Abstract

発熱抵抗体(31)とステージ(21)とを備え、発熱抵抗体(31)の抵抗値に基づいて被測定ガス中の被検出対象ガス濃度を測定するガス濃度測定デバイス(10)である。発熱抵抗体(31)は平面視においてステージ(21)と重なっている。発熱抵抗体(31)は、平面視においてステージ(21)と重なっている部位が線条体からなる。線条体の各端部(34)が、第一電気配線(311)を介して電源に接続される。線条体は、端部(34)において、又は端部(34)以外の二箇所の部位(35)において、第二電気配線(312)を介して電圧測定デバイスに接続される。

Description

ガス濃度測定デバイス及び被測定ガス中の被検出対象ガス濃度の測定方法
 本発明は、被測定ガス中の被検出対象ガス濃度の測定に用いられるガス濃度測定デバイスに関する。また本発明は、被測定ガス中の被検出対象ガス濃度の測定方法に関する。
 従来、被測定ガス中のガス濃度を測定するためのデバイスが種々知られている。このようなデバイスの1つに、熱伝導式ガスセンサがある。熱伝導式ガスセンサにおいては、発熱抵抗体からの熱が被測定ガスに伝導することで、当該発熱抵抗体から失われる熱を利用して、被測定ガス中のガス濃度が測定される。
 熱伝導式ガスセンサとしては、例えば発熱抵抗体を支持するステージと、該ステージを囲繞する周縁部と、ステージの周縁から延出し且つ周縁部に連設されたブリッジと、を備えたものが提案されている(例えば特許文献1)。
特開平6-118046号公報
 特許文献1で採用されている二端子測定法を用いて発熱抵抗体の抵抗値を測定する場合においては、出力が配線部の抵抗値と検知部の抵抗値の合成抵抗となるため、ステージ上に配置された発熱抵抗体の抵抗値を正確に測定することが難しく、被検出対象ガス濃度の測定精度が十分ではなかった。
 したがって本発明の課題は、被検出対象ガス濃度の測定精度がより向上したガス濃度測定デバイスを提供することにある。
 本発明は、通電によって熱を生じる発熱抵抗体と、
 前記発熱抵抗体を支持するステージと、
 平面視において前記ステージから離間し且つ前記ステージを囲繞する周縁部と、を備え、
 前記発熱抵抗体は、平面視において前記ステージと重なっており、
 前記発熱抵抗体の抵抗値に基づいて被測定ガス中の被検出対象ガス濃度を測定する、ガス濃度測定デバイスであって、
 前記発熱抵抗体は、平面視において前記ステージと重なっている部位が線条体からなり、
 前記線条体の各端部が、第一電気配線を介して電源に接続されるようになされており、
 前記線条体は、前記端部において、又は前記端部以外の二箇所の部位において、第二電気配線を介して電圧測定デバイスに接続されるようになされている、ガス濃度測定デバイスを提供するものである。

 以下本発明を、その好ましい実施形態に基づき図面を参照しながら説明する。
 図1ないし図3には、本発明のガス濃度測定デバイスの好ましい一実施形態が示されている。本実施形態のガス濃度測定デバイス10(以下、「デバイス10」ともいう。)は、ステージ21と、該ステージ21の周縁から延出した四本以上のブリッジ22とを備えている。これらのステージ21及びブリッジ22によってブリッジ構造体20が形成されている。図1に示すデバイス10においては、ブリッジ構造体20は平面視で矩形の板状体からなるステージ21と、該ステージ21の周縁から延出した四本のブリッジ22を有している。ブリッジ22は一方向に沿って延びる形状を有している。またデバイス10は、平面視においてステージ21から離間し且つステージ21を囲繞する周縁部24を有しており、ブリッジ22は周縁部24に連接されている。なお、ステージ21の平面視での形状は矩形に限られない。
 ブリッジ22は、一対の第一ブリッジ22a及び一対の第二ブリッジ22bを含む四本以上を備えている。図1に示すデバイス10においては、一対の第一ブリッジ22aを構成する二本のブリッジ22,22は矩形をなすステージ21の周縁のうち、対角の位置から互いに反対方向に延出している。一対の第二ブリッジ22bについても、これを構成する二本のブリッジ22,22がステージ21の周縁のうち、対角の位置から互いに反対方向に延出している。
 図3に示すとおり、ステージ21は多層構造を有している。詳細には、ステージ21は第一絶縁層121と、該第一絶縁層121上に配置された第二絶縁層122と、該第二絶縁層122上に配置された第三絶縁層123と、該第三絶縁層123上に配置された第四絶縁層124と、からなる4層構造を有している。尤も、ステージ21の層構造はこれに限られず、例えばステージ21は単層構造、2層構造又は3層構造を有していてもよい。
 なお、図2に示すデバイス10においては、後述する発熱抵抗体31、第一電気配線311及び第二電気配線312の位置及び形状を明示するために、第四絶縁層124及び後述する第二密着層42の図示が省略されている。
 図2及び図3に示すとおり、デバイス10は、通電によって熱を生じる発熱抵抗体31を有している。発熱抵抗体31はステージ21によって支持されており、また平面視においてステージ21と重なっている。より具体的には、図1ないし図3に示す実施形態においては、ステージ21はその厚み方向の内部に発熱抵抗体31を含んでいる。本実施形態において、発熱抵抗体31は第三絶縁層123上に配置されており、その上方及び側方には第四絶縁層124が配置されている。このように、発熱抵抗体31が第三絶縁層123及び第四絶縁層124に囲まれ、周囲のガスとの接触が防止されていることによって、発熱抵抗体31の耐久性を向上させることができる。
 図2に示すとおり、発熱抵抗体31は、平面視においてステージ21と重なっている部位が一本の線条体からなっている。この線条体は、ステージ21中において、交差せずに一方向及びそれと反対方向へ繰り返し蛇行しながら延びている。線条体がこのような形状を有していることによって、発熱抵抗体31の抵抗値を高めることができる。これに起因して、より低消費電力で被検出対象ガス濃度の測定が可能となる。
 図2に示すとおり、一対の第一ブリッジ22aには第一電気配線311がそれぞれ一本ずつ配されている。発熱抵抗体31を構成する前記線条体は一組の端部34,34を有し、各端部34,34が、二本の第一電気配線311,311を介して電源(図示せず)に接続されるようになっている。すなわち、前記線条体は、二本の第一電気配線311,311を介して、周縁部24上に配置された2つのワイヤボンディング用パッド32,32(以下、「電源用パッド32」ともいう。)に接続されているので、この電源用パッド32,32を用いて、発熱抵抗体31(線条体)を電源に接続することができる。
 一対の第二ブリッジ22bには第二電気配線312がそれぞれ一本ずつ配されている。発熱抵抗体31を構成する前記線条体は、その端部34,34以外の二箇所の部位35,35において、第二電気配線312を介して電圧測定デバイス(図示せず)に接続されるようになされている。詳細には、前記線条体は、二本の第二電気配線312,312を介して、周縁部24上に配置された2つのワイヤボンディング用パッド33,33(以下、「電圧測定デバイス用パッド33」ともいう。)に接続されている。したがって、この電圧測定デバイス用パッド33,33を用いて、発熱抵抗体31(線条体)を電圧測定デバイスに接続することができる。
 これに代えて、線条体は、その端部34,34において第二電気配線312を介して電圧測定デバイスに接続されるようになされていてもよい。
 図2に示すとおり、デバイス10の平面視において、前記端部34,34及び前記部位35,35はステージ21がなす矩形の各頂点の近傍に位置している。
 発熱抵抗体31に通電して発熱させると、所定時間経過後にはその発熱量と、周囲の被測定ガスによる吸熱量がつり合い、定常状態に達する。このときの発熱抵抗体31の温度は、被測定ガスの熱伝導率(吸熱性)に依存する。被測定ガスの熱伝導率は該ガスの組成によって変化するため、被測定ガスの組成に応じて、発熱抵抗体の前記定常状態における温度が変化することになる。したがって、このときの発熱抵抗体31の抵抗値に基づいて、被測定ガス中の被検出対象ガス濃度を測定することができる。
 デバイス10においては、上述のとおり、電源用の配線である第一電気配線311とは別に、電圧測定用の配線である第二電気配線312が配されており、いわゆる四端子測定法によって発熱抵抗体31の抵抗値を測定することができる。したがって、二端子測定法を用いる熱伝導式ガスセンサと比較して、電圧降下を抑制できるので、より高精度で発熱抵抗体31の抵抗値を測定することができ、その結果、被検出対象ガス濃度の測定精度をより高めることができる。この観点から、部位35,35間の距離を端部34,34間の距離の60%以上100%以下とすることが好ましく、より好ましくは65%以上100%以下、更に好ましくは70%以上100%以下である。
 前記「端部34,34間の距離」とは、端部34,34間に電流を流した際に、電流が一方の端部34から他方の端部34に到達するまでの道のりのことをいう。
 同様に、前記「部位35,35間の距離」とは、部位35,35間に電流を流した際に、電流が一方の部位35から他方の部位35に到達するまでの道のりのことをいう。
 また、デバイス10においては、四本のブリッジ22それぞれに第一電気配線311又は第二電気配線312が配されているので、デバイス10の製造時においてブリッジ22の破断が発生した場合、当該ブリッジ22に配された第一電気配線311又は第二電気配線312の破断も同時に発生することになる。したがって、ブリッジ22の破断の有無を、両電気配線311,312に電流を流す電気検査にて簡便に検査することができる。このように、デバイス10によれば画像診断のような煩雑な検査が不要であり、不良品検査をより簡便に行うことができる。
 デバイス10においては、発熱抵抗体31から生じた熱を発熱抵抗体の近傍に可能な限り留めることが、消費電力を低減する観点から好ましい。発熱抵抗体31から生じた熱は、例えば第二電気配線312を通って周縁部24へと伝導する。したがって、第二電気配線312の幅を小さくすることによって、かかる熱伝導を抑制することが好ましい。
 詳細には、第二電気配線312の幅W2に対する第一電気配線311の幅W1であるW1/W2が、好ましくは1以上であることが好ましく、5以上であることがより好ましく、10以上であることが更に好ましい。
 また、第二電気配線312に十分な強度を持たせて、第二電気配線312の断線の発生を抑制する観点から、W1/W2は150以下であることが好ましく、100以下であることがより好ましく、50以下であることが更に好ましい。
 第一電気配線311の幅W1は、平面視における第一電気配線311の長手方向(電流が流れる方向)に垂直な方向の長さを意味し、場所によって幅が異なる場合は、最も幅が大きい場所における当該幅を第一電気配線311の幅W1とする。以上に述べたことは、第二電気配線312の幅W2についても同様に適用される。
 第一電気配線311の強度を高める観点から、第一電気配線311の幅W1は、好ましくは2μm以上、より好ましくは5μm以上、更に好ましくは10μm以上である。
 また、第一電気配線311を介して発熱抵抗体31から生じた熱が周縁部24へと伝わることを抑制する観点から、第一電気配線311の幅W1は、好ましくは300μm以下、より好ましくは200μm以下、更に好ましくは150μm以下である。
 第二電気配線312の強度を高める観点、及び四端子測定法を採用することによる利点をより活かす観点から、第二電気配線312の幅W2は、好ましくは2μm以上、より好ましくは5μm以上、更に好ましくは10μm以上である。
 また、第二電気配線312を介して発熱抵抗体31から生じた熱が周縁部24へと伝わることを抑制する観点から、第二電気配線312の幅W2は、好ましくは300μm以下、より好ましくは200μm以下、更に好ましくは150μm以下である。
 同様の観点から、第一電気配線311の厚みT1は好ましくは0.01μm以上、より好ましくは0.02μm以上、更に好ましくは0.05μm以上、特に好ましくは0.1μm以上、そして、好ましくは100μm以下、より好ましくは10μm以下、更に好ましくは1μm以下、特に好ましくは0.5μm以下である。
 また、第二電気配線312の厚みT2は好ましくは0.01μm以上、より好ましくは0.02μm以上、更に好ましくは0.05μm以上、特に好ましくは0.1μm以上、そして、好ましくは100μm以下、より好ましくは10μm以下、更に好ましくは1μm以下、特に好ましくは0.5μm以下である。
 発熱抵抗体31の物理強度を十分に高める観点、及び発熱抵抗体31の抵抗値を十分に高めてデバイス10の消費電力を低下させる観点から、発熱抵抗体31の厚さは0.01μm以上100μm以下とすることが好ましく、0.02μm以上10μm以下とすることがより好ましく、0.05μm以上1μm以下、特に好ましくは0.1μm以上0.5μm以下とすることが更に好ましい。
 第一電気配線311、第二電気配線312、発熱抵抗体31、並びに後述する第一密着層41及び第二密着層42の厚さは、触針式段差計、電子顕微鏡又は光学式三次元測定器よって測定することができる。
 本発明者らは、発熱抵抗体31及びその周囲の熱容量を所定の値以下とすることによって、被検出対象ガス濃度の変化に応じた発熱抵抗体31の温度変化量を十分に高めることができるため、被測定ガス中の被検出対象ガス濃度の測定精度及び測定感度を高められることを見出した。詳細には、発熱抵抗体31及びステージ21の合計熱容量は3.2×10-2J/K以下であることが好ましく、2.2×10-2J/K以下であることがより好ましく、1.5×10-2J/K以下であることが更に好ましい。
 また、消費電力を低減する観点から、発熱抵抗体31及びステージ21の合計熱容量は1.0×10-10J/K以上であることが好ましく、1.0×10-9J/K以上であることがより好ましく、2.0×10-9J/K以上であることが更に好ましい。
 図1ないし図3に示すデバイス10は、既に説明したとおり、発熱抵抗体31を内部に含むステージ21と、ブリッジ22とからなるブリッジ構造体20と有する。本発明のガス濃度測定デバイスとして、かかる構造を有するデバイス10を採用することによって、発熱抵抗体31と平面視で重なる部分の熱容量を上述の範囲内に容易に制御することができる。
 発熱抵抗体31と平面視で重なる部分の熱容量を上述の範囲内に制御する観点及び十分な機械強度を確保する観点から、ステージ21の平面視における面積Sは3.6×10μm以下であることが好ましく、1×10μm以下であることがより好ましく、6.4×10μm以下であることが更に好ましい。
 また、被測定ガスとの熱伝達の効率を高める観点から、Sは100μm以上であることが好ましく、200μm以上であることがより好ましく、400μm以上であることが更に好ましい。
 同様の観点から、ステージ21が矩形である場合には、Sが上述の範囲内であることを条件として、ステージ21の一辺の長さは好ましくは10μm以上3000μm以下、より好ましくは12.5μm以上1000μm以下、更に好ましくは20μm以上800μm以下である。
 被測定ガスによる吸熱量を十分に確保して、被検出対象ガス濃度の測定精度及び感度を向上させる観点から、発熱抵抗体31及びステージ21の合計体積をVとしたとき、S/Vは0.0010μm-1以上であることが好ましく、0.00125μm-1以上であることがより好ましく、0.0016μm-1以上であることが更に好ましい。
 また、消費電力を低減させる観点から、S/Vは10μm-1以下であることが好ましく、7.0μm-1以下であることがより好ましく、5.0μm-1以下であることが更に好ましい。
 被検出対象ガス濃度の測定精度及び感度をより高める観点から、発熱抵抗体31はその抵抗値の温度依存性が高いことが好ましい。詳細には、発熱抵抗体31の25℃における抵抗温度係数αは、好ましくは100ppm/℃以上、より好ましくは500ppm/℃以上、更に好ましくは1000ppm/℃以上である。
 25℃における抵抗温度係数αが100ppm/℃以上である材料としては、白金、タングステン、銅、金、銀、モリブデン、アルミニウム及びタンタル並びにこれらの合金を挙げることができる。白金を含有する合金の例として、Pt-Nb、Pt-Rh、Pt-W等を挙げることができる。また、別の例として、白金族元素(白金、パラジウム、ロジウム、ルテニウム、イリジウム及びオスミウム)及び/又はこれらを含む合金と金属酸化物とのサーメットを挙げることができる。したがって、発熱抵抗体31はこれらの材料からなる群から選ばれる1種以上を含むことが好ましい。なかでも、高温環境における安定性の観点から、発熱抵抗体31は白金又は白金を含有する合金を含むことが特に好ましい。
 発熱抵抗体31と第三絶縁層123及び第四絶縁層124との密着性を高めて、デバイス10の耐久性を向上させる観点から、発熱抵抗体31の下面及び上面に接する位置には、それぞれ第一密着層41及び第二密着層42が配置されていることが好ましい。
 第一密着層41及び第二密着層42は、第一電気配線311、第二電気配線312、電源用パッド32及び電圧測定デバイス用パッド33の下面及び上面に接する位置にも配置されていてもよい。ただし、第二密着層42が導電性を有しない材料からなっている場合には、電源用パッド32及び電圧測定デバイス用パッド33の上面には第二密着層42が配置されていないことが好ましい。
 発熱抵抗体31と第三絶縁層123及び第四絶縁層124との密着性を十分に高める観点から、第一密着層41及び第二密着層42の厚さは、それぞれ独立に、好ましくは1nm以上200nm以下、より好ましくは2nm以上150nm以下、更に好ましくは10nm以上100nm以下である。
 図1及び3に示すとおり、電源用パッド32及び電圧測定デバイス用パッド33上に配置された第四絶縁層124は、その一部が除去されている。これに起因して、第二密着層42(第二密着層が存在しない実施形態においては、電源用パッド32及び電圧測定デバイス用パッド33の一部)が外部に露出している。
 上述のとおり、デバイス10はステージ21を囲繞する周縁部24を有する。周縁部24は、ステージ21から離間し、且つ両者がブリッジ22を介して連結されていることが好ましい。
 周縁部24は、好ましくは基板11及び該基板11の上下に形成された複数の絶縁層を含んでいる。詳細には、図3に示すとおり、基板11の上方に第一絶縁層121、第二絶縁層122、第三絶縁層123及び第四絶縁層124がこの順序で配置されている。また、基板11の下方には第五絶縁層125及び第六絶縁層126がこの順序で配置されている。
 デバイス10は、第五絶縁層125及び第六絶縁層126を有していてもよいし、有していなくてもよい。第五絶縁層125及び第六絶縁層126の有無によって、基板11に加えられる応力を調整することができる。
 平面視において、ブリッジ22の最小幅は5μm以上であることが好ましく、7.5μm以上であることがより好ましく、10μm以上であることが更に好ましく、20μm以上であることが一層好ましく、30μm以上であることが特に好ましい。ブリッジ22の最小幅を5μm以上に設定することによって、ブリッジ22の物理強度を十分に確保することができる。
 また、ブリッジ22の最小幅は1500μm以下であることが好ましく、450μm以下であることがより好ましく、300μm以下であることが更に好ましく、200μm以下であることが一層好ましい。ブリッジ22の最小幅を450μm以下に設定することによって、ステージ21からブリッジ22への熱伝導をより抑制することができ、これに起因して被検出対象ガス濃度の測定精度及び測定感度を向上させることができる。
 前記「ブリッジ22の最小幅」とは、デバイス10の平面視において、ブリッジ22の幅(ブリッジ22の長手方向に垂直な方向の長さ)が最小になる位置における当該幅のことをいう。
 次に、先に説明した各層の材料について説明する。
 基板11はシリコン(Si)を含むことが好ましい。
 基板11の上下に形成された複数の絶縁層は、入手のしやすさ、形成のしやすさ、及び化学的安定性の観点からケイ素(Si)化合物を含むことが好ましく、二酸化ケイ素(SiO)及び窒化ケイ素(SiN、xは0.100以上1.667以下の数である。)を含むことがより好ましい。より具体的には、第一絶縁層121、第三絶縁層123、第四絶縁層124及び第五絶縁層125がSiOからなり、第二絶縁層122及び第六絶縁層126がSiNからなっていることが好ましい。
 第一密着層41及び第二密着層42は、第三絶縁層123及び第四絶縁層124との密着性を高める観点から、タンタル(Ta)、チタン(Ti)、窒化チタン、酸化チタン、酸窒化チタン、酸化タンタル、ジルコニウム、酸化ジルコニウム、イットリウム、酸化イットリウム、タングステン、酸化タングステン、クロム、酸化クロム、ニッケル、酸化ニッケル、及びこれらの合金から選ばれる1種以上を含むことが好ましい。
 発熱抵抗体31の材料は既に説明したとおりである。第一電気配線311、第二電気配線312、電源用パッド32及び電圧測定デバイス用パッド33の材料としては、発熱抵抗体31の材料として上述したものを用いることができる。発熱抵抗体31、第一電気配線311、第二電気配線312、電源用パッド32及び電圧測定デバイス用パッド33はそれぞれ異なる材料からなっていてもよいし、同じ材料からなっていてもよい。簡易な製造を可能とし、製造コストを抑制する観点から、発熱抵抗体31、第一電気配線311、第二電気配線312、電源用パッド32及び電圧測定デバイス用パッド33はすべて同じ材料からなっていることが好ましい。
 図5ないし図7には、本発明の更に別の実施形態のデバイス10が示されている。以下では、本実施形態について、図1ないし図3に示す実施形態との相違点を主として説明する。本実施形態について特に説明をしなかった点については、図1ないし図3に示す実施形態についての説明が適宜適用される。
 図5、図6及び図7はそれぞれ図1、図2及び図3に対応する。図5、図6及び図7において、図1、図2及び図3と同じ部材については同じ符号が付されている。
 本実施形態のデバイス10は、図1ないし図3に示すデバイス10と異なり、第一絶縁層121、第二絶縁層122、及び第三絶縁層123がデバイス10の平面方向の全域にわたって配されている(図7)。また、第四絶縁層124についても、電源用パッド32が位置する部位を除いて、デバイス10の平面方向の全域にわたって配されている。本実施形態のデバイス10は、かかる構造を有していることに起因して、ブリッジ22及びブリッジ構造体20を有していない(図5及び図7)。
 すなわちデバイス10は、第一絶縁層121、第二絶縁層122、第三絶縁層123及び第四絶縁層124を備えたダイヤフラム23と、該ダイヤフラム23を取り囲む周縁部24とを有し、ダイヤフラム23の厚み方向のいずれかの位置に発熱抵抗体31が設けられてなるものである。ダイヤフラム23は薄膜体からなり、その厚さは先に述べたステージ21の厚さと同様とすることができる。ダイヤフラム23は矩形をしており、その一辺の長さは好ましくは100μm以上4500μm以下、より好ましくは150μm以上3000μm以下、更に好ましくは200μm以上1500μm以下である。尤も、ダイヤフラム23の形状は矩形に限定されるものではない。
 図6及び図7に示すとおり、本実施形態のデバイス10は、発熱抵抗体31と、該発熱抵抗体31及び電源用パッド32を接続する二本の第一電気配線311,311と、発熱抵抗体31及び電圧測定デバイス用パッド33を接続する二本の第二電気配線312,312とを有している。発熱抵抗体31は、少なくともステージ21と平面視で重なる部位が線条体からなっている。
 本実施形態において、発熱抵抗体31、第一電気配線311及び第二電気配線312の材質が同一の場合には、蛇行等により密集している部分を発熱抵抗体31と定義し、該発熱抵抗体31から外方に延びる部分を第一電気配線311又は第二電気配線312と定義する。発熱抵抗体31は、ダイヤフラム23の概ね中心部に位置している。
 図7に示すとおり、本実施形態においては、デバイス10の平面視における発熱抵抗体31の外縁を結ぶことによって得られる図形をKとしたとき、図形Kと平面視で重なる部分(ただし、発熱抵抗体31を除く。)を、デバイス10のステージ21と定義する。図7において、図形Kは破線で示されており、矩形形状を有する。
 上述したステージ21の定義から明らかなとおり、平面視において、周縁部24はステージ21から離間し且つステージ21を囲繞している。
 上述した「ステージ21の平面視における面積S」は、本実施形態では「図形Kの面積」と同義である。また、上述した「発熱抵抗体31及びステージ21の合計体積V」は、本実施形態では「図形Kと平面視で重なる部分の体積」と同義である。
 次に、上述したデバイス10を用いた、被測定ガス中の被検出対象ガス濃度の測定方法について説明する。
 デバイス10を用いて被測定ガス中の被検出対象ガス濃度を測定する際には、発熱抵抗体31に通電して、発熱抵抗体31を発熱させる。通電条件は、被測定ガス中の被検出対象ガス濃度と発熱抵抗体の抵抗値との間に良好な直線関係が成立する限りにおいて、特に限定されない。例えば、通電は定電力条件、すなわち被測定ガス中の被検出対象ガス濃度が変化しても、通電に起因する発熱抵抗体31からの発熱量が一定になる条件で実施することができる。これに代えて、通電は定電圧条件、すなわち被測定ガス中の被検出対象ガス濃度が変化しても、発熱抵抗体31に印加される電圧が一定になる条件で実施してもよいし、定電流条件、すなわち被測定ガス中の被検出対象ガス濃度が変化しても、発熱抵抗体31に流れる電流が一定になる条件で実施してもよい。
 ここでいう「定電力」とは、被検出対象ガス濃度の測定中において電力が厳密に一定であることを要しない。例えば、測定中において、電力の変化が1%以下、より好ましくは0.5%以下であれば、十分な精度で被検出対象ガス濃度を測定することができる。よって、被検出対象ガス濃度の測定中にこの程度の電力変化が生じた場合も、該測定は定電力条件にて実施されたものとみなすこととする。このことは、先に述べた「定電圧」及び「定電流」についても同様である。
 いずれの条件で通電した場合であっても、発熱抵抗体31の温度に依存して発熱抵抗体31の抵抗値が変化するので、その抵抗値に基づいて被検出対象ガス濃度を測定することができる。
 被測定ガスによる発熱抵抗体31からの吸熱を促進して、被検出対象ガス濃度の測定精度を一層高める観点から、被検出対象ガス濃度の測定中における発熱抵抗体31の温度を通電によって十分高めることが好ましい。詳細には、被測定ガス中の被検出対象濃度を測定する際には、発熱抵抗体31に通電することによって、発熱抵抗体31と被測定ガスとの温度差を好ましくは30℃以上、より好ましくは60℃以上、更に好ましくは100℃以上にすることが好ましい。
 また、発熱抵抗体31の熱による劣化を抑制する観点から、発熱抵抗体31と被測定ガスとの温度差は好ましくは800℃以下、より好ましくは750℃以下、更に好ましくは700℃以下である。
 被測定ガス中の被検出対象ガスとしては、酸素ガス、窒素ガス、アルゴンガス、水蒸気、ヘリウムガス、水素ガス、二酸化炭素ガス等を挙げることができる。なかでも特に好ましい被検出対象ガスは、酸素ガス、水蒸気又は二酸化炭素ガスである。
 ところで、被検出対象ガスが酸素ガスである場合、酸素ガスは熱伝導率が比較的低いため、酸素ガス濃度の変化に伴う発熱抵抗体31の温度変化が小さくなる。このことに起因して、従来の熱伝導式ガスセンサでは酸素ガス濃度の測定精度が低くなりやすいという課題があった。また、空気のように酸素ガスと窒素ガスとを含む被測定ガスを測定対象とする場合においては、酸素ガスと窒素ガスとの熱伝導率が近いため、従来の熱伝導式ガスセンサでは酸素ガス濃度を高精度で測定することは特に困難であった。
 これに対し、デバイス10においては、上述のとおり被検出対象ガス濃度の測定感度が十分に高められているため、被検出対象ガスが酸素ガスである場合であっても、その濃度を高精度で測定することができる。またデバイス10によれば、被測定ガスが酸素ガスと窒素ガスとを含む場合であっても高精度で酸素ガス濃度を測定することができる。
 上述したデバイス10の利点を活かす観点から、被測定ガス中の酸素ガス及び窒素ガスの合計含有量は、好ましくは0.00001体積%以上、より好ましくは0.0001体積%以上、更に好ましくは0.001体積%以上である。
 以上のとおり、デバイス10においては、被検出対象ガス感応性を有する部材として発熱抵抗体31のみを有していても、被測定ガス中の被検出対象ガス濃度を高精度で測定することが可能である。このように、デバイス10は比較的少数の部材から構成することができるので、より簡便に製造が可能である。
 本明細書において「被検出対象ガス感応性を有する部材」とは、被測定ガス中の被検出対象ガス濃度に応じて性質が変化する部材のことをいう。発熱抵抗体31は、通電された際に、被測定ガス中の被検出対象ガス濃度に応じて抵抗値を変化させるので、被検出対象ガス感応性を有する部材に該当する。
 被検出対象ガス感応性を有する部材の別の例として、正極と、負極と、それらの間に配された電解質とからなる電極部であって、被測定ガス中の被検出対象ガス濃度に応じて該電極部に流れる電流値が変化するものを挙げることができる。
 また、酸素ガス感応性を有する部材の例として、酸化スズ及び酸化亜鉛等の半導体、並びにチタン酸バリウム、チタン酸ジルコニウム及び酸化亜鉛等の圧電体を挙げることもできる。
 次に、本発明のガス濃度測定デバイスの好適な製造方法を説明する。図4(a)ないし(e)には、図1ないし図3に示すデバイス10の好ましい製造手順が示されている。本製造方法は、以下に示す工程をこの順で有する。
 1.基板11上に絶縁層を形成する工程
 2.絶縁層上に発熱抵抗体31を形成する工程
 3.発熱抵抗体31の側方及び上方に第四絶縁層124を形成する工程
 4.ブリッジ構造体20を形成する工程
1.基板11上に絶縁層を形成する工程
 まず、酸素又は水蒸気を含有する雰囲気下、基板11を700℃以上1400℃以下に加熱することで熱酸化し、基板11の表面にSiOからなる第一絶縁層121及び第五絶縁層125を形成する。次いで、後述する薄膜形成手段を用いて、SiNxからなる第二絶縁層122及び第六絶縁層126を第一絶縁層121及び第五絶縁層125の表面に形成する。
 薄膜形成手段としては、蒸着法、スパッタリング法及びイオンプレーティング法などの物理気相成長(PVD)法及び化学気相成長(CVD)法を用いることができる。なかでも、残留応力の調整が可能であるという観点、及び量産性の観点から、PECVD(プラズマ化学気相成長)法又はLP-CVD(減圧化学気相成長)法を用いて第二絶縁層122及び第六絶縁層126を形成することが好ましい。
 なお、図4(a)ないし(e)においては、第一絶縁層121、第二絶縁層122、第三絶縁層123、第五絶縁層125及び第六絶縁層126の図示を省略している。
 次いで、第二絶縁層122上に第三絶縁層123を形成する(図4(a))。第三絶縁層123は基板11上の全面に形成される。第三絶縁層123の形成には、上述した薄膜形成手段を用いることができる。なかでも、SiOからなる第三絶縁層123を形成する場合には、残留応力の調整が可能であるという観点、及び量産性の観点から、PECVD法を用いることが好ましい。
2.絶縁層上に発熱抵抗体31を形成する工程
 発熱抵抗体31の形成に先立ち、必要に応じて、第一密着層41を形成する。第一密着層41は、リフトオフ法によってパターニングして形成することができる。詳細には、まず第三絶縁層123上の全域にフォトレジストからなる層(図示せず)を設け、次いで露光及び現像を行い、第一密着層41の形状と相補形状をなすマスク(図示せず)をパターニングして形成する。次いで、該マスクよって第三絶縁層123を被覆した状態下に、薄膜形成手段によって第一密着層41を形成する。薄膜形成手段としては、量産性の観点から、スパッタリング法を用いることが特に好ましい。最後に、フォトレジストからなる層を除去することで、所望の形状を有する第一密着層41を得る。
 次いで、発熱抵抗体31を形成する(図4(b))。本製造方法においては、製造工程の簡略化のため、発熱抵抗体31、第一電気配線311、第二電気配線312、電源用パッド32及び電圧測定デバイス用パッド33を同時に形成する。発熱抵抗体31、第一電気配線311、第二電気配線312、電源用パッド32及び電圧測定デバイス用パッド33の形成においては、まず基板11上の全面に、上述した薄膜形成手段のいずれかを用いて発熱抵抗体31、第一電気配線311、第二電気配線312、電源用パッド32及び電圧測定デバイス用パッド33を形成し、その後にパターニングを行うことが好ましい。
 薄膜形成手段としては、量産性の観点から、スパッタリング法を用いることが特に好ましい。
 パターニング法としては、発熱抵抗体31の端部に生じるバリを抑制する観点から、ミリング法を用いることが特に好ましい。またミリング法に代えて、リフトオフ法を用いることもできる。リフトオフ法を用いる場合の発熱抵抗体31の形成方法は、第一密着層41の形成方法と同様であるため、ここでの説明を省略する。
 発熱抵抗体31を形成した後、必要に応じて、第二密着層42を形成する。第二密着層42は、第一密着層41と同様の方法によって形成することができる。
 なお、図4(b)においては、第一密着層41及び第二密着層42の図示が省略されている。
3.発熱抵抗体31の側方及び上方に第四絶縁層124を形成する工程
 発熱抵抗体31並びに必要に応じて第一密着層41及び第二密着層42を形成した後、第四絶縁層124を形成する。第四絶縁層124は、基板11上の全面に形成される(図4(c))。第四絶縁層124は、第三絶縁層123と同様の方法によって形成することができる。
 以上の工程によって、各絶縁層及び発熱抵抗体31を含む構造体40を得ることができる。
4.ブリッジ構造体20を形成する工程
 最初に、基板11よりも上方に位置する絶縁層である第一絶縁層121、第二絶縁層122、第三絶縁層123及び第四絶縁層124における不要箇所を除去する(図4(d))。ここでいう不要箇所とは、目的のデバイス10(図1)において、平面視でブリッジ構造体20又は周縁部24と重ならない箇所を指す。
 なお本工程においては、不要箇所の除去と並行して、電源用パッド32及び電圧測定デバイス用パッド33上に形成された第四絶縁層124の一部を除去し、電源用パッド32及び電圧測定デバイス用パッド33を外部に露出させることができる。本工程において電源用パッド32及び電圧測定デバイス用パッド33上に形成された第四絶縁層124の一部の除去のみを行う(すなわち、ブリッジ構造体20を形成しない)ことによって、図1ないし図3に示すデバイス10に代えて、図5ないし図7に示すデバイス10を製造することができる。
 不要箇所の除去は、ドライエッチング法及びウェットエッチング法等のエッチング法によって行うことができる。
 ドライエッチング法としては、フルオロカーボンやハロゲンガスを用いた反応性イオンエッチング(RIE)を用いることができる。ウェットエッチング法としては、フッ酸、硝酸、硫酸、リン酸等を用いた等方性エッチング、又はKOH(水酸化カリウム)、TMAH(水酸化テトラメチルアンモニウム)、EDP(エチレンジアミン・ピロカテコール)等のアルカリ溶液を用いた異方性エッチングを用いることができる。
 なかでも、構造体40のエッチングを防ぐ観点から、不要箇所の除去にはRIEを好ましく用いることができる。
 次いで、基板11よりも下方に位置する絶縁層である第五絶縁層125及び第六絶縁層126における不要箇所を除去し、その後に基板11における不要箇所を除去する(図4(e))。ここでいう不要箇所とは、平面視において周縁部24と重ならない箇所を指す。
 不要箇所を除去する方法は、基板11よりも上方に位置する絶縁層を除去する方法と同様とすることができる。
 特に、基板11よりも下方に位置する絶縁層における不要箇所を除去する方法としては、RIEを好ましく用いることができる。また基板11における不要箇所を除去する方法としては、SF(六フッ化硫黄)を用いたエッチングプロセスと、C(オクタフルオロシクロブタン)等のフルオロアルカン系のガスを用いたパッシベーションプロセスを交互に行う、深掘エッチング(DRIE)を好ましく用いることができる。
 以上、本発明のガス濃度測定デバイスをその好ましい実施形態に基づいて説明したが、本発明はかかる実施形態には制限されない。
 例えば、上述の実施形態においては、第一電気配線311が一対の第一ブリッジ22aに配され、第二電気配線312が一対の第二ブリッジ22bに配されていたが(図2を参照。)、これに代えて、第一電気配線311と第二電気配線312とが、同一の一対のブリッジに配されている実施形態(図示せず)を採用することもできる。このような実施形態としては、例えば、前記一対のブリッジを構成する二本のブリッジ22,22のそれぞれに、一本の第一電気配線311と、一本の第二電気配線312とが配されている実施形態を挙げることができる。またこれに代えて、一対のブリッジを構成する二本のブリッジ22,22の一方に二本の第一電気配線311,311が配され、他方に二本の第二電気配線312,312が配されている実施形態を挙げることもできる。いずれの実施形態においても、発熱抵抗体31を構成する線条体は、その各端部34,34が前記一対のブリッジに配された第一電気配線311を介して電源に接続されるようになされている。また線条体は、端部34,34において、又は端部34,34以外の二箇所の部位35,35において、一対のブリッジに配された第二電気配線312を介して電圧測定デバイスに接続されるようになされている。
 本実施形態においては、ブリッジは前記一対のブリッジを含む二本以上を備えていることが好ましく、二本のみを備えていることがより好ましい。
 本発明の上記の実施形態は、以下の技術思想を包含するものである。
〔1〕 通電によって熱を生じる発熱抵抗体と、
 前記発熱抵抗体を支持するステージと、
 平面視において前記ステージから離間し且つ前記ステージを囲繞する周縁部と、を備え、
 前記発熱抵抗体は、平面視において前記ステージと重なっており、
 前記発熱抵抗体の抵抗値に基づいて被測定ガス中の被検出対象ガス濃度を測定する、ガス濃度測定デバイスであって、
 前記発熱抵抗体は、平面視において前記ステージと重なっている部位が線条体からなり、
 前記線条体の各端部が、第一電気配線を介して電源に接続されるようになされており、
 前記線条体は、前記端部において、又は前記端部以外の二箇所の部位において、第二電気配線を介して電圧測定デバイスに接続されるようになされている、ガス濃度測定デバイス。
〔2〕 前記ステージの周縁から延出し且つ前記周縁部に連設されたブリッジを更に備え、
 前記ブリッジは、一対の第一ブリッジ及び一対の第二ブリッジを含む四本以上を備え、
 第一電気配線は一対の第一ブリッジに配され、
 第二電気配線は一対の第二ブリッジに配されている、請求項1に記載のガス濃度測定デバイス。
〔3〕 前記ステージの周縁から延出し且つ前記周縁部に連設されたブリッジを更に備え、
 前記ブリッジは、一対の第一ブリッジを含む二本以上を備え、
 第一電気配線は、一対の第一ブリッジに配されている、請求項1に記載のガス濃度測定デバイス。
〔4〕 第二電気配線の幅に対する第一電気配線の幅が1以上150以下である、〔1〕ないし〔3〕のいずれか一項に記載のガス濃度測定デバイス。
〔5〕 第一電気配線の幅が2μm以上300μm以下であり、
 第二電気配線の幅が2μm以上300μm以下である〔1〕ないし〔4〕のいずれか一項に記載のガス濃度測定デバイス。
〔6〕 第一電気配線の厚みが0.01μm以上100μm以下であり、
 第二電気配線の厚みが0.01μm以上100μm以下である、〔1〕ないし〔5〕のいずれか一項に記載のガス濃度測定デバイス。
〔7〕 平面視における前記ステージの面積が3.6×10μm以下である、〔1〕ないし〔6〕のいずれか一項に記載のガス濃度測定デバイス。
〔8〕 〔1〕ないし〔7〕のいずれか一項に記載のガス濃度測定デバイスを用いた、被測定ガス中の被検出対象ガス濃度の測定方法。
〔9〕 通電によって熱を生じる発熱抵抗体と、
 前記発熱抵抗体を支持するステージと、
 平面視において前記ステージから離間し且つ前記ステージを囲繞する周縁部と、
 前記ステージの周縁から延出し且つ前記周縁部に連設されたブリッジと、を備え、
 前記発熱抵抗体は、平面視において前記ステージと重なっており、
 前記発熱抵抗体の抵抗値に基づいて被測定ガス中の被検出対象ガス濃度を測定する、ガス濃度測定デバイスであって、
 前記ブリッジは、一対の第一ブリッジ及び一対の第二ブリッジを含む四本以上を備え、
 前記発熱抵抗体は、平面視において前記ステージと重なっている部位が線条体からなり、
 前記線条体の各端部が、一対の第一ブリッジに配された第一電気配線を介して電源に接続されるようになされており、
 前記線条体は、前記端部において、又は前記端部以外の二箇所の部位において、一対の第二ブリッジに配された第二電気配線を介して電圧測定デバイスに接続されるようになされている、ガス濃度測定デバイス。
〔10〕 通電によって熱を生じる発熱抵抗体と、
 前記発熱抵抗体を支持するステージと、
 平面視において前記ステージから離間し且つ前記ステージを囲繞する周縁部と、
 前記ステージの周縁から延出し且つ前記周縁部に連設されたブリッジと、を備え、
 前記発熱抵抗体は、平面視において前記ステージと重なっており、
 前記発熱抵抗体の抵抗値に基づいて被測定ガス中の被検出対象ガス濃度を測定する、ガス濃度測定デバイスであって、
 前記ブリッジは、一対の第一ブリッジを含む二本以上を備え、
 前記発熱抵抗体は、平面視において前記ステージと重なっている部位が線条体からなり、
 前記線条体の各端部が、一対の第一ブリッジに配された第一電気配線を介して電源に接続されるようになされており、
 前記線条体は、前記端部において、又は前記端部以外の二箇所の部位において、第二電気配線を介して電圧測定デバイスに接続されるようになされている、ガス濃度測定デバイス。
 以上、詳述したとおり本発明によれば、被検出対象ガス濃度の測定精度がより向上したガス濃度測定デバイスが提供される。

Claims (8)

  1.  通電によって熱を生じる発熱抵抗体と、
     前記発熱抵抗体を支持するステージと、
     平面視において前記ステージから離間し且つ前記ステージを囲繞する周縁部と、を備え、
     前記発熱抵抗体は、平面視において前記ステージと重なっており、
     前記発熱抵抗体の抵抗値に基づいて被測定ガス中の被検出対象ガス濃度を測定する、ガス濃度測定デバイスであって、
     前記発熱抵抗体は、平面視において前記ステージと重なっている部位が線条体からなり、
     前記線条体の各端部が、第一電気配線を介して電源に接続されるようになされており、
     前記線条体は、前記端部において、又は前記端部以外の二箇所の部位において、第二電気配線を介して電圧測定デバイスに接続されるようになされている、ガス濃度測定デバイス。
  2.  前記ステージの周縁から延出し且つ前記周縁部に連設されたブリッジを更に備え、
     前記ブリッジは、一対の第一ブリッジ及び一対の第二ブリッジを含む四本以上を備え、
     第一電気配線は一対の第一ブリッジに配され、
     第二電気配線は一対の第二ブリッジに配されている、請求項1に記載のガス濃度測定デバイス。
  3.  前記ステージの周縁から延出し且つ前記周縁部に連設されたブリッジを更に備え、
     前記ブリッジは、一対の第一ブリッジを含む二本以上を備え、
     第一電気配線は、一対の第一ブリッジに配されている、請求項1に記載のガス濃度測定デバイス。
  4.  第二電気配線の幅に対する第一電気配線の幅が1以上150以下である、請求項1ないし3のいずれか一項に記載のガス濃度測定デバイス。
  5.  第一電気配線の幅が2μm以上300μm以下であり、
     第二電気配線の幅が2μm以上300μm以下である、請求項1ないし3のいずれか一項に記載のガス濃度測定デバイス。
  6.  第一電気配線の厚みが0.01μm以上100μm以下であり、
     第二電気配線の厚みが0.01μm以上100μm以下である、請求項1ないし3のいずれか一項に記載のガス濃度測定デバイス。
  7.  平面視における前記ステージの面積が3.6×10μm以下である、請求項1ないし3のいずれか一項に記載のガス濃度測定デバイス。
  8.  請求項1ないし3のいずれか一項に記載のガス濃度測定デバイスを用いた、被測定ガス中の被検出対象ガス濃度の測定方法。
