Description
The invention relates to a mirror for the EUV wavelength range and a projection lens and a lighting system for microlithography with such a mirror. In addition, the invention relates to a projection exposure apparatus for microlithography with such a projection lens and / or such a lighting system.
Microlithography projection exposure apparatuses for the EUV wavelength range rely on the fact that the mirrors used to expose or image a mask in an image plane have a high reflectivity. On the one hand, the product of the reflectivity values of the individual mirrors determines the total transmission of the projection exposure apparatus, and on the other hand, EUV light sources are limited in their light output. Furthermore, such mirrors must also have the desired optical imaging quality and ensure this over a period of several years under continuous irradiation with EUV radiation of high intensity.
To achieve the high reflectivity of the mirrors, the mirrors for the EUV wavelength range usually comprise a layer arrangement which is applied to a substrate and which has a reflective layer system. The reflective layer system usually has at least one layer subsystem, which consists of a periodic sequence of at least two periods of individual layers. In this case, the periods comprise two individual layers of different materials for a high refractive index layer and a low refractive index layer which are adapted in their thickness such that a high reflectivity is achieved. In the case of the terms high refractive and low refractive index, in the EUV wavelength range these are relative terms with regard to the respective partner layer in a period of a layer subsystem. Layer subsystems generally only work in the EUV wavelength range if a layer which refracts optically with high refractive index is combined with a layer which is relatively lower in optical refraction than the main component of a period of the layer subsystem.
Ferner muss zur Erzielung der hohen Reflektivität der Spiegel der Verlust aufgrund von Streulicht vermieden werden, was zu hohen Anforderungen an die Oberflächenrauheit der Spiegel für den EUV-Wellenlängenbereich führt, insbesondere für die Oberflächenrauheit im Bereich mit Ortswellenlängen von 10 nm bis 1,5 μm.Furthermore, in order to achieve the high reflectivity of the mirror, the loss due to stray light must be avoided, which leads to high demands on the surface roughness of the mirrors for the EUV wavelength range, in particular for the surface roughness in the range of spatial wavelengths of 10 nm to 1.5 microns.
In order to achieve the desired optical imaging quality, moreover, the layer voltage of the layer arrangement must be very low so that the substrate does not unduly bend due to the layer voltages in the layer arrangement. For this purpose, the layer voltages that arise, for example, in the reflective layer system must be compensated by the layer voltages other parts of the layer arrangement. The layer stress is divided into tensile and compressive stress. Yes, if the resulting forces acting perpendicular to the surface of the substrate have a positive sign (tensile stress) or a negative sign (compressive stress).
In order to ensure the desired optical image quality over several years under continuous irradiation with EUV radiation of high intensity, it must also be prevented that too much EUV radiation is transmitted through to the substrate, so that the substrate is not over a long period of high doses of EUV radiation is exposed. Substrates for EUV mirrors from materials such. B. Zerodur of Schott AG ® or ULE ® from Corning Inc. under tend high doses of EUV radiation to a compression in the order of a few percent by volume. This densification, with generally uneven irradiation of the mirrors, results in an uneven change in their surface shape, thereby undesirably altering the optical imaging properties of the mirrors during service life.
Usually different protective layer subsystems and thus also different materials are used to protect the substrate from EUV radiation by absorption, to compensate for layer stress and to smooth the surface roughness.
The object of the invention is to provide a mirror for the EUV wavelength range with a simplified protective layer system in comparison with the prior art, which reduces the transmission of EUV radiation through the layer arrangement with low surface roughness values and generates a layer voltage to compensate for layer stresses in the layer arrangement ,
- A reflective layer system with at least one layer subsystem and
- A protective layer system protecting the substrate, wherein the protective layer system has a periodic sequence of at least two periods, each consisting of two individual layers, characterized in that the respective first individual layer of the periods at the same time protects the substrate by absorption of the EUV radiation and layer stresses in the layer arrangement compensates, and the respective second individual layer reduces the surface roughness of the protective layer system by smoothing the surface roughness of the first single layer.
It has been recognized according to the invention that the structure of the protective layer system protecting the substrate can be simplified and thus the thickness of the protective layer system can be reduced if the individual layers combine more than one functionality. Thus, the first single layer is designed such that on the one hand protects the substrate by absorption of the EUV radiation, since otherwise, as mentioned above, under high doses of EUV radiation to a densification of the substrate and thus to an undesirable change in the optical Image characteristics during operation can come. On the other hand, layer voltages in the layer arrangement are simultaneously compensated by the first individual layer, since otherwise the substrate bends inadmissibly due to the layer stresses. In this case, the reflective layer system and the roughness-reducing layers usually have a compressive stress which must be compensated by a tensile stress generated in the protective layer system. Thus, the first single layer has two functionalities.
In addition, the second single layer is designed such that it reduces the surface roughness of the protective layer system. This is achieved on the one hand by the fact that the absorbing and layer stress compensating effect is not produced by a thick layer, but rather by a plurality of thinner first individual layers which are interrupted by the second individual layers.
Although the first individual layers have the desired effect in terms of absorption or layer tension in their total thickness, the crystal growth in the first individual layers is interrupted. Thus, the surface roughness on the surfaces of the first individual layers is reduced compared to a single thick layer. On the other hand, the second individual layers are designed so that the surface roughness is additionally reduced. The resulting surface roughness of the second single layer is dependent on both the material and the nature of the deposition process of the single layer. This makes it possible to produce very smooth surfaces without large stray light losses.
The high demands on the surface roughness of the protection system are required so that the losses due to scattered light are avoided in order to achieve a high reflectivity of the mirror. These requirements apply in particular to the transitions of the individual layers of the reflective layer system, since the EUV radiation is reflected here. However, in order for the reflective layer system to be able to meet the requirements of surface roughness, the underlying protective layer system must already have a sufficiently low surface roughness.
In an advantageous embodiment, the ratio of the thickness of the first single layer to the thickness of the second single layer is constant for all periods. By facilitating the measurability of the parameters, for example the thicknesses of the individual layers, of such a protective layer system and thus facilitating process control, the production of such protective layer systems is simplified. Because only regular, repetitive structures allow the determination of the period thickness by means of X-ray optical methods.
In a particularly advantageous embodiment, the ratio of the thickness of the first individual layer to the thickness of the second individual layer decreases with a greater distance from the substrate. As a result, the layer thickness-generating first individual layers have higher thicknesses in the lower layers relative to the smoothing second individual layers than in the upper layers. Thus, the generation of layer stresses predominates in the lower part, while in the upper part the effect of the roughness-reducing individual layers predominates. The roughening of the lower layer section is therefore compensated again in the upper section. As a result, with the total thickness of the protective layer system being lower overall, the same layer stress can be achieved generating and roughness-reducing effect are achieved, as in a layer stack in which the ratio of the thickness of the first single layer to the thickness of the second single layer for all periods is constant.
Dabei ist der Absorptionsindex (k-Wert) der Imaginärteil der imaginäre Brechzahl n ~ = n – i·k.In an advantageous embodiment, the material of the first single layer (AZ) has an absorption index k at 13.5 nm of more than 0.03. Here, the absorption index (k value) is the imaginary part of the imaginary refractive index n ~ = n-i · k.
In an advantageous embodiment, the transmission of EUV radiation through the layer arrangement to the substrate is less than 0.1%. It has been recognized according to the invention that in order to protect the substrate against excessive doses of EUV radiation, it is necessary to design the layer arrangement on the substrate of the mirror in such a way that only a fraction of the EUV radiation reaches the substrate. Adapted to the reflective layer system, which may comprise many periods of single layers and thus also absorbs a portion of the EUV radiation, we hereby designed the protective layer system protecting the substrate such that in each case the transmission of EUV radiation through the layer arrangement to the substrate less than 0.1%.
In an advantageous embodiment, the mirror for the EUV wavelength range is characterized in that the protective layer experiences an irreversible volume change of less than 1% under EUV radiation.
Here, the irreversible change in volume under EUV radiation is not understood to be the reversible volume change due to the thermal expansion, but the long-term irreversible volume change caused by high doses of EUV radiation due to structural changes in the material under consideration. In this case, it has been recognized according to the invention that care must also be taken that the protective layer system must remain stable even under EUV radiation at high doses which are collected over the lifetime of a lithography system. Otherwise, the problem of irreversible volume change is only shifted from the substrate to the protective layer system.
In addition, the object of the present invention is achieved by a mirror for the EUV wavelength range which is characterized in that the protective layer system is provided, an irreversible change of the surface of the substrate under EUV radiation of more than 0.1 nm measured in the normal direction at a location within the irradiated area of the substrate relative to the surface of the substrate at a location outside the irradiated area measured in the same direction, and at the same time exerting a layer stress to compensate for layer stresses in the layer arrangement.
In this case, it has been recognized according to the invention that, in addition to protecting the substrate, it must also be ensured that the protective layer system is at the same time adapted to compensate for the layer stresses in the layer arrangement, since otherwise the substrate unduly bends due to the layer stresses. Thus, when designing a protective layer system, the resulting layer stress must be taken into account. Furthermore, care must be taken by the choice of materials in the protective layer system that they do not change in EUV radiation high doses, as this inevitably brings a change in the layer stress and thus the surface shape with it.
In an advantageous embodiment, the periods of the protective layer system have a thickness of 5 nm-100 nm in order to compensate for both the roughness of the tensile stress-generating partial layer and to be able to produce overall tensile stresses.
In an advantageous embodiment, the protective layer system has a thickness of 50 nm-1000 nm in order to be able to produce both the substrate protection, the necessary layer tension and the measurability.
In an advantageous embodiment, the layer-stress compensation layer in the layer arrangement exerts a tensile stress of +10 MPa to +2000 MPa which is suitable for the layer stress of ordinary EUV-reflective layer systems ranging from -1000 MPa to a few -10 MPa to be able to compensate.
In an advantageous embodiment, the material of the first single layer (AZ) of copper, chromium or a nickel-chromium alloy, wherein the ratio of chromium: nickel is between 30:70 and 70:30. In this case, it has been recognized according to the invention that it is copper, chromium or a nickel-chromium Alloy is materials that absorb sufficient EUV radiation at the same time to protect the substrate from high doses of EUV radiation, and can have a layer stress generating effect.
In an advantageous embodiment, the second single layer consists of a material which is selected or composed of the group of materials: B 4 C, C, Si-nitride, Si-carbide, Si-boride, Mo-nitride, Mo-carbide, Mo -Boride, Ru-nitride, Ru-carbide and Ru-boride.
In an advantageous embodiment, the mirror for the EUV wavelength range is characterized in that the protective layer system has a surface roughness of less than 0.6 nm rms, in particular less than 0.1 nm rms, in the spatial wavelength range of 10 nm to 1.5 microns. Such layers lead, as mentioned above, to low stray light losses.
In an advantageous embodiment, the mirror for the EUV wavelength range is characterized in that the individual layers of the protective layer system are applied using vacuum coating methods. Only with these methods are sufficiently precise and reproducible layers to be produced for EUV lithography.
In addition, the object of the present invention is achieved by a mirror for the EUV wavelength range, wherein the reflective layer system comprises at least one layer subsystem, which consists of a periodic sequence of at least two periods of individual layers, wherein the periods are two individual layers of different materials for a high refractive layer and a low refractive layer include.
The terms high refractive and low refractive index are, as mentioned above, in the EUV wavelength range relative terms with respect to the respective partner layer in a period of a layer subsystem. Layer subsystems generally only work in the EUV wavelength range if a layer which refracts optically with high refractive index is combined with a layer which is relatively lower in optical refraction than the main component of a period of the layer subsystem.
In an advantageous embodiment, the mirror for the EUV wavelength range is further characterized in that the reflective layer system comprises a cover layer system which terminates the layer arrangement of the mirror. As a result, the mirror is protected against environmental influences.
In addition, the object of the present invention is achieved by a projection objective for microlithography which comprises a mirror according to the invention.
In addition, the object of the present invention is achieved by a lighting system for microlithography which comprises a mirror according to the invention.
In addition, the object of the present invention is achieved by a projection exposure apparatus for microlithography which comprises a projection objective according to the invention and / or an illumination system according to the invention.

In addition, the second single layer (R) is designed so as to reduce the surface roughness of the protective layer system (SPL) by smoothing the surface roughness of the first single layer (AZ). All in the protective layer system (SPL) occurring absorptive and layer stress generating individual layers (AZ) of the protective layer system in this case have in their cumulative total thickness each desired effect in terms of absorption or layer stress. However, since they are interrupted by the second single layers (R), the crystal growth of the first single layer (AZ) is interrupted. The second single layer consists, for example, of a material which is selected or composed of the group of materials: B 4 C, C, Si-nitride, Si-carbide, Si-boride, Mo-nitride, Mo-carbide, Mo-boride , Ru nitride, Ru carbide and Ru-boride. This makes it possible to produce very smooth surfaces without large stray light losses, for example, the protective layer system has a surface roughness of less than 0.6 nm rms in the spatial wavelength range of 10 nm to 1.5 microns. In particular, the surface roughness can also be less than 0.1 nm rms.
According to the invention, the fact that the single layer (AZ) combines more than one functionality in itself simplifies the structure of the protective layer system protecting the substrate and thus reduces the thickness of the protective layer system d P. For example, the protective layer system (SPL) has a thickness (d P ) of 50 nm-1000 nm. Alternatively, different protective layer subsystems would have to be provided for the EUV radiation-protecting and layer-voltage-generating effect.
