Abstract

孔形状が良好であり、孔径ばらつきを低減できる、複数のビアを有するガラスの製造方法を提供する。当該ガラスの製造方法は、複数のビア(140)を有するガラスの製造方法であって、改質部(120)を有するガラスをエッチングして前記複数のビア(140)を形成する工程を有し、エッチング開始から60分間経過以降のエッチング温度の変動係数が0.001以上0.025以下である。

Description

ガラスの製造方法、及びガラス
 本開示は、ガラスの製造方法、及びガラスに関する。
 近年、半導体分野において、シリコンの微細加工による性能向上が物理的及びコスト的な限界に近づきつつある。このため、半導体後工程やそれに使用する材料の深化による性能向上が盛んに検討されている。ガラスに微細貫通孔(Through Glass Via、TGV)加工を施したガラス板は、ガラスインターポーザやガラスコア基板など多くの用途にニーズがあり、その製造方法が研究されている。例えば、ガラス基板にレーザを照射して改質した後、薬液でエッチングすることで改質部を位置選択的に異方性加工する方法がある。
 微細孔を有するガラス基板では、1枚のガラス基板中に数十~数千万の孔が形成されている場合がある。このとき、無数の孔同士の形状ばらつきによる品質不良が問題となっている。
 薬液処理によりガラス板に微細孔を形成する場合において、薬液の温度制御が品質に影響していると考えられている。エッチング槽内のエッチング液の温度を一定の温度に維持し、エッチングレートの変動を抑制して、ガラス板へのエッチング処理のばらつきを低減するために、例えば、エッチング槽内のエッチング液の温度を調整する第一温調装置と、補充槽内の補充液の温度を調整する第二温調装置と、を備えるガラス板の製造装置が開示されている(例えば、引用文献1参照)。

 本開示の一実施形態は、孔形状が良好であり、孔径ばらつきを低減できる、複数のビアを有するガラスの製造方法を提供することを目的とする。
 本開示の一実施形態に係るガラスの製造方法は、複数のビアを有するガラスの製造方法であって、改質部を有するガラスをエッチングして前記複数のビアを形成し、エッチング開始から60分間経過以降のエッチング温度の変動係数が0.001以上0.025以下である。
 本開示の一実施形様によれば、孔形状が良好であり、孔径ばらつきを低減できる、複数のビアを有するガラスの製造方法を提供することができる。

 以下、本開示を実施するための形態について図面を参照して説明する。各図面において同一の又は類似の構成には同一の符号を付し、説明を省略することがある。明細書中、数値範囲を示す「~」は、その前後に記載された数値を下限値及び上限値として含むことを意味する。数値範囲は、四捨五入した範囲を含む。以下において、ガラスの各成分の組成範囲は、酸化物基準のmol%で表示する。
(ガラスの製造方法)
 本実施形態のガラスの製造方法は、複数のビアを有するガラスの製造方法であって、改質部を有するガラスをエッチングして前記複数のビアを形成することを有し、更に必要に応じて、ガラス基板におけるビア形成予定位置にレーザを照射して改質部を形成してもよい。エッチング開始から60分間経過以降のエッチング温度の変動係数が0.001以上0.025以下である。
 従来技術の湿式エッチングでは、アルミノシリケートガラス等のガラスから溶出されたカルシウムイオン、マグネシウムイオン等が、アルミン酸塩、ケイ酸塩、水酸化物などの析出物を形成し、孔内部のエッチングを阻害するという問題がある。また、孔内部の流れが閉じた渦を形成してしまい、エッチングが進むと、析出物が蓄積すると共に、塩基成分及び錯化剤が減少し、エッチング速度が低下するという問題がある(例えば、Journal of the Electrochemical Society, 1983, 130.8: 1722参照)。ビア毎にエッチング反応が個別に進行するため、複数のビア同士でのエッチングの進行度合いにばらつきが生じ、孔径にばらつきが生じるという問題がある。
 従来技術のガラス板の製造装置を開示する特許文献1には、当該製造装置を用いてエッチング液及び補充液の温度を一定に制御することにより、同一ガラス板内の複数の凹部又は溝部の処理のばらつきが低減されることについて、例えば、複数の凹部の孔径の標準偏差が少ない等の具体的な数値は示されておらず、温度を一定に制御することによる具体的な効果は不明であった。また、同一バッチにおける複数のガラス板間の凹部のばらつきについても何ら言及はなかった。
 本発明者らは、従来技術の問題点、及び前記課題を解決するべく鋭意検討を重ねた結果、意外にも、エッチング中の温度変動が大きすぎても小さすぎても、孔径のばらつきが大きくなることを見出した。そして、複数のビアを有するガラスの製造方法であって、改質部を有するガラスをエッチングして前記複数のビアを形成し、エッチング開始から60分間経過以降のエッチング温度の変動係数が0.001以上0.025以下であることで、孔形状が良好であり、孔径ばらつきを低減できる、複数のビアを有するガラスの製造方法を提供できることを見出し、本発明の完成に至った。
 前記ビアとしては、ガラスの一の面と他の面とを貫通する貫通ビアであってもよく、ガラスの一の面に開口部を有し、他の面に開口部を有しない非貫通ビアであってもよく、いずれも目的に応じて適宜選択できる。
[第1の実施形態]
 以下、図1~3を用いて、第1の実施形態に係るガラスの製造方法について説明する。図1~3は、第1の実施形態のガラスの製造方法のフローを示す模式図であり、貫通ビアを有するガラスの製造方法の態様を示す。第1の実施形態のガラスの製造方法は、例えば、ステップS101~S102を有する。ステップS101では、ガラス基板におけるビア形成予定位置にレーザを照射して改質部を形成する。ステップS102では、改質部を有するガラスをエッチングして前記複数のビアを形成する。
<S101>
 ステップS101では、ガラス基板におけるビア形成予定位置にレーザを照射して改質部を形成する。これにより、前記ビア形成予定位置を改質した改質部が形成され、改質部を有するガラスが形成される。ビア形成予定位置は、レーザ照射によりエネルギーを受けて改質されることにより、エッチングされ易い性質を有する改質部になる。
 まず、ガラス基板が準備される。図1に示すように、ガラス基板110は、第1の面112と、第1の面112と対向する第2の面114を有する。
-ガラス-
 ガラス基板110に用いるガラスとしては、特に制限はなく、目的に応じて適宜選択することができるが、LiO、NaO、KO、MgO、CaO、SrO、及びBaOからなる群より選択される1種以上を含むアルミノシリケートガラスが好ましく、前記ガラスにおいて、LiO、NaO、及びKOの合計含有量が0mol%~10mol%であり、MgO、CaO、SrO、及びBaOの合計含有量が0mol%~30mol%であることがより好ましい。前記ガラスに含まれる元素としては、特に制限はなく、目的とする物性に応じて任意の元素を含んでいてもよい。本明細書においてガラスには、結晶化ガラスも含む。
 前記ガラスにおけるSiOの含有量としては、平面レートとストレート性を高められる観点から、40mol%~99mol%が好ましく、55mol%~90mol%がより好ましく、60mol%~85mol%が特に好ましい。前記ガラスにおけるAlの含有量としては、平面レートとストレート性を高められる観点から、1mol%~40mol%が好ましく、1mol%~30mol%がより好ましく、3mol%~20mol%が更に好ましい。前記ガラスにおけるBの含有量としては、平面レートとストレート性を高められる観点から、0mol%~30mol%が好ましく、1mol%~25mol%がより好ましく、3mol%~20mol%が更に好ましく、5mol%~15mol%が特に好ましい。
 SiO、Al、及び/又はBは、ガラスネットワークを形成する作用を有し、LiO、NaO、KO、MgO、CaO、SrO、及び/又はBaOは、ガラスネットワークを修飾する作用を有し、一般的には網目修飾酸化物と称される。
 前記ガラスは、CTE、屈折率、密度、ヤング率、比誘電率、誘電正接などを考慮し、使用目的に応じて適宜選定すればよい。
 ガラス基板110としては、無機膜や有機膜などの追加の層を有する積層体であってもよい。ガラスが半導体素子のパッケージに使用される場合は、無アルカリガラスが好ましい。アルカリ含有ガラスである場合、ガラス中のアルカリ成分が析出し、半導体素子に悪影響を及ぼすおそれがあるためである。
 ガラス基板110の平均厚みとしては、特に制限はなく、目的に応じて適宜選択することができ、例えば、0.05mm~3.0mmなどが挙げられる。
 次いで、ガラス基板110の第1の面112から、ビア形成予定位置にレーザを照射して改質部120が形成される。図2は、レーザ照射後の改質部120を有するガラス基板110の断面図を模式的に示す。貫通ビアを有するガラスを製造する場合、第1の面112から第2の面114にわたって連通する複数の改質部120が形成される。改質部120において、第1の面112における開口を第1の初期開口122と称し、第2の面114における開口を第2の初期開口124と称する。
 前記ビア形成予定位置及び改質部としては、ガラス基板の厚み方向にわたって連通する貫通ビアの形成予定位置及び改質部(例えば、図2の120)であってもよく、ガラス基板の一の面から所定深さまで連通する非貫通ビアの形成予定位置及び改質部(例えば、図4の230)であってもよく、いずれも目的に応じて適宜選択できる。貫通ビア同士を連結させて異形の貫通ビアを形成してもよく、非貫通ビア同士を連結させてキャビティ形状、ポケット形状、溝形状のビアを形成してもよい。ただし、本明細書において、ビア同士が連結してできた形状は孔径ばらつきの評価対象外とする。なぜなら、例えば、大量の微細ビアと粗大なキャビティを並列で評価すると、変動係数が異常に大きくなることがあり、本発明の意図に反するからである。
 レーザとしては、特に制限はなく、目的に応じて適宜選択することができ、グリーンレーザ、UVレーザなどが挙げられる。また、レーザの照射方法としては、短パルスレーザ(例えば、ピコ秒レーザ、ナノ秒レーザ、フェムト秒レーザ)を用いることが好ましい。具体的には、平均厚み1.1mmのアルミノシリケートガラスに対し、グリーンピコ秒レーザ(例えば、波長532nm、パルス幅10ps)、パルスエネルギー40μJ~300μJを使用し、1つの形成予定位置あたり1ショット~数ショット照射することにより(例えば、100μJ、1ショット)、改質部を形成することができる。
<S102>
 ステップS102では、改質部を有するガラスをエッチングして前記複数のビアを形成する。これにより、複数のビアを有するガラスが製造される。
 ステップS102において、エッチング液組成物を用い、改質部120を有するガラス基板110をエッチングし、複数の貫通ビア140が形成される。このとき、第1の初期開口122が拡張されて第1の開口142が形成され、第2の初期開口124が拡張されて第2の開口144が形成される。なお、エッチング処理の際に、ガラス基板110の表面もエッチングされ、ガラス基板110の厚さは、エッチング前のtからtに変化する。図3は、エッチング後の貫通ビア140を有するガラスの断面図を模式的に示す。
 したがって、ガラス基板110の第1の面112及び第2の面114は、処理後に、それぞれ、新生面に変化する。ただし、本願では説明の煩雑さを避けるため、ガラス基板110のエッチング処理後の相互に対向する表面を、そのまま、「第1の面112」及び「第2の面114」と称する。
 以上により、図3に示すように、貫通ビア140を有するガラスを製造することができる。
 ガラスをエッチングする方法としては、ガラスエッチング用のエッチング液組成物を用いていれば、特に制限はなく、目的に応じて公知の方法を適宜選択することができるが、ガラスをエッチング液組成物に浸漬することが好ましい。エッチング温度としては、20℃~150℃が好ましく、50℃~120℃がより好ましく、エッチング時間としては、2時間~240時間が好ましく、5時間~200時間がより好ましい。
 エッチング温度のばらつきの指標として、変動係数、すなわち、標準偏差/平均値、により評価することができる。標準偏差と平均値はエッチング温度の測定値から算出すればよい。エッチング開始から60分間経過以降のエッチング温度の変動係数としては、0.001以上0.025以下である。下限値としては0.0015以上がより好ましく、0.002以上が更に好ましく、0.003以上が特に好ましい。上限値としては0.024以下がより好ましく、0.023以下が更に好ましく、0.022以下が特に好ましい。
 ここで、エッチング開始から60分間経過までの初期60分間は、温度調整のオーバーシュートや温度平衡化の影響があるため、考慮から除外する。エッチング温度の変動係数を算出する時間としては、エッチング開始60分間経過後からエッチング終了時刻までが好ましいが、エッチング終了時刻までを考慮しなくてもよく、エッチング開始60分間経過後から所定時間経過後までであってもよい。前記所定時間としては、本実施形態の効果により各ビアのエッチング反応がばらつきなく進行するのに十分な時間であればよく、例えば、5時間~200時間の任意の時間が挙げられる。また、エッチング時間の20%以上が好ましく、30%以上、40%以上、50%以上がより好ましい。
 エッチング温度の変動係数を算出するための、データの計測間隔としては、ノイズの影響を防止するために1分間隔が好ましい。
 エッチング温度のプロファイルとしては、一定温度(一段階)のプロファイルであってもよく、多段階のプロファイルであってもよい。多段階のプロファイルの場合、エッチング温度の変動係数を算出する時間としては、昇温過程及び降温エッチング開始60分間経過後であり、かつ、温度プロファイルがプラトーである所定時間経過後までを採用することができる。例えば、温度T±変動係数での第1段階、温度T±変動係数での第2段階、・・・温度T±変動係数での第n段階の順に変温する多段階プロファイルの場合、エッチング開始から60分間経過までの初期60分間と、昇温及び降温の過程を考慮せず、第1段階のプラトー部分のみの所定時間に基づいて計算してもよいし、第1段階、第2段階、・・・第n段階のプラトー部分の所定時間に基づいて計算してもよい。
 多段階のプロファイルを実施するには、温度の異なる槽を複数用意し、ガラス基板を移動させる方法でもよい。
 意図的な温度変動を与える温度制御方法としては何ら限定されないが、例えば、熱電対を備えた温度調節器(プログラムコントローラ)を使用し、フィードバック制御やフィードフォワード制御など任意の制御手法を用い、パラメータを適切に調整することで、所望の温度変動条件でエッチングを実施することができる。
 エッチングする際に、ガラスの孔内部のエッチング液組成物をリフレッシュする観点から、エッチング液組成物を流動させることが好ましく、例えば、特開2020-001959号公報に記載されたように、閉空間にエッチング液組成物を充満させ、液圧を作用させながらエッチングする方法;特表2016-534017号公報に記載されたように、ガラス基板に超音波(例えば、40kHz~192kHz)を印加してエッチングする方法;特開2020-066551号公報に記載されたように、エッチング液組成物中に浸漬された振動体によりエッチング液組成物を攪拌しながらエッチングする方法;特開2023-082984号公報に記載されたように、貫通していない初期孔を有するガラスをエッチングする第1のエッチング工程と、貫通した孔を有するガラスをエッチングする第2のエッチング工程と、を有し、ガラスに対するエッチング液組成物の平均相対速度が、第1のエッチング工程よりも第2のエッチング工程が速い条件でエッチングする方法などが好適に挙げられる。
-エッチング液組成物-
 ガラスエッチング用のエッチング液組成物としては、特に制限はなく目的に応じて適宜選択することができる。ただし当該エッチング液組成物は、フッ酸、フッ化物塩、または金属水酸化物から選択される少なくとも1つ以上を含むことが好ましい。このようなエッチング液組成物は粘度が低く、液流制御が容易であるため、比較的均一なエッチングを実現できる。中でも、析出物の発生を抑制する観点から、エッチング液組成物は金属水酸化物を含むことがより好ましく、金属水酸化物とキレート剤の両方を含むことがさらにより好ましい。当該キレート剤は、金属水酸化物に由来する金属イオンを捕捉できる化合物であれば限定されないが、効率よく金属イオンを捕捉できる観点からヒドロキシカルボン酸及び/又はその塩を含むことが好ましい。エッチング液組成物は、更に必要に応じてその他の成分を含んでもよい。
<金属水酸化物>
 前記金属水酸化物としては、金属元素の水酸化物であり、塩基性であれば、特に制限はなく目的に応じて適宜選択でき、例えば、水酸化ナトリウム(NaOH)、水酸化カリウム(KOH)などが好適に挙げられる。これらは、1種単独で使用してもよく、2種以上を併用してもよい。
 前記金属水酸化物の含有量としては、エッチング液組成物に対し、2mol/L以上8mol/L以下が好ましく、2mol/L以上7mol/L以下がより好ましく、3mol/L以上7mol/L以下が更に好ましい。
<ヒドロキシカルボン酸及び/又はその塩>
 前記ヒドロキシカルボン酸及び/又はその塩としては、ヒドロキシル基とカルボキシル基とを有する化合物及び/又はその塩であれば、特に制限はなく目的に応じて適宜選択でき、例えば、アルドン酸、ウロン酸、アルダル酸等の糖酸;ヒドロキシエチルエチレンジアミン三酢酸(HEDTA)、ヒドロキシエチルイミノ二酢酸(HIDA)、ジヒドロキシエチルグリシン(DHEG)、クエン酸、乳酸、グリコール酸、ヒドロキシ酪酸、リンゴ酸、酒石酸、サリチル酸、バニリン酸、プロトカテク酸、没食子酸、マンデル酸、ベンジル酸、フェルラ酸、シナピン酸、セリン、スレオニン、チロシン;及びこれらの塩などが挙げられる。これらは、1種単独で使用してもよく、2種以上を併用してもよい。
 前記アルドン酸としては、例えば、グリセリン酸、キシロン酸、グルコン酸、ヘプトグルコン酸、ラクトビオン酸、アスコルビン酸などが挙げられる。
 前記塩としては、例えば、ナトリウム塩、カリウム塩などが挙げられる。
 これらの中でも、グルコン酸、グルコン酸ナトリウムが好ましい。
 前記ヒドロキシカルボン酸及び/又はその塩の含有量としては、エッチング液組成物に対し、0.5mol/L以上1.5mol/L以下が好ましく、0.6mol/L以上1.5mol/L以下がより好ましい。
<その他の成分>
 前記その他の成分としては、本実施形態の効果を損なわない範囲で、目的に応じて適宜選択することができ、例えば、リン配位子などのヒドロキシカルボン酸及び/又はその塩以外の錯化剤、ルイス塩基、酸化剤、還元剤、無機塩、アミン化合物、カルボン酸化合物、アミノカルボン酸化合物、高分子系分散剤、界面活性剤、有機溶媒、レオロジーコントロール剤、増粘剤などが挙げられる。
 前記ビアの孔径としては、特に制限はなく、目的に応じて適宜選択することができるが、1μm以上500μm以下が好ましく、50μm以上100μm以下がより好ましい。前記ビアの孔径が1μm以上500μm以下であると、エッチング速度が速く、かつ孔形状が良好となるガラスを製造することができる。
 ここで、ビアの孔径としては、改質するときのレーザ照射側である第1の面112におけるトップ孔径φ、第2の面114におけるボトム孔径φ、及び/又はトップ孔径φ及びボトム孔径φの平均値である平均孔径が挙げられる。また、任意の10点以上のビアの平均値とすることができる。
 各ビアの孔形状が良好であることの指標としては、ビアが貫通ビアである場合、トップ孔径及びボトム孔径の平均値である「平均孔径」に対する「くびれ径」の比である「ストレート性」により評価することができる。前記ストレート性としては、0.3以上が好ましく、0.35以上がより好ましい。
 具体的には、エッチング後のガラスについて、デジタルマイクロスコープ(例えば、VHX-8000、株式会社キーエンス製)を用いて貫通ビアの開口部のトップ孔径φ、及びボトム孔径φを測定する。測定には粒子解析機能を使用し、円相当径を孔径とする。次いで、ガラスを割断し、複数の貫通ビアを含む断面を観察し、くびれ部190におけるくびれ径φとして、各貫通ビアの最も細い部位の二点間距離を測定する。下記式により「ストレート性」を算出することができる。

 ストレート性=くびれ径÷平均孔径
 また、バッチ間の孔形状を比較するために、目的とする孔径(目的孔径)に基づく、「補正ストレート性」を指標とすることができる。下記式により「補正ストレート性」を算出することができる。

 補正くびれ径=目的孔径-平均孔径+くびれ径
 補正ストレート性=補正くびれ径÷目的孔径
 また、ビアの孔径ばらつきが低減されたことの指標として、任意の10点以上(好ましくは50点以上)のビアにおけるトップ孔径φの変動係数、すなわち、標準偏差/平均値、により評価することができる。前記トップ孔径φの変動係数の上限値としては、配線形成後の電気抵抗値を実用水準の範囲とすることができる観点から、0.030以下が好ましく、0.025以下がより好ましく、0.020以下が更に好ましい。下限値としては、製品の品質管理が容易になる観点から、0.001以上が好ましく、0.003以上がより好ましく、0.005以上が更に好ましい。
 一枚のガラス基板上に形成されるビアの形成数の下限値としては、100孔以上が好ましく、500孔以上がより好ましく、1,000孔以上が更に好ましく、3,000孔以上が特に好ましい。ビアの形成数の上限値としては、100,000,000孔以下が好ましく、10,000,000孔以下がより好ましく、1,000,000孔以下が更に好ましい。上記上下限の範囲とすることで、トップ孔径φの変動係数をエッチング中の温度変動で制御することができる。
 ガラス基板の面積の下限値としては、0.01cm以上が好ましく、1cm以上がより好ましく、3cm以上が更に好ましい。ガラス基板の面積の上限値としては、1,0000cm以下が好ましく、5,000cm以下がより好ましい。上記上下限の範囲とすることで、トップ孔径φの変動係数をエッチング中の温度変動で制御することができる。
 エッチングの指標となるエッチング速度は、エッチング時間あたりのガラスの厚みが薄くなる速さ[μm/時間]としての「平面レート」により評価することができる。前記平面レートとしては、4.0[μm/時間]以上が好ましく、4.5[μm/時間]以上がより好ましい。
 具体的には、エッチング前のガラスの平均厚みt[μm]、及びエッチング後のガラスの平均厚みt[μm]を、板厚測定装置(例えば、CL-L015(株式会社キーエンス製)をセンサヘッドとしたマルチカラーレーザ同軸変位計)にて測定及び算出し、減少した厚みをエッチング時間T[時間]で除した値を、下記式により求めることで「平面レート」を算出することができる。

[第2の実施形態]
 以下、図4~5を用いて、第2の実施形態に係るガラスの製造方法について説明する。図4~5は、第2の実施形態のガラスの製造方法のフローを示す模式図であり、非貫通ビアを有するガラスの製造方法の態様を示す。非貫通ビアを形成すること以外は、第1の実施形態で説明した事項を適宜選択することができる。第2の実施形態のガラスの製造方法は、例えば、ステップS201~S202を有する。ステップS201では、ガラス基板におけるビア形成予定位置にレーザを照射して改質部を形成する。ステップS202では、改質部を有するガラスをエッチングして前記複数のビアを形成する。
 ステップS201では、ガラス基板210の第1の面212から、ビア形成予定位置にレーザを照射して改質部230が形成される。ガラス基板210は、第1の面212と、第1の面と対向する第2の面214を有する。ガラス基板210としては、ガラス基板110、及び本実施形態のエッチング方法において説明したガラスを適宜選択することができる。
 図4は、レーザ照射後の改質部230を有するガラス基板210の断面図を模式的に示す。非貫通ビアを有するガラスを製造する場合、第1の面212から所定深さdまで連通する非貫通ビアの改質部230が形成される。改質部230において、第1の面212における開口を第1の初期開口232と称する。
 次いで、ステップS202において、エッチング液組成物を用い、改質部230を有するガラス基板210をエッチングし、深さdである複数の非貫通ビア250が形成される。このとき、第1の初期開口232が拡張されて第1の開口252が形成される。なお、エッチング処理の際に、ガラス基板210の表面もエッチングされ、ガラス基板210の厚さは、エッチング前のtからtに変化する。図5は、エッチング後の非貫通ビア250を有するガラスの断面図を模式的に示す。
 以上により、図5に示すように、非貫通ビア250を有するガラスを製造することができる。
 ビアのトップ孔径φとしては、特に制限はなく、目的に応じて適宜選択することができるが、1μm~500μmが好ましく、50μm~100μmがより好ましい。前記ビアの孔径が1μm~500μmであると、エッチング速度が速く、かつ孔形状が良好となるガラスを製造することができる。
 また、非貫通ビア250の深さをd[μm]としたときの、アスペクト比d/φとしては、例えば、1以上であってもよい。
 エッチングの指標となるエッチング速度は、ビアが非貫通ビアである場合もビアが貫通ビアである場合と同様に、前記平面レートにより評価することができる。前記平面レートとしては、4.0[μm/時間]以上が好ましく、4.5[μm/時間]以上がより好ましい。
 ビアが非貫通ビアである場合、各ビアの孔形状が良好であることの指標としては、例えば、トップ孔径φに対する、ビア深さdの2分の1(d/2)における中央孔径φの比(φ/φ)により評価することができる。前記比としては、0.3以上が好ましく、0.35以上がより好ましい。
 また、バッチ間の孔形状を比較するために、目的とする孔径(目的孔径)に基づく、「補正ストレート性」を指標とすることができる。下記式により「補正ストレート性」を算出することができる。

 補正ストレート性=補正中央孔径÷目的孔径
(ガラス)
 本実施形態のガラスは、複数のビアを有するガラスであって、前記ガラス基板あたりのビアの数が、100以上100,000,000以下であり、前記ガラス基板の一の面における前記ビアの平均孔径が、1μm以上500μm以下であり、前記ガラス基板の一の面における前記ビアの孔径の変動係数が、0.001以上0.03以下である。前記ガラスは、本実施形態のガラスの製造方法により好適に製造することができる。
 前記ビアとしては、ガラスの一の面と他の面とを貫通する貫通ビアであってもよく、ガラスの一の面に開口部を有し、他の面に開口部を有しない非貫通ビアであってもよく、いずれも目的に応じて適宜選択できる。
 前記ガラス基板あたりのビアの数としては、100以上100,000,000以下であり、下限値としては、500孔以上がより好ましく、1,000孔以上が更に好ましく、3,000孔以上が特に好ましく、上限値としては、10,000,000孔以下が好ましく、1,000,000孔以下がより好ましい。
 前記ガラス基板の一の面における前記ビアの平均孔径としては、1μm以上500μm以下であり、50μm以上100μm以下が好ましい。
 前記ガラス基板の一の面における前記ビアの孔径の変動係数としては、0.001以上0.030以下である。前記変動係数の下限値としては、製品の品質管理が容易になる観点から、0.003以上が好ましく、0.005以上がより好ましく、上限値としては、配線形成後の電気抵抗値を実用水準の範囲とすることができる観点から、0.025以下が好ましく、0.020以下がより好ましい。
 前記平均孔径、及び前記変動係数は、前記ガラス基板の一の面における任意の10点以上(好ましくは50点以上)の孔径を測定し、その平均値及び変動係数を求めることにより算出することができる。前記孔径としては、ガラス製造過程におけるレーザ照射側のトップ孔径であることが好ましい。
 ビアが貫通ビアである場合、前記ストレート性により各ビアの孔形状が良好であることを評価することができる。前記ストレート性としては、0.3以上が好ましく、0.35以上がより好ましい。また、ビアが非貫通ビアである場合、トップ孔径φに対する、ビア深さdの2分の1(d/2)における中央孔径φの比(φ/φ)により各ビアの孔形状が良好であることを評価することができる。前記比としては、0.3以上が好ましく、0.35以上がより好ましい。
 一の面における前記ビアの平均孔径(φ1ave)と、他の面における前記ビアの平均孔径(φ2ave)の差分の、平均孔径に対する比率((φ1ave-φ2ave)÷((φ1ave+φ2ave)/2))としては、メタライズ後の電気抵抗値を低下させられる観点から、-0.3以上0.3以下が好ましく、-0.2以上0.2以下がより好ましく、-0.1以上0.1以下が更に好ましい。
 前記ガラス基板には、配線設計等の目的に応じて、異なる孔径を有する孔が意図的に作成されていてもよい。例えば、前記ガラス基板に目的孔径100μmの孔を1,000孔と、目的孔径80μmの孔を500孔と、目的孔径5,000μmの孔を5孔など、任意の孔径及び個数の孔が配置されていてもよい。この場合、実質的に同じ孔径を有する複数の孔同士で、形状を比較し、評価すればよい。なぜなら、実質的に孔径が異なる複数の孔について孔径の変動係数を算出すると、大きな値となってしまい、評価結果に一貫性がなくなるからである。
 以下、実験データについて説明する。下記の例1~例3が実施例であり、下記の例4が比較例である。
(例1)
<改質部の形成>
 ガラス基板として、平均厚み1.1mmのアルミノシリケート系の無アルカリガラス(EN-A1;AGC株式会社製、サイズ:12mm×25mm)を使用した。
 ガラス基板の一の面から他の面に貫通する貫通ビアを形成するためのビア形成予定位置にレーザを照射し、改質部を形成した。レーザは、グリーンピコ秒レーザ(波長532nm、パルス幅10ps、パルスエネルギー100μJ)を使用し、1つの形成予定位置あたり1ショット照射した。隣接する改質部のピッチを300μmとして、3200個の改質部を40×80個の格子状に配置した。
<エッチング及び温度変動>
 水に対し、3.00mol/LのNaOHと、0.15mol/Lのグルコン酸ナトリウムとを添加及び混合して、エッチング液組成物を作製した。
 180mLのエッチング液組成物と、PTFE製の攪拌子を容積200mLのビーカーに入れ、ホットスターラー(RSH-6DN、アズワン株式会社製)にセットし、攪拌速度300rpmにて、90℃に加熱した。加熱したエッチング液組成物に改質部を形成したガラス基板を浸漬し、攪拌速度300rpmにて、90℃±0.74℃、9時間のエッチングを実施し、貫通ビアを有する例1のガラスを製造した。
 エッチング液組成物の温度測定には2本のK型熱電対を使用した。熱電対の一方をホットスターラーに接続して温度制御に使用し、もう一方をデータロガーに接続して1分間隔で温度の記録をした。ホットスターラーの装置設定温度を手動で変更し、エッチング液組成物に温度変動を与えた結果、エッチング開始60分間経過後からエッチング終了時刻までの温度変動は、90℃±0.74℃であり、変動係数は、0.0083であった。温度管理はデータロガー上に表示される値で実施し、ホットスターラーの装置設定温度はデータロガーの値を基に調整した。
<評価>
 以下の手順により、孔径を測定し、孔径ばらつき(トップ孔径の変動係数)、孔形状(補正ストレート性)を評価した。結果を表1に示す。
<<孔径の測定、及び孔径ばらつき>>
 エッチング後のガラスについて、デジタルマイクロスコープ(VHX-8000、株式会社キーエンス製)を用いてそれぞれ任意の70点の貫通ビアの開口部のトップ孔径φ及びボトム孔径φ、を測定した。50点以上測定することで、ばらつきを正確に評価することができる。測定には粒子解析機能を使用し、円相当径を孔径とした。トップ孔径φ及びボトム孔径φの平均値を「平均孔径」として算出した。トップ孔径の変動係数、及び下記評価基準に基づき孔径ばらつきの評価を行った。B以上が実用水準である。
-評価基準-
A: トップ孔径の変動係数が、0.020以下である
B: トップ孔径の変動係数が、0.020超0.030以下である
C: トップ孔径の変動係数が、0.030超である
<<孔形状(補正ストレート性)>>
 次いで、ガラスを割断し、任意の3点の貫通ビアを含む断面を、デジタルマイクロスコープを用いて観察し、くびれ部190におけるくびれ径φとして各貫通ビアの最も細い部位の二点間距離を測定した。バッチ間の孔形状を比較するために、下記式により「補正ストレート性」を算出した。下記式中の目的孔径は50μmとした。下記評価基準に基づき孔形状の評価を行った。Aが実用水準である。

 補正くびれ径=目的孔径-平均孔径+くびれ径
 補正ストレート性=補正くびれ径÷目的孔径
-評価基準-
A: 補正ストレート性が、0.24以上である
B: 補正ストレート性が、0.24未満である
(例2~例4)
 例1において、エッチング液組成物に与える温度変動を、表1のエッチング条件の標準偏差[℃]に示す通り変更したこと以外は、例1と同様にして、例2~例4のガラスをそれぞれ製造した。そして、例1と同様に評価を行った。結果を表1に示す。
 また、図6に、例1~例4におけるエッチング温度の変動係数に対する、トップ孔径の変動係数をプロットしたグラフを示す。これら4点の近似曲線を破線により示した。トップ孔径の変動係数0.03を一点破線で示した。エッチング温度の変動係数の0.001と0.025を二点破線で示した。
 表1及び図1の結果より、エッチング中の温度変動が大きすぎても小さすぎても、孔径のばらつきが大きくなることがわかった。具体的には、例4のように、エッチング温度の変動が大きすぎると、孔径がばらつき、孔形状も良好ではない一方で、例1~例3のように、エッチング温度プロファイルの変動係数を特定の範囲内にすると孔径の変動係数が良化することがわかった。また、図1の近似曲線より、エッチング温度が一定(変動が小さい)場合でも、品質悪化につながることがわかった。
 以上より、エッチング開始から60分間経過以降のエッチング温度の変動係数が0.001以上0.025以下であることで、孔形状が良好であり、孔径ばらつきを低減できることがわかった。
 エッチング中の温度変動には正の効果と負の効果があることがわかる。正の効果とは、孔径のばらつき低減効果である。これは、温度変動によるビア内外での液流や物質拡散により、ビア内の析出物発生抑制や析出物詰まりの解消ができることに起因する。負の効果とは、孔径のばらつき増大効果である。これは、温度が上振れしたときにエッチング速度が向上して溶解物が急激に発生し、温度が下振れしたときに核が形成され、析出物発生が促進されることに起因する。
 つまり、温度変動が大きすぎると負の効果が優勢となり、逆に温度変動が小さすぎると正の効果を得られなくなる。その結果、温度変動が大きすぎても小さすぎても孔径のばらつきが大きくなり、図6に示されるように下に凸の曲線で近似される。本発明の範囲で温度変動を制御することで、正の効果と負の効果のバランスがとれ、孔径のばらつきを低減できる。
 以上、本開示に係るガラスの製造方法について説明したが、本開示は上記実施形態などに限定されない。特許請求の範囲に記載された範疇内において、各種の変更、修正、置換、付加、削除、及び組み合わせが可能である。それらについても当然に本開示の技術的範囲に属する。
 上記の実施形態等に関し、下記の付記を開示する。
[付記1]
 複数のビアを有するガラスの製造方法であって、
 改質部を有するガラスをエッチングして前記複数のビアを形成し、
 エッチング開始から60分間経過以降のエッチング温度の変動係数が0.001以上0.025以下である、ガラスの製造方法。
[付記2]
 前記ガラスにおいて、LiO、NaO、及びKOの合計含有量が0mol%~10mol%であり、MgO、CaO、SrO、及びBaOの合計含有量が0mol%~30mol%である、付記1に記載のガラスの製造方法。
[付記3]
 前記ビアの平均孔径が、1μm以上500μm以下である、付記1又は2に記載のガラスの製造方法。
[付記4]
 エッチング時間が、2時間以上240時間以下である、付記1から3のいずれかに記載のガラスの製造方法。

 複数のビアを有するガラスであって、
 前記ガラスあたりのビアの数が、100以上100,000,000以下であり、

Claims (5)

  1.  複数のビアを有するガラスの製造方法であって、
     改質部を有するガラスをエッチングして前記複数のビアを形成する工程を有し、
     エッチング開始から60分間経過以降のエッチング温度の変動係数が0.001以上0.025以下である、ガラスの製造方法。
  2.  前記ガラスにおいて、LiO、NaO、及びKOの合計含有量が0mol%~10mol%であり、MgO、CaO、SrO、及びBaOの合計含有量が0mol%~30mol%である、請求項1に記載のガラスの製造方法。
  3.  前記ビアの平均孔径が、1μm以上500μm以下である、請求項1に記載のガラスの製造方法。
  4.  エッチング時間が、2時間以上240時間以下である、請求項1に記載のガラスの製造方法。
  5.  複数のビアを有するガラスであって、
     前記ガラスあたりのビアの数が、100以上100,000,000以下であり、
     前記ガラスの一の面における前記ビアの平均孔径が、1μm以上500μm以下であり、
     前記ガラスの一の面における前記ビアの孔径の変動係数が、0.001以上0.03以下である、ガラス。
