Description

半導体装置および電力変換装置
 本開示は、半導体装置および電力変換装置に関する。
 従来、段差が設けられているリードフレームを備えた半導体装置が知られている(たとえば、特開平11-103003号公報)。特開平11-103003号公報に記載の半導体装置において、リードフレームは曲げ加工によって形成されている。

 半導体装置の小型化のために、互いに異なる方向(たとえば、x方向と、x方向に垂直なy方向)に延在するリードフレームは抜き加工を用いて加工されてもよい。しかし、抜き加工を用いてリードフレームを加工する場合、薄いリードフレームが使用される。そのため、段差が形成される領域は小さく、当該段差に封止樹脂が十分に充填されず、ボイドが発生するおそれがある。
 本開示は、上記のような課題を解決するために成されたものであり、本開示の目的は、ボイドの発生が抑制された半導体装置を提供することである。
 本開示に従った半導体装置は、支持体と、リードフレームとを備える。支持体は、搭載面を有する。リードフレームは搭載面に接続されている。リードフレームは、第1部分と、第2部分と、段差部とを含む。第1部分は、搭載面に接続されている。第2部分は、搭載面に対して離間して配置されている。段差部は、第1部分と第2部分とを接続する。支持体から第2部分までの距離は、リードフレームの厚みの1/2倍未満である。段差部には、第1貫通孔が設けられている。
 本開示に従った電力変換装置は、主変換回路と、制御回路とを備える。主変換回路は、上記半導体装置を有し、入力される電力を変換して出力する。制御回路は、主変換回路を制御する制御信号を主変換回路に出力する。
 上記によれば、ボイドの発生が抑制された半導体装置を得ることができる。

 以下、本開示の実施の形態を説明する。なお、特に言及しない限り、以下の図面において同一または対応する部分には同一の参照番号を付し、その説明は繰り返さない。
 実施の形態1.
 <半導体装置の構成>
 図1は、実施の形態1に係る半導体装置100の概略平面図である。図2は、図1の線分II-IIにおける概略断面図である。
 図1および図2に示された半導体装置100は、たとえば、電力変換装置用の半導体装置100であって、支持体1と、リードフレーム3と、半導体素子4と、金属ワイヤ5と、接合部6と、封止部7とを備える。なお、図1および図2において封止部7は点線で示されている。
 支持体1は、冷却体11と、絶縁シート12とを有する。冷却体11は、半導体素子4にて発生した熱を外部へ放出する。冷却体11はヒートシンク等の構造体を有してもよい。具体的には、冷却体11は、内部に液体が通過する流路が形成された水冷構造を有してもよく、内部に空気が通過する流路が形成された空冷構造を有してもよい。冷却体11を構成する材料は、アルミニウムおよび銅等の金属材料であってもよい。
 絶縁シート12は、冷却体11の上に配置されている。支持体1は、搭載面13を有する。搭載面13には、リードフレーム3が接続される。搭載面13は、リードフレーム3の下面s2に対向する。絶縁シート12の表面(上面)が、搭載面13を形成してもよい。絶縁シート12の裏面(下面)が、冷却体11に接続されている。
 絶縁シート12は、電気的絶縁性を有する。つまり、絶縁シート12は、冷却体11とリードフレーム3とを絶縁する。絶縁シート12は、高い放熱性を有してもよい。そのため、絶縁シート12は、半導体素子4にて発生した熱を冷却体11へ伝える。
 絶縁シート12を構成する材料は、たとえば、無機セラミック材料であってもよく、樹脂材料であってもよい。樹脂材料には、微粒子およびフィラーの少なくともいずれかの粉末が含まれていてもよい。樹脂材料に当該粉末が分散されている。
 微粒子およびフィラーの少なくともいずれかの粉末を構成する材料は、たとえば、アルミナ(Al)、窒化アルミニウム(AlN)、窒化珪素(Si)、二酸化珪素(SiO)、窒化ホウ素(BN)、ダイヤモンド(C)、炭化珪素(SiC)、および酸化ホウ素(B)のいずれかの無機セラミックス材料であってもよい。
 微粒子およびフィラーの少なくともいずれかの粉末を構成する材料は、シリコーン樹脂およびアクリル樹脂のいずれかの樹脂材料であってもよい。微粒子およびフィラーの少なくともいずれかの粉末が分散されている樹脂材料は、電気的絶縁性を有している。微粒子およびフィラーの少なくともいずれかの粉末が分散されている樹脂材料は、エポキシ樹脂、ポリイミド樹脂、シリコーン樹脂、およびアクリル樹脂のいずれかが主成分として構成された材料であってもよい。
 図1および図2に示されているように、搭載面13が延在する方向をx方向およびy方向とする。搭載面13に対して垂直な方向をz方向とする。y方向は、x方向に対して垂直な方向である。z方向は、x方向およびy方向に対して垂直な方向である。
 リードフレーム3は、第1リードフレーム31aと、第2リードフレーム31bと、複数の第3リードフレーム31cと、第4リードフレーム31dとを含む。第1リードフレーム31aと、第2リードフレーム31bと、複数の第3リードフレーム31cと、第4リードフレーム31dとは、y方向に互いに離間している。複数の第3リードフレーム31cは、x方向に互いに離間している。複数の第3リードフレーム31cは、x方向に等間隔に配置されていてもよい。第3リードフレーム31cは1つであってもよく、2つ以上であってもよい。
 第1リードフレーム31aおよび第4リードフレーム31dは、x方向に延在している。第2リードフレーム31bは、第1リードフレーム31aおよび第4リードフレーム31dが延在する方向(x方向)に対して反対の方向(-x方向)に沿って延在する。第3リードフレーム31cは、搭載面13の平面視において、第1リードフレーム31aが延在する方向(x方向)に対して垂直な方向(y方向)に沿って延在する。
 第1リードフレーム31a、第2リードフレーム31b、複数の第3リードフレーム31c、および第4リードフレーム31dの各々の一部は、支持体1から封止部7の外側へ延在している。図示しないが、第1リードフレーム31a、第2リードフレーム31b、複数の第3リードフレーム31c、および第4リードフレーム31dの各々が封止部7の外側に延在している部分において、たとえばフォーミングにより屈曲していてもよい。
 リードフレーム3は、搭載面13上に配置されている。リードフレーム3は、上面s1と、下面s2と、側面s3とを有する。リードフレーム3は、第1部分3aにおける下面s2にて搭載面13に接続されている。上面s1は、z方向において下面s2の反対に位置する面である。側面s3は、上面s1と下面s2とに連なる面である。
 図2に示されているように、リードフレーム3は、第1部分3aと、第2部分3bと、段差部3cとを含む。第1部分3aは、搭載面13に接続されている。第2部分3bは、z方向において搭載面13に対して離間して配置されている。段差部3cは、第1部分3aと第2部分3bとを接続する。段差部3cは、z方向に延在する。
 第2部分3bにおける下面s2は、搭載面13に対向しており、搭載面13に対してz方向に離間している。このようにして、搭載面13(絶縁シート12の上面)と第2部分3bとに挟まれることによって形成された隙間が存在する。当該隙間は、第2部分3bと、段差部3cと、搭載面13とによって形成されている領域である。
 第2リードフレーム31bおよび第4リードフレーム31dの各々の第1部分3aの上面s1上に、2つの半導体素子4が接合部6を介して接続されている。2つの半導体素子4は、x方向に互いに離間して配置されている。第2リードフレーム31bに搭載されている半導体素子4および第4リードフレーム31dに搭載されている半導体素子4は、互いにx方向およびy方向に離間して配置されている。
 リードフレーム3を構成する材料は、たとえば銅(Cu)である。
 半導体素子4は、電力を制御するいわゆる電力用の半導体素子4である。半導体素子4を構成する材料は、シリコン(Si)であってもよく、ワイドバンドギャップ半導体材料として炭化珪素(SiC)、窒化ガリウム(GaN)、酸化ガリウム(Ga)、またはダイヤモンドであってもよい。
 半導体素子4の種類としては、特に限定する必要はないが、入力された交流電力を直流電力に変換するコンバータに用いるダイオード、直流電力を交流電力に変換するバイポーラトランジスタ、IGBT(Insulated Gate Bipolar Transistor)、MOSFET(Metal Oxide Semiconductor Field Effect Transistor)、GTO(Gate Turn Off thyristor)を用いることができる。
 半導体素子4の裏面には電極(図示せず)が形成されており、当該電極が接合部6を介して上面s1に接合されている。接合部6を構成する材料は、たとえば、ダイボンド材である。ダイボンド材は、たとえば、はんだであってもよく、焼結性を有する銀(Ag)粒子を含む接合材であってもよく、銀ペーストであってもよい。
 複数の金属ワイヤ5は、半導体素子4とリードフレーム3の上面s1とを接続する。具体的には、第2リードフレーム31bの上に搭載された2つの半導体素子4の各々の表面と、第1リードフレーム31aの上面s1とを複数の金属ワイヤ5が接続している。第4リードフレーム31dの上に搭載された2つの半導体素子4の各々の表面と、第2リードフレーム31bの上面s1とを複数の金属ワイヤ5が接続している。金属ワイヤ5を構成する材料は、金属であればよく、たとえば、アルミニウム(Al)あるいは銅(Cu)であってもよい。
 封止部7は、支持体1と、半導体素子4と、接合部6と、リードフレーム3の一部とを覆うように内部に配置している。封止部7は、部材間の絶縁性を確保する。封止部7は、半導体装置100のケースとして機能する。封止部7は、トランスファー成型、射出成型、コンプレッション成型などを用いて形成されてもよい。封止部7を構成する材料は、絶縁性を有する樹脂材料であってもよい。絶縁性を有する樹脂材料は、たとえば、充填材を含有したエポキシ樹脂、フェノール樹脂などであってもよい。
 電極を半導体装置100の3辺から取り出す場合、曲げ加工を用いて形成されたリードフレーム3を用いると、当該半導体装置100が占める面積が大きくなってしまう。また、曲げ加工において、リードフレーム3間の距離を確保すると、リードフレーム3間の距離が大きくなってしまう。そのため、曲げ加工でなく、抜き加工によってリードフレーム3を形成することで、当該半導体装置100の大型化を抑制しつつ、電極を半導体装置100の3辺から取り出すことができる。
 ただし、抜き加工によって加工できるリードフレーム3は薄い。そのため、抜き加工によって段差部3cを設けたリードフレーム3において、z方向における支持体1から第2部分3bまでの距離t2がリードフレーム3の厚みt1の1/2倍未満になる。このように、隙間が形成されている領域(第2部分3bと、段差部3cと、搭載面13とによって形成されている領域)が小さいと、封止部7を用いて当該半導体装置100をパッケージ化する際に、第2部分3bと、段差部3cと、搭載面13とによって形成されている領域(隙間)に封止部7が十分充填されず、ボイドが形成されるおそれがある。ボイドが形成されると、封止部7における電気絶縁性が低下してしまう。
 ここで、本実施の形態1に係る半導体装置100の特徴は、図1および図2に示されるように、段差部3cに第1貫通孔H1が設けられている点である。第1貫通孔H1は、第2部分3bの上面s1から第1部分3aの下面s2にまで到達するように形成されている。第1貫通孔H1は、第2部分3bと、段差部3cと、搭載面13とによって形成されている領域(隙間)に連通している。
 第1貫通孔H1は、y方向において一対の側面s3に挟まれている。段差部3cに第1貫通孔H1が設けられていない場合、リードフレーム3のy方向における幅W1が、z方向における支持体1から第2部分3bまでの距離t2の25倍超えであると、隙間に封止部7が十分充填されず、ボイドが形成されるおそれがある。
 なお、リードフレーム3のy方向における幅は、x方向において第1貫通孔H1が形成されている領域における一対の側面s3間の距離である。
 そのため、側面s3から第1貫通孔H1までの距離W3は、支持体1から第2部分3bまでの距離t2の25倍以下となるように、第1貫通孔H1を段差部3cに配置してもよい。このようにすることで、リードフレーム3の幅W1が大きい場合でも、隙間に封止部7が十分充填され、ボイドの発生が抑制される。その結果、封止部7における電気絶縁性の低下を抑制することができる。
 なお、ここでいう「封止部7が十分充填されている」とは、最大径が50μm以上のボイドが確認されていないことを言う。つまり、封止部7に形成されているボイドの最大径が50μm未満であれば、封止部7は十分充填されていると言える。
 側面s3から第1貫通孔H1までの距離W3は、支持体1から第2部分3bまでの距離t2の25倍以下となるように、本実施の形態1に係る半導体装置100において、第1貫通孔H1は、リードフレーム3のy方向における中央に配置されている。
 2つの第1貫通孔H1の各々がリードフレーム3のy方向における両端に形成されてもよく、いずれか一方端に1つの第1貫通孔H1が形成されてもよい。第1貫通孔H1の数は3以上の任意の数でもよい。複数の第1貫通孔H1のサイズおよび形状はそれぞれ同じでもよいが異なっていてもよい。
 第1貫通孔H1は、一対の側面s3の一方が開口するように1つ形成されてもよい。具体的には、第1貫通孔H1は、一方の側面s3に形成されており、他方の側面s3に形成されていなくてもよい。このようにすることで、他方の側面s3と、第1貫通孔H1の内周面との間の距離が、支持体1から第2部分3bまでの距離t2の25倍以下であってもよい。
 第1貫通孔H1は、一対の側面s3の両方が開口するように2つ形成されてもよい。2つの第1貫通孔H1の各々の内周面間の距離が、支持体1から第2部分3bまでの距離t2の25倍以下であってもよい。
 一対の側面s3間に複数の第1貫通孔H1が設けられてもよい。隣合う第1貫通孔H1の内周面間の距離が、支持体1から第2部分3bまでの距離t2の25倍以下になるように設定されてもよい。複数の第1貫通孔H1が等間隔に設けられてもよい。
 搭載面13の平面視において、第1貫通孔H1の形状は、矩形状であってもよく、円状であってもよく、楕円状であってもよい。
 搭載面13の平面視において、第1貫通孔H1は、第1部分3aに部分的に重なるように配置されてもよく、第2部分3bに部分的に重なるように配置されてもよい。
 1つあたりのリードフレーム3から得られるサンプルとれ数を増やせるように、封止部7を形成する際に段差部3cが延在する方向(z方向)に対して垂直な方向から封止部7を形成する樹脂材料を注入してもよい。たとえば、-x方向に沿って樹脂材料を注入してもよい。この場合、第1リードフレーム31aにおける隙間に樹脂材料が直接充填される。一方、第2リードフレーム31bにおける隙間に樹脂材料が充填されづらい。
 そのため、第1貫通孔H1は、少なくとも第2リードフレーム31bの段差部3cに設けられていてもよい。また、第2リードフレーム31bのy方向における幅W2は、第1リードフレーム31aのy方向における幅W1以上であってもよい。このようにすれば、第2リードフレーム31bが延在する方向(たとえば、-x方向)に沿って樹脂材料が注入されても、第2リードフレーム31bにおける隙間に樹脂材料が十分充填される。
 封止部7を形成する際に樹脂材料は、x方向に沿って注入されてもよく、-x方向に沿って注入されてもよく、-y方向に沿って注入されてもよい。
 第2部分3bに第2貫通孔H2(図5参照)が設けられてもよい。このようにすれば、封止部7を形成する際に樹脂材料が-z方向に沿って注入されることで、第2部分3bから封止部7が剥離されることが抑制される。
 <半導体装置の製造方法>
 次に、本実施の形態1に係る半導体装置100の製造方法について説明する。図3は、抜き加工によって加工されたリードフレーム3の概略平面図である。
 まず、支持体1と、リードフレーム3と、半導体素子4とを準備する工程(S1)が実施される。この工程(S1)では、冷却体11上に絶縁シート12が配置されている支持体1と、抜き加工を用いて加工されたリードフレーム3と、半導体素子4とを準備する。図3に示されているように、準備されるリードフレーム3は、抜き加工によってx方向に延在する第1リードフレーム31aおよび第4リードフレーム31dと、-x方向に沿って延在する第2リードフレーム31bと、y方向に沿って延在する複数の第3リードフレーム31cとを含む。第1リードフレーム31a、第2リードフレーム31b、複数の第3リードフレーム31c、および第4リードフレーム31dの各々の一部は、支持体1の外周側に配置されている型枠部(図示せず)にて互いに接続されていてもよい。
 次に、支持体1と、リードフレーム3と、半導体素子4とを接続する工程(S2)が実施される。具体的には、支持体1の上に配置されたリードフレーム3の上面s1に半導体素子4を接合部6を介して接合する。次に、ワイヤボンディング法を用いて、リードフレーム3の上面s1と半導体素子4とを接続する金属ワイヤ5を形成する。
 次に、封止部7を形成する工程(S3)が実施される。この工程(S3)では、搭載面13にリードフレーム3が配置された上記の支持体1を封止部7を用いて封止する。封止部7は、トランスファー成型、射出成型、コンプレッション成型などを用いて形成されてもよい。具体的には、搭載面13にリードフレーム3が配置された上記の支持体1を金型の内部に配置する。次に、金型の内部に樹脂材料を注入する。このようにして、支持体1と、半導体素子4と、接合部6と、リードフレーム3とを封止する封止部7を形成する。第1リードフレーム31a、第2リードフレーム31b、複数の第3リードフレーム31c、および第4リードフレーム31dの各々の一部が接続されている型枠部は、封止部7の外側に配置されている。次に、第1リードフレーム31a、第2リードフレーム31b、複数の第3リードフレーム31c、および第4リードフレーム31dの各々の一部が接続されている型枠部を切断する。このようにして、第1リードフレーム31a、第2リードフレーム31b、複数の第3リードフレーム31c、および第4リードフレーム31dを分離する。この結果、図1および図2に示されている半導体装置100を得ることができる。
 <作用効果>
 本開示に従った半導体装置100は、支持体1と、リードフレーム3とを備える。支持体1は、搭載面13を有する。リードフレーム3は搭載面13に接続されている。リードフレーム3は、第1部分3aと、第2部分3bと、段差部3cとを含む。第1部分3aは、搭載面13に接続されている。第2部分3bは、搭載面13に対して離間して配置されている。段差部3cは、第1部分3aと第2部分3bとを接続する。支持体1から第2部分3bまでの距離t2は、リードフレーム3の厚みt1の1/2倍未満である。段差部3cには、第1貫通孔H1が設けられている。
 このようにすることで、封止部7を形成する際に、第2部分3bと、段差部3cと、搭載面13とによって形成されている領域(隙間)に封止部7が充填される。その結果、抜き加工によって段差部3cが形成されたリードフレーム3を加工した場合であっても、当該半導体装置100においてボイドの形成が抑制され、封止部7における電気絶縁性の低下を防ぐことができる。
 上記半導体装置100によれば、リードフレーム3は、下面s2と、側面s3とを有する。下面s2は、搭載面13に接続される。側面s3は、下面s2に連なる。側面s3から第1貫通孔H1までの距離W3は、支持体1から第2部分3bまでの距離t2の25倍以下である。
 このようにすれば、リードフレーム3の幅W1が大きい場合でも、隙間に封止部7が十分充填される。その結果、抜き加工によって段差部3cが形成されたリードフレーム3を加工した場合であっても、当該半導体装置100においてボイドの形成が抑制され、封止部7における電気絶縁性の低下を防ぐことができる。
 上記半導体装置100によれば、リードフレーム3は、第1リードフレーム31aと、第2リードフレーム31bとを含む。第2リードフレーム31bは、第1リードフレーム31aが延在する方向(x方向)に対して反対の方向(-x方向)に沿って延在する。第2リードフレーム31bの幅W2は、第1リードフレーム31aの幅W1以上である。第1貫通孔H1は、第2リードフレーム31bの段差部3cに設けられている。
 このようにすれば、第2リードフレーム31bが延在する方向(たとえば、-x方向)に沿って樹脂材料が注入されても、第2リードフレーム31bにおける隙間に樹脂材料が十分充填される。
 上記半導体装置100によれば、リードフレーム3は、第3リードフレーム31cを含む。第3リードフレーム31cは、第1リードフレーム31aが延在する方向(x方向)に対して垂直な方向(y方向)に沿って延在する。
 このようにすれば、リードフレーム3を抜き加工によって第3リードフレーム31cを加工することができる。抜き加工を用いてリードフレーム3を加工することで、当該半導体装置100の大型化を抑制しつつ、電極を半導体装置100の3辺に配置することができる。
 上記半導体装置100は、封止部7を備える。封止部7は、支持体1が内部に配置されている。封止部7は、第2部分3bと、段差部3cと、搭載面13とによって形成されている領域に充填されている。領域(隙間)において封止部7に形成されているボイドの最大径は50μm未満である。
 このように、ボイドの最大径が50μm未満であれば、当該ボイドが十分小さいため、封止部7における電気絶縁性の低下を防ぐことができる。つまり、封止部7が隙間に十分充填されていると認められる。
 実施の形態2.
 <半導体装置の構成>
 図4は、実施の形態2に係る半導体装置100の概略平面図である。図4は、図1に対応する。図4に示された半導体装置100は、基本的には図1および図2に示された半導体装置100と同様の構成を備え、同様の効果を得ることができるが、y方向における第1貫通孔H1の位置が異なる。
 具体的には、第1リードフレーム31a、第2リードフレーム31b、第4リードフレーム31dの各々における段差部3cに、第1貫通孔H1が2つ形成されている。第1貫通孔H1は、側面s3が開口するように形成されている。
 図4に示されているように、2つの第1貫通孔H1の各々の内周面間の距離W5が、支持体1から第2部分3bまでの距離t2の25倍以下であってもよい。このようにすることで、リードフレーム3の幅W1が大きい場合でも、隙間に封止部7が十分充填される。その結果、段差部3cが形成されたリードフレーム3を抜き加工によって加工した場合であっても、当該半導体装置100においてボイドの形成が抑制され、封止部7における電気絶縁性が低下を防ぐことができる。
 実施の形態3.
 <半導体装置の構成>
 図5は、実施の形態3に係る半導体装置100の概略平面図である。図5は、図1に対応する。図5に示された半導体装置100は、基本的には図1および図2に示された半導体装置100と同様の構成を備え、同様の効果を得ることができるが、第2部分3bに第2貫通孔H2が設けられている点で異なる。このようにすれば、封止部7を形成する際に、半導体装置100においてボイドの形成がさらに抑制される。
 第2貫通孔H2は、第2部分3bの上面s1から第2部分3bの下面s2にまで到達するように形成されている。第2貫通孔H2は、第2部分3bと、段差部3cと、搭載面13とによって形成されている領域(隙間)に連通していてもよい。搭載面13の平面視において、第2貫通孔H2の形状は、矩形状であってもよく、円状であってもよく、楕円状であってもよい。搭載面13の平面視において、第2貫通孔H2は、段差部3cに重なってなくてもよい。
 封止部7はフィラーを含んでいる。第2貫通孔H2の内周幅は、封止部7に含まれるフィラーの径の4倍以上であってもよい。第2貫通孔H2の内周幅は、搭載面13の平面視における第2貫通孔H2の最大径である。封止部7に含まれるフィラーの径は、当該フィラーの最大径である。
 <作用効果>
 上記半導体装置100によれば、第2部分3bに第2貫通孔H2が形成されている。
 このようにすれば、封止部7を形成する際に、半導体装置100においてボイドの形成がさらに抑制される。
 上記半導体装置100によれば、封止部7はフィラーを含む。第2貫通孔H2の内周幅は、封止部7に含まれるフィラーの径の4倍以上である。
 このようにすれば、封止部7を形成する際に、半導体装置100においてボイドの形成がさらに抑制される。
 上記のような本実施の形態1から3に係る半導体装置100の効果を検証するために隙間に形成されている封止部7の充填性を確認した。
 (サンプル)
 実施例1から実施例19および比較例1から比較例13に係る半導体装置100の各々において、封止部7の充填性を確認した。実施例1から実施例19および比較例1から比較例13に係る半導体装置100は、モールド型半導体装置である。モールド型半導体装置は、冷却体11および絶縁シート12から構成される支持体1と、リードフレーム3と、半導体素子4と、封止部7とを有する。支持体1の搭載面13にリードフレーム3が接続されている。当該リードフレーム3の上面s1に半導体素子4が接合されている。封止部7は、支持体1と、リードフレーム3と、半導体素子4と、を封止している。
 半導体素子4は、縦15mm×横15mm×厚さ3mmの半導体素子である。リードフレーム3を構成する材料は、放熱性を有する銅である。絶縁シート12を構成する材料は、エポキシ樹脂である。
 封止部7を構成する材料は、エポキシ樹脂である。当該エポキシ樹脂のガラス転移点Tgは、約180℃である。当該エポキシ樹脂に、58質量パーセントのシリカが含有されている。封止部7の熱膨張係数κは、19ppm/Kである。封止部7の弾性係数Eは、12GPaである。
 実施例1から実施例19および比較例1から比較例13に係る半導体装置100において、封止部7はトランスファー成型を用いて形成された。具体的には、金型にリードフレーム3、半導体素子4が搭載されている支持体1を金型の内部に配置し、トランスファー成型を約180℃で180秒間行った。金型からリードフレーム3および半導体素子4が搭載されている支持体1を取り出し、オーブンを用いてモールドアフターキュアを4時間行った。
 (評価方法)
 モールドアフターキュアを行った後に得られた実施例1から実施例19および比較例1から比較例13に係る半導体装置100の各々に対して、超音波探傷測定を実施することで封止部7の充填性を評価した。具体的には、段差部3cが延在する方向(z方向)に対して水平な方向に封止部7を研磨することで、x方向に対して垂直な方向からみた断面を露出させた。超音波探傷測定を用いて、当該断面におけるボイドの最大径を測定した。当該断面におけるボイドの最大径は、日立パワーソリューションズ社製(型番:FS300 III)の超音波映像装置を用いて計測する。
 封止部7の充填性は、超音波探傷測定を用いて検知できるボイドの最大径によって評価される。超音波探傷測定にて使用される検知装置は、最大径が50μm未満のボイドを検知することができない。ただし、最大径が50μm以上のボイドが確認されない半導体装置100において、封止部7における絶縁性および半導体装置100における耐圧性の基準値を満たすことが確認されている。
 一方で、最大径が50μm以上のボイドが確認された半導体装置100において、封止部7における絶縁性および半導体装置100における耐圧性の基準値を満たさないことが確認されている。つまり、超音波探傷測定を用いて50μm以上のボイドが検知されない場合、当該半導体装置100において封止部7は十分充填していると言える。
 (評価結果)
 実施例1から実施例19に係る評価結果を表1および表2に示す。比較例1から比較例13に係る半導体装置100に評価結果を表3および表4に示す。表1から表4において、上側から封止部7を形成する際の樹脂材料の射出速度、段差部3cの高さ(z方向における支持体1から第2部分3bまでの距離t2)、幅比W3/t2(側面s3から第1貫通孔H1までの距離W3を支持体1から第2部分3bまでの距離t2で割った値)、超音波探傷測定を用いて検知されたボイドの最大径である。
 表1に示されているように、実施例1に係る半導体装置100において、封止部7を形成する際の樹脂材料の射出速度は1mm/sであった。実施例1に係る半導体装置100におけるリードフレーム3の段差部3cの高さ(距離t2)は0.35mmである。段差部3cには、幅比W3/t2が25なるように第1貫通孔H1が設けられている。実施例1に係る半導体装置100において、隙間にボイドは検知されなかった。つまり、封止部7は十分隙間に充填されていることが分かった。
 表1に示されているように、実施例2に係る半導体装置100において、封止部7を形成する際の樹脂材料の射出速度は1mm/sであった。実施例2に係る半導体装置100におけるリードフレーム3の段差部3cの高さ(距離t2)は0.5mmである。段差部3cには、幅比W3/t2が25なるように第1貫通孔H1が設けられている。実施例2に係る半導体装置100において、隙間にボイドは検知されなかった。つまり、封止部7は十分隙間に充填されていることが分かった。
 表1に示されているように、実施例3に係る半導体装置100において、封止部7を形成する際の樹脂材料の射出速度は1mm/sであった。実施例3に係る半導体装置100におけるリードフレーム3の段差部3cの高さ(距離t2)は0.25mmである。段差部3cには、幅比W3/t2が25なるように第1貫通孔H1が設けられている。実施例3に係る半導体装置100において、隙間にボイドは検知されなかった。つまり、封止部7は十分隙間に充填されていることが分かった。
 表1に示されているように、実施例4に係る半導体装置100において、封止部7を形成する際の樹脂材料の射出速度は0.5mm/sであった。実施例4に係る半導体装置100におけるリードフレーム3の段差部3cの高さ(距離t2)は0.35mmである。段差部3cには、幅比W3/t2が25なるように第1貫通孔H1が設けられている。実施例4に係る半導体装置100において、隙間にボイドは検知されなかった。つまり、封止部7は十分隙間に充填されていることが分かった。
 表1に示されているように、実施例5に係る半導体装置100において、封止部7を形成する際の樹脂材料の射出速度は0.5mm/sであった。実施例5に係る半導体装置100におけるリードフレーム3の段差部3cの高さ(距離t2)は0.5mmである。段差部3cには、幅比W3/t2が25なるように第1貫通孔H1が設けられている。実施例5に係る半導体装置100において、隙間にボイドは検知されなかった。つまり、封止部7は十分隙間に充填されていることが分かった。
 表1に示されているように、実施例6に係る半導体装置100において、封止部7を形成する際の樹脂材料の射出速度は0.5mm/sであった。実施例6に係る半導体装置100におけるリードフレーム3の段差部3cの高さ(距離t2)は0.25mmである。段差部3cには、幅比W3/t2が25なるように第1貫通孔H1が設けられている。実施例6に係る半導体装置100において、隙間にボイドは検知されなかった。つまり、封止部7は十分隙間に充填されていることが分かった。
 表1に示されているように、実施例7に係る半導体装置100において、封止部7を形成する際の樹脂材料の射出速度は1.5mm/sであった。実施例7に係る半導体装置100におけるリードフレーム3の段差部3cの高さ(距離t2)は0.35mmである。段差部3cには、幅比W3/t2が25なるように第1貫通孔H1が設けられている。実施例7に係る半導体装置100において、隙間にボイドは検知されなかった。つまり、封止部7は十分隙間に充填されていることが分かった。

 表3に示されているように、比較例1に係る半導体装置100において、封止部7を形成する際の樹脂材料の射出速度は1.0mm/sであった。比較例1に係る半導体装置100におけるリードフレーム3の段差部3cの高さ(距離t2)は0.35mmである。段差部3cには、幅比W3/t2が26なるように第1貫通孔H1が設けられている。比較例1に係る半導体装置100において、隙間に最大径が114μmのボイドが検知された。つまり、封止部7は十分隙間に充填されていないことが分かった。
 表3に示されているように、比較例2に係る半導体装置100において、封止部7を形成する際の樹脂材料の射出速度は1.0mm/sであった。比較例2に係る半導体装置100におけるリードフレーム3の段差部3cの高さ(距離t2)は0.35mmである。段差部3cには、幅比W3/t2が30なるように第1貫通孔H1が設けられている。比較例2に係る半導体装置100において、隙間に最大径が152μmのボイドが検知された。つまり、封止部7は十分隙間に充填されていないことが分かった。
 表3に示されているように、比較例3に係る半導体装置100において、封止部7を形成する際の樹脂材料の射出速度は0.5mm/sであった。比較例3に係る半導体装置100におけるリードフレーム3の段差部3cの高さ(距離t2)は0.35mmである。段差部3cには、幅比W3/t2が26なるように第1貫通孔H1が設けられている。比較例3に係る半導体装置100において、隙間に最大径が123μmのボイドが検知された。つまり、封止部7は十分隙間に充填されていないことが分かった。
 表3に示されているように、比較例4に係る半導体装置100において、封止部7を形成する際の樹脂材料の射出速度は1.5mm/sであった。比較例4に係る半導体装置100におけるリードフレーム3の段差部3cの高さ(距離t2)は0.35mmである。段差部3cには、幅比W3/t2が26なるように第1貫通孔H1が設けられている。比較例4に係る半導体装置100において、隙間に最大径が61μmのボイドが検知された。つまり、封止部7は十分隙間に充填されていないことが分かった。
 表3に示されているように、比較例5に係る半導体装置100において、封止部7を形成する際の樹脂材料の射出速度は0.5mm/sであった。比較例5に係る半導体装置100におけるリードフレーム3の段差部3cの高さ(距離t2)は0.35mmである。段差部3cには、幅比W3/t2が30なるように第1貫通孔H1が設けられている。比較例5に係る半導体装置100において、隙間に最大径が172μmのボイドが検知された。つまり、封止部7は十分隙間に充填されていないことが分かった。
 表3に示されているように、比較例6に係る半導体装置100において、封止部7を形成する際の樹脂材料の射出速度は1.5mm/sであった。比較例6に係る半導体装置100におけるリードフレーム3の段差部3cの高さ(距離t2)は0.35mmである。段差部3cには、幅比W3/t2が30なるように第1貫通孔H1が設けられている。比較例6に係る半導体装置100において、隙間に最大径が125μmのボイドが検知された。つまり、封止部7は十分隙間に充填されていないことが分かった。
 表3に示されているように、比較例7に係る半導体装置100において、封止部7を形成する際の樹脂材料の射出速度は1.0mm/sであった。比較例7に係る半導体装置100におけるリードフレーム3の段差部3cの高さ(距離t2)は0.25mmである。段差部3cには、幅比W3/t2が26なるように第1貫通孔H1が設けられている。比較例7に係る半導体装置100において、隙間に最大径が91μmのボイドが検知された。つまり、封止部7は十分隙間に充填されていないことが分かった。
 表4に示されているように、比較例8に係る半導体装置100において、封止部7を形成する際の樹脂材料の射出速度は0.5mm/sであった。比較例8に係る半導体装置100におけるリードフレーム3の段差部3cの高さ(距離t2)は0.25mmである。段差部3cには、幅比W3/t2が26なるように第1貫通孔H1が設けられている。比較例8に係る半導体装置100において、隙間に最大径が104μmのボイドが検知された。つまり、封止部7は十分隙間に充填されていないことが分かった。
 表4に示されているように、比較例9に係る半導体装置100において、封止部7を形成する際の樹脂材料の射出速度は1.5mm/sであった。比較例9に係る半導体装置100におけるリードフレーム3の段差部3cの高さ(距離t2)は0.25mmである。段差部3cには、幅比W3/t2が26なるように第1貫通孔H1が設けられている。比較例9に係る半導体装置100において、隙間に最大径が74μmのボイドが検知された。つまり、封止部7は十分隙間に充填されていないことが分かった。
 表4に示されているように、比較例10に係る半導体装置100において、封止部7を形成する際の樹脂材料の射出速度は1.0mm/sであった。比較例10に係る半導体装置100におけるリードフレーム3の段差部3cの高さ(距離t2)は0.5mmである。段差部3cには、幅比W3/t2が26なるように第1貫通孔H1が設けられている。比較例10に係る半導体装置100において、隙間に最大径が122μmのボイドが検知された。つまり、封止部7は十分隙間に充填されていないことが分かった。
 表4に示されているように、比較例11に係る半導体装置100において、封止部7を形成する際の樹脂材料の射出速度は0.5mm/sであった。比較例11に係る半導体装置100におけるリードフレーム3の段差部3cの高さ(距離t2)は0.5mmである。段差部3cには、幅比W3/t2が26なるように第1貫通孔H1が設けられている。比較例11に係る半導体装置100において、隙間に最大径が140μmのボイドが検知された。つまり、封止部7は十分隙間に充填されていないことが分かった。
 表4に示されているように、比較例12に係る半導体装置100において、封止部7を形成する際の樹脂材料の射出速度は1.5mm/sであった。比較例12に係る半導体装置100におけるリードフレーム3の段差部3cの高さ(距離t2)は0.5mmである。段差部3cには、幅比W3/t2が26なるように第1貫通孔H1が設けられている。比較例12に係る半導体装置100において、隙間に最大径が111μmのボイドが検知された。つまり、封止部7は十分隙間に充填されていないことが分かった。
 表4に示されているように、比較例13に係る半導体装置100において、封止部7を形成する際の樹脂材料の射出速度は1.0mm/sであった。比較例13に係る半導体装置100におけるリードフレーム3の段差部3cの高さ(距離t2)は0.35mmである。段差部3cには、幅比W3/t2が26なるように第1貫通孔H1が設けられている。主端子部分として第2部分3bには内周幅(径)が1mm以上の第2貫通孔H2が設けられている。比較例13に係る半導体装置100において、隙間に最大径が92μmのボイドが検知された。つまり、封止部7は十分隙間に充填されていないことが分かった。
 実施の形態4.
 ここでは、上述した実施の形態1から3において説明した半導体装置100を適用した電力変換装置について説明する。本開示は特定の電力変換装置に限定されるものではないが、以下、実施の形態4として、三相のインバータに本開示を適用した場合について説明する。
 図6は、本実施の形態に係る電力変換装置を適用した電力変換システムの構成を示すブロック図である。図6に示す電力変換システムは、電源400、電力変換装置200、負荷300から構成される。電源400は、直流電源であり、電力変換装置200に直流電力を供給する。電源400は種々のものにより構成することが可能であり、たとえば、直流系統、太陽電池、蓄電池により構成することができる。また、交流系統に接続された整流回路またはAC/DCコンバータにより構成してもよい。また、電源400を、直流系統から出力される直流電力を所定の電力に変換するDC/DCコンバータによって構成してもよい。
 電力変換装置200は、電源400と負荷300の間に接続された三相のインバータであり、電源400から供給された直流電力を交流電力に変換し、負荷300に交流電力を供給する。電力変換装置200は、図6に示すように、直流電力を交流電力に変換して出力する主変換回路201と、主変換回路201を制御する制御信号を主変換回路201に出力する制御回路203とを備えている。
 負荷300は、電力変換装置200から供給された交流電力によって駆動する三相の電動機である。なお、負荷300は特定の用途に限られるものではなく、各種電気機器に搭載された電動機であり、たとえば、ハイブリッド自動車、電気自動車、鉄道車両、エレベーター、または、空調機器向けの電動機として用いられる。
 以下、電力変換装置200の詳細について説明する。主変換回路201は、スイッチング素子と還流ダイオードを備えている(いずれも図示せず)。スイッチング素子がスイッチングすることによって、電源400から供給される直流電力が交流電力に変換されて、負荷300に供給される。主変換回路201の具体的な回路構成は種々のものがあるが、本実施の形態に係る主変換回路201は2レベルの三相フルブリッジ回路であり、6つのスイッチング素子とそれぞれのスイッチング素子に逆並列された6つの還流ダイオードから構成することができる。
 主変換回路201の各スイッチング素子および各還流ダイオードの少なくともいずれかに、上述した実施の形態1から3の少なくともいずれかに係る半導体装置100を、半導体モジュール202として構成する。6つのスイッチング素子は2つのスイッチング素子ごとに直列接続され上下アームを構成し、各上下アームはフルブリッジ回路の各相(U相、V相、W相)を構成する。そして、各上下アームの出力端子、すなわち主変換回路201の3つの出力端子は、負荷300に接続される。
 また、主変換回路201は、各スイッチング素子を駆動する駆動回路(図示せず)を備えているが、駆動回路は半導体モジュール202に内蔵されていてもよいし、半導体モジュール202とは別に駆動回路を備える構成であってもよい。駆動回路は、主変換回路201のスイッチング素子を駆動する駆動信号を生成し、主変換回路201のスイッチング素子の制御電極に供給する。具体的には、後述する制御回路203からの制御信号に従い、スイッチング素子をオン状態にする駆動信号とスイッチング素子をオフ状態にする駆動信号とを各スイッチング素子の制御電極に出力する。スイッチング素子をオン状態に維持する場合、駆動信号はスイッチング素子の閾値電圧以上の電圧信号(オン信号)であり、スイッチング素子をオフ状態に維持する場合、駆動信号はスイッチング素子の閾値電圧以下の電圧信号(オフ信号)となる。
 制御回路203は、負荷300に所望の電力が供給されるように、主変換回路201のスイッチング素子を制御する。具体的には、負荷300に供給すべき電力に基づいて主変換回路201の各スイッチング素子がオン状態となるべき時間(オン時間)を算出する。たとえば、出力すべき電圧に応じてスイッチング素子のオン時間を変調するPWM制御によって主変換回路201を制御することができる。そして、各時点においてオン状態となるべきスイッチング素子にはオン信号を、オフ状態となるべきスイッチング素子にはオフ信号が出力されるように、主変換回路201が備える駆動回路に制御指令(制御信号)を出力する。駆動回路は、この制御信号に従い、各スイッチング素子の制御電極にオン信号またはオフ信号を駆動信号として出力する。
 本実施の形態に係る電力変換装置では、主変換回路201の各スイッチング素子および各還流ダイオードの少なくともいずれかに、上述した実施の形態1から3に係る半導体装置100を、半導体モジュール202として適用するため、電気的な絶縁性を向上させて、電力変換装置の信頼性を向上させることができる。
 本実施の形態では、2レベルの三相インバータに本開示を適用する例について説明したが、本開示は、これに限られるものではなく、種々の電力変換装置に適用することができる。本実施の形態では、2レベルの電力変換装置としたが、3レベルまたはマルチレベルの電力変換装置であっても構わないし、単相負荷に電力を供給する場合には、単相のインバータに本発明を適用しても構わない。また、直流負荷等に電力を供給する場合には、DC/DCコンバータまたはAC/DCコンバータに本開示を適用することも可能である。
 また、本開示を適用した電力変換装置は、上述した負荷が電動機の場合に限定されるものではなく、たとえば、放電加工機、レーザー加工機、誘導加熱調理器または非接触器給電システムの電源装置として用いることもでき、さらには、太陽光発電システムまたは蓄電システム等のパワーコンディショナーとして用いることも可能である。
 なお、各実施の形態において説明した半導体装置については、必要に応じて種々組み合わせることが可能である。また、請求の範囲に記載の従属請求項についても、その組み合わせに対応した従属態様が予定される。
 今回開示された実施の形態はすべての点で例示であって制限的なものではないと考えられるべきである。矛盾のない限り、今回開示された実施の形態の少なくとも2つを組み合わせてもよい。本開示の基本的な範囲は、上記した説明ではなく請求の範囲によって示され、請求の範囲と均等の意味および範囲内でのすべての変更が含まれることを意図される。

Claims (8)

  1.  搭載面を有する支持体と、
     前記搭載面に接続されているリードフレームとを備え、
     前記リードフレームは、前記搭載面に接続されている第1部分と、前記搭載面に対して離間して配置されている第2部分と、前記第1部分と前記第2部分とを接続する段差部とを含み、
     前記支持体から前記第2部分までの距離は、前記リードフレームの厚みの1/2倍未満であり、
     前記段差部には、第1貫通孔が設けられている、半導体装置。
  2.  前記リードフレームは、前記搭載面に接続される下面と、前記下面に連なる側面とを有し、
     前記側面から前記第1貫通孔までの距離は、前記支持体から前記第2部分までの距離の25倍以下である、請求項1に記載の半導体装置。
  3.  前記リードフレームは、第1リードフレームと、前記第1リードフレームが延在する方向に対して反対の方向に沿って延在する第2リードフレームとを含み、
     前記第2リードフレームの幅は、前記第1リードフレームの幅以上であり、
     前記第1貫通孔は、前記第2リードフレームの前記段差部に設けられている、請求項1または請求項2に記載の半導体装置。
  4.  前記リードフレームは、前記第1リードフレームが延在する方向に対して垂直な方向に沿って延在する第3リードフレームを含む、請求項3に記載の半導体装置。
  5.  前記支持体が内部に配置された封止部を備え、
     前記封止部は、前記第2部分と、前記段差部と、前記搭載面とによって形成されている領域に充填されており、
     前記領域において前記封止部に形成されているボイドの最大径は50μm未満である、請求項1から請求項4のいずれか1項に記載の半導体装置。
  6.  前記第2部分に第2貫通孔が形成されている、請求項5に記載の半導体装置。
  7.  前記封止部はフィラーを含み、
     前記第2貫通孔の内周幅は、前記封止部に含まれる前記フィラーの径の4倍以上である、請求項6に記載の半導体装置。
  8.  請求項1から請求項7のいずれか1項に記載の半導体装置を有し、入力される電力を変換して出力する主変換回路と、
     前記主変換回路を制御する制御信号を前記主変換回路に出力する制御回路とを備えた、電力変換装置。
