Abstract

本開示は、製造工程数の増加と発光寿命の低下が抑制された高精細な発光装置、及び発光装置の製造方法として、基板1上に複数の下部電極2と、該下部電極2の橋を覆う絶縁層3と、該絶縁層3で囲まれた画素4a乃至4cに互いに異なる発光色の複数発光層を蒸着するに際し、画素4a乃至4c上に開口部を有するリフトオフ層8を絶縁層3上に配置し、所望の画素に対応する開口部を有するマスクを用いて異なる発光色の発光層を順次蒸着する方法を提供する。

Description

発光装置及びその製造方法
 本発明は、発光装置とその製造方法に関する。
 発光装置としての有機EL(エレクトロルミネッセンス)発光装置は、有機EL素子を単数或いは複数有する自発光装置である。一般に、有機EL素子は、陽極と該陽極に対向する陰極との間に設けられた、正孔注入層、正孔輸送層、発光層、電子輸送層、電子注入層等からなる有機化合物層を有する発光素子である。陽極側から注入された正孔と、陰極側から注入された電子とが、それぞれ正孔輸送層、電子輸送層を介して発光層で再結合することにより有機EL素子は発光する。この有機EL発光装置を製造する方法の一つとして、真空蒸着法が知られている。具体的には、有機材料を真空装置内で蒸着材料の気化温度以上に加熱することで蒸着材料の蒸気を発生させ、この蒸気を有機EL表示装置の基体となる基板に堆積させることで有機化合物層等の薄膜層を形成する。真空蒸着法を利用して有機EL表示装置を製造する場合、一般的には所定の領域に開口を有するメタルマスクを用いて所定のパターン形状を有する発光層を成膜する。これにより、フルカラー(赤、緑、青)の発光をする有機EL発光装置が得られる。しかしながら、メタルマスクを用いたパターニング方法では、表示装置の高精細化や高開口率化に伴い、発光層を所定の画素内に収まるように正確に成膜することが困難となってきている。この課題の一つがメタルマスクの加工精度によって生じている。
 特許文献1には、連続成膜した有機EL層上にフォトリソグラフィにてマスクパターンを形成し、該有機EL層をエッチングすることで、一色ずつパターニングする方法が開示されている。
 また、特許文献2には、フォトリソグラフィプロセスとリフトオフを利用した有機EL表示装置の製造方法が開示されている。この製造方法では基板上にリフトオフ層を設けて発光層を蒸着した後にリフトオフ層上の発光層をリフトオフする工程を各色で繰り返して発光層のパターニングを行うものである。これらはフォトリソグラフィを利用することからメタルマスクを使用した蒸着法に対して表示装置の高精細化や高開口率化には有効な方法である。

 上記したように、フォトリソグラフィは高精細化、高効率化には有効であるものの、フルカラーの有機EL発光装置を製造する場合、複数のフォトリソグラフィ工程を繰り返す必要が生じてしまう。即ち、赤、緑、青の3色の発光層を形成するために、レジストの塗布、フォトリソグラフィ、レジスト剥離を3回繰り返すことになるため工程数が増加する。また発光層がレジスト剥離液に触れる回数が多くなることによる発光寿命の低下が懸念され更なる改善が望まれる。
 本発明は、この様な背景技術に鑑みてなされたものであり、製造工程数の増加と発光寿命の低下が抑制された高精細な発光装置、及び発光装置の製造方法を提供することを目的とする。
 本発明の第一は、基板と、前記基板上に配置された複数の下部電極と、前記下部電極の端を覆う絶縁層と、前記下部電極上であって、前記絶縁層で区画された画素に配置された発光層と、前記発光層を挟んで前記下部電極に対向する上部電極と、を有する発光装置の製造方法であって、
 前記複数の下部電極と、前記下部電極の端を覆う前記絶縁層と、前記絶縁層で区画された画素上を開口部として有するリフトオフ層と、が設けられた基板を用意する工程と、
 前記画素の下部電極上に発光層を蒸着する工程と、
 前記リフトオフ層を基板から剥離する工程と、を有し、
 前記発光層の蒸着が、前記リフトオフ層の開口部上に開口部を有する蒸着マスクを配置して蒸着することを特徴とする発光装置の製造方法である。
 本発明の第二は、基板と、前記基板上に配置された複数の下部電極と、前記下部電極の端を覆う絶縁層と、前記下部電極上であって、前記絶縁層で区画された画素に配置された発光層と、前記発光層を挟んで前記下部電極に対向する上部電極と、を有し、前記発光層の発光色が複数である発光装置であって、
 前記絶縁層の上面が、ケイ素化合物を含まない部分とケイ素化合物を含む部分とを有することを特徴とする発光装置である。
 本発明によれば、従来のフォトリソグラフィの工程数が低減され、その結果、発光寿命の低下が抑制された高精細な発光装置を提供することができる。

 以下に、本発明の好ましい実施形態を添付の図面に基づいて詳細に説明する。尚、各図において、同一の部材については同一の参照番号を付し、重複する説明は省略する。以下、各実施形態についてより詳細に説明をする。
 〔製造工程〕
 本発明の実施形態に係る発光装置の製造方法は、下記の工程を有する。
(1)複数の下部電極と、前記下部電極の端を覆う絶縁層と、前記絶縁層で区画された画素上を開口部として有するリフトオフ層と、が設けられた基板を用意する工程
(2)前記リフトオフ層の開口部上に開口部を有する蒸着マスクを配置して、前記画素の下部電極上に発光層を蒸着する工程
(3)前記リフトオフ層を基板から剥離する工程
 以下、各工程及び部材について、図1A~図1D乃至図3A~図3Dを参照して説明する。図1A~図1D、図2A~図2Cは、本実施形態の製造工程を模式的に示す基板の厚さ方向の切断端面図であり、図3A~図3Dは、本実施形態のリフトオフ層の形態を模式的に示す基板の厚さ方向の切断端面図である。
 (第1工程)
 図1Aに示すように、複数の下部電極2と、該下部電極2上を区画する絶縁層3と、該絶縁層3で区画された画素4a乃至4c上が開口部となるリフトオフ層8が設けられた基板1を用意する。尚、本発明では下部電極2上の絶縁層3で区画された領域を画素と呼ぶ。リフトオフ層8は画素4a乃至4c上が開口部となるように設けられる。尚、本実施形態の発光装置は、発光層の発光色が3色であるフルカラー表示の発光装置を対象としており、画素4a乃至4cには、互いに異なる発光色の発光層が配置される。
 図3A~図3Dに、本実施形態に係る絶縁層3とリフトオフ層8の形態を模式的に示す。図3A~図3Dは基板1の厚さ方向の切断端面図である。本実施形態にかかるリフトオフ層8は、上面12側から見て、絶縁層3上のリフトオフ層8の配置部と絶縁層3との境界部Cがリフトオフ層8によって影部となる。具体的には、図3A乃至図3Dに示すように、リフトオフ層8の側面が絶縁層3に接する部位Cにおける該リフトオフ層8の幅Aに対してリフトオフ層8の高さ方向の一部にリフトオフ層8の最大幅Bとなる形状のものを使用する。図3A乃至図3Cは最大となる幅Bがリフトオフ層8の上面12となる。図3Dはリフトオフ層8の上面12以外の部分が最大となる幅Bを有する断面形状となる。図3Cに示すように、部位Cにおけるリフトオフ層8の幅Aが最小である必要はないが、A<Bであることにより、境界部Cがリフトオフ層8によって影部となることによって蒸着時に境界部Cには蒸着されにくくなる。その結果、境界部Cからリフトオフ層8の側面にかけて蒸着された蒸着物がリフトオフ後にバリとなり電気的なショート等の要因となって画素欠陥を誘発するおそれが低減される。
 (第2工程)
 図1B乃至図2Aに示すようにリフトオフ層8の開口部上に開口部11a乃至11cを有する蒸着マスク10a乃至10cを配置して画素4a乃至4cの下部電極2上に発光層13a乃至13cを順次蒸着する。発光層13a乃至13cは互いに発光色が異なり、蒸着は発光色毎に行う。よって、先ず、図1Bの工程においては、3色のうちの1色の発光層13aに対応する第1の画素4aにのみ開口部11aを有する蒸着マスク10aを用いる。当該工程で発光層13aが蒸着されない第2の画素4b及び第3の画素4cについては、蒸着マスク10aによって、リフトオフ層8の開口部が覆われている。
 蒸着マスク10aの開口部11aのうちリフトオフ層8側の面の開口幅をa、リフトオフ層8の上面の開口部を開口幅cとした時、a>cの関係になることが好ましい。この関係を満たすことによって蒸着マスク10aの開口部11aよりも小さな画素4aに発光層13aを蒸着することが可能になる。また更に、リフトオフ層8の上面の幅をbとした時、a<2b+cの関係になることが好ましい。この関係を満たすことによって、第1の画素4aに発光層13aを蒸着する工程において第2の画素4bと第3の画素4cに発光層13aが蒸着されてしまうことが回避される。こうすることによって蒸着マスク10aの開口部11aのサイズよりも小さな画素4aに発光層13aを蒸着することができ、画素の高精細化が可能となる。尚、上記a、b、cの関係は、後述する画素4b、4cに発光層13b、13cを蒸着する際の蒸着マスク10b、10cについても同様である。
 次に、図1Cに示すようにリフトオフ層8の上面12に蒸着マスク10aを接触させて第1の発光層13aを蒸着する。次いで、図1Dに示すように、第2の画素4b上のリフトオフ層8の開口部上に開口部11bが来るように蒸着マスク10bを配置し、リフトオフ層8の上面12に該蒸着マスク10bを接触させて第2の発光層13bを蒸着する。さらに、図2Aに示すように、第3の画素4cに設けられたリフトオフ層8の開口部上に開口部11cが来るように蒸着マスク10cを配置し、リフトオフ層8の上面12に該蒸着マスク10cを接触させて第3の発光層13cを蒸着する。こうすることによって画素4a乃至4cの下部電極2上に発光層13a乃至13cが蒸着される。また、発光層13a乃至13cの蒸着の際に蒸着マスク10a乃至10cの開口部11a乃至11cから露出したリフトオフ層8の上面12にも発光層13a乃至13cは蒸着される。尚、発光層13a乃至13cの蒸着の順番はこれに限らない。
 (第3工程)
 次に、蒸着マスクを用いずに上部電極材料を蒸着することにより、図2Bに示すように、発光層13a乃至13c上に上部電極14を積層する。最後に、図2Cに示すように、リフトオフ層8に蒸着された蒸着層をリフトオフ層8ごと基板1から剥離する。剥離はウェットプロセスにて実施することが好ましい。具体的にはリフトオフ層8が溶解できるリムーバー(レジスト剥離液)を使用することが好ましい。またリムーバーとしては蒸着した発光層13a乃至13cを溶解しないものから選択する。
 リムーバーによってリフトオフ層8は溶解し、リフトオフ層8上に蒸着された蒸着層はリフトオフ層8ごと基板1から剥離される。こうすることで互いに異なる発光色の発光層13a乃至13cを備えた3色発光の発光装置となる。このように本実施形態ではフォトリソグラフィが1回で済むため、発光層13a乃至13c層がリムーバーに接触する機会は1回で済み、発光寿命の低下を抑制する効果も奏する。
 尚、本実施形態では、リフトオフ層8を基板1から剥離する前に、発光層13a乃至13c上に上部電極14を蒸着する手順を示したが、リフトオフ層8を剥離してから上部電極14を蒸着すれば、発光層13a乃至13c及び絶縁層3上に連続する上部電極14を設けることも可能である。
 〔部材〕
 以下に、本実施形態に係る発光装置及びその製造方法に使用する部材について説明する。
 (基板)
 本実施形態で使用する基板1は、石英ガラス、パイレックス(登録商標)ガラス、合成石英板等の透明なガラス基板、透明樹脂フィルム、光学用樹脂フィルム等の透明なフレキシブル基材などを用いることができる。これらの中でも、ガラス中にアルカリ成分を含まない無アルカリガラスからなるガラス基板を用いることが好ましい。具体的には、コーニング社製の「7059ガラス」、「1737ガラス」、「イーグル200(登録商標)」及び「イーグルXG(登録商標)」、旭硝子社製の「AN100」、日本電気硝子社製の「OA-10G」及び「OA-11」が好適である。これらは、熱膨脹率の小さい素材であり寸法安定性及び高温加熱処理における作業性に優れる。また、基板1には、発光層13a乃至13cの発光を制御するためのトランジスタやMIM素子等のスイッチング素子などからなる制御回路(不図示)が上記絶縁性の基板に形成されているものを用いる。基板1は、スイッチング素子の凹凸を平坦化するための平坦化膜を有していてもよい。
 (下部電極)
 本実施形態で使用する下部電極2はボトムエミッション型かトップエミッション型かによって陰極や陽極の好ましい材料が異なる。ボトムエミッション型において陽極は仕事関数の大きい透明電極であることが好ましい。例えば透明酸化物導電層としてはITO、ZnO、InZnO、InGaZnOなどを用いることができるがこれらに限定されない。トップエミッション型の陽極には、光がデバイスの上部から出射されるため、必ずしも透明性は必要ない。金属陽極材料には、Ag、Al、Cuなど、電子の注入を助け、光の出射を妨げない金属が好ましいが、Cr、Ti、Mo、W、Au、Mg、Csなどの金属単体やそれらの合金からなる金属層などを用いることができる。尚、下部電極2においては透明酸化物導電層と金属層の積層膜や、複数の金属層の積層膜であってもよい。
 (絶縁層)
 絶縁層3は、樹脂や金属の何れも使用することができ、好ましくは遮光層である。遮光層とする場合には、透光性の樹脂にカーボンブラック等の遮光性材料が含まれたものでもよい。また市販のブラックレジストを使用してもよく、東京応化工業社製「CFPR BK」や日鉄ケミカル&マテリアル社製「V-259BKIS」や富士フィルムエレクトロニクスマテリアルズ社製「CK-7001」等を用いてもよい。絶縁層3の反射濃度は3以上であることが好ましくより高品位な表示素子に利用するなら4.5以上であることが好ましい。
 (リフトオフ層)
 リフトオフ層8は一般的な有機溶剤にて溶解される材料から選択する。リフトオフ層8はリフトオフレジストを使用すればフォトリソグラフィにて高精度な寸法にて形成することができる。フォトリソグラフィにて形成する場合のリフトオフレジストの塗布方法としてはスピンコーティング法、グラビア塗布法、バーコート法、スプレー法、ディップ法、ダイコート法等の公知の塗布方法を用いることができる。
 リフトオフレジストの塗布の前には塗布面、即ち本実施形態においては、絶縁層3の上面にシランカップリング剤処理を行うことが好ましい。シランカップリング剤処理を行うことで微細なリフトオフ層であっても現像時に欠落することが抑制される。また現像液にアルカリ現像液を使用すれば残渣となりにくい。リフトオフレジストに予めシランカップリング剤が含まれるものを使用するのであればシランカップリング剤処理は必要としない。
 シランカップリング剤としては、ヘキサメチルジシラザン、γ-(2-アミノエチル)アミノプロピルトリメトキシシラン、γ-(2-アミノエチル)アミノプロピルメチルジメトキシシラン、γ-メタクリロキシプロピルトリメトキシシラン、N-β-(N-ビニルベンジルアミノエチル)γ-アミノプロピルトリメトキシシラン塩酸塩、メチルトリメトキシシラン、ブチルトリメトキシシラン、イソブチルトリメトキシシラン、ヘキシルトリメトキシシラン、オクチルトリメトキシシラン、デシルトリメトキシシラン、ドデシルトリメトキシシラン、フェニルトリメトキシシラン、o-メチルフェニルトリメトキシシラン、p-メチルフェニルトリメトキシシラン等が使用することができるがこれらに限定されない。
 リフトオフレジストとしては日本ゼオン製「ZPN1150」、「PN 1100」、信越化学製「SIPR9691」、東京応化工業社製「TLOR-N001PM」、住友化学社製「PFI-38A7」等を使用することができる。
 露光で用いる露光機は特に制限されるものではなく、公知の露光機を用いることができる。露光光としては、カーボンアーク灯、水銀蒸気アーク灯、高圧水銀灯(g線(436nm)、h線(405nm)、i線(365nm))、キセノンランプ、YAGレーザー、Arイオンレーザー、半導体レーザー、F2エキシマレーザー(157nm)、ArFエキシマレーザー(193nm)、KrFエキシマレーザー(248nm)等、公知のものが用いられる。露光光は、使用するフォトレジストの感光波長に合わせて適宜選択すれば良い。露光装置としては、i線露光ステッパー、KrFステッパーのような単一波長を光源に持つ投影露光装置や、キヤノン製のマスクアライナー「MPA-600Super」のような水銀ランプのブロード波長を光源に持つ投影露光装置を用いることができる。
 使用する現像液としては特に制限はないが、例えば、水酸化ナトリウム、水酸化カリウム、ケイ酸ナトリウム、アンモニア、エチルアミン、ジエチルアミン、トリエチルアミン、トリエタノールアミン、水酸化テトラメチルアンモニウム(TMAH)等のアルカリ水溶液を使用することができる。リフトオフ層8から露出した絶縁層3の上面ではシランカップリング剤は一般的にシリカが容易にアルカリ水溶液に溶解し易いようにアルカリ現像液で除かれやすい。
 (蒸着マスク)
 本発明で使用される蒸着マスク10a乃至10cについては銅、ニッケル、ステンレス、鉄ニッケル合金、INVERやポリイミドなどの樹脂からなるものが使用できるがこれらに限定されない。板厚が0.025乃至0.1mmで開口部11a乃至11cの開口の最小寸法は30μm程度のものが寸法精度が良いが、加工方法にて開口部11a乃至11cが形成できるなら最小寸法は30μmより小さくてもよい。開口部11a乃至11cの断面形状(基板1の厚さ方向)は垂直、順テーパー、逆テーパーやこれらの組み合わせの断面形状のものを使用することができるがこれらに限定されるものではない。尚、後述する実施例において発光層以外の層の蒸着に用いた蒸着マスクも同様である。
 (発光層)
 本実施形態で使用する発光層13a乃至13cとしてはスイッチング素子を用いて駆動できるものであれば限定されない。発光層が有機エレクトロルミネッセンス(EL)発光層の場合、係る発光層に含まれる発光材料としては、蛍光材料及び燐光材料を使用することができ、これらのうちの1種又は2種以上を組み合わせて用いてもよい。
 蛍光材料としては、赤色発光の場合には、ペリレン誘導体、ユーロピウム錯体、ポルフィリン誘導体、ベンゾチオキサンテン誘導体、ベンゾピラン誘導体、ローダミン誘導体などが挙げられる。緑色発光の場合には、フルオロレニウム化合物、フルオレセン化合物、クマリン誘導体、キナクリドンとその誘導体、アントラセン化合物、チアジアゾール化合物などが挙げられる。青色発光の場合には、カルバゾール系化合物、シアン系化合物、フルオレン化合物、ジスチリルジアミン系化合物などのジスチリルアミン誘導体、フルオランテン誘導体、ピレン誘導体、ペリレン及びペリレン誘導体、アントラセン誘導体、ベンゾオキサゾール誘導体、ベンゾチアゾール誘導体、ベンゾイミダゾール誘導体、クリセン誘導体、フェナントレン誘導体、ジスチリルベンゼン誘導体などが挙げられる。
 また、燐光材料も燐光を発するものであれば特に限定されない。例えば、緑色発光の場合には、イリジウム、ルテニウム、白金、オスミウム、レニウム、パラジウム、アルミニウムなどの金属錯体やカルバゾール系化合物、アントラセン化合物などが挙げられる。赤色発光の場合には、イリジウム、白金、パラジウム、ルテニウム、レニウム、オスミウム、などの金属錯体などが挙げられる。青色発光の場合には、イリジウム、ルテニウム、白金、オスミウム、レニウム、パラジウムなどの金属錯体を用いることができる。
 発光層13a乃至13c中には、前述の発光材料の他に、発光材料がゲスト材料として添加されるホスト材料を含んでいてもよい。ホスト材料は、正孔と電子とを再結合して励起子を生成しその励起子のエネルギーを発光材料に移り発光材料を励起する。このようなホスト材料を用いる場合、ゲスト材料である発光材料はドーパントとしてホスト材料にドープして用いられる。
 ホスト材料としては、使用する発光材料に対して適切に選択する。ホスト材料としては、アントラセン誘導体、ナフタレン誘導体、ペリレン誘導体、キノリン誘導体、ジスチリルアリーレン誘導体、ジスチリルベンゼン誘導体、トリアリールアミン誘導体、ジスチリルアミン誘導体、キノリノラト系金属錯体、シロール誘導体、オキサジアゾール誘導体、オリゴチオフェン誘導体、ベンゾピラン誘導体、ジカルバゾール誘導体、トリアゾール誘導体、ベンゾオキサゾール誘導体、ベンゾチアゾール誘導体、リン誘導体などが挙げられ、これらのうちの1種又は2種以上を組み合わせて用いることもできる。ホスト材料への発光材料のドープ量は発光効率などから適切に選択すればよく0.01質量%乃至10質量%程度であるのが好ましい。
 尚、上記には有機EL発光装置について説明したが、発光材料を化合物半導体やペロブスカイト化合物に置き換えることで無機EL発光装置を構成することができる。
 化合物半導体としては、赤色発光の場合には、例えばSrSe、SrSeBa、Sr(POなどが使用でき、青色発光の場合には、例えばZnSeやZnSeのドープされた化合物が挙げられ、CdSe、ZnOもまたドーピングによって青色発光材料として使用することができる。緑色発光の場合には、CdZn、SeS、ZnSeのドープ及び不純物の制御により緑色発光材料として使用することができる。
 ペロブスカイト化合物はA、B及びXを成分とするペロブスカイト型結晶構造を有する。A、B及びXを成分とするペロブスカイト化合物としては、特に限定されず、3次元構造、2次元構造、疑似2次元構造のいずれかの構造を有する化合物であってもよい。3次元構造の場合には、ペロブスカイト化合物はABXで表され、2次元構造の場合にはABXで表される。
 ABXで表される3次元構造のペロブスカイト化合物の具体例としては、CsPbBr、CsPbCl、CsPbI、CsPbBr(3-y)(0<y<3)、CsPbBr(3-y)Cl(0<y<3)、FAPbBr、FAPbCl、FAPbI、FAPbBr(3-y)(0<y<3)、FAPbBr(3-y)Cl(0<y<3)、FAPbBr(3-y)Cl(0<y<3)、MAPbBr、MAPbCl、MAPbI、MAPbBr(3-y)Iy(0<y<3)、MAPbBr(3-y)Cl(0<y<3)が挙げられる。
 ABXで表される2次元構造のペロブスカイト化合物の好ましい具体例としては、CsPbBr、CsPbCl、CsPbI、CsPbBr(4-y)(0<y<4)、CsPbBr(4-y)Cl(0<y<4)、FAPbBr、FAPbCl、FAPbI、FAPbBr(4-y)(0<y<4)、FAPbBr(4-y)Cl(0<y<4)、FAPbBr(4-y)Cl(0<y<4)、MAPbBr、MAPbCl、MAPbI、MAPbBr(4-y)(0<y<4)、MAPbBr(4-y)Cly(0<y<4)が挙げられる。
 尚、上記の記載中、「FA」はホルムアミジニウムを、「MA」はメチルアンモニウムを意味する。
 また、ペロブスカイト化合物にはEu、Gd、Yb、Mn、Ce、Bi、Sm、Ho、Tbがドープされたものも用いてもよい。
 (発光層以外の有機化合物層)
 本実施形態において、発光層が有機EL発光層の場合、発光層13a乃至13cと下部電極2との間、或いは上部電極14との間には一般的な有機EL発光装置の構成の積層構造をとることができる。具体的には正孔注入層/正孔輸送層/発光層/電子輸送層/電子注入層などの複数層の構成にする。この他電子障壁層や付着改善層なども挿入してもよい。
 本実施形態において下部電極2上に発光層13a乃至13cを蒸着するということは正孔注入層/正孔輸送層もしくは電子輸送層/電子注入層などの複数層を介し、直接下部電極2上と発光層13a乃至13cとが接触しなくても下部電極2上に発光層13a乃至13cを蒸着することをいう。
 本実施形態において発光層13a乃至13c以外の層が画素4a乃至4cで共通の材料を使用するのであれば、蒸着マスク10a乃至10cを使用しないでリフトオフ層8を蒸着してもよい。また、画素4a乃至4cで異なる材料を使用するのであれば、発光層13a乃至13cの蒸着と同様に一の発光層に対応する開口部11a乃至11cを有する蒸着マスク10a乃至10cを使用して蒸着してもよい。
 本実施形態で使用する正孔注入層としては、アリールアミン類、フタロシアニン類、ルイス酸ドープ有機層等が挙げられる。正孔輸送層としてはアリールアミン類が挙げられる。正孔輸送層に用いる材料としては、フタロシアニン誘導体、トリフェニルジアミン誘導体、オキソジアゾール誘導体、ポリフィリル誘導体、スチルベン誘導体等を用いることができる。この他に、酸化モリブデン、酸化タングステン等の酸化物やこれらの混合物を用いることができる。正孔輸送層は、正孔注入性、正孔輸送性を備える有機化合物の単層又は複数の層からなる。正孔輸送層、電子輸送層として、発光層13a乃至13cで発生した励起子の拡散を抑制するための励起子阻止層としての機能を併せて持たせてもよい。
 本実施形態で使用する電子注入層としてはアルカリ金属やアルカリ土類金属及びそれらの化合物やアルカリ金属をドープした有機層などが挙げられる。本実施形態で使用する電子輸送層としてはアルミ錯体やオキサジアゾール、フェナントロリン、トリアゾール類などが挙げられる。電子輸送層に用いる材料としては、フェニルキノキサリン誘導体、オキサジアゾール誘導体、アルミキノリノール誘導体、トリアゾール誘導体、シロール誘導体、フェナントロリン誘導体等が挙げられる。この他に、アルカリ金属やアルカリ土類金属、希土類金属、及びこれらの化合物を用いることができる。また、これらのうちの1種又は2種以上組み合わせて用いてもよい。電子注入性、電子輸送性を備える有機化合物の単層又は複数の層からなる。また、電子輸送層として、正孔阻止層としての機能を併せて持たせてもよい。
 本実施形態の発光装置を、発光層が2層以上積層されたタンデム型、又は積層型とする場合、係る2層の発光層間に介在する電荷発生層(CGL)は、中間電極として機能し、性能において重要な役割を果たし、それぞれ、電子及び正孔の注入ためのn-ドープ層及びp-ドープ層からなる。電子及び正孔は、前記CGL及び電極から供給される。前記CGL中の消費された電子及び正孔は、それぞれカソード及びアノードから注入された電子及び正孔によって再び満たされ、その後バイポーラ電流が徐々に安定した状態に達する。典型的なCGL材料は、輸送層で用いられるn型及びp型伝導性ドーパントを含む。タンデム型、又は積層型の有機EL発光装置では同一画素上に発光層が二層以上の構成をとり、係る実施形態では同一画素上の発光層は必ずしも同じ発光色である必要はない。
 電荷発生層としては例えばLiO2やLi/V2O5、Cs2CO3やこれらの複合酸化物の混合物が挙げられる。また、金属ドープ層は、このような材料に限定されることがなく、例えば、Ca、Baやアルカリ土類金属、リチウム、セシウム等のアルカリ金属、In、Mg等の仕事関数の小さい金属、又はこれら金属の酸化物及び複合酸化物及びフッ化物の混合物や合金として安定性を高めて用いてもよい。
 (上部電極)
 発光層13a乃至13b上には、上部電極14が形成される。本実施形態で使用する上部電極14はボトムエミッション型かトップエミッション型かによって陰極や陽極の好ましい材料が異なる。トップエミッション型では透明であることが必要である。透明電極としてはITO、ZnO、FTO、InGaZn、In-Zn-O、InGaZnO系も利用可能である。また、アルカリ金属やアルカリ土類金属をドープした合金を上部電極14とすることが出来る。
 ボトムエミッション型の場合には透明である必要はなく陽極の場合には仕事関数の大きなAlやAu合金やPt合金等を用いられ、陰極の場合にはAg添加Mg、Li添加Al、シリサイド、ホウ化物、窒化物などが利用可能である。
 (その他の部材)
 上部電極上には、保護層、カラーフィルタ、マイクロレンズ等を設けてもよい。カラーフィルタを設ける場合は、保護層との間に平坦化層を設けてもよい。平坦化層はアクリル樹脂等で構成することができる。カラーフィルタとマイクロレンズとの間において、平坦化層を設ける場合も同様である。
 第二電極の上に、保護層を設けてもよい。例えば、第二電極上に吸湿剤を設けたガラスを接着することで、有機化合物層に対する水等の浸入を低減し、表示不良の発生を低減することができる。また、別の実施形態としては、第二電極上に窒化ケイ素等のパッシベーション膜を設け、有機化合物層に対する水等の浸入を低減してもよい。例えば、第二電極を形成後に真空を破らずに別のチャンバーに搬送し、CVD法で厚さ2μmの窒化ケイ素膜を形成することで、保護層としてもよい。CVD法の成膜の後で原子堆積法(ALD法)を用いた保護層を設けてもよい。ALD法による膜の材料は限定されないが、窒化ケイ素、酸化ケイ素、酸化アルミニウム等であってもよい。ALD法で形成した膜の上に、さらにCVD法で窒化ケイ素を形成してもよい。ALD法による膜は、CVD法で形成した膜よりも小さい膜厚であってもよい。具体的には、50%以下、さらには、10%以下であってもよい。
 カラーフィルタと保護層との間に平坦化層を有してもよい。平坦化層は、下の層の凹凸を低減する目的で設けられる。目的を制限せずに、材質樹脂層と呼ばれる場合もある。平坦化層は有機化合物で構成されていてもよく、低分子であっても、高分子であってもよいが、高分子であることが好ましい。
 平坦化層は、カラーフィルタの上下に設けられてもよく、その構成材料は同じであっても異なってもよい。具体的には、ポリビニルカルバゾール樹脂、ポリカーボネート樹脂、ポリエステル樹脂、ABS樹脂、アクリル樹脂、ポリイミド樹脂、フェノール樹脂、エポキシ樹脂、シリコーン樹脂、尿素樹脂等が挙げられる。
 有機発光素子又は該有機発光素子を有する有機発光装置は、その光出射側にマイクロレンズ等の光学部材を有してもよい。マイクロレンズは、アクリル樹脂、エポキシ樹脂等で構成されうる。マイクロレンズは、有機発光素子又は有機発光装置から取り出す光量の増加、取り出す光の方向の制御を目的としてもよい。マイクロレンズは、半球の形状を有してもよい。半球の形状を有する場合、当該半球に接する接線のうち、絶縁層と平行になる接線があり、その接線と半球との接点がマイクロレンズの頂点である。マイクロレンズの頂点は、任意の断面図においても同様に決定することができる。つまり、断面図におけるマイクロレンズの半円に接する接線のうち、絶縁層と平行になる接線があり、その接線と半円との接点がマイクロレンズの頂点である。
 また、マイクロレンズの中点を定義することもできる。マイクロレンズの断面において、円弧の形状が終了する点から別の円弧の形状が終了する点までの線分を仮想し、当該線分の中点をマイクロレンズの中点と呼ぶことができる。頂点、中点を判別する断面は、絶縁層に垂直な断面であってもよい。
 (リムーバー)
 リフトオフ層8と絶縁層3との間に介在していたシランカップリング剤はリムーバーには溶解しにくいため、リフトオフ層8を除去した後に絶縁層3に残る。このため絶縁層3の上面にシランカップリング剤処理を行った場合には、絶縁層3の上面にケイ素化合物を含まない部分とケイ素化合物を含む部分とが生じる。絶縁層3に残ったシランカップリング剤は終端構造なため封止膜として使用されるシリコン酸化膜やシリコン窒化膜との結合を形成しにくく、絶縁層3とこれら封止膜との密着性は低いが、絶縁層3上にはケイ素化合物を含まない部分もあるため、係る部分において封止膜との密着性は担保され易い。
 本実施形態で使用するリムーバーの一例としては、ジメチルスルホキシド、ジメチルイミダゾリジノン、スルホラン、N-メチル-2-ピロリドン、ジメチルホルムアミド、アセトニトリル、アセトン、ジオキサン、テトラメチル尿素、ヘキサメチルホスホルアミド、ヘキサメチルホスホロトリアミド、ピリジン、プロピオニトリル、ブタノン、シクロヘキサノン、テトラヒドロフラン、テトラヒドロピラン、エチレングリコールジアセテート、γ-ブチロラクトン、エタノールアミン、メタノール、エタノール、2-プロパノールが挙げられ、これらは1種類単独で又は2種類以上を併用して用いることができる。
 〔発光装置の用途〕
 本実施形態の発光装置は、表示装置や照明装置の構成部材として用いることができる。
 表示装置は、エリアCCD、リニアCCD、メモリーカード等からの画像情報を入力する画像入力部を有し、入力された情報を処理する情報処理部を有し、入力された画像を表示部に表示する画像情報処理装置でもよい。表示装置は、複数の画素を有し、複数の画素に接続されたトランジスタを有していてもよい。
 また、撮像装置やインクジェットプリンタが有する表示部は、タッチパネル機能を有していてもよい。このタッチパネル機能の駆動方式は、赤外線方式でも、静電容量方式でも、抵抗膜方式であっても、電磁誘導方式であってもよく、特に限定されない。また表示装置はマルチファンクションプリンタの表示部に用いられてもよい。
 次に、図面を参照しながら本実施形態に係る表示装置について説明する。
 図5の表示装置は、有機発光素子(有機EL発光素子)126とトランジスタの一例としてTFT118を有している。具体的には、ガラス、シリコン等の基板111とその上部に絶縁層112が設けられ、該絶縁層112の上に、ゲート電極113、ゲート絶縁膜114、半導体層115、ドレイン電極116、ソース電極117を有するTFT118が配置されている。TFT118の上部には絶縁膜119が設けられ、該絶縁膜119に設けられたコンタクトホール120を介して有機発光素子126を構成する陽極121とソース電極117とが接続されている。有機発光素子126は、陽極121と有機化合物層122と陰極123とを有し、かかる有機化合物層122は、図1A~図1D,図2A~図2Cに示した発光層13a乃至13cのいずれかを有している。また、図5において、絶縁層3については図示を省略する。
 尚、有機発光素子126に含まれる電極(陽極121、陰極123)とTFT118に含まれる電極(ソース電極117、ドレイン電極116)との電気接続の方式は、図5に示される態様に限られるものではない。つまり陽極121、陰極123のうちいずれか一方と、ソース電極117、ドレイン電極116のいずれか一方とが電気接続されていればよい。TFT118は、薄膜トランジスタを指す。
 陰極123の上には有機発光素子126の劣化を低減するための第一の保護層124や第二の保護層125が設けられている。
 本実施形態に係る有機発光素子126はTFT118により発光輝度が制御され、有機発光素子126を複数面内に設けることでそれぞれの発光輝度により画像を表示することができる。
 図5の表示装置ではスイッチング素子としてトランジスタを使用しているが、これに代えて他のスイッチング素子を用いてもよい。
 また図5の表示装置に使用されるトランジスタは、基板の絶縁性表面上に活性層を有するTFTに限らず、単結晶シリコンウエハを用いたトランジスタでもよい。また、活性層としては、アモルファスシリコン、微結晶シリコンなどの非単結晶シリコン、インジウム亜鉛酸化物、インジウムガリウム亜鉛酸化物等の非単結晶酸化物半導体であってもよい。
 また、低温ポリシリコンで形成されているトランジスタや、Si基板等の基板上に形成されたアクティブマトリクスドライバであってもよい。基板上とは、その基板内ということもできる。基板内にトランジスタを設けるか、TFTを用いるかは、表示部の大きさによって選択され、例えば0.5インチ程度の大きさであれば、Si基板上に有機発光素子を設けることが好ましい。ここで基板内に形成されるとは、Si基板等の基板自体を加工してトランジスタを作製することを意味する。つまり、基板内にトランジスタを有することは、基板とトランジスタとが一体に形成されていると見ることもできる。
 図6は、本実施形態に係る表示装置の一例を表す模式図である。表示装置1000は、上部カバー1001と、下部カバー1009との間に、タッチパネル1003、表示パネル1005、フレーム1006、回路基板1007、バッテリー1008を有している。タッチパネル1003及び表示パネル1005は、フレキシブルプリント回路FPC1002、1004が接続されている。回路基板1007には、トランジスタがプリントされている。バッテリー1008は、表示装置が携帯機器でなければ、設けなくてもよいし、携帯機器であっても、別の位置に設けてもよい。表示パネル1005に本実施形態に係る発光装置が用いられる。
 本実施形態に係る表示装置は、携帯端末の表示部に用いられる。その際には、表示機能と操作機能との双方を有してもよい。携帯端末としては、スマートフォン等の携帯電話、タブレット、ヘッドマウントディスプレイ等が挙げられる。
 本実施形態に係る表示装置は、複数のレンズを有する光学部と、当該光学部を通過した光を受光する撮像素子とを有する撮像装置の表示部に用いられる。撮像装置は、撮像素子が取得した情報を表示する表示部を有してもよい。また、表示部は、撮像装置の外部に露出した表示部であっても、ファインダ内に配置された表示部であってもよい。撮像装置は、デジタルカメラ、デジタルビデオカメラであってもよい。
 図7Aは、本発明に係る撮像装置の一例を表す模式図である。撮像装置1100は、ビューファインダ1101、背面ディスプレイ1102、操作部1103、筐体1104を有している。背面ディスプレイ1102には、本実施形態に係る発光装置が用いられる。表示装置は、撮像する画像のみならず、環境情報、撮像指示等を表示してもよい。環境情報には、外光の強度、外光の向き、被写体の動く速度、被写体が遮蔽物に遮蔽される可能性等であってもよい。
 撮像に好適なタイミングはわずかな時間なので、少しでも早く情報を表示した方がよい。従って、発光層として有機EL発光層を用いた表示装置を用いるのが好ましい。有機EL発光層は応答速度が速いからである。有機EL発光層を用いた表示装置は、表示速度が求められる、これらの装置、液晶表示装置よりも好適に用いることができる。
 撮像装置1100は、不図示の光学部を有する。光学部は複数のレンズを有し、筐体1104内に収容されている撮像素子に結像する。複数のレンズは、その相対位置を調整することで、焦点を調整することができる。この操作を自動で行うこともできる。撮像装置は光電変換装置と呼ばれてもよい。光電変換装置は逐次撮像するのではなく、前画像からの差分を検出する方法、常に記録されている画像から切り出す方法等を撮像の方法として含むことができる。
 図7Bは、本実施形態に係る電子機器の一例を表す模式図である。電子機器1200は、表示部1201と、操作部1202と、筐体1203を有する。筐体1203は、回路、当該回路を有するプリント基板、バッテリー、通信部を有している。表示部1201は本実施形態に係る発光装置を有している。操作部1202は、ボタンであってもよいし、タッチパネル方式の反応部であってもよい。操作部は、指紋を認識してロックの解除等を行う、生体認識部であってもよい。通信部を有する電子機器は通信機器ということもできる。電子機器は、レンズと、撮像素子とを備えることでカメラ機能をさらに有してもよい。カメラ機能により撮像された画像が表示部に映される。電子機器としては、スマートフォン、ノートパソコン等が挙げられる。
 図8A、図8Bは、本実施形態に係る表示装置の一例を表す模式図である。図8Aは、テレビモニタやPCモニタ等の表示装置である。表示装置1300は、額縁1301を有し表示部1302を有する。表示部1302には、本実施形態に係る発光装置が用いられる。額縁1301と、表示部1302を支える土台1303を有している。土台1303は、図8Aの形態に限られない。額縁1301の下辺が土台を兼ねてもよい。また、額縁1301及び表示部1302は、曲がっていてもよい。その曲率半径は、5000mm以上6000mm以下であってもよい。
 図8Bは本実施形態に係る表示装置の他の例を表す模式図である。図8Bの表示装置1310は折り曲げ可能に構成されており、いわゆるフォルダブルな表示装置である。表示装置1310は、第一表示部1311、第二表示部1312、筐体1313、屈曲点1314を有する。第一表示部1311と第二表示部1312とは、本実施形態に係る発光装置を有する。第一表示部1311と第二表示部1312とは、つなぎ目のない1枚の表示装置であってもよい。第一表示部1311と第二表示部1312とは、屈曲点で分けることができる。第一表示部1311、第二表示部1312は、それぞれ異なる画像を表示してもよいし、第一及び第二表示部とで一つの画像を表示してもよい。
 図9Aは、本実施形態に係る照明装置の一例を表す模式図である。照明装置1400は、筐体1401と、光源1402と、回路基板1403と、光学フィルタ1404と、光拡散部1405とを有している。光源1402は、本実施形態に係る発光装置を有している。光学フィルタ1404は光源の演色性を向上させるフィルタであってもよい。光拡散部1405は、ライトアップ等、光源1402の光を効果的に拡散し、広い範囲に光を届けることができる。光学フィルタ1404、光拡散部1405は、照明の光出射側に設けられてもよい。必要に応じて、最外部にカバーを設けてもよい。
 照明装置は例えば室内を照明する装置である。照明装置は白色、昼白色、その他青から赤のいずれの色を発光するものであってもよい。それらを調光する調光回路を有してもよい。照明装置は本実施形態に係る発光装置とそれに接続される電源回路を有している。電源回路は、交流電圧を直流電圧に変換する回路である。また、白とは色温度が4200Kで昼白色とは色温度が5000Kである。照明装置はカラーフィルタを有してもよい。
 また、本実施形態に係る照明装置は、放熱部を有してもよい。放熱部は装置内の熱を装置外へ放出するものであり、比熱の高い金属、液体シリコーン等が挙げられる。
 図9Bは、本実施形態に係る移動体の一例である自動車の模式図である。当該自動車は灯具の一例であるテールランプを有する。自動車1500は、テールランプ1501を有し、ブレーキ操作等を行った際に、テールランプを点灯する形態であってもよい。
 テールランプ1501は、本実施形態に係る発光装置を有している。テールランプ1501は、発光装置を保護する保護部材を有してもよい。保護部材はある程度高い強度を有し、透明であれば材料は問わないが、ポリカーボネート等で構成されることが好ましい。ポリカーボネートにフランジカルボン酸誘導体、アクリロニトリル誘導体等を混ぜてよい。
 自動車1500は、車体1503、それに取り付けられている窓1502を有してもよい。窓は、自動車の前後を確認するための窓でなければ、透明なディスプレイであってもよい。当該透明なディスプレイは、本実施形態に係る発光装置を有している。この場合、発光装置が有する電極等の構成材料は透明な部材で構成される。
 本発明に係る移動体は、船舶、航空機、ドローン等であってもよい。移動体は、機体と当該機体に設けられた灯具を有している。灯具は、機体の位置を知らせるための発光を行う。灯具は本実施形態に係る発光装置を有する。
 図10を参照して、上述の各実施形態の表示装置の適用例について説明する。表示装置は、例えばスマートグラス、HMD、スマートコンタクトのようなウェアラブルデバイスとして装着可能なシステムに適用できる。このような適用例に使用される撮像表示装置は、可視光を光電変換可能な撮像装置と、可視光を発光可能な表示装置とを有する。
 図10(a)は、1つの適用例に係る眼鏡1600(スマートグラス)を説明する。眼鏡1600のレンズ1601の表面側に、CMOSセンサやSPADのような撮像装置1602が設けられている。また、レンズ1601の裏面側には、上述した実施形態の表示装置が設けられている。
 眼鏡1600は、制御装置1603をさらに備える。制御装置1603は、撮像装置1602と各実施形態に係る表示装置に電力を供給する電源として機能する。また、制御装置1603は、撮像装置1602と表示装置の動作を制御する。レンズ1601には、撮像装置1602に光を集光するための光学系が形成されている。
 図10(b)は、1つの適用例に係る眼鏡1610(スマートグラス)を説明する。眼鏡1610は、制御装置1612を有しており、制御装置1612に、図10(a)の撮像装置1602に相当する撮像装置と、表示装置とが搭載される。レンズ1611には、制御装置1612内の撮像装置と、表示装置からの発光を投影するための光学系が形成されており、レンズ1611には画像が投影される。制御装置1612は、撮像装置及び表示装置に電力を供給する電源として機能すると共に、撮像装置及び表示装置の動作を制御する。制御装置1612は、装着者の視線を検知する視線検知部を有していてもよい。視線の検知は赤外線を用いてもよい。赤外発光部は、表示画像を注視しているユーザーの眼球に対して、赤外光を発する。発せられた赤外光の眼球からの反射光を、受光素子を有する撮像部が検出することで眼球の撮像画像が得られる。平面視における赤外発光部から表示部への光を低減する低減手段を有することで、画像品位の低下を低減する。
 赤外光の撮像により得られた眼球の撮像画像から表示画像に対するユーザーの視線を検出する。眼球の撮像画像を用いた視線検出には任意の公知の手法が適用できる。一例として、角膜での照射光の反射によるプルキニエ像に基づく視線検出方法を用いることができる。より具体的には、瞳孔角膜反射法に基づく視線検出処理が行われる。瞳孔角膜反射法を用いて、眼球の撮像画像に含まれる瞳孔の像とプルキニエ像とに基づいて、眼球の向き(回転角度)を表す視線ベクトルが算出されることにより、ユーザーの視線が検出される。
 本実施形態に係る表示装置は、受光素子を有する撮像装置を有し、撮像装置からのユーザーの視線情報に基づいて表示装置の表示画像を制御してもよい。具体的には、表示装置は、視線情報に基づいて、ユーザーが注視する第一の視界領域と、第一の視界領域以外の第二の視界領域とを決定される。第一の視界領域、第二の視界領域は、表示装置の制御装置が決定してもよいし、外部の制御装置が決定したものを受信してもよい。表示装置の表示領域において、第一の視界領域の表示解像度を第二の視界領域の表示解像度よりも高く制御してもよい。つまり、第二の視界領域の解像度を第一の視界領域よりも低くしてもよい。
 また、表示領域は、第一の表示領域、第一の表示領域とは異なる第二の表示領域とを有し、視線情報に基づいて、第一の表示領域及び第二の表示領域から優先度が高い領域を決定される。第一の視界領域、第二の視界領域は、表示装置の制御装置が決定してもよいし、外部の制御装置が決定したものを受信してもよい。優先度の高い領域の解像度を、優先度が高い領域以外の領域の解像度よりも高く制御してもよい。つまり優先度が相対的に低い領域の解像度を低くしてもよい。
 尚、第一の視界領域や優先度が高い領域の決定には、AIを用いてもよい。AIは、眼球の画像と当該画像の眼球が実際に視ていた方向とを教師データとして、眼球の画像から視線の角度、視線の先の目的物までの距離を推定するよう構成されたモデルであってもよい。AIプログラムは、表示装置が有しても、撮像装置が有しても、外部装置が有してもよい。外部装置が有する場合は、通信を介して、表示装置に伝えられる。
 視認検知に基づいて表示制御する場合、外部を撮像する撮像装置を更に有するスマートグラスに好ましく適用できる。スマートグラスは、撮像した外部情報をリアルタイムで表示することができる。
 (実施例1)
 本実施例では、図1A~図1D,図2A~図2Cに例示した工程に沿って、ボトムエミッション型の有機EL発光装置を製造した。
 基板1として、無アルカリガラスを使用し、トランジスタのスイッチング素子などからなる発光を制御する制御回路(不図示)が絶縁性の基板上に形成されているものを用いた。下部電極2にはITOを用い、20μm×70μmパターンを互いに4μmの間隔をおいて配置した。パターニングされた下部電極2間に、幅5μm、高さ1μmのブラックレジストからなる絶縁層3を形成した。
 絶縁層3はヘキサメチルジシラザンのシランカップリング剤で処理後にリフトオフレジストを塗布し、現像液にアルカリ現像液を使用したフォトリソグラフィにてリフトオフ層8を形成した。
 リフトオフ層8は、高さが3μmであり、底面となる絶縁層3への設置面の幅(図3A~図3D中のA)が4μmであり、上面は6μm幅の逆テーパー形状(図3Aを有し、開口部は19μm×69μmである。リフトオフ層8の開口部は画素4a乃至4c上に位置するように配置した。
 本実施例においては、リフトオフ層8と絶縁層3との間にはシランカップリング剤が介在していることでリフトオフ層8は絶縁層3に固定されている。リフトオフ層8から露出した絶縁層3の上面ではシランカップリング剤がアルカリ現像液で除かれている。
 図1Aの状態で、リフトオフ層8をマスクとして画素4a乃至4c内に同時に不図示の正孔注入層/正孔輸送層を蒸着した。
 次に図1Bに示すように、第1の画素4aのリフトオフ層8の開口部上に開口部11aを有する蒸着マスク10aを配置した。蒸着マスク10aには29μm×79μmの開口部11aが設けられている。蒸着マスク10aの開口部11aのうちリフトオフ層8側の面の開口幅aは開口部11aの短辺で29μm、長辺で70μmとなる。リフトオフ層8の上面12の開口部の開口幅cは短辺で19μm、長辺で69μmとなり、長辺と短辺でともにa>cの関係となる。また、リフトオフ層8の上面12の幅bは6μmであるため、a<2b+cの関係となる。この状態で、図1Cに示すように、緑色発光材料を蒸着し、第1の画素4aに不図示の正孔注入層/正孔輸送層を介して下部電極2上に第1の発光層13aとして緑色発光層を形成した。
 次に図1Dに示すように、第2の画素4bのリフトオフ層8の開口部上に開口部11bを有する蒸着マスク10bを配置し、この状態で赤色発光材料を蒸着し、不図示の正孔注入層/正孔輸送層を介して下部電極2上に第2の発光層13bとして赤色発光層を形成した。開口部11bの寸法は開口部11aと同じである。
 次に図2Aに示すように、第3の画素4cのリフトオフ層8の開口部上に開口部11cを有する蒸着マスク10cを配置し、この状態で青色発光材料を蒸着し、不図示の正孔注入層/正孔輸送層を介して下部電極2上に第3の発光層13cとして青色発光層を形成した。開口部11cの寸法は開口部11aと同じである。
 リフトオフ層8上の蒸着マスク10cを取り除き、リフトオフ層8をマスクとして不図示の電子輸送層と電子注入層、及び上部電極14をこの順で画素4a乃至4c全てに蒸着した。上部電極14には、Al/LiFを用いた。
 次にリムーバーとしてN-メチル-2-ピロリドンを使用してリフトオフ層8を溶解させた。画素4a乃至4c内の発光層13a乃至13c上には不図示の電子輸送層/電子注入層、上部電極14が有るため、発光層13a乃至13cはリムーバーには触れない。また、リフトオフ層8と絶縁層3との間に介在していたシランカップリング剤16はリムーバーには溶解しにくいため絶縁層3上に残った。このため絶縁層3の上面は、ケイ素化合物を含まない部分とケイ素化合物を含む部分とが生じた。リフトオフ層8の蒸着物はリフトオフされ、緑色発光の第1の発光層13a、赤色発光の第2の発光層13b、青色発光の第3の発光層13cを備えた有機EL発光装置が製造された。
 (実施例2)
 本実施例では画素4a乃至4cのそれぞれで使用する材料が異なること以外は実施例1と同様の有機EL発光装置を製造した。具体例には、第1の画素4a及び第2の画素4bの正孔注入層/正孔輸送層の蒸着は図4Aに示すように、画素4a、4bのリフトオフ層8の開口部上に開口部11dを有する蒸着マスク10dを配置して実施した。第3の画素4cの正孔注入層/正孔輸送層の蒸着は図4Bに示すように第3の画素4cのリフトオフ層8の開口部上に開口部11eを有する蒸着マスク10eを配置して実施した。尚、図4A、図4B中の15a、15bは互いに異なる構成の正孔注入層/正孔輸送層を示す。
 (実施例3)
 下部電極下にAg層を設けると共に、上部電極にIZO(In-Zn-O)を設けた以外は実施例1と同様にしてトップエミッション型の有機EL発光装置を製造した。
 (実施例4)
 本実施例では画素4a乃至4c内の発光層13a乃至13c上に電子輸送層/電子注入層を蒸着した後に電荷発生層としてLiOを蒸着した。次いで、該電荷発生層上に再び正孔注入層/正孔輸送層/発光層13a乃至13c/電子輸送層/電子注入層/上部電極を蒸着した以外は実施例1と同様にして、画素内に発光層が二層積層したタンデム型の有機EL発光装置を製造した。
 (実施例5)
 発光層13a乃至13cを無機EL材料で形成した以外は実施例1と同様にして発光装置を製造した。具体的には緑色発光層はペロブスカイト化合物のCsPbBrを、赤色発光層はペロブスカイト化合物のCsPbIを、青色発光層は化合物半導体のZnSeを使用した。
 (実施例6)
 図1A~図1D、図2A~図2Cに示した製造工程に沿って、有機EL発光装置を製造した。基板1には無アルカリガラスを使用し、該基板1上にトランジスタ等スイッチング素子などからなる制御回路(不図示)を形成した。係る基板1上に、20μm×70μmパターンのITOからなる下部電極2を互いに4μmの間隔をおいて配置した。下部電極2間には、幅が5μm、高さが1μmのブラックレジストからなる絶縁層3を形成した。下部電極2上には不図示の正孔輸送層/正孔注入層を形成し、第1の画素4aには緑色発光の第1の発光層13a、第2の画素4bには赤色発光の第2の発光層13b、第3の画素4cには青色発光の第3の発光層13cを蒸着した。各発光層13a乃至13c上には不図示の電子注入層/電子輸送層を蒸着し、更にその上にAl/LiFを上部電極14として蒸着した。絶縁層3の上面には、ケイ素化合物を含まない部分とケイ素化合物を含む部分が設けられている。リフトオフ層8を除去した後、上部電極14表面から絶縁層3表面にかけて連続して酸化ケイ素からなる封止膜(不図示)を設けた。係る封止膜と絶縁層3の上面のケイ素化合物を含まない部分とが強固に密着するため、封止膜による封止性が維持される。
 本発明は上記実施の形態に制限されるものではなく、本発明の精神及び範囲から離脱することなく、様々な変更及び変形が可能である。従って、本発明の範囲を公にするために以下の請求項を添付する。

Claims (16)

  1.  基板と、前記基板上に配置された複数の下部電極と、前記下部電極の端を覆う絶縁層と、前記下部電極上であって、前記絶縁層で区画された画素に配置された発光層と、前記発光層を挟んで前記下部電極に対向する上部電極と、を有する発光装置の製造方法であって、
     前記複数の下部電極と、前記下部電極の端を覆う前記絶縁層と、前記絶縁層で区画された画素上を開口部として有するリフトオフ層と、が設けられた基板を用意する工程と、
     前記画素の下部電極上に発光層を蒸着する工程と、
     前記リフトオフ層を基板から剥離する工程と、を有し、
     前記発光層の蒸着が、前記リフトオフ層の開口部上に開口部を有する蒸着マスクを配置して蒸着することを特徴とする発光装置の製造方法。
  2.  前記絶縁層が遮光層であることを特徴とする請求項1に記載の発光装置の製造方法。
  3.  前記発光層の発光色が複数であり、
     前記発光層の蒸着は、発光色毎に行われ、蒸着される発光層とは発光色が異なる発光層の画素の前記リフトオフ層の開口部は、前記蒸着マスクで覆われていることを特徴とする請求項1に記載の発光装置の製造方法。
  4.  前記蒸着マスクの開口部のうち、前記リフトオフ層の側の面の開口幅をaとし、前記リフトオフ層の上面の開口部の開口幅をcとした時、a>cの関係となることを特徴とする請求項1に記載の発光装置の製造方法。
  5.  前記蒸着マスクの開口部のうち、前記リフトオフ層の側の面の開口幅をaとし、前記リフトオフ層の上面の幅をbとし、前記リフトオフ層の上面の開口部の開口幅をcとした時、a<2b+cの関係となることを特徴とする請求項1に記載の発光装置の製造方法。
  6.  前記リフトオフ層の側面が前記絶縁層に接する部位における前記リフトオフ層の幅をA、リフトオフ層の最大幅をBとした時、A<Bであることを特徴とする請求項1に記載の発光装置の製造方法。
  7.  同一の画素に発光層を二層以上形成することを特徴とする請求項1に記載の発光装置の製造方法。
  8.  前記発光層が有機エレクトロルミネッセンス化合物、化合物半導体、ペロブスカイト化合物のいずれかを含むことを特徴とする請求項1に記載の発光装置の製造方法。
  9.  基板と、前記基板上に配置された複数の下部電極と、前記下部電極の端を覆う絶縁層と、前記下部電極上であって、前記絶縁層で区画された画素に配置された発光層と、前記発光層を挟んで前記下部電極に対向する上部電極と、を有し、前記発光層の発光色が複数である発光装置であって、
     前記絶縁層の上面が、ケイ素化合物を含まない部分とケイ素化合物を含む部分とを有することを特徴とする発光装置。
  10.  前記絶縁層が遮光層であることを特徴とする請求項9に記載の発光装置。
  11.  前記発光層が有機エレクトロルミネッセンス化合物を含むことを特徴とする請求項9に記載の発光装置。
  12.  請求項9に記載の発光装置と、前記発光装置の各画素に接続されたトランジスタと、を有することを特徴とする表示装置。
  13.  複数のレンズを有する光学部と、前記光学部を通過した光を受光する撮像素子と、前記撮像素子が撮像した画像を表示する表示部と、を有し、
     前記表示部は請求項9に記載の発光装置を有することを特徴とする光電変換装置。
  14.  請求項9に記載の発光装置を有する表示部と、前記表示部が設けられた筐体と、前記筐体に設けられ、外部と通信する通信部と、を有することを特徴とする電子機器。
  15.  請求項9に記載の発光装置を有する光源と、前記光源が発する光を透過する光拡散部又は光学フィルタと、を有することを特徴とする照明装置。
  16.  請求項9に記載の発光装置を有する灯具と、前記灯具が設けられた機体と、を有することを特徴とする移動体。
