Abstract

Description
本開示は、圧電デバイスおよびフィルタに関する。
特許文献1には、第1電極と第2電極の間に3層以上の圧電体層が設けられた薄膜共振子であって、各圧電体層における分極ベクトルが前記薄膜共振子に平行な面の法線に対して傾斜するように配向しており、各圧電体層における分極ベクトルの前記法線への射影が同方向であり、第1電極側から数えて奇数番目の圧電体層における分極ベクトルの前記面への射影が、第1電極側から数えて偶数番目の圧電体層における分極ベクトルの前記面への射影と逆方向である、ことを特徴とする薄膜共振子が開示されている。
特許文献1に係る薄膜共振子の各圧電体層は、厚みが等しい。そのため、電極に接する圧電体膜と、電極に接しない圧電体膜とで、変位の不均衡が生じることがある。この場合、特許文献1に係る薄膜共振子をフィルタに組み込んだときに、共振点近傍の不要波が通過帯域の近傍に発生する可能性がある。そのため、特許文献1に係る薄膜共振子に係る圧電層は、不要波を十分に抑制できない可能性があった。
本発明は、上述した課題を解決するものであり、不要波を抑制する圧電デバイスおよびフィルタを提供することを目的とする。

本発明によれば、不要波を抑制する圧電デバイスおよびフィルタを提供できる。
以下に、本開示の実施形態を図面に基づいて詳細に説明する。なお、この実施形態により本開示が限定されるものではない。なお、本開示に記載の各実施形態は、例示的なものであり、異なる実施形態間において、構成の部分的な置換または組み合わせが可能である変形例や第2実施形態以降では第1実施形態と共通の事柄についての記述を省略し、異なる点についてのみ説明する。特に、同様の構成による同様の作用効果については実施形態毎には逐次言及しない。また、本開示において、数値は四捨五入の範囲が含まれる。

図1は、第1実施形態に係る圧電デバイスの一例を示す模式的な平面図である。図2は、図1のII-II線に沿った模式的な断面図である。第1実施形態に係る圧電デバイス1は、支持部材10と、圧電層20と、上部電極31と、下部電極32とを備える。圧電デバイス1は、バルク波を利用する共振子、すなわちBAW(Bulk Acoustic Wave)素子である。第1実施形態では、圧電デバイス1は、例えば、圧電層20の厚み滑り振動または厚み縦振動を利用可能に構成されている圧電素子である。以下の説明において、圧電層20の厚み方向をZ0方向、Z0方向に直交する方向をX0方向、Z0方向およびX0方向に直交する方向をY0方向として説明する。すなわち、X0方向とY0方向とZ0方向とは、直交座標系をなす方向である。本開示において、Z0方向は「第1方向」の一例である。また、以下の説明では、Z0方向を上、Z0方向と反対方向を下として説明することがある。ここで、X0方向は、例えば図1に示すように、本実施形態に係る圧電デバイス1の辺方向に沿った方向である。なお、上部電極31および下部電極32の形状が矩形である場合、X0方向は、上部電極31および下部電極32の辺方向であってもよい。

(圧電層)
圧電層20は、Z0方向に厚みを有する平板状の層である。圧電層20は、上面20aと下面20bとを有する。上面20aおよび下面20bは、本開示の「圧電層の主面」の一例である。圧電層20の膜厚は、特に限られないが、1μm以下であることが好ましい。これにより、共振特性を良好なものとすることができる。
圧電層20は、Z0方向に厚みを有する平板状の層である。圧電層20は、上面20aと下面20bとを有する。上面20aおよび下面20bは、本開示の「圧電層の主面」の一例である。圧電層20の膜厚は、特に限られないが、1μm以下であることが好ましい。これにより、共振特性を良好なものとすることができる。
圧電層20は、複数の圧電体膜を含む積層体である。第1実施形態では、圧電層20は、複数の圧電体膜として、第1圧電体膜21と第2圧電体膜22と第3圧電体膜23とを備える。第1圧電体膜21と第2圧電体膜22と第3圧電体膜23とは、Z0方向に積層して積層体を形成している。第1圧電体膜21は、複数の圧電体膜のうち、上部電極31に最も近い圧電体膜である。すなわち、第1圧電体膜21は、複数の圧電体膜のうち、最も上側にある圧電体膜である。第2圧電体膜22は、複数の圧電体膜のうち、下部電極32に最も近い圧電体膜である。すなわち、第2圧電体膜22は、複数の圧電体膜のうち、最も下側にある圧電体膜である。第3圧電体膜23は、第1圧電体膜21と第2圧電体膜との間にある圧電体膜である。第1圧電体膜21は、第1主面21aと第2主面21bとを有する。第2圧電体膜22は、第3主面22aと第4主面22bとを有する。第3圧電体膜23は、第5主面23aと第6主面23bとを有する。図2の例では、第1圧電体膜21の第1主面21aが、圧電層20の上面20aに相当する。第2圧電体膜22の第4主面22bが、圧電層20の下面20bに相当する。また、第1圧電体膜21の第2主面21bと第3圧電体膜23の第5主面23aとが対向するように接合し、かつ、第3圧電体膜23の第6主面23bと第2圧電体膜22の第3主面22aとが対向するように接合することで積層体を形成している。第1圧電体膜21と第2圧電体膜22と第3圧電体膜23が積層体を形成することで、圧電層20の強度を向上できる。第1圧電体膜21と第2圧電体膜22と第3圧電体膜23の詳細は、後述する。
なお、圧電層には、後述する空間部13と連通する貫通孔が設けられてもよい。この場合、貫通孔は、Z0方向に平面視して空間部13と重なる位置に設けられる。貫通孔は、上部電極および下部電極を貫通していてもよく、上部電極および下部電極を貫通していなくてもよい。
(機能電極)
上部電極31は、圧電層20の上面20aに設けられる。下部電極32は、圧電層20の下面20bに設けられる。上部電極31および下部電極32は、本開示の「機能電極」の一例である。上部電極31および下部電極32は、アルミニウム(Al)、白金(Pt)、銅(Cu)、タングステン(W)、モリブデン(Mo)等の金属または合金からなる。なお、上部電極31および下部電極32は、異なる材料からなる2層以上の積層体であってもよく、チタン(Ti)、ニッケルクロム合金(NiCr)等からなる密着層を有していてもよい。
上部電極31は、圧電層20の上面20aに設けられる。下部電極32は、圧電層20の下面20bに設けられる。上部電極31および下部電極32は、本開示の「機能電極」の一例である。上部電極31および下部電極32は、アルミニウム(Al)、白金(Pt)、銅(Cu)、タングステン(W)、モリブデン(Mo)等の金属または合金からなる。なお、上部電極31および下部電極32は、異なる材料からなる2層以上の積層体であってもよく、チタン(Ti)、ニッケルクロム合金(NiCr)等からなる密着層を有していてもよい。
図1に示すように、上部電極31は、円形の主電極部31aと、主電極部31aからZ0方向に垂直な方向に延在する延在部31bとを有する。下部電極32は、円形の主電極部32aと、主電極部32aからZ0方向に垂直な方向に延在する延在部32bとを有する。Z0方向に平面視して、上部電極31の円形の主電極部31aと、下部電極32の円形の主電極部32aとは重畳している。換言すれば、圧電層20は、上部電極31の円形の主電極部31aと、下部電極32の円形の主電極部32aとによって挟持されている。これにより、上部電極31の円形の主電極部31aと下部電極32の円形の主電極部32aとの間の領域でバルク波が励振される。なお、上部電極31および下部電極32の形状は、あくまで一例であって、これに限られない。以下の説明において、Z0方向に平面視して、上部電極31と下部電極32とが重畳している領域を励振領域Cとして説明することがある。上部電極31と下部電極32の厚みについては後述する。
(支持部材)
支持部材10は、圧電層20の下面20bと対向して設けられる。第1実施形態では、支持部材10は、支持基板11と、中間層12とを備える。支持基板11は、シリコン(Si)、水晶等からなる基板である。中間層12は、支持基板11の圧電層20側に設けられる。中間層12は、酸化シリコン等の誘電体からなる。
支持部材10は、圧電層20の下面20bと対向して設けられる。第1実施形態では、支持部材10は、支持基板11と、中間層12とを備える。支持基板11は、シリコン(Si)、水晶等からなる基板である。中間層12は、支持基板11の圧電層20側に設けられる。中間層12は、酸化シリコン等の誘電体からなる。
支持部材10には、空間部13がある。図2の例では、空間部13は、中間層12の圧電層20側に設けられた凹部の内部の空間である。空間部13は、Z0方向に平面視して、励振領域と重畳するように設けられる。これにより、圧電デバイス1の駆動に伴うバルク波が空間部13によって反射される。図1の例では、Z0方向に平面視して空間部13と重なる領域は、円形であるが、単なる一例であって、例えば矩形等、他の形状であってもよい。
以下、第1圧電体膜21、第2圧電体膜22および第3圧電体膜23ならびに上部電極31および下部電極32の寸法について詳細に説明する。以下の説明では圧電層20に含まれる圧電体膜(第1圧電体膜21、第2圧電体膜22および第3圧電体膜23)を特に区別しないで説明する場合、単に「圧電体膜」として説明することがある。また、圧電層20に含まれる圧電体膜の全てを総称して「複数の圧電体膜」として説明することがある。また、本開示では、励振領域Cにおける圧電体膜の厚みとは、励振領域Cにおける圧電体膜のZ0方向の長さの平均を指す。
図2に示すように、励振領域Cにおける第3圧電体膜23の厚みd3は、励振領域Cにおける第1圧電体膜21の厚みd1および励振領域Cにおける第2圧電体膜22の厚みd2の少なくとも一方より大きく、両方より大きいことが好ましい。これにより、上部電極31による第1圧電体膜21の変位の不均衡または下部電極32による第2圧電体膜22の変位の不均衡を抑制でき、不要波を抑制できる。
複数の圧電体膜のそれぞれの変位方向は、Z0方向で隣接する他の圧電体膜の変位方向と異なる方向であり、反対方向であることが好ましい。ここで変位方向とは圧電デバイスが利用する振動モードの方向を指す。図2の例では、圧電デバイス1は、厚み滑り振動を利用する圧電デバイスであり、第1圧電体膜21の変位方向DP1と第3圧電体膜23の変位方向DP3とが反対方向であり、第3圧電体膜23の変位方向DP3と第2圧電体膜22の変位方向DP2とが反対方向である。以下の説明では、圧電体膜が有する変位方向のうち一方向を第1の変位方向とし、第1の変位方向と異なる方向を第2の変位方向として説明する。第1実施形態では、複数の圧電体膜は第1の変位方向または第2の変位方向を有する。換言すれば、第1実施形態に係る圧電層20では、第1の変位方向を有する圧電体膜と第2の変位方向を有する圧電体膜とが交互に積層している。図2の例では、変位方向DP1および変位方向DP2が同じであり、第1の変位方向に相当する。また、図2の例では、変位方向DP3は変位方向DP1、DP2と異なる方向であり、第2の変位方向に相当する。すなわち、図2の例では、第1の変位方向と第2の変位方向とは反対方向である。なお、圧電体膜の変位方向は、Z0方向に沿った圧電層20の断面に対するX線回折測定で測定できる。より詳しくは、X線回折測定で圧電体膜の結晶軸の方向を測定し、測定した結晶軸の方向に基づき、圧電デバイスが利用する振動モードと同じ振動モードの方向を圧電体膜ごとに判断する。これにより、圧電体膜ごとの当該振動モードの方向を変位方向として測定できる。なお、第1実施形態に係る圧電デバイスは、厚み縦振動を利用する圧電デバイスであり、第1圧電体膜21、第2圧電体膜22および第3圧電体膜23の変位方向は、Z0方向に平行な方向であってもよい。
複数の圧電体膜は、同じ材料からなる。ここで、同じ材料からなるとは、同じ実験式で表される物質からなることを指す。複数の圧電体膜は、ニオブ酸リチウム(LiNbO3)またはタンタル酸リチウム(LiTaO3)の単結晶からなる。以下、圧電体膜の結晶方向について詳しく説明する。以下の説明において「圧電体」とは、圧電体膜を構成する圧電体を指し、第1実施形態ではニオブ酸リチウム(LiNbO3)またはタンタル酸リチウム(LiTaO3)を指す。
ニオブ酸リチウム(LiNbO3)およびタンタル酸リチウム(LiTaO3)は三方晶系の結晶構造を有し、結晶軸としてa軸とc軸とを有する。ここで、圧電体の結晶のa軸およびc軸の方向は、Z0方向に沿った圧電層20の断面に対するX線回折測定により決定できる。以下の説明においては、圧電体の結晶軸について、a軸をx軸、c軸をz軸、a軸およびc軸に直交する方向のうちx軸およびz軸と右手系をなす軸をy軸として説明することがある。すなわち、x軸方向と、y軸方向と、z軸方向とは互いに直交する方向であり、直交座標系をなす方向である。
本開示において、圧電体膜の圧電体のオイラー角が(α,β,γ)であるとは、圧電体の結晶軸の方向(x軸方向、y軸方向、z軸方向)が「x軸方向、y軸方向、z軸方向を下記の手順(A)、手順(B)、手順(C)の順で回転移動させた軸の方向(x'''軸方向、y'''軸方向、z'''軸方向)のそれぞれが、空間座標軸の方向(X0方向、Y0方向、Z0方向)と同じ方向となる」という条件を満たす方向であることを指す。すなわち、圧電体膜の上面(Z0方向側の面)は、当該z'''軸を法線とし、かつx'''軸を含む面となる。ところで、「弾性波素子技術ハンドブック」(日本学術振興会弾性波素子技術第150委員会編集、第1版第1刷、平成3年11月30日発行、オーム社、549頁)に記載の右手系のオイラー角の定義が記載されている。本開示には、当該文献に記載の右手系のオイラー角の定義が援用され、本開示のX0方向は、当該文献に記載の表面弾性波フィルタの表面波の伝搬方向に相当する。 (A)当該z軸を回転軸として、当該z軸方向から見て反時計回りにx軸を回転角αで回転させる。これにより、回転後の軸としてx'軸、y'軸、z'軸が定義される。ここで、z軸は回転しないため、z'軸はz軸と同じ方向である。 (B)当該x'軸を回転軸として、当該x'軸方向から見て反時計回りにz'軸を回転角βで回転させる。これにより、回転後の軸としてx''軸、y''軸、z''軸が定義される。ここで、x'軸は回転しないため、x''軸はx'軸と同じ方向である。 (C)当該z''軸を回転軸として、当該z''軸方向から見て反時計回りにx''軸を回転角γで回転させる。これにより、回転後の軸としてx'''軸、y'''軸、z'''軸が定義される。ここで、z''軸は回転しないため、z'''軸はz''軸と同じ方向である。
以下の説明では、x軸からx'軸の回転角αをオイラー角の第1成分、z'軸からz''軸の回転角βをオイラー角の第2成分、x''軸からx'''軸の回転角γをオイラー角の第3成分と説明することがある。本開示では、オイラー角の第1成分について、z軸方向から見て反時計回りを正、z軸方向から見て時計回りを負として説明する。同様に、オイラー角の第2成分について、x'軸方向から見て反時計回りを正、x'軸方向から見て時計回りを負として説明する。同様に、オイラー角の第3成分について、z''軸方向から見て反時計回りを正、z''軸方向から見て時計回りを負として説明する。
以下の説明において、第1の変位方向を有する圧電体膜の圧電体(LiNbO3またはLiTaO3)のオイラー角を(φ1,θ1,ψ1)として表す。また、第2の変位方向を有する圧電体膜の圧電体(LiNbO3またはLiTaO3)のオイラー角を(φ2,θ2,ψ2)として表す。また、第1圧電体膜21の圧電体(LiNbO3またはLiTaO3)の結晶のx軸方向(a軸方向)、y軸方向、z軸方向(c軸方向)をそれぞれ、X1方向、Y1方向、Z1方向として表す。ここで、X1方向と、Y1方向と、Z1方向とは、互いに直交する方向である。同様に、第2圧電体膜22の圧電体(LiNbO3またはLiTaO3)の結晶のx軸方向(a軸方向)、y軸方向、z軸方向(c軸方向)をそれぞれ、X2方向、Y2方向、Z2方向として表す。ここで、X2方向と、Y2方向と、Z2方向とは、互いに直交する方向である。
上述したように、複数の圧電体膜は、回転Yカットのニオブ酸リチウムまたはタンタル酸リチウムの単結晶からなる。回転Yカットとは、圧電体膜の圧電体のオイラー角の第1成分φ1,φ2が-3°以上+3°以下であることを指す。圧電体膜の圧電体のオイラー角の第1成分φ1,φ2は、0°であることが好ましい。これにより、共振特性を向上できる。
圧電デバイスが厚み縦振動モードを利用する圧電デバイスであり、圧電体膜がニオブ酸リチウムの単結晶からなる場合、θ1は123°以上129°以下であることが好ましく、126°であることがより好ましい。θ1がこの範囲である場合、θ2は303°以上309°以下であることが好ましく、306°であることがより好ましい。これにより、厚み縦振動モードの不要波を抑制できる。θ2がこの範囲である場合、ψ1は任意の値であってよく、ψ2はψ1-3°≦ψ2≦ψ1+3°を満たすことが好ましく、ψ2=ψ1を満たすことがより好ましい。これにより、第1の変位方向が第2の変位方向と反対方向となるので、厚み滑り振動モードの不要波をさらに抑制できる。なお、厚み縦振動モードにおける不要波の抑制のみを考慮する場合は、ψ2は任意の値であってよい。
圧電デバイスが厚み滑り振動を利用する圧電デバイスであり、圧電体膜がニオブ酸リチウムの単結晶からなる場合、θ1は250°以上256°以下であることが好ましく、253°であることがより好ましい。θ1がこの範囲である場合、θ2は70°以上76°以下であることが好ましく、73°であることがより好ましい。θ2がこの範囲である場合、ψ1は任意の値であってよく、ψ2はψ1-3°≦ψ2≦ψ1+3°を満たすことが好ましく、ψ2=ψ1を満たすことがより好ましい。これにより、第1の変位方向が第2の変位方向と反対方向となるので、不要波を抑制できる。
圧電デバイスが厚み滑り振動を利用する圧電デバイスであり、圧電体膜がタンタル酸リチウムの単結晶からなる場合、θ1は70.5°以上76.5°以下であることが好ましく、73.5°であることがより好ましい。θ1がこの範囲である場合、θ2は250.5°以上256.5°以下であることが好ましく、250.5°であることがより好ましい。θ2がこの範囲である場合、ψ1は任意の値であってよく、ψ2はψ1-3°≦ψ2≦ψ1+3°を満たすことが好ましく、ψ2=ψ1を満たすことがより好ましい。これにより、第1の変位方向が第2の変位方向と反対方向となるので、不要波を抑制できる。
複数の圧電体膜のそれぞれの分極方向は、Z0方向で隣接する他の圧電体膜の分極方向と異なる方向である。図2の例では、第3圧電体膜23の分極方向は第1圧電体膜21の分極方向と異なる方向であり、第2圧電体膜22の分極方向は第3圧電体膜23の分極方向と異なる方向である。本開示において、分極方向とは、自発分極の方向を指す。圧電体膜の自発分極の方向は、SPM(Scanning Probe Microscopy)で観察することができる。具体的には、圧電層20のZ0方向に沿った断面をPRM(Piezo Response Microscope)の観察像で、自発分極の方向が異なる領域が異なる色を示す領域として現れる。これにより、各圧電体膜の分極方向を測定できる。
第1実施形態では、第1の変位方向を有する圧電体膜の分極方向はZ1方向であり、第2の変位方向を有する圧電体膜の分極方向はZ2方向である。Z1方向とZ2方向とは、Z0方向に平面視して互いに反対方向となっている。これにより、圧電デバイス1の共振特性を向上でき、不要波を抑制できる。
第1実施形態では、励振領域Cにおける上部電極31の材料および厚みのそれぞれは、励振領域Cにおける下部電極32の材料および厚みと同じである。換言すれば、主電極部31aの材料は主電極部32aの材料と同じであり、主電極部31aの厚みは主電極部32aの厚みと同じである。この場合、励振領域Cにおける第1圧電体膜21の厚みd1は、励振領域Cにおける第2圧電体膜22の厚みd2と等しくすることが好ましい。これにより、上部電極31による第1圧電体膜21の変位の不均衡および下部電極32による第2圧電体膜22の変位の不均衡を抑制でき、不要波を抑制できる。
なお、励振領域Cにおける上部電極31の材料は、励振領域Cにおける下部電極32の材料と異なっていてもよく、励振領域Cにおける上部電極31の厚みは、励振領域Cにおける下部電極32の厚みと異なっていてもよい。この場合、励振領域Cにおける第1圧電体膜21の厚みd1は、励振領域Cにおける第2圧電体膜22の厚みd2と異ならせることが好ましい。これにより、上部電極31による第1圧電体膜21の変位の不均衡および下部電極32による第2圧電体膜22の変位の不均衡を抑制でき、不要波を抑制できる。
以上、第1実施形態に係る圧電デバイスの一例について説明したが、第1実施形態に係る圧電デバイスは、上記で説明したものに限られない。
例えば、第1圧電体膜21と第2圧電体膜22との間に、例えば酸化ケイ素(SiO2)からなる層や接着層等、第1圧電体膜21および第2圧電体膜22と異なる層が設けられてもよい。
例えば、上部電極31および下部電極32は、Z0方向に平面視して、長手方向を有する矩形であってもよい。この場合、圧電デバイスが厚み滑り振動を利用する圧電デバイスである場合、上部電極31および下部電極32の長手方向は、圧電デバイス1が利用する波であるメイン波の滑り方向に平行な方向であってもよく、直交する方向であってもよい。
例えば、圧電層20の上面20aまたは下面20bに、Z0方向に平面視して、上部電極31および下部電極32を囲む、枠状の電極がさらに設けられてもよい。
例えば、支持部材10には、空間部13に代えて、音響多層膜が設けられてもよい。音響多層膜は、音響インピーダンスが相対的に低い低音響インピーダンス層と、音響インピーダンスが相対的に高い高音響インピーダンス層との積層構造を有する。低音響インピーダンス層は、例えばSiO2、SiOC、ポリマーなどの誘電体膜やAlなどの金属層である。高音響インピーダンス層は、例えばW、Pt、Mo等の金属層や、酸化タンタル、酸化タングステン、窒化アルミニウム等の誘電体層である。音響多層膜を用いた場合、空間部13を用いずとも、バルク波を圧電層20内に閉じ込めることができる。
例えば、圧電デバイスは、厚み滑りモードまたは厚み縦モード以外のモードを利用するものであってもよい。圧電デバイスが滑りモードまたは厚み縦モード以外のモードを励振する材料である場合、圧電体膜の変位方向を、上記で説明した第1の変位方向または第2の変位方向と同様とすることができる。
例えば、上記の例では、第1圧電体膜および第2圧電体膜が第1の変位方向を有し、第3圧電体膜が第2の変位方向を有するとして説明したが、これに限られず、第1圧電体膜および第2圧電体膜が第2の変位方向を有し、第3圧電体膜が第1の変位方向を有していてもよい。すなわち、第1圧電体膜および第2圧電体膜の圧電体のオイラー角が(φ2,θ2,ψ2)で、かつ第3圧電体膜の圧電体のオイラー角が(φ1,θ1,ψ1)であってもよい。
以上説明したように、第1実施形態に係る圧電デバイス1は、第1方向(Z0方向)に厚みを有し、第1方向の一方側の面である上面20aと、第1方向の他方側の面である下面20bとを有する圧電層20と、圧電層20の下面20b側に設けられる支持部材10と、圧電層20の上面20a側に設けられる上部電極31と、圧電層20の下面20b側に設けられる下部電極32と、を備える。圧電層20は、第1方向に積層され、同じ材料からなる複数の圧電体膜を含む。複数の圧電体膜は、複数の圧電体膜のうち、上部電極31に最も近い第1圧電体膜21と、複数の圧電体膜のうち、下部電極32に最も近い第2圧電体膜22と、第1圧電体膜21と第2圧電体膜22の間にある第3圧電体膜23とを有する。複数の圧電体膜のそれぞれの変位方向は、第1方向で隣接する他の圧電体膜の変位方向と異なる方向である。第1方向から平面視して上部電極31と下部電極32とが重畳する領域を励振領域Cとした場合、励振領域Cにおける第3圧電体膜23の厚みは、励振領域Cにおける第1圧電体膜21の厚みおよび励振領域Cにおける第2圧電体膜22の厚みの少なくとも一方より大きい。これにより、上部電極31による第1圧電体膜21の変位の不均衡または下部電極32による第2圧電体膜22の変位の不均衡を抑制でき、不要波を抑制できる。
望ましい態様として、複数の圧電体膜のそれぞれの変位方向は、第1方向で隣接する他の圧電体膜の変位方向と反対方向である。これにより、複数の圧電体膜の変位の不均衡をより抑制できるので、不要波をより抑制できる。
望ましい態様として、複数の圧電体膜は、ニオブ酸リチウムまたはタンタル酸リチウムの単結晶からなる。これにより、良好な共振特性が得られる。
望ましい態様として、複数の圧電体膜は、回転Yカットのニオブ酸リチウムの単結晶からなる。これにより、良好な共振特性が得られる。
より望ましい態様として、第1実施形態に係る圧電デバイス1は、厚み縦振動モードを利用する圧電デバイスである。圧電体膜は、変位方向として第1の変位方向または第1の変位方向と異なる方向である第2の変位方向を有する。第1の変位方向を有する圧電体膜のニオブ酸リチウムのオイラー角を(φ1,θ1,ψ1)とした場合、φ1は-3°以上3°以下であり、θ1は123°以上129°以下であり、ψ1は任意の値である。第2の変位方向を有する圧電体膜のニオブ酸リチウムのオイラー角を(φ2,θ2,ψ2)とした場合、φ2は-3°以上3°以下であり、θ2は303°以上309°以下であり、ψ2は任意の値である。これにより、複数の圧電体膜の変位の不均衡を抑制できるので、不要波をより抑制できる。
より望ましい態様として、第1実施形態に係る圧電デバイス1は、厚み縦振動モードを利用する圧電デバイスである。圧電体膜は、変位方向として第1の変位方向または第1の変位方向と異なる方向である第2の変位方向を有する。第1の変位方向を有する圧電体膜のニオブ酸リチウムのオイラー角を(φ1,θ1,ψ1)とした場合、φ1は-3°以上3°以下であり、θ1は123°以上129°以下であり、ψ1は任意の値である。第2の変位方向を有する圧電体膜のニオブ酸リチウムのオイラー角を(φ2,θ2,ψ2)とした場合、φ2は-3°以上3°以下であり、θ2は303°以上309°以下であり、ψ1-3°≦ψ2≦ψ1+3°を満たす。これにより、複数の圧電体膜の変位の不均衡を抑制できるので、不要波をより抑制できる。

より望ましい態様として、第1実施形態に係る圧電デバイス1は、厚み滑り振動モードを利用する圧電デバイスである。圧電体膜は、変位方向として第1の変位方向または第1の変位方向と異なる方向である第2の変位方向を有する。第1の変位方向を有する圧電体膜のタンタル酸リチウムのオイラー角を(φ1,θ1,ψ1)とした場合、φ1は-3°以上3°以下であり、θ1は70.5°以上76.5°以下であり、ψ1は任意の値である。第2の変位方向を有する圧電体膜のタンタル酸リチウムのオイラー角を(φ2,θ2,ψ2)とした場合、φ2は-3°以上3°以下であり、θ2は250.5°以上256.5°以下であり、ψ1-3°≦ψ2≦ψ1+3°を満たす。これにより、複数の圧電体膜の変位の不均衡を抑制できるので、不要波をより抑制できる。
望ましい態様として、複数の圧電体膜のそれぞれの分極方向は、第1方向で隣接する他の圧電体膜の分極方向と異なる方向である。これにより、不要波をより抑制できる。
望ましい態様として、励振領域Cにおける上部電極31の材料は、励振領域Cにおける下部電極32の材料と同じである。励振領域Cにおける上部電極31の厚みは、励振領域Cにおける下部電極32の厚みと等しい。励振領域Cにおける第1圧電体膜21の厚みは、励振領域Cにおける第2圧電体膜22の厚みと等しい。これにより、上部電極31に起因する第1圧電体膜21の変位の不均衡と下部電極32に起因する第2圧電体膜22の変位の不均衡とをより抑制できるので、不要波をより抑制できる。
望ましい態様として、励振領域Cにおける上部電極31の材料は、励振領域Cにおける下部電極32の材料と異なる。励振領域Cにおける第1圧電体膜21の厚みは、励振領域Cにおける第2圧電体膜22の厚みと異なる。これにより、上部電極31に起因する第1圧電体膜21の変位の不均衡と下部電極32に起因する第2圧電体膜22の変位の不均衡とをより抑制できるので、不要波をより抑制できる。
望ましい態様として、励振領域Cにおける上部電極31の厚みは、励振領域Cにおける下部電極32の厚みと異なる。励振領域Cにおける第1圧電体膜21の厚みは、励振領域Cにおける第2圧電体膜22の厚みと異なる。これにより、上部電極31に起因する第1圧電体膜21の変位の不均衡と下部電極32に起因する第2圧電体膜22の変位の不均衡とをより抑制できるので、不要波をより抑制できる。
また、第1実施形態に係る圧電デバイス1は、第1方向に厚みを有し、第1方向の一方側の面である上面20aと、第1方向の他方側の面である下面20bとを有する圧電層20と、圧電層20の下面20b側に設けられる支持部材10と、圧電層20の上面20a側に設けられる上部電極31と、圧電層20の下面20b側に設けられる下部電極32と、を備える。圧電層20は、第1方向に積層されている複数の圧電体膜を含む。複数の圧電体膜は、複数の圧電体膜のうち、上部電極31に最も近い第1圧電体膜21と、複数の圧電体膜のうち、下部電極32に最も近い第2圧電体膜22と、第1圧電体膜21と第2圧電体膜22の間にある第3圧電体膜23とを有する。複数の圧電体膜のそれぞれの分極方向は、第1方向で隣接する他の圧電体膜の分極方向と異なる方向である。第1方向から平面視して上部電極31と下部電極32とが重畳する領域を励振領域Cとした場合、励振領域Cにおける第3圧電体膜23の厚みは、励振領域Cにおける第1圧電体膜21の厚みおよび励振領域Cにおける第2圧電体膜22の厚みの少なくとも一方より大きい。これにより、上部電極31に起因する第1圧電体膜21の変位の不均衡と下部電極32に起因する第2圧電体膜22の変位の不均衡とを抑制できるので、不要波を抑制できる。
(第2実施形態)
図3は、第2実施形態に係る圧電デバイスの断面図である。第2実施形態に係る圧電デバイス1Aは、第3圧電体膜23と第2圧電体膜22の間にある第4圧電体膜24をさらに含む点で第1実施形態に係る圧電デバイス1と異なる。

第2実施形態では、圧電層20Aは、複数の圧電体膜として、第1圧電体膜21と第2圧電体膜22と第3圧電体膜23と第4圧電体膜24とを備える。第1圧電体膜21と第2圧電体膜22と第3圧電体膜23と第4圧電体膜24とは、Z0方向に積層して積層体を形成している。第4圧電体膜24は、第1圧電体膜21と第2圧電体膜22との間にある圧電体膜である。図3の例では、第4圧電体膜24は、第3圧電体膜23と第2圧電体膜22との間にある。第4圧電体膜24は、第7主面24aと第8主面24bとを有する。図3の例では、第3圧電体膜23の第6主面23bと第4圧電体膜24の第7主面24aとが対向し、第4圧電体膜24の第8主面24bと第2圧電体膜22の第3主面22aとが対向するように接合することで積層体を形成している。第1圧電体膜21と第2圧電体膜22と第3圧電体膜23と第4圧電体膜24が積層体を形成することで、圧電層20Aの強度を向上できる。
図3の例では、圧電デバイス1Aは、厚み滑り振動を利用する圧電デバイスであり、第1圧電体膜21の変位方向DP1と第3圧電体膜23の変位方向DP3とが反対方向であり、第3圧電体膜23の変位方向DP3と第4圧電体膜24の変位方向DP4とが反対方向であり、第4圧電体膜24の変位方向DP4と第2圧電体膜22の変位方向DP2とが反対方向である。すなわち、変位方向DP1および変位方向DP4が同じ方向であって第1の変位方向に相当し、変位方向DP3および変位方向DP2が同じ方向であって第2の変位方向に相当する。なお、図3に係る圧電デバイス1は、厚み滑り振動を利用する圧電デバイスであり、第1圧電体膜21、第2圧電体膜22、第3圧電体膜23および第4圧電体膜24の変位方向は、Z0方向に垂直な方向であるが、一例であってこれに限られない。例えば、第2実施形態に係る圧電デバイスは、厚み縦振動を利用する圧電デバイスであり、第1圧電体膜21、第2圧電体膜22、第3圧電体膜23および第4圧電体膜24の変位方向は、Z0方向に平行な方向であってもよい。
図3の例では、第3圧電体膜23の分極方向は第1圧電体膜21の分極方向と異なる方向であり、第4圧電体膜24の分極方向は第3圧電体膜23の分極方向と異なる方向であり、第2圧電体膜22の分極方向は第4圧電体膜24の分極方向と異なる方向である。これにより、圧電デバイス1Aの共振特性を向上でき、不要波を抑制できる。
第2実施形態では、励振領域Cにおける第4圧電体膜24の厚みd4は、励振領域Cにおける第3圧電体膜23の厚みd3と等しくすることが好ましい。これにより、圧電体膜同士の変位の不均衡をより抑制できるので、不要波をより抑制できる。
以上、第2実施形態に係る圧電デバイスの一例について説明したが、第2実施形態に係る圧電デバイスは、上記で説明したものに限られない。例えば、上記の例では、第1圧電体膜および第4圧電体膜が第1の変位方向を有し、第3圧電体膜および第2圧電体膜が第2の変位方向を有するとして説明したが、これに限られず、第1圧電体膜および第4圧電体膜が第2の変位方向を有し、第3圧電体膜および第2圧電体膜が第1の変位方向を有していてもよい。すなわち、第1圧電体膜および第4圧電体膜の圧電体のオイラー角が(φ2,θ2,ψ2)で、かつ第3圧電体膜および第2圧電体膜の圧電体のオイラー角が(φ1,θ1,ψ1)であってもよい。
以上説明したように、第2実施形態に係る圧電デバイス1Aでは、複数の圧電体膜は、第1圧電体膜21と第2圧電体膜22の間にある第4圧電体膜24をさらに含む。励振領域Cにおける第4圧電体膜24の厚みd4は、励振領域Cにおける第3圧電体膜23の厚みd3と等しい。これにより、圧電体膜同士の変位の不均衡をより抑制できるので、不要波をより抑制できる。
(第3実施形態)
図4は、第3実施形態に係るフィルタの一例を示す回路図である。第3実施形態に係るフィルタは、第1実施形態または第2実施形態に係る圧電デバイスを含むフィルタFである。図4に示すように、フィルタFは、入力端子INから出力端子OUTまでの信号経路(以下送信経路)に、直列に挿入された直列腕共振子と、送信経路上のノードとグランドGNDとの間の経路に挿入された並列腕共振子と、を含む、いわゆるラダー型フィルタとなっている。図4において、直列腕共振子は、共振子S1~S5である。並列腕共振子は、共振子P1~P4である。共振子S1~S5は、一方の端子が入力端子INと電気的に接続され、他方の端子が出力端子OUTと電気的に接続される。ここで、共振子S1~S5は、互いに電気的に直列に接続される。共振子P1の一方の端子は、共振子S1と共振子S2とを結ぶ配線に電気的に接続される。共振子P2の一方の端子は、共振子S2と共振子S3とを結ぶ配線に電気的に接続される。共振子P3の一方の端子は、共振子S3と共振子S4とを結ぶ配線に電気的に接続される。共振子P4の一方の端子は、共振子S4と共振子S5とを結ぶ配線に電気的に接続される。共振子P1~P4の他方の端子は、グランドGNDと電気的に接続される。

試験例4-1は比較例である。試験例4-1に係る圧電デバイスは、振動モードとして厚み滑り振動モードを利用する圧電デバイスである。試験例4-1では、圧電層は、回転YカットのLiNbO3の単結晶からなる4層の圧電体膜(第1圧電体膜、第2圧電体膜、第3圧電体膜、第4圧電体膜)を、第1圧電体膜、第3圧電体膜、第4圧電体膜、第2圧電体膜の順に積層した積層体とした。すなわち、試験例4-1に係る圧電デバイスは、第2実施形態に係る圧電デバイスである。機能電極は、厚み30nmの白金(Pt)箔とした。ここで、第1圧電体膜および第4圧電体膜のLiNbO3のオイラー角を(0°,253°,0°)とし、第3圧電体膜および第2圧電体膜のLiNbO3のオイラー角を(0°,73°,0°)として、圧電体膜の変位方向を、Z0方向で隣接する他の圧電体膜の変位方向と反対方向になるようにした。また、圧電体膜の厚みはそれぞれ表1に示すものとし、複数の圧電体膜を同じ厚みとした。以上の設定として、試験例4-1に係る圧電デバイスについて、シミュレーションを行い、共振特性を求めた。

図5は、試験例1-1に係る圧電デバイスの共振特性を示す図である。図6は、試験例1-2に係る圧電デバイスの共振特性を示す図である。図7は、試験例1-3に係る圧電デバイスの共振特性を示す図である。図8は、試験例1-4に係る圧電デバイスの共振特性を示す図である。図5から図8に示すように、第3圧電体膜の厚みd3を第1圧電体膜の厚みd1および第2圧電体膜の厚みd2より大きくした試験例1-2から試験例1-4では、圧電体膜の厚みを同じにした試験例1-1と比べ、不要波Sが抑制されていることが分かる。したがって、第3圧電体膜の厚みd3を第1圧電体膜の厚みd1および第2圧電体膜の厚みd2より大きくすることによって、不要波を抑制できることが分かる。また、図7に示すように、試験例1-3では、不要波が完全に消失している。したがって、第1圧電体膜の厚みd1および第2圧電体膜の厚みd2に対する第3圧電体膜の厚みd3を調整することで、不要波を消失させることができることが分かる。
図9は、試験例2-1に係る圧電デバイスの共振特性を示す図である。図10は、試験例2-2に係る圧電デバイスの共振特性を示す図である。図11は、試験例2-3に係る圧電デバイスの共振特性を示す図である。図12は、試験例2-4に係る圧電デバイスの共振特性を示す図である。図9から図12に示すように、第3圧電体膜の厚みd3および第4圧電体膜の厚みd4を第1圧電体膜の厚みd1および第2圧電体膜の厚みd2より大きくした試験例2-2から試験例2-4では、圧電体膜の厚みを同じにした試験例2-1と比べ、不要波Sが抑制されていることが分かる。したがって、第3圧電体膜の厚みd3を第1圧電体膜の厚みd1および第2圧電体膜の厚みd2より大きくすることによって、不要波を抑制できることが分かる。また、図11に示すように、試験例2-3では、不要波が完全に消失している。したがって、第1圧電体膜の厚みd1および第2圧電体膜の厚みd2に対する第3圧電体膜の厚みd3を調整することで、不要波を消失させることができることが分かる。

図25は、試験例6-1に係る圧電デバイスの共振特性を示す図である。図26は、試験例6-2に係る圧電デバイスの共振特性を示す図である。図27は、試験例6-3に係る圧電デバイスの共振特性を示す図である。図28は、試験例6-4に係る圧電デバイスの共振特性を示す図である。図25から図28に示すように、第3圧電体膜の厚みd3および第4圧電体膜の厚みd4を第1圧電体膜の厚みd1および第2圧電体膜の厚みd2より大きくした試験例6-2から試験例6-4では、圧電体膜の厚みを同じにした試験例6-1と比べ、不要波Sが抑制されていることが分かる。したがって、第3圧電体膜の厚みd3を第1圧電体膜の厚みd1および第2圧電体膜の厚みd2より大きくすることによって、不要波を抑制できることが分かる。また、図27に示すように、試験例6-3では、不要波が完全に消失している。したがって、第1圧電体膜の厚みd1および第2圧電体膜の厚みd2に対する第3圧電体膜の厚みd3を調整することで、不要波を消失させることができることが分かる。
なお、上記した実施形態は、本発明の理解を容易にするためのものであり、本発明を限定して解釈するためのものではない。本発明は、その趣旨を逸脱することなく、変更/改良され得るとともに、本発明にはその等価物も含まれる。
例えば、圧電デバイスにおける圧電層は、5層以上の圧電体膜が積層した積層体であってもよい。この場合、第1実施形態と第2実施形態と同様に、複数の圧電体膜のそれぞれの変位方向は、Z0方向で隣接する他の圧電体膜の変位方向と異なる方向であることが好ましい。また、第1実施形態と第2実施形態と同様に、複数の圧電体膜のそれぞれの分極方向は、Z0方向で隣接する他の圧電体膜の分極方向と異なる方向であることが好ましい。この場合においても、第1圧電体膜は第1の変位方向を有することに限られず、第1圧電体膜は第2の変位方向を有していてもよい。
例えば、結晶軸の方向をオイラー角で示す場合、当該結晶軸の方向は、表記が異なるがx軸方向に対するx'''軸方向、y'''軸方向およびz'''軸方向が同じとなる方向を含む。例えば、l、mおよびnを任意の整数とした場合、オイラー角が(α+360°×l,β+360°×m,γ+360°×n)となる結晶の方向は、オイラー角が(α,β,γ)となる結晶の方向と同じ方向である。

前記第1方向から平面視して前記上部電極と前記下部電極とが重畳する領域を励振領域とした場合、前記励振領域における前記第3圧電体膜の厚みは、前記励振領域における前記第1圧電体膜の厚みおよび前記励振領域における前記第2圧電体膜の厚みの少なくとも一方より大きい、圧電デバイス。

前記複数の圧電体膜のそれぞれの変位方向は、前記第1方向で隣接する他の圧電体膜の変位方向と異なる方向であり、
前記第1方向から平面視して前記上部電極と前記下部電極とが重畳する領域を励振領域とした場合、前記励振領域における前記第3圧電体膜の厚みは、前記励振領域における前記第1圧電体膜の厚みおよび前記励振領域における前記第2圧電体膜の厚みの少なくとも一方より大きい、圧電デバイス。

前記第2の変位方向を有する圧電体膜のニオブ酸リチウムのオイラー角を(φ2,θ2,ψ2)とした場合、φ2は-3°以上3°以下であり、θ2は303°以上309°以下であり、ψ1-3°≦ψ2≦ψ1+3°を満たす、(5)に記載の圧電デバイス。

前記第2の変位方向を有する圧電体膜のニオブ酸リチウムのオイラー角を(φ2,θ2,ψ2)とした場合、φ2は-3°以上3°以下であり、θ2は70°以上76°以下であり、ψ1-3°≦ψ2≦ψ1+3°を満たす、(5)に記載の圧電デバイス。

前記圧電層の下面側に設けられる支持部材と、
前記圧電層の上面側に設けられる上部電極と、
前記圧電層の下面側に設けられる下部電極と、
を備え、
前記圧電層は、前記第1方向に積層され、同じ材料からなる複数の圧電体膜を含み、
前記複数の圧電体膜は、
前記複数の圧電体膜のうち、前記上部電極に最も近い第1圧電体膜と、
前記複数の圧電体膜のうち、前記下部電極に最も近い第2圧電体膜と、
前記第1圧電体膜と前記第2圧電体膜の間にある第3圧電体膜と
を有し、
前記複数の圧電体膜のそれぞれの変位方向は、前記第1方向で隣接する他の圧電体膜の変位方向と異なる方向であり、
前記第1方向から平面視して前記上部電極と前記下部電極とが重畳する領域を励振領域とした場合、前記励振領域における前記第3圧電体膜の厚みは、前記励振領域における前記第1圧電体膜の厚みおよび前記励振領域における前記第2圧電体膜の厚みの少なくとも一方より大きい、圧電デバイス。 - 前記複数の圧電体膜は、前記第1圧電体膜と前記第2圧電体膜の間にある第4圧電体膜をさらに含み、

- 前記複数の圧電体膜は、ニオブ酸リチウムまたはタンタル酸リチウムの単結晶からなる、請求項1から3のいずれか1項に記載の圧電デバイス。
- 前記複数の圧電体膜は、回転Yカットのニオブ酸リチウムの単結晶からなる、請求項1から3のいずれか1項に記載の圧電デバイス。
- 厚み縦振動モードを利用する圧電デバイスであって、
前記圧電体膜は、変位方向として第1の変位方向または前記第1の変位方向と異なる方向である第2の変位方向を有し、
前記第1の変位方向を有する圧電体膜のニオブ酸リチウムのオイラー角を(φ1,θ1,ψ1)とした場合、φ1は-3°以上3°以下であり、θ1は123°以上129°以下であり、ψ1は任意の値であり、
