Abstract
本発明は、磁気記録媒体の下地膜と磁性薄膜との間に形成されるバッファ層の成膜のためのスパッタリングターゲットである。本発明に係るスパッタリングターゲットは、Pt、Ag、Au、Pd、Rh、Ir、Ru、Cuの少なくともいずれかの非磁性金属よりなる金属相と、C、炭化物、窒化物の少なくともいずれかよりなる非金属相とで構成される。本発明により成膜されるバッファ層は、その上に形成される磁性薄膜の磁性粒子の面内配向を抑制することができる。本発明においては、バッファ層にPt等の金属を添加することで磁性粒子の微細化を図ることができる。
Description
本発明は、磁気記録媒体の磁性膜の下地膜上に金属相と非金属相とからなるバッファ層を形成するためのスパッタリングターゲットに関する。詳しくは、熱アシスト磁気記録媒体等の磁性薄膜を構成する磁性粒子の面内配向を抑制しつつ粒径を微細なものとするバッファ層の形成に有用なスパッタリングターゲットに関する。
ハードディスクドライブ(HDD)等の磁気記録媒体における記録密度は、従来から急速に増大しており、記録密度の高密度化の要求・傾向は今後も継続すると予測される。こうした背景のもとで、近年より次世代記録方式として注目されているのが熱アシスト記録方式による磁気記録媒体である。熱アシスト磁気記録媒体は、磁性薄膜に近接場光等を照射して薄膜表面を局所的に加熱し、磁性粒子(磁気クラスター)の保磁力を一時的に低下させて書き込む記録方式による媒体である。かかる熱アシスト方式によれば、現状の記録ヘッドであっても、保磁力が高い磁性薄膜への書き込みが容易となるので、磁気異方性Kuが高い材料を微細化させて使用することができる。
熱アシスト磁気記録媒体の磁性薄膜に適用される磁気異方性Kuが高い磁性材料として、L10型構造を有するFePt合金やCoPt合金等が知られている。これらL10型構造を有する磁性材料を記録媒体に好適に適用する際には、磁性粒子の結晶配向性と粒径の微細化が求められる。
L10型構造を有するFePt合金等の磁性粒子の配向性については、磁化容易軸である[001]方位(c軸)が面直方向に成長した(001)配向であることが好ましい。そして、FePt合金等の磁性粒子の配向性を確保するために、(100)配向したMgOを下地層として形成することが好ましいことが知られている。これは、MgOの(100)面がL10型構造を有するFePt合金の(001)面と格子整合性を有することを利用するものである。
一方、磁気記録媒体における磁性粒子の微細化は、SN比の改善と記録密度の向上のために必要な特性であり、熱アシスト記録方式に限らず磁気記録媒体の磁性薄膜に一般的に要求される特性である。そして、磁性薄膜の磁性粒子の微粒化の手段として、SiO2、TiO2、B2O3等といった酸化物等を非磁性粒界とするグラニュラー構造の適用が有効とされている。グラニュラー磁性薄膜では、前記非磁性粒界が磁性粒子を分離しつつ微細化すると共に、粒子間の磁気的な相互作用を低減することでノイズ低減に寄与している。グラニュラー構造の適用はL10型構造のFePt合金等からなる磁性薄膜にも有効であり、上記酸化物の他に、C(カーボン:非特許文献1)、MgO(非特許文献2)、ZrO2(非特許文献3)、GeO2(特許文献1)等を非磁性粒界とするグラニュラー磁性薄膜がある。
上記のようなL10型構造を有するFePt合金、CoPt合金等からなるグラニュラー磁性薄膜においては、非磁性粒界の構成材料が磁性薄膜の飽和磁化(Ms)やKu等の磁気特性に影響を及ぼすことが明らかとなっている。その影響の一つとして、磁性粒子の配向性が挙げられる。上記のとおり、L10型構造を有するFePt合金等の磁性薄膜においては、磁性粒子のc軸が面直一方向にある(001)配向していることが好ましい。しかし、非磁性粒界の材質によっては、c軸が磁性膜面内に存在する面内配向した磁性粒子を生じさせ、(001)配向する磁性粒子の割合が変化することがある(非特許文献4)。こうした面内配向した磁性粒子の存在は、媒体の磁気特性を低下させることとなる。
非磁性粒界の材質により磁性粒子に面内配向が生じる理由については、必ずしも明らかではないが、本発明者等は、非磁性粒界を形成する酸化物等が下地膜であるMgO等とFePt合金等の磁性薄膜との界面に作用することで、下地膜上における磁性粒子の(001)面のエピタキシャル成長が阻害されていることに起因すると考察している。
そこで、本発明者等は、L10型構造を有するFePt合金等の磁性粒子の面内配向の抑制をする手法として、FePt合金グラニュラー磁性薄膜を成膜する前に、C(カーボン)からなるスパッタリングターゲットにより下地膜上にCのバッファ層を形成することを報告している(非特許文献5)。この報告によれば、厚さ0.6nm以上のCバッファ層を形成することで、磁性粒子の面内配向が抑制され、(001)配向した磁性粒子の割合が大きいFePt合金グラニュラー磁性薄膜が成膜できることが明らかにされている。

上記したC(カーボン)からなるバッファ層は、非磁性粒界となる酸化物等の材質を変更することなく磁性粒子の面内配向を抑制する作用を有する。しかしながら、Cバッファ層の適用には一点の課題がある。即ち、Cバッファ層形成後に磁性薄膜を成膜すると、磁性粒子の粒径が粗大化する傾向がある。上述のとおり、磁性薄膜の磁性粒子の粒径は、配向性の制御と同様、磁性薄膜の磁気的特性及び記録密度に影響を及ぼす重要なファクターであるので、磁性粒子の粗大化は不可避の課題となる。
本発明は、上記のような背景のもとになされたものであり、L10型構造を有するFePt合金、CoPt合金等からなる磁性薄膜を構成する磁性粒子に対し、面内配向を抑制すると共に、磁性粒子の微細化を達成できる手段を明らかにする。この検討において、本発明は、上述したMgO等の下地層と磁性薄膜との界面に有効に作用するバッファ層を形成するための磁気記録媒体用のスパッタリングターゲットを提供する。
本発明者等は、バッファ層の構成及びバッファ層を形成するためのスパッタリングターゲットに関する検討を行い、バッファ層の構成として、C(カーボン)に金属を加えることとした。上記非特許文献5で開示されている本発明者等の検討によれば、Cは、FePt合金等からなる磁性粒子の面内配向を抑制し、磁性粒子結晶のc軸のエピタキシャル成長を促すという点においては有効な元素である。もっとも、このときの磁性粒子の成長は、面直方向(縦方向)のみでなく平面方向(横方向)にも及ぶ。この平面方向の粒成長が面内配向の要因となる。本発明者等は、磁性粒子の平面方向の成長をピン止め作用により抑制できる金属原子をバッファ層に添加して磁性薄膜の結晶粒の微細化を図ることとした。
バッファ層をCと共に金属で構成するとしたとき、当該金属は非磁性金属であることが必要である。磁性金属の添加によりバッファ層が磁性を有すると、バッファ層の上に形成される磁性薄膜の磁気的特性に影響を及ぼすからである。かかる観点から、本発明者等はCと共にバッファ層を形成する金属として、Pt、Ag、Au、Pd、Rh、Ir、Ru、Cuの少なくともいずれかが好適であるとして本発明に想到した。
即ち、上記課題を解決する本発明は、基板上の下地膜の上に磁性薄膜を形成する際に、前記下地膜と前記磁性薄膜との間にバッファ層を形成するための磁気記録媒体用のスパッタリングターゲットであって、Pt、Ag、Au、Pd、Rh、Ir、Ru、Cuの少なくともいずれかの非磁性金属よりなる金属相と、C、炭化物、窒化物の少なくともいずれかよりなる非金属相と、からなる磁気記録媒体用のスパッタリングターゲットである。
以下、本発明に係る磁気記録媒体用のスパッタリングターゲットに関し、その構成及び製造方法を説明すると共に、本発明に係る磁気記録媒体用のスパッタリングターゲットによるバッファ層の形成方法を説明する。
(A)本発明に係る磁気記録媒体用のスパッタリングターゲットの構成
上記のとおり、本発明に係る磁気記録媒体用のスパッタリングターゲットは、磁気記録媒体の下地層と記録層である磁性薄膜との間のバッファ層の形成に供されるスパッタリングターゲットである。そして、本発明に係るスパッタリングターゲットは、所定の金属からなる金属相と、C等の非金相とで構成される。尚、金属相及び非金属相の「相」とは相互に分離し区別される領域である。即ち、本発明に係るスパッタリングターゲットは、材料組織としてみれば、Pt等の金属からなる領域とC等の非金属元素からなる領域とが分離し、これらが混在する組織を有する。
上記のとおり、本発明に係る磁気記録媒体用のスパッタリングターゲットは、磁気記録媒体の下地層と記録層である磁性薄膜との間のバッファ層の形成に供されるスパッタリングターゲットである。そして、本発明に係るスパッタリングターゲットは、所定の金属からなる金属相と、C等の非金相とで構成される。尚、金属相及び非金属相の「相」とは相互に分離し区別される領域である。即ち、本発明に係るスパッタリングターゲットは、材料組織としてみれば、Pt等の金属からなる領域とC等の非金属元素からなる領域とが分離し、これらが混在する組織を有する。
(A-1)金属相
本発明に係るスパッタリングターゲットがスパッタリングされたとき、金属相に含まれる金属原子は、バッファ層の金属成分として作用する。バッファ層の金属は、磁性薄膜の成膜過程において、ピン止め効果によりFePt合金等からなる磁性粒子の面内方向(横方向)の粒成長を抑制し、磁性粒子の粗大化を抑制する。この金属相は、Pt、Ag、Au、Pd、Rh、Ir、Ru、Cuの少なくともいずれかの金属で構成される。これらの金属は、常磁性又は反磁性の金属であり、バッファ層に磁性を付与することがない。また、これらの金属は、下地膜であるMgO等に対して濡れ難く、反応し難い金属だからである。これらの理由により、本発明では前記の金属群の少なくとも一つが選択される。金属相として、より好ましい金属は、Pt、Ag、Au、Cuである。金属相は、前記金属の少なくとも1種で構成されていれば良いが、2種以上の金属からなる合金又は金属間化合物であっても良い。
本発明に係るスパッタリングターゲットがスパッタリングされたとき、金属相に含まれる金属原子は、バッファ層の金属成分として作用する。バッファ層の金属は、磁性薄膜の成膜過程において、ピン止め効果によりFePt合金等からなる磁性粒子の面内方向(横方向)の粒成長を抑制し、磁性粒子の粗大化を抑制する。この金属相は、Pt、Ag、Au、Pd、Rh、Ir、Ru、Cuの少なくともいずれかの金属で構成される。これらの金属は、常磁性又は反磁性の金属であり、バッファ層に磁性を付与することがない。また、これらの金属は、下地膜であるMgO等に対して濡れ難く、反応し難い金属だからである。これらの理由により、本発明では前記の金属群の少なくとも一つが選択される。金属相として、より好ましい金属は、Pt、Ag、Au、Cuである。金属相は、前記金属の少なくとも1種で構成されていれば良いが、2種以上の金属からなる合金又は金属間化合物であっても良い。
また、金属相は、Pt、Ag、Au、Pd、Rh、Ir、Ru、Cuの少なくともいずれかを必須の金属元素としつつ、これら以外の元素を任意元素として含んでいても良い。具体的には、金属相は、Si、Ti、Cr、B、V、Nb、Ta、Mn、Zn、Mo、W、Geの少なくともいずれかの非磁性元素を含むことができる。これらの元素を含み得る理由としては、金属相の粒径を微細化する効果が期待できるからである。金属相が、これらの任意の非磁性元素を含むとき、金属相中の非磁性元素の含有量は、20mol%以下とすることが好ましい。バッファ層がアモルファス化しない程度に金属相を微細化するためである。尚、Si等の非磁性元素は任意元素であって必須元素ではないので、金属相における含有量の下限は0mol%となる。
A-2 非金属相
本発明に係るスパッタリングターゲットがスパッタリングされたとき、非金属相に含まれる非金属元素は、バッファ層としてMgO等の下地層上に堆積する。これにより、FePt合金等からなる磁性薄膜の成膜中に酸化物等の非磁性粒界材が下地層と磁性薄膜との界面に及ぼす作用を緩和し、磁性粒子結晶の面内配向を抑制する。この非金属相を構成する非金属は、Cの他、炭化物、窒化物が適用される。炭化物の具体例としては、NbC、TiC、Si、ZrC、B4C、HfC、TaCが挙げられる。また、窒化物の具体例としては、BN、Si3N4、AlN、TiN、TaN、Cr2N、NbN、HfN、VN、GaNが適用できる。
本発明に係るスパッタリングターゲットがスパッタリングされたとき、非金属相に含まれる非金属元素は、バッファ層としてMgO等の下地層上に堆積する。これにより、FePt合金等からなる磁性薄膜の成膜中に酸化物等の非磁性粒界材が下地層と磁性薄膜との界面に及ぼす作用を緩和し、磁性粒子結晶の面内配向を抑制する。この非金属相を構成する非金属は、Cの他、炭化物、窒化物が適用される。炭化物の具体例としては、NbC、TiC、Si、ZrC、B4C、HfC、TaCが挙げられる。また、窒化物の具体例としては、BN、Si3N4、AlN、TiN、TaN、Cr2N、NbN、HfN、VN、GaNが適用できる。
バッファ層の構成元素としてCが有効である理由は、上述した先行技術(非特許文献5)でも言及されており、CにはFePt等の磁性粒子結晶を分離する性質があり、これにより面内配向が抑制される。また、炭化物もCと同様の作用を有するので面内配向を抑制し得る。窒化物に関しては、本発明者等は、下地膜と磁性薄膜との界面に生成し得る酸化物による影響を窒化物が緩和し、これにより磁性粒子結晶の面内配向が抑制されていると考察している。
(A-3)本発明に係るスパッタリングターゲットの全体構成
金属相と非金属相とからなる本発明に係るスパッタリングターゲットは、10体積%以上70体積%以下の金属相を含み残部が前記非金属相及び不可避不純物であるものが好ましい。下地膜表面上に形成されるバッファ層の構成、即ち、下地膜表面上の金属原子と非金属原子との存在比率は、スパッタリングターゲットの組成に対応する。スパッタリングターゲットにおける金属相が10体積%未満である場合、Pt等の金属原子による磁性粒子の粗大化抑制作用を得ることが困難となる。一方、Pt等の金属原子は、FePt合金等の平面方向の成長を抑制するが、下地膜上に金属原子が過剰に存在すると、(001)方向以外の結晶方位での結晶成長が生じるおそれがある。具体的には、金属原子が過剰に存在すると、(111)面の成長が促進される。このことから、スパッタリングターゲットにおける金属相の割合は70体積%以下とすることが好ましい。金属相のより好ましい割合は、20体積%以上50体積%以下である。
金属相と非金属相とからなる本発明に係るスパッタリングターゲットは、10体積%以上70体積%以下の金属相を含み残部が前記非金属相及び不可避不純物であるものが好ましい。下地膜表面上に形成されるバッファ層の構成、即ち、下地膜表面上の金属原子と非金属原子との存在比率は、スパッタリングターゲットの組成に対応する。スパッタリングターゲットにおける金属相が10体積%未満である場合、Pt等の金属原子による磁性粒子の粗大化抑制作用を得ることが困難となる。一方、Pt等の金属原子は、FePt合金等の平面方向の成長を抑制するが、下地膜上に金属原子が過剰に存在すると、(001)方向以外の結晶方位での結晶成長が生じるおそれがある。具体的には、金属原子が過剰に存在すると、(111)面の成長が促進される。このことから、スパッタリングターゲットにおける金属相の割合は70体積%以下とすることが好ましい。金属相のより好ましい割合は、20体積%以上50体積%以下である。
また、本発明に係るスパッタリングターゲットは、その材料組織において金属相と非金属相が相互に分離した相として分散している。このとき、金属相及び非金属相の形状と寸法は、スパッタリングターゲットにおける各相の割合や製造条件等により変化し特に限定されることはない。
金属相の割合が高いとき(50体積%以上)、スパッタリングターゲットの材料組織は、金属相をマトリックスとし、非金属相が分散した形態となる。このとき非金属相の粒径は円相当径で0.1μm以上30μm以下であるものが好ましい。非金属相が細か過ぎると、材料組織中で非金属相の凝集が生じ易くなる。また、非金属相が粗大になると、金属相との接触断面が小さくなり、スパッタリング中に脱落してパーティクルが生じ得る。逆に、非金属相の割合が高いとき(例えば、50体積%以上90体積%以下)、スパッタリングターゲットの材料組織は、非金属相をマトリックスとし、金属相が分散した形態となる。このとき金属相の粒径は、円相当径で0.1μm以上100μm以下であるものが好ましい。金属相が0.1μm未満となるスパッタリングターゲットを製造するには原料粉末の粒径も微細とする必要がある。その場合、混合のエネルギーが過度に必要となる、混合装置(混合媒体、混合容器)からの不純物の混入量が増加するおそれがある。また、金属相が100μm超となると、金属相及び非金属相の接触面積が小さくなって、スパッタリング中の脱落とパーティクル発生の要因となり得る。
本発明に係るスパッタリングターゲットの組成に関しては、構成元素が上記した金属相及び非金属相の構成元素のみからなることが好ましい。但し、不可避不純物の存在は許容される。不可避不純物としては、上記で挙げられた金属元素及び非金属元素以外の元素であり、具体的には、O(酸素)が挙げられる。不可避不純物は、後述する製造方法における原料粉末由来の元素や製造装置由来の元素である。不可避不純物は、金属相及び/又は非金属相に含まれている。不可避不純物の含有量としては、スパッタリングターゲット全体の質量に対して、1000ppmとすることが好ましく、500ppm以下とすることがより好ましい。
(B)本発明に係る磁気記録媒体用スパッタリングターゲットの製造方法
本発明に係るスパッタリングターゲットは、上述した金属からなる金属相と、C等からなる非金属相とからなる。このような構成のスパッタリングターゲットの製造方法としては、金属相と非金属相とが均一に分散させるため、粉末冶金法の適用が好ましい。粉末冶金法においては、金属相となる金属粉末と非金属相となる非金属粉末とを混合し、適宜に成形した後、加圧焼結することでスパッタリングターゲットが製造できる。
本発明に係るスパッタリングターゲットは、上述した金属からなる金属相と、C等からなる非金属相とからなる。このような構成のスパッタリングターゲットの製造方法としては、金属相と非金属相とが均一に分散させるため、粉末冶金法の適用が好ましい。粉末冶金法においては、金属相となる金属粉末と非金属相となる非金属粉末とを混合し、適宜に成形した後、加圧焼結することでスパッタリングターゲットが製造できる。
原料となる金属粉末は、上記したPt等の金属粉末であって高純度(99%以上)のものが好ましい。また、金属相がPt等の必須金属以外の任意元素(Si等)を含む場合には、当該任意元素の粉末を適用しても良いが、必須金属と当該非磁性元素との合金粉末を原料として適用できる。これらの粉末は、ガスアトマイズ等のアトマイズ法により製造可能である。本発明に係るスパッタリングターゲットの製造において、原料となる金属粉末及び非金属粉末の粒径は、100μm以下のものが好ましい。
以上の金属粉末及び非金属粉末は、焼結前に十分混合して混合粉末とする。このときの混合は、ボールミル、ビーズミル、ロッキングミル等の混合分散手段が適用できる。これらの混合手段により得られた混合粉末は、次工程の加圧焼結前に予備成型を行っても良い。そして、混合粉末を適宜に成形した後、加圧焼結することで本発明に係るスパッタリングターゲットを得ることができる。このときの焼結手段は、ホットプレス法(HP)、熱間静水圧焼結法(HIP)、放電プラズマ焼結(SPS)等が適用できる。加圧焼結の際の焼結温度は、600℃以上1500℃以下とするのが好ましく、加圧力は10MPa以上200MPa以下とするのが好ましい。また、加熱雰囲気は、真空又は非酸化性雰囲気とするのが好ましい。
(C)本発明に係るスパッタリングターゲットによるバッファ層の形成を伴う磁気記録媒体の製造方法
本発明は、熱アシスト磁気記録媒体等の磁気記録媒体の磁性薄膜を形成するためのバッファ層の形成に有用である。そして、磁気記録媒体の製造方法では、本発明に係るスパッタリングターゲットをスパッタリングすることで、基材上の下地層の上にバッファ層を形成することができる。
本発明は、熱アシスト磁気記録媒体等の磁気記録媒体の磁性薄膜を形成するためのバッファ層の形成に有用である。そして、磁気記録媒体の製造方法では、本発明に係るスパッタリングターゲットをスパッタリングすることで、基材上の下地層の上にバッファ層を形成することができる。
基材の材質及び寸法・形状に特段の制限はない。また、下地層は、L10型構造を有するFePt合金等の磁性材料を形成するために適用される下地層であれば、特に制限されない。上述のとおり、L10型構造を有するFePt合金等の磁性薄膜に(001)配向を具備させるための下地層としては、(100)配向したMgOが良く知られており、本発明でもMgO下地層が適用できる。また、この他、MgTiO2、MgSiO2、MgAl2O5、RuAl等が下地層として適用できる。
本発明に係るスパッタリングターゲットのスパッタリングについては、通常のスパッタリング装置及びスパッタリング条件にて実施可能である。スパッタリングにより、金属相を構成する金属原子及び非金属相を構成する非金属原子が下地膜状にスパッタされバッファ層が形成される。 尚、この際に形成されるバッファ層は、金属原子及び非金属原子が連続して結合した膜状のものであっても良いが、下地膜表面上でアイランド状になっていても良い。
また、本発明に係るスパッタリングターゲットによりバッファ層を形成するとき、膜厚換算によるバッファ層の厚さを0.1nm以上2.0nm以下とすることが好ましい。0.1nm未満では、磁性粒子の面内配向を抑制することが困難であり、膜厚相当で2.0nmを超えて厚く成膜されたバッファ層は、表面における金属相の露出が少なくなり、金属相によるピン止め効果が発揮され難くなり、磁性粒子のランダム成長の要因となり得る。尚、膜厚換算としたのは、上記のように、バッファ層がアイランド状に形成され得ることを考慮したものである。膜厚換算とは下地膜上に均一に金属原子及び非金属原子を配列したと仮定した場合の膜厚である。
以上の工程で下地膜上にバッファ層を形成した後は、常法に従って磁性薄膜を成膜することにより磁気記録媒体を得ることができる。これまで述べた本発明の課題と主旨により、磁性薄膜としては、L10型構造を有するFePt合金、CoPt合金、FePd、CoPd等からなる磁性薄膜が好適に適用される。これらの磁性薄膜もスパッタリングで成膜可能である。尚、磁性薄膜の形成後、磁性薄膜の保護層等の付加的な構成を付与して磁気記録媒体としても良い。
以上説明したように、本発明は、L10型構造を有するFePt合金等の磁性薄膜に作用するため、MgO等の下地層上にバッファ層を形成するためのスパッタリングターゲットである。本発明に係るスパッタリングターゲットによれば、C等の非金属相からの非金属原子による磁性粒子の面内配向の抑制と、Pt等の金属相からの金属原子による磁性粒子の微細化を可能とするバッファ層が形成可能である。
第1実施形態:以下に本発明の実施態様について説明する。本実施形態では、Ptからなる金属相と、Cからなる非金属相とで構成されたスパッタリングターゲットを製造した。そして、MgO下地膜上にバッファ層を形成し、更に、FePt合金からなる磁性薄膜を成膜し、その磁性粒子の配向性及び粒径を検討した。
[バッファ層形成用のスパッタリングターゲットの製造]
スパッタリングターゲットの製造では、市販のPt粉末(純度99%)及びC粉末を用意した。これらの原料粉末に関し、Pt粉末の平均粒径は10μmであり、C粉末の平均粒径は30μmであった。そして、Pt粉末とC粉末とをボールミル(粉砕媒体:セラミックスボール)にて混合した。本実施形態では、Pt粉末50体積%とC粉末50体積%とを混合した。
スパッタリングターゲットの製造では、市販のPt粉末(純度99%)及びC粉末を用意した。これらの原料粉末に関し、Pt粉末の平均粒径は10μmであり、C粉末の平均粒径は30μmであった。そして、Pt粉末とC粉末とをボールミル(粉砕媒体:セラミックスボール)にて混合した。本実施形態では、Pt粉末50体積%とC粉末50体積%とを混合した。
次に、上記で得られたPt粉末とC粉末との混合粉末を加圧焼結してPt-Cスパッタリングターゲットとした。加圧焼結は、ホットプレス法により、焼結温度1000℃、圧力60MPa、加圧焼結時間60minとし、雰囲気は5×10-2Pa以下の真空条件とした。製造したPt-Cスパッタリングターゲットの寸法は、直径161mm・厚さ4mmであり、相対密度が96.2%であった。
また、本実施形態では、上記のPt-Cスパッタリングターゲットとの対比のため、従来技術(非特許文献5)のC(カーボン)からなるスパッタリングターゲットを用意した。このCスパッタリングターゲットは、市販品である。
[バッファ層の形成]
そして、上記で製造したスパッタリングターゲットを用いて、MgO下地膜上にバッファ層を形成し、更に、FePt磁性薄膜を成膜した。以下の基板準備及び下地膜の成膜、バッファ層形成、及び磁性薄膜成膜では、いずれもスパッタリング装置としてRF/DCマグネトロンスパッタリング装置(キャノンアネルバ株式会社製、C3010)を使用した。
そして、上記で製造したスパッタリングターゲットを用いて、MgO下地膜上にバッファ層を形成し、更に、FePt磁性薄膜を成膜した。以下の基板準備及び下地膜の成膜、バッファ層形成、及び磁性薄膜成膜では、いずれもスパッタリング装置としてRF/DCマグネトロンスパッタリング装置(キャノンアネルバ株式会社製、C3010)を使用した。
アモルファスガラス基板(厚さ0.635mm)に、アモルファスCo60at%-W40at%層をスパッタリング(Arガス圧:0.6Pa、投入電力:500 W)で80nm成膜した後、MgO下地膜をスパッタリング(Arガス圧:0.6Pa、投入電力:500 W)で5nm成膜して基板サンプルを用意した。
バッファ層の形成は、上記で製造したPt-50vol%C及び100%Cの2種のスパッタリングターゲットによりバッファ層を形成した。バッファ層の形成のスパッタ条件は、Arガス圧:0.6Pa、投入電力:60 Wとした。本実施形態では、スパッタ時間を調整して膜厚相当で0.2nm~1.0nmのバッファ層を形成した。
FePt磁性薄膜の成膜は、スパッタリングターゲットとしてFe50Pt50-30vol%B2O3を用い、Arガス圧:8.0Pa、投入電力:100 W、基板温度550℃でスパッタリングした。磁性薄膜の膜厚は5nmとした。更に、表面保護膜としてC膜をArガス圧:0.6Pa、投入電力:300 Wとして7nm成膜した。
[磁性粒子の配向性評価と形態観察]
上記で磁性薄膜(Fe50Pt50-30vol%B2O3)を成膜したサンプルをXRD分析し、L10型構造を有する磁性粒子についての面内配向の有無と(001)配向の良否を検討した。XRD分析は、高分解能X線回折分析装置(株式会社リガク製 SmartLab)を用い、X線源をCu Kα線(波長:1.5418Å)とし、入射角0.4°で面内回折法による構造解析を行った。また、成膜した磁性膜についての外観観察は、透過型電子顕微鏡(TEM)を用い、平面TEM像と断面TEM像を観察した。
上記で磁性薄膜(Fe50Pt50-30vol%B2O3)を成膜したサンプルをXRD分析し、L10型構造を有する磁性粒子についての面内配向の有無と(001)配向の良否を検討した。XRD分析は、高分解能X線回折分析装置(株式会社リガク製 SmartLab)を用い、X線源をCu Kα線(波長:1.5418Å)とし、入射角0.4°で面内回折法による構造解析を行った。また、成膜した磁性膜についての外観観察は、透過型電子顕微鏡(TEM)を用い、平面TEM像と断面TEM像を観察した。
本実施形態における検討結果について説明する。最初に比較例であるCのみからなるバッファ層の作用について説明する。図1は、比較例(100%C)により形成したバッファ層上に成膜した磁性薄膜(Fe50Pt50-30vol%B2O3)のXRDプロファイルである。図1には、バッファ層の膜厚を変更したときのプロファイルと、バッファ層のないときのプロファイルを示している。また、図1の比較例のXRDプロファイルには、便宜のため、2θ=30°以下の領域での積算強度を拡大(×5倍)したものを記載している。また、図1においては、バッファ層を「BL」と表記している(図2~図7も同様である)。
図1の比較例のXRDプロファイルにおいて、2θ=33°、47°、69°付近の回折ピークは、それぞれ、L10型構造FePtの(110)、(200)、(220)面に対応するピークであり、比較例の磁性薄膜において(001)配向の磁性粒子結晶が成長していることが確認される。
L10型構造を有するFePt合金の面内XRDの測定においては、面内方向で(001)配向する結晶が存在するとき、(001)超格子反射が観察される。この(001)超格子反射ピークは、2θ=24°近傍で観られる。図1を参照し、バッファ層のない(0nm)の磁性薄膜のXRDプロファイルをみると、(001)超格子反射ピークが弱いながら観察されている。そして、このピークは、Cバッファ層の膜厚を0.6nm以上とすることで微弱化している。即ち、0.6nm以上のCバッファ層によりFePt合金磁性粒子の面内配向が抑制され、面内配向した結晶の割合が低減することがわかる。
図2は、本実施形態(50vol%Pt-50vol%C)により形成したバッファ層上に成膜した磁性薄膜(Fe50Pt50-30vol%B2O3)のXRDプロファイルである。図2を参照すると、本実施形態の磁性薄膜においても、基本的に比較例と同様の傾向がみられる。即ち、本実施形態のPt添加Cバッファ層によっても、FePt合金磁性粒子の面内配向が抑制されていることが確認される。そして、Ptを添加したCバッファ層でも、0.6nmを超えた膜厚でL10型結晶の(001)超格子反射ピークの強度が弱くなっており、面内配向している結晶粒の割合が低減されている。
次に、磁性薄膜(Fe50Pt50-30vol%B2O3)のTEM像に基づき、磁性粒子の粒径について検討した。図3は、本実施形態のPt添加Cバッファ層(50vol%Pt-50vol%C)及び比較例のCバッファ層上に成膜した磁性薄膜(Fe50Pt50-30vol%B2O3)の平面TEM像である。また、図4は、実施形態のPt添加Cバッファ層(50vol%Pt-50vol%C)及び比較例のCバッファ層上に成膜した磁性薄膜(Fe50Pt50-30vol%B2O3)のそれらの断面TEM像である。図3、4には、バッファ層無しで成膜した磁性薄膜の平面TEM像と断面TEM像も示している。
図3の平面TEM像を参照すると、バッファ層の導入がない磁性薄膜には、非磁性粒界(B2O3)で分離された磁性粒子(Fe50Pt50)が観察される。そして、Cバッファ層(0.6nm)を導入した比較例の磁性薄膜では、磁性粒子の粒径が明らかに大きくなっている。また、比較例の磁性薄膜は、非磁性粒界の幅が広くなっており、粒径分布が広い磁性粒子が観察される。
また、図4の断面TEM像をみると、Cバッファ層を導入した磁性薄膜では、磁性粒子が横方向に成長しており、隣接する同一の結晶配向を有する磁性粒子と合体しているようである。これらの磁性薄膜の形態観察の結果から、Cバッファ層を導入によって磁性粒子の粒径が粗大化していることが分かる。
これに対し本実施形態の磁性薄膜では、バッファ層のない磁性薄膜と同等の粒径の磁性粒子が形成されていることが分かる。即ち、本実施形態のPt添加Cバッファ層により、磁性粒子の粗大化が抑制できることが分かる。従って、Cからなるバッファ層にPtを添加することで、磁性粒子の横成長を抑制しつつ、非磁性粒界により孤立した磁性粒子が形成されることが確認された。
第2実施形態:上記した第1実施形態により、Cバッファ層へのPt添加の効果が確認された。そこで、本実施形態では、Ptの添加量を変化させたときの磁性薄膜の形態について検討した。
第1実施形態と同様に、Pt粉末とC粉末とを混合し、混合粉末を焼結してスパッタリングターゲットを製造した。このとき、C粉末の混合比(体積比)を0体積%、30体積%、40体積%、50体積%、60体積%とした。焼結工程は、第1実施形態と同様とした。
そして、第1実施形態と同様の基板、成膜条件で各種スパッタリングターゲットにてバッファ層を形成し、磁性薄膜(Fe50Pt50-30vol%B2O3)を成膜した。バッファ層は、0.6nmと0.2nmの2種の膜厚のサンプルを作製した。その後、XRD分析とTEM観察を行った。
図5は、各種スパッタリングターゲット(C含有量:0体積%、30体積%、40体積%、50体積%、60体積%)によるバッファ層(0.6nm)を導入して成膜した磁性薄膜(Fe50Pt50-30vol%B2O3)のXRDプロファイルである。図5には、第1実施形態で検討したPt-50vol%CのXRDプロファイルも併せて記載している。
図5を参照すると、本実施形態で製造した各種のスパッタリングターゲットによるPt-Cバッファ層を導入した磁性薄膜には、L10型結晶の(001)超格子反射ピークがみられず、面内配向の抑制は達成されることが確認できる。但し、Ptのみ(100体積%Pt)のバッファ層を導入した磁性薄膜の場合、L10型結晶の(111)面の回折ピークがみられることから、(001)面配向が阻害されていると考えられる。この(111)面の回折ピークは、Pt含有量を70体積%以下(C含有量30体積%以上)とすることで弱くなり、Pt含有量60体積%以下(C40体積%以上)で消失する。従って、バッファ層を形成するスパッタリングターゲットの構成として、少なくとも、PtとCの双方を適用することが必要であり、好ましくはPt含有量70体積%以下とすべきであることが分かる。バッファ層の膜厚を0.2nmとしたときも上記と同様の傾向が観られた。
図6は、各種スパッタリングターゲット(C含有量:0体積%、30体積%、40体積%、50体積%)によるバッファ層(0.2nm)を導入して成膜した磁性薄膜(Fe50Pt50-30vol%B2O3)の平面TEM像である。また、図7は、同じサンプルの断面TEM像である。図6、7には、バッファ層無しで成膜した磁性薄膜の平面TEM像と断面TEM像も示している。
図6の平面TEM像から、Pt-Cバッファ層を0.2nmを薄くしても、磁性粒子の横成長が抑制され粗大化のない微細粒子となっていることが分かる。また、図7の断面TEM像からも、Pt-Cバッファ層による磁性粒子の横成長の抑制と微細な磁性粒子が観察される。バッファ層の膜厚を0.6nmとしたときも上記と同様の傾向が観られた。
第3実施形態:本実施形態では、Pt以外の必須金属からなる金属相、炭化物・窒化物からなる非金属相、及びPt等の必須金属とSi等の任意元素とからなる金属相を適用するスパッタリングターゲットを製造した。そして、各種スパッタリングターゲットで形成したバッファ層を導入した磁性薄膜の配向性と磁性粒子の粒径を評価した。
本実施形態のスパッタリングターゲットも、基本的には第1実施形態と同じく、各種金属の粉末と、炭化物・窒化物の粉末とを混合及び焼結により製造した。また、必須金属と任意元素とからなる金属相に関しては、各金属の原料粉末を溶解・アトマイズした粉末、若しくは各金属の原料粉末の混合粉末を使用した。使用した原料粉末は、純度99%以上であり、粒径100μm以下である。更に、焼結条件も第1実施形態と同様とした。
各種スパッタリングターゲットを製造後は、第1実施形態と同じ基板に同じ条件で磁性薄膜(Fe50Pt50-30vol%B2O3)を成膜した。成膜した磁性薄膜についてXRD分析を行った。本実施形態では、XRD分析で得られたXRDプロファイルについて、(001)超格子反射ピークの有無、(111)面の回折ピークの有無を確認した。また、(200)ピーク(2θ=47°)の半値幅とScherrerの式から磁性粒子の粒径を算出した。本実施形態で製造した各種構成のスパッタリングターゲット(バッファ層)と、磁性薄膜(Fe50Pt50-30vol%B2O3)のXRD分析の結果を表1~表5に示す。表1には、第1及び第2実施形態におけるXRD分析の結果を併せて記載した。表中のバッファ層構成を示す数値は、原子%を意味する。
表1~表5から、Cバッファ層に添加する金属として、Ptの他、Ag、Au、Pd、Rh、Ir、Ru、Cuのいずれかを適用することで、磁性薄膜に(001)超格子反射ピークはみられず、面内配向が抑制されていることが分かる。また、これらの金属添加Cバッファ層は、磁性粒子の粗大化を抑制し9.0nm以下の微細粒径とすることができる。熱アシスト磁気記録媒体における記録層の磁性粒子については、9.0nm以下であることが要求される。よって、本実施形態で検討した金属添加Cバッファ層の適用は、熱アシスト磁気記録媒体の記録層に有用といえる。
また、バッファ層を形成する非金属成分についても、Cの他、窒化物(BN、Si3N4、AlN、TiN、TaN、Cr2N、NbN、HfN、VN)や炭化物(NbC、TiC、Si、ZrC)を適用できることも確認された。
更に、金属相に関しては、Pt等の必須金属の他、Si、Ti、Cr、B、V、Nb、Ta、Mn、Zn、Mo、W、Geを含んでいても良いことが確認された。
以上説明したように、本発明は、L10型構造を有するFePt合金等からなる磁性薄膜と下地層との間のバッファ層を形成するスパッタリングターゲットである。本発明により形成されるバッファ層は、磁性薄膜の磁性粒子における面内配向を抑制して面直方向の(001)面の成長を促しながら、磁性粒子の粗大化を抑制することができる。本発明に係るスパッタリングターゲットは、熱アシスト記録媒体の記録層となる磁性薄膜に有用である。
Claims (3)
- 基板上の下地膜の上に磁性薄膜を形成する際に、前記下地膜と前記磁性薄膜との間にバッファ層を形成するための磁気記録媒体用のスパッタリングターゲットであって、
Pt、Ag、Au、Pd、Rh、Ir、Ru、Cuの少なくともいずれかの非磁性金属よりなる金属相と、
C、炭化物、窒化物の少なくともいずれかよりなる非金属相と、からなる磁気記録媒体用のスパッタリングターゲット。 - 10体積%以上70体積%以下の前記金属相を含み残部が前記非金属相及び不可避不純物からなる請求項1記載の磁気記録媒体用のスパッタリングターゲット。
- 前記金属相は、更に、Si、Ti、Cr、B、V、Nb、Ta、Mn、Zn、Mo、W、Geの少なくともいずれかの非磁性元素を含み、
前記金属相中の前記非磁性元素の含有量が20mol%以下である請求項1又は請求項2記載の磁気記録媒体用のスパッタリングターゲット。
