrodeposition oder Kathodenstrahlzerstäubung zu einer kristallinen Phase dieser Materialien führen, welche die Bruch- und Rissbildung zusätzlich fördern. Dies ist besonders bei flexiblen, platten- oder folienartigen Substraten problematisch, die zu Rollen aufgewickelt werden.
[0004] Eine Aufgabe der vorliegenden Erfindung ist es deshalb, ein Substrat für elektrische oder elektronische Bauteile zu schaffen, wobei dieses Substrat einen metallischen Grundkörper und eine elektrische Isolation umfasst und sowohl bei hohen Temperaturen über 400° C als auch bei Temperaturänderungen stabil bleibt. Weitere Aufgaben der Erfindung sind die Angabe eines Verfahrens zur Herstellung eines solchen Substrates sowie die Schaffung von flexiblen und mechanisch stabilen Dünnschichtsolarmodulen mit solchen Substraten.
[0005] Diese Aufgaben werden gelöst durch ein Substrat mit einem metallischen Grundkörper und einer elektrischen Isolation an der Oberfläche dieses Grundkörpers gemäss den Merkmalen des Patentanspruchs 1, durch ein Verfahren zur Herstellung solcher Substrate, gemäss den Merkmalen des Patentanspruchs 10 und durch ein Dünnschichtsolarmodul mit einem solchen Substrat gemäss den Merkmalen des Patentanspruchs 11.
[0006] Das erfindungsgemässe Substrat umfasst einen metallischen Grundkörper, dessen Oberfläche zumindest bereichsweise von einer dünnen Isolationsschicht bedeckt ist, wobei diese Isolationsschicht ein Mischoxid (MOX) umfasst, welches aus mindestens zwei verschiedenen oxidischen Werkstoffen zusammengesetzt ist. Durch die Verwendung eines Mischoxids können unterschiedliche Eigenschaften der darin enthaltenen oxidischen Werkstoffe miteinander kombiniert und genutzt werden. Solche erwünschten Eigenschaften sind beispielsweise eine hohe Durchschlagfestigkeit bzw. gute Isolationseigenschaften bei gleichzeitig geringer Dicke der Isolationsschicht, hohe Temperaturbelastbarkeit, Unempfindlichkeit gegenüber Temperaturänderungen, hohe tribologische Beständigkeit, hohe mechanische Flexibilität und chemische Beständigkeit. Bei jedem zum Aufbringen der Isolationsschicht erforderlichen Prozessschritt werden die jeweilige Temperatur und die jeweilige Verweildauer im Bereich zwischen 500–800° C für 1–30 min. so festgelegt, dass eine Phasensegregation unwahrscheinlich ist. Die Bildung einer kristallinen Phase bzw. die Bildung von grösseren, kohärent kristallinen Bereichen kann damit weitgehend unterdrückt werden, und die Ausbildung einer amorphen Phase wird begünstigt. Die damit verbundene verbesserte Bruchfestigkeit ist besonders wichtig bei flexiblen, folienartigen Substraten.
[0007] Bei einer bevorzugten Ausgestaltung der Erfindung umfasst das Substrat einen Grundkörper aus Stahl, beispielsweise aus nichtrostendem Chromstahl 1.4016. Die Isolationsschicht umfasst eine Mischung aus Zirconiumdioxid ZrO2 und Aluminiumoxid Al2O3 in einem Verhältnis zwischen etwa 2:1 und etwa 8:1, vorzugsweise etwa 4:1. Bei dieser Kombination können thermisch induzierte mechanische Spannungen nahezu restlos eliminiert werden.
Bei einer weiteren bevorzugten Ausbildung umfasst das Substrat ebenfalls einen Grundkörper aus Chromstahl der Sorte 1.4016 und eine Isolationsschicht bestehend aus einem Mischoxid aus Magnesiumoxid MgO und ZrO2 in einem Verhältnis zwischen 1:1 und 10:1.
Neben diesen binären Mischsystemen sind auch Mischsysteme bestehend aus drei oder mehr oxidischen Komponenten zur Herstellung der Isolationsschicht geeignet, z.B. bestehend aus MgO und ZrO2 und AI2O3in entsprechenden Verhältnissen, z.B. MgO:ZrO2:Al2O3= 1...80:1...8:1.
Die Beschichtung des metallischen Grundkörpers erfolgt vorzugsweise in einem Sol-Gel-Prozess, wobei die oxidischen Werkstoffe als Nanopartikel in einem Lösungsmittel vorliegen und in einem nasschemischen Beschichtungsverfahren z.B. durch Tauchbeschichtung, Rakeln oder Sprühen auf die Metalloberfläche aufgebracht werden. Anschliessend wird das Lösungsmittel durch eine Temperaturbehandlung verdampft und es lagert sich ein anorganischer Gelfilm mit den oxidischen Werkstoffen an der Metalloberfläche an. Die Temperatur ist dabei in der Regel höher als etwa 400° C, sodass organische Reststoffe oxidiert bzw. verbrannt werden und sich das Netzwerk verdichtet. Dieser Prozessschritt erfolgt vorzugsweise in einer sauerstoffhaltigen Atmosphäre, welche die Verbrennung der organischen Rückstände begünstigt. Die Zusammensetzung des Mischoxids, mit Zirconiumdioxid als Matrix und Aluminiumoxid als Beigabestoff oder Magnesiumoxid als Matrix und Zirconiumdioxid als Beigabestoff oder Magnesiumoxid als Matrix und Zirconiumdioxid und Aluminiumoxid als Beigabestoffe, wirkt der Tendenz des Matrixmaterials zur Kristallisierung entgegen.
Nachdem die erste Schicht als Gel auf der Metalloberfläche abgeschieden worden ist, wird der Prozessschritt der Sol-Gel-Abscheidung mit anschliessender Trocknung einmal oder mehrmals wiederholt, bis letztlich eine keramische Isolationsschicht mit vorwiegend amorphem Charakter resultiert, deren Dicke vorzugsweise zwischen etwa 1µm und etwa 5 µm liegt, beispielsweise etwa 1.5 µm, und/oder deren Durchschlagfestigkeit bzw. Durchschlagspannung etwa 300V oder grösser ist. Insgesamt können so beispielsweise zwei, drei, fünf oder gar zehn Teilschichten abgelagert werden. Die einzelnen Abscheidungsschritte können hinsichtlich der verwendeten oxidischen Werkstoffe und/oder weiterer Prozessparameter identisch oder unterschiedlich sein. Insbesondere ist es möglich, die Zusammensetzung der einzelnen Teilschichten in Bezug auf die verwendeten oxidischen Bestandteile oder deren Mischverhältnis von Teilschicht zu Teilschicht zu variieren, um eine möglichst optimale Anpassung der thermischen Ausdehnungskoeffizienten zum Substrat zu gewährleisten.
[0008] Da Aluminiumoxid eine grössere Bandlücke aufweist als Zirconiumdioxid mit etwa 6 bis 7eV, ist die Durchschlagfestigkeit des Mischoxids im Vergleich zu jener von reinem Zirconiumdioxid grösser. Ebenfalls die Verwendung von Magnesiumoxid als Komponente der Mischkeramik erhöht prinzipiell die Durchschlagsfestigkeit im Vergleich zu jener von reinem Zirconiumdioxid. Alternativ zu Zirconiumdioxid und Magnesiumoxid könnten auch Titandioxid TiO2 oder Bariumtitanat BaTiO2in Kombination mit Aluminiumdioxid oder einem anderen oxidischen Werkstoff verwendet werden. Da deren Bandlücken – jene von TiO2 beträgt lediglich etwa 3.5eV – im Vergleich zu jener von Zirconiumdioxid, welche etwa 6 bis 7eV beträgt, kleiner sind, sind mit diesen Werkstoffen aber grössere Schichtdicken erforderlich, um die gleiche Durchschlagfestigkeit zu erreichen. Höhere Schichtdicken erhöhen auch die Anzahl an notwendigen Teilbeschichtungsschritten und somit die Kosten des Beschichtungsprozesses. Ausserdem erhöht sich die Tendenz zur Bruch- und Rissbildung in der isolierenden Beschichtung.
Zirconiumdioxid verfügt zudem über eine höhere Härte als Magnesiumoxid und Aluminiumoxid und macht als Bestandteil der Mischkeramik somit die Isolationsschicht unempfindlicher gegenüber mechanischer Belastung und Abrasion. Nur durch die Verwendung von Mischoxiden in einem definierten Verhältnis können Haftung, Durchschlagsfestigkeit und Härte der isolierenden Beschichtung gleichermassen optimiert werden. Stahlfolien, die mit einem Mischoxid aus Zirconiumdioxid, Magnesiumoxid und Aluminiumoxid beschichtet sind, eignen sich bestens als Substrat zur Herstellung von Dünnschichtsolarmodulen in Substratkonfiguration, insbesondere von solchen mit einer Absorberschicht aus Cadmiumtellurid CdTe. Bei der Formierung der Absorberschicht, z.B. durch Kondensation aus der Gasphase oder durch Sintern einer feinkörnigen, z.B. aufgedruckten, Schicht aus CdTe-Partikeln werden auf dem Substrat mit der isolierenden Beschichtung und einer auf der isolierenden Beschichtung aufgebrachten Rückkontaktelektrode Temperaturen zwischen 400 und 700° C erreicht. Die zum Trocknen und Verdichten der Gel-Schichten bei der Herstellung des Substrats verwendeten Temperaturen liegen in einer ähnlichen Grössenordnung. Deshalb wird die Isolationsschicht durch die Formierung der Absorberschicht nicht beeinträchtigt.
Selbstverständlich kann das Substrat auch zur Herstellung von Solarmodulen in anderen Technologien verwendet werden, beispielsweise zur Herstellung von CIS- oder CIGS-Dünnschichtsolarmodulen, bzw. Solarmodulen mit den Chalkopyriten zugeordneten Halbleitern der Gruppen I-III-VI oder auch bei organischen Solarmodulen. Die Isolationsschicht kann einseitig, mehrseitig oder allseitig auf den metallischen Grundkörper aufgebracht werden. Bei Substraten in Gestalt dünner Flächengebilde für flexible Dünnschichtsolarmodule ist es vorteilhaft, die Isolation zumindest an den beiden Hauptflächen auszubilden. Nebst der Isolation gegenüber der Umgebung bewirkt die symmetrische Anordnung der Schichten eine zusätzliche Stabilisierung, welche Krümmungen aufgrund verbliebener mechanischer Spannungen verhindern kann. Bei Solarmodulen mit einer Vielzahl monolithisch auf dem Substrat integrierten Solarzellen kann der metallische Grundkörper als gemeinsamer Ground-Kontakt für verschiedene Gruppen solcher Solarzellen genutzt werden. Insbesondere kann dieser Ground-Kontakt beispielsweise mit einer Anschlussdose des Solarmoduls verbunden sein.
Claims (11)
1. Substrat für elektrische oder elektronische Bauteile, umfassend einen metallischen Grundkörper und eine elektrische Isolation an der Oberfläche dieses Grundkörpers, dadurch gekennzeichnet, dass die elektrische Isolation als dünne Schicht aus einem Mischoxid mit mindestens zwei unterschiedlichen oxidischen Werkstoffen ausgebildet ist.
2. Substrat nach Anspruch 1, dadurch gekennzeichnet, dass mindestens einer der oxidischen Werkstoffe der elektrischen Isolation einen Wärmeausdehnungskoeffizienten α aufweist, der sich um weniger als 20% vom Wärmeausdehnungskoeffizienten α des metallischen Grundkörpers unterscheidet.
3. Substrat nach einem der Ansprüche 1 oder 2, dadurch gekennzeichnet, dass einer der oxidischen Werkstoffe Zirconiumoxid (ZrO2) ist.
4. Substrat nach einem der Ansprüche 1 bis 3, dadurch gekennzeichnet, dass einer der oxidischen Werkstoffe Aluminiumoxid (Al2O3) ist.
5. Substrat nach einem der Ansprüche 1 bis 4, dadurch gekennzeichnet, dass einer der oxidischen Werkstoffe Magnesiumoxid (MgO) ist.
6. Substrat nach einem der Ansprüche 4 oder 5, soweit dieser auf Anspruch 3 zurückbezogen ist, dadurch gekennzeichnet, dass das Verhältnis der Anteile Zirconiumdioxid:Aluminiumoxid im Bereich zwischen 2:1 und 8:1 liegt und vorzugsweise etwa 4:1 beträgt.
7. Substrat nach Anspruch 5, soweit dieser auf Anspruch 3 zurückbezogen ist, dadurch gekennzeichnet, dass das Verhältnis der Anteile Magnesiumoxid:Zirconiumdioxid im Bereich zwischen 1:1 und 10:1 liegt und vorzugsweise etwa 6:1 beträgt.
8. Substrat nach einem der Ansprüche 1 bis 7, dadurch gekennzeichnet, dass die Schichtdicke der Isolationsschicht im Bereich von etwa 1µm bis etwa 5µm liegt, und/oder dass die Durchschlagspannung der Isolationsschicht grösser ist als 300V.
9. Substrat nach einem der Ansprüche 1 bis 8, dadurch gekennzeichnet, dass der metallische Grundkörper ein Flächengebilde aus Stahl mit einer Stärke im Bereich von 0.01 mm bis 0.5 mm ist, und dass die Isolationsschicht zumindest an einer oder beiden Hauptflächen dieses Flächengebildes ausgebildet ist.
10. Verfahren zur Herstellung eines Substrats gemäss einem der Ansprüche 1 bis 9, dadurch gekennzeichnet, dass auf dem metallischen Grundkörper eine erste Teilschicht des Isolators in einem Sol-Gel-Verfahren abgeschieden und getrocknet wird, und dass anschliessend mindestens eine weitere Teilschicht des Isolators auf der zuvor aufgebrachten Teilschicht abgeschieden und getrocknet wird.
11. Dünnschichtsolarzelle, umfassend ein Substrat nach einem der Ansprüche 1 bis 9, dadurch gekennzeichnet, dass auf dem Substrat nacheinander folgende Schichten angeordnet sind: ein Rückseitenkontakt, eine Licht absorbierende erste Halbleiterschicht, eine zweite Halbleiterschicht und eine transparente Frontkontaktschicht.
