Vorrichtung zum Messen von Verschiebungen
Die Erfindung betrifft eine Vorrichtung zum Messen der Verschiebung eines Gegenstandes gegeniiber einem zweiten Gegenstand, bei der mit dem ersten Gegenstand ein Raster verbunden ist, dessen Linien nahezu senkrecht zur Verschiebungsrichtung stehen, und mit dem zweiten Gegenstand eine Lichtquelle, ein optisches System und ein oder mehrere photoelektrische Elemente verbunden sind, und wobei mit Hilfe der Lichtquelle und des optischen Systems eine Zone des Rasters auf einer zweiten Zone des Rasters abgebildet wird und diese Abbildung sich bei der Bewegung des Rasters gegensinnig zur zweiten Zone bewegt und das Licht, nachdem es abermals mit der zweiten Zone zusammengewirkt hat, schliesslich auf ein oder mehrere photoelektrische Elemente geworfen wird,
der Photostrom eine periodische Funktion der Verschiebung ist und Mittel vorgesehen sind, durch die der Periodizität dieses Stromes die Grösse und die Richtung oder nur die Grösse der Verschie- bung entnommen werden kann.
Eine solche Vorrichtung ist aus der britischen Patentschrift Nr. 782 831 bekannt. Sie kann Anwendung finden bei Geräten, bei denen geradlinige oder kreisförmige Bewegungen ausgeführt werden, z. B. bei Werkzeugmaschinen, wie Bohrmaschinen, Fräsmaschinen und dergleichen. Es kommt dabei vor, dass von Hand oder selbsttätig herbeigeführte Verschiebungen eines beweglichen Teiles gegenüber einem stillstehenden Teil, z. B. eines Schlittens gegenüber einem Gestell, mit grosser Genauigkeit selbsttätig gemessen werden müssen.
Bei dieser bekannten Vorrichtung wird Licht durch den Raster hindurch in ein optisches Abbildungssystem geworfen. Das Licht wird von letzterem wieder auf den Raster zurückgeworfen und erzeugt dort ein Bild in etwa natürlicher Grösse, das sich gegensinnig zum Raster selbst bewegt. Die Bewegung kann eine lineare Verschiebung oder eine Drehung sein. In dem aus dem Raster rückwärts heraustretenden Licht treten dann Schwankungen auf, die der doppelten Periodenzahl entsprechen, über die der Raster verschoben worden ist und die photoelektrisch gezählt werden.
In der französischen Patentschrift Nr. 1221019 ist eine Vorrichtung beschrieben, bei der ein Bild des Rasters an sich mittels eines optischen Systems erzeugt wird, welches aus einem flachen oder sphäri- schen Spiegel, einem Dachspiegel oder einem Prisma und einem zwischen diesem Element und dem Raster angeordneten optischen System besteht, welches zweimal durchlaufen wird, nämlich in der Vorwärts-und der Rückwärtsrichtung. Auf diese Weise kann ein Bild einer bestimmten Zone des Rasters auf derselben Zone erzeugt werden.
Die vorliegende Erfindung bezweckt, solche Vorrichtungen zur Verwendung mit einem Reflexions- raster statt mit einem Durchlassraster geeignet zu machen, derart, dass der Lichtverlust innerhalb zulässiger Grenzen gehalten wird. Der Reflexionsraster kann ein Phasenraster oder ein Absorptionsraster sein. Es ist dabei im allgemeinen nicht erwünscht, mehrere halbdurchlässige Spiegel zu verwenden, da diese einen grossen Lichtverlust herbeiführen.
Die Erfindung besteht darin, dass der Raster als Reflexionsraster ausgebildet ist und das Licht der Lichtquelle in den Strahlengang hinein an die Stelle einer Fläche im optischen System geleitet wird, welche von der ersten Zone des Rasters aus über den zwischen dieser Fläche und dem Raster liegenden Teil des optischen Systems im Unendlichen gesehen wird und wobei das Licht aus dem Strahlengang heraus an die Stelle einer Fläche geleitet wird, die von der zwei ten Zone aus über den zwischen der zweiten Zone und der zuletzt genannten Fläche liegenden Teil des optischen Systems im Unendlichen gesehen wird, worauf das Licht dem (den) photoelektrischen Element (en) zugeleitet wird.
Hierbei kann sich die Lichtquelle oder ein Bild derselben in der zuerst genannten Fläche in einer Lage befinden, die senkrecht zur Streurichtung verschoben ist gegenüber dem Deckpunkt der Abbildung der ersten Fläche durch den ersten Teil des optischen Systems und die erste Zone des Rasters, wobei gleichzeitig durch den zweiten Teil des optischen Systems in der zweiten Fläche ein zweites Bild entworfen wird, das senkrecht zur Streurichtung gegenüber dem in dieser Fläche liegenden entsprechenden Deckpunkt verschoben ist, wobei letzteres Bild unmittelbar und über weitere optische Mittel auf die photoelektrischen Elemente geworfen wird.
Die erwähnten Zonen des Rasters können dabei, ebenso wie die Teile des optischen Systems, räumlich getrennt sein oder zusammenfallen.
Die Erfindung wird an Hand einiger in den Zeichnungen dargestellten Ausführungsbeispiele näher er läutert.
Fig. 1 zeigt ein Ausführungsbeispiel mit einem um eine Achse A drehbaren, radialen Reflexionsraster R, der als Absorptionsraster ausgebildet ist.
Das Licht der Lichtquelle B wird über eine Linse L4, einen Spiegel S3 und eine Linse Li dem Raster zugeleitet. Es trifft auf den Raster in der Zone Di, das zuruckgeworfene Licht tritt nochmals durch die Linse Li hindurch und wird dann über Spiegel S und Sz zur Linse LS und von dort zur zweiten Zone D2 des Rasters geleitet. Zwischen den Spiegeln S und 5'a befindet sich noch die Linse L2, welche als Feldlinse wirksam ist und die Brennflächen Fi und V2 der Linsen Li und L3 aufeinander abbildet.
Nachdem das Licht nochmals in der Zone D2 reflektiert worden ist, tritt es wieder durch die Linse L3 hindurch und wird über einen Spiegel S4 und eine Linse L auf das photoempfindliche Element F geworfen.
Die Linsen Li und L3 sind z. B. Mikroskopobjektive ; durch Ll ist die Zone Dl der Fläche der Linse L2, und ebenso ist durch L3 die Zone D2 der Fläche von L2 zugeordnet.
In Fig. la ist der Strahlengang schematisch dargestellt. Das Licht wird von einer Zone Gt aus, die in einer Fläche Fi im optischen System liegt, welche Fläche vom Raster aus im Unendlichen gesehen wird, dem Raster zugeleitet. Nach erfolgter Abbildung des Rasters an sich wird das Licht von der Zone G2 einer gleichartigen Fläche V2 aus, die mit der ersten zusammenfallen kann, aus dem Strahlengang heraus und zum photoelektrischen Element geleitet. Dpi und Dpo sind die Deckpunkte der Bilder der Flächen, gegen über denen die Zonen etwas verschoben gewählt werden können, so dal3 Raum zum Anordnen der Spiegel S3 und S4 vorhanden ist. Die Rasternuten sind hier parallel zur Zeichenebene.
Hierbei kann bemerkt werden, dass das Bild der Lichtquelle aus den Beugungsmaxima des Rasters entsprechenden Abbildungen aufgebaut sein wird.
Das der normalen Spiegelung an der Rasteroberfläche entsprechende Bild ist das Bild der nullten Ordnung, das unter gewissen Verhältnissen fehlen kann.
Dadurch, dass die Zone G1 an der Stelle des Spiegels S3, von der aus das Licht zum Raster geleitet wird, derart gewählt wird, dass sie ausserhalb der Abbildung GII flillt, kann hier die Verwendung eines halbdurchlässigen Spiegels vermieden werden. In gleicher Weise wird die Zone G gewählt, von der aus das Licht zu den Photozellen geleitet wird. Auch dort wird also die Verwendung eines halbdurchlässigen Spiegels vermieden. Die Zone G wird vorzugsweise derart gewählt, dass G und ihre Abbildung G'in einer Richtung zueinander verschoben sind, die den Rasternuten entspricht und also senkrecht zur Streurichtung.
Die Lichtquelle B wird von der Linse L4 in der Ebene Fi beim Spiegel S3 abgebildet. Es ist einleuchtend, dass die Lichtquelle in V2 beim Spiegel 54 abgebildet ist. Mittels der Linse L5 wird die Lichtquelle auf der Photozelle F abgebildet, in der die sich aus der Drehung des Rasters R um seine Achse ergebenden Lichtschwankungen in Schwankungen eines elektrischen Stromes überführt werden. Bei jeder Drehung über eine Rasterperiode treten zwei Maxima im Lichtfluss auf.
Die beschriebene Vorrichtung kann in ähnlicher Weise wie bei bekannten Vorrichtungen dadurch richtungsempfindlich gemacht werden, dass, z. B. zwischen der Linse Li und der Zone D2 oder zwischen der Linse Le, und der Zone D2, eine Doppelbrechungs- platte mit schräger optischer Achse angeordnet und das Licht über ein polarisierendes Teilsystem, in zwei gegenseitig senkrecht polarisierte Bestandteile geteilt, zwei Photozellen zugeführt wird.
Fig. 2 zeigt schematisch ein Ausführungsbeispiel für eine Vorrichtung zum Messen linearer Verschie- bungen eines Rasters R senkrecht zu den Rasternuten, Vorausgesetzt ist, dal3 der Raster ein Phasenraster ist mit einem Durchschnitt senkrecht zu den Rasternuten, wie in Fig. 2a dargestellt ist. i ist die mittlere Wellenlänge des verwendeten Lichtes. Bei dieser Ausführungsform fallen die Zonen D1 und D2 zusammen.
Die Vorrichtung besitzt einen einzigen Teilspiegel SI. Das Licht der Lichtquelle B wird über diesen Teilspiegel auf die Linse Lr geworfen, welche in der Offnung H des Hohlspiegels ein Bild der Lichtquelle erzeugt. Der Hohlspiegel 52 befindet sich etwa in der Brennfläche einer Linse L2. Durch die Offnung H hindurch trifft das Licht weiterhin über die Linse L2 auf der Zone D1 des Rasters R auf.
Bei einem solchen Raster ist das Beugungsmaximum der nullten Ordnung sehr schwach, ebenso wie die Maxima sämtlicher geraden Ordnungen. Die +lte und die-lte Ordnung sind stark und erzeugen am Spiegel'S2 die Bilder B+1 und B-1 der lten bzw.
-lten Ordnung. Infolge der Streuung sind diese Bilder, wie in Fig. 2b dargestellt, senkrecht zu den Rasternuten spektral ausgedehnt. Nach Zurückwerfung durch den Hohlspiegel trifft das Licht wieder über die Linse L2 auf derselben Zone des Rasters R auf. Durch die Öffnung H hindurch werden dann die Bündel der Ordnung +1,1 und-1 zurückgeworfen ; dies sind die Bündel, die sich aus dem von B+ herrührenden Licht der Ordnung +1 und aus dem von B l herrührenden Licht der Ordnung-1 ergeben. Diese kohärenten Bündel treten zusammen über die Offnung im Spiegel 52 durch die Linse Li und ergeben nach Zurückwerfung an S1 auf der Photozelle F zwei kohärente Bilder von B.

In Fig. 2b ist die Ansicht des Spiegels Ss von Li aus nochmals dargestellt.
Wenn das Licht der nullten Ordnung störend ist, kann die Anordnung abgeändert werden, wie es durch Fig. 2c verdeutlicht ist. Die Offnung H liegt dann in der Nutenrichtung exzentrisch zur optischen Achse 0 des aus L2 und 52 bestehenden Abbildungssystems.
Die nullte Ordnung liegt dann symmetrisch gegenüber 0, wenn vorausgesetzt wird, dass die Rasterfläche senkrecht zur optischen Achse des Abbildungssystems L2, 52 ist, und kann stellenweise durch örtliche Schwärzung des Spiegels S2 unschädlich gemacht werden.
Statt durch eine Öffnung H im Spiegel 5s, kann mittels eines vor S2 gesetzten Prismas oder Spiegels das Licht nach L2 abgelenkt werden. Zur Erzielung eines phasenmodulierten Signals zwecks Bestimmung der Verschiebung kann der Spiegel S2 in bekannter Weise in Schwingung versetzt werden. Auch können mehrere phasenverschobene Signale mittels einer zwischen L2 und R angebrachten Doppelbrechungsplatte mit schräger optischer Achse und eines polarisierenden Teilprismas erzeugt werden.
Beim Ausführungsbeispiel nach Fig. 3 trifft das Licht der Lichtquelle B längs des Spiegels Si auf der Linse L auf. Die Lichtquelle B wird von Li bei der Linse L2 und dem Ablenkprisma P abgebildet, die nahe am Hohlspiegel S2 stehen. S2 befindet sich etwa in der Brennfläche von L3. Das Licht trifft über L3 auf der Zone Dt des Rasters R auf, da La die Kante E von SI über das System Li, L2, P und L3 auf R abbildet. L2 wäre praktisch entbehrlich, wenn die Lichtquelle klein ist.
Das von D, zurückgeworfene Licht fällt durch L3 auf 52 zurück und erzeugt dort Bilder der Ordnung 1 und 0, welche durch Bi und Bo (siehe Fig. 3a) bezeichnet sind. Das Bild Bt ist spektral ausgedehnt. Das Licht wird von Sz zurückgeworfen und trifft über L3 auf D2 auf. Aus dem von D2 zurückgeworfenen Licht werden die Bündel der Ordnung 0,0 und 1,1 verwendet, die beide wieder auf dem Prisma P auftreten und dort die Bilder Bo, o und Bl, i der Lichtquelle erzeugen. Das Licht trifft dann auf dem Spiegel 51 auf und wird zur Photozelle P zurückgeworfen.

Der Raster kann die in Fig. 3b dargestellte Gestalt haben. Das Profil ist hier sinusförmig mit einer Wel- lentiefe von 2'A, um Aufflammenp in der-lten und +lten und der nullten Ordnung zu erzielen.
Auch bei diesem Ausführungsbeispiel ist es auf gleiche Weise wie vorher möglich, zwei gegenseitig phasenverschobene Signale zu erzielen.
Bei der Ausführungsform nach Fig. 4 ist die Rastergestalt wie beim vorhergehenden Ausführungs- beispiel. Die Lichtquelle B wird von Li bei Pi abgebildet. Hierbei werden die Maxima Bo X und Bl o verwendet, die auf P2 auftreffen. L3 bildet schliesslich die Lichtquelle in F ab. Das Signal ist wieder von gleicher Gestalt.
Bei diesem Ausführungsbeispiel ist kein Teilspie- gel notwendig, während trotzdem die ganze Zone Di an sich abgebildet wird. Die Abbildungen Bo t und Bi, o sind aber spektral ausgedehnt, so dass nur ein Teil des Spektrums in die Photozelle einfällt. Um mehr Licht auf die Photozelle zu erzielen, kann mittels eines geradsichtigen Dispersionsprismas im Weg von P2 nach F die Streuung beseitigt oder wenigstens herabgesetzt werden.
Ebenso wie beim vorherigen Ausführungsbeispiel ist die Symmetrie in den Richtungen der verwendeten Maxima für nur eine Ordnung erfüllt.
Device for measuring displacements

Such a device is known from British Patent Specification No. 782,831. It can be used in devices in which straight or circular movements are performed, e.g. B. in machine tools such as drills, milling machines and the like. It happens that manually or automatically induced displacements of a moving part relative to a stationary part, e.g. B. a slide against a frame, must be measured automatically with great accuracy.
In this known device, light is thrown through the grid into an optical imaging system. The light is thrown back onto the grid by the latter, where it creates an image of roughly natural size, which moves in the opposite direction to the grid itself. The movement can be a linear displacement or a rotation. In the light emerging backwards from the raster, fluctuations then occur which correspond to twice the number of periods over which the raster has been shifted and which are counted photoelectrically.
In French patent specification no. 1221019 a device is described in which an image of the grid itself is generated by means of an optical system which consists of a flat or spherical mirror, a roof mirror or a prism and an element between this element and the grid arranged optical system, which is traversed twice, namely in the forward and the backward direction. In this way, an image of a specific zone of the grid can be created on the same zone.
The aim of the present invention is to make such devices suitable for use with a reflection grid instead of a transmission grid, such that the light loss is kept within permissible limits. The reflection grid can be a phase grid or an absorption grid. It is generally not desirable to use several semitransparent mirrors, since they cause a large loss of light.
The invention consists in the fact that the grid is designed as a reflection grid and the light from the light source is guided into the beam path to the point of a surface in the optical system which starts from the first zone of the grid over the part lying between this surface and the grid of the optical system is seen at infinity and wherein the light is guided out of the beam path to the point of a surface which is seen from the second zone over the part of the optical system located between the second zone and the last-mentioned surface at infinity whereupon the light is directed to the photoelectric element (s).
Here, the light source or an image of the same in the first-mentioned area can be in a position that is shifted perpendicular to the scattering direction with respect to the cover point of the image of the first area through the first part of the optical system and the first zone of the grid, whereby simultaneously the second part of the optical system in the second area a second image is designed which is shifted perpendicular to the scattering direction with respect to the corresponding cover point lying in this area, the latter image being thrown directly and via further optical means onto the photoelectric elements.
The mentioned zones of the grid, like the parts of the optical system, can be spatially separated or coincide.
The invention is explained in more detail with reference to some embodiments shown in the drawings.
Fig. 1 shows an embodiment with a rotatable about an axis A, radial reflection grid R, which is designed as an absorption grid.
The light from the light source B is fed to the grid via a lens L4, a mirror S3 and a lens Li. It hits the grid in zone Di, the reflected light passes through lens Li again and is then guided via mirrors S and Sz to lens LS and from there to the second zone D2 of the grid. Between the mirrors S and 5'a there is also the lens L2, which acts as a field lens and images the focal surfaces Fi and V2 of the lenses Li and L3 onto one another.
After the light has been reflected again in the zone D2, it again passes through the lens L3 and is projected onto the photosensitive element F via a mirror S4 and a lens L.
The lenses Li and L3 are z. B. microscope objectives; through L1 the zone D1 is assigned to the surface of the lens L2, and likewise through L3 the zone D2 is assigned to the surface of L2.
In Fig. La the beam path is shown schematically. The light is fed to the grid from a zone Gt, which lies in an area Fi in the optical system, which area is seen from the grid at infinity. After the raster itself has been mapped, the light from the zone G2 of a similar surface V2, which can coincide with the first, is guided out of the beam path and to the photoelectric element. Dpi and Dpo are the cover points of the images of the surfaces, with respect to which the zones can be chosen to be slightly shifted, so that there is space for arranging the mirrors S3 and S4. The grid grooves are here parallel to the plane of the drawing.
It can be noted here that the image of the light source will be built up from images corresponding to the diffraction maxima of the grid.
The image corresponding to the normal reflection on the grid surface is the image of the zero order, which can be missing under certain conditions.
The fact that the zone G1 at the point of the mirror S3 from which the light is guided to the grid is selected in such a way that it flows outside the image GII, the use of a semitransparent mirror can be avoided here. Zone G is selected in the same way, from which the light is directed to the photocells. There, too, the use of a semi-transparent mirror is avoided. The zone G is preferably selected in such a way that G and its image G ′ are shifted to one another in a direction which corresponds to the grid grooves and thus perpendicular to the direction of scatter.
The light source B is imaged by the lens L4 in the plane Fi at the mirror S3. It is evident that the light source is shown in V2 at mirror 54. The light source is imaged on the photocell F by means of the lens L5, in which the light fluctuations resulting from the rotation of the grid R around its axis are converted into fluctuations in an electrical current. With each rotation over a grid period, two maxima occur in the light flux.
The device described can be made directionally sensitive in a manner similar to that of known devices in that, e.g. B. between the lens Li and the zone D2 or between the lens Le and the zone D2, a birefringence plate with an oblique optical axis is arranged and the light is fed to two photocells via a polarizing subsystem, divided into two mutually perpendicularly polarized components .
FIG. 2 schematically shows an embodiment of a device for measuring linear displacements of a grid R perpendicular to the grid grooves, provided that the grid is a phase grid with an average perpendicular to the grid grooves, as shown in FIG. 2a. i is the mean wavelength of the light used. In this embodiment, the zones D1 and D2 coincide.
The device has a single partial mirror SI. The light from the light source B is thrown via this partial mirror onto the lens Lr, which produces an image of the light source in the opening H of the concave mirror. The concave mirror 52 is located approximately in the focal surface of a lens L2. The light continues to strike zone D1 of the grid R through the opening H via the lens L2.
In such a grid, the diffraction maximum of the zeroth order is very weak, as are the maxima of all even orders. The + lth and -lth orders are strong and produce the images B + 1 and B-1 of the 1st and 3rd order on mirror'S2.

After being reflected back by the concave mirror, the light hits the same zone of the grid R again via the lens L2. The bundles of the order +1,1 and -1 are thrown back through the opening H; these are the bundles resulting from the +1 order light coming from B + and from the -1 order light coming from B l. These coherent bundles come together via the opening in the mirror 52 through the lens Li and, after being reflected at S1 on the photocell F, produce two coherent images of B.

In Fig. 2b the view of the mirror Ss from Li is shown again.
If the light of the zeroth order is interfering, the arrangement can be modified, as is illustrated by FIG. 2c. The opening H is then eccentric to the optical axis 0 of the imaging system consisting of L2 and 52 in the groove direction.
The zeroth order is then symmetrical with respect to 0 if it is assumed that the raster surface is perpendicular to the optical axis of the imaging system L2, 52, and can be rendered harmless in places by local blackening of the mirror S2.
Instead of through an opening H in the mirror 5s, the light can be deflected to L2 by means of a prism or mirror placed in front of S2. In order to obtain a phase-modulated signal for the purpose of determining the displacement, the mirror S2 can be made to oscillate in a known manner. Several phase-shifted signals can also be generated by means of a birefringence plate attached between L2 and R with an inclined optical axis and a polarizing partial prism.
In the embodiment according to FIG. 3, the light from the light source B strikes the lens L along the mirror Si. The light source B is imaged by Li in the lens L2 and the deflection prism P, which are close to the concave mirror S2. S2 is roughly in the focal area of L3. The light hits the zone Dt of the grid R via L3, since La maps the edge E from SI onto R via the system Li, L2, P and L3. L2 would be practically unnecessary if the light source is small.
The light reflected by D, falls back through L3 to 52 and there generates images of order 1 and 0, which are denoted by Bi and Bo (see FIG. 3a). The image Bt is spectrally expanded. The light is reflected from Sz and hits D2 via L3. The beams of the order 0.0 and 1.1 are used from the light reflected by D2, both of which occur again on the prism P and there generate the images Bo, o and Bl, i of the light source. The light then hits the mirror 51 and is reflected back to the photocell P.

The grid can have the shape shown in FIG. 3b. The profile here is sinusoidal with a wave depth of 2'A in order to achieve flares in the -lth and +lth and the zeroth order.
In this embodiment too, it is possible in the same way as before to obtain two mutually phase-shifted signals.
In the embodiment according to FIG. 4, the grid shape is as in the previous embodiment. The light source B is imaged by Li at Pi. The maxima Bo X and Bl o which impinge on P2 are used here. Finally, L3 depicts the light source in F. The signal is again of the same shape.
In this exemplary embodiment, no partial mirror is necessary, while the entire zone Di per se is imaged. The images Bo t and Bi, o are, however, spectrally expanded, so that only part of the spectrum is incident on the photocell.
