Procédé de fabrication de semi-conducteurs. La présente invention a trait à un procédé (le fabrication de semi-conducteurs dont. la résistance électrique a la. propriété de varier, dans une large mesure, en fonction de la tem pérature. Pour simplifier la terminologie, nous parlerons de thermorésistantes. Selon l'invention, le procédé concerne la fabrication de résistances composées d'oxydes de man nanèse et. de cuivre.
Les semi-conducteurs employés ont, la. par ticularité de posséder un coefficient de tem pérature élevé en valeur absolue. L'un des problèmes à résoudre est de construire des thermorésistantes dont les matériaux semi- conducteurs conservent. un coefficient de tem pérature élevé et possèdent, en même temps, une résistivité suffisamment. basse pour per mettre le passage des courants habituels.
On a. découvert que différentes eomposi- t.ions d'oxydes métalliques sont susceptibles d'être employées dans la fabrication de ther- morésistanees. On peut se servir, par exemple, d'oxydes de manganèse combinés avec un. ou plusieurs oxydes clé nickel, de cobalt ou de cuivre. Ces différents oxydes doivent être tout. d'abord intimement mélangés et, ensuite; subir un traitement. thermique à une tempé rature variant, selon les cas, entre 600 et 7-150 C.
La- résistivité des thermorésistanees doit être contrôlée durant leur fabrication. Selon les constituants que l'on emploie, la. ré sistivité peut varier considérablement. On le vérifie par des essais sur différents mélanges d'oxydes, en faisant varier les quantités des éléments métalliques présents. Par éléments métalliques, il faut entendre ici le métal à l'état atomique présent dans la composition.
La résistivité des thermorésistantes varie aussi selon le traitement. thermique qu'on leur fait. subir. La quantité d'oxygène présente dans la composition des oxydes, même si elle s'écarte des proportions stoechiométriques par des quantités si faibles qu'elles ne peuvent être détectées par les méthodes habituelles de l'analyse chimique, a une grande influence sur la résistivité. Le coefficient de tempéra ture est aussi influencé par ces différents fac teurs et il existe une relation entre la résis tivité spécifique et. le coefficient de tempéra ture.
L'objet de la. présente invention est un procédé de fabrication de semi-conducteurs stables, de faible résistivité et qui se compo sent d'un mélange d'oxydes de manganèse e d'oxydes de cuivre, constituant un aggloméré auquel on fait subir un traitement thermique entre 600 et 7a50 C suivi d'un refroidisse ment dont la. vitesse est. déterminée, procédé caractérisé en ce qu'on choisit la température de traitement et la vitesse de refroidissement en dépendance de la constitution du mélange, en observant la règle suivante:
température plus élevée et vitesse de refroidissement. plus rapide peur une prédominance du nombre d'atomes de manganèse, température moins élevée et vitesse de refroidissement plus lente pour urne prédominance du nombre d'atomes de cuivre.
Il s'agit donc d'étudier comment la résis tivité varie, d'une part, avec la température et, d'autre part, avec la composition en oxydes de manganèse et en oxydes de cuivre.
Un but du procédé consiste aussi à amé liorer la stabilité de la résistance des semi- conducteurs en fonction du temps.
Un autre but de l'invention est de déter miner la température la plus favorable pour le traitement thermique et la vitesse de refroi dissement de résistances composées d'oxydes de manganèse et d'oxydes de cuivre.
Le dessin annexé représente, à titre d'exemple, différentes formes d'exécution de thermorésistances réalisées par le procédé que l'on va décrire.
Les fig. 1, 2 et 3 représentent respective ment des résistances en forme de disque, de cylindre ou tige plus ou moins longs.
Les fig. 4 et 5 représentent la variation du facteur de résistivité (;B) et la variation de la résistivité à 0 C (oo) avec la composi tion métallique de la résistance; fl est mesuré par degré centigrade.
La fig. 6 donne la. variation du logarithme de la résistivité à 0 C en fonction du facteur de résistivité fl. Les deux droites représentées limitent le domaine dans lequel viennent s'in sérer les points expérimentaux de tous les semi-conducteurs que l'on peut employer pour confectionner des résistances, et la fig. 7 représente les logarithmes de la ré sistivité à 0 en fonction de, fl pour des aggloi- mérés dont la composition en oxydes de cuivre et de manganèse est variable.

Dans l'étude des semi-conducteurs, il est plus facile d'utiliser le facteur de résistivité que le coefficient de température. En effet, l'équation (1) caractérise le comportement du semi-conducteur; f3 .est constant et indépen dant de la température, tandis que a varie beaucoup en fonction de la température comme le montre la dernière équation.
Il faudra déterminer, pour chaque semi conducteur, une valeur de la résistivité à 0 C et une valeur du facteur de résistivité. Cha que paire de valeurs ainsi déterminée définit mi point sur le graphique de la fig. 6. Si l'on reporte sur ce graphique les points correspou- dant à peu près à tous les semi-conducteurs connus, on trouve qu'ils viennent tous se pla cer dans une région bien déterminée.
Dans la fig. 6, seule la région susmentionnée est indi quée; elle est comprise entre deux droites dont les équations sont: log oo = 0,0016 fl + b où b est égal à - 3,3 pour la droite inférieure et à + 0,7 pour 1a_ droite supérieure.
Pour une valeur déterminée du facteur de résistivité fi, la valeur de b peut donc varier de quatre unités. En d'autres termes, pour une valeur donnée de 6, o peut varier entre deux limites dont l'une est de 10 000 fois plus grande que l'autre.
L'intérêt que présente un semi-conduc teur dans la fabrication de thermorésistances ressort du graphique de la fig. 6. En général, les semi-conducteurs sont utiles lorsqu'ils présentent une faible résistivité et Luge valeur élevée du facteur ,8. D'après ledit graphique, ils viendront donc se placer plutôt dans le voisinage de la droite inférieure. La valeur de b pour un semi-conducteur mesure donc en quelque sorte son utilité. Nous appellerons par la suite coefficient d'utilité d'un semi-con ducteur la valeur correspondante de b qui le caractérise.
Les meilleurs semi-conducteurs auront un coefficient d'utilité égal à - 3,3, alors que pour les moins bons, b sera de l'or dre de 0,7.
Si l'on fabrique des semi-conducteurs en se servant de différentes compositions d'oxy des de manganèse et. de nickel, on obtient sur le graphique de la fig. 6 une courbe plus ou moins continue, ce qui montre que la valeur respective de O" et de (l est relativement bien déterminée lorsque la composition du mélange l'est elle-même.
L'expérience a montré, d'au tre part, qu'en se servant de mélanges d'oxy des de manganèse. et de cuivre, on arrive à déplacer les points caractéristiques de ces corps dans le graphique o" <I>= f</I> (,8) en leur faisant subir un traitement thermique préa lable.
Les fig. 4 et 5 montrent. comment varie le facteur de résistivité f. en fonction de la com position du semi-conducteur en manganèse et. en cuivre, ainsi que la variation de la résisti vité spécifique à 0 C avec cette, même compo sition. Selon le traitement thermique que su bit le semi-conducteur, les mesures faites per mettent de placer les points caractéristiques dans un domaine limité par deux courbes. Comme il y a une certaine dépendance ce pendant entre fl et oo, on ne peut pas choisir arbitrairement deux valeurs de S et de parmi celles qui sont indiquées aux fib. 4 et 5.
Les valeurs observées pour différentes compositions du mélange: oxydes de manga- nèse/oxydes de cuivre ont été reportées dans la fig. 7 et l'on a entouré d'une ligne tous les points relevés. Un semi-conducteur quelcon que correspondant à l'un des points du gra phique de la fig. 7 petit être fabriqué en choi sissant de façon convenable le rapport du nombre d'atomes de manganèse au nombre d'atomes de cuivre qu'il doit contenir, ainsi < lue le traitement thermique qu'il doit. subir.
La fi,-. 7 montre, d'autre part, qu'un grand nombre de semi-conducteurs se composant d'oxydes de manganèse ou de cuivre ont un coefficient d'utilité élevé, au moins en ce qui concerne ceux qui sont, placés dans le voisi nage de la droite inférieure.
Pour .fabriquer des thexmorésistances par le présent procédé, on doit se servir de maté riaux finement divisés et mélangés que l'on agglomère, par exemple, sous forme de dis ques, cylindres, tiges, feuilles, tube ou (le toute autre manière, par pression, par étirage ou par une opération mécanique analog2ze.
Les agglomérés ainsi obtenus doivent su bir un traitement thermique de frittage entre 600 et 1450 C, puis, ensuite, être refroidis à vitesse déterminée,. Après le traitement ther mique, on munira la thermorésistance d'élec trodes adéquates.
Les résistances, telles que 10 et 20 (fig. 1 et 2), ont, été munies d'électrodes adhérentes 11 et 22, de la façon suivante: On les enduit d'une pâte métallique contenant par exemple de l'argent ou un composé d'argent, ainsi qu'un verre fusible et. un solvant organique. Le solvant organique est. ensuite éliminé par évaporation. Les résistances ainsi traitées su bissent - une cuisson durant laquelle le verre fond et fixe l'argent à la résistance sous forme d'un revêtement métallique adhérent. La pâte d'argent est. faite de façon que le verre fonde et la.. pâte s'élimine à une température infé rieure à 475 C.
Une tige ou un bâton servant de résis tance, tel qu'il est représenté en 30 (fig. 3), peut. être revêtu (le capuchons métalliques 31 qui tiennent lieu d'éleetrodes. Lesdits capu chons sont ajustés par serrage ou à l'aide d'un ciment. conducteur.
Des recherches faites sur des résistances de compositions chimiques différentes ayant subi des traitements thermiques à des tempé ratures également différentes, comprises entre 600 et 1.450 C, permettent de conclure qu'il est nécessaire d'amener les résistances à, une température plus élevée, lorsque la composi tion chimique est riche en manganèse que lors que la eomposition est. riche en cuivre. Si le traitement thermique a lieu à. une tempéra ture tant soit. peu inférieure à 1000 C, le semi-conducteur présente un frittage insuffi sant pour une composition riche en manga nèse.
Au contraire, si la composition du semi- conducteur contient plus de cuivre que de manganèse, il y a lieu de ne pas dépasser 1000 C, car le produit tendrait à fondre, ce qu'il faut éviter. Le traitement thermique se fera, de préférence, au voisinage de 1000 C pour des compositions approximativement égales en cuivre et en manganèse.
La vitesse du refroidissement qui suit le traitement thermique a une; influence notable sur les caractéristiques du produit final. Dans ce qui suit, l'expression refroidissement ra pide indique qu'on retire la résistance de l'at mosphère de chauffage et la plonge; dans l'air ou dans un agent de refroidissement. Quel ques minutes à peine suffisent à la résistance pour prendre la température ordinaire. L'ex pression refroidissement lent signifie un refroidissement graduel de la résistance, du rant habituellement plusieurs lie-Lires. Dans un cas particulier, la durée du refroidissement lent a duré un peu plus de dix heures.
L'in vention ne doit toutefois pas être limitée à des durées de refroidissement particulières, car il est clair que les taux de refroidissement ra pide et de refroidissement lent sont d'un ordre de grandeur différent.
Pour des compositions niches en manga nèse, un refroidissement rapide entraîne, se lon les expérience faites, des valeurs infé rieures pour Qo, fl et b, à celles qu'on obtient avec un refroidissement lent. Le tableau sui vant permet de se rendre compte de ces diffé rences. Le rapport de composition indiqué dans la première colonne signifie, par exem ple, que la composition d'un mélange d'oxydes qui s'écrit Mn/Cu = 90/10 est telle que 90 atomes de manganèse sont combinés avec 10 atomes de cuivre.

Les résistances des semi-conducteurs com posés d'oxydes métalliques ont tendance a croitre avec le temps. Cet accroissement tend vers une limite qui, lorsqu'elle est atteinte, confère à la thermorésistance un état stable. Cette variation<B>de</B> résistance peut durer long temps, quelquefois des années. On peut accé lérer la stabilisation en maintenant les résis tances à une température supérieure à la tem pérature normale d'utilisation durant plu sieurs jours ou même plusieurs semaines.
Comme l'accroissement de résistance dépend à la fois du temps et de la température, en élevant la température, on raccourcit d'autant la période de stabilisation. I1 faudra cepen dant éviter d'élever par trop la température durant ce processus, car on risquerait alors d'endommager les thermorésistances.
Mais en appliquant le procédé décrit, les thermorésistances ne présentent, pour ainsi dire, pas de variations en fonction du temps. Ces résistances sont donc relativement stables dès qu'elles ont été fabriquées, de sorte qu'il n'est pas nécessaire de leur appliquer un trai tement spécial.
Semiconductor manufacturing process. We have. discovered that different compositions of metal oxides are likely to be employed in the manufacture of thermoresistanes. One can use, for example, manganese oxides combined with a. or more key oxides of nickel, cobalt or copper. These different oxides must be everything. first intimately mixed and then; undergo treatment. thermal at a temperature varying, depending on the case, between 600 and 7-150 C.
The resistivity of thermoresistanes must be checked during their manufacture. Depending on the constituents that are used, the. resistivity can vary considerably. This is verified by tests on different mixtures of oxides, by varying the quantities of metallic elements present. By metallic elements, is meant here the metal in the atomic state present in the composition.
The resistivity of heat-resistants also varies depending on the treatment. thermal we do to them. undergo. The quantity of oxygen present in the composition of the oxides, even if it deviates from the stoichiometric proportions by quantities so small that they cannot be detected by the usual methods of chemical analysis, has a great influence on the resistivity . The temperature coefficient is also influenced by these different factors and there is a relation between the specific resistivity and. the temperature coefficient.
The object of the. The present invention is a process for manufacturing stable semiconductors with low resistivity and which consists of a mixture of manganese oxides and copper oxides, constituting an agglomerate which is subjected to a heat treatment between 600 and 7a50 C followed by cooling including the. speed is. determined, process characterized in that the treatment temperature and the cooling rate are chosen depending on the composition of the mixture, while observing the following rule:
higher temperature and cooling rate. faster for a predominance of the number of manganese atoms, lower temperature and slower cooling rate for a predominance of the number of copper atoms.
It is therefore a question of studying how the resistivity varies, on the one hand, with temperature and, on the other hand, with the composition of manganese oxides and copper oxides.
An object of the method is also to improve the stability of the resistance of the semiconductors as a function of time.
Another object of the invention is to determine the most favorable temperature for the heat treatment and the rate of cooling of resistors composed of manganese oxides and copper oxides.
The appended drawing represents, by way of example, various embodiments of thermoresistors produced by the process which will be described.
Figs. 1, 2 and 3 respectively represent resistors in the form of a disk, cylinder or rod of varying length.
Figs. 4 and 5 represent the variation of the resistivity factor (; B) and the variation of the resistivity at 0 C (oo) with the metallic composition of the resistor; fl is measured by degrees centigrade.
Fig. 6 gives the. variation of the logarithm of the resistivity at 0 C as a function of the resistivity factor fl. The two straight lines shown limit the field in which the experimental points of all the semiconductors that can be used to make resistors are inserted, and FIG. 7 represents the logarithms of the resistivity at 0 as a function of, fl for agglomerates whose composition in copper and manganese oxides is variable.

In the study of semiconductors, it is easier to use the resistivity factor than the temperature coefficient. Indeed, equation (1) characterizes the behavior of the semiconductor; f3. is constant and independent of temperature, while a varies a lot with temperature as shown in the last equation.
It will be necessary to determine, for each semiconductor, a value of the resistivity at 0 ° C. and a value of the resistivity factor. Each pair of values thus determined defines mi point on the graph of FIG. 6. If we plot on this graph the points corresponding to almost all known semiconductors, we find that they all come to be placed in a well-defined region.
In fig. 6, only the above-mentioned region is indicated; it is between two lines whose equations are: log oo = 0.0016 fl + b where b is equal to - 3.3 for the lower line and + 0.7 for the upper line.
For a determined value of the resistivity factor fi, the value of b can therefore vary by four units. In other words, for a given value of 6, o can vary between two limits, one of which is 10,000 times greater than the other.
The interest of a semiconductor in the manufacture of thermoresistors is apparent from the graph of FIG. 6. In general, semiconductors are useful when they have a low resistivity and a high value of the factor, 8. According to said graph, they will therefore come to be placed rather in the vicinity of the lower line. The value of b for a semiconductor therefore measures its utility in a way. In the following, we will call the utility coefficient of a semiconductor the corresponding value of b which characterizes it.
The best semiconductors will have a utility coefficient equal to - 3.3, while for the less good, b will be around 0.7.
If semiconductors are manufactured using different compositions of manganese and oxides. of nickel, one obtains on the graph of FIG. 6 a more or less continuous curve, which shows that the respective value of O "and of (l is relatively well determined when the composition of the mixture is itself.
Experience has shown, on the other hand, that by using mixtures of manganese oxides. and copper, we can move the characteristic points of these bodies in the graph o "<I> = f </I> (, 8) by subjecting them to a preliminary heat treatment.
Figs. 4 and 5 show. how does the resistivity factor vary f. depending on the com position of the manganese semiconductor and. in copper, as well as the variation of the specific resistivity at 0 C with this same composition. Depending on the heat treatment that the semiconductor undergoes, the measurements made make it possible to place the characteristic points in a domain limited by two curves. As there is a certain dependence this pendant between fl and oo, one cannot arbitrarily choose two values of S and of among those which are indicated in fibs. 4 and 5.
The values observed for different compositions of the mixture: manganese oxides / copper oxides have been reported in fig. 7 and all the points recorded have been circled. Any semiconductor corresponding to one of the points of the graph of FIG. 7 can be manufactured by suitably choosing the ratio of the number of manganese atoms to the number of copper atoms it should contain, thus reading the heat treatment it should contain. undergo.
The fi, -. 7 shows, on the other hand, that a large number of semiconductors consisting of manganese or copper oxides have a high utility coefficient, at least as regards those which are, placed in the vicinity from the lower right.
In order to manufacture thermoresistors by the present process, finely divided and mixed materials must be used which are agglomerated, for example, in the form of discs, cylinders, rods, sheets, tube or (or any other way). by pressure, by stretching or by a similar mechanical operation.
The agglomerates thus obtained must undergo a heat sintering treatment between 600 and 1450 C, then, then, be cooled at a determined speed. After the heat treatment, the thermoresistor will be fitted with suitable electrodes.
The resistors, such as 10 and 20 (fig. 1 and 2), have been provided with adherent electrodes 11 and 22, as follows: They are coated with a metallic paste containing for example silver or a composed of silver, as well as a fusible glass and. an organic solvent. The organic solvent is. then removed by evaporation. The resistors thus treated undergo a firing during which the glass melts and fixes the silver to the resistance in the form of an adherent metal coating. The silver paste is. made so that the glass melts and the paste is eliminated at a temperature below 475 C.
A rod or a stick serving as resistance, as shown at 30 (Fig. 3), can. be coated (the metal caps 31 which act as electrodes. Said caps are adjusted by clamping or using a conductive cement.
Research carried out on resistances of different chemical compositions having undergone heat treatments at also different temperatures, between 600 and 1.450 C, allow to conclude that it is necessary to bring the resistances to a higher temperature, when the chemical composition is rich in manganese only when the composition is. rich in copper. If the heat treatment takes place at. a temperature of any kind. slightly below 1000 ° C., the semiconductor exhibits insufficient sintering for a composition rich in manganese.
On the contrary, if the composition of the semiconductor contains more copper than manganese, it is necessary not to exceed 1000 C, because the product would tend to melt, which must be avoided. The heat treatment will preferably take place in the vicinity of 1000 C for approximately equal compositions of copper and manganese.
The rate of cooling that follows heat treatment has a; significant influence on the characteristics of the final product. In the following, the expression rapid cooling indicates that the resistance of the heating atmosphere is removed and immersed; in air or in a coolant. A few minutes are enough for the resistance to take the ordinary temperature. The slow cooling ex pressure means a gradual cooling of the resistance, usually several times. In a particular case, the duration of the slow cooling lasted a little more than ten hours.
The invention should not, however, be limited to particular cooling times, as it is clear that the rates of steep cooling and slow cooling are of a different order of magnitude.
For niche manga nese compositions, rapid cooling leads, according to experience, to lower values for Qo, fl and b than those obtained with slow cooling. The following table illustrates these differences. The composition ratio shown in the first column means, for example, that the composition of a mixture of oxides which is written Mn / Cu = 90/10 is such that 90 manganese atoms are combined with 10 copper atoms. .

To achieve this result, oxides of manganese and copper will be mixed which, after heat treatment, will be cooled rapidly, if the manganese predominates, and slowly if the copper is of a higher quality than that of manganese.
The resistances of semiconductors composed of metal oxides tend to increase over time. This increase tends towards a limit which, when reached, gives the thermoresistor a stable state. This variation of <B> resistance </B> can last a long time, sometimes years. Stabilization can be accelerated by maintaining the resistances at a temperature above the normal operating temperature for several days or even several weeks.
As the increase in resistance depends on both time and temperature, increasing the temperature will shorten the stabilization period accordingly. However, avoid raising the temperature too much during this process, as this could damage the thermoresistors.
However, by applying the method described, the thermoresistors do not exhibit, so to speak, any variations as a function of time. These resistors are therefore relatively stable as soon as they have been manufactured, so that it is not necessary to apply a special treatment to them.
