Description
本開示は、蛍光素子に関する。
特許文献1には、入射する電子を蛍光に変換する発光体に関する技術が開示されている。この発光体は、蛍光に対して透明な基板と、基板の一方の面に形成された窒化物半導体層とを備える。窒化物半導体層は、電子の入射により蛍光を発する量子井戸構造を有する。
特許文献2には、荷電粒子線装置に関する技術が開示されている。この装置は、荷電粒子源から放出された荷電粒子ビームの照射に基づいて得られる荷電粒子を検出する検出器を備える。検出器は、基板と、該基板上に形成され、Ga1-x-yAlxInyN(但し0≦x<1、0≦y<1)を含む材料により構成される発光層とを備える。基板の発光層と対向する面には、光取り出し効率を高めるための複数の突起が形成されている。
特許文献3、4及び5には、半導体発光素子用基板に関する技術が開示されている。この半導体発光素子用基板は、半導体層を含む発光構造体が形成される発光構造体形成面を有する。発光構造体形成面は、1つの結晶面に沿って広がる平坦部と、平坦部から突き出た複数の大径凸部と、大径凸部よりも小さい複数の小径凸部と、を備える。複数の小径凸部のうちの少なくとも一部は、大径凸部の外表面から突出している。
特許文献6には、半導体発光素子に関する技術が開示されている。この半導体発光素子は、発光層を含む半導体積層部と、回折面とを備える。回折面には、発光層から発せられる光が入射する。回折面には、当該光の光学波長より大きく当該光のコヒーレント長より小さい周期で凹部又は凸部が形成されている。回折面は、入射光をブラッグの回折条件に従って複数のモードで反射するとともに、入射光をブラッグの回折条件に従って複数のモードで透過する。
非特許文献1には、サファイア基板上にGaN系半導体を成長してなるLEDのサファイア基板の半導体成長面に、フラクタル構造を形成したことが開示されている。このフラクタル構造により光出力強度が増したことが報告されている。

入力した電子線の電流量に応じた光強度を有する蛍光を出力する蛍光素子は、電子線検出器などに多く用いられている。電子線検出器では、蛍光素子から出力される蛍光の強度を電気信号に変換することにより、電子線の電流量を測定する。このような電子線検出器は、例えば走査型電子顕微鏡などの装置に用いられ得る。蛍光素子は、入力した電子線を蛍光に変換するための半導体層を備える。半導体層は、例えばIII族窒化物半導体層である。
半導体から出力される蛍光には、主発光成分と、主発光成分より長波長のディープレベル発光成分とが含まれる。ディープレベル発光成分は、主発光成分の発光のエネルギー準位よりも深いエネルギー準位(Deep-level)からの発光であり、その蛍光寿命は主発光成分の蛍光寿命よりも長い。これにより、例えば走査型電子顕微鏡などにおいて、走査により得られる信号に走査タイミングが異なる成分が混在し、得られる画像に残像(ゴースト)が生じてしまう。したがって、蛍光素子から出力される蛍光に含まれるディープレベル発光成分を、主発光成分に対して相対的に低減することが望まれる。特に、III族窒化物半導体では結晶成長が難しく格子欠陥が比較的多く生じるので、このようなディープレベル発光成分が大きくなり易い。故に、半導体層がIII族窒化物半導体層である場合、上記の問題は特に顕著となる。
そこで、本開示は、蛍光に含まれるディープレベル発光成分を主発光成分に対して相対的に低減することが可能な蛍光素子を提供することを目的とする。
一実施形態に係る蛍光素子は、第1主面、及び第1主面と対向する第2主面を有する基板と、基板の第1主面上に設けられ、電子の入射により蛍光を発するIII族窒化物半導体層と、を備える。蛍光は、基板の第1主面及び第2主面を通過して出力される。蛍光は、主発光成分と、主発光成分より長波長かつ長寿命のディープレベル発光成分とを含む。第2主面とIII族窒化物半導体層との間に存在する第1主面を含む一又は複数の界面及び第2主面のうち少なくとも一つの面は、フラクタル構造を有する。フラクタル構造は、複数の第1凸部と、各第1凸部の表面に形成された複数の第2凸部とを含む。フラクタル構造の第2凸部のピッチの最頻値は、第1凸部のピッチの最頻値より小さく、主発光成分のピーク波長を光学波長に換算した値の3.2倍以下である。
本発明者は、複数の第1凸部と、各第1凸部の表面に形成され、第1凸部のピッチ(中心間隔)より小さいピッチを有する複数の第2凸部とを含むフラクタル構造が、或る特定の波長成分を他の波長成分に対して選択的に低減する作用を有することを見出した。すなわち、第2凸部のピッチの最頻値を適切に設定することにより、2つの波長成分の光透過率を互いに異ならせることができる。III族窒化物半導体が発する蛍光の場合、ディープレベル発光成分を主発光成分に対して低減するためには、第2凸部のピッチの最頻値を、主発光成分のピーク波長を光学波長に換算した値の3.2倍以下とするとよい。上記の蛍光素子は、このようなフラクタル構造を、第2主面とIII族窒化物半導体層との間に存在する第1主面を含む一又は複数の界面及び第2主面のうち少なくとも一つの面、すなわち蛍光が通過する面に有する。したがって、蛍光素子から取り出される蛍光に含まれるディープレベル発光成分を、主発光成分に対して相対的に低減することができる。
上記の蛍光素子において、フラクタル構造の第2凸部のピッチの最頻値は、主発光成分のピーク波長を光学波長に換算した値の1.5倍以上であってもよい。この場合、フラクタル構造における主発光成分の光透過率の低下を抑制できる。
上記の蛍光素子において、フラクタル構造の第1凸部のピッチの最頻値は、主発光成分のピーク波長を光学波長に換算した値の5倍以上であってもよい。この場合、第1凸部12による回折作用によって主発光成分Laの取り出し効率を高めることができる。
上記の蛍光素子において、主発光成分のピーク波長におけるフラクタル構造の光透過率は、ディープレベル発光成分のピーク波長におけるフラクタル構造の光透過率よりも大きくてもよい。
上記の蛍光素子において、少なくとも第2主面がフラクタル構造を有し、第2主面のフラクタル構造において、隣り合う第1凸部同士が接していてもよい。この場合、第1凸部間の平坦部の面積が低減するので平坦部によるフレネル反射を低減し、主発光成分の取り出し効率を更に高めることができる。
上記の蛍光素子において、III族窒化物半導体層は、井戸層及び障壁層が交互に積層された多重量子井戸構造を有してもよい。この場合、障壁層に含まれる格子欠陥からディープレベル発光が多く生じるので、上述したフラクタル構造が特に有用である。
上記の蛍光素子は、III族窒化物半導体層と前記基板との間に設けられ、III族窒化物半導体を主に含むバッファ層を更に備えてもよい。この場合、バッファ層に含まれる格子欠陥からディープレベル発光が多く生じるので、上述したフラクタル構造が特に有用である。
本開示によれば、蛍光に含まれるディープレベル発光成分を主発光成分に対して相対的に低減することが可能な蛍光素子を提供することが可能となる。
以下、本開示の蛍光素子の具体例を、図面を参照しつつ説明する。なお、本発明はこれらの例示に限定されるものではなく、特許請求の範囲によって示され、特許請求の範囲と均等の意味及び範囲内でのすべての変更が含まれることが意図される。以下の説明では、図面の説明において同一の要素には同一の符号を付し、重複する説明を省略する。なお、以下の説明において、III族窒化物半導体とは、III族元素としてGa、In、Alのうちの少なくとも1つを含み、主たるV族元素としてNを含む化合物を指す。また、光透過性を有するとは、対象となる光を50%以上透過する性質をいう。また、単に波長という場合は、真空中の波長を指す。
(第1実施形態)
図1は、第1実施形態に係る蛍光素子10の断面構成を示す模式図であって、厚み方向に沿った断面を示している。図1に示すように、蛍光素子10は、基板11と、基板11の第1主面11a上に設けられた半導体積層部15と、半導体積層部15上に設けられた導電層18と、を備える。導電層18の表面は、電子入力面10aを構成する。半導体積層部15は、基板11の第1主面11a上に設けられた第1バッファ層15Aと、第1バッファ層15A上に設けられた第2バッファ層15Bと、第2バッファ層15B上に設けられた多重量子井戸構造15Cとを含む。多重量子井戸構造15Cは、入力した電子を蛍光に変換する。
図1は、第1実施形態に係る蛍光素子10の断面構成を示す模式図であって、厚み方向に沿った断面を示している。図1に示すように、蛍光素子10は、基板11と、基板11の第1主面11a上に設けられた半導体積層部15と、半導体積層部15上に設けられた導電層18と、を備える。導電層18の表面は、電子入力面10aを構成する。半導体積層部15は、基板11の第1主面11a上に設けられた第1バッファ層15Aと、第1バッファ層15A上に設けられた第2バッファ層15Bと、第2バッファ層15B上に設けられた多重量子井戸構造15Cとを含む。多重量子井戸構造15Cは、入力した電子を蛍光に変換する。
基板11は、多重量子井戸構造15Cから出力される蛍光の波長のうち特に主発光成分(後述)に対して光透過性を有する板状の部材である。基板11の構成材料は、半導体積層部15から出力される蛍光の主発光成分を透過し、且つ半導体積層部15をエピタキシャル成長可能なものであれば特に限定されない。一例では、基板11はサファイア基板またはGaN基板である。基板11は、平坦な第1主面11aと、第1主面11aに対して反対側に位置する(すなわち対向する)第2主面11bと、を有する。第1主面11a及び第2主面11bは、半導体積層部15の積層方向と交差する(例えば直交する)平面に沿って延在している。第2主面11bは、フラクタル構造(後述)を有する。多重量子井戸構造15Cから出力された蛍光は、基板11の第1主面11a及び第2主面11bを通過して蛍光素子10の外部へ出力される。すなわち、第2主面11bは蛍光素子10における光出力面である。
第1バッファ層15A及び第2バッファ層15Bは、多重量子井戸構造15Cと基板11との間に設けられている。第1バッファ層15Aは、基板11との格子不整合を緩和して多重量子井戸構造15Cを結晶性良く成長させるための層であって、第1主面11aに接している。第1バッファ層15Aは、比較的低温(例えば400℃以上700℃以下)で成長され、例えばガリウム(Ga)及び窒素(N)を主に含むアモルファス構造を有する。一例では、第1バッファ層15AはアモルファスGaNから成る。第1バッファ層15Aの厚さは、例えば5nm以上500nm以下であり、一実施例では20nmである。
第2バッファ層15Bもまた、多重量子井戸構造15Cを結晶性良く成長させるための層であって、III族窒化物半導体(例えばGaN)の結晶を主に含む。一例では、第2バッファ層15BはGaNの結晶から成る。第2バッファ層15Bは、第1バッファ層15Aよりも高温(例えば700℃以上1200℃以下)でエピタキシャル成長される。第2バッファ層15Bの厚さは、例えば1μm以上10μm以下であり、一実施例では2.5μmである。図のように、第2バッファ層15Bは、第1バッファ層15Aに接していてもよい。
多重量子井戸構造15Cは、本開示におけるIII族窒化物半導体層の例であり、電子の入力により蛍光を発する。多重量子井戸構造15Cは、第2バッファ層15B上にエピタキシャル成長した層である。多重量子井戸構造15Cは、井戸層151と障壁層152とが交互に積層された構成を有する。井戸層151は、電子を受けて蛍光を発する材料を含んで構成され、本実施形態ではInxGa1-xN(0<x<1)の結晶を主に含む。一例では、井戸層151は、SiをドープされたInxGa1-xN(0<x<1)の結晶から成る。Siドープ濃度は例えば2×1018cm-3である。この場合、多重量子井戸構造15Cに対し電子入力面10a側から電子が入力されると、井戸層151は400nm前後の波長の光を発する。すなわち、電子が多重量子井戸構造15Cに入ると電子と正孔との対が形成され、これが井戸層151内にて再結合する過程で光が発せられる(カソードルミネッセンス)。多重量子井戸構造15Cを構成する複数の井戸層151の組成は互いに同一であり、上記の組成xは互いに等しい。一実施例では、組成xは0.13である。また、多重量子井戸構造15Cを構成する複数の井戸層151の厚さは互いに等しい。各井戸層151の厚さは例えば0.2nm以上5nm以下であり、一実施例では1.5nmである。
障壁層152のバンドギャップエネルギは、井戸層151のバンドギャップエネルギよりも大きい。障壁層152の間に井戸層151を挟むことにより、電子を井戸層151に集めて効率良く蛍光に変換することができる。本実施形態では、障壁層152はGaNの結晶を主に含む。一例では、障壁層152は、SiをドープされたGaNの結晶から成る。Siドープ濃度は例えば2×1018cm-3である。なお、障壁層152はGa以外のIII族原子(例えばIn)を更に含んでもよい。その場合においても、多重量子井戸構造15Cを構成する複数の障壁層152の組成は互いに等しい。また、多重量子井戸構造15Cを構成する複数の障壁層152の厚さは互いに等しい。各障壁層152の厚さは例えば5nm以上500nm以下であり、一実施例では9nmである。
第1バッファ層15A及び第2バッファ層15Bのうち少なくとも一方は、必要に応じて省かれてもよい。例えば、基板11がGaN基板である場合、多重量子井戸構造15Cを結晶性良く成長できるのであれば、第1バッファ層15A及び第2バッファ層15Bを省き、第1主面11a上に多重量子井戸構造15Cを直接成長してもよい。
導電層18は、蛍光素子10へ電子を導く一方の電極として用いられる。導電層18は、例えば金属を主に含み、一実施例ではAlを主に含む。一例では、導電層18は金属膜である。導電層18の厚さは例えば10nm以上1000nm以下であり、一実施例では約300nmである。導電層18が金属を主に含む場合、導電層18は光反射膜としても機能する。すなわち、多重量子井戸構造15Cにおいて発生した蛍光の一部は、多重量子井戸構造15Cから直接基板11に達し、基板11を透過して蛍光素子10の外部へ出力されるが、多重量子井戸構造15Cにおいて発生した蛍光の残部は、多重量子井戸構造15Cから導電層18に達し、導電層18において反射したのち、基板11を透過して第2主面11bから蛍光素子10の外部へ出力される。
ここで、第2主面11bが有するフラクタル構造について詳細に説明する。図2は、第2主面11bのフラクタル構造を拡大して示す断面図である。図3は、第2主面11bのフラクタル構造を拡大して示す平面図である。図4は、フラクタル構造の走査型電子顕微鏡(Scanning Electron Microscope:SEM)写真である。フラクタル構造は、多数の微細な凹凸から構成される凹凸構造である。微細な凹凸は、第2主面11bの広がる方向に沿って繰り返されている。第2主面11bが有するフラクタル構造は、多数の第1凸部12、多数の第2凸部13、及び平坦部14を含んで構成されている。
各第1凸部12は、平坦部14から第2主面11bの法線方向に突出している。各第1凸部12は、平坦部14に接続する基端から先端に向かって細くなる錐体形状を有している。
複数の第2凸部13の一部は平坦部14から突出している。複数の第2凸部13の残りは、第1凸部12の表面に形成されており、第1凸部12の表面から突出している。各第2凸部13は、第1凸部12または平坦部14に接続する基端から先端に向かって細くなる錐体形状を有している。第2主面11bの法線方向から見て、第2凸部13の輪郭の直径は、第1凸部12の輪郭の直径よりも小さい。
第2主面11bに沿った方向における第2凸部13のピッチ(中心間隔)P2の最頻値は、第2主面11bに沿った方向における第1凸部12のピッチP1の最頻値よりも小さい。第1凸部12のピッチP1の最頻値は、例えば1.0μm以上5.0μm以下である。第2凸部13のピッチP2の最頻値は、例えば1.0μm未満であり、または300nm以上800nm以下であり、さらには600nm以上700nm以下である。
第1凸部12のピッチP1の最頻値は、例えば原子間力顕微鏡イメージに基づく画像処理によって求められる。まず、第2主面11bに沿った面にて任意に選択される矩形領域に対して、原子間力顕微鏡イメージが得られる。この際に、原子間力顕微鏡イメージの得られる矩形領域にて、矩形領域の一辺の長さは、ピッチP1の最頻値の30倍~40倍とされる。次に、フーリエ変換を用いた原子間力顕微鏡イメージの波形分離によって、原子間力顕微鏡イメージに基づく高速フーリエ変換像が得られる。次いで、高速フーリエ変換像における0次ピークと1次ピークとの間の距離が求められ、その距離の逆数が、1つの矩形領域におけるピッチP1として取り扱われる。そして、互いに異なる25カ所以上の矩形領域についてピッチP1が計測され、こうして得られた計測値の平均値が、ピッチP1の最頻値である。なお、矩形領域同士は、少なくとも1mm離れていることができ、5mm~10mm離れていてもよい。同様に、第2凸部13のピッチP2の最頻値は、第2主面11bにて任意に選択される矩形領域に対して原子間力顕微鏡イメージが得られ、その原子間力顕微鏡イメージに基づいて上記と同様の画像処理が行われることによって求められる。
第1凸部12の平坦部14からの高さH1の最頻値は、例えば100nm以上4.0μm以下である。第2凸部13におけるその第2凸部13が接続している第1凸部12の外表面もしくは平坦部14からの高さH2の最頻値は、例えば10nm以上800nm以下である。
凸部12,13の各々が有する形状は、半球形状であってもよいし、円錐形状であってもよいし、角錐形状であってもよい。換言すれば、凸部12,13の頂点を通り、かつ、平坦部14と垂直な平面(言い換えると、基板11の厚さ方向に沿った平面)によって凸部12,13が切断された際に、その断面である垂直断面に現れる母線は、曲線であっても直線であってもよく、凸部12,13の頂点を頂点とする三角形と、凸部12,13の頂点を通る半円とによって囲まれる領域に位置すればよい。第1凸部12と第2凸部13との形状は、互いに同じであってもよく、異なっていてもよい。第1凸部12の各々が有する形状は、互いに同じであってもよく、異なっていてもよい。第2凸部13の各々が有する形状は、互いに同じであってもよく、異なっていてもよい。
複数の第1凸部12は、規則的に配列されていてもよく、不規則に並んでいてもよい。複数の第2凸部13もまた、規則的に配列されていてもよく、不規則に並んでいてもよい。また、図5に示されるように、隣り合う第1凸部12同士が互いに接していてもよい。これと同様に、隣り合う第2凸部13同士が互いに接していてもよい。第1凸部12及び第2凸部13のうち少なくとも一方が、第2主面11bの法線方向から見て、2次元に最密充填されていてもよい。
ここで、第1凸部12のピッチP1、及び第2凸部13のピッチP2の決定方法について詳細に説明する。図6は、多重量子井戸構造15Cから出力される蛍光のスペクトルの典型例を示す図である。図6において、縦軸は光強度(最大値を1とする規格化値)を表し、横軸は波長(単位:nm)を表す。入射電子の加速電圧は例えば12kVである。図6に示されるように、多重量子井戸構造15Cから出力される蛍光のスペクトルは、主発光成分Laと、主発光成分Laより長波長のディープレベル発光成分Lbとを含む。図示例では、主発光成分Laは、380nm~450nmの範囲にわたって光強度を有し、その半値全幅は15nm~20nmであり、そのピーク波長は400nmである。ディープレベル発光成分Lbは、500nm~700nmの範囲にわたって光強度を有し、そのピーク波長は570nmである。主発光成分Laの蛍光寿命は例えば10ナノ秒以下である。
ディープレベル発光成分Lbは、主発光成分Laの発光のエネルギー準位よりも深いエネルギー準位(Deep-level)からの発光であり、障壁層152及び第2バッファ層15Bの格子欠陥等から誘発される。故に、ディープレベル発光成分Lbの蛍光寿命は、主発光成分Laの蛍光寿命よりも長い。これにより、例えば走査型電子顕微鏡などにおいて、走査により得られる信号に走査タイミングが異なる成分が混在し、得られる画像に残像(ゴースト)が生じてしまう。したがって、蛍光素子10から出力される蛍光に含まれるディープレベル発光成分Lbの光強度を、主発光成分Laの光強度に対して相対的に低減することが望まれる。特に、III族窒化物半導体では結晶成長が難しく格子欠陥が比較的多く生じるので、ディープレベル発光成分Lbが大きくなり易い。故に、半導体積層部15がIII族窒化物半導体からなる場合、上記の問題は特に顕著となる。これに対し、本発明者は、複数の第1凸部12と、各第1凸部12の表面に形成され、第1凸部12のピッチP1より小さいピッチP2を有する複数の第2凸部13とを含むフラクタル構造が、ディープレベル発光成分Lbを主発光成分Laに対して相対的に低減する作用を有することを見出した。
図7は、周期的に配列された凸部の配列周期Pと透過光の光学波長λとの比(P/λ)と、フラクタル構造を透過した後の、平面に対する透過光の輝度との関係を示すグラフである。透過光の輝度は、配列周期がゼロ、すなわち凸部が形成されていない平坦な状態を100として規格化されている。なお、光学波長は、真空波長λ0を、フラクタル構造を透過する直前の媒質の屈折率nで除算したもの(=λ0/n)として定義される。このグラフを参照すると、配列周期が光学波長λの0倍から2.7倍までの範囲A1では、配列周期が大きくなるほど透過光の輝度が大きくなる。言い換えると、この範囲A1では配列周期が大きくなるほどフラクタル構造の光透過率が大きくなる。そして、配列周期が光学波長λの2.7倍から4倍までの範囲A2では、配列周期が大きくなるほど透過光の輝度が小さくなる。言い換えると、この範囲A2では配列周期が大きくなるほどフラクタル構造の光透過率が小さくなる。配列周期が光学波長λの4倍を超える範囲A3では、配列周期が大きくなるほど透過光の輝度が再び大きくなる。言い換えると、この範囲A3では配列周期が大きくなるほどフラクタル構造の光透過率が再び大きくなる。
このような現象は、例えば次のような理由に因ると考えられる。配列周期が光学波長の1倍以下である範囲においては、配列周期が大きくなるほど、光の入射角が全反射臨界角未満となる確率が高まって、フレネル反射が抑制され、光透過率が大きくなる。配列周期が光学波長λの1倍から2.7倍までの範囲においては、入射光に対する回折作用が新たに生じ、この回折作用とフレネル反射抑制作用とが重なって、配列周期が大きくなるほど光透過率が更に大きくなる。配列周期が光学波長λの2.7倍から4倍までの範囲A2においては、配列周期が大きくなるほどフレネル反射抑制作用が次第に消失するので、光透過率が徐々に低下する。配列周期が光学波長λの4倍を超える範囲A3においては、配列周期が大きくなるほど、光の入射角が回折条件を満たす確率が増すので、光透過率が再び大きくなる。
このことから、周期的な凸部を有する面の波長透過特性は、或る波長において光透過率が極大となるピークB1と、該波長より長波長側の或る波長において光透過率が極小となるボトムB2とを有することがわかる。これらのピークB1及びボトムB2における各波長は、凸部の配列周期(すなわちピッチ)に依存する。図示例では、配列周期が光学波長λの2.7倍であるときにピークB1となり、配列周期が光学波長λの4.0倍であるときにボトムB2となる。したがって、蛍光素子10が有するフラクタル構造においては、第2凸部13のピッチP2の最頻値と、主発光成分Laのピーク波長λa及び基板11の屈折率から算出される光学波長λとの比(P2/λ)をピークB1またはその周辺に設定し、且つ、第2凸部13のピッチP2の最頻値と、ディープレベル発光成分Lbのピーク波長λb及び基板11の屈折率から算出される光学波長λとの比(P2/λ)をボトムB2またはその周辺に設定するとよい。また、第1凸部12のピッチP1の最頻値と、主発光成分Laのピーク波長λa及び基板11の屈折率から算出される光学波長λとの比(P1/λ)を、範囲A3のできるだけ光透過率が大きい範囲内に設定するとよい。これにより、主発光成分Laのピーク波長λaにおけるフラクタル構造の光透過率を、ディープレベル発光成分Lbのピーク波長λbにおけるフラクタル構造の光透過率よりも大きくすることができる。
図6に示された蛍光スペクトルはIII族窒化物半導体の典型例であり、井戸層151の組成が異なっても、ピーク波長λaは上記に近い波長となる。したがって、蛍光を発する多重量子井戸構造15CがIII族窒化物半導体層である場合、図7に基づけば、第2凸部13のピッチP2の最頻値が、主発光成分Laのピーク波長λa及び基板11の屈折率から算出される光学波長λの3.2倍以下(例えば3.0倍以下、または2.7倍以下、一例では2.7倍)であれば、上記の条件を満たし、フラクタル構造における主発光成分Laの光透過率に対してディープレベル発光成分Lbの光透過効率を低減することができる。故に、主発光成分Laの光取り出し効率に対してディープレベル発光成分Lbの光取り出し効率を低減し、蛍光素子10から出力される蛍光に含まれるディープレベル発光成分Lbの光強度を主発光成分Laの光強度に対して相対的に低減することができる。
また、図7に基づけば、第2凸部13のピッチP2の最頻値が、主発光成分Laのピーク波長λa及び基板11の屈折率から算出される光学波長λの1.5倍以上(例えば2.0倍以上、さらには2.5倍以上)であれば、主発光成分Laの回折作用を十分に高めて光取り出し効率の低下を抑制し、上記の効果を好適に奏することができる。
上記の条件を満たす第2凸部13のピッチP2の具体例について述べる。図8は、フラクタル構造を透過する光の波長に応じた、第2凸部13のピッチP2の具体例を示す図表である。図8には、フラクタル構造を透過する光の真空波長が380nm、420nm、及び460nmである各場合において、光学波長の1.5倍、2.7倍、及び3.2倍のそれぞれとしたときのピッチP2の数値が示されている。なお、この例は、基板11がサファイア基板である場合を示している。なお、サファイアの屈折率を1.78とした。この図8によれば、第2凸部13のピッチP2の最頻値は300nm~800nmの範囲内とすることができ、600nm~700nmの範囲内であってもよい。
また、第1凸部12のピッチP1の最頻値は、主発光成分Laのピーク波長λaの5倍以上であってもよい。この場合、第1凸部12による散乱作用によって主発光成分の取り出し効率を高めることができる。また、第1凸部12のピッチP1の最頻値は、主発光成分Laのピーク波長λaの30倍以下であってもよい。この場合、主発光成分の取り出し効率を更に高めることができる。
また、図5に示されたように、第2主面11bのフラクタル構造において、隣り合う第1凸部12同士が互いに接していてもよい。この場合、平坦部14の面積が低減されるので、平坦部14によるフレネル反射を低減して、主発光成分Laの取り出し効率を更に高めることができる。
本実施形態のように、蛍光を発するIII族窒化物半導体層は、井戸層151及び障壁層152が交互に積層された多重量子井戸構造15Cであってもよい。この場合、障壁層152に含まれる格子欠陥からディープレベル発光が多く生じるので、フラクタル構造が特に有用である。
本実施形態のように、蛍光素子10は、多重量子井戸構造15Cと基板11との間に設けられ、III族窒化物半導体を主に含む第2バッファ層15Bを備えてもよい。この場合、第2バッファ層15Bに含まれる格子欠陥からディープレベル発光が多く生じるので、フラクタル構造が特に有用である。
本発明者は、上記の効果を確かめるために、本実施形態及び比較例の蛍光素子を作製した。比較例の蛍光素子は、第2主面11bにフラクタル構造に代えて精密ブラスト加工による粗面加工(表面粗さRaは1.0μmまたはそれに近い)を施したものであり、比較例の他の構成は本実施形態と同様とした。図9は、本実施形態及び比較例の蛍光素子における、主発光成分Laに対するディープレベル発光成分Lbの積算輝度比(La/Lb)を示している。図9に示されるように、ディープレベル発光成分Lbと主発光成分Laとの比は、比較例の9.2%と比べて、本実施形態では8.5%まで低減されている。ゴースト画像の強さとしては、8.5/9.2=約0.92となり、比較例よりも8%程度抑制することができる。したがって、より明瞭なSEM像を得ることができ、SEMの分解能を向上することが可能となる。また、本実施形態の蛍光素子の積算輝度は、比較例の蛍光素子の積算輝度の143%であった。すなわち、本実施形態によれば、主発光成分Laの光強度を維持しつつ、ディープレベル発光成分Lbの光強度を低減することができる。
ここで、蛍光素子10の作製方法に関する一実施例について説明する。まず、基板11を有機金属気相成長(Metal-Organic Vapor Phase Epitaxy:MOVPE)装置の成長室に導入して、水素雰囲気中、1100℃・10分間の熱処理を行い、第1主面11aを清浄化する。そして、基板11の温度を500℃まで降温し、第1バッファ層15Aを堆積した後、基板11の温度を1100℃まで昇温し、第2バッファ層15Bをエピタキシャル成長させる。その後、基板11の温度を800℃まで降温し、InxGa1-xN/GaNの多重量子井戸構造15Cをエピタキシャル成長させる。組成xは0.1~0.2の範囲となり、本実施例では0.15であるが、井戸層151のバンドギャップが障壁層152のバンドギャップより小さければ良く、組成比に関しては上述の範囲に限定されるものではない。そして、基板11を蒸着装置内に移して、多重量子井戸構造15C上に導電層18を成膜する。
なお、上述した例においては、Ga源としてトリメチルガリウム(Ga(CH3)3:TMGa)、In源としてトリメチルインジウム(In(CH3)3:TMIn)、N源としてアンモニア(NH3)、キャリアガスとして水素ガス(H2)または窒素ガス(N2)、Si源としてモノシラン(SiH4)をそれぞれ用いることができる。或いは、他の有機金属原料(例えば、トリエチルガリウム(Ga(C2H5)3:TEGa)、トリエチルインジウム(In(C2H5)3:TEIn)等)及び他の水素化物(例えば、ジシラン(Si2H4)等)を用いてもよい。また、上述した例ではMOVPE装置を用いているが、ハイドライド気相成長(Hydride Vapor Phase Epitaxy:HVPE)装置や分子線エピタキシ(Molecular Beam Epitaxy:MBE)装置を用いてもよい。また、各成長温度は、上述の温度に限定されるものではない。
続いて、導電層18上に保護膜を形成して、第1バッファ層15A、第2バッファ層15B、多重量子井戸構造15C、及び導電層18を保護する。そして基板11の第2主面11bに上述したフラクタル構造を形成する。第1凸部12及び第2凸部13を含むフラクタル構造は、例えば特許文献3、特許文献4及び特許文献5に記載された方法を用いて形成することができる。フラクタル構造の形成方法の一つを以下に説明する。
まず、第1凸部12を形成するための大径粒子を第2主面11bに展開して、大径粒子の単粒子膜を第2主面11bに形成する。大径粒子の平均粒径は、第2主面11bの法線方向から見た第1凸部12の輪郭の直径の平均とほぼ等しい。また、単粒子膜における大径粒子の密度は、第2主面11bにおける第1凸部12のピッチP1に基づいて決定される。
単粒子膜の形成には、ラングミュア-ブロジェット法(LB法)、粒子吸着法、またはバインダー層固定法を用いる。図10(a)に示されるように、LB法では、水よりも比重が低い溶剤の中に大径粒子SLが分散した分散液を水面Wに滴下する。次に、分散液から溶剤を揮発させることによって、大径粒子SLからなる単粒子膜FLを水面Wに形成する。そして、水面Wに形成された単粒子膜FLを単層状態を保ちながら基板11の第2主面11bに移し取る。具体的には、例えば、疎水性を有する第2主面11bと単粒子膜FLの主面とを略平行に保ち、単粒子膜FLの上方から、第2主面11bを単粒子膜FLに接触させる。そして、疎水性を有する単粒子膜FLと、同じく疎水性を有する第2主面11bとの親和力によって、単粒子膜FLを基板11に移し取る。あるいは、単粒子膜FLが形成される前に予め基板11を水中に配置し、第2主面11bと水面Wとを略平行とし、単粒子膜FLが水面Wに形成された後に、水面Wを徐々に下げて第2主面11bに単粒子膜FLを移し取る。
或いは、図10(b)に示されるように、基板11を立てた状態で、あらかじめ水面Wの下に基板11を浸漬し、水面Wに単粒子膜FLを形成する。そして、基板11を立てた状態で、基板11を徐々に上方に引き上げ、単粒子膜FLを基板11に移し取ってもよい。なお、図10(b)では、基板11の両面に単粒子膜FLを移し取る状態が示されているが、少なくとも第2主面11bに単粒子膜FLを移し取ればよい。図10(c)は、第2主面11bに配置された単粒子膜FLを拡大して示す図である。
第2主面11bに移し取られた単粒子膜FLに対しては、単粒子膜FLを第2主面11bに固定する固定処理を行ってもよい。単粒子膜FLを第2主面11bに固定する方法には、バインダーによって大径粒子SLと第2主面11bとを接合する方法、または大径粒子SLを第2主面11bに融着する焼結法が用いられる。
粒子吸着法では、まずコロイド粒子の懸濁液の中に基板11を浸漬する。次に、第2主面11bと静電気的に結合した第1層目の粒子層のみが残るように、第2層目以上の粒子を除去する。これによって、第2主面11bに単粒子膜が形成される。また、バインダー層固定法では、まず第2主面11bにバインダー層を形成し、バインダー層上に粒子の分散液を塗布する。次に、バインダー層を加熱によって軟化する。これにより、第1層目の粒子層のみがバインダー層の中に埋め込まれ、2層目以上の粒子は洗い落とされる。これにより、第2主面11bに単粒子膜が形成される。バインダーには、金属アルコキシシランや一般の有機バインダー、無機バインダーなどが用いられる。
大径粒子SLは、有機粒子、有機無機複合粒子、及び無機粒子のうち少なくとも1つである。有機粒子を形成する材料は、例えば、ポリスチレン、PMMA等の熱可塑性樹脂と、フェノール樹脂、エポキシ樹脂等の熱硬化性樹脂と、ダイヤモンド、グラファイト、フラーレン類とのうち少なくとも1つである。有機無機複合粒子を形成する材料は、例えば、SiC及び炭化硼素のうち少なくとも1つである。無機粒子を形成する材料は、例えば、無機酸化物、無機窒化物、無機硼化物、無機硫化物、無機セレン化物、金属化合物、及び金属のうち少なくとも1つである。
無機酸化物は、例えば、シリカ、アルミナ、ジルコニア、チタニア、セリア、酸化亜鉛、酸化スズ、及びイットリウムアルミニウムガーネット(YAG)のうち少なくとも1つである。無機窒化物は、例えば、窒化珪素、窒化アルミニウム、及び窒化硼素のうち少なくとも1つである。無機硼化物は、例えば、ZrB2及びCrB2のうち少なくとも1つである。無機硫化物は、例えば、硫化亜鉛、硫化カルシウム、硫化カドミウム、及び硫化ストロンチウムのうち少なくとも1つである。無機セレン化物は、例えば、セレン化亜鉛及びセレン化カドミウムのうち少なくとも1つである。金属粒子は、Si、Ni、W、Ta、Cr、Ti、Mg、Ca、Al、Au、Ag、及びZnのうち少なくとも1つを含む粒子である。
続いて、単粒子膜FLが配置された第2主面11bに対してエッチングを行う。この工程では、大径粒子SLと基板11とが共にエッチングされる条件でエッチングを行ってもよいが、例えば、基板11が実質的にエッチングされないエッチング条件で、単粒子膜FLを構成する大径粒子SLをエッチングする。このようなエッチング条件は、反応性エッチングに用いられるエッチングガスを適切に選択することにより実現される。例えば、基板11がサファイアであり、大径粒子SLがシリカである場合には、CF4、SF6、CHF3、C2F6、C3F8、CH2F2、及びNF3のうち1つ以上のガスをエッチングガスとして用いるとよい。エッチングガスは、これらに限定されず、単粒子膜FLを構成する粒子の材質に応じて適宜選択される。
続いて、図11(a)に示されるように、縮径された大径粒子SLをマスクとして、第2主面11bをエッチングする。この際に、第2主面11bは、互いに隣り合う大径粒子SLの間の空隙を通じてエッチングガスプラズマ(イオン、ラジカル、ガス等)に曝され、単粒子膜FLを構成する大径粒子SLもまたエッチングガスプラズマに曝される。第2主面11bでは、第2主面11bと対向する大径粒子SLの部位が、大径粒子SLの中心から遠い部位であるほど、エッチングが速く進行する。そして、大径粒子SLの消滅に伴って、大径粒子SLの中心と対向する領域でも、エッチングが進行する。この工程では、第2主面11bのエッチング速度が、大径粒子SLのエッチング速度よりも大きくてもよい。このようなエッチング条件は、反応性エッチングに用いられるエッチングガスを適切に選択することにより実現される。例えば、基板11がサファイアであり、大径粒子SLがシリカである場合、Cl2、BCl3、SiCl4、HBr、HI、HCl、及びArのうち少なくとも1つのガスをエッチングガスとして用いるとよい。なお、第2主面11bのエッチングに用いられるエッチングガスは、これらに限定されず、基板11を形成する材料に応じて適宜選択される。
結果として、図11(b)に示されるように、第2主面11bでは、大径粒子SLの中心と対向していた部分を頂点とした半球形状を有する原型凸部16が形成される。原型凸部16は、第1凸部12の原型となる。原型凸部16のピッチは、単粒子膜FLにて互いに隣り合う大径粒子SLのピッチと同等であり、原型凸部16の配置もまた、大径粒子SLの配置と同様である。
続いて、図11(c)に示されるように、第2凸部13を形成するための小径粒子SSを第2主面11bに展開して、小径粒子SSの単粒子膜FSを原型凸部16の表面上を含む第2主面11b上に形成する。小径粒子SSの平均粒径は、大径粒子SLの平均粒径よりも小さく、第2凸部13の輪郭の直径の平均とほぼ等しい。また、単粒子膜FSにおける小径粒子SSの密度は、第2凸部13のピッチP2に基づいて決定される。小径粒子SSの構成材料としては、大径粒子SLの構成材料として例示されたもののうち何れかが用いられる。単粒子膜FSの形成は、前述した単粒子膜FLの形成方法として例示したもののうち何れかを用いて行われる。そして、単粒子膜FLを用いた先のエッチング工程と同様にして、単粒子膜FSを用いたエッチングを行う。すなわち、まず基板11が実質的にエッチングされないエッチング条件で小径粒子SSをエッチングし、小径粒子SSの粒径を縮小する。次に、縮径された小径粒子SSをマスクとして、原型凸部16の表面を含む第2主面11bをエッチングする。結果として、第2主面11bには、原型凸部16の形状に追従した形状を有する第1凸部12と、小径粒子SSと対向していた部分に位置し、錐体形状を有する第2凸部13とが形成される(図2を参照)。
なお、大径粒子SLをエッチングする工程において、第2主面11bのエッチングが開始された後、単粒子膜FLを構成する大径粒子SLがエッチングによって消滅する前に、第2主面11bのエッチングを停止して、続いて単粒子膜FLを第2主面11bから除去してから、単粒子膜FSの形成工程に進んでもよい。同様に、小径粒子SSをエッチングする工程において、第2主面11bのエッチングが開始された後、単粒子膜FSを構成する小径粒子SSがエッチングによって消滅する前に、第2主面11bのエッチングを停止して、続いて単粒子膜FSを第2主面11bから除去してもよい。
最後に、導電層18上の保護膜を除去する。以上の工程を経て、本実施形態の蛍光素子10が作製される。
フラクタル構造の形成方法の他の一つは、例えば次のようなものである。第2主面11b上に、個々の第2凸部13を形成するための第1のエッチングマスクを複数含む第1のエッチングマスクパターンを形成する。そして、第1のエッチングマスクパターンを介して第2主面11bにドライエッチングを行うことにより、複数の第2凸部13を第2主面11bに形成する。その後、第2主面11b上に、個々の第1凸部12を形成するためのエッチングマスクであって少なくとも2つの第2凸部13を覆う第2のエッチングマスクを複数含む第2のエッチングマスクパターンを形成する。そして、第2のエッチングマスクパターンを介して第2主面11bにドライエッチングを行うことにより、複数の第1凸部12を第2主面11bに形成する。
或いは、次のような方法を用いてフラクタル構造を形成してもよい。第2主面11b上に、個々の第2凸部13を形成するための第1のエッチングマスクを複数含む第1のエッチングマスクパターンを形成する。第1のエッチングマスクパターンの上に、熱硬化性塗布材料を塗布し、加熱処理により熱硬化性塗布材料を硬化させる。その硬化物の上に、個々の第1凸部12を形成するためのエッチングマスクであって少なくとも2つの第1のエッチングマスクを覆う第2のエッチングマスクを複数含む第2のエッチングマスクパターンを形成する。そして、第1のエッチングマスクパターン、熱硬化性塗布材料の硬化物、及び第2のエッチングマスクパターンを介して第2主面11bにドライエッチングを行うことにより、複数の第1凸部12、および複数の第2凸部13を第2主面11bに形成する。
熱硬化性塗布材料としては、例えば、熱硬化性成分を含む塗布材料、樹脂成分と溶媒とを含む塗布材料等が挙げられる。熱硬化性成分を含む塗布材料を塗布し、加熱処理すると、熱硬化性成分が反応して(例えば重合して)硬化する。樹脂成分と溶媒とを含む塗布材料を塗布し、加熱処理すると、溶媒が除去されて硬化する。熱硬化性成分を含む塗布材料は、溶媒を含んでもよい。熱硬化性成分としては、無機系熱硬化性成分及び有機系熱硬化性成分から適宜選択して使用することができ、例えばシラン系アルコキシド、チタネー卜系アルコキシド、アルミネー卜系アルコキシド及びそれらの加水分解物等のアルコキシド系の化合物群、および、シリコーン樹脂系の化合物群が挙げられる。樹脂成分としては、例えばビニル系樹脂、ポリスチレン系樹脂、ポリプロピレン系樹脂、ポリアセタール系樹脂、アクリル系樹脂、酢酸セルロース系樹脂、ポリカーボネイ卜系樹脂、ポリエチレンテレフタレート系樹脂、ポリアミド系樹脂、ポリウレタン系樹脂、及び、フッ素系樹脂が挙げられる。
(第1変形例)
図12は、本開示の第1変形例に係る蛍光素子10Aの断面構成を示す模式図である。本変形例と上記実施形態との相違点は、フラクタル構造の位置である。すなわち、本変形例の蛍光素子10Aにおいては、基板11の第2主面11bはフラクタル構造を有しておらず平坦であり、第1主面11aがフラクタル構造を有している。
図12は、本開示の第1変形例に係る蛍光素子10Aの断面構成を示す模式図である。本変形例と上記実施形態との相違点は、フラクタル構造の位置である。すなわち、本変形例の蛍光素子10Aにおいては、基板11の第2主面11bはフラクタル構造を有しておらず平坦であり、第1主面11aがフラクタル構造を有している。
上記実施形態のフラクタル構造は、光出力面である第2主面11bのみに限られず、第2主面11bと、蛍光を発するIII族窒化物半導体層(上記実施形態では多重量子井戸構造15C)との間に存在する界面に設けられることによっても、上記実施形態の効果を奏することができる。第2主面11bとIII族窒化物半導体層との間に存在する界面には、第1主面11aと、第1主面11a上に積層された半導体層同士の界面とが含まれる。また、フラクタル構造は、一つの面に限らず、複数の面(例えば第1主面11a及び第2主面11b)に設けられてもよい。
なお、第1主面11aがフラクタル構造を有する場合、そのフラクタル構造は、図2に示されたように平坦部14を有するとよい。これにより、半導体積層部15の結晶成長を良好に行い、多重量子井戸構造15Cに含まれる結晶欠陥を低減することができる。
図13は、第1主面11aがフラクタル構造を有する場合における、フラクタル構造を透過する光の波長に応じた第2凸部13のピッチP2の具体例を示す図表である。図13には、図8と同様に、フラクタル構造を透過する光の真空波長が380nm、420nm、及び460nmである各場合において、光学波長の1.5倍、2.7倍、及び3.2倍のそれぞれとしたときのピッチP2の数値が示されている。なお、この例は、第1主面11aに接する第1バッファ層15AがGaNからなる場合を示している。なお、GaNの屈折率を2.57とした。この図13によれば、第1主面11aに設けられたフラクタル構造の第2凸部13のピッチP2の最頻値は200nm~600nmの範囲内であってもよく、400nm~500nmの範囲内であってもよいことがわかる。
(第2実施形態)
図14は、第2実施形態に係る電子線検出器20の構成を示す断面図であって、厚み方向に沿った断面を示している。この電子線検出器20は、第1実施形態の蛍光素子10と、絶縁性の光学部材(光ガイド部材)22と、光検出器30とを備える。光学部材22は、絶縁性を有する光透過部材であり、蛍光素子10と光検出器30との間に介在して蛍光素子10及び光検出器30を一体化する。蛍光素子10の基板11の第2主面11bと、光検出器30の光入射面30aとは、光学部材22を介して光学的に結合されている。具体的には、光学部材22の一端面は光入射面30aと接合されており、光学部材22の他端面は蛍光素子10と接合されている。光学部材22は、ファイバオプティックプレート(FOP)等のライトガイドであってもよく、蛍光素子10において発生した光を光入射面30a上に集光するレンズであってもよい。
図14は、第2実施形態に係る電子線検出器20の構成を示す断面図であって、厚み方向に沿った断面を示している。この電子線検出器20は、第1実施形態の蛍光素子10と、絶縁性の光学部材(光ガイド部材)22と、光検出器30とを備える。光学部材22は、絶縁性を有する光透過部材であり、蛍光素子10と光検出器30との間に介在して蛍光素子10及び光検出器30を一体化する。蛍光素子10の基板11の第2主面11bと、光検出器30の光入射面30aとは、光学部材22を介して光学的に結合されている。具体的には、光学部材22の一端面は光入射面30aと接合されており、光学部材22の他端面は蛍光素子10と接合されている。光学部材22は、ファイバオプティックプレート(FOP)等のライトガイドであってもよく、蛍光素子10において発生した光を光入射面30a上に集光するレンズであってもよい。
光学部材22と光検出器30との間には、光透過性の接着層AD2が介在しており、接着層AD2によって光学部材22と光検出器30との間の相対位置が固定されている。接着層AD2は、例えば光透過性の樹脂を主に含む。また、蛍光素子10の基板11の第2主面11b上と光学部材22との間には、接着層AD1が介在している。接着層AD1は、第2主面11b上に設けられたSiN層ADaと、SiN層ADa上に設けられたSiO2層ADbとを含む。一例では、第2主面11bとSiN層ADaとは互いに接しており、SiN層ADaとSiO2層ADbとは互いに接している。SiO2層ADbと光学部材22とは、互いに融着されている。SiO2層ADb及び光学部材22は共に珪化酸化物であるため、これらは加熱を行うことにより融着することができる。
SiO2層ADbは、スパッタリング法等を用いてSiN層ADa上に形成されているので、SiN層ADaとSiO2層ADbとの結合力は極めて高い。同様に、SiN層ADaもまたスパッタリング法等によって基板11の第2主面11b上に形成されているので、SiN層ADaと基板11との結合力も極めて高い。従って、接着層AD1を介して基板11と光学部材22とは強固に接合される。
このような構造を有する電子線検出器20において、電子の入力に応じて多重量子井戸構造15C内で発生した光は、接着層AD1、光学部材22、及び接着層AD2を順次透過して光検出器30の光入射面30aに至る。
光検出器30の光入射面30aは、上述したように、基板11、接着層AD1、光学部材22、及び接着層AD2を介して、多重量子井戸構造15Cにおける電子入力面10aとは反対側の面と光学的に結合されている。光検出器30は、多重量子井戸構造15Cが発する蛍光の主発光成分Laに対して感度を有する。光検出器30は、例えば光電子増倍管である。この場合、光検出器30は、真空容器31を備える。真空容器31は、金属製の側管31aと、側管31aの頂部の開口を閉塞する光入射窓(面板)31bと、側管31aの底部の開口を閉塞するステム板31cとを含んで構成される。この真空容器31の内部には、光入射窓31bの内面に形成された光電陰極32と、電子増倍部及び陽極を含む電極部33とが配置されている。電子増倍部は、例えばマイクロチャネルプレート又はメッシュ型のダイノードを含む。
光入射面30aは、光入射窓31bの外面であり、光入射面30aに入射した光は、光入射窓31bを透過して光電陰極32に入射する。光電陰極32は、光の入射に応じて光電変換を行い、生成した光電子を真空容器31の内部空間へ放出する。この光電子は、電極部33の電子増倍部によって増倍される。増倍された電子は、電極部33の陽極にて収集される。電極部33の陽極に収集された電子は、ステム板31cを貫通する複数のピン31pのうち何れかを介して光検出器30の外部に取り出される。なお、電極部33の電子増倍部には、他のピン31pを介して所定の電位が与えられる。金属製の側管31aの電位は0Vであり、光電陰極32は側管31aと電気的に接続されている。
以上に説明した本実施形態の電子線検出器20は、第1実施形態の蛍光素子10を備える。従って、蛍光素子10から出力される蛍光のディープレベル発光成分Lbを主発光成分Laに対して相対的に低減して該蛍光を検出することができる。また、絶縁性の光学部材22が蛍光素子10と光検出器30との間に介在することにより、蛍光素子10への印加電圧にかかわらず光検出器30を安定して動作させることができる。なお、本実施形態の電子線検出器20は、第1実施形態の蛍光素子10に代えて第1変形例の蛍光素子10Aを備えてもよい。
(第3実施形態)
第2実施形態の電子線検出器20は、SEMに用いることができる。図15は、第3実施形態に係るSEM40の構成を概略的に示す図である。SEM40は、被検査対象物の画像を取得するSEM本体41と、全体の制御を行う制御部42と、取得した画像などを磁気ディスクや半導体メモリなどに記憶する記憶部43と、プログラムに従い演算を行う演算部44と、を備える。SEM本体41は、試料ウェハ45を搭載する可動ステージ46、試料ウェハ45に電子線EB1を照射する電子源47、試料ウェハ45から発生した二次電子及び反射電子を検出する複数(図には3つを例示)の電子線検出器20を備える。電子線検出器20の構成は、第2実施形態と同様である。更に、SEM本体41は、電子線EB1を試料ウェハ45上に収束させる電子レンズ(図示せず)、電子線EB1を試料ウェハ45上で走査するための偏向器(図示せず)、及び、各電子線検出器20からの信号をデジタル変換してデジタル画像を生成する画像生成部48等を備える。可動ステージ46、電子源47、電子線検出器20のうち少なくとも蛍光素子10、電子レンズ、及び偏向器は、真空チャンバ50内に収容されている。画像生成部48及び各電子線検出器20は、配線を介して互いに電気的に接続されている。画像生成部48、制御部42、記憶部43、及び演算部44は、データバス49を介して互いに電気的に接続されている。
第2実施形態の電子線検出器20は、SEMに用いることができる。図15は、第3実施形態に係るSEM40の構成を概略的に示す図である。SEM40は、被検査対象物の画像を取得するSEM本体41と、全体の制御を行う制御部42と、取得した画像などを磁気ディスクや半導体メモリなどに記憶する記憶部43と、プログラムに従い演算を行う演算部44と、を備える。SEM本体41は、試料ウェハ45を搭載する可動ステージ46、試料ウェハ45に電子線EB1を照射する電子源47、試料ウェハ45から発生した二次電子及び反射電子を検出する複数(図には3つを例示)の電子線検出器20を備える。電子線検出器20の構成は、第2実施形態と同様である。更に、SEM本体41は、電子線EB1を試料ウェハ45上に収束させる電子レンズ(図示せず)、電子線EB1を試料ウェハ45上で走査するための偏向器(図示せず)、及び、各電子線検出器20からの信号をデジタル変換してデジタル画像を生成する画像生成部48等を備える。可動ステージ46、電子源47、電子線検出器20のうち少なくとも蛍光素子10、電子レンズ、及び偏向器は、真空チャンバ50内に収容されている。画像生成部48及び各電子線検出器20は、配線を介して互いに電気的に接続されている。画像生成部48、制御部42、記憶部43、及び演算部44は、データバス49を介して互いに電気的に接続されている。
電子線EB1を試料ウェハ45に照射しながら、電子線EB1を試料ウェハ45の表面上において走査すると、試料ウェハ45の表面からは二次電子及び反射電子が放出され、これが電子線EB2として電子線検出器20へと導かれる。電子線検出器20は電子線EB2を電気信号に変換し、電子線EB2の電流量に応じてピン31p(図14を参照)から電気信号が出力される。電子線EB1の走査位置と電子線検出器20の出力とを同期させて対応づけることにより、試料ウェハ45の像を撮影することができる。
制御部42は、試料ウェハ45の搬送を制御する機能、可動ステージ46の制御を行う機能、電子線EB1の照射位置を制御する機能、及び、電子線EB1の走査を制御する機能を有する。記憶部43は、取得された画像データを記憶する領域、及び撮像条件(例えば加速電圧など)を記憶する領域を有する。演算部44は、画像データにおける濃淡(コントラスト)に基づいて、構成物の寸法(溝の幅など)を算出する機能を有する。なお、制御部42及び演算部44は、各機能を実現するように設計されたハードウェアとして構成されてもよく、或いは、ソフトウェアとして実装され汎用的な演算装置(例えばCPUやGPUなど)を用いて実行されるように構成されてもよい。
本実施形態に係るSEM40は、第1実施形態の蛍光素子10を備える。これにより、蛍光素子10から出力される蛍光のディープレベル発光成分Lbを主発光成分Laに対して相対的に低減して該蛍光を検出することができる。よって、残像(ゴースト)の強さを低減し、より明瞭な走査電子顕微鏡像を得ることができ、分解能を向上することが可能となる。
(第4実施形態)
第2実施形態の電子線検出器20は、質量分析装置に用いることができる。図16は、質量分析装置の主要部の概略説明図である。この質量分析装置は、第2実施形態の電子線検出器20を備えている。アパーチャAPには例えば基準電位が与えられる。アパーチャAPに対して分離部AZとは逆側に位置する第1ダイノードDY1には負電位が与えられる。分離部AZ内に位置する正イオンは、アパーチャAPを通過して第1ダイノードDY1に衝突する。このとき、正イオンの衝突に伴って第1ダイノードDY1の表面から二次電子が放出される。この二次電子は、電子線e3として電子線検出器20へと導かれる。この電子線e3の入射に応じて、電子線検出器20からピン31pを通じて電気信号が出力される。
第2実施形態の電子線検出器20は、質量分析装置に用いることができる。図16は、質量分析装置の主要部の概略説明図である。この質量分析装置は、第2実施形態の電子線検出器20を備えている。アパーチャAPには例えば基準電位が与えられる。アパーチャAPに対して分離部AZとは逆側に位置する第1ダイノードDY1には負電位が与えられる。分離部AZ内に位置する正イオンは、アパーチャAPを通過して第1ダイノードDY1に衝突する。このとき、正イオンの衝突に伴って第1ダイノードDY1の表面から二次電子が放出される。この二次電子は、電子線e3として電子線検出器20へと導かれる。この電子線e3の入射に応じて、電子線検出器20からピン31pを通じて電気信号が出力される。
なお、第2ダイノードDY2には正の電位が与えられており、分離部AZから負イオンを引き出す場合には、この負イオンは第2ダイノードDY2に衝突する。このとき、負イオンの衝突に伴って第2ダイノードDY2の表面から二次電子が放出される。この二次電子は、電子線e3として電子線検出器20へと導かれる。この電子線e3の入射に応じて、電子線検出器20からピン31pを通じて電気信号が出力される。
質量分析装置には様々なタイプがあるが、いずれもイオンを質量に応じて時間的又は空間的に分離するものである。
分離部AZが飛行管である場合、イオンが飛行管内部を通過するのに要する時間はイオンの質量に応じて異なる。結果的に、ダイノードDY1又はDY2へのイオンの到達時間が質量によって異なり、したがって、ピン31pから出力される電流値の時間変化をモニタすれば、各イオンの質量が判明する。すなわち、この電流値は時間毎に各質量のイオンの量を示していることとなる。
或いは、分離部AZが磁界によって各イオンの飛行軌道を質量に応じて変えるものである場合、分離部AZの磁束密度を変化させることにより、アパーチャAPを通過するイオンが質量毎に異なり、したがって、ピン31pから出力される電流値の時間変化をモニタすれば各イオンの質量が判明する。すなわち、磁束密度を掃引するか、又はアパーチャAPの位置を走査すれば、この電流値は時間毎に各質量のイオンの量を示していることとなる。
以上に説明したように、上記質量分析装置は、電子線検出器20の少なくとも蛍光素子10が配置される真空チャンバ(図示せず)と、この真空チャンバ内の試料(図示せず)から発生したイオンを、その質量に応じて空間的又は時間的に分離する分離部AZと、分離部AZで分離されたイオンが照射されるダイノードDY1,DY2とを備え、ダイノードDY1,DY2へのイオンの入射に応じてダイノードDY1,DY2から発生した電子線e3を電子線検出器20に導き、電子線検出器20の出力から上記試料の質量分析を行っている。このように、第1実施形態の蛍光素子10が採用された質量分析装置においては、蛍光素子10から出力される蛍光のディープレベル発光成分Lbを主発光成分Laに対して相対的に低減して該蛍光を検出することができる。よって、質量分解能を向上させることが可能である。
本開示による蛍光素子は、上述した実施形態及び変形例に限られるものではなく、他に様々な変形が可能である。例えば、多重量子井戸構造15Cを構成する井戸層151及び障壁層152の組成、ドーパント濃度及び厚さは、上述した例に限定されない。また、上述した例では第1バッファ層15A及び第2バッファ層15BをGaN層とした例を示したが、III族元素としてIn、Al、及びGaの少なくとも1つ以上を含み、主たるV族元素としてNを含み、多重量子井戸構造15Cの発光波長に対して光透過性を有する窒化物半導体であれば、他の組成を適用してもよい。
また、多重量子井戸構造15Cの井戸層151及び障壁層152は、InxAlyGa1-x-yN(0≦x≦1、0≦y≦1、0≦x+y≦1)により構成され得る。そのため、上述したInGaN/GaNの組み合わせ以外にも、例えば、InGaN/AlGaN、InGaN/InGaN、GaN/AlGaN等の組み合わせが可能である。
蛍光に含まれるディープレベル発光成分を主発光成分に対して相対的に低減することが可能な蛍光素子を提供することが可能となる。

Claims (7)
- 第1主面、及び前記第1主面と対向する第2主面を有する基板と、
前記基板の前記第1主面上に設けられ、電子の入射により蛍光を発するIII族窒化物半導体層と、
を備え、
前記蛍光は、前記基板の前記第1主面及び前記第2主面を通過して出力され、
前記蛍光は、主発光成分と、前記主発光成分より長波長かつ長寿命のディープレベル発光成分とを含み、
前記第2主面と前記III族窒化物半導体層との間に存在する前記第1主面を含む一又は複数の界面及び前記第2主面のうち少なくとも一つの面がフラクタル構造を有し、
前記フラクタル構造は、複数の第1凸部と、各第1凸部の表面に形成された複数の第2凸部とを含み、
前記フラクタル構造の前記第2凸部のピッチの最頻値は、前記第1凸部のピッチの最頻値より小さく、前記主発光成分のピーク波長を光学波長に換算した値の3.2倍以下である、蛍光素子。 - 前記フラクタル構造の前記第2凸部のピッチの最頻値は、前記主発光成分のピーク波長を光学波長に換算した値の1.5倍以上である、請求項1に記載の蛍光素子。
- 前記フラクタル構造の前記第1凸部のピッチの最頻値は、前記主発光成分のピーク波長を光学波長に換算した値の5倍以上である、請求項1または2に記載の蛍光素子。
- 前記主発光成分のピーク波長における前記フラクタル構造の光透過率は、前記ディープレベル発光成分のピーク波長における前記フラクタル構造の光透過率よりも大きい、請求項1~3のいずれか1項に記載の蛍光素子。
- 少なくとも前記第2主面が前記フラクタル構造を有し、
前記第2主面の前記フラクタル構造において、隣り合う前記第1凸部同士が接している、請求項1~4のいずれか1項に記載の蛍光素子。 - 前記III族窒化物半導体層は、井戸層及び障壁層が交互に積層された多重量子井戸構造を有する、請求項1~5のいずれか1項に記載の蛍光素子。
- 前記III族窒化物半導体層と前記基板との間に設けられ、III族窒化物半導体を主に含むバッファ層を更に備える、請求項1~6のいずれか1項に記載の蛍光素子。
