Abstract
基板の上に硬化性組成物の膜を形成する膜形成装置である。膜形成装置は、基板の上の硬化性組成物と接触する領域を有するテンプレートを保持するテンプレート保持部と、基板を保持する基板保持部と、基板の上の硬化性組成物をテンプレートに接触させた状態で硬化させ、テンプレートと硬化性組成物を剥離することで、硬化性組成物の膜を形成する膜形成処理を行った後に、テンプレートと基板または基板上の硬化性組成物とを接触させた状態で、テンプレートと基板の間にある異物を検知する検知手段と、を有する。
Description
本発明は、膜形成装置、膜形成方法、および物品の製造方法に関する。
半導体デバイスの微細化の要求が進み、従来のフォトリソグラフィー技術に加えて、基板上の未硬化の硬化性材料を型で成形して硬化させ、基板上に硬化性材料のパターンを形成する微細加工技術が注目されている。かかる技術は、インプリント技術と呼ばれ、基板上に数ナノメートルオーダーの微細なパターンを形成することができる。
インプリント技術の1つとして、光硬化法がある。光硬化法を採用したインプリント装置は、基板上のショット領域に供給された光硬化性の硬化性材料を型で成形し、光を照射して硬化性材料を硬化させ、硬化した硬化性材料から型を引き離すことで、基板上にパターンを形成する。
また、近年では、基板上の硬化性材料を平坦化する技術が提案されている。特許文献1に開示された技術は、基板の段差に基づいて硬化性材料を滴下し、滴下した硬化性材料に型の平面を接触させた状態で硬化性材料を硬化することで平坦化の精度向上を図るものである。平坦化システムにおいて、欠陥を如何に少なくして、良品数を上げるかは主要性能の一つである。欠陥の原因の一つとして、重ね合わせる型と基板との間に存在する異物がある。型と基板との間に異物が存在する場合、異物が挟まれた箇所の硬化性材料が型の平面と接触せず、異物によって凹形状になってしまいうる。このような現象は、硬化性材料の上面を平坦化する装置では欠陥となる。
特許文献2では、型と基板との異物が挟まれているかどうかを、型と基板間の接触面積が同心円状に広がる干渉縞の崩れ具合から検出する方法を示している。
しかし、特許文献2の異物検知方法は、基板全面を一度に平坦化するシステムでは、観測エリアが広く解像度も大きくせざるを得ない。型と基板を硬化性材料介した状態で撮像部の解像限界(例えば70μm)以下の小さな異物は検出するのが困難であるという課題があった。
また、基板搬送時に付着した装置内外からの異物の他に型と基板の間に介在している硬化性材料に含まれている不純物や基板から剥がれた硬化した硬化性材料も異物となりうる。型と基板に挟まれた硬化性材料を光硬化させ離型させた際、通常、硬化性材料は基板側に残るが、一部の硬化性材料が基板から剥がれ、型の表面に付着し、異物となりうる。硬化した硬化性材料の厚みは数10nmから数100nm程度であり、同じ大きさ程度の他の小さな異物も含めて、このような異物が型の表面に付着してしまうと基板側に転写され続け、不良品を増やしてしまう。
そこで、本発明は、異物を検知するために有利な技術を提供することを例示的目的とする。
上記目的を達成するために、本発明の一側面としての膜形成装置は、基板の上に硬化性組成物の膜を形成する膜形成装置であって、前記基板の上の前記硬化性組成物と接触する領域を有するテンプレートを保持するテンプレート保持部と、前記基板を保持する基板保持部と、前記基板の上の前記硬化性組成物を前記テンプレートに接触させた状態で硬化させ、前記テンプレートと前記硬化性組成物を剥離することで、前記硬化性組成物の膜を形成する膜形成処理を行った後に、前記テンプレートと前記基板または前記基板上の前記硬化性組成物とを接触させた状態で、前記テンプレートと前記基板の間にある異物を検知する検知手段と、を有することを特徴とする。
本発明によれば、異物を検知するために有利な技術を提供することができる。
以下に、本発明の好ましい実施形態を添付の図面に基づいて詳細に説明する。
<第1実施形態>
図1は、第1実施形態に係る膜形成装置の構成を示す概略図である。明細書および図面においては、水平面をXY平面とするXYZ座標系において方向が示される。一般には、被処理物体である基板3はその表面が水平面(XY平面)と平行になるように基板保持部の上に置かれる。よって以下では、基板3の表面に沿う平面内で互いに直交する方向をX軸およびY軸とし、X軸およびY軸に垂直な方向をZ軸とする。また、以下では、XYZ座標系におけるX軸、Y軸、Z軸にそれぞれ平行な方向をX方向、Y方向、Z方向といい、X軸周りの回転方向、Y軸周りの回転方向、Z軸周りの回転方向をそれぞれθX方向、θY方向、θZ方向という。
<第1実施形態>
図1は、第1実施形態に係る膜形成装置の構成を示す概略図である。明細書および図面においては、水平面をXY平面とするXYZ座標系において方向が示される。一般には、被処理物体である基板3はその表面が水平面(XY平面)と平行になるように基板保持部の上に置かれる。よって以下では、基板3の表面に沿う平面内で互いに直交する方向をX軸およびY軸とし、X軸およびY軸に垂直な方向をZ軸とする。また、以下では、XYZ座標系におけるX軸、Y軸、Z軸にそれぞれ平行な方向をX方向、Y方向、Z方向といい、X軸周りの回転方向、Y軸周りの回転方向、Z軸周りの回転方向をそれぞれθX方向、θY方向、θZ方向という。
本実施形態では、膜形成装置として平坦化装置1を用いる。平坦化装置1は、テンプレート2(型またはスーパーストレートともいう)を用いて基板3上の硬化性材料を平坦化する装置である。平坦化装置1は、基板上の硬化性材料とテンプレート2とを接触させた状態で硬化性材料を硬化させ、硬化した硬化性材料とテンプレート2を引き離すことで基板上に硬化性材料の大局的または局所的な平坦面(平坦化膜)を形成する。
テンプレート2は、基板上の硬化性材料と接触させるための平坦面を有し、該平坦面を硬化性材料と接触させることで硬化性材料を接触面に倣うように成形するための部材(膜形成部材)である。テンプレート2としては、光照射工程を考慮して光透過性の材料で構成された型を用いるとよい。テンプレート2を構成する材料の材質としては、具体的には、ガラス、石英、PMMA(Polymethyl methacrylate)、ポリカーボネート樹脂等の光透明性樹脂、透明金属蒸着膜、ポリジメチルシロキサン等の柔軟膜、光硬化膜、金属膜等が好ましい。なお、テンプレート2は、基板のサイズと同じもしくは大きいサイズが好ましく、一つの例では300mmよりも大きく、500mmよりも小さい直径の円形が好ましいが、これに限られない。また、テンプレート2の厚さは、好適には、0.25mm以上2mm未満であるが、これに限られない。
硬化性材料としては、例えば、光が照射されることで硬化する硬化性組成物、例えばUV硬化性液体、である。UV硬化性液体としては、典型的にはアクリレートやメタクリレートのようなモノマーが用いられうる。硬化性材料は、硬化性組成物または形成可能材料と呼ばれてもよい。硬化性材料は、重合性化合物、光重合開始材、非重合性化合物、溶剤のいずれかを含んでもよく、非重合性化合物として、増感剤、水素供与体、内添型離型材、界面活性剤、酸化防止剤、ポリマー成分の少なくともいずれかを含んでもよい。本実施形態の硬化性材料は、例えば、波長200~380nmの光(紫外線)の照射により硬化する。紫外線を照射されることで硬化する。ただし、硬化性材料はこの限りではなく、紫外線以外の電磁波によって硬化されてもよい。
平坦化装置1は、基板3を保持するチャック4、チャック4を保持しXY方向に駆動することが可能な基板ステージ6、基板ステージ6を支持し、平坦化装置1の土台となるベース12を有する。また、平坦化装置1は、上方部、言い換えると、チャック4に保持された基板3と対向可能な位置にテンプレート2を保持し、Z方向に昇降する駆動部を有する接触モジュール5(テンプレート保持部、型保持部、インプリントヘッド)を備える。平坦化装置1は、接触モジュール5のさらに上方部にテンプレート2及び基板3を撮像可能な撮像部7を有する。接触モジュール5および撮像部7はトップベース11に支持されている。トップベース11はその他、テンプレート2および基板3を計測することが可能な計測センサ8、硬化性材料を硬化させることが可能な硬化モジュール9、および硬化性材料を基板3に塗布(供給)する塗布器10(供給部)を支持する。また、平坦化装置1は、平坦化装置1の動作を制御する制御部13をさらに有する。
基板3は、搬送ハンド(不図示)を含む基板搬送部(不図示)によって、平坦化装置1の外部から搬入される。基板ステージ6をベース12の平面内で基板搬入箇所に移動させたあと、搬送ハンドから基板3が受け渡され、チャック4に基板3が保持される。
基板ステージは、少なくともX軸またはY軸の1軸方向に駆動可能であって、トップベース11に支持されているユニットの下方を通過するための駆動ストロークを有する。基板ステージは、XYの2軸駆動可能な駆動部を有することが望ましい。また、基板ステージ6は、Z軸回転方向の駆動を有することで、テンプレート2と基板3間で回転方向の位置合わせが必要な場合に対応可能となるため、Z軸回転方向の駆動を有することが更に望ましい。基板ステージ6内の駆動機構の一例としては、チャック4を含めた可動させるユニットの動力源となるリニアモータなどのアクチュエータやnmオーダーで位置を把握するエンコーダ、基板ステージ6をベース12から数μm浮上させるエアガイド等である。チャック4は、真空吸着方式、または静電吸着方式によって基板3を吸着保持する。チャック4と基板ステージ6は基板保持部として機能する。
接触モジュール5は、Z方向に昇降する駆動部として、一例としてはリニアモータやエアシリンダといったアクチュエータを有する。また、接触モジュール5は、Z方向にシフト可能な他、テンプレート2を傾かせる駆動等も可能である。さらに、接触モジュール5は、接触モジュール5の位置を把握するためのエンコーダ、および複数の力検知センサを有しうる。接触モジュール5には、光透過部材(例えば石英板)とテンプレート2で区切られた空間が設けられていてもよく、空間内の圧力を調整することにより接触時や離間時のテンプレート2を変形することができる。接触モジュール5は、テンプレート2を基板3上の硬化性材料に接触させる際、テンプレート2の中心から接触開始し、テンプレート2周辺方向に向かって接触していくようにテンプレート2の支持する面側にエア圧力を高められる機構を有しうる。本実施形態では、接触モジュール5においてテンプレート2を保持する方法としては真空吸着方式を用いているが、板バネでテンプレート2を支持する方法や静電吸着方式を用いてもよい。
撮像部7は、テンプレート2と基板3上の硬化性材料が接触する部分を観察するための光学系及び撮像系を有する。撮像部7によって基板3上の硬化性材料の拡がりの様子を観察することができ、その結果を元に硬化性材料の供給量や塗布のパターンを最適化することができる。また、撮像部7は、テンプレート2からの反射光と基板3の反射光によって生じる干渉色を画像として取得する。
計測センサ8は、透明なテンプレート2の上方の面、即ち、硬化性材料と接触する面とは反対側の表面までの距離を計測することができるセンサである。また、計測センサ8は、テンプレート2と接触している状態の有無に関わらず基板3の表面までの距離を計測することも可能である。計測センサ8は、一例としては、白色LED光源を有する測距センサや、白色LED光源よりも広範囲な波長領域で安定した高輝度発光を実現でき白色LEDよりも広い範囲で高精度を測定可能なマルチカラー光で照射する測距センサである。本実施形態の計測センサ8は、一例として、計測スポット径が数μmから数100μmで、計測分解能は数nm、計測再現性も数nmであるセンサである。このような測距センサは、計測スポット径が比較的小さいため、より小さな凹凸も見逃すことなく計測可能である。
なお、上述の通り、計測センサ8の計測スポット径は、比較的小さいため、基板3全域を計測するためには、基板ステージ6を走査させながら計測センサ8で基板3全面を計測する。また、基板3全域の計測よりも時間を短縮させる手段として、基板3の表面を局所的に計測することも可能である。
例えば、硬化性材料が光で硬化する材料である場合、硬化モジュール9は、少なくとも一つの光源を有し、硬化性材料が硬化する波長の光を発生させ、テンプレート2によって成形されている硬化性材料に向けて光を照射する。これによって硬化性材料は、テンプレート2の形状に倣って硬化させられる。光源は、UVランプやUVLEDなどでありうる。例えば、硬化性材料が熱で硬化する材料である場合、硬化モジュール9は、ヒーターなど熱源を有しうる。なお、硬化モジュール9は光源及び熱源両方を有するユニットであってもよい。
塗布器10は、複数のノズルを有し、複数のノズルから硬化性材料を基板3に向かって吐出する。ノズル径は数μmから数10μmのサイズであり、塗布器10内にある複数のノズルからそれぞれピコリットルオーダーの大きさもしくはそれ以上のサイズの液滴で硬化性材料を基板3に吐出する。液滴のサイズや液滴の位置(配置)は変更することができる。例えば、液滴の密度分布を調整することで、テンプレート2と基板3に挟まれた状態での硬化性材料の厚みを面内で意図的に変えることができる。このような調整により、基板表面にパターン段差があったとしても、テンプレート2と接触させることで、面をフラットにすることができる。また、テンプレート2と基板3に挟まれた状態での硬化性材料の厚みも任意に設定できる。なお、基板搬送部によって、既に硬化性材料が供給されている基板3が平坦化装置1内に搬入される場合は、塗布器10は平坦化装置1に構成されていなくてもよい。即ち、塗布器10として外部装置を用いてもよい。
制御部13は、平坦化装置1の各ユニットの動作を制御する。具体的には、制御部13は、例えば、基板ステージ6および接触モジュール5の駆動、撮像部7の撮像動作、計測センサ8の計測動作、および塗布器10による塗布動作を制御する。制御部13は、例えばCPU(Central Processing Unit)等のプロセッサおよびメモリ等の記憶部を有するコンピュータによって構成されうる。制御部13は、例えば、FPGA(Field Programmable Gate Array)などのPLD(Programmable Logic Device)、又は、ASIC(Application Specific Integrated Circuit)、又は、プログラムが組み込まれた汎用コンピュータ、又は、これらの全部または一部の組み合わせによって構成されてもよい。
図2は、テンプレート2と基板3上の硬化性材料とが接触している状態の平坦化装置1を示す概略図である。基板ステージ6を駆動させて、基板3をテンプレート2の真下に移動させた後、接触モジュール5によってテンプレート2を基板3へ近づける。なお、この時、基板3を駆動することにより基板3をテンプレート2へ近づけるまたは、テンプレート2および基板3の両方を駆動させることにより、テンプレート2と基板3を近づけてもよい。テンプレート2と基板3が近づく際、テンプレート2の基板3上の硬化性材料と接触させる面の反対側にエアによる加圧を行う。これにより、テンプレート2は基板3へ向かって下凸形状となり、テンプレート2の表面のうち、テンプレート2の中心部分が最も基板3に近い状態で、テンプレート2を基板3へ近づけていき、テンプレート2と基板3上の硬化性材料とは中心から接触する。接触開始後も接触モジュール5によりテンプレート2を基板3に近づけていき、エア加圧は徐々に小さくしながら接触させていく。これにより、テンプレート2基板3上の硬化性材料は、同心円状に接触していき、基板端部まで接触したときには、接触モジュール5の降下駆動も停止し、エア加圧は0となる。ここで、力検知センサにより基板面にテンプレート2が載ったことを確認した後、接触モジュール5はテンプレート2のエア吸着を停止し、接触モジュール5は上方へ退避する。この動作により、テンプレート2が接触モジュール5から解放され、テンプレート2の平坦面が基板3の上の硬化性材料に完全に接触し、テンプレート2の平坦面が基板3の表面形状に倣った状態(接触状態)となる。
次に、本実施形態における膜形成処理の流れについて概要を説明する。図3は、平坦化装置1における平坦化処理を説明する図である。ここでは、基板全面上に硬化性材料を滴下して、その硬化性材料とテンプレート2を接触させて、硬化性材料を平坦化させる処理について説明するが、基板3の一部の領域上の硬化性材料とテンプレート2を接触させて、硬化性材料を平坦化させてもよい。
まず、図3(A)に示すように、下地パターン3a有する基板3に対して、塗布器10によって硬化性材料20が供給あるいは配置される。図3(A)は、基板3の上に硬化性材料20を供給し、硬化性材料20にテンプレート2(の平坦面2a)を接触させる前の状態を示している。次いで、基板3が塗布器10の下方から接触モジュール5の下方へと、基板ステージ6によって搬送される。
次いで、図3(B)に示されるように、基板3の上の硬化性材料20とテンプレート2(の平坦面2a)とが接触するように基板3とテンプレート2との距離が接触モジュール5の駆動部によって、調整される(接触工程)。図3(B)は、テンプレート2が接触モジュール5から解放され、テンプレート2の平坦面2aが基板3の上の硬化性材料20に完全に接触し、テンプレート2の平坦面2aが基板3の表面形状に倣った状態を示している。
そして、図3(B)に示す状態で、基板ステージ6を硬化モジュール9の下方の硬化位置へ駆動する。そこで、硬化モジュール9の光源から、テンプレート2を介して、基板上の硬化性材料20に硬化用のエネルギーが照射され、これによって硬化性材料20が硬化する(硬化工程)。
次に、基板ステージ6を接触モジュール5の下方の位置まで駆動させ、基板3の上の硬化した硬化性材料20からテンプレート2が分離されるように基板3とテンプレート2との距離が接触モジュール5によって調整される。具体的には、基板ステージ6が接触モジュール5の下方へ戻ったあと、接触モジュール5が下降し、Z方向の位置や力検知を確認しながら、再びテンプレート2をエア吸着し、テンプレート2を上昇させ、基板3と剥離させる(離型工程)。基板3側には硬化性材料が剥がれないコーティングがされており、テンプレート2は硬化性材料が剥がれやすいコーティングが施されている。また、テンプレート2と基板3を剥がす(離型する)際、数10~数100Nもかかるため、基板ステージからのアシスト機構(不図示)も存在し、離型時に基板ステージ6側からアシスト機構によって基板3には直接触れずテンプレート2を押して、剥がしている。
これにより基板3の全域において、均一な厚さの有する硬化性材料の層(平坦化層)を形成することができる。ここで、便宜上、硬化した硬化性材料を硬化性材料21とする。図3(C)は、基板3の上に硬化性材料の硬化物からなる平坦化層が形成された状態を示している。
このような平坦化処理において、テンプレート2と基板3との間に異物が存在すると、欠陥が発生しうる。図4は、テンプレート2と基板3との間に異物が存在する状態の一例を説明する図である。具体的には、本図では、テンプレート2と基板3が硬化性材料20を介して接触しており、異物30も挟まれている状態を示している。硬化性材料20の接触時の厚みは前述のとおり数10nmから数100nmであり、異物30は例えばμmオーダーや、巨大なサイズの100μmオーダーの異物である。
異物30は所定を超えるサイズであれば、接触工程において撮像部7によって確認することで、検知することが可能である。具体的には、テンプレート2の平坦面2aが基板3の表面形状に倣った状態で、撮像部7でテンプレート2と基板3の接触による干渉縞を計測することにより、テンプレート2と基板3の間に存在する異物30を確認することができる。しかしながら、異物30が撮像部7の解像度以下のサイズであると、撮像部7による異物検知では検知できない場合がある。
計測センサ8による計測では硬化性材料20の厚みよりも大きなサイズ、具体的には、例えば、硬化性材料20の厚みの数倍のサイズの異物であれば検知可能である。計測センサ8による異物の検知は、例えば、異物のない綺麗な(清浄な)基板3を計測センサ8で計測し、洗浄後などの綺麗な(清浄な)テンプレート2を綺麗な基板3に接触させた状態で計測したものをリファレンス(基準)とする。その後、媒体の生産工程の平坦化処理で使用する基板や平坦化装置1の品質をチェックするタイミングで使用する基板単体を計測し、基板とテンプレートを接触させた状態でも局所的に複数点計測する。そして、計測結果をリファレンスと比較することで局所的な変化等も計測することが可能である。さらに、比較対象の基板単体の持っているうねりや反り、段差といったものと綺麗な基板3との差分と、テンプレート2と接触している状態での差分を確認し、各々の差分の差を確認することで、異物の有無、異物の位置、および異物の大きさの情報を得ることができる。
差分を確認する際、計測対象の基板と計測センサ8の距離は例えば装置内の温度変化によりトップベース11とベース12の相対位置が変わり、計測センサ8の値が変化するため、計測面全体の値の変化は一次近似し、リファレンスとの差分に用いる。差分を確認する際は、基板面内の局所的な変化を確認し、場合によっては再度差分結果で変化していそうなエリアを重点的に再計測する。
しかしながら、液状の硬化性材料20のメニスカス力(りょく)により、異物は潰される方向に力がかかるため、異物が硬化性材料20の厚みよりも小さくなりやすい。異物が硬化性材料20の厚みよりも小さいと、計測センサ8による検知では、異物が検知できない場合がある。
図5は、平坦化処理において異物による欠陥が発生する一例を説明する図である。本図は、硬化モジュール9で硬化性材料を硬化し、離型した後を示した図である。離型後に、基板3側に硬化性材料21は残るが、離型時にテンプレート2側に異物30や硬化性材料片31が付いてしまうことがある。硬化性材料片31の面積はサブμmオーダーからmmオーダーまであり、厚みは硬化性材料21相当の高さである。硬化性材料21は異物30や硬化性材料片31により、凹形状22aおよび22bができてしまい、欠陥となり、基板の平坦化に悪影響を及ぼしうる。また、テンプレート2についた異物30や硬化性材料片31は、後に行われる平坦化処理において、別の基板3へも同様に凹形状の欠陥を発生させうる。テンプレート2に付着した異物30や硬化性材料片31は、テンプレート2から剥がれない限り、基板3対して欠陥を発生させうる。このため、欠陥が複数枚の基板3に対して起こりうる。なお、本明細書において、異物という場合、パーティクルや硬化性材料片31を含む。
図6は、第1実施形態に係る異物検知を説明する図である。本図は、図5の状態から基板ステージ6を移動させた状態で再びテンプレート2を基板3の上に置いた状態を示している。基板ステージ6の移動は水平方向(XY方向)にシフトもしくは回転移動であり、移動量はμmオーダーから数mmまでの移動でよい。基板3とテンプレート2を水平方向に相対的に位置をずらす、言い換えると、基板3とテンプレート2の水平方向の相対位置を変更する。この動作により、異物30や硬化性材料片31に対して、それらにより硬化性材料21にできた欠陥である凹形状22aおよび22bの位置とずらすことができる。図6の状態であれば、硬化性材料21は、硬化された後の状態であるため固体であり、メニスカス力も働かない。そのため、異物30や硬化性材料片31により、テンプレート2の変形量は液状の硬化性材料20が間にあるときと比べて大きな変形となるため撮像部7による異物検知の分解能を向上させることができる。よって、例えば、100nmのサイズの異物も撮像部7で検知可能となる。また、計測センサ8による検知もテンプレート2の変形が大きくなることから容易になる。
本実施形態の異物検知では、検知手段として、撮像部7と計測センサ8のいずれを用いても良い。また、撮像部7の画像に基づいて異物の位置を確認した後、異物が確認された位置を計測センサ8で計測し、異物のサイズを特定してもよい。この場合、計測センサ8による計測点数を減らすことが可能となる。
図7は、第1実施形態に係る平坦化プロセス内での異物検知フローの一例を示す図である。このフローチャートで示す各動作(ステップ)は、制御部13の制御によって実行されうる。
基板3を平坦化装置1内に搬入した後、塗布器10によって硬化性材料20を基板3全面に塗布する(供給する)(S110)。その後、基板ステージ6によって基板を塗布器10の下方から接触モジュール5の下方へと移動させ、接触モジュール5を降下させ、基板3の上の硬化性材料20とテンプレート2(の平坦面)とを接触させる(S111)。
テンプレート2と基板3は中心から接触し始め、テンプレート2が接触モジュール5から解放されて、基板3とテンプレート2は硬化性材料20を介して全域で接触が完了し充填完了となる(S112)。そして、接触モジュール5から解放されたテンプレート2を支持した状態で、基板ステージ6を硬化モジュール下方まで移動させ、硬化モジュール9から硬化用のエネルギーを照射させて硬化性材料20を硬化させる(S113)。硬化後、基板ステージ6を接触モジュール5下に移動させ、テンプレート2を接触モジュール5に保持させてテンプレート2と基板3上の硬化性材料21を剥がす(S114)。このS110~S114の一連の処理を平坦化処理(形成工程)という。
平坦化処理が完了した後、基板ステージ6を水平方向(XY方向)にわずかに移動させることにより、テンプレート2と基板3の水平方向の相対位置を変更する(S115)。なお、このとき接触モジュール5が水平方向(XY方向)に駆動可能である場合には、接触モジュール5、または基板ステージ6および接触モジュール5の双方を駆動して、テンプレート2と基板3の水平方向の相対位置を変更してもよい。
その後、再度、テンプレート2を基板3上に置く(S116)。言い換えると、再度接触工程を行う。S116の状態は、接触モジュール5でテンプレート2を保持している状態である。この状態で、撮像部7により画像を取得する、または接触モジュール5からテンプレート2を切り離してから撮像部7により画像を取得する、もしくは計測センサ8でテンプレート2の平面内の高さの差を計測する(S117)。
撮像部7により取得した画像、または計測センサ8の計測結果に基づいて、制御部13が異物が検知されたか否かを判定する(S118)。即ち、制御部13は、撮像部7により取得した画像、または計測センサ8の計測結果に基づいて、異物の有無の情報を取得する。具体的には、撮像部7により取得した画像において充填後に干渉縞が残っている、計測センサ8の計測結果において平面内の高さの近似面から凸部が確認されるといった異物特有の変化が見られた場合、異物がある(異物が検知された)と判定する(Yes)。異物があると判定した場合、制御部13は、テンプレート2の面内での異物位置や異物サイズを算出することで、異物の位置情報および異物の大きさの情報を取得する(S119)。その後、テンプレート2を装置外に搬出し洗浄を行う、または、装置内で粘着性のある基板でテンプレート2の表面の異物を除去する、もしくはエアブローもしくはエアバキュームで異物を除去するなどのテンプレート2のクリーニングを行う。なお、クリーニングの方法はこれらに限られるものではない。異物の大きさおよび位置を算出することで、算出した異物の位置および大きさに基づいて局所クリーニングを行うことも可能となる。これにより、クリーニングに要する時間を短縮することができる。なお、装置外で洗浄するには時間がかかるため、装置外での洗浄に代えて、テンプレートを交換してもよい(S120)。
なお、ここでは、平坦化プロセス内で異物検知を行う例について説明したが、異物検知(S115~S118、検知工程)は、例えば、所定の周期で行っても良いし、平坦化プロセスにおいて欠陥発生等の異常が発生した場合に行ってもよい。また、平坦化装置1の品質をチェックするプロセス内で異物検知を行っても良い。平坦化装置1の品質をチェックするプロセス内で異物検知を行う場合、平坦化装置1の品質をチェックするプロセスにおいて、異物検知を行う前に少なくとも1回平坦化処理を行う。
以上、本実施形態によれば、テンプレート2と基板3との間に存在する異物が比較的小さい場合であっても、異物を検知することが可能となる。
<第2実施形態>
次に図8および9を用いて、第2実施形態について説明する。なお、上述の実施形態と同一または同様の構成または工程については同一の参照番号を付し、重複した説明は省略する。図8は、第2実施形態に係る異物検知を説明する図である。ここでは、平坦化処理後に、テンプレート2と基板3上の硬化性材料21を直接、接触させるのではなく、液状の硬化性材料を介して接触させる。具体的には、図8は、図5の状態から基板ステージ6を移動させ、塗布器10により、基板3の上に形成された平坦化層(硬化性材料21)の上に硬化性材料40を塗布し、テンプレート2と基板3上の液状の硬化性材料40とを接触させた状態を示している。硬化性材料40は硬化した硬化性材料21の厚みよりも薄い厚みである。一例としては、硬化した硬化性材料21が100nmであったとき、硬化性材料40は30nm程度の厚みであり、硬化した硬化性材料21に対して、半分以下の厚みであることが望ましい。
次に図8および9を用いて、第2実施形態について説明する。なお、上述の実施形態と同一または同様の構成または工程については同一の参照番号を付し、重複した説明は省略する。図8は、第2実施形態に係る異物検知を説明する図である。ここでは、平坦化処理後に、テンプレート2と基板3上の硬化性材料21を直接、接触させるのではなく、液状の硬化性材料を介して接触させる。具体的には、図8は、図5の状態から基板ステージ6を移動させ、塗布器10により、基板3の上に形成された平坦化層(硬化性材料21)の上に硬化性材料40を塗布し、テンプレート2と基板3上の液状の硬化性材料40とを接触させた状態を示している。硬化性材料40は硬化した硬化性材料21の厚みよりも薄い厚みである。一例としては、硬化した硬化性材料21が100nmであったとき、硬化性材料40は30nm程度の厚みであり、硬化した硬化性材料21に対して、半分以下の厚みであることが望ましい。
硬化した硬化性材料21を離テンプレートするときに発生した硬化性材料片31の高さは硬化した硬化性材料21と同じと考えてよく、一例としては100nmである。硬化性材料40の厚みを硬化性材料21よりも薄くすることで、硬化性材料片31による凸部を確認することが可能となる。また、再度、接触工程を行うときは、図6のときと同様に最初の接触工程の際の重ね合わせの位置よりもわずかにずらしておくことが望ましい。未硬化の硬化性材料40を介してテンプレート2と基板3が接触しているときは先述しているメニスカス力によって凹凸量は小さくなるため、高精度で測れる計測センサ8でテンプレート2の上面を計測することが望ましい。
図9は、第2実施形態に係る平坦化プロセス内での異物検知フローの一例を示す図である。このフローチャートで示す各動作(ステップ)は、制御部13の制御によって実行されうる。本実施形態のS110~S114は、第1実施形態の図7におけるS110~S114と同様の工程であるため説明を省略する。
本実施形態では、S114の離型をした後、同じ基板3、即ち、平坦化層が形成された基板3に、S110よりも少ない量の硬化性材料を塗布する(S315)。言い換えると、S110よりも薄い厚みで硬化性材料を塗布する。その後、再度、接触(S316)および充填(S317)を行う。ここで、S316およびS317は、S111およびS112と同様の工程であるため、説明を省略する。そして、その後、第1実施形態の図7におけるS117~S120と同様の工程を行う。
以上、本実施形態によれば、テンプレート2を未硬化の硬化性材料40と接触させるため、テンプレート2が破損することを低減することができる。
<第3実施形態>
次に図10を用いて、第3実施形態について説明する。上述の実施形態と同一または同様の構成については同一の参照番号を付し、重複した説明は省略する。図10は、第3実施形態に係る異物検知を説明する図である。具体的には、本図では、図5の状態から基板3を別の清浄な基板43に変えて、塗布器10により硬化性材料40を基板43に塗布したのち、テンプレート2と基板43上の硬化性材料40を接触させた状態を示している。第2実施形態の図8の時と同様に、硬化性材料40は基板3の平坦化処理において硬化された硬化性材料21よりも薄い厚みで塗布したものである。本実施形態においても硬化性材料片31を検知するために、計測センサ8を用いて、基板43の面内を複数個所計測して基板面内の凹凸から異物の位置や大きさを特定する。
次に図10を用いて、第3実施形態について説明する。上述の実施形態と同一または同様の構成については同一の参照番号を付し、重複した説明は省略する。図10は、第3実施形態に係る異物検知を説明する図である。具体的には、本図では、図5の状態から基板3を別の清浄な基板43に変えて、塗布器10により硬化性材料40を基板43に塗布したのち、テンプレート2と基板43上の硬化性材料40を接触させた状態を示している。第2実施形態の図8の時と同様に、硬化性材料40は基板3の平坦化処理において硬化された硬化性材料21よりも薄い厚みで塗布したものである。本実施形態においても硬化性材料片31を検知するために、計測センサ8を用いて、基板43の面内を複数個所計測して基板面内の凹凸から異物の位置や大きさを特定する。
本実施形態の異物検知フローは、第2実施形態と同様であるため、差異についてのみ説明する。本実施形態では、S114の後、S315の前に、基板3とは異なる、別の基板43を装置内に搬入する。そして、S315以降は、基板43を用いて処理を行う。なお、基板43は、検査用の基板を用いてもよい。
本実施形態によれば、テンプレート2と基板43を直接接触させずに、基板43上の硬化性材料40を介して接触させるため、テンプレート2と基板43が直接接触することによる、テンプレート2または基板43の破損を低減することが可能である。
なお、本実施形態において、S315を省略しても良い。即ち、テンプレート2と基板43を直接接触させても良い。この場合、異物に起因したテンプレート2の変形がより大きくなるため、より小さな異物も検知しやすい。
<第4実施形態>
次に、図11を用いて、第4実施形態について説明する。上述の実施形態と同一または同様の構成または工程については同一の参照番号を付し、重複した説明は省略する。図11は、第4実施形態に係る平坦化プロセス内での異物検知フローの一例を示す図である。このフローチャートで示す各動作(ステップ)は、制御部13の制御によって実行されうる。本実施形態のS110~S119は、第1実施形態の図7と同様の工程である。
次に、図11を用いて、第4実施形態について説明する。上述の実施形態と同一または同様の構成または工程については同一の参照番号を付し、重複した説明は省略する。図11は、第4実施形態に係る平坦化プロセス内での異物検知フローの一例を示す図である。このフローチャートで示す各動作(ステップ)は、制御部13の制御によって実行されうる。本実施形態のS110~S119は、第1実施形態の図7と同様の工程である。
本実施形態では、S220において、テンプレート2のクリーニングを装置内で実施する。その後、一度離型した基板3上に再度、テンプレート2を置いて異物検知を行う。具体的には、テンプレート2に付着した異物の場所が特定できた場合、例えば、基板ステージ6上に有するエアバキュームノズル(不図示)を用いて局所的に異物除去を行い、その後、再度異物検知(S115~S118)を行う。
本実施形態の場合、テンプレート2をクリーニングした後の確認を直ぐに実施することができ、ダウンタイムを短くすることができ、またテンプレート2を交換せずに使い続けることでランニングコストも抑えることができる。
その後、基板ステージ6は、テンプレート2を載せたまま、計測センサ8および硬化モジュール9の下に移動可能であり、テンプレート2上面の凹凸を計測したり、テンプレート2と基板3の間にある硬化性材料を硬化させることができる。
<インプリント装置の実施形態>
上述の実施形態は基板の上の組成物であるインプリント材と、凹凸パターンを有するテンプレート(型ともいう)との接触を行うことによってテンプレートのパターンをインプリント材に転写するインプリント処理を行うインプリント装置に適用することも可能である。インプリント処理(形成工程)の流れは、図7のS110~S114と同様であるが、インプリント処理の場合、接触工程(S111)の前に、テンプレートと基板の位置合わせを行う必要がある。
上述の実施形態は基板の上の組成物であるインプリント材と、凹凸パターンを有するテンプレート(型ともいう)との接触を行うことによってテンプレートのパターンをインプリント材に転写するインプリント処理を行うインプリント装置に適用することも可能である。インプリント処理(形成工程)の流れは、図7のS110~S114と同様であるが、インプリント処理の場合、接触工程(S111)の前に、テンプレートと基板の位置合わせを行う必要がある。
上述の実施形態をインプリント装置に適用する場合、基板には硬化性材料のパターンが形成されていてもよいが、この場合、パターン情報を入手し、パターンの段差によるテンプレート2の凹凸の変化を取得しておく必要がある。これにより、制御部13は、テンプレート2の凹凸の変化が基板の段差によるものか異物によるものかを判断する。
<物品製造方法の実施形態>
インプリント装置を用いて形成した硬化物のパターンは、各種物品の少なくとも一部に恒久的に、或いは各種物品を製造する際に一時的に、用いられる。物品とは、電気回路素子、光学素子、MEMS、記録素子、センサ、或いは、テンプレート(型)等である。電気回路素子としては、DRAM、SRAM、フラッシュメモリ、MRAMのような、揮発性或いは不揮発性の半導体メモリや、LSI、CCD、イメージセンサ、FPGAのような半導体素子等が挙げられる。テンプレートとしては、インプリント用のモールド等が挙げられる。
インプリント装置を用いて形成した硬化物のパターンは、各種物品の少なくとも一部に恒久的に、或いは各種物品を製造する際に一時的に、用いられる。物品とは、電気回路素子、光学素子、MEMS、記録素子、センサ、或いは、テンプレート(型)等である。電気回路素子としては、DRAM、SRAM、フラッシュメモリ、MRAMのような、揮発性或いは不揮発性の半導体メモリや、LSI、CCD、イメージセンサ、FPGAのような半導体素子等が挙げられる。テンプレートとしては、インプリント用のモールド等が挙げられる。
硬化物のパターンは、上記物品の少なくとも一部の構成部材として、そのまま用いられるか、或いは、レジストマスクとして一時的に用いられる。基板の加工工程においてエッチング又はイオン注入等が行われた後、レジストマスクは除去される。
次に、物品の具体的な製造方法について説明する。図12は、物品の製造方法を説明するための図である。図12(A)に示すように、絶縁体等の被加工材2zが表面に形成されたシリコンウエハ等の基板3zを用意し、続いて、インクジェット法等により、被加工材2zの表面にインプリント材3zを付与する。ここでは、複数の液滴状になったインプリント材3zが基板上に付与された様子を示している。
図12(B)に示すように、インプリント用のテンプレート4zを、その凹凸パターンが形成された側を基板上のインプリント材3zに向け、対向させる。図12(C)に示すように、インプリント材3zが付与された基板3zとテンプレート4zとを接触させ、圧力を加える。インプリント材3zはテンプレート4zと被加工材2zとの隙間に充填される。この状態で硬化用のエネルギーとして光をテンプレート4zを透して照射すると、インプリント材3zは硬化する。
図12(D)に示すように、インプリント材3zを硬化させた後、テンプレート4zと基板3zを引き離すと、基板3z上にインプリント材3zの硬化物のパターンが形成される。この硬化物のパターンは、テンプレートの凹部が硬化物の凸部に、テンプレートの凸部が硬化物の凹部に対応した形状になっており、即ち、インプリント材3zにテンプレート4zの凹凸パターンが転写されたことになる。
図12(E)に示すように、硬化物のパターンを耐エッチングマスクとしてエッチングを行うと、被加工材2zの表面のうち、硬化物が無いか或いは薄く残存した部分が除去され、溝5zとなる。図12(F)に示すように、硬化物のパターンを除去すると、被加工材2zの表面に溝5zが形成された物品を得ることができる。ここでは硬化物のパターンを除去したが、加工後も除去せずに、例えば、半導体素子等に含まれる層間絶縁用の膜、つまり、物品の構成部材として利用してもよい。

Claims (15)
- 基板の上に硬化性組成物の膜を形成する膜形成装置であって、
前記基板の上の前記硬化性組成物と接触する領域を有するテンプレートを保持するテンプレート保持部と、
前記基板を保持する基板保持部と、
前記基板の上の前記硬化性組成物を前記テンプレートに接触させた状態で硬化させ、前記テンプレートと前記硬化性組成物を剥離することで、前記硬化性組成物の膜を形成する膜形成処理を行った後に、前記テンプレートと前記基板または前記基板上の前記硬化性組成物とを接触させた状態で、前記テンプレートと前記基板の間にある異物を検知する検知手段と、を有することを特徴とする膜形成装置。 - 前記テンプレート保持部および前記基板保持部の少なくとも一方を駆動する駆動部と、
前記駆動部を制御する制御部と、を有することを特徴とする請求項1に記載の膜形成装置。 - 前記制御部は、少なくとも1回、前記膜形成処理が行われた後に、前記駆動部に、前記テンプレートと前記基板との水平方向の相対位置を変更させてから、前記テンプレートと前記基板の上の前記硬化性組成物とを接触させることを特徴とする、請求項2に記載の膜形成装置。
- 前記硬化性組成物を供給する供給部を有し、
前記制御部は、前記テンプレートと前記基板の上の前記硬化性組成物とを接触させる前に、前記供給部に前記基板または前記膜上に前記膜の厚みよりも薄い厚みで前記硬化性組成物を供給させることを特徴とする請求項2に記載の膜形成装置。 - 前記検知手段は、前記テンプレートの前記硬化性組成物と接触する面とは反対側の表面までの距離を計測する測距センサを含み、

- 前記領域は、前記基板の上の前記硬化性組成物に転写すべきパターンを有し、
前記膜形成装置は、前記テンプレートの前記パターンと前記基板の上の前記硬化性組成物とを接触させることによって前記パターンを前記硬化性組成物に転写するインプリント装置であることを特徴とする請求項1に記載の膜形成装置。 - 前記検知手段による前記異物の検知に用いられる基板は、前記膜が形成された基板であることを特徴とする請求項1に記載の膜形成装置。
