Ein optisches System (200) für eine Lithographieanlage (100A, 100B), aufweisend ein optisches Element (202), welches ein Substrat (204) und eine an dem Substrat (204) vorgesehene optisch wirksame Fläche (210, 210ʹ) umfasst, eine Vielzahl durch das Substrat (204) hindurchlaufende Kanäle (212, 212ʹ, 214, 214ʹ, 212A, 214A, 212B, 214B, 212C, 214C, 212D, 214D, 212E, 214E, 212F, 214F, 212G, 214G, 212H, 214H, 212J, 214J, 212I, 214I), welche mit Hilfe eines Fluids (F) mit einem Druck (p) beaufschlagbar sind, wobei der optisch wirksamen Fläche (210, 210ʹ) ein Ausgangsoberflächenprofil (P1) und ein sich von dem Ausgangsoberflächenprofil (P1) unterscheidendes Zieloberflächenprofil (P2) zugeordnet sind, und wobei die optisch wirksame Fläche (210, 210ʹ) mit Hilfe eines Druckbeaufschlagens und einer dadurch bewirkten Verformung der Kanäle (212, 212ʹ, 214, 214ʹ, 212A, 214A, 212B, 214B, 212C, 214C, 212D, 214D, 212E, 214E, 212F, 214F, 212G, 214G, 212H, 214H, 212J, 214J, 212I, 214I) von dem Ausgangsoberflächenprofil (P1) in das Zieloberflächenprofil (P2) schaltbar ist.
Description
OPTISCHES SYSTEM, LITHOGRAPHIE ANLAGE UND VERFAHREN
Die vorliegende Erfindung betrifft ein optisches System, eine Lithographieanlage mit einem derartigen optischen System und ein Verfahren zum Herstellen eines derartigen optischen Systems.
Der Inhalt der Prioritätsanmeldung 10 2021 200 604.3 wird durch Bezugnahme vollumfänglich mit einbezogen.
Die Mikrolithographie wird zur Herstellung mikrostrukturierter Bauelemente, wie beispielsweise integrierter Schaltkreise, angewendet. Der Mikrolithogra- phieprozess wird mit einer Lithographieanlage durchgeführt, welche ein Beleuchtungssystem und ein Projektionssystem aufweist. Das Bild einer mittels des Beleuchtungssystems beleuchteten Maske (Retikel) wird hierbei mittels des Projektionssystems auf ein mit einer lichtempfindlichen Schicht (Photoresist) beschichtetes und in der Bildebene des Projektionssystems angeordnetes Substrat, beispielsweise einen Siliziumwafer, projiziert, um die Maskenstruktur auf die lichtempfindliche Beschichtung des Substrats zu übertragen.
Getrieben durch das Streben nach immer kleineren Strukturen bei der Herstellung integrierter Schaltungen werden derzeit EUV-Lithographieanlagen (EnglJ extreme ultraviolet, EUV) entwickelt, welche Licht mit einer Wellenlänge im Bereich von 0,1 nm bis 30 nm, insbesondere 13,5 nm, verwenden. Bei solchen EUV- Lithographieanlagen müssen wegen der hohen Absorption der meisten Materialien von Licht dieser Wellenlänge reflektierende Optiken, das heißt Spiegel, anstelle von ■ wie bisher - brechenden Optiken, das heißt Linsen, eingesetzt werden.
Derartige Optiken können mit Hilfe von Aktuatoren in sechs Freiheitsgraden, das heißt in drei translatorischen Freiheitsgraden und in drei translatorischen
Freiheitsgraden, bewegt werden. Zusätzlich ist es beispielsweise zur aktiven Kontrolle von Aberrationen möglich, eine optisch wirksame Fläche einer derartigen Optik zu deformieren. Hierdurch kann ein Oberflächenprofil oder Deformationsprofil der optisch wirksamen Fläche beeinflusst werden. Um eine bestimmte beabsichtigte optische Wirkung zu erzielen, ist das benötigte Deformationsprofil der optischen Fläche weitgehend vorgegeben. Häufig benötigt ein System nur ein oder wenige dieser Deformationsprofile auf einer optischen Fläche. Dies ist insbesondere dann häufig der Fall wenn die optische Fläche sich weder in feldkonjugierten noch in einer pupillenkonjugierten Ebene befindet.
Vor diesem Hintergrund besteht eine Aufgabe der vorliegenden Erfindung darin, ein verbessertes optisches System für eine Lithographieanlage bereitzustellen.
Demgemäß wird ein optisches System für eine Lithographieanlage vorgeschlagen. Das optische System umfasst ein optisches Element, welches ein Substrat und eine an dem Substrat vorgesehene optisch wirksame Fläche umfasst, eine Vielzahl durch das Substrat hindurchlaufende Kanäle, welche mit Hilfe eines Fluids mit einem Druck beaufschlagbar sind, wobei der optisch wirksamen Fläche ein Ausgangsoberflächenprofil und ein sich von dem Ausgangsoberflächenprofil unterscheidendes Zieloberflächenprofil zugeordnet sind, und wobei die optisch wirksame Fläche mit Hilfe eines Druckbeaufschlagens und einer dadurch bewirkten Verformung der Kanäle von dem Ausgangsoberflächenprofil in das Zieloberflächenprofil schaltbar ist.
Dadurch, dass die Kanäle vorgesehen sind, kann je nach Anordnung oder Geometrie der Kanäle ein zum Zeitpunkt der Auslegung beliebiges Zieloberflächenprofil vorgegeben werden. Es ist somit durch die Druckbeaufschlagung der Kanäle möglich, die optisch wirksame Fläche je nach Ausgestaltung der Kanäle beliebig zu deformieren.
Das optische System kann ein Projektionssystem einer EUV-Lithographieanlage oder Teil eines derartigen Projektionssystems sein. Das optische System kann jedoch auch Teil eines Strahlformungs- und Beleuchtungssystems einer EUV- Lithographieanlage sein. Das optische System kann jedoch auch Teil einer DUV- Lithographieanlage sein. Nachfolgend wird jedoch davon ausgegangen, dass das optische System Teil einer EUV-Lithographieanlage und insbesondere Teil eines Projektionssystems einer EUV-Lithographieanlage ist.
Das optische Element ist vorzugsweise ein Spiegel. Das optische Element kann jedoch auch beliebiges anderes optisches Element, wie beispielsweise eine Linse, sein. Das Substrat ist insbesondere ein Spiegelsubstrat. Das Substrat kann ein Glasblock, insbesondere ein Glaskeramikblock, sein. Bevorzugt ist das Substrat ein aus Ultra Low Expansion Glass (ULE) gefertigter Block. Das Substrat kann aus mehreren Substratblöcken zusammengesetzt sein. Das Substrat weist beispielsweise eine quaderförmige Geometrie auf. Das Substrat kann in der Aufsicht beispielsweise rechteckig, quadratisch, oval oder dreieckig sein.
Das Substrat umfasst eine Vorderseite, an welcher die optisch wirksame Fläche vorgesehen ist, und eine der Vorderseite abgewandte Rückseite. Die optisch wirksame Fläche weist reflektive Eigenschaften auf. Das heißt, die optisch wirksame Fläche ist geeignet, EUV-Strahlung zu reflektieren. Die optisch wirksame Fläche kann eine Spiegelfläche sein. Die Rückseite des Substrats weist vorzugsweise keine reflektierenden Eigenschaften auf. Dem optischen Element beziehungsweise dem Substrat ist bevorzugt ein Koordinatensystem mit einer x-Richtung oder Breitenrichtung, einer y-Richtung oder Hochrichtung und einer z-Richtung oder Tiefenrichtung zugeordnet. Die Richtungen sind senkrecht zueinander orientiert.
Dass die Kanäle durch das Substrat "hindurchlaufen" bedeutet vorliegend, dass die Kanäle innerhalb des Substrats angeordnet sind und von dem Substrat umgeben sind. Dabei können die Kanäle bezüglich der Hochrichtung des Substrats unterhalb der optisch wirksamen Fläche positioniert sein. Unter einem "Kanal" kann vorliegend insbesondere eine rohrförmige Geometrie zu verstehen sein. Insbesondere ist unter einem "Kanal" vorliegend eine langestreckte Geometrie zu verstehen, deren Länge, beispielsweise entlang der Tiefenrichtung betrachtet, um ein Vielfaches größer ist als deren Breite, beispielsweise entlang der Breitenrichtung betrachtet, und deren Höhe, beispielsweise entlang der Hochrichtung betrachtet.
Die Kanäle weisen vorzugsweise im Querschnitt eine rechteckförmige Geometrie auf. Grundsätzlich kann die Querschnittsgeometrie der Kanäle jedoch beliebig gewählt werden. Bevorzugt umfasst jeder Kanal einen Boden, eine dem Boden gegenüberliegend angeordnete Decke und zwei einander gegenüberliegend angeordnete Seitenwände. Der Boden, die Decke und die Seitenwände verlaufen durchgehend durch das Substrat. Das heißt, der Boden, die Decke und die Seitenwände sind bevorzugt nicht segmentiert oder unterbrochen. Alternativ können die Kanäle auch in miteinander verbundene Zellen unterteilt sein.
Das Fluid kann beispielsweise Wasser, insbesondere hochreines Wasser, oder ein Gas, wie beispielsweise Luft, sein. Vorzugsweise ist das Fluid Wasser. Dies weist den Vorteil auf, dass das Fluid inkompressibel ist, wodurch die Druckbeaufschlagung der Kanäle schneller erfolgen kann. Dass die Kanäle mit dem Druck "beaufschlagbar" sind, bedeutet vorliegend, dass das Fluid mit Hilfe einer Druckerzeugungseinrichtung, beispielsweise mit Hilfe einer Pumpe, unter Druck gesetzt werden kann.
Das Fluid wiederum übt diesen Druck gleichmäßig auf den Boden, die Decke und die Seitenwände auf. Hierdurch verformen sich die Kanäle von einem unverformten Zustand in einen verformten Zustand. Dabei wird auch das Substrat elastisch, insbesondere federelastisch, verformt, wodurch die optisch wirksame Fläche deformiert wird und ausgehend von dem Ausgangsoberflächenprofil das Zieloberflächenprofil erreicht wird. Je höher der Druck ist, desto stärker wird die optisch wirksame Fläche deformiert. Sobald die Kanäle drucklos sind, verformen diese sich selbsttätig von dem verformten Zustand zurück in den unverformten Zustand. Dementsprechend verformt sich auch die optisch wirksame Fläche ausgehend von dem Zieloberflächenprofil zurück in das erste Ausgangsoberflächenprofil.
Dass der optisch wirksamen Fläche das Ausgangsoberflächenprofil und das zweite Zieloberflächenprofil "zugeordnet" sind, bedeutet vorliegend, dass die optisch wirksame Fläche in einem undeformierten Zustand das Ausgangsoberflächenprofil annimmt und in einem deformierten Zustand das Zieloberflächenprofil. Das heißt, die optisch wirksame Fläche nimmt in ihrem undeformierten Zustand die Form des Ausgangsoberflächenprofils ein. Dementsprechend nimmt die optisch wirksame Fläche in ihrem deformierten Zustand das Zieloberflächenprofil ein.
Das heißt, eine Geometrie der optisch wirksamen Fläche entspricht entweder dem Ausgangsoberflächenprofil oder dem Zieloberflächenprofil. Die optisch wirksame Fläche kann also nicht gleichzeitig die Geometrie des Ausgangsoberflächenprofils und des Zieloberflächenprofils einnehmen. Das Ausgangsoberflächenprofil und das Zieloberflächenprofil können beliebig dreidimensional gekrümmte Flächen sein. Das Ausgangsoberflächenprofil und das Zieloberflächenprofil können sich beispielsweise nur in ihrer Deformationsamplitude voneinander unterscheiden, ansonsten aber identisch sein. Ferner kann das Ausgangsoberflächenprofil
auch eben sein und das Zieloberflächenprofil weist eine beliebig dreidimensional gekrümmte F orm auf.
Bei der Druckbeaufschlagung der Kanäle wird die optisch wirksame Fläche von dem Ausgangsoberflächenprofil in das Zieloberflächenprofil geschaltet. Dies kann beispielsweise bei einem definierten Druck von 1 bar erfolgen. Dass die optisch wirksame Fläche "geschaltet" wird, bedeutet vorliegend insbesondere, dass die optisch wirksame Fläche entweder die Geometrie des Ausgangsoberflächenprofils einnimmt oder in die Geometrie des Zieloberflächenprofils deformiert ist. Dies kann beispielsweise dadurch erfolgen, dass die drucklosen Kanäle mit Hilfe des Fluid mit einem Druck von 1 bar druckbeaufschlagt werden.
Gemäß einer Ausführungsform sind der optisch wirksamen Fläche mehrere Zieloberflächenprofile zugeordnet, welche sich nur in ihrer Deformationsamplitude voneinander unterscheiden, wobei jedem Zieloberflächenprofil ein vorbestimmter Druck zugeordnet ist.
Durch kontinuierliche Variation des Drucks ist somit ein kontinuierlicher Übergang von dem Ausgangsoberflächenprofil zu dem Zieloberflächenprofil möglich. Bei einer Verdopplung des Drucks kann beispielsweise eine Verdopplung der Deformationsamplitude erzielt werden. Die Deformationsamplitude ist definiert als ein entlang der Hochrichtung des Substrats betrachteter Abstand zwischen einem tiefsten Punkt und einem höchsten Punkt des jeweiligen Zieloberflächenprofils. Die Zieloberflächenprofile unterscheiden sich voneinander nicht in ihrer Geometrie, sondern nur in ihrer Ausprägung entlang der Hochrichtung des Substrats. Beispielsweise können ein, zwei oder drei Zieloberflächenprofile vorgesehen sein. In diesem Fall kann die optisch wirksame Fläche beispielsweise von dem Ausgangsoberflächenprofil in ein erstes Zieloberflächenprofil und von diesem in ein zweites Zieloberflächenprofil verformt werden. Bei einer weiteren
Steigerung des Drucks werden nach und nach die weiteren Zieloberflächenprofile erreicht.
Gemäß einer weiteren Ausführungsform sind die Kanäle in einer gemeinsamen Ebene angeordnet.
Diese gemeinsame Ebene ist entlang der Hochrichtung betrachtet unterhalb der optisch wirksamen Fläche platziert. Die gemeinsame Ebene kann parallel zu der optisch wirksamen Fläche positioniert sein. Die gemeinsame Ebene wird von der Breitenrichtung und der Tiefenrichtung des Substrats aufgespannt oder ist parallel zu einer von der Breitenrichtung und der Tiefenrichtung aufgespannten Ebene angeordnet.
Gemäß einer weiteren Ausführungsform sind die Kanäle auf mehrere sich voneinander unterscheidende Ebenen verteilt angeordnet.
Beispielsweise sind zwei derartige Ebenen vorgesehen, die entlang der Hochrichtung des Substrats betrachtet voneinander beabstandet und parallel zueinander angeordnet sind. Die Kanäle der beiden Ebenen können sich in deren Abmessungen voneinander unterscheiden. Die Kanäle in den beiden Ebenen können jedoch auch identisch aufgebaut sein. Insbesondere kann eine Ebene der optisch wirksamen Fläche zugeordnet sein. Die andere Ebene kann dann der Rückseite des Substrats zugeordnet sein.
Gemäß einer weiteren Ausführungsform weisen die Kanäle entlang einer Breitenrichtung des Substrats betrachtet eine größere geometrische Ausdehnung als entlang einer Hochrichtung des Substrats betrachtet auf.
Das heißt, eine Breite der Kanäle ist größer als eine Höhe derselben. Insbesondere weisen die Kanäle ein Aspektverhältnis von kleiner als 1 auf. Das Aspekt- Verhältnis eines Kanals ist definiert als das Verhältnis der Höhe des jeweiligen Kanals zu der Breite des jeweiligen Kanals. Für den Fall, dass die Kanäle ein Aspektverhältnis von kleiner als 1 aufweisen, sind diese horizontal positioniert. Alternativ können die Kanäle auch vertikal positioniert sein. In diesem Fall weisen diese ein Aspektverhältnis von größer als 1 auf.
Gemäß einer weiteren Ausführungsform sind die Kanäle entlang der Hochrichtung betrachtet näher an der optisch wirksamen Fläche als an einer Rückseite des Substrats angeordnet.
Hierdurch kann erreicht werden, dass sich die optisch wirksame Fläche stärker verformt als die Rückseite des Substrats. Alternativ können die Kanäle bezüglich der Hochrichtung auch mittig in dem Substrat angeordnet sein. Für den Fall, dass sich die Kanäle auf zwei voneinander unterscheidende Ebenen aufteilen, kann, wie zuvor erwähnt, eine der Ebene nahe der optisch wirksamen Fläche und die andere Ebene nahe der Rückseite des Substrats platziert sein.
Gemäß einer weiteren Ausführungsform sind die Kanäle entlang der Breitenrichtung betrachtet ungleichmäßig voneinander beabstandet angeordnet.
Hierdurch ist es möglich, die Deformation der optisch wirksamen Fläche zu optimieren und ein definiertes Solloberflächenprofil der optisch wirksamen Fläche vorzugeben. Das Solloberflächenprofil kann ein errechnetes Oberflächenprofil der optisch wirksamen Fläche sein. Zielsetzung ist, dass das Zieloberflächenprofil mit dem Solloberflächenprofil übereinstimmt oder nur minimal von diesem ab- weicht. Ein Abstand zwischen zwei benachbarten Kanälen wird auch als Teilung bezeichnet. Die Teilung kann entlang der Breitenrichtung betrachtet ungleichmäßig oder gleichmäßig sein.
Gemäß einer weiteren Ausführungsform verlaufen die Kanäle entlang einer Tiefenrichtung des Substrats und parallel zueinander.
Die Kanäle können auch entlang der Breitenrichtung verlaufen. Entlang der Tiefenrichtung weisen die Kanäle ihre größte geometrische Erstreckung in dem Substrat auf. Entlang der Breitenrichtung des Substrats erstreckt sich die Breite der Kanäle. Entlang der Hochrichtung des Kanals erstreckt sich die Höhe der Kanäle. Dabei ist die geometrische Ausdehnung der Kanäle entlang der Tiefenrichtung ein Vielfaches der Ausdehnung der Kanäle entlang der Breitenrichtung und entlang der Hochrichtung.
Gemäß einer weiteren Ausführungsform sind die Kanäle in Serie geschaltet.
Den Kanälen ist insbesondere ein gemeinsamer Einlass zugeordnet, über welchen das Fluid mit Hilfe der Druckerzeugungseinrichtung mit dem Druck beaufschlagbar ist. Alternativ können die Kanäle auch parallelgeschaltet sein. In diesem Fall sind die Kanäle kammartig mit dem Einlass verbunden. Dabei können zwei Gruppen an Kanälen vorgesehen sein, welchen jeweils ein Einlass zugeordnet ist. Die Kanäle greifen dann kammartig ineinander.
Gemäß einer weiteren Ausführungsform sind die Kanäle in eine Vielzahl in Serie geschalteter Zellen unterteilt.
Die Zellen können jeweils eine quaderförmige Geometrie aufweisen. Die Zellen eines Kanals können sich in ihrer Geometrie voneinander unterscheiden. Hierdurch ist es möglich, das Zieloberflächenprofil zu optimieren.
Gemäß einer weiteren Ausführungsform unterscheiden sich die Zellen in ihrer Breite und/oder in ihrer Höhe voneinander.
Dies trifft insbesondere für die Zellen jeweils eines Kanals zu. Die Zellen können in ihrer Breite und/oder in ihrer Höhe derart optimiert werden, dass ein dreidimensionales Zieloberflächenprofil der optisch wirksamen Fläche erzielt werden kann. Die Zellen können sich auch durch eine sich in der Tiefenrichtung erstreckende Länge voneinander unterscheiden.
Gemäß einer weiteren Ausführungsform sind die Zellen jedes Kanals mit Hilfe von Verbindungsleitungen miteinander verbunden.
Die Verbindungsleitungen sind insbesondere so bemessen, dass diese keinen oder bevorzugt nur einen sehr geringen Einfluss auf die Deformation der optisch wirksamen Fläche aufweisen.
Gemäß einer weiteren Ausführungsform weisen die Kanäle einen variablen Querschnitt auf.
Das heißt insbesondere, dass sich der Querschnitt der Kanäle entlang der Tiefenrichtung betrachtet derart ändert, dass die Kanäle Einschnürungen und Erweiterungen aufweisen.
Ferner wird eine Lithograp hieanlage mit einem derartigen optischen System vor- geschlagen.
Die Lithographieanlage kann eine EUV-Lithographieanlage oder eine DUV- Lithographieanlage sein. EUV steht für "Extreme Ultraviolet" und bezeichnet eine Wellenlänge des Arbeitslichts zwischen 0,1 nm und 30 nm. DUV steht für "Deep Ultraviolet" und bezeichnet eine Wellenlänge des Arbeitslichts zwischen 30 nm und 250 nm. Die Lithographieanlage kann mehrere derartige optische
Systeme umfassen. Wie zuvor erwähnt, kann das optische System ein Projektionssystem oder Teil eines Projektionssystems einer EUV-Lithographieanlage sein.
Weiterhin wird ein Verfahren zum Herstellen eines optischen Systems für eine Lithographieanlage vorgeschlagen. Das Verfahren umfasst die Schritte^ a) Bereitstellen eines ersten Substratblocks sowie eines von dem ersten Substratblock getrennten zweiten Substratblocks, b) Einbringen einer Vielzahl Kanäle in den ersten Substratblock, c) Verschließen der Kanäle mit Hilfe des zweiten Substratblocks, und d) Verbinden des ersten Substratblocks und des zweiten Substratblocks.
Die Substratblöcke können Glasblöcke, insbesondere Glaskeramikblöcke, sein. Dass der erste Substratblock und der zweite Substratblock voneinander "getrennt" sind, bedeutet vorliegend, dass der erste Substratblock und der zweite Substratblock zwei voneinander getrennte Bauteile sind. Die Kanäle können beispielsweise mit Hilfe eines spanabhebenden Verfahrens oder mit Hilfe eines Ätzverfahrens in den ersten Substratblock eingebracht werden. Durch ein Platzieren des zweiten Substratblocks auf dem ersten Substratblock werden die Kanäle verschlossen. Der erste Substratblock und der zweite Substratblock können beispielsweise mit Hilfe eines optischen Bondverfahrens miteinander verbunden werden.
"Ein" ist vorliegend nicht zwingend als beschränkend auf genau ein Element zu verstehen. Vielmehr können auch mehrere Elemente, wie beispielsweise zwei, drei oder mehr, vorgesehen sein. Auch jedes andere hier verwendete Zählwort ist nicht dahingehend zu verstehen, dass eine Beschränkung auf genau die genannte Anzahl von Elementen gegeben ist. Vielmehr sind zahlenmäßige Abweichungen nach oben und nach unten möglich, soweit nichts Gegenteiliges angegeben ist.
Die für das optische System beschriebenen Ausführungsformen und Merkmale gelten für die Lithographieanlage und/oder das Verfahren entsprechend und umgekehrt.
Weitere mögliche Implementierungen der Erfindung umfassen auch nicht explizit genannte Kombinationen von zuvor oder im Folgenden bezüglich der Ausführungsbeispiele beschriebenen Merkmalen oder Ausführungsformen. Dabei wird der Fachmann auch Einzelaspekte als Verbesserungen oder Ergänzungen zu der jeweiligen Grundform der Erfindung hinzufügen.
Weitere vorteilhafte Ausgestaltungen und Aspekte der Erfindung sind Gegenstand der Unteransprüche sowie der im Folgenden beschriebenen Ausführungsbeispiele der Erfindung. Im Weiteren wird die Erfindung anhand von bevorzugten Ausführungsformen unter Bezugnahme auf die beigelegten Figuren näher erläutert.

Ferner sollte beachtet werden, dass die Darstellungen in den Figuren nicht notwendigerweise maßstabsgerecht sind. Verdeckte Bauteile sind in den Figuren mit gestrichelten Linien dar gestellt.
Fig. 1A zeigt eine schematische Ansicht einer EUV-Lithographieanlage 100A, welche ein Strahlformungs- und Beleuchtungssystem 102 und ein Projektionssystem 104 umfasst. Dabei steht EUV für "extremes Ultraviolett" (EnglJ extreme ultraviolet, EUV) und bezeichnet eine Wellenlänge des Arbeitslichts zwischen 0,1 nm und 30 nm. Das Strahlformungs- und Beleuchtungssystem 102 und das Projektionssystem 104 sind jeweils in einem nicht gezeigten Vakuum -Gehäuse vorgesehen, wobei jedes Vakuum -Gehäuse mit Hilfe einer nicht dargestellten Evakuierungsvorrichtung evakuiert wird. Die Vakuum -Gehäuse sind von einem nicht dargestellten Maschinenraum umgeben, in welchem Antriebsvorrichtungen zum mechanischen Verfahren beziehungsweise Einstellen von optischen Elementen vorgesehen sind. Ferner können auch elektrische Steuerungen und dergleichen in diesem Maschinenraum vorgesehen sein.
Die EUV-Lithographieanlage 100A weist eine EUV-Lichtquelle 106A auf. Als EUV-Lichtquelle 106A kann beispielsweise eine Plasmaquelle (oder ein Synchrotron) vorgesehen sein, welche Strahlung 108A im EUV-Bereich (extrem ultravioletter Bereich), also beispielsweise im Wellenlängenbereich von 5 nm bis 20 nm, aussendet. Im Strahlformungs- und Beleuchtungs system 102 wird die EUV- Strahlung 108A gebündelt, und die gewünschte Betriebswellenlänge wird aus der EUV'Strahlung 108A herausgefiltert. Die von der EUV-Lichtquelle 106A erzeugte EUV'Strahlung 108A weist eine relativ niedrige Transmissivität durch Luft auf, weshalb die Strahlführungsräume im Strahlformungs- und Beleuchtungssystem 102 und im Projektionssystem 104 evakuiert sind.
Das in Fig. 1A dargestellte Strahlformungs- und Beleuchtungssystem 102 weist fünf Spiegel 110, 112, 114, 116, 118 auf. Nach dem Durchgang durch das Strahlformungs- und Beleuchtungs system 102 wird die EUV'Strahlung 108A auf eine Photomaske (EnglJ reticle) 120 geleitet. Die Photomaske 120 ist ebenfalls als re- flektives optisches Element ausgebildet und kann außerhalb der Systeme 102, 104 angeordnet sein. Weiter kann die EUV'Strahlung 108A mittels eines Spiegels 122 auf die Photomaske 120 gelenkt werden. Die Photomaske 120 weist eine Struktur auf, welche mittels des Projektionssystems 104 verkleinert auf einen Wafer 124 oder dergleichen abgebildet wird.
Das Projektionssystem 104 (auch als Projektionsobjektiv bezeichnet) weist sechs Spiegel Ml bis M6 zur Abbildung der Photomaske 120 auf den Wafer 124 auf. Dabei können einzelne Spiegel Ml bis M6 des Projektionssystems 104 symmetrisch zu einer optischen Achse 126 des Projektionssystems 104 angeordnet sein. Es sollte beachtet werden, dass die Anzahl der Spiegel Ml bis M6 der EUV- Lithographieanlage 100A nicht auf die dargestellte Anzahl beschränkt ist. Es können auch mehr oder weniger Spiegel Ml bis M6 vorgesehen sein. Des Weiteren sind die Spiegel Ml bis M6 in der Regel an ihrer Vorderseite zur Strahlformung gekrümmt.
Fig. 1B zeigt eine schematische Ansicht einer DUV-Lithographieanlage 100B, welche ein Strahlformungs- und Beleuchtungssystem 102 und ein Projektionssystem 104 umfasst. Dabei steht DUV für "tiefes Ultraviolett" (EnglJ deep ultraviolet, DUV) und bezeichnet eine Wellenlänge des Arbeitslichts zwischen 30 nm und 250 nm. Das Strahlformungs- und Beleuchtungssystem 102 und das Projektionssystem 104 können - wie bereits mit Bezug zu Fig. 1A beschrieben - von einem Maschinenraum mit entsprechenden Antriebsvorrichtungen umgeben sein.
Die DUV-Lithographieanlage 100B weist eine DUV-Lichtquelle 106B auf. Als DUV-Lichtquelle 106B kann beispielsweise ein ArF-Excimerlaser vorgesehen
sein, welcher Strahlung 108B im DUV-Bereich bei beispielsweise 193 nm emittiert.
Das in Fig. 1B dargestellte Strahlformungs- und Beleuchtungssystem 102 leitet die DUV'Strahlung 108B auf eine Photomaske 120. Die Photomaske 120 ist als transmissives optisches Element ausgebildet und kann außerhalb der Systeme 102, 104 angeordnet sein. Die Photomaske 120 weist eine Struktur auf, welche mittels des Projektionssystems 104 verkleinert auf einen Wafer 124 oder dergleichen ab gebildet wird.
Das Projektionssystem 104 weist mehrere Linsen 128 und/oder Spiegel 130 zur Abbildung der Photomaske 120 auf den Wafer 124 auf. Dabei können einzelne Linsen 128 und/oder Spiegel 130 des Projektionssystems 104 symmetrisch zu einer optischen Achse 126 des Projektionssystems 104 angeordnet sein. Es sollte beachtet werden, dass die Anzahl der Linsen 128 und Spiegel 130 der DUV- Lithographieanlage 100B nicht auf die dargestellte Anzahl beschränkt ist. Es können auch mehr oder weniger Linsen 128 und/oder Spiegel 130 vorgesehen sein. Des Weiteren sind die Spiegel 130 in der Regel an ihrer Vorderseite zur Strahlformung gekrümmt.
Ein Luftspalt zwischen der letzten Linse 128 und dem Wafer 124 kann durch ein flüssiges Medium 132 ersetzt sein, welches einen Brechungsindex > 1 aufweist. Das flüssige Medium 132 kann beispielsweise hochreines Wasser sein. Ein solcher Aufbau wird auch als Immersionslithographie bezeichnet und weist eine erhöhte photolithographische Auflösung auf. Das Medium 132 kann auch als Immersionsflüssigkeit bezeichnet werden.
Fig. 2 zeigt eine schematische Aufsicht einer Ausführungsform eines optischen
Systems 200. Fig. 3 zeigt eine schematische Schnittansicht des optischen Systems 200 gemäß der Schnittlinie IILIII der Fig. 2. Fig. 4 und 5 zeigen jeweils die
Detailansicht IV gemäß Fig. 3. Nachfolgend wird auf die Fig. 2 bis 5 gleichzeitig Bezug genommen.
Das optische System 200 kann ein wie zuvor erläutertes Projektionssystem 104 einer EUV-Lithographieanlage 100A oder Teil eines derartigen Projektionssystems 104 sein. Das optische System 200 kann jedoch auch Teil eines wie zuvor erläuterten Strahlformungs- und Beleuchtungssystems 102 sein. Das optische System 200 kann jedoch auch Teil einer DUV-Lithographieanlage 100B sein. Nachfolgend wird jedoch davon ausgegangen, dass das optische System 200 Teil einer EUV-Lithographieanlage 100A und insbesondere Teil eines Projektionssystems 104 einer EUV-Lithographieanlage 100 A ist.
Das optische System 200 umfasst ein optisches Element 202. Das optische Element 202 kann ein Spiegel sein. Beispielsweise kann das optische Element 202 einer der Spiegel Ml bis M6 sein. In der Aufsicht gemäß der Fig. 2 weist das optische Element 202 eine rechteckförmige Geometrie auf. Das optische Element 202 kann jedoch eine beliebige Geometrie aufweisen. Beispielsweise kann das optische Element 202 in der Aufsicht auch dreieckförmig, rund oder oval sein. Das optische Element 202 umfasst ein Substrat 204, insbesondere ein Spiegelsubstrat. Das Substrat 204 kann ein Glaskeramikblock sein. Insbesondere ist das Substrat 204 ein aus Ultra Low Expansion Glass (ULE) gefertigter Block. Das Substrat 204 kann aus mehreren Substratblöcken zusammengesetzt sein.
Dem optischen Element 202 ist ein Koordinatensystem mit einer x-Richtung oder Breitenrichtung x, einer y-Richtung oder Hochrichtung y und einer z-Richtung oder Tiefenrichtung z zugeordnet. Die Richtungen x, y, z sind senkrecht zueinander orientiert.
Das optische Element 202 umfasst eine Vorderseite 206 und eine der Vorderseite 206 abgewandte Rückseite 208. Die Vorderseite 206 und die Rückseite 208 können parallel zueinander angeordnet sein. Entlang der Hochrichtung y betrachtet sind die Vorderseite 206 und die Rückseite 208 voneinander beabstandet platziert. An der Vorderseite 206 ist eine optisch wirksame Fläche 210 vorgesehen. Die optisch wirksame Fläche 210 ist geeignet, EUV-Strahlung 108A zu reflektieren. Die Rückseite 208 weist keine reflektierenden Eigenschaften auf. Die optisch wirksame Fläche 210 ist eine Spiegelfläche. Die optisch wirksame Fläche 210 kann, wie in der Fig. 2 gezeigt, kreisrund sein. Die optisch wirksame Fläche 210 kann jedoch auch dreieckig, rechteckig, sechseckig oder oval sein. Die Geometrie der optisch wirksamen Fläche 210 ist beliebig.
In das Substrat 204 ist eine beliebige Anzahl an Kanälen 212, 214, von denen in den Fig. 2 bis 5 nur zwei mit einem Bezugszeichen versehen sind, eingebracht. Die Kanäle 212, 214 verlaufen entlang der Tiefenrichtung z parallel zueinander durch das Substrat 204 hindurch. Alternativ können die Kanäle 212, 214 auch entlang der Breitenrichtung x verlaufen. Die Kanäle 212, 214 können spiegelsymmetrisch zu einer Symmetrieebene 216 aufgebaut und angeordnet sein. Die Symmetrieebene 216 wird von der Hochrichtung y und der Tiefenrichtung z aufgespannt. Die Anzahl der Kanäle 212, 214 ist beliebig.
Wie die Fig. 4 zeigt, sind die Kanäle 212, 214 im Querschnitt rechteckförmig. Die Kanäle 212, 214 können im Querschnitt jedoch grundsätzlich jede beliebige Geometrie aufweisen. Die Kanäle 212, 214 können spiegelsymmetrisch zu einer Symmetrieebene 218 aufgebaut sein. Die Symmetrieebene 218 wird von der Breitenrichtung x und der Tiefenrichtung z aufgespannt. Entlang der Hochrichtung y betrachtet, ist die Symmetrieebene 218 mittig zwischen der Vorderseite 206 oder der optisch wirksamen Fläche 210 und der Rückseite 208 des optischen Elements 202 platziert.
Die Symmetrieebene 218 verläuft entlang der Hochrichtung y betrachtet mittig durch die Kanäle 212, 214 hindurch. Die Symmetrieebene 218 und damit die Kanäle 212, 214 sind entlang der Hochrichtung y betrachtet um einen Abstand al von der optisch wirksamen Fläche 210 und um einen Abstand a2 von der Rückseite 208 beabstandet positioniert angeordnet. Für den Fall, dass die Symmetrie- ebene 218 beziehungsweise die Kanäle 212, 214 entlang der Hochrichtung y betrachtet mittig zwischen der optisch wirksamen Fläche 210 und der Rückseite 208 angeordnet sind, sind die Abstände al, a2 gleich groß. Die Abstände al, a2 können jedoch auch unterschiedlich groß sein. In diesem Fall sind die Symmetrieebene 218 und die Kanäle 212, 214 entlang der Hochrichtung y betrachtet nicht mittig in dem optischen Element 202 angeordnet.
Die Kanäle 212, 214 sind entlang der Breitenrichtung x betrachtet um einen Abstand c voneinander beabstandet angeordnet. Der Abstand c ist definiert als ein Abstand zweier entlang der Breitenrichtung x mittig in den Kanälen 212, 214 positionierter Punkte. Der Abstand c kann auch als Teilung (EnglJ pitch) bezeichnet werden. Entlang der Breitenrichtung x ist der Abstand c konstant. Das heißt, benachbarte Kanäle 212, 214 sind immer in dem Abstand c voneinander beabstandet positioniert. Der Abstand c kann entlang der Breitenrichtung x jedoch auch variiert werden. In diesem Fall sind die Kanäle 212, 214 entlang der Breitenrichtung x betrachtet ungleichmäßig voneinander beabstandet platziert.
Der Kanal 212 weist entlang der Hochrichtung y betrachtet eine Höhe h212 auf. Dementsprechend weist der Kanal 214 entlang der Hochrichtung y betrachtet eine Höhe h214 auf. Die Höhen h212, h214 sind identisch. Entlang der Breitenrichtung x betrachtet weist der Kanal 212 eine Breite b212 auf. Dementsprechend weist der Kanal 214 entlang der Breitenrichtung x betrachtet eine Breite b214 auf. Die Breiten b212, b214 unterscheiden sich voneinander. Die Breite b212 ist größer als die Breite b214.
Die Breiten b212, b24 sind größer als die Höhen h212, h214. Das heißt, die Breite b212 ist größer als die Höhe h212 und die Breite b214 ist größer als die Höhe h214. Ein Aspektverhältnis des Kanals 212 ist definiert als das Verhältnis der Höhe h212 zu der Breite b212 (h212/b212). Dementsprechend ist ein Aspektverhältnis des Kanals 214 definiert als das Verhältnis der Höhe h214 zu der Breite b214 (h214/b214). Für die Kanäle 212, 214 gilt jeweils ein Aspektverhältnis von kleiner als 1. Das heißt, die Kanäle 212, 214 weisen jeweils entlang der Breitenrichtung x betrachtet eine größere Ausdehnung auf als entlang der Hochrichtung y betrachtet.
Das Aspektverhältnis kann jedoch auch gleich 1 sein. In diesem Fall sind die Kanäle 212, 214 im Querschnitt rechteckförmig. Ferner kann das Aspektverhältnis auch größer als 1 sein. Im diesem Fall weisen die Kanäle 212, 214 jeweils entlang der Breitenrichtung x betrachtet eine kleinere Ausdehnung auf als entlang der Hochrichtung y betrachtet. Die Kanäle 212, 214 sind horizontal in dem Substrat 204 angeordnet. "Horizontal" heißt dabei, dass die Kanäle 212, 214 entlang der Breitenrichtung x eine größere Ausdehnung als entlang der Hochrichtung y aufweisen.
Jeder Kanal 212, 214 weist eine der optisch wirksamen Fläche 210 zugeordnete Decke 220, einen der Rückseite 208 zugeordneten Boden 222 sowie zwei Seitenwände 224, 226 auf. Dass die Decke 220 der optisch wirksamen Fläche 210 "zugeordnet" ist, heißt vorliegend, dass die Decke 220 entlang der Hochrichtung y betrachtet näher an der optisch wirksamen Fläche 210 als an der Rückseite 208 angeordnet ist. Entsprechendes gilt für den Boden 222. Die Kanäle 212, 214 können dadurch verwirklicht werden, dass diese entweder spanabhebend oder mit Hilfe eines Ätzverfahrens in einen Glasblock, insbesondere in einen Glaskeramikblock, eingebracht werden. Um die Kanäle 212, 214 in der Hochrichtung y zu verschließen, wird ein weiterer Glasblock auf den zuvor erwähnten Glasblock aufgelegt und mit diesem optisch gebondet.
Die Kanäle 212, 214 sind mit einem Fluid F gefüllt. Das Fluid F kann ein Gas oder eine Flüssigkeit sein. Beispielsweise kann das Fluid F Luft sein. Das Fluid F kann auch Wasser, insbesondere hochreines Wasser, sein. Nachfolgend wird davon ausgegangen, dass das Fluid F Wasser ist. Die Verwendung von Wasser weist den Vorteil auf, dass das Fluid F inkompressibel ist. Mit Hilfe des Fluids F sind die Kanäle 212, 214 derart mit Druck p beaufschlagbar, dass die Kanäle 212, 214 von einem in der Fig. 5 mit gestrichelten Linien gezeichneten unverformten Zustand ZI in einen verformten Zustand Z2 verbracht werden. In dem verformten Zustand Z2 sind die Kanäle 212, 214 in der Fig. 5 mit den Bezugszeichen 212', 214' bezeichnet. Je nach Höhe des aufgebrachten Drucks p kann eine beliebige Anzahl an verformten Zuständen Z2 vorgesehen sein. Je höher der Druck p, desto stärker ist die Verformung der Kanäle 212, 214.
Bei dem Verbringen der Kanäle 212, 214 von dem unverformten Zustand ZI in den verformten Zustand Z2 verformt sich das Substrat 204 elastisch, insbesondere federelastisch. Das heißt, sobald der Druck p unter einen vorgegebenen Wert abfällt, verformt sich das Substrat 204 selbsttätig zurück, so dass die Kanäle 212, 214 von dem verformten Zustand Z2 zurück in den unverformten Zustand ZI verbracht werden.
Alle Kanäle 212, 214 werden mit demselben Druck p beaufschlagt. Hierzu können die Kanäle 212, 214 in Reihe geschaltet sein. Der Druck p wirkt gleichmäßig auf die Decke 220, den Boden 222 und die Seitenwände 224, 226. Zum Beaufschlagen der Kanäle 212, 214 mit dem Druck p ist eine Druckerzeugungseinrichtung 228 (Fig. 2) vorgesehen. Die Druckerzeugungseinrichtung 228 ist dazu eingerichtet, das Fluid F mit dem Druck p zu beaufschlagen. Die Druckerzeugungseinrichtung 228 kann eine Pumpe sein.
Wie die Fig. 5 zeigt, dehnen sich die Kanäle 212, 214 bei dem Verbringen derselben von dem unverformten Zustand Z 1 in den verformten Zustand Z2 entlang der
Hochrichtung y aus. Insbesondere verformen sich die Decken 220 beziehungsweise die Böden 222 der Kanäle 212, 214 in Richtung der optisch wirksamen Fläche 210 beziehungsweise in Richtung der Rückseite 208. Das heißt, die Höhen h212, h214 der Kanäle 212, 214 werden größer. Gleichzeitig ziehen sich die Kanäle 212, 214 entlang der Breitenrichtung x zusammen. Das heißt, die Breiten b212, b214 der Kanäle 212, 214 werden kleiner.
Dadurch, dass sich die Kanäle 212, 214 bei dem Druckbeaufschlagen derselben von dem unverformten Zustand ZI in den verformten Zustand Z2 verformen, verformen sich auch die optisch wirksame Fläche 210 sowie die Rückseite 208. In der Fig. 5 sind die optisch wirksame Fläche 210 beziehungsweise die Rückseite 208 in einem verformten Zustand derselben mit den Bezugszeichen 210' beziehungsweise 208' versehen. Da die Kanäle 212, 214 bezüglich der Hochrichtung y mittig in dem Substrat 204 platziert sind, verformen sich die optisch wirksame Fläche 210 und die Rückseite 208 in gleichem Maße. Mit Hilfe einer Variation der Abstände al, a2 ist es möglich, die optisch wirksame Fläche 210 und die Rückseite 208 bei einer Druckbeaufschlagung der Kanäle 212, 214 unterschiedlich stark zu verformen. Zum Verbringen der Kanäle 212, 214 von dem unverformten Zustand ZI in den verformten Zustand Z2, können diese beispielsweise mit einem Druck von 1 bar beaufschlagt werden.
Mit Hilfe eines Verbringens der Kanäle 212, 214 von dem unverformten Zustand ZI in den verformten Zustand Z2 ist es möglich, unterschiedliche Oberflächenprofile Pl, P2 der optisch wirksamen Fläche 210 einzustellen. Ein Ausgangsoberflächenprofil PI der optisch wirksamen Fläche 210, das sich in dem unverformten Zustand ZI der Kanäle 212, 214 ergibt, kann beispielsweise eine ebene Flä-
ehe sein. Ein sich von dem Ausgangsoberflächenprofil PI unterscheidendes Zieloberflächenprofil P2 der optisch wirksamen Fläche 210 kann eine beliebig dreidimensional gekrümmte Fläche sein.
Jedem Zustand ZI, Z2 der Kanäle 212, 214 ist ein Oberflächenprofil Pl, P2 der optisch wirksamen Fläche 210 zugeordnet. Das heißt, die Anzahl der Oberflächenprofile Pl, P2 entspricht der Anzahl der Zustände ZI, Z2. Die Anzahl der Zustände ZI, Z2 und die Anzahl der Oberflächenprofile Pl, P2 ist grundsätzlich nicht begrenzt. Insbesondere sind mehrere, beispielsweise zwei oder drei, Zieloberflächenprofile P2 vorgesehen.
Um das Zieloberflächenprofil P2 beeinflussen zu können, ist es möglich, die nachfolgenden Parameter zu variieren. Das Zieloberflächenprofil P2 kann durch eine Variation der Geometrien der Kanäle 212, 214, also eine Veränderung der Breiten b212, b214 und der Höhen h212, h214, des Abstands c, der Abstände al, a2 sowie der Aspektverhältnisse der Kanäle 212, 214 beeinflusst werden. So führt beispielsweise eine Vergrößerung der jeweiligen Breite b212, b214 bei gleichem Druck p zu einer stärkeren Deformation der optisch wirksamen Fläche 210.
Dabei ist es für manche optische Anwendungen wünschenswert, dass das Zieloberflächenprofil P2 glatt ist. Das heißt, die Kanäle 212, 214 sollen an dem jeweiligen Zieloberflächenprofil P2 nicht erkennbar sein, also sich nicht bis zu der optisch wirksamen Fläche 210 "durchdrücken".
Fig. 6 und 7 zeigen jeweils ein Diagramm betreffend eine Ausführungsform des optischen Elements 202, welches entlang der Breitenrichtung x eine Breite von 400 mm und entlang der Hochrichtung y eine Höhe von 40 mm aufweist. Die Kanäle 212, 214 sind entlang der Hochrichtung y um einen Abstand al von 20 mm von der optisch wirksamen Fläche 210 entfernt in dem Substrat 204 eingebettet.
Der Abstand c beträgt 20 mm. Es ergibt sich somit ein Verhältnis des Abstands al zu dem Abstand c von 1 (al/c = 1).
In der Fig. 6 ist eine Deformation d der optisch wirksamen Fläche 210 mit Hilfe der Kanäle 212, 214 bei einem Druck p von 1 bar dargestellt. Hierbei ist die Deformation d über der Breitenrichtung x aufgetragen. Dabei steht jede Spitze 230A der in der Fig. 6 dargestellten Kurve für einen Kanal 212, 214. Ein jeweiliges Tal 230B der Kurve steht für einen Bereich der optisch wirksamen Fläche 210, der zwischen zwei Kanälen 212, 214 vorgesehen ist. Bei einem Druck p von 1 bar beträgt ein Abstand PV zwischen dem Tal 230B und der Spitze 230A 0,14 nm. Eine mittlere Deformation md der optisch wirksamen Fläche 210 beträgt 2,8 nm. Ein Durchdruck pt (EnglJ print through) der Kanäle 212, 214 ist wie folgt definiert:
Mit den obigen Werten ergibt sich für den Durchdruck pt ein Wert von 2,6%.
In der Fig. 7 ist der Durchdruck pt über dem Verhältnis al/c der Abstände al, c aufgetragen. Der eingekreiste Bereich der in der Fig. 7 gezeigten Kurve zeigt das Beispiel gemäß der Fig. 6 mit dem Verhältnis des Abstands al zu dem Abstand c von 1 (al/c = 1). Wie der Fig. 7 zu entnehmen ist, ergibt sich für ein Verhältnis des Abstands al zu dem Abstand c von 2 (al/c = 2) ein Durch druck von weniger als 0,01%.
Fig. 8 zeigt eine schematische Schnittansicht einer weiteren Ausführungsform eines optischen Elements 202. Das optische Element 202 weist entlang der Breitenrichtung x eine Breite von 400 mm und entlang der Hochrichtung y eine Höhe von 80 mm auf. Der Abstand al beträgt 30 mm. Für die Kanäle 212, 214 gilt jeweils ein Aspektverhältnis von kleiner als 1. Der Abstand c beträgt 20 mm. Die Breiten b212, b214 der Kanäle 212, 214 sind nicht konstant. Die Breiten b212,
b214 sind dahingehend optimiert, dass, wie in der Fig. 9 gezeigt, bei einer Druckbeaufschlagung der Kanäle 212, 214 ausgehend von dem Ausgangsoberflächenprofil PI ein errechnetes Solloberflächenprofil P2' erzielt wird. Wie zuvor schon erläutert, kann mit Hilfe der Kanäle 212, 214 eine beliebige Anzahl an Zieloberflächenprofilen P2 verwirklich werden. Bevorzugt unterscheiden sich diese Zieloberflächenprofile P2 nur in ihrer Ausprägung der Deformation d voneinander.
In der Fig. 9 ist das Solloberflächenprofil P2' mit einer gepunkteten Linie dargestellt. Das mit Hilfe einer Druckbeaufschlagung der Kanäle 212, 214 mit einem Druck p von 1 bar ausgehend von dem Ausgangsoberflächenprofil PI erzielte Zieloberflächenprofil P2 ist in der Fig. 9 mit einer durchgezogenen Linie dargestellt. Wie die Fig. 9 zeigt, deckt sich das Zieloberflächenprofil P2 annähernd mit dem Solloberflächenprofil P2'. Das Hauptverformungsprinzip der Kanäle 212, 214 besteht darin, entlang der Hochrichtung y betrachtet Kräfte auf das Substrat 204 aufzubringen. Hierdurch kann die Deformation d der optisch wirksamen Fläche 210 direkt kontrolliert werden.
Wie der Fig. 9 zu entnehmen ist, erfolgt die Deformation d in einer Größenordnung von 2,5 nm (Deformationsamplitude e zwischen einem Tal 232 und einem Berg 234 der in der Fig. 9 gezeigten Kurve) bei einem Offset von 4 nm. Es kann somit bei einem Druck p von 1 bar entlang der Hochrichtung y betrachtet ein Hub von etwa 2,5 nm erzielt werden. Da sich die Deformation d linear mit dem Druck p ändert, kann bei einem maximalen Druck von 8 bar eine Deformationsamplitude e von bis zu 20 nm realisiert werden. Dabei sind die Kanäle 212, 214, wie in der Fig. 8 gezeigt, in einer gemeinsamen Ebene 236 platziert.
Fig. 10 zeigt eine schematische Schnittansicht einer weiteren Ausführungsform eines optischen Elements 202. Das optische Element 202 umfasst eine gekrümmte optisch wirksame Fläche 210. Das optische Element 202 weist entlang der Breitenrichtung x eine Breite von 1000 mm und entlang der Hochrichtung y
eine Höhe von 400 mm auf. Für die Kanäle 212, 214 gilt jeweils ein Aspektverhältnis von kleiner als 1.
Bei dieser Ausführungsform des optischen Elements 202 umfasst dieses erste Kanäle 212A, 214A, zweite Kanäle 212B, 214B, dritte Kanäle 212C, 214C und vierte Kanäle 212D, 214D, welche jeweils eine gesonderte Druckversorgung aufweisen. Das heißt, die Kanäle 212A, 214A weisen eine gemeinsame Druckversorgung auf. Dementsprechend weisen auch die Kanäle 212B, 214B, 212C, 214C, 212D, 214D jeweils eine eigene Druckversorgung auf. Hierdurch können die Kanäle 212A, 214A, 212B, 214B, 212C, 214C, 212D, 214D mit vier unterschiedlichen Drücken p beaufschlagt werden. Ferner können auch nur einzelne Gruppen der Kanäle 212A, 214A, 212B, 214B, 212C, 214C, 212D, 214D druckbeaufschlagt werden. Beispielsweise werden nur die Kanäle 212A, 214A mit dem Druck p beaufschlagt und die Kanäle 212B, 214B, 212C, 214C, 212D, 214D nicht.
Die Kanäle 212A, 214A, 212B, 214B, 212C, 214C, 212D, 214D sind auf zwei in der Hochrichtung y voneinander beabstandet platzierte Ebenen 236, 238 aufgeteilt. Dabei sind die Kanäle 212A, 214A, 212B, 214B in einer ersten Ebene 236 platziert und die Kanäle 212C, 214C, 212D, 214D sind in einer zweiten Ebene 238 platziert. Die erste Ebene 236 ist entlang der Hochrichtung y betrachtet näher an der optisch wirksamen Fläche 210 platziert als die zweite Ebene 238.
Die Kanäle 212A, 214A, 212B, 214B sind derart angeordnet, dass die Kanäle 212A, 214A und die Kanäle 212B, 214B abwechselnd nebeneinander angeordnet sind. Dementsprechend sind auch die Kanäle 212C, 214C und die Kanäle 212D, 214D abwechselnd platziert. Der Abstand c beträgt innerhalb einer Gruppe von Kanälen 212A, 214A, 212B, 214B, 212C, 214C, 212D, 214D 50 mm. Das heißt, der Abstand c zwischen Kanälen 212A, 214A, 212B, 214B, 2120, 2140, 212D, die
nicht einer gemeinsamen Gruppe angehören beträgt 25 mm. Das heißt beispielsweise, dass der Abstand c zwischen den Kanälen 212A, 214A 50 mm beträgt und der Abstand c zwischen den Kanälen 212A, 212B beträgt 25 mm.
Fig. 11 zeigt ein Diagramm, bei dem die Deformation d der optisch wirksamen Fläche 210 des optischen Elements 202 gemäß der Fig. 10 über der Breitenrichtung x aufgetragen ist. Hierbei sind nur die Kanäle 212A, 214A mit dem Druck p von 1 bar beaufschlagt. Die Kanäle 212B, 214B, 212C, 214C, 212D, 214D sind nicht druckbeaufschlagt.
Fig. 12 zeigt ein weiteres Diagramm, bei dem die Deformation d der optisch wirksamen Fläche 210 des optischen Elements 202 gemäß der Fig. 10 über der Breitenrichtung x aufgetragen ist. Hierbei sind nur die Kanäle 212B, 214B mit dem Druck p von 1 bar beaufschlagt. Die Kanäle 212A, 214A, 212C, 214C, 212D, 214D sind nicht druckbeaufschlagt.
Fig. 13 zeigt ein weiteres Diagramm, bei dem die Deformation d der optisch wirksamen Fläche 210 des optischen Elements 202 gemäß der Fig. 10 über der Breitenrichtung x aufgetragen ist. Hierbei sind nur die Kanäle 212C, 214C mit dem Druck p von 1 bar beaufschlagt. Die Kanäle 212A, 214A, 212B, 214B, 212D, 214D sind nicht druckbeaufschlagt.
Fig. 14 zeigt ein weiteres Diagramm, bei dem die Deformation d der optisch wirksamen Fläche 210 des optischen Elements 202 gemäß der Fig. 10 über der Breitenrichtung x aufgetragen ist. Hierbei sind nur die Kanäle 212D, 214D mit dem Druck p von 1 bar beaufschlagt. Die Kanäle 212A, 214A, 212B, 214B, 212C, 214C sind nicht druckbeaufschlagt.
Durch das Vorsehen mehrerer Gruppen an Kanälen 212A, 214A, 212B, 214B, 212C, 214C, 212D, 214D ist möglich, mehrere Freiheitsgrade bei der Verformung
der optisch wirksamen Fläche 210 zu erreichen. Die Deformationen d gemäß den Fig. 11 bis 14 lassen sich durch eine gleichzeitige Druckbeaufschlagung der Kanäle 212A, 214A, 212B, 214B, 212C, 214C, 212D, 214D auch überlagern. Bei einem Druckbereich von 0 bis 5 bar lässt sich eine Deformationsamplitude e von 12 nm bis 34 nm erzielen.
Fig. 15 zeigt eine schematische Schnittansicht einer weiteren Ausführungsform eines optischen Elements 202. Im Gegensatz zu dem optischen Element 202 gemäß der Fig. 10 umfasst das optische Element 202 gemäß der Fig. 15 nur zwei Gruppen von Kanälen 212A, 214A, 212B, 214B, die unabhängig voneinander druckbeaufschlagbar sind. Die Kanäle 212A, 214A, 212B, 214B sind bis an einen in der Orientierung der Fig. 15 rechtsangeordneten Rand des optischen Elements 202 geführt.
Fig. 16 zeigt ein Diagramm, bei dem die Deformation d der optisch wirksamen Fläche 210 des optischen Elements 202 gemäß der Fig. 15 über der Breitenrichtung x aufgetragen ist. Hierbei sind nur die Kanäle 212A, 214A mit dem Druck p von 1 bar beaufschlagt. Die Kanäle 212B, 214B sind nicht druckbeaufschlagt.
Fig. 17 zeigt ein weiteres Diagramm, bei dem die Deformation d der optisch wirksamen Fläche 210 des optischen Elements 202 gemäß der Fig. 15 über der Breitenrichtung x aufgetragen ist. Hierbei sind nur die Kanäle 212B, 214B mit dem Druck p von 1 bar beaufschlagt. Die Kanäle 212A, 214A sind nicht druckbeaufschlagt. Zusammen erlauben die Gruppen an Kanälen 212A, 214A, 212B, 214B eine bidirektionale Verformung der optisch wirksamen Fläche 210 bis hin zu dem Rand des optischen Elements 202. Sobald die Kanäle 212A, 214A, 212B, 214B nicht mehr druckbeaufschlagt sind, erfolgt keine Deformation d der optisch wirksamen Fläche 210 mehr.
Fig. 18 zeigt eine schematische Schnittansicht einer weiteren Ausführungsform eines optischen Elements 202. Das optische Element 202 weist entlang der Breitenrichtung x eine Ausdehnung von 400 mm auf. Entlang der Hochrichtung y weist das optische Element 202 eine Ausdehnung von 80 mm auf. Die Kanäle 212, 214 sind nicht horizontal, sondern vertikal orientiert. Das heißt, die Breiten b212, b214 sind kleiner als die Höhen h212, h214. Somit weisen die Kanäle 212, 214 Aspekt Verhältnis von größer als 1 auf. Die Kanäle 212, 214 sind näher an der Rückseite 208 als an der optisch wirksamen Fläche 210 platziert. Das heißt, der Abstand al ist größer als der Abstand a2.
Bei einer Druckbeaufschlagung der Kanäle 212, 214 bringen diese Kräfte auf das Substrat 204 auf, die im Wesentlichen entlang der Breitenrichtung x wirken. Es kann so lokal die Krümmung des optischen Elements 202 beeinflusst werden. Da die Biegung immer in einer Richtung erfolgt, vergrößert sich bei einer Aktuation der Kanäle 212, 214 die Krümmung des optischen Elements 202 immer weiter. Dies kann beispielsweise durch ein Bewegen des optischen Elements 202 kompensiert werden.
Fig. 19 zeigt ein Diagramm der Deformation d der optisch wirksamen Fläche 210 des optischen Elements 202 gemäß der Fig. 18 bei einer Druckbeaufschlagung der Kanäle 212, 214 mit einem Druck p von 1 bar. Hierbei ist die Deformation d der optisch wirksamen Fläche 210 über der Breitenrichtung x aufgetragen. Wie zuvor erläutert, ist das Solloberflächenprofil P2' mit Hilfe einer gestrichelten Linie dargestellt. Das Resultat der Deformation d der optisch wirksamen Fläche 210 ist mit Hilfe einer gestrichelten Kurve 240 dargestellt. Das in dem deformierten Zustand der optisch wirksamen Fläche 210 erzielte Zieloberflächenprofil P2 als Resultat einer Subtraktion der Krümmung der optisch wirksamen Fläche 210 von der Kurve 240 ist mit einer durchgezogenen Linie dargestellt.
Fig. 20 zeigt eine schematische Schnittansicht einer weiteren Ausführungsform eines optischen Elements 202. Das optische Element 202 weist entlang der Breitenrichtung x eine Ausdehnung von 560 mm auf. Entlang der Hochrichtung y weist das optische Element 202 eine Ausdehnung von 80 mm auf. Es sind zwei Reihen von zuvor mit Bezug auf die Fig. 18 erläuterten Kanälen 212A, 214A, 212B, 214B vorgesehen, die vertikal positioniert sind, also ein Aspektverhältnis von größer als 1 aufweisen. Die optisch wirksame Fläche 210 ist zentriert an der Vorderseite 206 vorgesehen und umfasst einen Durchmesser von 400 mm.
Die Kanäle 212A, 214A, die nahe der optisch wirksamen Fläche 210 positioniert sind, induzieren eine Biegung des optischen Elements 202 nach unten. Umgekehrt induzieren die Kanäle 212B, 214B, die nahe der Rückseite 208 positioniert sind, eine Biegung des optischen Elements 202 nach oben. Mit Hilfe einer Modifikation der Geometrie der Kanäle 212A, 214A, 212B, 214B kann die optisch wirksame Fläche 210 unter Druck modifiziert werden.
Fig. 21 zeigt ein Diagramm der Deformation d der optisch wirksamen Fläche 210 des optischen Elements 202 gemäß der Fig. 20 bei einer Druckbeaufschlagung der Kanäle 212A, 214A, 212B, 214B mit einem Druck p von 1 bar. Dabei ist das Solloberflächenprofil P2' mit einer gestrichelten Linie dargestellt. Das Zieloberflächenprofil P2 ist mit Hilfe einer durchgezogenen Linie verdeutlicht. Innerhalb der optisch wirksamen Fläche 210 folgt das Zieloberflächenprofil P2 sehr gut dem Solloberflächenprofil P2'.
Fig. 22 zeigt eine schematische perspektivische Ansicht einer weiteren Ausführungsform eines optischen Elements 202. Fig. 23 zeigt eine schematische Aufsicht des optischen Elements 202. Das optische Element 202 weist entlang der Breitenrichtung x und entlang der Tiefenrichtung z jeweils eine Ausdehnung von 1000 mm auf. Entlang der Hochrichtung y weist das optische Element 202 eine Ausdehnung von 400 mm auf. Die optisch wirksame Fläche 210 ist kreisrund und
umfasst einen Durchmesser von 600 mm. Der Abstand al beträgt 200 mm und der Abstand c beträgt 120 mm.
Wie die Fig. 22 und 23 zeigen, sind die Kanäle 212, 214 in eine Vielzahl an Kammern oder Zellen 242, 244 unterteilt, die sich voneinander in ihren Breiten b212, b214, Höhen h212, h214 und/oder ihrem Aspektverhältnis unterscheiden können. Die Zellen 242, 244 können sich auch in einer sich entlang der Tiefenrichtung z erstreckenden Länge 1 voneinander unterscheiden. Die Zellen 242, 244 sind untereinander mit Hilfe von Verbindungsleitungen 246 verbunden. Die Verbindungsleitungen 246 tragen nicht zu der Deformation d der optisch wirksamen Fläche 210 bei. Allen Kanälen 212, 214 beziehungsweise allen Zellen 242, 244 sind ein gemeinsamer Einlass 248 sowie ein gemeinsamer Auslass 250 zugeordnet. Die ermöglicht ein Spülen der Kanäle 212, 214. Die Kanäle 212, 214 beziehungsweise die Zellen 242, 244 sind in Reihe oder hintereinandergeschaltet.
Fig. 24 und 25 zeigen jeweils ein Diagramm der Deformation d der optisch wirksamen Fläche 210 des optischen Elements 202 gemäß den Fig. 22 und 23 bei einer Druckbeaufschlagung der Kanäle 212, 214 mit einem Druck p von 1 bar. Mit einer gestrichelten Linie ist jeweils das Zieloberflächenprofil P2 dargestellt und mit einer durchgezogenen Linie ist das Solloberflächenprofil P2' dargestellt. Es wird eine Deformationsamplitude e von 1,1 nm bei einem Offset von 6,0 nm erzielt.
Fig. 26 zeigt das Zieloberflächenprofil P2 der optisch wirksamen Fläche 210 nochmals in einer dreidimensionalen Darstellung, wobei mit Hilfe einer dicken gestrichelten Linie ein Schnitt durch das Zieloberflächenprofil P2 gemäß der Fig. 24 gezeigt ist. Mit Hilfe einer dicken durchgezogenen Linie ist ein Schnitt durch das Zieloberflächenprofil P2 gemäß der Fig. 25 dargestellt.
Fig. 27 zeigt eine schematische Aufsicht einer weiteren Ausführungsform eines optischen Elements 202. Im Unterschied zu dem optischen Element 202 gemäß den Fig. 22 bis 26 umfasst das optische Element 202 gemäß der Fig 27 Kanäle 212, 214, welche nicht in Zellen 242, 244 unterteilt sind. Vielmehr sind die Kanäle 212, 214 derart ausgebildet, dass eine entlang der Breitenrichtung x betrachtete Breite der Kanäle 212, 214 variabel ist. Das heißt, entlang der Tiefenrichtung z betrachtet ändert sich die Breite der Kanäle 212, 214. Die Kanäle 212, 214 weisen somit Einschnürungen und Aufweitungen auf.
Fig. 28 zeigt eine schematische Aufsicht einer weiteren Ausführungsform eines optischen Elements 202. Bei dieser Ausführungsform des optischen Elements 202 sind zwei Gruppen an Kanälen 212A, 214A, 212B, 214B vorgesehen, die jeweils über einen eigenen Einlass 248A, 248B druckbeaufschlagbar sind. Die Kanäle 212A, 214A, 212B, 214B sind an dem ihnen zugeordneten Einlass 248A, 248B jeweils parallelgeschaltet. Die Kanäle 212A, 214A, 212B, 214B liegen in einer gemeinsamen Ebene und greifen kammartig ineinander.
Fig. 29 zeigt eine schematische Aufsicht einer weiteren Ausführungsform eines optischen Elements 202. Bei dieser Ausführungsform des optischen Elements 202 sind im Gegensatz zu dem optischen Element 202 gemäß der Fig. 28 nicht zwei, sondern vier Gruppen an Kanälen 212A, 214A, 212B, 214B, 212C, 214C, 212D, 214D vorgesehen, die jeweils über einen eigenen Einlass 248A, 248B, 248C, 248D druckbeaufschlagbar sind.
Die Kanäle 212A, 214A, 212B, 214B212C, 214C, 212D, 214D sind an dem ihnen zugeordneten Einlass 248A, 248B, 248C, 248D jeweils parallelgeschaltet. Alle Kanäle 212A, 214A, 212B, 214B, 212C, 214C, 212D, 214D liegen in einer gemeinsamen Ebene und greifen kammartig ineinander. Die Einlässe 248A, 248B, 248C, 248D sind in einer gemeinsamen Ebene, insbesondere in einer Versorgungsebene, angeordnet, die sich von der Ebene unterscheidet, in der die Kanäle 212A,
214A, 212B, 214B, 212C, 214C, 212D, 214D angeordnet sind. Von den Einlässen 248A, 248B, 248C, 248D führen entlang der Hochrichtung y Leitungen 252A, 252B, 252C, 252D zu den Kanälen 212A, 214A, 212B, 214B, 212C, 214C, 212D, 214D.
Fig. 30 zeigt eine schematische Aufsicht einer weiteren Ausführungsform eines optischen Elements 202. Bei dieser Ausführungsform des optischen Elements 202 umfasst dieses zehn Gruppen an Kanälen 212A, 214A, 212B, 214B, 212C, 214C, 212D, 214D, 212E, 214E, 212F, 214F, 212G, 214G, 212H, 214H, 2121, 2141, 212J, 214J, die alle in einer gemeinsamen Ebene angeordnet sind. Die Kanäle 212A, 214A, 212B, 214B, 212C, 214C, 212D, 214D, 212E, 214E, 212F, 214F, 212G, 214G, 212H, 214H, 2121, 2141, 212J, 214J weisen jeweils eine sechseckförmige Geometrie auf. Die Kanäle 212A, 214A, 212B, 214B, 2120, 2140, 212D, 214D, 212E, 214E, 212F, 214F, 212G, 214G, 212H, 214H, 2121, 2141, 212J, 214J sind paarweise angeordnet. Das heißt beispielsweise, dass dem Kanal 212A der Kanal 214A zugeordnet ist. Dabei sind die Kanäle 212A, 214A jeweils mit Hilfe einer Leitung 254 miteinander verbunden.
Jedem Paar an Kanälen 212A, 214A, 212B, 214B, 2120, 2140, 212D, 214D, 212E, 214E, 212F, 214F, 212G, 214G, 212H, 214H, 2121, 2141, 212 J, 214J ist ein eigener Einlass 248A, 248B, 2480, 248D, 248E, 248F, 248G, 248H, 2481, 248J zugeordnet. Alle Einlässe 248A, 248B, 2480, 248D, 248E, 248F, 248G, 248H, 2481, 248J liegen in einer gemeinsamen Ebene, die beabstandet von der Ebene angeordnet ist, in welcher die Kanäle 212A, 214A, 212B, 214B, 2120, 2140, 212D, 214D, 212E, 214E, 212F, 214F, 212G, 214G, 212H, 214H, 2121, 2141, 212J, 214J positioniert sind. Fig. 31 zeigt eine schematische Aufsicht einer weiteren Ausführungsform eines optischen Elements 202. Bei dieser Ausführungsform des optischen Elements 202 sind verzweigte Kanäle 212A, 212B, 212C, 212D, 212E, 212F, 212G vorgesehen. Die Kanäle 212A, 212B, 212C, 212D, 212E, 212F, 212G sind ineinander verschachtelt oder überlappen sich. Dadurch gehen bei einer Druckbeaufschlagung der Kanäle 212A, 212B, 212C, 212D, 212E, 212F, 212G Druckeffekte ineinander über. Die Kanäle 212A, 212B, 212C, 212D, 212E, 212F, 212G sind in einer gemeinsamen Ebene angeordnet.
Jedem Kanal 212A, 212B, 212C, 212D, 212E, 212F, 212G ist ein Einlass 248A, 248B, 248C, 248D, 248E, 248F, 248G zugeordnet. Die Einlässe 248A, 248B, 248C, 248D, 248E, 248F, 248G sind in einer gemeinsamen Ebene angeordnet, die sich von der Ebene unterscheidet, in welcher die Kanäle 212A, 212B, 212C, 212D, 212E, 212F, 212G platziert sind. Die Einlässe 248A, 248B, 2480, 248D, 248E, 248F, 248G sind über entlang der Hochrichtung y verlaufende Leitungen 252A, 252B, 252C, 252D, 252E, 252F, 252G mit den Kanälen 212A, 212B, 212C, 212D, 212E, 212F, 212G in Fluidverbindung.
Fig. 32 zeigt eine schematische Schnittansicht einer weiteren Ausführungsform eines optischen Systems 200. Neben dem optischen Element 202 umfasst das optische System 200 einen Tragrahmen 256 (EnglJ force frame). Das optische Element 202 ist mit Hilfe von Stellelementen oder Aktuatoren 258, 260 mit dem Tragrahmen 256 gekoppelt.
In dem Substrat 204 ist eine Ausnehmung 262 für einen Temperatursensor (nicht gezeigt) vorgesehen. Ferner ist an dem optischen Element 202 ein Sensor- ziel 264 angebracht. Das Sensorziel 264 dient der Referenzierung mit Hilfe eines Positionssensors (nicht gezeigt) zum Erfassen einer Position des optischen Elements 202. Ferner können weitere Ausnehmungen, Bohrungen, Materialschwächungen oder dergleichen vorgesehen sein. Dies führt zu einem unsymmetrischen Aufbau des optischen Elements 202 und zu einer lokal veränderten Steifigkeit des optischen Elements 202.
Das optische Element 202 umfasst eine lokale Veränderung der Steifigkeit. Dies kann beispielsweise durch in dem Substrat 204 vorgesehene Ausnehmungen oder Kanäle 266 verwirklicht werden. Die Kanäle 266 sind dabei zwischen der Rückseite 208 des optischen Elements 202 und den Kanälen 212, 214 platziert. Die Kanäle 266 können ungleichmäßig oder gleichmäßig ausgebildet sein. Die Kanäle 266 benötigen nicht zwingend eine Verbindung zu einer Umgebung des optischen Systems 200.
Fig. 33 zeigt ein schematisches Blockdiagramm einer Ausführungsform eines Verfahrens zum Herstellen eines wie zuvor erläuterten optischen Systems 200 beziehungsweise eines optischen Elements 202. Fig. 34 zeigt eine schematische Ansicht zweier Substratblöcke 268, 270, die zu einem optischen Element 202 zusammengefügt werden. Nachfolgend wird auf die Fig. 33 und 34 gleichzeitig Bezug genommen.
Bei dem Verfahren werden in einem Schritt S1 ein erster Substratblock 268 sowie ein von dem ersten Substratblock 268 getrennter zweiter Substratblock 270 bereitgestellt. Das heißt, die Substratblöcke 268, 270 sind zwei voneinander getrennte Bauteile. In einem Schritt S2 wird eine Vielzahl Kanäle 212, 214 in den ersten Substratblock 268 eingebracht. Dies kann beispielsweise mit Hilfe eines spanabhebenden Verfahrens oder eines Ätzverfahrens durchgeführt werden. Alternativ
können die Kanäle 212, 214 auch in den zweiten Substratblock 270 eingearbeitet werden.
In einem Schritt S3 werden die Kanäle 212, 214 mit Hilfe des zweiten Substrat- blocks 270 verschlossen. Hierzu wird der zweite Substratblock 270 auf den ersten Substratblock 268 aufgelegt, wodurch die Kanäle 212, 214 in der Hochrichtung y verschlossen werden. In einem Schritt S4 werden der erste Substratblock 268 und der zweite Substratblocks 270 miteinander verbunden. Dies kann mit Hilfe eines optischen Bondverfahrens erfolgen.
Obwohl die vorliegende Erfindung anhand von Ausführungsbeispielen beschrieben wurde, ist sie vielfältig modifizierbar.

Claims
1. Optisches System (200) für eine Lithographieanlage (100A, 100B), aufweisend ein optisches Element (202), welches ein Substrat (204) und eine an dem Substrat (204) vorgesehene optisch wirksame Fläche (210, 210') umfasst, eine Vielzahl durch das Substrat (204) hindurchlaufende Kanäle (212, 212', 214, 214', 212A, 214A, 212B, 214B, 212C, 214C, 212D, 214D, 212E, 214E, 212F, 214F, 212G, 214G, 212H, 214H, 212J, 214J, 2121, 2141), welche mit Hilfe eines Fluids (F) mit einem Druck (p) beaufschlagbar sind, wobei der optisch wirksamen Fläche (210, 210') ein Ausgangsoberflächenprofil (Pl) und ein sich von dem Ausgangsoberflächenprofil (Pl) unterscheidendes Zieloberflächenprofil (P2) zugeordnet sind, und wobei die optisch wirksame Fläche (210, 210') mit Hilfe eines Druckbeaufschlagens und einer dadurch bewirkten Verformung der Kanäle (212, 212', 214, 214', 212A, 214A, 212B, 214B, 2120, 2140, 212D, 214D, 212E, 214E, 212F, 214F, 212G, 214G, 212H, 214H, 212J, 214J, 2121, 2141) von dem Ausgangsoberflächenprofil (Pl) in das Zieloberflächenprofil (P2) schaltbar ist.
2. Optisches System nach Anspruch 1, wobei der optisch wirksamen Fläche (210, 210') mehrere Zieloberflächenprofile (P2) zugeordnet sind, welche sich nur in ihrer Deformations amplitude (e) voneinander unterscheiden, und wobei jedem Zieloberflächenprofil (P2) ein vorbestimmter Druck (p) zugeordnet ist.
3. Optisches System nach Anspruch 1 oder 2, wobei die Kanäle (212, 212', 214, 214', 212A, 214A, 212B, 214B, 2120, 2140, 212D, 214D, 212E, 214E, 212F, 214F, 212G, 214G, 212H, 214H, 212J, 214J, 2121, 2141) in einer gemeinsamen Ebene (236) angeordnet sind.

4. Optisches System nach Anspruch 1 oder 2, wobei die Kanäle (212A, 214A, 212B, 214B, 212C, 214C, 212D, 214D) auf mehrere sich voneinander unterscheidende Ebenen (236, 238) verteilt angeordnet sind.

Optisches System nach einem der Ansprüche 1 - 4, wobei die Kanäle (212, 212', 214, 214', 212A, 214A, 212B, 214B, 212C, 214C, 212D, 214D, 212E, 214E, 212F, 214F, 212G, 214G, 212H, 214H, 212J, 214J, 2121, 2141) entlang einer Breitenrichtung (x) des Substrats (204) betrachtet eine größere geometrische Ausdehnung als entlang einer Hochrichtung (y) des Substrats (204) betrachtet aufweisen.
6. Optisches System nach Anspruch 5, wobei die Kanäle (212, 212', 214, 214', 212A, 214A, 212B, 214B, 212C, 214C, 212D, 214D, 212E, 214E, 212F, 214F, 212G, 214G, 212H, 214H, 212 J, 214J, 2121, 2141) entlang der Hochrichtung (y) betrachtet näher an der optisch wirksamen Fläche (210, 210') als an einer Rückseite (208, 208') des Substrats (204) angeordnet sind.
7. Optisches System Anspruch 5 oder 6, wobei die Kanäle (212, 212', 214, 214', 212A, 214A, 212B, 214B, 212C, 214C, 212D, 214D, 212E, 214E, 212F, 214F, 212G, 214G, 212H, 214H, 212J, 214J, 2121, 2141) entlang der Breitenrichtung (x) betrachtet ungleichmäßig voneinander beabstandet angeordnet sind.
8. Optisches System nach einem der Ansprüche 5 - 7, wobei die Kanäle (212, 212', 214, 214', 212A, 214A, 212B, 214B, 212C, 214C, 212D, 214D, 212E, 214E, 212F, 214F, 212G, 214G, 212H, 214H, 212J, 214J, 2121, 2141) entlang einer Tiefenrichtung (z) des Substrats (204) und parallel zueinander verlaufen.
9. Optisches System nach einem der Ansprüche 1 - 8, wobei die Kanäle (212, 212', 214, 214', 212A, 214A, 212B, 214B, 212C, 214C, 212D, 214D, 212E, 214E, 212F, 214F, 212G, 214G, 212H, 214H, 212J, 214J, 2121, 2141) in Serie geschaltet sind.

10. Optisches System nach einem der Ansprüche 1 - 9, wobei die Kanäle (212, 214) in eine Vielzahl in Serie geschalteter Zellen (242, 244) unterteilt sind.
11. Optisches System nach Anspruch 10, wobei die Zellen (242, 244) sich in ihrer Breite (b212, b214) und/oder in ihrer Höhe (h212, h214) voneinander unterscheiden.
12. Optisches System nach Anspruch 10 oder 11, wobei die Zellen (242, 244) jedes Kanals (212, 214) mit Hilfe von Verbindungsleitungen (246) miteinander verbunden sind.
13. Optisches System nach einem der Ansprüche 1 - 9, wobei die Kanäle (212, 214) einen variablen Querschnitt aufweisen.
14. Lithographieanlage (100A, 100B) mit einem optischen System nach einem der Ansprüche 1 - 13.
15. Verfahren zum Herstellen eines optischen Systems (200) für eine Lithographieanlage (100A, 100B), mit den Schritten: a) Bereitstellen (Sl) eines ersten Substratblocks (268) sowie eines von dem ersten Substratblock (268) getrennten zweiten Substratblocks (270), b) Einbringen (S2) einer Vielzahl Kanäle (212, 212', 214, 214', 212A, 214A, 212B, 214B, 212C, 214C, 212D, 214D, 212E, 214E, 212F, 214F, 212G, 214G, 212H, 214H, 212J, 214J, 2121, 2141) in den ersten Substratblock (268), c) Verschließen (S3) der Kanäle (212, 212', 214, 214', 212A, 214A, 212B, 214B, 212C, 214C, 212D, 214D, 212E, 214E, 212F, 214F, 212G, 214G, 212H, 214H, 212J, 214J, 2121, 2141) mit Hilfe des zweiten Substratblocks (270), und d) Verbinden (S4) des ersten Substratblocks (268) und des zweiten Substratblocks (270).
