Description
本技術は、固体撮像素子に関する。詳しくは、裏面照射型の固体撮像素子およびその製造方法に関する。
固体撮像素子(イメージセンサ)の高感度化を目的に、裏面照射型CIS(CMOS Image Sensor)が提案されている。このセンサに搭載されるカラーフィルタ(CF:Color Filter)の形成には、光リソグラフィ技術が用いられている。しかしながら、i線リソグラフィの解像度では微細なカラーフィルタを矩形に形成できないため、微細化が進む画素サイズ0.7um平方以下のカラーフィルタ形成が難しい。そのため、より解像度の高いKrF(クリプトン・フッ素)露光装置でレジストパターニングを行って、ドライ加工することにより、微細画素に対応したカラーフィルタを形成する技術が提案されている(例えば、特許文献1参照。)。
上述の従来技術を裏面照射型イメージセンサーに適用する際、カラーフィルタに含まれる顔料に金属錯体が含まれており、エッチングするガスにはフッ素に代表されるハロゲンガスを添加することが好ましい。しかしながら、このフッ素添加したガスプラズマのドライエッチング方法では、カラーフィルタの下層膜(酸化膜など)が削れてしまい、金属膜が露出し、反応生成物が付着し、画素上のシミとなる原因となる。また、露出しないまでもプラズマに晒された下層酸化膜は吸湿するため、製造時および製造後において、カラーフィルタを変質または劣化させて、シミとなるおそれがある。
本技術はこのような状況に鑑みて生み出されたものであり、カラーフィルタの変質または劣化を防止して、裏面照射型固体撮像素子における画質低下を防止することを目的とする。
本技術は、上述の問題点を解消するためになされたものであり、その第1の側面は、入射光のうち特定の色を透過するカラーフィルタと、上記入射光の入射方向に対して上記カラーフィルタの下方に配置される金属酸化膜と、上記入射光の入射方向に対して上記金属酸化膜の下方に配置されて画素間を遮光する遮光膜とを具備する裏面照射型固体撮像素子である。これにより、金属酸化膜が外部からの吸湿を防止するという作用をもたらす。
また、この第1の側面において、上記金属酸化膜は、上記入射光の入射方向に対して上記カラーフィルタの上方にも配置されてもよい。これにより、カラーフィルタの感度差を金属酸化膜の膜厚により調整するという作用をもたらす。

また、本技術の第2の側面は、画素間を遮光する遮光膜を形成する手順と、上記遮光膜の上方に金属酸化膜を形成する手順と、上記金属酸化膜の上方にカラーフィルタを形成する手順とを具備する裏面照射型固体撮像素子の製造方法である。これにより、吸湿防止膜として機能する金属酸化膜を含む裏面照射型固体撮像素子を製造するという作用をもたらす。
また、この第2の側面において、上記カラーフィルタは、少なくとも一部がドライエッチングにより形成されてもよく、また、少なくとも一部が光リソグラフィにより形成されてもよい。また、全てのカラーフィルタがドライエッチングにより形成されてもよい。これにより、金属酸化膜がドライエッチングのストッパーとなり、カラーフィルタの劣化を抑制するという作用をもたらす。
以下、本技術を実施するための形態(以下、実施の形態と称する)について説明する。説明は以下の順序により行う。
1.第1の実施の形態(カラーフィルタの下に吸湿防止膜を設けた例)
2.第2の実施の形態(カラーフィルタの特定の色のみをドライエッチングにより形成した例)
3.第3の実施の形態(カラーフィルタの特定の色の上に吸湿防止膜を追加成膜した例)
4.第4の実施の形態(酸化層の上に別の吸湿防止膜を設けた例)
5.第5の実施の形態(吸湿防止膜の下の酸化層を省いた例)
1.第1の実施の形態(カラーフィルタの下に吸湿防止膜を設けた例)
2.第2の実施の形態(カラーフィルタの特定の色のみをドライエッチングにより形成した例)

<1.第1の実施の形態>
[固体撮像素子の構造]
図1は、本技術の第1の実施の形態における固体撮像素子の断面図の一例を示す図である。

この第1の実施の形態の固体撮像素子は、フォトダイオード110と、反射防止膜120と、酸化層130と、遮光膜150と、酸化層160と、吸湿防止膜170と、カラーフィルタ180と、オンチップレンズ190とを備える。
フォトダイオード110は、入射光を電気信号に変換する光電変換回路である。この第1の実施の形態および以下の各実施の形態における固体撮像素子は、裏面照射型の固体撮像素子である。すなわち、同図において、フォトダイオード110の上側が入射光方向である。
反射防止膜120は、フォトダイオード110の上層に形成され、フォトダイオード110表面における入射光の反射を防止するための膜である。酸化層130は、反射防止膜120の上層に形成される酸化層である。
遮光膜150は、画素間を遮光する膜である。この遮光膜150は、金属を材料とする遮光膜であり、後述するようにフォトレジストおよびドライエッチングの工程を経て形成される。酸化層160は、遮光膜150が形成された酸化層130の上層に形成される酸化層である。
吸湿防止膜170は、酸化層160の上層に形成される金属酸化膜である。この吸湿防止膜170の材料としては、例えば、Al、In、銀(Ag)、金(Au)、Zn、リチウム(Li)、スズ(Sn)、アンチモン(Sb)、Mg、カドミウム(Cd)、Ca、K、ルビジウム(Rb)、セシウム(Cs)、ストロンチウム(Sr)、バリウム(Ba)、セリウム(Ce)、イットリウム(Y)、ハフニウム(Hf)、ニッケル(Ni)、ガリウム(Ga)、Ti含有膜が挙げられる。ただし、屈折率および吸湿防止の観点から、酸化アルミニウム膜が好適である。なお、吸湿防止膜170は、特許請求の範囲に記載の金属酸化膜の一例である。
カラーフィルタ180は、入射光のうち特定の色を透過する光学フィルタである。この第1の実施の形態および以下の各実施の形態において、カラーフィルタ180は、ベイヤー配列により各色のフィルタが配置される。なお、遮光領域においては、このカラーフィルタ180は配置されずに、遮光膜が形成される。
オンチップレンズ(OCL:On-Chip Lens)190は、カラーフィルタ180の上層に形成されるマイクロレンズである。このオンチップレンズ190は、画素毎に1つのレンズが対応するように形成される。
[固体撮像素子の製造方法]
図2乃至図5は、本技術の第1の実施の形態における固体撮像素子の製造方法の一例を示す工程図である。

同図におけるaに示すように、フォトダイオード110が形成された基板に、反射防止膜120および酸化層130が形成される。
次に、同図におけるbに示すように、フォトレジストおよびドライエッチングにより遮光膜150が形成される。
次に、同図におけるcに示すように、遮光膜150が形成された酸化層130の上層に酸化層160が形成される。そして、その上層に吸湿防止膜170が成膜される。
次に、同図におけるdに示すように、1色目のカラーフィルタ180を塗布し、リソグラフィでフォトレジスト210のパターニングを行い、1色目のカラーフィルタ180をドライエッチングする。その後、同図におけるeに示すように、フォトレジスト210を剥離する。
次に、同図におけるfに示すように、2色目のカラーフィルタ180を塗布してフォトレジスト220のパターニングを行い、ドライエッチングする。その後、同図におけるgに示すように、フォトレジスト220を剥離する。
次に、同図におけるhに示すように、3色目のカラーフィルタ180を塗布する。その後、再度フォトレジスト230でパターニングし、画素周辺部のカラーフィルタ180をエッチングで除去する。これにより、同図におけるiに示すように、ベイヤー配列のカラーフィルタ180が配置される。
次に、同図におけるjに示すように、CVD(Chemical Vapor Deposition)または塗布により、オンチップレンズ190の有機または無機の材料を成膜する。そして、その上にフォトレジスト240を形成し、エッチバックでオンチップレンズ190を形成する。これにより、同図におけるkに示すように、吸湿防止膜170を備える固体撮像素子が形成される。
このように、本技術の第1の実施の形態によれば、酸化層160の全面に吸湿防止膜170を備えることにより、外部からの吸湿を防止して、カラーフィルタ180や酸化層160への水分侵入を防ぐことができ、画質低下を防止することができる。また、カラーフィルタ180を形成する際にドライエッチングを利用することにより、光リソグラフィに必要な感光材の使用を省くことができるため、カラーフィルタ180の薄膜化および低背化を実現し、感度を向上させることができる。また、吸湿防止膜170は、エッチングストッパとして機能するため、酸化層160とカラーフィルタ180の接触を避けることができる。なお、プラズマエッチングを行う場合であっても、その放射光を吸湿防止膜170が吸収することにより、フォトダイオード110と酸化層130の界面準位を高レベルに維持することができ、暗電流や白点の増大を防ぐことができる。
<2.第2の実施の形態>
上述の第1の実施の形態では、カラーフィルタ180の全色についてドライエッチングを行っていたが、一部の色についてのみドライエッチングを行うようにしてもよい。この第2の実施の形態では、特定の色のみドライエッチングを行い、他の色は光リソグラフィにより形成する例について説明する。なお、固体撮像素子の構造自体は上述の第1の実施の形態と同様であるため、詳細な説明は省略する。
上述の第1の実施の形態では、カラーフィルタ180の全色についてドライエッチングを行っていたが、一部の色についてのみドライエッチングを行うようにしてもよい。この第2の実施の形態では、特定の色のみドライエッチングを行い、他の色は光リソグラフィにより形成する例について説明する。なお、固体撮像素子の構造自体は上述の第1の実施の形態と同様であるため、詳細な説明は省略する。

図6は、本技術の第2の実施の形態における固体撮像素子の製造方法の一例を示す工程図である。

1色目のカラーフィルタ180がドライエッチングにより形成されるまでは、上述の第1の実施の形態と同様である。この第2の実施の形態では、同図におけるfに示すように、2色目のカラーフィルタ180を塗布して露光を行った後、同図におけるgに示すように、現像して不要部分の除去を行う。
そして、同図におけるhに示すように、3色目のカラーフィルタ180を塗布して露光を行って、現像する。このようにして3色のカラーフィルタ180が形成された後の工程は、上述の第1の実施の形態と同様である。
このように、本技術の第2の実施の形態によれば、カラーフィルタ180の特定の色のみドライエッチングを行い、他の色は光リソグラフィにより形成することができる。すなわち、色毎にドライエッチングと光リソグラフィを使い分けることが可能である。
<3.第3の実施の形態>

この第3の実施の形態における固体撮像素子は、カラーフィルタ180の特定の色の上に吸湿防止膜を追加成膜したものである。これにより、色毎の感度差を吸湿防止膜170の膜厚により補正することができる。
[固体撮像素子の製造方法]
図8および図9は、本技術の第3の実施の形態における固体撮像素子の製造方法の一例を示す工程図である。

1色目のカラーフィルタ180がドライエッチングにより形成されるまでは、上述の第1の実施の形態と同様である。この第3の実施の形態では、同図におけるfに示すように、1色目のカラーフィルタ180の上から吸湿防止膜171を追加成膜する。
そして、同図におけるgに示すように、2色目のカラーフィルタ180を塗布してフォトレジスト250のパターニングを行い、ドライエッチングする。
その後、同図におけるhに示すように、フォトレジスト250を剥離する。そして、同図におけるiに示すように、同様に3色目のカラーフィルタ180を塗布してフォトレジストのパターニングを行い、ドライエッチングする。このようにして3色のカラーフィルタ180が形成された後の工程は、上述の第1の実施の形態と同様である。
このように、本技術の第3の実施の形態によれば、色毎にフォトダイオード110との距離を調節できるため、カラーフィルタ180の色毎に生じる感度差を吸湿防止膜170の膜厚により調整することができる。
<4.第4の実施の形態>

この第4の実施の形態における固体撮像素子は、酸化層130の上に吸湿防止膜140を備える。これにより、プラズマエッチングに晒された酸化層130を完全に吸湿防止膜140で覆うことができる。
このように、本技術の第4の実施の形態によれば、酸化層130の上に吸湿防止膜140を設けることにより、下層にあるトランジスタへの水分侵入を防ぎ、さらに信頼性の高い動作を実現することができる。
<5.第5の実施の形態>

この第5の実施の形態における固体撮像素子は、上述の第4の実施の形態において、酸化層130を省いた構造を備える。これにより、集光に有利な低背構造を実現でき、混色が少ない固体撮像素子を実現することができる。このように酸化層130を省くことは、吸湿防止膜140を設けたことにより可能になったものである。なお、酸化層130を完全に省くだけでなく、薄くするようにしてもよい。
このように、本技術の第5の実施の形態によれば、吸湿防止膜140を設けたことにより、酸化層130を省き、または、薄くすることができ、これにより、低背化、高開口化、および、混色抑制を実現することができる。
なお、上述の実施の形態は本技術を具現化するための一例を示したものであり、実施の形態における事項と、特許請求の範囲における発明特定事項とはそれぞれ対応関係を有する。同様に、特許請求の範囲における発明特定事項と、これと同一名称を付した本技術の実施の形態における事項とはそれぞれ対応関係を有する。ただし、本技術は実施の形態に限定されるものではなく、その要旨を逸脱しない範囲において実施の形態に種々の変形を施すことにより具現化することができる。
なお、本明細書に記載された効果はあくまで例示であって、限定されるものではなく、また、他の効果があってもよい。
なお、本技術は以下のような構成もとることができる。
(1)入射光のうち特定の色を透過するカラーフィルタと、
前記入射光の入射方向に対して前記カラーフィルタの下方に配置される金属酸化膜と、
前記入射光の入射方向に対して前記金属酸化膜の下方に配置されて画素間を遮光する遮光膜と
を具備する裏面照射型固体撮像素子。
(2)前記金属酸化膜は、前記入射光の入射方向に対して前記カラーフィルタの上方にも配置される
