Abstract

本開示は、試料に対して光を照射することにより生じる、光の干渉、光の回折、光の定在波などに起因する観察画像上の特徴量を用いて、試料についての情報を得ることができる、荷電粒子ビームシステムを提供することを目的とする。本開示に係る荷電粒子ビームシステムは、試料に対して光を照射することにより生じる、前記光の干渉、前記光の回折、または前記光の定在波に起因する第1特徴量を、試料の観察画像から抽出し、前記第1特徴量を用いて、前記試料の第2特徴量を取得する(図6参照)。

Description

荷電粒子ビームシステム
 本開示は、荷電粒子ビームシステムに関する。
 電子顕微鏡は、電子ビームを電子レンズによって集束して試料に対して照射し、試料から発生する2次電子を検出して画像を形成する。電子顕微鏡を用いて試料を観察する際に、電子ビームの照射領域に光を照射することにより、光が試料に対して及ぼす作用を電子顕微鏡の画像に重畳させることができる。
 特許文献1には、SiCに対して光を照射することにより生じる結晶欠陥界面へのキャリアのトラップを画像に重畳させる電子顕微鏡が開示されている。特許文献2には、グラファイト膜に対して光を照射することにより生じるナノスケールの機械的な振動を画像に重畳させる電子顕微鏡が開示されている。

 特許文献1や特許文献2に開示の電子顕微鏡は、光の干渉により生じる定在波の強度分布を考慮したシステムではないので、干渉が起こる条件から判る試料の情報が画像に重畳しない。したがって、干渉が起こる条件から判る試料の情報として、例えば試料の形状、寸法、高さ、側壁角度、誘電率、誘電率、透磁率、光の吸収率、側面の曲率、ボーイング、ネッキング、欠陥、ボイド、材料情報、拡散速度、移動度、などを取得できない。
 本開示は、上記課題に鑑みてなされたものであり、試料に対して光を照射することにより生じる、光の干渉、光の回折、光の定在波などに起因する観察画像上の特徴量を用いて、試料についての情報を得ることができる、荷電粒子ビームシステムを提供することを目的とする。
 本開示に係る荷電粒子ビームシステムは、試料に対して光を照射することにより生じる、前記光の干渉、前記光の回折、または前記光の定在波に起因する第1特徴量を、試料の観察画像から抽出し、前記第1特徴量を用いて、前記試料の第2特徴量を取得する。
 本開示に係る荷電粒子ビームシステムによれば、試料に対して光を照射することにより生じる、光の干渉、光の回折、光の定在波などに起因する観察画像上の特徴量を用いて、試料についての情報を得ることができる。

<実施の形態1>
 本開示の実施形態1では、試料に入射されるレーザ光と試料から反射されるレーザ光との干渉によって発生する定在波に起因する画像パターンから、試料の高さまたは側壁角度の情報を取得する荷電粒子ビームシステムについて述べる。
 図1は、本実施形態1に係る荷電粒子ビームシステム100の構成例を示す図である。荷電粒子ビームシステム100は、走査電子顕微鏡101、レーザ光照射ユニット102、コンピュータシステム103、同期制御システム104を備え、これらは互いに接続されているかまたは互いに通信可能に構成されている。走査電子顕微鏡101とレーザ光照射ユニット102は、同一の試料に対してそれぞれ電子ビームとレーザ光を照射可能なように構成されており、かつレーザ光の照射領域内に電子ビームを照射するよう構成されている。
 図2は、走査電子顕微鏡101の構成例を示す図である。走査電子顕微鏡101は、断続照射系、電子光学系、2次電子検出系、ステージ機構系、画像処理系、制御系、操作系により構成されている。断続照射系は、電子ビーム源1(荷電粒子源)、パルス電子生成器4により構成されている。
 電子光学系は、コンデンサレンズ2、絞り3、偏向器5、対物レンズ6、試料電界制御器7により構成されている。偏向器5は、電子ビームを試料上で1次元的、あるいは2次元的に走査するために設けられており、後述する制御の対象となる。
 2次電子検出系は、検出器8、出力調整回路9により構成されている。ステージ機構系は、試料ステージ10、試料11により構成されている。制御系は、加速電圧制御部21、照射電流制御部22、パルス照射制御部23、偏向制御部24、集束制御部25、試料電界制御部26、ステージ位置制御部27、制御伝令部28、により構成されている。制御伝令部28は、操作インターフェース41から入力された入力情報に基づき、各制御部へ制御値を書き込み制御する。
 パルス照射制御部23は、電子ビームを連続して照射する時間である照射時間、あるいは電子ビームを連続して照射する距離である照射距離、あるいは電子ビームの照射と照射の間の時間である遮断時間、あるいは電子ビームの照射と照射の間の距離間隔である照射点間距離を制御する。偏向制御部24は、走査する距離や速度を制御する。
 画像処理系は、検出信号処理部31、検出信号解析部32、画像表示部33により構成されている。画像処理系の検出信号処理部31また検出信号解析部32は1つ以上のプロセッサを備え、検出した2次電子をサンプリングして、単位時間の2次電子の量を画素の明るさに変換し、画像のビットマップを作成する。
 図3は、レーザ光照射ユニット102の構成例を示す図である。レーザ光照射ユニット102は、レーザ光源201、パルスレーザ光生成器202、調整ミラー203、波長制御器204、強度制御器205、偏光角制御器206、ビームスプリッタ207、レーザ光モニタ器208、集光レンズ209、入射角調整器210により構成されている。本実施形態1では、レーザ光源201に加えて別途パルスレーザ光生成器202を設ける構成としたが、パルスレーザ光を照射可能なレーザ光源201を用いても実施可能である。本実施形態1ではパルスレーザ光生成器202として音響光学変調器を用い、音波によって回折光を発生させることでパルスレーザ光を発生させたが、例えば電気光学変調器を用いてパルスレーザ光を発生させる構成、シャッターを後段に配置し、シャッターを高速に開閉させることでパルスレーザ光を発生させる構成などによっても実施可能である。本実施形態1ではパルスレーザ光生成器202を駆動せず、連続レーザ光のままパルスレーザ光生成器202を通過させた。
 本実施形態1では調整ミラー203を複数設け、レーザ光の位置と角度をそれぞれ調整できる構成とした。波長制御器204としては非線形光学結晶を組み込んだユニットを用い、強度制御器205としては光学フィルタを用い、偏光角制御器206としては偏光板を用いた。ビームスプリッタ207でレーザ光の一部をレーザ光モニタ器208に照射する構成とした。レーザ光モニタ器208としてレーザ光の位置や角度や強度分布等を測定できる計測器を用い、測定した結果を、レーザ光源、パルスレーザ光生成器、調整ミラー、波長制御器、強度制御器、偏光角制御器などへフィードバックできる構成とした。集光レンズ209は焦点距離の異なる複数の集光レンズから1つの集光レンズを選択して設置できる構成とし、複数のスポットサイズを選択できるようにした。本実施形態1では入射角調整器210としてレーザステージを用いたが、ミラーを用いて入射角を調整しても実施可能である。
 図4は、コンピュータシステム103の構成例を示す図である。コンピュータシステム103は、光の干渉で生じる定在波に起因するパターンを画像から抽出し、試料の情報を取得するために要するモジュール(アプリケーション)が記憶されたメモリ303、メモリ303内に記憶されたモジュールやアプリケーションを実行する1以上のプロセッサ302が内蔵されている。プロセッサ302は、後述するような処理を自動的、あるいは半自動的に実行する。コンピュータシステム103は、試料の情報の記憶や演算処理に要する情報を入出力する入出力装置301を備える。試料の情報とは、干渉が起こる条件から判る試料の情報であり、試料の形状、寸法、高さ、側壁角度、誘電率、誘電率、透磁率、光の吸収率、側面の曲率、ボーイング、ネッキング、欠陥、ボイド、材料情報、拡散速度、移動度などである。試料の情報の記憶や演算処理に要する情報には、走査電子顕微鏡101で取得した画像が含まれる。

 メモリ303には、モデル解析式ライブラリ306、シミュレーションデータライブラリ307、測定データライブラリ308、参照Die画像ライブラリ309、設計データライブラリ310が記憶されている。
 プロセッサ302は、光の干渉で生じる定在波に起因するパターンを画像から抽出するための演算処理を主に実施する干渉パターン抽出プロセッサ304と、画像から抽出したパターンの位置情報や時間情報を受け付け、メモリ303に参照することによって試料の情報を出力する演算処理を主に実施する試料情報抽出プロセッサ305を備える。パターンの位置情報とは、パターンの位置、間隔、幅、本数、位置の局所変化等である。
 モデル解析式ライブラリ306は、モデル解析式が記憶されたデータベースのことである。モデル解析式は、(a)画像のパターンと測定条件とを干渉パターン抽出プロセッサ304に入力した際に、画像のパターンが光の干渉で生じる定在波に起因するパターンであるか否かを判別する指標を出力するために用いる応答関数、(b)干渉パターン抽出プロセッサ304で抽出された画像のパターンと、測定条件とを試料情報抽出プロセッサ305に入力した際に、試料情報抽出プロセッサ305が試料の情報を出力するために用いる応答関数、などを含む。測定条件は、入出力装置301から入力された試料の条件や、走査電子顕微鏡の条件や、レーザ光照射ユニットの条件や、同期制御システムの条件などのことである。
 シミュレーションデータライブラリ307は、測定条件と試料の情報と前述したモデル解析式とを用いてシミュレーションした画像が記憶されたデータベースである。当該データベースと入出力装置301から入力される画像とのデータセットの組に基づき、プロセッサ302や干渉パターン抽出プロセッサ304や試料情報抽出プロセッサ305が演算処理を実施することにより、試料の情報が出力される。例えば、まず干渉パターン抽出プロセッサ304がセマンティックセグメンテーションを実施して画像の領域を分類し、次に試料情報抽出プロセッサ305が、正規化相関係数が最大になるようにデータベースの画像領域を分類した結果と、入出力装置301から入力される画像領域を分類した結果との対応付けを実施することにより、試料の情報を出力する。
 測定データライブラリ308は、走査電子顕微鏡101で取得した画像が、画像の関連情報と関連づけて記憶されたデータベースである。画像の関連情報とは、後述する設計データライブラリ310に記憶された試料の設計データや、前述の測定条件や、日時や、試料を製造するために使用した装置から出力される情報や、試料を観察するために使用した(走査電子顕微鏡101とは別の)装置から出力される情報などのことである。当該データベースと入出力装置301から入力される画像とのデータセットの組に基づき、プロセッサ302や干渉パターン抽出プロセッサ304や試料情報抽出プロセッサ305が演算処理を実施することにより、試料の情報が出力される。例えば、プロセッサ302で畳み込みニューラルネットワークを用いて、当該データベースと入出力装置301から入力される画像との対応付けを行うことで、試料の情報を出力する。
 参照Die画像ライブラリ309は、走査電子顕微鏡101で取得した画像が、試料の特性が同じまたは近しい箇所で取得した画像ごとに分類されて記憶されたデータベースである。当該データベースと入出力装置301から入力される画像とのデータセットの組に基づき、プロセッサ302や干渉パターン抽出プロセッサ304や試料情報抽出プロセッサ305が演算処理を実施することにより、試料の情報が出力される。例えば、プロセッサ302でk近傍法を用いて、入出力装置301から入力される画像を分類した結果を、当該データベースの分類と比較することで、試料の情報を出力する。
 設計データライブラリ310は、設計データが記憶されたデータベースである。設計データとは、例えば、コンピュータ支援設計(Computer-Aided Design:CAD)ツールで作製した、試料の寸法、材質等に関するデータのことである。
 図5は、同期制御システム104の構成例を示す図である。同期制御システム104は、同期制御部401と遅延制御部402から構成されている。同期制御部401は、走査電子顕微鏡101とレーザ光照射ユニット102との間の時刻を同期する。遅延制御部402は、同期制御部401と走査電子顕微鏡101との間の遅延時間と、同期制御部401とレーザ光照射ユニット102との間の遅延時間を制御する。
 図6は、荷電粒子ビームシステム100が試料の情報を取得する工程を示すフローチャートである。本フローチャートは、コンピュータシステム103によって実施される。後述するフローチャートも同様である。以下図6の各ステップについて説明する。

 ユーザは、例えば入出力装置301を介して、試料の条件を入力する。試料の情報とは、試料の座標、メモリ303に記憶される情報(例えば試料の設計データ)、などの情報である。コンピュータシステム103はその情報を受け取る。S602~S604において入力される情報についても同様である。

 S608において、画像に周期的に現れる縞状パターンの間隔(ΔL)との比較対象として、式1から算出した縞状パターンの間隔(ΔL)を用いたが、これに限ることはない。例えば、シミュレーションデータライブラリ307に記憶された、測定条件と試料の情報とモデル解析式とを用いてシミュレーションした画像を比較対象としてもよい。また、本実施形態1では、画像に周期的に現れる縞状パターンの間隔(ΔL)と、モデル解析式ライブラリ306に記憶された式1から算出した縞状パターンの間隔(ΔL)との一致度を指標とし、光の干渉で生じる定在波に起因した画像のパターンを抽出したが、レーザ光照射ユニット102の条件等の測定条件が適切か否かを判定するために、この一致度を用いてもよい。また、本実施形態1ではS609において、設計データライブラリ310に記憶された試料の高さ(H)や側壁角度(α)を参照したが、これに限ることはない。例えば、試料の高さ(H)を原子間力顕微鏡で測定した結果を参照してもよいし、側壁角度(α)を観察画像から抽出した結果を参照してもよい。
 図7は、コンピュータシステム103が提供するユーザーインターフェースの例を示す図である。S601からS604で入力する情報を、入力及び表示するGUI(Graphical User Interface)と、S609で出力した試料の情報を表示するGUIが設けられている。これらのGUIは例えば入出力装置301に備えられた表示装置に表示される。GUIには、試料の座標を設定する入力欄が設けられている。また、メモリ303に記憶される情報、例えば試料の設計データ等を設定する入力欄が設けられている。また、走査電子顕微鏡の条件を設定する入力欄として、視野(Field Of View:FOV)の大きさを設定する入力欄、電子ビームの加速電圧を入力する入力欄、電子ビームのプローブ電流を入力する入力欄、フレーム数(画像の積算枚数)を入力する入力欄、電子ビームの走査速度を設定する入力欄、試料に印加される電圧の大きさを設定する入力欄、電子ビームの照射時間または照射距離または遮断時間または照射点間距離のいずれか1つ以上を設定する入力欄が設けられている。また、レーザ光照射ユニットの条件を設定する入力欄として、レーザ光の波長を設定する入力欄、レーザ光の入射角を設定する入力欄、レーザ光の偏光角を設定する入力欄、レーザ光のスポットサイズを設定する入力欄、レーザ光のパワーを設定する入力欄、レーザ光のパルス幅またはパルスレーザ光の周期のいずれか1つ以上を設定する入力欄が設けられている。また、走査電子顕微鏡101とレーザ光照射ユニット102との間の遅延時間の差を設定する入力欄が設けられている。また、コンピュータシステム103による解析方法を設定する入力欄が設けられている。コンピュータシステム103による解析方法は、入力欄からオペレータが手動で設定してもよいし、装置が自動で選択してもよい。また、画像を表示する表示欄が設けられている。また、干渉で生じる定在波に起因した画像のパターンを抽出した結果を表示する表示欄が設けられている。また、試料の情報を表示する出力欄が設けられている。本実施例では、出力した試料の高さを、高さと試料パターンのIDとの関係として表示したり、推定される断面構造として図示したり、高さの試料の座標の関係をマップとして図示したりしたが、例えば高さの頻度分布や累積度数分布のような分布を表示することも可能である。
 図8は、試料の1例を示す図である。試料はFinFET(Fin Field-Effect Transistor)を製造する途中にシリコンウェーハ上に形成される構造であり、シリコン基板を削り出した細い短冊状の形状をしている。本実施形態1では、短冊状の形状の高さ(H)や側壁角度(α)の情報を取得した。
 図9は、試料とレーザ光の1例を示す図である。入射角θで試料に照射されるレーザ光の一部は、側壁角度αで反射されてシリコン基板の上面に照射される。これにより、側壁で反射されてシリコン基板の上面に照射された光と、側壁で反射されずにシリコン基板の上面に照射された光との間の干渉で定在波が生じ、定在波の間隔が式1に従って生じる。側壁角度αや高さHは式2や式3に従う。そこでまず、画像に周期的に現れる縞状パターンの間隔(ΔL)と、モデル解析式ライブラリ306に記憶された式1から算出した縞状パターンの間隔(ΔL)との一致度を指標とし、一致度が閾値を超えるパターンを、光の干渉で生じる定在波に起因した画像のパターンとして抽出する。次に、画像から抽出した画像のパターンの位置(観察対象の試料パターンから最も遠くに位置する画像のパターンの位置(L)、または観察対象の試料パターンから最も近くに位置する画像のパターンの位置(L))、ぱやーん本数(n)、パターン間隔(ΔL)を観察画像から抽出するとともに、レーザ光の入射角(θ)をあらかじめ取得し、モデル解析式ライブラリ306に記憶された式2または式3を参照し、設計データライブラリ310に記憶された試料の高さ(H)や側壁角度(α)のどちらか一方を参照し、他方を出力する。以上のプロセスにより、試料の高さHまたは側壁角度αを取得することができる。
 本実施形態1では、式2または式3を参照することにより試料の高さ(H)や側壁角度(α)を定量的に取得したが、試料の高さHや側壁角度αが所定の条件であるか否かを判定する検査も実施可能である。例えば、試料の高さHの目標値がH、許容誤差がHである場合、試料の高さ(H)がH-H<H<H+Hであれば合格、それ以外であれば不合格とする検査が、荷電粒子ビームシステム100を用いることで実施できる。
<実施の形態2>
 本開示の実施形態2に係る荷電粒子ビームシステム100は、試料の表面電位を制御することにより、光の干渉で生じる定在波に起因するパターンの強度を制御し、試料の誘電率に関する情報を取得する。
 図10は、本実施形態2に係る荷電粒子ビームシステム100の構成例を示す図である。図10に例示する荷電粒子ビームシステム100は図1と同じように、走査電子顕微鏡101、レーザ光照射ユニット102、コンピュータシステム103、同期制御システム104を備えるとともに、第2レーザ光照射ユニット501を備える。図1では、試料に照射されるレーザ光と、試料に照射された後に光路が変わったレーザ光との干渉によって発生する定在波を検出する。これに対して図10では、試料に照射される複数のレーザ光が互いに干渉する。したがって、試料の構造や形状によらず、試料上に定在波を形成することが可能となる。
 走査電子顕微鏡101、レーザ光照射ユニット102、コンピュータシステム103、同期制御システム104、第2レーザ光照射ユニット501は互いに接続されているか、または互いに通信可能に構成されてる。走査電子顕微鏡101、レーザ光照射ユニット102、第2レーザ光照射ユニット501は、同一の試料に対してそれぞれ電子ビームとレーザ光を照射可能なように構成されており、かつレーザ光の照射領域内に電子ビームを照射するよう構成されている。
 本実施形態2では、図2の走査電子顕微鏡101のシステムと、図3のレーザ光照射ユニット102のシステムと、図3のレーザ光照射ユニット102と同じく構成されている第2レーザ光照射ユニット501と、図4のコンピュータシステム103と、図5の同期制御システム104を用い、図6または後述する図12のフローチャートに従って試料を観察して情報を取得した。第2レーザ光照射ユニット501は、レーザ光照射ユニット102と同一の試料にレーザ光を照射可能であればよいので、例えばミラーを試料から反射されるレーザ光の光路上に設置することによって第2レーザ光照射ユニット501を構成してもよい。
 走査電子顕微鏡101の観察画像のコントラストのうち、試料の表面電位に起因するコントラストは電位コントラスト(Voltage Contrast:VC)と呼ばれている。本実施形態2では、試料の表面電位を制御し、表面電位を画像の電位コントラストとして検出することにより、光の干渉で生じる定在波に起因するパターンの強度を制御した。具体的には、試料に表面電位を与えるため、走査電子顕微鏡101において、まず加速電圧を500Vに設定して、試料からの2次電子放出率が1より大きい状態を作り出し、試料の表面電位が正の電位になるようにした。次に、照射電流を1nA、照射時間を10psから1nsのいずれか、遮断時間を90psから9nsのいずれかに設定して、試料に交流状に電流を流す状態にした。次に、レーザ光の波長を100nmから1000nmのいずれかに設定して、レーザ光照射ユニット102と第2レーザ光照射ユニット501からレーザ光を同一の試料に照射した。
 レーザ光には、試料の帯電を緩和させる効果がある。例えば、レーザ光のエネルギーが試料のバンドギャップより大きい場合、レーザ光を正帯電した試料に照射すると、価電子帯の電子が伝導体に励起されるので、正帯電の一部が負の電荷をもつ電子によって除去される。試料の帯電を緩和させる効果は、レーザ光が干渉して強め合う部分ほど大きいので、レーザ光が干渉して強め合う部分ほど試料の表面電位が小さくなる。したがって、光の干渉で生じる定在波に起因するパターンは電位コントラストとして検出できる。
 図11は、試料とレーザ光の1例を示す図である。試料はFET(Field-Effect Transistor)を製造する途中にシリコンウェーハ上にソースとドレインとゲート酸化膜が形成された構造である。この試料はゲート酸化膜として誘電率の高いHigh-k膜を使用している。High-k膜にはハフニウムを含む化合物を用いており、1例としてHfSiO(N)/SiOを用いる。
 High-k膜にレーザ光が照射されると、レーザ光は屈折し、ゲート酸化膜中では波長が変化する。屈折の角度(β)はスネルの法則に従うので、式4で表される通り、誘電率(ε)と透磁率(μ)の関数によって表される。

 High-k膜中の波長(λ’)は、式5で表される通り、誘電率(ε)と透磁率(μ)の関数である。λは真空でのレーザ光の波長、nはレーザ光の屈折率である。

 屈折の角度やHigh-k膜中の波長が誘電率の関数であることに着目すると、干渉パターン抽出プロセッサ304が抽出する、光の干渉で生じる定在波のパターン(例えばパターンの間隔)を、試料情報抽出プロセッサ305が受け付けて、メモリ303を参照して演算処理を実施することにより、試料の誘電率に関する情報を取得することができる。
 図12は、荷電粒子ビームシステム100が試料の情報を取得する工程を示すフローチャートである。図6とは異なるのは、走査電子顕微鏡101の条件を入力する際に、複数のパルス電子の周波数を含むよう条件を設定すること(S702)、レーザ光照射ユニット102の条件を入力する際に、複数の波長を含むように条件を設定すること(S703)、試料情報抽出プロセッサ305がメモリ303を参照して出力する試料の情報が誘電率に関する情報であること(S709)と、S709の後に、試料の誘電率に関する情報とパルス電子の周波数とレーザ光の波長の関係を併せて表示するとともに、誘電率の周波数依存性に関する情報を出力する工程(S710)を含むこと、である。
 パルス電子の周波数とは、電子ビームの照射時間と遮断時間の和(すなわち電子ビームの周期)の逆数である。本実施形態2では照射時間と遮断時間の比を1:9に固定した状態で、パルス電子の周波数を0.1GHzから10GHzの範囲で可変制御した。レーザ光の波長は100nmから1000nmの範囲で可変制御した。レーザ光の波長は周波数に換算できるので、これはレーザ光の周波数を0.3PHzから3PHzの範囲で可変制御したことと等価である。
 本実施形態2では、S608において式4と式5を含むモデル解析式と、測定条件と試料の情報とを用いてシミュレーションした画像が記憶されたシミュレーションデータライブラリ307を参照し、光の干渉で生じる定在波に起因した画像のパターンを抽出した。光の干渉で生じる定在波に起因した画像のパターンを抽出する際、試料情報抽出プロセッサ305はまず、シミュレーションデータライブラリ307に記憶された画像をフーリエ変換し、パワースペクトルの空間周波数と強度を出力する(S711)。試料情報抽出プロセッサ305は次に、S607で取得した画像をフーリエ変換し、パワースペクトルの空間周波数と強度を出力する(S712)。試料情報抽出プロセッサ305は最後に、S711のデータとS712のデータとの間の一致度を指標とし、一致度が閾値を超えるパターンを、光の干渉で生じる定在波に起因した画像のパターンとして抽出した。
 S710において、誘電率の周波数依存性に関する情報として、誘電体が電子ビームやレーザ光の振動に追従できなくなり、誘電分極が緩和する周波数である、誘電緩和周波数を、試料情報抽出プロセッサ305が算出した。具体的には、試料情報抽出プロセッサ305がモデル解析式ライブラリ306に記憶された式6または式7を用いて、試料の誘電率に関する情報とパルス電子の周波数の関係のデータ、または試料の誘電率に関する情報とレーザ光の周波数の関係のデータを最小二乗法でフィッティングすることにより、誘電緩和周波数(fまたはf)を算出した。εは誘電率、fは電子ビームの周波数、f’はレーザ光の周波数、εr0は空間電荷分極が生じている場合の誘電率、εr1は電子分極が生じている場合の誘電率、fは空間電荷分極の誘電緩和周波数、fは電子分極の誘電緩和周波数である。

 図13は、試料の誘電率に関する情報とパルス電子またはレーザ光の周波数の関係のデータをフィッティングした結果である。High-k膜の誘電率に関する情報とパルス電子の周波数の関係のデータと式6を用いて試料情報抽出プロセッサ305がフィッティングを実施した結果、High-k膜の空間電荷分極の誘電緩和周波数を取得できた。またHigh-k膜の誘電率に関する情報とレーザ光の周波数の関係のデータと式7を用いて試料情報抽出プロセッサ305がフィッティングを実施した結果、High-k膜の電子分極の誘電緩和周波数を取得できた。また併せて、空間電荷分極が生じている場合のHigh-k膜の誘電率と、電子分極が生じている場合のHigh-k膜の誘電率が取得できた。
 本実施形態2では誘電率や誘電率の周波数依存性の情報を取得する対象として、High-k膜を用いたが、Low-k膜や酸化シリコンや窒化シリコン等の誘電体膜を用いても実施可能であるし、酸化ハフニウム等の強誘電体膜を用いても実施可能であるし、複数の組成をもつ誘電体膜を用いても実施可能である。また誘電体膜の膜種が複数ある膜を用いた場合、例えば誘電緩和周波数(fまたはf)が膜種によって異なることを利用するなどにより、誘電体膜の組成比の情報を取得することもできる。また誘電率や誘電率の周波数依存性の情報から、誘電率と関連した情報、例えば電気容量やポロシティやドーパント濃度を取得することもできる。また試料はField-Effect Transistorに限ることはなく、FeFET(Ferroelectric Field-Effect Transistor)やNCFET(Negative Capacitance Field-Effect Transistor)を用いても実施可能である。
 本実施形態2では、誘電率の周波数依存性に関する情報として、誘電緩和周波数を出力したが、誘電率の周波数依存性からわかる他の情報、例えば誘電正接や位相余裕やゲイン余裕を出力してもよい。
 図12に示したフローチャートでは、誘電率に関する情報を出力したが、前述の通り屈折の角度やHigh-k膜中の波長は誘電率(ε)や透磁率(μ)や光の屈折率(n)の関数であるので、透磁率やレーザ光の屈折率に関する情報を出力してもよい。
<実施の形態3>
 本開示の実施形態3に係る荷電粒子ビームシステム100は、試料に入射されるレーザ光が屈折または伝搬または回折した結果発生する、複数の光の干渉に起因する画像のパターンから、試料の側壁角度または誘電率または光の吸収係数または寸法または側壁の曲率またはボーイングまたはネッキングまたは膜厚または深さの情報を取得する。
 本実施形態3では、図1の荷電粒子ビームシステムと、図2の走査電子顕微鏡101のシステムと、図3のレーザ光照射ユニット102のシステムと、図4のコンピュータシステム103と、図5の同期制御システム104を用いた。
 図14は、試料とレーザ光の1例を示す図である。試料は3D-NANDフラッシュメモリを製造する途中にメモリを形成するための穴がエッチングされた構造であり、酸化シリコンと窒化シリコンの積層膜に穴が形成されている。酸化シリコン膜または窒化シリコン膜中にレーザ光が照射されると、レーザ光は屈折し、酸化シリコン膜または窒化シリコン膜中では波長が変化する。この際、相対入射角度と屈折の角度との関係は、式4に示したスネルの法則に従うので、誘電率(ε)と透磁率(μ)の関数である。
 相対入射角度とは、照射される試料面とθの入射角で試料に照射されるレーザ光との間の角度の差のことである。側壁に入射されるレーザ光を考えると、相対入射角度は入射角(θ)と側壁角度(α)の差分である。また酸化シリコン膜または窒化シリコン膜中の波長は式5で表される通り、真空でのレーザ光の波長(λ)と誘電率(ε)と透磁率(μ)の関数である。さらに、光の干渉で発生する定在波の位置は、偏光角(φ)の関数であり、レーザ光がs偏光である場合とp偏光である場合と円偏光である場合とでは、位置が変わる。さらに、光の干渉で発生する定在波の強度は、式8で表される通り、伝搬する距離(x)と光の吸収率(k)が大きいほど減衰して小さくなる。

 これらを考慮すると、光の干渉で生じる定在波に起因するパターンの特徴である、位置や間隔や強度は、入射角(θ)と波長(λ)と誘電率(ε)と透磁率(μ)と偏光角(φ)と側壁角度(α)と光の吸収率(k)の関数である。本実施形態3では、図6のフローチャートに従って試料を観察して情報を取得する際、パターンの位置や間隔や強度の情報を試料情報抽出プロセッサ305で受け付けて、後述する図16または図17のフローチャートに従って作成したシミュレーションデータライブラリ307を参照して演算処理を実施することにより、側壁の曲率とボーイングとネッキングを出力した。
 図15は、ボーイングとネッキングの1例を示す図である。ボーイングとは、穴の中間部が樽型となる形状において、穴の径が最大である箇所の直径である。ネッキングとは、穴の中間部がすぼまる形状において、穴の径が最小である箇所の直径である。
 図16は、シミュレーションデータライブラリ307のデータベースを作成する手順を説明するフローチャートである。本実施形態3におけるシミュレーションデータライブラリ307は、図16に1例を示すフローチャートに従ってあらかじめ作成されたデータベースである。以下図16の各ステップを説明する。

 プロセッサ302は、算出した試料の情報を出力したい試料の情報に換算する。本実施形態3では、微小領域ごとの側壁角度(α)と側壁の寸法と側壁の形状を、側壁の曲率とボーイングとネッキングに換算した。算出した試料の情報と出力したい試料の情報が一致している場合、本ステップはスキップしてもよい。

 プロセッサ302は、試料の情報とシミュレーションした画像との組をシミュレーションデータライブラリ307のデータベースとして保存する。本実施形態3では、試料の情報として側壁の曲率とボーイングとネッキングを設定した。
 図17は、シミュレーションデータライブラリ307のデータベースを作成する別手順を説明するフローチャートである。図16とは異なるのは、光の回折に関連するモデル解析式をプロセッサ302に入力すること(S901)、試料の形状や積層に関する情報をプロセッサ302に入力すること(S902)、である。
 試料の形状や積層の情報とは、積層膜の膜厚や層数やボーイングやネッキングが発生している深さの情報等である。本実施形態3のように、誘電率の異なる膜の積層膜に対してレーザ光を入射する場合、積層膜がレーザ光に対して回折格子と同じ作用をするので、回折に起因する干渉のパターンが画像に重畳する。回折に起因する干渉のパターンは、回折がない場合の干渉のパターンによって取得するのが困難である情報(例えば積層膜の膜厚や、ボーイングやネッキングが発生している深さなど)を含む。そこで、図6のフローチャートに従って試料を観察して情報を取得する際、試料情報抽出プロセッサ305が図17のフローチャートに従って作成したシミュレーションデータライブラリ307を参照することにより、これらの情報を取得することが可能になる。
 本実施形態3では、光の回折現象に関連するモデル解析式として、フレネル回折とフラウンホーファー回折の式を含む式をプロセッサ302に入力した。また、試料の形状や積層に関する情報として、酸化シリコン膜の膜厚と窒化シリコンの積層膜の膜厚と積層膜の層数をプロセッサ302に入力した。
 図18は、試料の他の1例を示す図である。試料はGAA(Gate-All-Around)構造のFETを積層したナノワイヤを製造する途中に、SiとSiGeの超格子のうちSiGeの側壁をエッチングしてスペースを形成した構造である。本実施形態3では、図17のフローチャートを用いてシミュレーションデータライブラリ307を作成する際、S806の試料の情報としてスペースの寸法とスペースの側壁の側面の曲率を設定した。
 図19は、試料の他の1例を示す図である。試料は図14と同じく、3D-NANDフラッシュメモリを製造する途中にメモリを形成するための穴がエッチングされた構造である。図14の窒化シリコン膜をタングステン膜に置換するために、窒化シリコン膜をウェットエッチングした工程を示す。もともと窒化シリコン膜があった部分が空洞であるが、ウェットエッチングに失敗すると空洞部に残膜が発生する。残膜が発生すると回折に起因する干渉が変化する。そこで、図6のフローチャートに従って試料を観察して情報を取得する際、試料情報抽出プロセッサ305が図17のフローチャートに従って作成したシミュレーションデータライブラリ307を参照することにより、残膜の情報を取得することが可能になる。
<実施の形態4>
 本開示の実施形態4に係る荷電粒子ビームシステム100は、試料に入射されるレーザ光と、試料から反射されるレーザ光をミラーで反射させたレーザ光との干渉によって発生する定在波に起因する画像のパターンから、試料の高さまたは膜厚または表面のラフネスまたは表面の曲率または表面のだれまたはスクラッチ欠陥の形状の情報を取得する。
 本実施形態4では、図1の荷電粒子ビームシステムと、図2の走査電子顕微鏡101のシステムと、図4のコンピュータシステム103と、図5の同期制御システム104を用いた。
 図20は、本実施形態4におけるレーザ光照射ユニット102のシステムの構成例を示す図である。本実施形態4においては、図3のレーザ光照射ユニット102の構成要素に加えて、反射ミラー1001と、反射ミラー角度調整器1002と、反射光路長調整ステージ1003を備える。試料から反射されるレーザ光を反射ミラー1001に対して垂直に入射させるように、反射ミラー角度調整器1002で反射ミラー1001の角度を調整可能である。反射光路長調整ステージ1003で反射ミラー1001の位置を動かすことにより、試料から反射されるレーザ光が反射ミラー1001に到達するまでの光路を調整可能である。本実施形態4では、反射光路長調整ステージ1003を駆動するためにピエゾアクチュエータを用いた。
 図21は、荷電粒子ビームシステム100が試料の情報を取得する工程を示すフローチャートである。図6とは異なるのは、レーザ光照射ユニット102の条件を入力する際に、反射光路長調整ステージ1003の駆動範囲を含むように条件を設定すること(S1103)、干渉パターン抽出プロセッサ304がメモリ303を参照して光の干渉で生じる定在波に起因した画像のパターンを抽出する際、画像のパターンに重畳した定在波の位相差を併せて抽出すること(S1108)、である。
 S1103において、反射光路長調整ステージ1003を駆動範囲内の複数の位置に配置して、各位置で画像を取得する。さらに複数の位置で取得した画像から、画像の各画素の位相差データを抽出する。S1108において、各画素の位相差データを用いて、隣接する画素完で矛盾がないように試料の情報に変換することにより、高い分解能で試料の情報が得られる。ここで矛盾がないように試料の情報に変換するとは、例えば画素の位置と各画素の位相差データとの関係を誤差関数でフィッティングした結果から試料の情報を出力する処理を含む。
 図22は、試料の1例を示す図である。試料はシリコンウェーハ上に配線工程で配線を形成し、その上にメタルと誘電体膜を形成した構造である。従来のパッケージングと異なり、集積回路の接続をとるためにバンプを使用せず、シリコンウェーハ同士を貼り合わせて電気的な接続をとる、ウェーハ接合用途の試料である。図22の試料は、誘電体膜と比べメタルの高さが数ナノメートル低いことと、誘電体膜の表面が平坦なのに対してメタルの表面が曲面であることが特徴である。以下では誘電体膜とメタルの高さの差をリセス量と呼称する。
 図23は、試料の他の1例を示す図である。試料は高分子樹脂の微小な粒子や液滴を凝集して形成したレジストであり、表面に数ナノメートルのラフネス(凹凸)がある。
 図24は、試料の基準面から反射されるレーザ光が反射ミラー1001に到達し試料の基準面に再度入射されるまでの光路長と、各画素における画像のパターンの強度との間の関係を図示したデータの1例である。試料の基準面は、図23の試料の平坦面とした。光路長は反射光路長調整ステージ1003を用いて制御した。図23の試料の突起部の頂点に位置する画素Aと、試料の平坦面に位置する画素Cと、画素Aと画素Bの中間点に位置する画素Bの3点について、データをそれぞれ図示した。データは正弦波形状となり、光路長がレーザ光の波長と等しい距離移動すると正弦波の位相が2π変わる。本実施形態4ではレーザ光の波長を400nmとしたので、光路長を400nm変化させると、データを正弦波でフィッティングした結果の位相が2π変わった。画素Cを基準とすると、画素Aはπ/25位相が速く、画素Bはπ/50位相が速い。したがって、画素Cを基準とすると画素Aは8nm高さが高く、画素Bは4nm高さが高い。
 本実施形態4の荷電粒子ビームシステム100を用い、画像の各画素の高さの差を出力し、各画素の高さをビットマップで表示すれば、表面のラフネスをナノメートルオーダまたはやオングストロームオーダまたはサブオングストロームオーダの分解能で測定することができる。また、図22の試料を用いた場合、配線工程で配線を形成した面を試料の基準面とすれば、誘電体膜やメタルの高さや膜厚を出力することが可能である。
 本実施形態4の荷電粒子ビームシステム100と図21のフローチャートを用いれば、図22の試料のリセス量や、図22の試料のメタルの表面の曲率や、図22の試料のメタルの表面のだれや、図23の試料の表面のラフネスの情報を出力することが可能となる。さらに、誘電体のベタ膜の試料における表面の曲率から、メタルをひっかいたときについた傷跡であるスクラッチ欠陥(マイクロスクラッチ)のみを抽出して出力することも可能である。
<実施の形態5>
 図25は、本開示の実施形態5に係る荷電粒子ビームシステム100の構成図である。統合システムコンピュータ1201は、荷電粒子ビームシステム100と接続されているか、互いに通信可能に構成されている。本実施形態5では統合システムコンピュータ1201がCMP(Chemical Mechanical Polishing)装置1202と互いに通信可能に構成されたシステムを用いたが、CMP装置1202がなくても実施可能である。統合システムコンピュータ1201は、試料の情報から半導体製造装置の推奨条件を出力する。統合システムコンピュータ1201は、荷電粒子ビームシステム100の一部として構成してもよい。なお本実施形態5では図22の試料を用いた。
 図26は、荷電粒子ビームシステム100が出力した試料の情報を入力として、統合システムコンピュータ1201が半導体製造装置の推奨条件を出力する工程を示すフローチャートの1例を示す図である。
 S1301において、荷電粒子ビームシステムで出力した試料の情報と、画像の関連情報を、統合システムコンピュータ1201に入力する。画像の関連情報とは、設計データライブラリ310に記憶された試料の設計データや、走査電子顕微鏡の条件や、レーザ光照射ユニットの条件や、同期制御システムの条件や、コンピュータシステム103のプロセッサ302の演算処理の種類や、プロセッサ302が参照するメモリ303の種類や、日時や、荷電粒子ビームシステムの型式や、荷電粒子ビームシステムの個体識別番号等である。
 S1302において、統合システムコンピュータ1201が演算処理を実施して半導体製造装置の推奨条件を出力し、かつその根拠を表示する。本実施例では、CMPで使用するパッドの硬度、スラリーの種類、スラリーの供給量、ドレッサーの種類、研磨圧力、リテーナリングの高さの推奨値を出力した。これらの推奨条件を出力するため、統合システムコンピュータ1201は、S1301で入力する情報と、中間情報と、推奨条件との間の関連性を、ニューラルネットワークなどの機械学習を用いて学習する学習機をもつ。
 本実施形態5では、中間情報として、ウェーハの反り量と、ウェーハのうねり量と、ディッシング量と、エロージョン量と、リセス量と、表面のラフネスの情報を用いた。また本実施形態5では半導体製造装置の推奨条件の根拠として、前述の中間情報を表示し、中間情報と推奨条件の関連性を理解するヒントを併せて表示した。ヒントとは具体的には、(a)ウェーハ外周部の反り量が大きいときは、リテーナリングの高さを低くして圧力を加えたほうがよい傾向がある、(b)ディッシングが多いときはパッドの硬度を高くしたほうがよい傾向がある、などの情報である。統合システムコンピュータ1201が学習器を用いて学習した結果に加え、このような人間のノウハウをヒントとして統合システムコンピュータ1201に入力した。
<実施の形態6>
 本開示の実施形態6に係る荷電粒子ビームシステム100は、試料に入射されるレーザ光と、試料から反射されるレーザ光をミラーで反射させたレーザ光との干渉によって発生する定在波に起因する画像のパターンから、試料の欠陥またはボイドの情報を取得する。
 図27は、本実施形態6に係る荷電粒子ビームシステム100の構成例を示す図である。図27に例示する荷電粒子ビームシステムは図1と同じように、走査電子顕微鏡101、レーザ光照射ユニット102、コンピュータシステム103、同期制御システム104を備えるとともに、集束させたイオンビームを試料に照射する集束イオンビーム装置5001を備える。集束イオンビーム装置5001が試料にイオンビームを照射することにより、試料の表面を加工することが可能である。集束イオンビーム装置5001は、イオン源と、アパーチャと、集束レンズと、対物レンズと、偏向器と、イオンビーム照射量制御器と、から構成されている。偏向器は、イオンビームを試料上で1次元的、あるいは2次元的に走査するために設けられており、偏向器によって試料上のどの位置を加工するか制御可能である。
 本実施形態6では、図2の走査電子顕微鏡101のシステムと、図20のレーザ光照射ユニット102のシステムと、図4のコンピュータシステム103と、図5の同期制御システム104を用いた。
 図28は、試料の1例を示す図である。試料はMRAM(Magnetoresistive Random Access Memory)の製造途中の構造であり、最表面にコンタクトが露出している。コンタクトとシリコン基板上に形成されたアクティブ領域との間のアライメントがとれていない箇所に、ボイドが発生している。
 図29は、荷電粒子ビームシステム100が試料の情報を取得する工程を示すフローチャートである。図6とは異なるのは、プロセッサ302が参照Die画像ライブラリ309を参照して、光の干渉で生じる定在波に起因した画像のパターンのうち、画像のずれや空間的な局所変化を抽出すること(S1408)、抽出した画像のパターンが欠陥であるか否か判定すること(S1409)、欠陥を含む画像と座標との関連データを出力すること(S1410)、である。
 S1408において、コンタクトとアクティブとの間のアライメントがとれている場合(正常な場合)の画像で発生する、光の干渉で生じる定在波に起因した画像のパターンが記憶されたデータベースをプロセッサ302が参照して、画像のずれや空間的な局所変化を抽出した。
 S1409において、抽出した画像のパターンが欠陥であるか否かの判定は、コンタクトとアクティブとのアライメントがとれている場合(正常な場合)の画像と、コンタクトとアクティブとのアライメントがとれていない場合(欠陥である場合)の画像をともに含んだデータベースを元に、プロセッサ302がk近傍法を用いて、画像のパターンが正常であるか欠陥であるか判定することにより実施した。なお本実施例では、欠陥である場合の画像として、アクティブとのアライメントがとれていない箇所に、ボイドが発生した画像のみを用いたが、他の欠陥種の画像、例えば結晶欠陥の画像も含んだデータベースを用いてプロセッサ302が演算処理を実施すれば、欠陥であるかに否かの判定だけでなく、欠陥の種類を分類することも可能である。また、コンタクトとアクティブとのアライメントがとれていない箇所の深さや、位置や、大きさに応じて、画像のデータベースを分類しておき、画像のパターンが欠陥である場合にプロセッサ302が深さを判定することにより、欠陥の深さや、欠陥の位置や、欠陥の大きさを分類することもできる。
 図30は、欠陥の深さの度合いの情報に基づき試料を破壊検査する工程を示すフローチャートの1例を示す図である。まず、図29のフローチャートに基づき取得した、欠陥の深さや、欠陥の位置や、欠陥の大きさの情報を、集束イオンビーム装置5001に入力する(S5101)。次に、欠陥の深さや、欠陥の位置や、欠陥の大きさの情報に基づき、集束イオンビームで試料を加工する(S5102)。具体的には、欠陥の深さに基づきイオンビーム照射量を、欠陥の位置に基づきイオンビームを偏向する領域の中心点を、欠陥の大きさに基づきイオンビームを偏向する領域の大きさを、それぞれ設定した。本実施形態6では図6と図30のフローチャートを別々に実施したが、図6と図30のフローチャートを併せた一連のフローチャートを実行すれば、光の干渉によって発生する定在波に起因する画像のパターンから試料を破壊検査する条件を取得し、破壊検査を実行することができる。
<実施の形態7>
 本開示の実施形態7に係る荷電粒子ビームシステム100は、試料に照射される電子ビームとレーザ光との遅延時間を変えて取得した、レーザ光との干渉によって発生する定在波に起因する画像のパターンから、試料の拡散速度または移動度の情報を取得する。
 本実施形態7では、図1の荷電粒子ビームシステムと、図2の走査電子顕微鏡101のシステムと、図20のレーザ光照射ユニット102のシステムと、図4のコンピュータシステム103と、図5の同期制御システム104を用いた。
 図31は、試料の1例を示す図である。試料は結晶シリコン太陽電池の製造途中の構造であり、アモルファスシリコン上にパッシベーション膜が形成された構造である。パッシベーション膜は酸化チタンであるが、局所的に酸化チタンの膜厚が薄い箇所がある。
 図32は、荷電粒子ビームシステム100が試料の情報を取得する工程を示すフローチャートである。図6と異なるのは、同期制御システム104の条件を入力する際、走査電子顕微鏡101とレーザ光照射ユニット102との間の遅延時間を複数含む条件を入力すること(S1504)、試料情報抽出プロセッサ305がメモリ303を参照して試料の情報を出力する際、試料のダイナミックな情報を出力すること(S1509)、である。
 走査電子顕微鏡101とレーザ光照射ユニット102との間の遅延時間は、試料に照射される電子ビームとレーザ光との遅延時間と等価であり、レーザ光に対して電子ビームの照射が遅い場合に遅延時間は正、レーザ光に対して電子ビームの照射が早い場合に遅延時間は負である。本実施例では、レーザ光の干渉によって発生する定在波に起因する画像のパターンの位置の時間変化を試料情報抽出プロセッサ305が受け付けることにより、パッシベーション膜を移動するキャリアの拡散速度の位置依存性を出力し、画像のビットマップとして表示した。
 図33は、キャリアの拡散速度の位置依存性の結果の1例を示す図である。左から2画素目かつ上から2画素目の位置に拡散速度が速い箇所があることがわかる。拡散速度と酸化チタンの膜厚には負の相関があるので、本結果を用いれば、酸化チタンの膜厚が薄く、パッシベーション膜としての性能に不良がある箇所を抽出できる。
 図34は、本実施形態7に係る荷電粒子ビームシステム100の別構成例を示す図である。図34に例示する荷電粒子ビームシステム100は図1と同じように、走査電子顕微鏡101、レーザ光照射ユニット102、コンピュータシステム103、同期制御システム104を備えるとともに、試料電界印加ユニット1601を備える。試料電界印加ユニット1601は電界を試料に印加するための電源とプローブから構成されている。本実施形態7ではプローブを2本用い、片方のプローブを図11の試料のソースに、もう片方のプローブを図11の試料のドレインに接触させた状態で、2本のプローブ間に電圧をかけて、試料に電界を印加した。この状態で図32のフローチャートを実施することにより、試料の動的な情報として移動度を出力できた。
<実施の形態8>
 本開示の実施形態8に係る荷電粒子ビームシステム100は、試料に照射される電子ビームとレーザ光の照射条件(電子ビームとレーザ光との間の遅延時間、それぞれの強度、それぞれの波長、レーザ光の偏光、それぞれの入射角度)を制御することにより、画像のパターンに重畳するレーザ光の干渉が発生するか否かを切り替える。
 本実施形態8では、図1の荷電粒子ビームシステムと、図2の走査電子顕微鏡101のシステムと、図20のレーザ光照射ユニット102のシステムと、図4のコンピュータシステム103と、図5の同期制御システム104と、図31の試料を用いた。
 図35は、走査電子顕微鏡101とレーザ光照射ユニット102との間の遅延時間と、光の干渉で生じる定在波に起因した画像のパターンの強度との関係を図示したデータの1例である。遅延時間が0nsのときに画像のパターンの強度はIで最大である。遅延時間が大きくなるほど、画像のパターンの強度は小さくなり、遅延時間200ns以上では画像のパターンが識別できる閾値の強度(Ith)以下である。この結果に基づき、本実施形態8では、レーザ光の干渉を画像に重畳させる場合は遅延時間を200ns未満に設定し、レーザ光の干渉を画像に重畳させない場合は遅延時間を200ns以上に設定した。
 図36は、荷電粒子ビームシステム100がレーザ光の干渉を画像に重畳させるか否かを切り替える工程を示すフローチャートである。図6とは異なるのは、レーザ光の干渉を画像に重畳させるか否かを設定すること(S1700)、同期制御システム104の条件を入力する際、走査電子顕微鏡とレーザ光照射ユニットとの遅延時間を複数含む条件を入力すること(S1504)、干渉パターン抽出プロセッサ304がメモリ303を参照して光の干渉で生じる定在波に起因した画像のパターンの有無を判断すること(S1708)、プロセッサ302がS1700に基づき、レーザ光の干渉を画像に重畳させる設定の遅延時間で取得した画像を表示させるか、レーザ光の干渉を画像に重畳させない設定の遅延時間で取得した画像を表示させるか切り替えること(S1709)、である。
 本実施形態8の荷電粒子ビームシステム100を用いれば、画像のパターンに重畳するレーザ光の干渉が発生するか否かを切り替えることが可能となる。図35~図36においては遅延時間を制御することによって干渉パターンを発生させるか否かを切り替えることを説明したが、本実施形態8の導入部分において説明したその他のパラメータを1以上組み合わせることにより、同様に干渉パターンを発生させるか否かを切り替えることもできる。
<実施の形態9>
 本開示の実施形態9に係る荷電粒子ビームシステム100は、試料に入射されるレーザ光と、試料から反射されるレーザ光をミラーで反射させたレーザ光との干渉によって発生する定在波に起因する画像のパターンから、試料の上層のパターンの重心と下層のパターンの重心との間のずれ量に関する情報を取得する。
 本実施形態9では、図1の荷電粒子ビームシステムと、図2の走査電子顕微鏡101のシステムと、図20のレーザ光照射ユニット102のシステムと、図4のコンピュータシステム103と、図5の同期制御システム104を用いた。
 図37は、試料の1例を示す図である。試料は3D-NANDフラッシュメモリを製造する途中に、下層のメモリホールユニットの上に、上層のメモリホールユニットを形成した製造工程において、表面に上層のメモリホールユニットのコンタクトプラグが露出した構造である。上層のメモリホールユニットと下層のメモリホールユニットは分けて製造するので、上層のコンタクトプラグの重心と下層のコンタクトプラグとの重心がずれることがある。
 図38は、荷電粒子ビームシステム100が試料の情報を取得する工程を示すフローチャートである。図6とは異なるのは、試料の条件を入力する際、設計データライブラリ310等に記憶された、試料の材質と寸法の設計データを併せて入力すること(S1801)、試料情報抽出プロセッサ305がメモリ303を参照して試料の情報である重心のずれ量を出力する際、抽出した画像のパターンの強度や密度や強度の位置微分量を併せて参照すること(S1809)、である。
 図39は、重心のずれ量と抽出した画像のパターンの強度との関係、および重心のずれ量と抽出した画像のパターンの強度の位置微分量との関係を図示したデータの1例である。重心のずれ量が最小のときに画像のパターンの強度が極小値をとり、ずれ量が大きいほど画像のパターンの強度が大きくなる。また重心が正にずれているときは画像のパターンの強度の位置微分量が正に、重心が負にずれているときは画像のパターンの強度の位置微分量が負になる。
 本実施形態9では、図39のデータを6次の多項式の回帰式でフィッティングした。試料情報抽出プロセッサ305でずれ量を出力する際は、まず画像のパターンの強度の位置微分量の符号を用いて、重心のずれ量が正か負かを判別し、次に画像のパターンの強度と、重心のずれ量が正か負かを判別した結果と、回帰式とを用いて、重心のずれ量を算出した。
<本開示の変形例について>
 本開示は、前述した実施形態に限定されるものではなく、様々な変形例が含まれる。例えば、上記した実施形態は本開示を分かりやすく説明するために詳細に説明したものであり、必ずしも説明した全ての構成を備えるものに限定されるものではない。また、ある実施形態の構成の一部を他の実施形態の構成に置き換えることが可能であり、また、ある実施形態の構成に他の実施形態の構成を加えることも可能である。また、各実施形態の構成の一部について、他の構成の追加・削除・置換をすることが可能である。
 実施形態1では、電子ビーム源1に加えて別途パルス電子生成器4を設ける構成としたが、パルス電子を照射可能な電子ビーム源を用いても実施可能である。また本実施形態1において、パルス電子生成器4はビームの試料への照射を遮断する偏向器とし、偏向器を用いて間欠的にビームを遮断することによってパルスビームを発生させたが、例えば可動絞りの位置を高速に変化させることによりパルスビームを発生させても実施可能である。
 実施形態1では、電子ビーム源と偏向器が設けられている走査電子顕微鏡101を用いたが、他の荷電粒子顕微鏡、例えばイオン源と偏向器が設けられている走査イオン顕微鏡を用いても実施可能であるし、偏向器を設けず、試料を透過する電子ビームを検出する透過電子顕微鏡を用いても実施可能である。
 図40は、コンピュータシステム103の変形例を示す構成図である。メモリ303が格納している各データライブラリは、特徴量とこれを導出するために用いるパラメータとの間の関係を記述したデータであるので、これらのデータライブラリを機械学習における学習結果データとして構成することもできる。この場合、プロセッサ302はその学習結果データを用いて特徴量を取得する学習器311を実装することができる。学習器311は、データライブラリが記述している関係に対応する入力パラメータを入力値として受け取り、学習結果データにしたがってその関係を用いて出力値を得ることにより、特徴量を取得することができる。学習器311は、例えばニューラルネットワークなどの機械学習アルゴリズムを実装したソフトウェアをプロセッサ302が実行することによって構築することができる。

  1.  試料に対して荷電粒子ビームを照射することにより前記試料の観察画像を生成する荷電粒子ビームシステムであって、
     前記試料に対して前記荷電粒子ビームを照射する荷電粒子源、
     前記試料に対して第1光を照射する第1光照射部、
     前記試料に対して前記荷電粒子ビームを照射することにより生じる2次荷電粒子を検出してその強度を表す検出信号を出力する検出器、
     前記検出信号を用いて前記観察画像を生成するコンピュータシステム、
     を備え、
     前記コンピュータシステムは、前記試料に対して前記第1光を照射することにより生じる、前記第1光の干渉、前記第1光の回折、または前記第1光の定在波に起因する第1特徴量を、前記観察画像から抽出し、
     前記コンピュータシステムは、前記第1特徴量を用いて、前記試料の第2特徴量を取得する
     ことを特徴とする荷電粒子ビームシステム。
  2.  前記コンピュータシステムは、前記第1特徴量として、前記観察画像が有する画像パターンが前記第1光の干渉、前記第1光の回折、または前記第1光の定在波に起因して生じたか否かを判断する基準となるパラメータを記述したデータライブラリを格納する記憶部を備え、
     前記コンピュータシステムは、前記画像パターンのうち、前記画像パターンが有する前記パラメータと、前記データライブラリが記述している前記パラメータとの間の一致度が閾値以上であるものを特定し、
     前記コンピュータシステムは、前記特定した前記画像パターンが有する前記第1特徴量を用いて、前記第2特徴量を取得する
     ことを特徴とする請求項1記載の荷電粒子ビームシステム。
  3.  前記コンピュータシステムは、前記第1特徴量によって表される関数を用いて前記第2特徴量を記述したデータライブラリを格納する記憶部を備え、
     前記コンピュータシステムは、前記第1特徴量を用いて前記データライブラリを参照することにより、前記関数を用いて前記第2特徴量を取得する
     ことを特徴とする請求項1記載の荷電粒子ビームシステム。
  4.  前記コンピュータシステムは、前記第1特徴量として、前記観察画像上において前記第1光の干渉、前記第1光の回折、または前記第1光の定在波に起因して生じる干渉縞パターンの間隔を取得し、
     前記コンピュータシステムは、前記観察画像が有する画像パターンのうち、前記画像パターンが有する干渉縞パターンの間隔と、前記取得した前記間隔との間の一致度が閾値以上であるものを特定し、
     前記コンピュータシステムは、前記特定した画像パターンが有する干渉縞パターンの間隔を前記第1特徴量として用いて、前記第2特徴量を取得する
     ことを特徴とする請求項1記載の荷電粒子ビームシステム。
  5.  前記コンピュータシステムは、前記第1特徴量として、
      前記特定した画像パターンが有する前記干渉縞パターンの間隔、
      前記特定した画像パターンが有する前記干渉縞パターンの位置、
     のうち少なくともいずれかを取得し、
     前記コンピュータシステムは、前記第2特徴量として、前記試料が有するパターンの高さまたは前記試料が有するパターンの側壁の傾斜角度のうち少なくともいずれかを、前記第1特徴量と前記第1光の入射角によって表される関数を用いて計算する
     ことを特徴とする請求項4記載の荷電粒子ビームシステム。
  6.  前記荷電粒子ビームシステムはさらに、前記試料に対して第2光を照射する第2光照射部を備え、
     前記コンピュータシステムは、前記第1特徴量として、前記観察画像上において前記第1光と前記第2光が干渉することによって生じる干渉パターンのパワースペクトルを取得し、
     前記コンピュータシステムは、前記観察画像が有する画像パターンのうち、前記画像パターンが有する干渉パターンのパワースペクトル、前記取得したパワースペクトルとの間の一致度が閾値以上であるものを特定し、
     前記コンピュータシステムは、前記特定した画像パターンが有する干渉パターンのパワースペクトルを前記第1特徴量として用いて、前記第2特徴量を取得する
     ことを特徴とする請求項1記載の荷電粒子ビームシステム。
  7.  前記コンピュータシステムは、前記第2特徴量として、前記試料の誘電率または前記試料の透磁率のうち少なくともいずれかを、
      前記試料に対する前記第1光または前記第2光の入射角と、前記試料を前記第1光または前記第2光が通過するときの屈折角とによって表される関数、
      および、
      前記第1光または前記第2光の波長によって表される関数、
     を用いて計算する
     ことを特徴とする請求項6記載の荷電粒子ビームシステム。
  8.  前記コンピュータシステムは、前記第2特徴量として、前記試料の誘電緩和周波数を、
      前記荷電粒子ビームの周波数と、空間電過分極が生じている場合における前記試料の誘電率とによって表される関数、
      または、
      前記第1光または前記第2光の周波数と、電子分極が生じている場合における前記試料の誘電率とによって表される関数、
     を用いて計算する
     ことを特徴とする請求項7記載の荷電粒子ビームシステム。
  9.  前記コンピュータシステムは、前記第2特徴量として、前記試料の光吸収係数または前記試料が有するパターンの側壁の傾斜角度のうち少なくともいずれかを、
      前記第1光の入射角、前記第1光の波長、前記試料の誘電率、前記試料の透磁率、前記第1光の偏光角、によって表される関数
     を用いて計算し、
     前記コンピュータシステムは、前記計算した前記側壁の傾斜角度を用いて、前記側壁の形状を計算する
     ことを特徴とする請求項1記載の荷電粒子ビームシステム。
  10.  前記コンピュータシステムは、前記計算した前記側壁の形状を記述したデータライブラリを格納する記憶部を備え、
     前記コンピュータシステムは、
      前記第1光の入射角、前記第1光の波長、前記試料の誘電率、前記試料の透磁率、前記第1光の偏光角、
     のうち少なくともいずれかを用いて前記データライブラリを参照することにより、前記側壁の形状を推定する
     ことを特徴とする請求項9記載の荷電粒子ビームシステム。
  11.  前記荷電粒子ビームシステムはさらに、前記試料から反射した前記第1光を前記試料に対して反射光として再反射する反射ミラーを備え、
     前記コンピュータシステムは、前記第1特徴量として、前記観察画像の画素間における前記定在波の位相差を取得する
     ことを特徴とする請求項4記載の荷電粒子ビームシステム。
  12.  前記コンピュータシステムは、前記第2特徴量として、前記試料の表面粗さを表すパラメータを、前記取得した位相差を用いて計算する
     ことを特徴とする請求項11記載の荷電粒子ビームシステム。
  13.  前記コンピュータシステムは、
      前記第1特徴量または前記第2特徴量のうち少なくともいずれかと、前記荷電粒子ビームシステムの動作条件として適した動作パラメータとの間の関係を機械学習によって学習する学習器
     を実装しており、
     前記コンピュータシステムは、前記学習器が出力する前記動作パラメータを用いて、前記荷電粒子ビームシステムの動作を制御する
     ことを特徴とする請求項1記載の荷電粒子ビームシステム。
  14.  前記コンピュータシステムは、前記第1特徴量の局所的ずれと前記第2特徴量との間の関係を記述したデータライブラリを格納する記憶部を備え、
     前記データライブラリは、前記第2特徴量として、前記試料が有する欠陥の深さ、前記欠陥の平面位置、前記欠陥の大きさ、のうち少なくともいずれかを記述しており、
     前記コンピュータシステムは、前記第1特徴量の局所的変化を取得するとともに、前記取得した局所的ずれを用いて前記データライブラリを参照することにより、前記試料が有する前記欠陥の深さ、前記欠陥の平面位置、前記欠陥の大きさ、のうち少なくともいずれかを取得する
     ことを特徴とする請求項1記載の荷電粒子ビームシステム。
  15.  前記データライブラリは、前記欠陥を有している前記試料の観察画像の画像パターンと、前記欠陥を有していない前記試料の観察画像の画像パターンとをそれぞれ保持しており、
     前記コンピュータシステムは、前記検出信号を用いて取得した前記試料の観察画像を前記データライブラリが格納している観察画像と比較することにより、前記試料が前記欠陥を有しているか否かを判定する
     ことを特徴とする請求項14記載の荷電粒子ビームシステム。
  16.  前記コンピュータシステムは、前記第1特徴量の経時変化を取得し、
     前記コンピュータシステムは、前記第2特徴量として、前記試料上におけるキャリアの拡散速度または移動度を、前記経時変化の時間変化率を用いて取得する
     ことを特徴とする請求項1記載の荷電粒子ビームシステム。
  17.  前記荷電粒子源または前記第1光照射部のうち少なくともいずれかは、
      前記荷電粒子ビームと前記第1光との間の時間差、
      前記荷電粒子ビームと前記第1光のうち少なくともいずれかの強度、
      前記荷電粒子ビームと前記第1光のうち少なくともいずれかの波長、
      前記第1光の偏光、
      前記荷電粒子ビームと前記第1光のうち少なくともいずれかの入射角度、
     のうち少なくともいずれかを変化させることにより、前記観察画像上において前記第1特徴量を発生させるか否かを切り替える
     ことを特徴とする請求項1記載の荷電粒子ビームシステム。
  18.  前記荷電粒子ビームシステムはさらに、前記試料から反射した前記第1光を前記試料に対して反射光として再反射する反射ミラーを備え、
     前記コンピュータシステムは、前記第1特徴量として、前記観察画像の画素値または前記画素値を前記観察画像上の位置によって微分した微分値のうち少なくともいずれかを取得する
     ことを特徴とする請求項1記載の荷電粒子ビームシステム。
  19.  前記コンピュータシステムは、前記第2特徴量として、前記試料上に形成された上層パターンと下層パターンとの間の位置ずれ量を、前記画素値または前記微分値のうち少なくともいずれかを用いて取得する
     ことを特徴とする請求項18記載の荷電粒子ビームシステム。
