Description

感光性エレメント及び積層体の製造方法
 本開示は、感光性エレメント及び積層体の製造方法に関する。
 プリント配線板の製造分野においては、エッチング、めっき等の工程に用いられるレジスト材料として、積層フィルム状の感光性エレメントが広く用いられている。感光性エレメントは一般に、支持体及び支持体上の感光層を備え、感光層は光重合性化合物、重合開始剤等を含む感光性樹脂組成物により形成される。
 感光層を形成する感光性樹脂組成物は、レジストパターンの線幅、膜厚、露光波長、所望のレジストパターン物性等に応じて適宜設計される。特許文献1には、バインダーポリマ、ジトリメチロールプロパン骨格を有する化合物を含む光重合性化合物、光重合開始剤、及び水素供与体を含む感光性樹脂組成物を405nmの青紫色レーザダイオードにて露光した場合に、硬化物の剥離時間が短縮化される旨が記載されている。

 本開示は、矩形性に優れるレジストパターンを形成可能な感光性エレメント、及びこれを用いた積層体の製造方法を提供することを課題の一つとする。
 本開示は、以下の実施形態を含む。本開示は以下の実施形態に限定されない。
 一実施形態は、支持体と、前記支持体上に位置する感光層とを備え、前記感光層の波長365nmの光の吸光度が、感光層の厚さ1μmあたり0.0160以下である、感光性エレメントに関する。
 他の一実施形態は、上記感光性エレメントの感光層を基板上に配置すること、前記感光層の一部を光硬化させること、前記感光層の未硬化部を除去してレジストパターンを形成することを含む、積層体の製造方法に関する。
 本開示により、矩形性に優れるレジストパターンを形成可能な感光性エレメント、及びこれを用いた積層体の製造方法を提供することができる。
 以下、本開示の実施形態について詳細に説明する。本開示は以下の実施形態に限定されない。
 本開示において、「~」を用いて示された数値範囲は、「~」の前後に記載される数値をそれぞれ最小値及び最大値として含む範囲を示す。本開示中に段階的に記載されている数値範囲において、ある数値範囲の上限値又は下限値は、別の数値範囲の上限値又は下限値に置き換えてもよい。また、本開示中に記載されている数値範囲の上限値又は下限値は、実施例に示されている値に置き換えてもよい。
 本開示において感光性樹脂組成物は、特に断りがない限り、各成分に該当する物質を1種又は2種以上含んでいてもよい。
 本開示において感光性樹脂組成物がある成分に該当する物質を複数含む場合、感光性樹脂組成物中の当該成分の含有量は、特に断りがない限り、感光性樹脂組成物中に存在する当該複数の物質の合計量を意味する。
 本開示において、(メタ)アクリル酸とは、アクリル酸及びメタクリル酸の少なくとも一方を意味する。(メタ)アクリレートとは、アクリレート及びそれに対応するメタクリレートの少なくとも一方を意味する。(メタ)アクリロイル基とは、アクリロイル基及びメタクリロイル基の少なくとも一方を意味する。
 本開示において、特に説明のない限り、重量平均分子量(Mw)及び数平均分子量(Mn)は、ゲルパーミエーションクロマトグラフィー(GPC)により、標準ポリスチレンを用いた検量線から換算した値である。GPCの条件を以下に示す。

 本開示の一実施形態である感光性エレメントは、支持体と、支持体上に位置する感光層とを備え、感光層の波長365nmの光の吸光度が、感光層の厚さ1μmあたり0.0160以下である、感光性エレメントである。
 本開示の他の一実施形態である積層体の製造方法は、上記感光性エレメントの感光層を基板上に配置すること、感光層の一部を光硬化させること、感光層の未硬化部を除去してレジストパターンを形成することを含む、積層体の製造方法である。
 一実施形態の感光性エレメントにおいて、支持体は樹脂フィルムであってよい。樹脂フィルムとしては、例えば、ポリエチレンテレフタレート(PET)、ポリブチレンテレフタレート(PBT)、ポリエチレン-2,6-ナフタレート(PEN)等のポリエステルフィルム;ポリエチレンフィルム、ポリプロピレンフィルム等のポリオレフィンフィルム等が挙げられる。
 樹脂フィルムの厚さは任意であるが、取り扱い易さの観点から、例えば、1μm以上であってよく、5μm以上であってもよく、10μm以上であってもよい。また、100μm以下であってよく、50μm以下であってもよく、30μm以下であってもよく、20μm以下であってもよい。樹脂フィルムの厚さは1~100μmの範囲であってよい。
 樹脂フィルムのヘーズ(Haze)値は、積層体製造時の露光効率の観点から低いほど好ましく、例えば、5.0%以下であってよく、1.5%以下であってもよく、1.0%以下であってもよく、0.5%以下であってもよい。樹脂フィルムのヘーズ値は0.01~5.0%の範囲であってよい。樹脂フィルムのヘーズ値は、JIS K7105に規定される方法に準拠して、市販の曇り度計又は濁度計を用いて測定できる。市販の濁度計としては、例えば、日本電色工業株式会社製「NDH-5000」等が挙げられる。
 一実施形態の感光性エレメントにおいて、感光層の波長365nmの光の吸光度は、感光層の厚さ1μmあたり0.0160以下の範囲である。波長365nmの光は、主に投影露光機(ステッパ)にてレジストパターンを描画する際に用いられる光であるが、感光層の波長365nmの光の吸光度が感光層の厚さ1μmあたり0.0160以下であることにより、矩形性の高いレジストパターンを得ることができる。
 本開示において、感光層、感光性エレメント等の吸光度の値は、下記条件にて測定される値である。
 測定機器:紫外可視分光光度計(株式会社日立ハイテクノロジーズ製「日立分光光度計 U-3310」
 測定温度及び環境:20℃、クリーンルーム環境下
 スリット幅:2nm
 スキャン速度:300nm/分
 サンプリング間隔:0.50nm
 測定範囲:500nmから200nm
 感光層の波長365nmの光の吸光度は、厚さ1μmあたり0.0158以下であってもよく、0.0155以下であってもよい。更に、感光層の波長365nmの光の吸光度が、厚さ1μmあたり0.0120以上であることにより、レジストパターンの矩形性と、感光層の光感度とのバランスに優れる感光性エレメントとなる。感光層の波長365nmの光の吸光度は、感光層の厚さ1μmあたり0.0135以上であってもよく、0.0140以上であってもよく、0.0150以上であってもよい。
 更に、一実施形態の感光性エレメントにおける感光層は、波長405nmの光の吸光度が、感光層の厚さ1μmあたり0.0120以上であってもよい。波長405nmの光は、主に直描露光機(DI)にてレジストパターンを描画する際に用いられる光である。感光層の波長365nmの光の吸光度が感光層の厚さ1μmあたり0.0160以下であり、かつ、波長405nmの光の吸光度が感光層の厚さ1μmあたり0.0120以上である場合、一実施形態の感光性エレメントは、波長の異なる複数種の光に対応可能な感光性エレメントとなる。具体的には、波長365nmの光による露光、及び波長405nmの光による露光のどちらにおいても、レジストパターンの矩形性と、感光層の光感度とのバランスに優れる感光性エレメントとなる。
 感光層の波長405nmの光の吸光度は、感光層の厚さ1μmあたり0.0122以上であってもよく、0.0125以上であってもよい。また、0.0140以下であってもよく、0.0135以下であってもよい。感光層の波長405nmの光の吸光度は、感光層の厚さ1μmあたり0.0120~0.0140の範囲であってもよい。
 一実施形態の感光性エレメントにおいて、感光層の厚さは、感光性エレメントの所望の用途、目的とするレジストパターンの厚さ等に応じて適宜調整される。感光層の厚さは、例えば、5μm以上であってよく、10μm以上であってもよく、15μm以上であってもよい。また、40μm以下であってよく、35μm以下であってよく、30μm以下であってよい。感光層の厚さは5~40μmの範囲であってよい。
 感光層は、光照射によりレジストパターンの形成が可能であれば、その具体的な態様は特に限定されないが、例えば、感光性樹脂組成物を含むものであってよい。感光性樹脂組成物は、例えば、バインダー樹脂、光重合性化合物、重合開始剤、光増感剤、及び、重合禁止剤を含有するものが挙げられる。
 バインダー樹脂は、一種類を単独で用いてもよいし、二種類以上を併用してもよい。
 バインダー樹脂の分子量は特に限定されないが、成膜性、支持体密着性に優れる感光性樹脂組成物となることから、例えば、重量平均分子量(Mw)が5,000以上であってよく、10,000以上であってもよく、20,000以上であってもよい。また、現像性に優れる感光層となることから、例えば、重量平均分子量(Mw)が100,000以下であってよく、80,000以下であってよく、50,000以下であってもよい。バインダー樹脂の重量平均分子量(Mw)は、5,000~100,000の範囲であってもよい。バインダー樹脂の分散度(Mw/Mn)は、特に限定されないが、例えば、1.0~3.0の範囲であってよい。
 感光性エレメントをアルカリ現像用途に用いる場合には、アルカリ現像性に優れる感光層となることから、バインダー樹脂がカルボキシ基等の酸性基を有することが好ましい。バインダー樹脂の酸価は、例えば、80mgKOH/g以上であってよく、100mgKOH/g以上であってもよく、150mgKOH/g以上であってもよい。また、250mgKOH/g以下であってよく、220mgKOH/g以下であってもよく、210mgKOH/g以下であってもよい。バインダー樹脂の酸価は、80~250mgKOH/gの範囲であってもよい。
 本開示において、バインダー樹脂の酸価は、以下の方法にて測定される値である。まず、酸価の測定対象であるバインダー樹脂1gにアセトンを30g添加し、均一に溶解する。次いで、バインダー樹脂のアセトン溶液に、指示薬であるフェノールフタレインを適量添加した後、0.1Nの水酸化カリウム水溶液を用いて滴定を行う。バインダー樹脂のアセトン溶液を中和するのに要した水酸化カリウム水溶液量から、酸価を算出することができる。
 バインダー樹脂について、樹脂の種類は特に限定なく、多種多様なものを用いることができるが、一例としてアクリル樹脂を用いることができる。アクリル樹脂は、例えば、(メタ)アクリロイル基を有する化合物の重合物が挙げられる。(メタ)アクリロイル基を有する化合物の他、(メタ)アクリロイル基以外の重合性基を有する化合物を併用してもよい。
 (メタ)アクリロイル基を有する化合物は、例えば、メチル(メタ)アクリレート、エチル(メタ)アクリレート、プロピル(メタ)アクリレート、ブチル(メタ)アクリレート、2-エチルヘキシル(メタ)アクリレート等のアルキル(メタ)アクリレート化合物;2,2,2-トリフルオロエチル(メタ)アクリレート、2,2,3,3-テトラフルオロプロピル(メタ)アクリレート等のハロゲン化アルキルアルキル(メタ)アクリレート化合物;ヒドロキシメチル(メタ)アクリレート、ヒドロキシエチル(メタ)アクリレート、ヒドロキシプロピル(メタ)アクリレート、ヒドロキシブチル(メタ)アクリレート等の水酸基含有(メタ)アクリレート化合物;シクロヘキシル(メタ)アクリレート、イソボロニル(メタ)アクリレート、ジシクロペンタニル(メタ)アクリレート、ジシクロペンテニル(メタ)アクリレート等の脂環式(メタ)アクリレート化合物;フェニル(メタ)アクリレート、ベンジル(メタ)アクリレート、フェノキシエチル(メタ)アクリレート等の芳香環を含む(メタ)アクリレート化合物;テトラヒドロフルフリル(メタ)アクリレート、グリシジル(メタ)アクリレート等の環状エーテ構造を有する(メタ)アクリレート化合物;(メタ)アクリル酸等の酸性基を有する(メタ)アクリレート化合物等が挙げられる。これらはそれぞれを単独で用いてもよいし、二種類以上を併用してもよい。
 (メタ)アクリロイル基以外の重合性基を有する化合物は、例えば、スチレン、α-メチルスチレン等のスチレン化合物;マレイン酸、無水マレイン酸、マレイン酸モノメチル、マレイン酸モノエチル、マレイン酸モノイソプロピル等のマレイン酸化合物等が挙げられる。これらはそれぞれを単独で用いてもよいし、二種類以上を併用してもよい。
 感光性エレメントをアルカリ現像用途に用いる場合、アクリル樹脂は酸性基を有することが好ましい。酸性基を有するアクリル樹脂の一例としては、例えば、下記一般式(1)で表される2価の基を有するものが挙げられる。

 アクリル樹脂中、一般式(1)で表される2価の基の割合は、アクリル樹脂の所望の酸基によって適宜調整されるが、例えば、10質量%以上であってよく、15質量%以上であってもよく、20質量%以上であってもよい。また、50質量%以下であってよく、40質量%以下であってもよく、35質量%以下であってもよい。アクリル樹脂中、一般式(1)で表される2価の基の割合は10~50質量%の範囲であってよい。
 アクリル樹脂は、一般式(1)で表される2価の基の他、下記一般式(2)~(4)のいずれかで表される2価の基のうち1種類以上を有していてもよい。
[一般式(2)中、R2は水素原子又はメチル基である。R3は炭素原子数1~3のアルキル基、炭素原子数1~3のアルコキシ基、又は水酸基であり、lは0又は1~5の整数である。lが2以上の場合、式中に複数存在するR3は全て異なっていてもよいし、一部又は全部が同一であってもよい。
 一般式(3)中、R4は水素原子又はメチル基である。R5は炭素原子数1~3のアルキル基、炭素原子数1~3のアルコキシ基、又は水酸基であり、mは0又は1~5の整数である。mが2以上の場合、式中に複数存在するR5は全て異なっていてもよいし、一部又は全部が同一であってもよい。
 一般式(4)中のR6は水素原子又はメチル基である。R7は炭素原子数1~4のアルキル基又は炭素原子数1~4のヒドロキシアルキル基である。]
 一般式(2)中のR3及び一般式(3)中のR5は炭素原子数1~3のアルキル基、炭素原子数1~3のアルコキシ基、又は水酸基である。炭素原子数1~3のアルキル基は、具体的には、メチル基、エチル基、n-プロピル基、イソプロピル基である。炭素原子数1~3のアルコキシ基は、具体的には、メトキシ基、エトキシ基、n-プロピルオキシ基、イソプロピルオキシ基である。一般式(2)中のl及び一般式(3)中のmは、0又は1~5の整数である。l及びmは、0又は1であってよく、0であってもよい。
 一般式(4)中のR7は、炭素原子数1~4のアルキル基又は炭素原子数1~4のヒドロキシアルキル基である。炭素原子数1~4のアルキル基は、具体的には、メチル基、エチル基、n-プロピル基、イソプロピル基、n-ブチル基、t-ブチル基、s-ブチル基、イソブチル基である。炭素原子数1~4のヒドロキシアルキル基は、具体的には、炭素原子数1~4のアルキル基中の水素原子の一つ又は二つ以上がヒドロキシ基に置換したものであり、例えば、ヒドロキシメチル基、ヒドロキシエチル基、ヒドロキシプロピル基、ヒドロキシブチル基が挙げられる。
 アクリル樹脂中、一般式(2)で表される2価の基の割合は、例えば、20質量%以上であってよく、30質量%以上であってもよく、40質量%以上であってもよい。また、70質量%以下であってよく、65質量%以下であってもよく、60質量%以下であってもよい。アクリル樹脂中、一般式(2)で表される2価の基の割合は20~70質量%の範囲であってよい。
 アクリル樹脂中、一般式(3)で表される2価の基の割合は、例えば、5質量%以上であってよく、10質量%以上であってもよく、15質量%以上であってもよい。また、50質量%以下であってよく、40質量%以下であってもよく、30質量%以下であってもよい。アクリル樹脂(A1)中、一般式(3)で表される2価の基の割合は5~50質量%の範囲であってよい。
 アクリル樹脂中、一般式(4)で表される2価の基の割合は、例えば、0.1質量%以上であってよく、0.5質量%以上であってもよく、1質量%以上であってもよい。また、30質量%以下であってよく、20質量%以下であってもよく、10質量%以下であってもよい。アクリル樹脂(A1)中、一般式(4)で表される2価の基の割合は0.1~30質量%の範囲であってよい。
 アクリル樹脂中、一般式(1)~(4)のいずれかで表される2価の基の合計の割合は、例えば、50質量%以上であってよく、70質量%以上であってもよく、90質量%以上であってもよく、100質量%であってもよい。
 バインダー樹脂全量に対するアクリル樹脂の割合は、例えば、50質量%以上であってよく、70質量%以上であってもよく、90質量%以上であってもよく、100質量%であってもよい。
 光重合性化合物は、一種類を単独で用いてもよいし、二種類以上を併用してもよい。
 光重合性化合物は、感度及び解像度の高い感光性樹脂組成物となることから、分子量が4,000以下であることが好ましい。光重合性化合物の分子量は3,000以下であってもよく、2,000以下であってもよい。また、100以上であってよく、200以上であってもよく、500以上であってもよい。光重合性化合物の分子量は、100~4,000の範囲であってもよい。
 光重合性化合物は、具体的には、(メタ)アクリロイル基、ビニル基等の光重合性基を有する化合物であってよい。光重合性化合物としては、一分子中に光重合性基を1つ有する単官能の光重合性化合物(以下これを「単官能化合物」とよぶことがある)、一分子中に光重合性基を2つ有する二官能の光重合性化合物(以下これを「二官能化合物」とよぶことがある)、一分子中に光重合性基を3つ以上有する多官能の光重合性化合物(以下これを「多官能化合物」とよぶことがある)等が挙げられる。
 単官能化合物は、例えば、メチル(メタ)アクリレート、エチル(メタ)アクリレート、プロピル(メタ)アクリレート等のアルキル(メタ)アクリレート化合物;ジシクロペンテニル(メタ)アクリレート、ジシクロペンタニル(メタ)アクリレート等の脂環構造を含む(メタ)アクリレート化合物;ベンジル(メタ)アクリレート、ノニルフェノキシ(メタ)アクリレート等の芳香環構造を含む(メタ)アクリレート化合物;テトラメチルピペリジル(メタ)アクリレート、ペンタメチルピペリジル(メタ)アクリレート等の複素環構造を含む(メタ)アクリレート化合物;及びこれらの(ポリ)アルキレンオキサイド変性化合物;γ-クロロ-β-ヒドロキシアルキル-β’-(メタ)アクリロイルオキシアルキルフタレート、β-ヒドロキシアルキル-β’-(メタ)アクリロルオキシアルキルフタレート等のフタレート化合物等が挙げられる。
 二官能化合物は、例えば、脂肪族ポリオールのジ(メタ)アクリレート及びその(ポリ)アルキレンオキサイド変性化合物、ビスフェノールのジ(メタ)アクリレート及びその(ポリ)アルキレンオキサイド変性化合物、2官能エポキシ化合物のジ(メタ)アクリレート及びその(ポリ)アルキレンオキサイド変性化合物、ポリアルキレングリコールジ(メタ)アクリレート、ウレタンジ(メタ)アクリレート等が挙げられる。
 脂肪族ポリオールのジ(メタ)アクリレートについて、脂肪族ポリオールは、例えば、エチレングリコール、プロピレングリコール、ブタンジオール、ヘキサンジオール、ネオペンチルグリコール、トリメチロールエタン、トリメチロールプロパン、グリセリン等が挙げられる。
 ビスフェノールのジ(メタ)アクリレートについて、ビスフェノールは分子構造中にハロゲン原子を含まないものが好ましく、例えば、ビスフェノールA、ビスフェノールAP、ビスフェノールB、ビスフェノールBP、ビスフェノールC、ビスフェノールE、ビスフェノールF等が挙げられる。
 2官能エポキシ化合物のジ(メタ)アクリレートについて、2官能エポキシ化合物は、例えば、ビフェノール、ビスフェノール等のジグリシジルエーテルが挙げられる。ビスフェノールとしては、上述のものが挙げられる。
 ポリアルキレングリコールジ(メタ)アクリレートについて、分子構造中のアルキレンオキサイド基としては、例えば、エチレンオキサイド、プロピレンオキサイド、ブチレンオキサイド等が挙げられる。ポリアルキレングリコールジ(メタ)アクリレートは一分子中に複数種のアルキレンオキサイド基を有していてもよく、その際、同一のアルキレンオキサイド基が連続するブロック型でもよいし、複数種のアルキレンオキサイド基がランダムに繋がったランダム型であってもよい。一分子中のアルキレンオキサイド基の合計数は6以上であってよく、10以上であってもよく、12以上であってもよい。また、32以下であってよく、28以下であってもよく、24以下であってよい。ポリアルキレングリコールジ(メタ)アクリレートの一分子中のアルキレンオキサイド基の合計数は6~32の範囲であってもよい。工業的製造の都合等により、一分子中のアルキレンオキサイド基の数が一定でない場合には、その平均値が6~32範囲であってよい。
 ウレタンジ(メタ)アクリレートは、例えば、ヒドロキシアルキル(メタ)アクリレートとジイソシアネート化合物とのウレタン化反応物及びこれらの(ポリ)アルキレンオキサイド変性化合物等が挙げられる。ジイソシアネート化合物は、例えば、ヘキサメチレンジイソシアネート、イソホロンジイソシアネート、トルエンジイソシアネート等が挙げられる。
 多官能化合物は、例えば、3官能以上の脂肪族ポリオールのポリ(メタ)アクリレート及びその(ポリ)アルキレンオキサイド変性化合物、3官能以上のエポキシ化合物のポリ(メタ)アクリレート及びその(ポリ)アルキレンオキサイド変性化合物等が挙げられる。
 3官能以上の脂肪族ポリオールのポリ(メタ)アクリレートについて、3官能以上の脂肪族ポリオールは、例えば、トリメチロールエタン、トリメチロールプロパン、グリセリン、テトラメチロールメタン、ペンタエリスリトール、ジペンタエリスリトール等が挙げられる。また、これらのポリ(メタ)アクリレートの具体例としては、例えば、トリメチロールプロパントリ(メタ)アクリレート、テトラメチロールメタンテトラ(メタ)アクリレート、ペンタエリスリトールトリ(メタ)アクリレート、ペンタエリスリトールテトラ(メタ)アクリレート、ジペンタエリスリトールペンタ(メタ)アクリレート、ジペンタエリスリトールヘキサ(メタ)アクリレート等が挙げられる。
 単官能化合物、二官能化合物及び多官能化合物における(ポリ)アルキレンオキサイド変性化合物について、アルキレンオキサイド基としては、エチレンオキサイド、プロピレンオキサイド、ブチレンオキサイド等が挙げられる。(ポリ)アルキレンオキサイド変性化合物は一分子中に複数種のアルキレンオキサイド基を有していてもよい。ポリアルキレンオキサイド基は、同一のアルキレンオキサイド基が連続するブロック型でもよいし、複数種のアルキレンオキサイド基がランダムに繋がったランダム型であってもよい。(ポリ)アルキレンオキサイド変性化合物において、一分子中のアルキレンオキサイド基の合計数は、2~20の範囲であってよい。工業的製造の都合等により一分子中のアルキレンオキサイド基の数が一定でない場合には、その平均値が2~20の範囲であってよい。
 これら光重合性化合物の中でも、感度及び解像度の高い感光性樹脂組成物となることから、二官能化合物及び多官能化合物からなる群から選択される少なくとも1種類を含むことが好ましい。光重合性化合物全体に対する二官能化合物と多官能化合物との合計の割合は、例えば、50質量%以上であってよく、70質量%以上であってもよく、90質量%以上であってもよく、100質量%であってもよい。
 更に、感度及び解像度と基材密着性とのバランスに優れる感光性樹脂組成物となることから、光重合性化合物は二官能化合物を含むことが好ましい。光重合性化合物全体に対する二官能化合物の割合は、例えば、50質量%以上であってよく、70質量%以上であってもよく、90質量%以上であってもよく、100質量%であってもよい。
 二官能化合物の中でも特に、ビスフェノールのジ(メタ)アクリレートの(ポリ)アルキレンオキサイド変性化合物(以下、これを「二官能化合物(1)」とよぶことがある)及びポリアルキレングリコールジ(メタ)アクリレート(以下、これを「二官能化合物(2)」とよぶことがある)が好ましい。光重合性化合物全体に対する二官能化合物(1)と二官能化合物(2)との合計の割合は、例えば、50質量%以上であってよく、70質量%以上であってもよく、90質量%以上であってもよく、100質量%であってもよい。
 二官能化合物(1)と二官能化合物(2)との質量比は所望の感光層性能等に応じて適宜調整されるが、例えば、両者の合計に対する二官能化合物(1)の割合が50質量%以上であってよく、70質量%以上であってもよく、85質量%以上であってもよい。また、99質量%以下であってよく、97質量%以下であってもよく、95質量%以下であってもよい。二官能化合物(1)と二官能化合物(2)との合計に対する二官能化合物(1)の割合は50~99質量%の範囲であってよい。
 二官能化合物(1)は、例えば、下記一般式(5)で表される化合物等が挙げられる。

 一般式(5)中のR9、R10はそれぞれ独立に炭素原子数2~4のアルキレン基であり、具体的には、エチレン基、プロピレン基、ブチレン基のいずれかである。i、jがそれぞれ2以上である場合、式中に複数存在するR9、R10は全て異なっていてもよいし、一部又は全部が同一であってもよい。
 一般式(5)中のi及びjはそれぞれ1以上の整数である。i及びjは1~12の範囲であってよい。工業的製造の都合等により一分子中のアルキレンオキサイド基の数が一定でない場合には、その平均値が1~12の範囲であってよい。また、iとjとの和は2~20の範囲であってよい。工業的製造の都合等により、一分子中のアルキレンオキサイド基の数が一定でない場合には、その平均値が2~20の範囲であってよい。
 二官能化合物(1)として、一分子中のアルキレンオキサイド基の合計数が異なる複数種の化合物を併用してもよい。具体的には、二官能化合物(1)において、一分子中のアルキレンオキサイド基の合計数(又はその平均値)が2~6の範囲であるものと、一分子中のアルキレンオキサイド基の合計数(又はその平均値)が8~14の範囲であるものとを併用してもよい。両者の質量比は、例えば、両者の合計質量に対する一分子中のアルキレンオキサイド基の数(又はその平均値)が2~6の範囲であるものの割合が1質量%以上であってよく、5質量%以上であってもよく、10質量%以上であってもよい。また、45質量%以下であってよく、30質量%以下であってよく、20質量%以下であってもよい。当該値は、1~45質量%の範囲であってよい。
 二官能化合物(2)は、例えば、下記一般式(6)で表される化合物等が挙げられる。

 一般式(6)中のkは2以上の整数である。kは、6以上であってよく、10以上であってもよく、12以上であってもよい。また、32以下であってよく、28以下であってもよく、24以下であってよい。kの値は、例えば、6~32の範囲であってもよい。工業的製造の都合等により、一分子中のアルキレンオキサイド基の数が一定でない場合には、その平均値が6~32範囲であってよい。
 式中に複数存在するR12はそれぞれ独立に炭素原子数2~4のアルキレン基であり、具体的には、エチレン基、プロピレン基、ブチレン基のいずれかである。上述の通り、二官能化合物(2)は一分子中に複数種のアルキレンオキサイド基を有していてもよく、その際、同一のアルキレンオキサイド基が連続するブロック型でもよいし、複数種のアルキレンオキサイド基がランダムに繋がったランダム型であってもよい。二官能化合物(2)は、例えば、下記一般式(6-1)で表される化合物であってもよい。

 一般式(6-1)中、p、q、rはそれぞれ独立に1以上の整数である。p、q、rは、例えば、それぞれ独立に2~20の範囲であってもよい。また、pとrとの和は4~12の範囲であってよく、4~8の範囲であってもよい。qは8~16の範囲であってもよい。工業的製造の都合等により、一分子中のアルキレンオキサイド基の数が一定でない場合には、それぞれの値は平均値であってよい。
 感光性樹脂組成物において、バインダー樹脂と光重合性化合物との割合は、感光層の所望の物性、例えば、所望の光感度、現像性、解像度等に応じて適宜調整することができる。例えば、バインダー樹脂と光重合性化合物との合計質量に対するバインダー樹脂の割合が20質量%以上であってよく、30質量%以上であってもよく、45質%以上であってもよい。また、85質量%以下であってよく、75質量%以下であってもよく、65質量%以下であってもよい。バインダー樹脂と光重合性化合物との合計質量に対するバインダー樹脂の割合は20~85質量%の範囲であってよい。
 重合開始剤は、一種類を単独で用いてもよいし、二種類以上を併用してもよい。
 重合開始剤の種類は特に限定なく、感光性樹脂組成物の分野で一般的に用いられているものを広く用いることができる。重合開始剤の具体例としては、例えば、ベンゾフェノン化合物、チオキサントン化合物、フルオレノン化合物、アクリジン化合物、ヘキサアリールビイミダゾール化合物等の水素引き抜き型ラジカル発生剤;ベンジルケタール化合物、α-アミノアルキルフェノン化合物、α-ヒドロキシアルキルフェノン化合物、α-ヒドロキシアセトフェノン化合物、アシルホスフィンオキシド化合物等の分子内開裂型ラジカル発生剤等が挙げられる。
 重合開始剤の添加量は所望の光感度、現像性、解像度等に用に応じて適宜調整されるが、例えば、バインダー樹脂と光重合性化合物との合計質量に対し、0.1質量%以上であってよく、1質量%以上であってもよく、3質量%以上であってもよい。また、15質量%以下であってよく、10質量%以下であってもよく、7質量%以下であってもよい。重合開始剤の添加量は、バインダー樹脂と光重合性化合物との合計質量に対し0.1~15質量%の範囲であってよい。
 光増感剤は、一種類を単独で用いてもよいし、二種類以上を併用してもよい。
 光増感剤の種類は特に限定なく、感光性樹脂組成物の分野で一般的に用いられているものを広く用いることができる。光増感剤の具体例としては、例えば、アントラセン化合物、ベンゾフェノン化合物、ピラゾリン化合物、クマリン化合物、キサントン化合物、チオキサントン化合物、オキサゾール化合物、ベンゾオキサゾール化合物、チアゾール化合物、ベンゾチアゾール化合物、トリアゾール化合物、トリアジン化合物、チオフェン化合物、ナフタルイミド化合物、トリアリールアミン化合物、アミノアクリジン化合物等が挙げられる。
 一実施形態の感光性エレメントについて、これを波長の異なる複数種の光に対応可能な感光性エレメントとしたい場合、具体的には、波長365nmの光による露光、及び波長405nmの光による露光のどちらにも利用可能な感光性エレメントとしたい場合には、光増感剤としてアントラセン化合物を用いることが好ましい。光増感剤全量に対するアントラセン化合物の割合は、例えば、50質量%以上であってよく、70質量%以上であってもよく、90質量%以上であってもよく、100質量%であってもよい。
 アントラセン化合物の具体例としては、例えば、アントラセンの9位及び10位に置換基を有する化合物が挙げられる。置換基の例としては、炭素原子数1~6のアルコキシ基、アリール基等が挙げられる。中でも、感光層の9位及び10位に炭素原子数1~6のアルコキシ基を有する9,10-ジアルコキシアントラセン化合物が好ましい。
 光増感剤の添加量は、所望の光感度、現像性、解像度等に用に応じて適宜調整されるが、例えば、バインダー樹脂と光重合性化合物との合計質量に対し、0.01質量%以上であってよく、0.1質量%以上であってもよく、0.3質量%以上であってもよい。また、5質量%以下であってよく、2質量%以下であってもよく、0.6質量%以下であってもよい。光増感剤の添加量は、バインダー樹脂と光重合性化合物との合計質量に対し0.01~5質量%の範囲であってよい。
 重合禁止剤は、一種類を単独で用いてもよいし、二種類以上を併用してもよい。
 重合禁止剤の種類は特に限定なく、感光性樹脂組成物の分野で一般的に用いられているものを広く用いることができる。重合禁止剤の具体例としては、例えば、下記一般式(7)で表される化合物、2,2,6,6-テトラメチルピペリジン-1-オキシル構造を有する化合物(以下「TEMPO化合物」とよぶことがある)等が挙げられる。
[一般式(7)中R14はハロゲン原子、脂肪族炭化水素基、アルコキシ基、アリール基、アリールオキシ基のいずれかである。tは2又は3、sは0又は1~4の整数であり、t+sは6以下である。]
 ハロゲン原子は、フッ素、塩素、臭素、ヨウ素が挙げられる。
 脂肪族炭化水素基は、直鎖のもの、分岐構造を有するもの、脂環構造を有するもの等、どのような構造を有するものであってもよい。脂肪族炭化水素基の炭素原子数は特に限定なく、例えば、1以上であってよく、8以下であってよい。脂肪族炭化水素基の具体例としては、例えば、メチル基、エチル基、n-プロピル基、イソプロピル基、n-ブチル基、sec-ブチル基、イソブチル基、t-ブチル基、n-ペンチル基、ネオペンチル基、1-メチルブチル基、3-メチルブチル基、1,1,-ジメチルプロピル基、n-ヘキシル基、イソヘキシル基、n-ヘプチル基、n-オクチル基、2-エチルヘキシル基、1,1,3,3-テトラメチルブチル等のアルキル基;シクロヘキシル基等の脂環式アルキル基等が挙げられる。
 アルコキシ基は、例えば、メトキシ基、エトキシ基、n-プロピルオキシ基、イソプロピルオキシ基、n-ブチルオキシ基、sec-ブチルオキシ基、イソブチルオキシ基、t-ブチルオキシ基等が挙げられる。
 アリール基は、例えば、フェニル着、トリル基、キシリル基、メシチル基、ナフチル基等が挙げられる。アリールオキシ基は、例えば、フェニルオキシ基、トリルオキシ基、キシリルオキシ基、メシチルオキシ基、ナフチルオキシ基等が挙げられる。
 一般式(7)で表される化合物の具体例としては、例えば、カテコール、3-メチルカテコール、4-メチルカテコール、3-エチルカテコール、4-エチルカテコール、3-プロピルカテコール、4-プロピルカテコール、3-n-ブチルカテコール、4-n-ブチルカテコール、3-tert-ブチルカテコール、4-tert-ブチルカテコール、3,5-ジ-tert-ブチルカテコール等のカテコール化合物;レゾルシノール、2-メチルレゾルシノール、4-メチルレゾルシノール、5-メチルレゾルシノール、2-エチルレゾルシノール、4-エチルレゾルシノール、5-エチルレゾルシノール、2-プロピルレゾルシノール、4-プロピルレゾルシノール、5-プロピルレゾルシノール、2-n-ブチルレゾルシノール、4-n-ブチルレゾルシノール、5-n-ブチルレゾルシノール、2-tert-ブチルレゾルシノール、4-tert-ブチルレゾルシノール、5-tert-ブチルレゾルシノール等のレゾルシノール化合物;1,4-ヒドロキノン、メチルヒドロキノン、エチルヒドロキノン、プロピルヒドロキノン、tert-ブチルヒドロキノン、2,5-ジ-tert-ブチルヒドロキノン等のヒドロキノン化合物;ピロガロール、フロログルシノールン等の3官能フェノール化合物が挙げられる。
 TEMPO化合物の具体例としては、例えば、2,2,6,6-テトラメチルピペリジン-1-オキシル、4-ヒドロキシ-2,2,6,6-テトラメチルピペリジン-1-オキシル、4-アセチルオキシ-2,2,6,6-テトラメチルピペリジン-1-オキシル、4-シクロヘキシルカルボニルオキシ-2,2,6,6-テトラメチルピペリジン-1-オキシル、4-ベンゾイルオキシ-2,2,6,6-テトラメチルピペリジン-1-オキシル、4-グリシジルオキシ-2,2,6,6-テトラメチルピペリジン-1-オキシル等が挙げられる。
 一実施形態の感光性エレメントについて、これを波長の異なる複数種の光に対応可能な感光性エレメントとしたい場合、具体的には、波長365nmの光による露光、及び波長405nmの光による露光のどちらにも利用可能な感光性エレメントとしたい場合には、一般式(7)で表される化合物を用いることが好ましく、カテコール化合物を用いることがより好ましい。更に、一般式(7)で表される化合物とTEMPO化合物とを併用することが好ましい。
 重合禁止剤全量に対する一般式(7)で表される化合物の割合は、所望の光感度、現像性、解像度等に用に応じて適宜調整されるが、例えば、50質量%以上であってよく、60質量%以上であってもよく、68質量%以上であってもよく、100質量%であってもよい。また、99質量%以下であってよく、90質量%以下であってもよく、80質量%以下であってもよい。重合禁止剤全量に対する一般式(7)で表される化合物の割合は50~100質量%の範囲であってよい。
 重合禁止剤全量に対するTEMPO化合物の割合は、所望の光感度、現像性、解像度等に用に応じて適宜調整されるが、例えば、5質量%以上であってよく、10質量%以上であってもよく、15質量%以上であってもよい。また、40質量%以下であってよく、35質量%以下であってもよく、30質量%以下であってもよい。重合禁止剤全量に対するTEMPO化合物の割合は5~40質量%の範囲であってよい。
 一般式(7)で表される化合物とTEMPO化合物とを併用する場合、重合禁止剤全量に対する一般式(7)で表される化合物とTEMPO化合物との合計の割合は、80質量%以上であってよく、90質量%以上であってもよく、100質量%であってもよい。
 一般式(7)で表される化合物とTEMPO化合物とを併用する場合の両者の割合は、所望の光感度、現像性、解像度等に用に応じて適宜調整されるが、例えば、両者の合計質量に対する一般式(7)で表される化合物の割合が50質量%以上であってよく、60質量%以上であってもよく、68質量%以上であってもよい。また、99質量%以下であってよく、90質量%以下であってもよく、80質量%以下であってもよい。一般式(7)で表される化合物とTEMPO化合物との合計質量に対する一般式(7)で表される化合物の割合は50~99質量%の範囲であってよい。
 重合禁止剤の添加量は、所望の光感度、現像性、解像度等に用に応じて適宜調整されるが、例えば、バインダー樹脂と光重合性化合物との合計質量に対し、0.01質量%以上であってよく、0.03質量%以上であってもよく、0.032質量%以上であってもよい。また、0.5質量%以下であってよく、0.1質量%以下であってもよく、0.08質量%以下であってもよい。重合禁止剤の添加量は、バインダー樹脂と光重合性化合物との合計質量に対し0.01~0.5質量%の範囲であってよい。
 また、重合禁止剤のうち、一般式(7)で表される化合物の添加量は、所望の光感度、現像性、解像度等に用に応じて適宜調整されるが、例えば、バインダー樹脂と光重合性化合物との合計質量に対し、0.01質量%以上であってよく、0.018質量%以上であってもよく、0.022質量%以上であってもよい。また、0.5質量%以下であってよく、0.1質量%以下であってもよく、0.08質量%以下であってもよい。一般式(7)で表される化合物の添加量は、バインダー樹脂と光重合性化合物との合計質量に対し0.01~0.5質量%の範囲であってよい。
 感光性樹脂組成物は、バインダー樹脂、光重合性化合物、重合開始剤、光増感剤、及び、重合禁止剤以外のその他の成分を含有していてもよい。その他の成分は、例えば、水素供与体、密着助剤、レベリング剤、染料、防錆剤、安定化剤、可塑剤、消泡剤、難燃剤、剥離促進剤、有機溶媒等が挙げられる。
 水素供与体は主に、重合開始剤として水素引き抜き型ラジカル発生剤を用いる場合に用いる。具体的には、水素供与体が水素引き抜き型ラジカル発生剤に水素を供与し、新たに生じたラジカルが重合開始剤として機能する。水素供与体は1種類を単独で用いてもよいし、2種類以上を併用してもよい。水素供与体の具体例としては、例えば、ビス[4-(ジメチルアミノ)フェニル]メタン、ビス[4-(ジエチルアミノ)フェニル]メタン、トリス[4-(ジメチルアミノ)フェニル]メタン(ロイコクリスタルバイオレット(LCV)ともよばれる)等が挙げられる。中でも、トリス[4-(ジメチルアミノ)フェニル]メタンが好ましい。
 水素供与体の添加量は、例えば、バインダー樹脂と光重合性化合物との合計質量に対し、0.05質量%以上であってよく、0.1質量%以上であってもよく、0.3質量%以上であってもよい。また、5質量%以下であってよく、3質量%以下であってもよく、1質量%以下であってもよい。水素供与体の添加量は、バインダー樹脂と光重合性化合物の合計質量に対し0.05~5質量%の範囲であってよい。
 密着助剤、レベリング剤、染料、防錆剤、可塑剤、消泡剤、難燃剤、剥離促進剤は、所望の感光層性能に応じて、適宜用いることができる任意成分である。これらは感光性樹脂組成物の分野で一般的に用いられているものを広く用いることができる。これらの添加剤の添加量は、例えば、バインダー樹脂と光重合性化合物との合計質量に対し、0.01~10質量%の範囲であってよい。
 有機溶媒は、主に感光性樹脂組成物の粘度等を調整し、感光性エレメントを製造する際の作業性を向上させるためなどに用いられる成分である。有機溶媒は1種類を単特で用いてもよいし、2種類以上を併用してもよい。感光性樹脂組成物中の有機溶媒の割合は、所望の粘度や、感光性エレメントにおける感光性樹脂組成物層の所望の膜厚等に応じて適宜調整されるが、例えば、20質量%以上であってよく、30質量%以上であってもよく、40質量%以上であってもよい。また、90質量%以下であってよく、80質量%以下であってもよく、70質量%以下であってもよい。感光性樹脂組成物中の有機溶媒の割合は20~90質量%の範囲であってよい。
 有機溶媒の具体例としては、例えば、トルエン、キシレン、メシチレン、クメン、p-シメン等の芳香族炭化水素;ヘキサン、ヘプタン等の脂肪族炭化水素;メチルシクロヘキサン等の環状アルカン;テトラヒドロフラン、1,4-ジオキサン等の環状エーテル;メタノール、エタノール等のアルコール;アセトン、メチルエチルケトン、メチルイソブチルケトン、シクロペンタノン、シクロヘキサノン、4-ヒドロキシ-4-メチル-2-ペンタノン等のケトン;酢酸メチル、酢酸エチル、酢酸ブチル、乳酸メチル、乳酸エチル、γ-ブチロラクトン等のエステル;エチレングリコールモノメチルエーテル、エチレングリコールジメチルエーテル、プロピレングリコールモノメチルエーテル、プロピレングリコールジメチルエーテル等のグリコールエーテル;プロピレングリコール1-モノメチルエーテル2-アセタート等のグリコールエーテルアセテート;エチレンカーボネート、プロピレンカーボネート等の炭酸エステル;N,N-ジメチルホルムアミド、N,N-ジメチルアセトアミド、N-メチル-2-ピロリドン(NMP)等のアミド等が挙げられる。
 一実施形態の感光性エレメントは、例えば、支持体上に感光性樹脂組成物を所望の厚さで塗布して感光層を形成する方法にて形成することができる。感光性樹脂組成物が有機溶媒を含む場合には、感光層における有機溶媒の含有量が2質量%以下となるように有機溶媒を揮発させることが好ましい。その際の乾燥温度は、例えば、60~150℃の範囲であってよい。また、乾燥時間は5~30分の範囲であってもよい。感光性樹脂組成物の塗布は、例えば、ロールコータ、コンマコータ、グラビアコータ、エアーナイフコータ、ダイコータ、バーコータなどを用いて行うことができる。
 感光性エレメントは、更に、感光層の表面に保護フィルムを有していてもよい。保護フィルムとしては、例えば、ポリエチレンテレフタレート等のポリエステルフィルム、ポリプロピレン、ポリエチレン等のポリオレフィンフィルム等が挙げられる。保護フィルムの厚さは、例えば、1~100μmの範囲であってよい。
 支持体が樹脂フィルムである場合、感光性エレメントは、シート状、又は、ロール状に巻き取った形状であってもよい。ロール状に巻き取る場合には、樹脂フィルムが外側になるように巻き取ってよい。
 一実施形態の積層体の製造方法は、感光性エレメントの感光層を基板上に配置すること、感光層の一部を光硬化させること、感光層の未硬化部を除去してレジストパターンを形成することを含む。
 基板は、例えば、絶縁層と絶縁層上に形成された導体層とを備えた基板、メタルマスク製造用金属基材、合金基材等のダイパッド等が挙げられる。回路形成用基板は多層化されて内部に配線が形成されていてもよく、小径スルーホールを有していてもよい。
 感光性エレメントの感光層を基板上に配置する方法は、例えば、感光性エレメントが有する感光層を基板上に圧着する方法等が挙げられる。この際、基板と感光性エレメントのどちらか又は両方を加熱してもよい。加熱温度は、例えば、60~120℃程度であってよい。また、圧着は減圧条件下で行ってもよい。圧着時の圧力は、例えば、0.1~1.0MPa(1~10kgf/cm2)の範囲であってよい。
 感光層の一部を光硬化させる際に用いる活性光線の光源としては、公知の光源を用いることができ、例えば、カーボンアーク灯、水銀蒸気アーク灯、高圧水銀灯、キセノンランプ、アルゴンレーザなどのガスレーザ、YAGレーザなどの固体レーザ、半導体レーザなどの紫外線、可視光などを有効に放射するものが挙げられる。活性光線の波長は、340nm~430nmの範囲内であってよい。露光の方法は、例えば、投影露光法、直描露光法等が挙げられる。感光性エレメントの支持体が照射光を透過する場合には、支持体を通して活性光線を照射してもよく、支持体は活性線の照射後に除去してよい。支持体が遮光性である場合には、支持体を除去した後に活性光線を照射する。
 感光層の一部を光硬化させた後、未硬化部を除去する前に、露光後加熱(PEB:Post exposure bake)を行ってよい。PEBを行う場合の温度は、50~100℃であってよい。加熱機としては、ホットプレート、箱型乾燥機、加熱ロール等を用いてよい。
 感光層の未硬化部の除去、所謂現像は、ウェット現像とドライ現像とに大別されるが、ウェット現像が広く用いられている。ウェット現像で用いる現像液は、例えば、アルカリ性水溶液、水系現像液、有機溶剤系現像液等が挙げられ、感光性樹脂組成物に対応した現像液を選択して用いる。現像は、例えば、ディップ方式、バトル方式、スプレー方式、揺動浸漬、ブラッシング、スクラッピング等、公知の方法により行うことができる。解像度が向上する観点からは、高圧スプレー方式が好ましく用いられている。また、必要に応じて2種以上の現像方法を併用してもよい。
 アルカリ性水溶液としては、例えば、リチウム、ナトリウム又はカリウムの水酸化物などの水酸化アルカリ、リチウム、ナトリウム、カリウム若しくはアンモニウムの炭酸塩又は重炭酸塩などの炭酸アルカリ、リン酸カリウム、リン酸ナトリウムなどのアルカリ金属リン酸塩、ピロリン酸ナトリウム、ピロリン酸カリウムなどのアルカリ金属ピロリン酸塩、ホウ砂、メタケイ酸ナトリウム、水酸化テトラメチルアンモニウム、エタノールアミン、エチレンジアミン、ジエチレントリアミン、2-アミノ-2-ヒドロキシメチル-1,3-プロパンジオール、1,3-ジアミノプロパノール-2、モルホリン等の水溶液が挙げられる。
 アルカリ性水溶液は、例えば、0.1~5質量%炭酸ナトリウムの希薄溶液、0.1~5質量%炭酸カリウムの希薄溶液、0.1~5質量%水酸化ナトリウムの希薄溶液、0.1~5質量%四ホウ酸ナトリウム(ホウ砂)の希薄溶液などが好ましい。アルカリ性水溶液のpHは9~11の範囲とすることが好ましい。アルカリ性水溶液は、感光性樹脂組成物層の現像性に合わせて温度調整して用いてもよい。また、アルカリ性水溶液中には、表面活性剤、消泡剤、現像を促進させるための少量の有機溶剤などを添加してもよい。
 有機溶剤系現像液は、例えば、1,1,1-トリクロロエタン、N-メチルピロリドン、N,N-ジメチルホルムアミド、シクロヘキサノン、メチルイソブチルケトン、γ-ブチロラクトンなどが挙げられる。これらの有機溶剤系現像液は、引火防止のため、1~20質量%の範囲で水を添加することが好ましい。
 感光層の未硬化部の除去後は、必要に応じて加熱又は露光により、レジストパターンをさらに硬化させてもよい。加熱温度は60~250℃の範囲であってよい。露光時の光量は0.2~10J/cm2の範囲であってもよい。
 一実施形態の積層体の製造方法は、更に、レジストパターンが形成された基板にめっき処理、エッチング処理等を施し、導体パターンを形成することを含んでもよい。
 基板のめっき又はエッチングは、形成されたレジストパターンをマスクとして、基板の導体層に対して行われる。めっき方法としては、例えば、硫酸銅めっき、ピロリン酸銅めっきなどの銅めっき、ハイスローはんだめっきなどのはんだめっき、ワット浴(硫酸ニッケル-塩化ニッケル)めっき、スルファミン酸ニッケルなどのニッケルめっき、ハード金めっき、ソフト金めっきなどの金めっき等が挙げられる。エッチング液としては、例えば、塩化第二銅溶液、塩化第二鉄溶液、アルカリエッチング溶液、過酸化水素エッチング液等が挙げられる。
 めっき又はエッチングにより導体パターンを形成した後は、基板上のレジストパターンを除去してもよい。レジストパターンの除去は、例えば、感光層の未硬化部の除去に用いたアルカリ性水溶液よりも強いアルカリ性の水溶液で剥離することができる。強アルカリ性の水溶液としては、例えば、1~10質量%水酸化ナトリウム水溶液、1~10質量%水酸化カリウム水溶液等が挙げられる。剥離方式としては、例えば、浸漬方式、スプレー方式などが挙げられ、浸漬方式、スプレー方式を単独で使用してもよいし、併用してもよい。めっき後にレジストパターンを除去した場合、更に、レジストパターンで被覆されていた導体層をエッチングして、導体パターンを形成してもよい。
 実施形態の例を以下に挙げる。本発明は以下の実施形態に限定されない。
<1>支持体と、前記支持体上に位置する感光層とを備え、前記感光層の波長365nmの光の吸光度が、感光層の厚さ1μmあたり0.0160以下である、感光性エレメント。
<2>前記感光層の波長365nmの光の吸光度が、感光層の厚さ1μmあたり0.0120以上である、前記<1>に記載の感光性エレメント。
<3>前記感光層の波長405nmの光の吸光度が、感光層の厚さ1μmあたり0.012以上である、前記<1>又は<2>に記載の感光性エレメント。
<4>前記感光層の厚さが5~40μmの範囲である、前記<1>~<3>のいずれか一つに記載の感光性エレメント。
<5>前記感光層が、バインダー樹脂、光重合性化合物、重合開始剤、光増感剤、及び、重合禁止剤を含有する感光性樹脂組成物から形成される、前記<1>~<4>のいずれか一つに記載の感光性エレメント。
<6>前記光増感剤がアントラセン化合物である、前記<5>に記載の感光性エレメント。
<7>前記重合禁止剤がフェノール性化合物である、前記<5>又は<6>に記載の感光性エレメント。
<8>前記<1>~<7>のいずれか一つに記載の感光性エレメントの感光層を基板上に配置すること、前記感光層の一部を光硬化させること、前記感光層の未硬化部を除去してレジストパターンを形成することを含む、積層体の製造方法。
 以下に、実施例により本発明を更に具体的に説明するが、本発明は以下の実施例に限定されるものではない。
[重量平均分子量(Mw)及び数平均分子量(Mn)の測定方法]
 重量平均分子量及び数平均分子量は、ゲルパーミエーションクロマトグラフィー(GPC)により、標準ポリスチレンを用いた検量線から換算した。GPCの条件を以下に示す。
 ポンプ:日立 L-6000型(株式会社日立製作所製、商品名)
 カラム:Gelpack GL-R420、Gelpack GL-R430、Gelpack GL-R440(以上、株式会社レゾナック・テクノサービス製、商品名)
 溶離液:テトラヒドロフラン
 測定温度:40℃
 流量:2.05mL/分
 検出器L-3300型RI(株式会社日立製作所製、商品名)
[感光性樹脂組成物に用いた各成分の詳細]
 バインダー樹脂溶液:スチレン50質量%、メタクリル酸27質量%、ベンジルメタクリレート20質量%、2-ヒドロキシエチルメタクリレート3質量%の割合で用いたアクリル樹脂の49質量%溶液。溶媒はエチレングリコールモノメチルエーテルとトルエンの混合溶媒(質量比3:2)、アクリル樹脂の重量平均分子量(Mw)は35,000
 光重合性化合物(1):ビスフェノールAジメタクリレートのポリエチレンオキサイド変性化合物、一分子中のエチレンオキサイド基の合計数の平均値は10(株式会社レゾナック製「FA-321M」)
 光重合性化合物(2):ビスフェノールAジメタクリレートのポリエチレンオキサイド変性化合物、一分子中のエチレンオキサイド基の合計数の平均値は2.6(共栄社化学株式会社製「ライトエステルBP-2EM」)
 光重合性化合物(3):下記一般式(6-2)で表されるポリアルキレングリコールジ(メタ)アクリレート、pとrの和の平均値は6、qの平均値は12(株式会社レゾナック製「FA-024M」)
 重合開始剤:2,2’-ビス(o-クロロフェニル)-4,4’,5,5’-テトラフェニル-1,2’-ビイミダゾール(BCIM、Hampford社製)
 光増感剤:9,10-ジブトキシアントラセン(DBA、川崎化成工業株式会社製)
 重合禁止剤(1):4-tert-ブチルカテコール(DIC株式会社製「Q-TBC-5P」)
 重合禁止剤(2):4-ヒドロキシ-2,2,6,6-テトラメチルピペリジン-N-オキシル(株式会社アデカ製「LA-7RD」)
 水素供与体:ロイコクリスタルバイオレット(トリス[4-(ジメチルアミノ)フェニル]メタン)(LCV、山田化学株式会社製)
 密着助剤:カルボキシベンゾトリアゾール、5-アミノ-1H-テトラゾール、及びメトキシプロパノールの混合物(サンワ化成株式会社製「SF-808H」)
 染料:マラカイトグリーン(大阪有機化学工業株式会社製)
 安定化剤:ペンタメチルピペリジルメタクリレート(株式会社レゾナック製「FA-711MM」)
[実施例1]
 バインダー樹脂溶液114.28質量部(樹脂固形分56質量部)、光重合性化合物(1)35質量部、光重合性化合物(2)5質量部、光重合性化合物(3)4質量部、重合開始剤6質量部、光増感剤0.55質量部、重合禁止剤(1)0.035質量部、重合禁止剤(2)0.01質量部、水素供与体0.5質量部、密着助剤0.5質量部、染料0.02質量部、安定化剤1質量部、アセトン10質量部、トルエン16質量部、メタノール6質量部を配合し、混合して感光性樹脂組成物を製造した。この感光性樹脂組成物を用いて感光性エレメント、及び積層体を製造し、各種評価試験を行った。
[実施例2及び比較例1~3]
 実施例1で製造した感光性樹脂組成物について、組成の一部を表1に示す通りに変更した以外は実施例1と同様の方法で感光性樹脂組成物を製造した。この感光性樹脂組成物を用いて感光性エレメント、及び積層体を製造し、各種評価試験を行った。
[感光性エレメントの製造]
 先で得た感光性樹脂組成物を支持体(*1)上に塗布した。80℃及び120℃の熱風対流式乾燥機で乾燥させ、膜厚が25μmの感光層を形成した。続いて、感光層上に保護フィルムとしてPETフィルム(*2)を張り合わせ、感光性エレメントを得た。
 支持体(*1):厚さ16μmのポリエチレンテレフタレートフィルム(東レ株式会社製「FS-31」)
 保護フィルム(*2):厚さ20μmのポリエチレンフィルム(タマポリ株式会社製、商品名「NF-15」)
[感光層の吸光度の測定]
 紫外可視分光光度計(*3)を用い、下記の測定条件にて、感光性エレメントの波長365nmの光、及び、波長405nmnの光の吸光度を測定した。感光性エレメントの吸光度の測定値から、支持体単体、及び、保護フィルム単体で測定した各波長の光の吸光度の値を引いた値を、感光層の吸光度として評価した。結果を表2に示す。
 紫外可視分光光度計(*3):株式会社日立ハイテクノロジーズ製「日立分光光度計 U-3310」
 温度:20℃(クリーンルーム環境下)
 スリット幅:2nm
 スキャン速度:300nm/分
 サンプリング間隔:0.50nm
 測定範囲:500nmから200nm
[レジストパターンの矩形性の評価]
 下記の要領にて製造した積層体3、5について、レジストパターンの矩形性を評価した。矩形性は、レジストパターンのトップの幅とボトムの幅とを測定し、その比にて評価した。測定は3箇所で行い、その平均値で評価した。結果を表2に示す。当該比率が1に近いほど矩形性が高く、精度の高い回路形成が可能となる。
(積層体1の製造方法)
 基板(*4)を80℃に加温し、感光性エレメントの保護フィルムを剥離しながら、感光性エレメントの感光層が銅表面に接するように重ねてラミネートし、ラミネート物として積層体1を得た。ラミネートは、110℃のヒートロールを用い、圧着圧力0.4MPa、ロール速度1.5m/分の条件で行った。
 基板(*4):株式会社レゾナック製「MCL-E-679」、ガラスエポキシ基材の両面に厚さ35μmの銅箔層を有する両面銅張積層板。水洗、酸洗及び水洗を経た後、空気流で乾燥させたものを用いた。
(積層体2の製造方法-レジストパターンの作製)
 上述の積層体1の支持体上にライン幅(L)/スペース幅(S)=7μm/7μmのパターンを有するネガマスクを配置した後、超高圧水銀ランプ(365nm)を光源とする投影露光装置(ウシオ電機株式会社製、商品名「UX-2240」)を用いて、41段ステップタブレットの現像後の残存段数が14段となる露光量(照射エネルギー量)で、支持体を介して感光層を露光した。露光から2分経過後、80℃の箱型乾燥機(ETAC製、商品名「HT220S」)に積層体1を入れて30秒間加熱することにより積層体2を得た。
 41段ステップタブレットの現像後の残存段数が14段となる露光量は、積層体1の支持体上に41段ステップタブレット(株式会社レゾナック製)を配置した後、超高圧水銀ランプ(365nm)を光源とする投影露光装置(ウシオ電機株式会社製、商品名「UX-2240」)を用いて露光し、現像後の残存段数が14段となる露光量を事前に調べて設定した。現像は30℃の1.0質量%炭酸ナトリウム水溶液を0.18MPaのスプレー圧で最小現像時間の2倍の時間スプレーして行った。最小現像時間は後述の方法にて求めた値である。
(積層体3の製造方法)
 積層体2から支持体を剥離することにより感光層を露出させた。続いて、30℃の1.0質量%炭酸ナトリウム水溶液を0.18MPaのスプレー圧で最小現像時間の2倍の時間スプレーし、未露光部を除去することにより、基板上にL/S=7μm/7μmのレジストパターン(感光層の露光部)を備える積層体3を得た。
 上述の最小現像時間は、次の手順で事前に評価した。まず、上述の積層体1を長方形状(12.5cm×4.0cm)に切断した後、支持体を剥離することにより試験片を得た。次に、30℃の1.0質量%炭酸ナトリウム水溶液を用いて、試験片における未露光の感光層を0.18MPaの圧力でスプレー現像し、未露光の感光層が完全に除去されたことを目視で確認できる最短の時間を最小現像時間とした。
(積層体4の製造方法-レジストパターンの作製)
 積層体1の支持体上に41段ステップタブレット(株式会社レゾナック製)を配置した後、波長405nmの青紫色レーザダイオードを光源とする直描露光機(株式会社オーク製作所製、商品名:FDi-MP)により、ライン幅(L)/スペース幅(S)=7μm/7μmのである描画パターンを用いて、41段ステップタブレットの現像後の残存段数が14段となる露光量(照射エネルギー量)で、支持体を介して感光層を露光した。露光から2分経過後、80℃の箱型乾燥機(ETAC製、商品名「HT220S」)に積層体1を入れて30秒間加熱することにより積層体4を得た。
 41段ステップタブレットの現像後の残存段数が14段となる露光量は、積層体1の支持体上に41段ステップタブレット(株式会社レゾナック製)を配置した後、波長405nmの青紫色レーザダイオードを光源とする直描露光機(株式会社オーク製作所製、商品名:FDi-MP)を用いて露光し、現像後の残存段数が14段となる露光量を事前に調べて設定した。現像は30℃の1.0質量%炭酸ナトリウム水溶液を0.18MPaのスプレー圧で最小現像時間の2倍の時間スプレーして行った。最小現像時間は後述の方法にて求めた値である。
(積層体5の製造方法)
 積層体4から支持体を剥離することにより感光層を露出させた。続いて、30℃の1.0質量%炭酸ナトリウム水溶液を0.18MPaのスプレー圧で、上記の手順で事前に評価した最小現像時間の2倍の時間スプレーし、未露光部を除去することにより、基板上にL/S=7μm/7μmのレジストパターン(感光層の露光部)を備える積層体5を得た。
 表2に示されるように、実施例1、2の感光性エレメントを用いた場合には、波長365nmの光による投影露光、及び、波長405nmの光による直描露光の両方で、矩形性の高いレジストパターンが得られた。他方、比較例1、2の感光性エレメントを用いた場合には、実施例の感光性エレメントを用いた場合と比較して、レジストパターンの矩形性が低下した。
 本願の開示は、2024年5月27日に出願されたPCT/JP2024/019416に記載の主題と関連しており、それらの開示内容は引用によりここに援用される。

Claims (8)

  1.  支持体と、前記支持体上に位置する感光層とを備え、前記感光層の波長365nmの光の吸光度が、感光層の厚さ1μmあたり0.0160以下である、感光性エレメント。
  2.  前記感光層の波長365nmの光の吸光度が、感光層の厚さ1μmあたり0.0120以上である、請求項1に記載の感光性エレメント。
  3.  前記感光層の波長405nmの光の吸光度が、感光層の厚さ1μmあたり0.0120以上である、請求項1に記載の感光性エレメント。
  4.  前記感光層の厚さが5~40μmの範囲である、請求項1に記載の感光性エレメント。
  5.  前記感光層が、バインダー樹脂、光重合性化合物、重合開始剤、光増感剤、及び、重合禁止剤を含有する感光性樹脂組成物から形成される、請求項1に記載の感光性エレメント。
  6.  前記光増感剤がアントラセン化合物である、請求項5に記載の感光性エレメント。
  7.  前記重合禁止剤がフェノール性化合物である、請求項6に記載の感光性エレメント。
  8.  請求項1~7のいずれか一つに記載の感光性エレメントの感光層を基板上に配置すること、前記感光層の一部を光硬化させること、前記感光層の未硬化部を除去してレジストパターンを形成することを含む、積層体の製造方法。
