Description

支持基板、モジュール、及び光走査装置
 本開示の技術は、支持基板、モジュール、及び光走査装置に関する。
 シリコン(Si)の微細加工技術を用いて作製される微小電気機械システム(Micro Electro Mechanical Systems:MEMS)デバイスの1つとしてマイクロミラーデバイス(マイクロスキャナともいう。)が知られている。このマイクロミラーデバイスは小型かつ低消費電力であることから、レーザーディスプレイ、レーザープロジェクタ、光干渉断層計などへの幅広い応用が期待されている。
 マイクロミラーデバイスの駆動方式は様々であるが、圧電体の変形を利用した圧電駆動方式は、他の方式に比べて発生するトルクが高く、高スキャン角が得られるとして有望視されている。特に、レーザーディスプレイのように高いスキャン角が必要な場合には、圧電駆動方式のマイクロミラーデバイスを共振駆動することにより、より高いスキャン角が得られる。
 レーザーディスプレイに用いられる一般的なマイクロミラーデバイスは、ミラー部と、圧電方式のアクチュエータとを備える(例えば、特開2023-039221号公報参照)。ミラー部は、互いに直交する第1軸及び第2軸の周りに揺動自在である。アクチュエータは、外部から供給される駆動電圧に応じて、ミラー部を、第1軸及び第2軸の周りに揺動させる駆動部である。
 上記のようなマイクロミラーデバイスは、パッケージに収容され、マイクロミラーデバイスを収容したパッケージは、PCB(Printed Circuit Board)等の支持基板により支持される。この支持基板は、ベース基板等の外部の取付対象物に取り付けられる。支持基板には、取付対象物に取り付けるためのネジ穴等の外部取付部が設けられている。
 しかしながら、マイクロミラーデバイスは、ミラー部が揺動するとパッケージ、支持基板、取付対象物に振動が発生することにより特性が変動することがある。例えば、振動が外界へ伝播することにより共振時のエネルギが散逸してミラー部の振れ角が低下する。このような特性の変動量は、マイクロミラーデバイスの固定状態などに依存して大きく変化する。また、振動により発生する音が人の可聴音域であると、人に不快感を与えてしまう。
 振動体に起因する振動の外界への伝播を抑制するには、支持基板から取付対象物への振動の伝播を抑制することにより、マイクロミラーデバイス、パッケージ、及び支持基板で構成される系内に振動を閉じ込めることが効果的であると考えられる。
 本開示の技術は、振動体に起因する振動の外界への伝播を抑制することを可能とする支持基板、モジュール、及び光走査装置を提供することを目的とする。
 上記目的を達成するために、本開示の支持基板は、振動体を支持する支持基板であって、振動体を規定の振動モードで駆動した場合、振動の節となる領域は、振動体において変位量がゼロとなる線状領域に対して平行に延伸していない一対の非平行領域を含み、一対の非平行領域の各々に、外部の取付対象物に取り付けるための外部取付部が設けられている。
 外部取付部は、ネジ穴又は貫通孔であることが好ましい。
 外部取付部は、振動体が固定される固定領域を中心として対向する位置に配置されていることが好ましい。
 一対の非平行領域は、振動体が固定される固定領域に振動モードと共通の空間対称性を有する変位が生じるようにトルクを印加して駆動した場合に生じる共振モード群のうちのn番目の共振モードにおける共振周波数をωとし、座標(X,Y)におけるZ方向への最大変位量をZ(X,Y)とし、振動モードの周波数をωとした場合に、下式(1)で表されるZ(X,Y)がゼロとなる領域に含まれることが好ましい。
 本開示のモジュールは、上記の支持基板と、支持基板に支持された振動体と、を含む。
 振動体は、ミラー装置と、ミラー装置を収容するパッケージと、を含み、ミラー装置は、入射光を反射するミラー部を含む可動部と、可動部に接続され、かつミラー部を少なくとも1つの揺動軸の周りに揺動させる駆動部と、を含むことが好ましい。
 振動モードは、ミラー部を揺動軸の周りに揺動させた場合に生じることが好ましい。
 可動部は、ミラー部に接続され、かつ第1軸上に配置された一対の第1支持部と、一対の第1支持部に接続され、第1軸を挟んで対向した一対の可動枠と、を備え、揺動軸は、第1軸であることが好ましい。
 請求項7に記載のモジュール。
 駆動部は、第1軸と交差する第2軸上で可動枠に接続され、かつ、可動部を支持する一対の第2支持部と、を備え、一対の第2支持部は、第2軸上に配置されていることが好ましい。
 外部取付部は、ミラー部を第1軸周りに揺動させた場合に振動の節となる第1領域と、ミラー部を第2軸周りに揺動させた場合に振動の節となる第2領域とが重なる領域に配置されており、一対の非平行領域は、第1領域に含まれることが好ましい。
 駆動部は、一対の第2支持部に接続され、かつ第2軸を挟んで対向した一対の第1圧電素子を有する第1アクチュエータを含むことが好ましい。
 駆動部は、第1アクチュエータを囲んで配置され、かつ第1軸を挟んで対向した一対の第2圧電素子を有する第2アクチュエータを含むことが好ましい。
 本開示の光走査装置は、上記の支持基板と、支持基板に支持された振動体と、振動体を駆動するプロセッサと、を備える光走査装置であって、振動体は、入射光を反射するミラー部を含むミラー装置と、ミラー装置を収容するパッケージとを含んで構成されており、ミラー装置は、プロセッサから付与される駆動信号に応じてミラー部を揺動させる駆動部を含む。
 本開示の技術によれば、振動体に起因する振動の外界への伝播を抑制することを可能とする支持基板、モジュール、及び光走査装置を提供することができる。

 図1は、第1実施形態に係る光走査装置10を概略的に示す。光走査装置10は、マイクロミラーデバイス(以下、MMD(Micro Mirror Device)という。)2と、光源3と、駆動制御部4とを有する。光走査装置10は、駆動制御部4の制御に従って、光源3から照射された光ビームLBをMMD2により反射することにより被走査面5を光走査する。被走査面5は、スクリーン又は目の網膜等である。MMD2は、本開示の技術に係る「ミラー装置」の一例である。
 MMD2は、第1軸aと、第1軸aに直交する第2軸aとの周りに、ミラー部20(図3参照)を揺動させることを可能とする圧電型2軸駆動方式のマイクロミラーデバイスである。以下、第1軸aと平行な方向をX方向、第2軸aと平行な方向をY方向、第1軸a及び第2軸aに直交する方向をZ方向という。本実施形態では、第1軸aと第2軸aとが直交する例を示しているが、第1軸aと第2軸aとは90°以外の角度で交差してもよい。ここで、直交とは、90°を中心として、許容誤差を含む一定の角度範囲内で交差することをいう。
 詳しくは後述するが、MMD2は、セラミック等のパッケージ60に収容される(図8参照)。また、MMD2を収容したパッケージ60は、例えば、PCB等の支持基板70に支持され、支持基板70は、ベース基板80にねじ止めされる(図8参照)。
 光源3は、光ビームLBとして、例えばレーザ光を発するレーザ装置である。光源3は、MMD2のミラー部20が静止した状態において、ミラー部20が備える反射面20A(図3参照)に垂直に光ビームLBを照射することが好ましい。
 駆動制御部4は、光走査情報に基づいて光源3及びMMD2に駆動信号を出力する。光源3は、入力された駆動信号に基づいて光ビームLBを発生してMMD2に照射する。MMD2は、入力された駆動信号に基づいて、ミラー部20を第1軸a及び第2軸aの周りに揺動させる。
 詳しくは後述するが、例えば、駆動制御部4は、ミラー部20を第1軸a及び第2軸aの周りにそれぞれ共振させることにより、ミラー部20で反射される光ビームLBは、被走査面5上においてリサージュ波形を描くように走査される。この光走査方式は、リサージュスキャン方式と呼ばれる。
 光走査装置10は、例えば、リサージュスキャン方式のレーザーディスプレイに適用される。具体的には、光走査装置10は、AR(Augmented Reality)グラス又はVR(Virtual Reality)グラス等のレーザースキャンディスプレイに適用可能である。
 図2は、駆動制御部4のハードウェア構成の一例を示す。駆動制御部4は、CPU(Central Processing Unit)40、ROM(Read Only Memory)41、RAM(Random Access Memory)42、光源ドライバ43、及びMMDドライバ44を有する。CPU40は、ROM41等の記憶装置からプログラム及びデータをRAM42に読み出して処理を実行することにより、駆動制御部4の全体の機能を実現する演算装置である。
 ROM41は、不揮発性の記憶装置であり、CPU40が処理を実行するためのプログラム、及び前述の光走査情報等のデータを記憶している。RAM42は、プログラム及びデータを一時的に保持する揮発性の記憶装置である。
 光源ドライバ43は、CPU40の制御に従って、光源3に駆動信号を出力する電気回路である。光源ドライバ43においては、駆動信号は、光源3の照射タイミング及び照射強度を制御するための駆動電圧である。
 MMDドライバ44は、CPU40の制御に従って、MMD2に駆動信号を出力する電気回路である。MMDドライバ44においては、駆動信号は、MMD2のミラー部20を揺動させるタイミング、周期、及び振れ角を制御するための駆動電圧である。
 CPU40は、光走査情報に基づいて光源ドライバ43及びMMDドライバ44を制御する。光走査情報は、被走査面5に走査する光ビームLBの走査パターンと、光源3の発光タイミングとを含む情報である。
 次に、図3~図5を用いて実施形態に係るMMD2の構成を説明する。図3は、MMD2を光入射側から見た平面図である。図4は、図3のA-A線に沿った断面図である。図5は、ミラー部20が第1軸a周りに回動した状態を示す。
 図3に示すように、MMD2は、ミラー部20、一対の第1支持部21、一対の可動枠22、一対の第2支持部23、第1アクチュエータ24、第2アクチュエータ25、一対の第1接続部26A、一対の第2接続部26B、及び固定枠27を有する。MMD2は、いわゆるMEMSスキャナである。
 ミラー部20は、入射光を反射する反射面20Aを有する。反射面20Aは、ミラー部20の一面に設けられた、例えば、金(Au)又はアルミニウム(Al)等の金属薄膜で形成されている。反射面20Aの形状は、例えば、第1軸aと第2軸aとの交点を中心とした円形状である。
 第1軸a及び第2軸aは、例えば、ミラー部20が静止した静止時において反射面20Aを含む平面内に存在する。MMD2の平面形状は、矩形状であって、第1軸aを中心として線対称であり、かつ第2軸aを中心として線対称である。
 一対の第1支持部21は、第2軸aを挟んで対向する位置に配置されており、かつ、第2軸aを中心として線対称な形状である。また、第1支持部21の各々は、第1軸aを中心として線対称な形状である。第1支持部21の各々は、第1軸a上でミラー部20と接続されており、ミラー部20を第1軸a周りに揺動可能に支持している。
 一対の可動枠22は、第1軸aを挟んで対向する位置に配置されており、かつ、第1軸aを中心として線対称な形状である。可動枠22の各々は、第2軸aを中心として線対称な形状である。また、可動枠22の各々は、ミラー部20の外周に沿って湾曲している。可動枠22の両端はそれぞれ第1支持部21に接続されている。
 一対の第1支持部21と一対の可動枠22とは、互いに接続されることにより、ミラー部20を囲んでいる。なお、ミラー部20、一対の第1支持部21、及び一対の可動枠22は、可動部50を構成している。
 一対の第2支持部23は、第1軸aを挟んで対向する位置に配置されており、かつ、第1軸aを中心として線対称な形状である。第2支持部23の各々は、第2軸aを中心として線対称な形状である。第2支持部23の各々は、第2軸a上で可動枠22に接続されており、ミラー部20を有する可動部50を、第2軸a周りに揺動可能に支持している。また、第2支持部23の各々の両端は、第1アクチュエータ24に接続されている。
 第1アクチュエータ24は、第2軸aを挟んで対向する一対の第1圧電素子24Aにより構成されており、かつ、第2軸aを中心として線対称な形状である。また、第1アクチュエータ24は、第1軸aを中心として線対称な形状である。第1アクチュエータ24は、一対の可動枠22及び一対の第1支持部21の外周に沿って配置されている。第1アクチュエータ24は、圧電駆動方式のアクチュエータである。
 なお、図3では、第1アクチュエータ24を構成する第1圧電素子24Aが第1軸aを挟んで分離されているように見えるが、第1軸aを挟んで対向する2つの第1圧電素子24Aは、不図示の金属配線により電気的に接続されている。
 一対の第2支持部23と第1アクチュエータ24とは、互いに接続されることにより、可動部50を囲んでいる。
 第2アクチュエータ25は、第1軸aを挟んで対向する一対の第2圧電素子25Aにより構成されており、かつ、第1軸aを中心として線対称な形状である。また、第2アクチュエータ25は、第2軸aを中心として線対称な形状である。第2アクチュエータ25は、第1アクチュエータ24及び一対の第2支持部23の外周に沿って形成されている。第2アクチュエータ25は、圧電駆動方式のアクチュエータである。
 なお、図3では、第2アクチュエータ25を構成する第2圧電素子25Aが第2軸aを挟んで分離されているように見えるが、第2軸aを挟んで対向する2つの第2圧電素子25Aは、不図示の金属配線により電気的に接続されている。
 一対の第1接続部26Aは、第2軸aを挟んで対向する位置に配置されており、かつ、第2軸aを中心として線対称な形状である。また、第1接続部26Aの各々は、第1軸aを中心として線対称な形状である。第1接続部26Aの各々は、第1軸aに沿って配置されており、第1軸a上で、第1アクチュエータ24と第2アクチュエータ25とを接続している。
 第2アクチュエータ25は、一対の可動枠22、及び第1アクチュエータ24を囲んでいる。一対の第2支持部23、第1アクチュエータ24及び第2アクチュエータ25は、一対の可動枠22を囲んで配置された駆動部を構成している。
 一対の第2接続部26Bは、第1軸aを挟んで対向する位置に配置されている。また、第2接続部26Bの各々は、第2軸aを中心として線対称な形状である。第2接続部26Bの各々は、第2軸aに沿って配置されており、第2軸a上で、第2アクチュエータ25と固定枠27とを接続している。一対の第2接続部26Bは、第2アクチュエータ25を第2軸a周りに揺動可能に支持している。
 固定枠27は、外形が矩形状の枠状部材であって、第1軸a及び第2軸aをそれぞれ中心として線対称な形状である。固定枠27の外形は、第1軸aに平行であって第2軸aを中心に対向する2辺と、第2軸aに平行であって第1軸aを中心に対向する2辺とを有する。固定枠27は、一対の第2アクチュエータ25及び第2接続部26Bの外周を囲んでいる。すなわち、固定枠27は、駆動部を囲んで配置されている。
 第1アクチュエータ24は、ミラー部20及び一対の可動枠22に第2軸a周りの回転トルクを作用させることにより、可動部50を第2軸a周りに揺動させる。第2アクチュエータ25は、ミラー部20、一対の可動枠22、及び第1アクチュエータ24に第1軸a周りの回転トルクを作用させることにより、ミラー部20を第1軸a周りに揺動させる。
 また、ミラー部20には、反射面20Aの外側に、反射面20Aの外周に沿って複数のスリット20B,20Cが形成されている。複数のスリット20B,20Cは、第1軸a及び第2軸aをそれぞれ中心として線対称となる位置に配置されている。スリット20B,20Cは、ミラー部20が揺動することにより反射面20Aに生じる歪を抑制する作用を有する。
 図3では、第1アクチュエータ24及び第2アクチュエータ25に駆動信号を与えるための金属配線及び金属パッドについては図示を省略している。金属パッドは、固定枠27上に複数設けられる。なお、金属パッドは、電極パッドとも呼ばれる。
 図4に示すように、MMD2は、例えばSOI(Silicon On Insulator)基板30をエッチング処理することにより形成されている。SOI基板30は、単結晶シリコンからなるシリコン支持層31の上に、酸化シリコン層32が設けられ、酸化シリコン層32の上に単結晶シリコンからなるシリコン活性層33が設けられた基板である。
 ミラー部20、一対の第1支持部21、一対の可動枠22、一対の第2支持部23、第1アクチュエータ24、第2アクチュエータ25、一対の第1接続部26A、及び一対の第2接続部26Bは、SOI基板30からエッチング処理によりシリコン支持層31及び酸化シリコン層32を除去することで残存したシリコン活性層33をパターニングすることにより形成されている。
 固定枠27は、シリコン支持層31、酸化シリコン層32、及びシリコン活性層33の3層で形成されている。すなわち、ミラー部20、一対の第1支持部21、一対の可動枠22、一対の第2支持部23、第1アクチュエータ24、第2アクチュエータ25、一対の第1接続部26A、及び一対の第2接続部26Bは、それぞれ固定枠27よりも厚みが薄い。本開示において、厚みとは、Z方向への幅をいう。
 上述の第1圧電素子24A及び第2圧電素子25Aは、シリコン活性層33上に、下部電極、圧電膜、及び上部電極が順に積層された積層構造を有する。
 下部電極及び上部電極は、例えば、金(Au)又は白金(Pt)等の金属で形成されている。圧電膜は、例えば、圧電材料であるPZT(チタン酸ジルコン酸鉛)で形成されている。下部電極及び上部電極は、配線及び電極パッドを介して、上述の駆動制御部4に電気的に接続されている。
 下部電極は、配線及び電極パッドを介して駆動制御部4に接続され、グランド電位が付与される。上部電極には、駆動制御部4から駆動電圧が印加される。
 圧電膜は、分極方向に正又は負の電圧が印加されると、印加電圧に比例した変形(例えば、伸縮)が生じる。すなわち、圧電膜は、いわゆる逆圧電効果を発揮する。圧電膜は、駆動制御部4から上部電極に駆動電圧が印加されることにより逆圧電効果を発揮して、第1アクチュエータ24及び第2アクチュエータ25を変位させる。
 図5は、第2アクチュエータ25を構成する一対の第2圧電素子25Aの一方を伸張させ、他方を収縮させることにより、第2アクチュエータ25に、第1軸a周りの回転トルクを発生させる例を示している。このように、一対の第2圧電素子25Aの一方と他方とが互いに逆方向に変位することにより、ミラー部20が第1軸aの周りに回動する。
 また、図5は、一対の圧電アクチュエータの変位方向と、ミラー部20の回動方向とが互いに逆方向である逆位相の共振モード(以下、逆位相回動モードという。)で、第2アクチュエータ25を駆動した例である。これに対して、一対の圧電アクチュエータの変位方向と、ミラー部20の回動方向とが同じ方向である同位相の共振モードを、同位相回動モードという。本実施形態では、逆位相回動モードで第2アクチュエータ25を駆動する。
 ミラー部20の第1軸a周りの振れ角θは、駆動制御部4が第2アクチュエータ25に与える駆動信号(以下、第1駆動信号という。)により制御される。第1駆動信号は、例えば正弦波の交流電圧である。第1駆動信号は、一対の圧電アクチュエータの一方に印加される駆動電圧波形V1A(t)と、他方に印加される駆動電圧波形V1B(t)とを含む。駆動電圧波形V1A(t)と駆動電圧波形V1B(t)は、互いに逆位相(すなわち位相差180°)である。
 なお、ミラー部20の第1軸a周りの振れ角θは、反射面20Aの法線Nが、YZ平面においてZ方向に対して傾斜する角度に対応する。
 第1アクチュエータ24は、第2アクチュエータ25と同様に、逆位相の共振モードで駆動される。ミラー部20の第2軸a周りの振れ角は、駆動制御部4が第1アクチュエータ24に与える駆動信号(以下、第2駆動信号という。)により制御される。第2駆動信号は、例えば正弦波の交流電圧である。第2駆動信号は、一対の圧電アクチュエータの一方に印加される駆動電圧波形V2A(t)と、他方に印加される駆動電圧波形V2B(t)とを含む。駆動電圧波形V2A(t)と駆動電圧波形V2B(t)は、互いに逆位相(すなわち位相差180°)である。
 図6は、第1駆動信号及び第2駆動信号の一例を示す。図6(A)は、第1駆動信号に含まれる駆動電圧波形V1A(t)及びV1B(t)を示す。図6(B)は、第2駆動信号に含まれる駆動電圧波形V2A(t)及びV2B(t)を示す。
 駆動電圧波形V1A(t)及びV1B(t)は、それぞれ次のように表される。

 ここで、Vは振幅電圧である。Voff1はバイアス電圧である。fd1は駆動周波数(以下、第1駆動周波数という。)である。tは時間である。αは、駆動電圧波形V1A(t)及びV1B(t)の位相差である。本実施形態では、例えば、α=180°とする。
 駆動電圧波形V1A(t)及びV1B(t)が第2アクチュエータ25に印加されることにより、ミラー部20は、第1駆動周波数fd1で第1軸a周りに揺動する。
 駆動電圧波形V2A(t)及びV2B(t)は、それぞれ次のように表される。

 V2B(t)=Voff2+Vsin(2πfd2t+β+φ)
 ここで、Vは振幅電圧である。Voff2はバイアス電圧である。fd2は駆動周波数(以下、第2駆動周波数という。)である。tは時間である。βは、駆動電圧波形V2A(t)及びV2B(t)の位相差である。本実施形態では、例えば、β=180°とする。また、φは、駆動電圧波形V1A(t)及びV1B(t)と、駆動電圧波形V2A(t)及びV2B(t)との位相差である。
 本実施形態では、Voff1≧V及びVoff2≧Vとする。すなわち、第1駆動信号及び第2駆動信号を正電圧とする。
 駆動電圧波形V2A(t)及びV2B(t)が第1アクチュエータ24に印加されることにより、ミラー部20を含む可動部50は、第2駆動周波数fd2で第2軸a周りに揺動する。
 第1駆動周波数fd1は、ミラー部20の第1軸a周りの共振周波数に一致するように設定される。第2駆動周波数fd2は、ミラー部20の第2軸a周りの共振周波数に一致するように設定される。本実施形態では、第1駆動周波数fd1は、第2駆動周波数fd2より大きい。
 図7は、支持基板70の一例を示す。支持基板70は、例えば、ベース材料としてセラミックを用いたセラミックPCBである。支持基板70の平面形状は、例えば、X方向の辺の長さがL1で、かつY方向の辺の長さがL2である矩形の4つの角部を切り欠くことにより形成された八角形である。支持基板70の厚みは均一である。例えば、L1=35mm、L2=32mmであって、厚みは2mmである。
 長さL1,L2は、L1>L2の関係を満たすことが好ましい。具体的には、L1>L2として、第2軸a周りの慣性モーメントを第1軸a周りの慣性モーメントよりも大きくすることにより、ミラー部20を第2軸a周りに揺動させた場合における支持基板70の変位を抑制することが好ましい。
 支持基板70の中央部の領域Rは、MMD2を収容したパッケージ60が固定される固定領域である。支持基板70には、2つのネジ穴71が設けられている。2つのネジ穴71は、固定領域Rを中心としてY方向に対向する位置に配置されている。2つのネジ穴71の各々には、後述するネジ72を螺合させることを可能とするらせん状の溝が形成されている。2つのネジ穴71の各々は、支持基板70をベース基板80に取り付けるための外部取付部の一例である。2つのネジ穴71の間隔L3は、例えば25mmである。例えば、ベース基板80は、アルミニウム製である。なお、ベース基板80は、本開示の技術に係る「取付対象物」の一例である。
 図8は、支持基板70をベース基板80に取り付けた状態を示す。図9は、図8のB-B線に沿った断面図である。
 パッケージ60は、例えばセラミック製であって、上面が開口されている。パッケージ60の内底面にはMMD2が固着されており、MMD2はワイヤボンディングによってパッケージ60に電気的に接続されている。パッケージ60の開口部には、透明なガラス製の蓋61が取り付けられている。上述の光ビームLBは、蓋61を介してMMD2のミラー部20に入射する。ミラー部20で反射された光ビームLBは、蓋61を介して外部に出射する。
 パッケージ60は、支持基板70の固定領域Rに接着剤等を介して固着されている。MMD2、パッケージ60、及び蓋61は、本開示の技術に係る「振動体」の一例である。すなわち、支持基板70は、振動体を支持する支持基板である。また、振動体及び支持基板は、本開示の技術に係る「モジュール」を構成する。
 支持基板70は、2つのネジ穴71の各々に挿通されたネジ72によってベース基板80に固定されている。例えば、ネジ72は、ポリカーボネート製である。
 2つのネジ穴71は、MMD2のミラー部20を第1軸a周りに揺動させた場合と第2軸a周りに揺動させた場合とのいずれの場合においても振動の節となる領域に設けられている。振動の節とは、振動中にZ方向の変位量がゼロとなる領域である。本開示において、変位量がゼロとは、静止状態を基準として変位量が0.02mm未満となる領域をいう。
 図10は、ミラー部20を第1軸a周りに規定の振動モードで揺動させた場合における支持基板70の変位量のシミュレーション結果を示す。具体的には、fd1=28kHzとし、かつ第1軸a周りの振れ角の最大値が7.5°(すなわち光学全角が30°)となるようにミラー部20を揺動させた。なお、本シミュレーションにおいて、支持基板70はベース基板80に固定されていない。
 図10に示すように、ミラー部20を第1軸a周りに揺動させた場合には、Z方向の変位量に基づいて支持基板70は、5つの領域A1~A5に分けられる。領域A1は、変位量がゼロであって、振動の節となる領域である。領域A1は、第1軸aを含み、かつ領域A4及びA5を囲うように形成される。領域A1は、本開示の技術に係る「第1領域」に対応する。
 領域A2~A5は、変位量がゼロでない領域である。領域A2は、領域A1の+Y方向側に形成される。領域A3は、領域A1の-Y方向側に形成される。領域A2と領域A3とは、第1軸aを挟んで対称な形状である。また、領域A2の変位方向と領域A3との変位方向とは互いに逆方向である。例えば、領域A2の変位方向が+Z方向である場合には、領域A3の変位方向は-Y方向である。
 領域A4は、第1軸aと+方向側のネジ穴71との間に形成される。領域A5は、第1軸aと-方向側のネジ穴71との間に形成される。領域A4と領域A5とは、第1軸aを挟んで対称な形状である。また、領域A4の変位方向と領域A5との変位方向とは互いに逆方向である。例えば、領域A4の変位方向が-Z方向である場合には、領域A5の変位方向は+Y方向である。
 また、領域A2の変位方向と領域A4との変位方向とは互いに逆方向である。例えば、領域A2の変位方向が+Z方向である場合には、領域A4の変位方向は-Y方向である。また、領域A3の変位方向と領域A5との変位方向とは互いに逆方向である。例えば、領域A3の変位方向が-Z方向である場合には、領域A5の変位方向は+Y方向である。
 図11は、ミラー部20を第2軸a周りに揺動させた場合における支持基板70の変位量のシミュレーション結果を示す。具体的には、fd2=14kHzとし、かつ第2軸a周りの振れ角の最大値が7.5°(すなわち光学全角が30°)となるようにミラー部20を揺動させた。なお、本シミュレーションにおいて、支持基板70はベース基板80に固定されていない。
 図11に示すように、ミラー部20を第2軸a周りに揺動させた場合には、Z方向の変位量に基づいて支持基板70は、3つの領域B1~B3に分けられる。領域B1は、変位量がゼロであって、振動の節となる領域である。領域B1は、第2軸aを含むように形成される。領域B1は、本開示の技術に係る「第2領域」に対応する。
 領域B2は、領域B1の+X方向側に形成される。領域B3は、領域B1の-X方向側に形成される。領域B2と領域B3とは、第2軸aを挟んで対称な形状である。
 図10及び図11に示すように、2つのネジ穴71は、ミラー部20を第1軸a周りに揺動させた場合に振動の節となる領域A1と、ミラー部20を第2軸a周りに揺動させた場合に振動の節となる領域B1とが重なる領域に配置されている。このため、支持基板70をベース基板80に固定した場合、振動体に起因する振動がベース基板80へ伝播することが抑制される。具体的には、ミラー部20を第1軸a周りと第2軸a周りとに同時に揺動させた場合であっても2つのネジ穴71が配置された領域は振動の節となる領域であって変位量がゼロであるので、支持基板70からベース基板80への振動の伝播が抑制される。
 図12は、2つのネジ穴71の配置についてより詳細に説明する。図12に示すように、ミラー部20を第1軸a周りに規定の振動モードで揺動させた場合に振動の節となる領域A1(図10参照)は、振動体において変位がゼロとなる線状領域Cに対して平行に延伸した平行領域A1a以外に、振動体において変位がゼロとなる線状領域Cに対して平行に延伸していない一対の非平行領域A1bが生じる。線状領域Cは、上述の領域A4と領域A5との間に生じる。平行領域A1aは、第1軸aを含む領域である。言い換えると、平行領域A1aは、第1軸aを基準としてY方向に所定の幅を有する領域である。
 2つのネジ穴71は、一対の非平行領域A1bに配置されている。このように、本実施形態の支持基板70は、ミラー部20を第1軸a周りに揺動させた場合に、一対の非平行領域A1bが生じることを特徴とする。図12に示す例では、非平行領域A1bの各々は、馬蹄形である。非平行領域A1bの各々にネジ穴71を設けて、支持基板70をベース基板80に固定することにより、振動の伝播を効果的に抑制することができる。
 図13は、支持基板70を用いた振動シミュレーションについて説明する。上述の非平行領域A1bは、支持基板70を用いた振動シミュレーションの結果を用いて以下の手法により特定することができる。
 まず、図13に示すように、第1軸a周りの上記振動モードと共通の空間対称性を有する変位が生じるように、支持基板70の振動体を固定する固定領域Rに第1軸aを揺動軸としたトルクを印加する。上記振動モードと共通の空間対称性とは、第1軸aを対称軸として、第1軸aの一方の側と他方の側とで変位の方向が逆となる対称性である。
 次に、トルクの周波数ωを掃引することにより、支持基板70に生じる共振モード群を特定する。図14は、支持基板70に生じる共振モード群の一例を示すコンター図である。
 そして、共振モード群のうちのn番目の共振モードにおける共振周波数をωとし、n番目の共振モードにおける支持基板70の座標(X,Y)におけるZ方向への最大変位量をZ(X,Y)とした場合に、下式(1)で表される積算変位量Z(X,Y)を算出する。
 ここで、ωは、第1軸a周りの上記振動モードの周波数であって、例えば、ω=fd1である。
 上式(1)により算出される積算変位量Z(X,Y)の分布は、振動体を周波数ωで駆動した場合における支持基板70の変位量の分布とほぼ同等である。図15は、振動体を周波数ωで駆動した場合における支持基板70の変位の一例を示すコンター図である。
 したがって、支持基板70においてZ(X,Y)=0となる領域を求めることにより、上述の振動の節となる領域A1を求めることができる。また、領域A1から、振動体において変位がゼロとなる線状領域Cに対して平行に延伸していない非平行領域A1bを特定することができる。
 以上のように、支持基板70を用いた振動シミュレーションにより非平行領域A1bを特定することができる。但し、支持基板70の平面形状及び厚みに依存して非平行領域A1bが存在しないことがある。このため、振動シミュレーションにより非平行領域A1bが存在する支持基板70の平面形状及び厚みを特定することが好ましい。
 本実施形態は、ミラー部20を第1軸a周りに揺動させた場合に、支持基板70において第1軸aに沿って生じる振動の節ではなく、第1軸aと直交する第2軸a上に生じる振動の節に外部取付部を設けることを特徴とする。なお、MMD2は、第1軸a周りにのみミラー部20が揺動する1軸のミラー装置であってもよい。
 [第2実施形態]
 次に、本開示の第2実施形態について説明する。第2実施形態に係る光走査装置10は、第1実施形態の支持基板70とは形状が異なる支持基板70Aを有すること以外、第1実施形態と同様の構成である。
 図16は、第2実施形態に係る支持基板70Aを示す。支持基板70Aは、X方向の辺の長さがL1で、かつY方向の辺の長さがL2である矩形の両側部を切り欠くことにより形成された形状である。支持基板70の厚みは均一である。例えば、L1=23mm、L2=28mmであって、厚みは1.5mmである。
 第1実施形態と同様に、支持基板70Aには、パッケージ60が固定される固定領域Rを中心としてY方向に対向する位置に2つのネジ穴71が設けられている。2つのネジ穴71の間隔L3は、例えば21mmである。支持基板70Aは、2つのネジ穴71の各々に挿通されたネジ72によってベース基板80に固定される。
 図17は、ミラー部20を第1軸a周りに規定の振動モードで揺動させた場合における支持基板70Aの変位量のシミュレーション結果を示す。具体的には、fd1=28kHzとし、かつ第1軸a周りの振れ角の最大値が7.5°(すなわち光学全角が30°)となるようにミラー部20を揺動させた。なお、本シミュレーションにおいて、支持基板70Aはベース基板80に固定されていない。
 図17に示すように、本実施形態においても、支持基板70Aは5つの領域A1~A5に分けられる。また、領域A1は、平行領域A1aと一対の非平行領域A1bとに分けられる。本実施形態においても、2つのネジ穴71は、一対の非平行領域A1bに配置されている。
 図18は、ミラー部20を第2軸a周りに揺動させた場合における支持基板70Aの変位量のシミュレーション結果を示す。具体的には、fd2=14kHzとし、かつ第2軸a周りの振れ角の最大値が7.5°(すなわち光学全角が30°)となるようにミラー部20を揺動させた。なお、本シミュレーションにおいて、支持基板70Aはベース基板80に固定されていない。
 図18に示すように、本実施形態においても支持基板70Aは3つの領域B1~B3に分けられる。本実施形態においても、2つのネジ穴71は、ミラー部20を第1軸a周りに揺動させた場合に振動の節となる領域A1と、ミラー部20を第2軸a周りに揺動させた場合に振動の節となる領域B1とが重なる領域に配置されている。このため、支持基板70Aをベース基板80に固定した場合、振動体に起因する振動がベース基板80へ伝播することが抑制される。
 [比較例]
 次に、比較例について説明する。比較例に係る光走査装置10は、第1実施形態の支持基板70とは形状が異なる支持基板70Bを有すること以外、第1実施形態と同様の構成である。
 図19は、比較例に係る支持基板70Bを示す。支持基板70Bは、X方向の辺の長さがL1で、かつY方向の辺の長さがL2である矩形の4つの角部を切り欠くことにより形成された六角形である。支持基板70Bの厚みは均一である。例えば、L1=13mm、L2=28mmであって、厚みは1.6mmである。
 第1実施形態と同様に、支持基板70Bには、パッケージ60が固定される固定領域Rを中心としてY方向に対向する位置に2つのネジ穴71が設けられている。2つのネジ穴71の間隔L3は、例えば18mmである。支持基板70Bは、2つのネジ穴71の各々に挿通されたネジ72によってベース基板80に固定される。
 図20は、ミラー部20を第1軸a周りに規定の振動モードで揺動させた場合における支持基板70Bの変位量のシミュレーション結果を示す。具体的には、fd1=28kHzとし、かつ第1軸a周りの振れ角の最大値が7.5°(すなわち光学全角が30°)となるようにミラー部20を揺動させた。なお、本シミュレーションにおいて、支持基板70Bはベース基板80に固定されていない。
 図20に示すように、本比較例では、支持基板70Bは3つの領域A1~A3に分けられる。本比較例では、領域A1は、振動の節となる領域であるが、領域A1のすべては振動体において変位がゼロとなる線状領域に対して平行に延伸した平行領域であって、非平行領域は含まれない。
 領域A2は、領域A1の+Y方向側に形成される。領域A3は、領域A1の-Y方向側に形成される。また、領域A2の変位方向と領域A3との変位方向とは互いに逆方向である。本比較例では、2つのネジ穴71の一方は領域A2に配置されており、他方は領域A3に配置されている。
 図21は、ミラー部20を第2軸a周りに揺動させた場合における支持基板70Bの変位量のシミュレーション結果を示す。具体的には、fd2=14kHzとし、かつ第2軸a周りの振れ角の最大値が7.5°(すなわち光学全角が30°)となるようにミラー部20を揺動させた。なお、本シミュレーションにおいて、支持基板70Bはベース基板80に固定されていない。
 図21に示すように、本比較例においても支持基板70Bは3つの領域B1~B3に分けられる。本比較例では、2つのネジ穴71は、ミラー部20を第1軸a周りに揺動させた場合に振動の節となる領域A1と、ミラー部20を第2軸a周りに揺動させた場合に振動の節となる領域B1とが重なる領域には配置されていない。このため、支持基板70Bをベース基板80に固定した場合、振動体に起因する振動がベース基板80へ伝播することを抑制することはできない。
 図22は、比較例、第1実施形態、及び第2実施形態に係る支持基板70,70A,70Bをベース基板80に固定した場合におけるベース基板の最大変位量についてのシミュレーション結果を示す。本シミュレーションでは、fd1=28kHzとし、第1軸a周りの振れ角の最大値が7.5°(すなわち光学全角が30°)となるようにミラー部20を揺動させた場合におけるベース基板80のZ方向への最大変位量を評価した。
 図22によれば、第1実施形態及び第2実施形態では、比較例よりもベース基板80の最大変位量が抑制される、すなわち、振動体に起因する振動がベース基板80へ伝播することが抑制される。
 [変形例]
 以下に、上記各実施形態の各種変形例について説明する。
 上記各実施形態では、外部取付部を、ネジを螺合させるための溝が形成されたネジ穴としているが、外部取付部は、溝が形成されておらず、かつネジを螺合させること可能であって、溝が形成されていない貫通孔であってもよい。また、外部取付部は、支持基板を外部の取付対象物に取り付け可能とするものであればよく、ネジ穴又は貫通孔には限定されない。また、取付対象物は、ベース基板には限定されない。
 また、上記各実施形態では、MMD2を互いに交差する2つの軸周りにミラー部が揺動する2軸のミラー装置としているが、MMD2を1つの軸周りにミラー部が揺動する1軸のミラー装置としてもよい。
 また、上記各実施形態において、駆動制御部4のハードウェア構成は種々の変形が可能である。駆動制御部4の処理部は、1つのプロセッサで構成されてもよいし、同種または異種の2つ以上のプロセッサの組み合わせで構成されてもよい。プロセッサには、CPU、プログラマブルロジックデバイス(Programmable Logic Device:PLD)、専用電気回路等が含まれる。CPUは、周知のとおりソフトウエア(プログラム)を実行して各種の処理部として機能する汎用的なプロセッサである。PLDは、FPGA(Field Programmable Gate Array)等の、製造後に回路構成を変更可能なプロセッサである。専用電気回路は、ASIC(Application Specific Integrated Circuit)等の特定の処理を実行させるために専用に設計された回路構成を有するプロセッサである。
 上記説明によって以下の技術を把握することができる。

Claims (13)

  1.  振動体を支持する支持基板であって、
     前記振動体を規定の振動モードで駆動した場合、振動の節となる領域は、前記振動体において変位量がゼロとなる線状領域に対して平行に延伸していない一対の非平行領域を含み、
     一対の前記非平行領域の各々に、外部の取付対象物に取り付けるための外部取付部が設けられている
     支持基板。
  2.  前記外部取付部は、ネジ穴又は貫通孔である
     請求項1に記載の支持基板。
  3.  前記外部取付部は、前記振動体が固定される固定領域を中心として対向する位置に配置されている
     請求項1に記載の支持基板。
  4.  一対の前記非平行領域は、
     前記振動体が固定される固定領域に前記振動モードと共通の空間対称性を有する変位が生じるようにトルクを印加して駆動した場合に生じる共振モード群のうちのn番目の共振モードにおける共振周波数をωとし、座標(X,Y)におけるZ方向への最大変位量をZ(X,Y)とし、前記振動モードの周波数をωとした場合に、下式(1)で表されるZ(X,Y)がゼロとなる領域に含まれる
     請求項1に記載の支持基板。
  5.  請求項1から請求項4のうちいずれか1項に記載の支持基板と、
     前記支持基板に支持された前記振動体と、
     を含むモジュール。
  6.  前記振動体は、ミラー装置と、前記ミラー装置を収容するパッケージと、を含み、
     前記ミラー装置は、
     入射光を反射するミラー部を含む可動部と、
     前記可動部に接続され、かつ前記ミラー部を少なくとも1つの揺動軸の周りに揺動させる駆動部と、を含む

  7.  前記振動モードは、前記ミラー部を前記揺動軸の周りに揺動させた場合に生じる
     請求項6に記載のモジュール。
  8.  前記可動部は、
     前記ミラー部に接続され、かつ第1軸上に配置された一対の第1支持部と、
     一対の前記第1支持部に接続され、前記第1軸を挟んで対向した一対の可動枠と、

  9.  前記駆動部は、
     前記第1軸と交差する第2軸上で前記可動枠に接続され、かつ、前記可動部を支持する一対の第2支持部と、

  10.  前記外部取付部は、
     前記ミラー部を前記第1軸周りに揺動させた場合に振動の節となる第1領域と、前記ミラー部を前記第2軸周りに揺動させた場合に振動の節となる第2領域とが重なる領域に配置されており、
     一対の前記非平行領域は、前記第1領域に含まれる

  11.  前記駆動部は、一対の前記第2支持部に接続され、かつ前記第2軸を挟んで対向した一対の第1圧電素子を有する第1アクチュエータを含む

  12.  前記駆動部は、前記第1アクチュエータを囲んで配置され、かつ前記第1軸を挟んで対向した一対の第2圧電素子を有する第2アクチュエータを含む

  13.  請求項1から請求項4のうちのいずれか1項に記載の支持基板と、
     前記支持基板に支持された前記振動体と、
     前記振動体を駆動するプロセッサと、
     を備える光走査装置であって、
     前記振動体は、
     入射光を反射するミラー部を含むミラー装置と、前記ミラー装置を収容するパッケージとを含んで構成されており、
     前記ミラー装置は、前記プロセッサから付与される駆動信号に応じて前記ミラー部を揺動させる駆動部を含む
     光走査装置。
