Abstract
基板(101)の主表面上に1列に配列された複数の受光素子(102)と、複数の受光素子(102)の列を挟んで配列方向に延在して基板(101)に形成された第1反射面(103)および第2反射面(104)とを備える。第1反射面(103)および第2反射面(104)の各々は、受光素子(102)が形成されている基板(101)の主表面から基板(101)の裏面側にかけて形成された1つの平面を形成する斜面から構成されている。
Description
本発明は、複数の受光素子から構成された受光装置および光受信器に関する。
データセンタなどにおける近年の通信容量の増大に伴い、光通信では信号光を多重化して信号を伝送している。このような信号伝送に対応するため、光受信器においては、光を逆多重化するための光フィルタと、光を電気に変換するフォトダイオードとが集積されている(非特許文献1参照)。
非特許文献1には、光フィルタとして、導波路型光フィルタであるプレーナ型シリカ光導波路(Silica PLC)が使用されており、この光出射端面に、レンズアレイ(Micro-lens array)と、サブキャリア(Subcareer)にフリップチップ実装されたフォトダイオードアレイ(4-ch PD array)が接着されている(図5参照)。この技術では、低コストに作製できるため、量産性に優れた面型のフォトダイオードが用いられている。また、上述した技術では、面型のフォトダイオードの受光面に対して垂直に光が入射される構成を採用している。
さらなる通信の大容量化のためには、光信号のボーレートを大きくする必要があり、フォトダイオードも高速化が必要である。フォトダイオードの高速化の技術の1つとして、光吸収層を薄くして、受光で発生したキャリアの走行時間を短縮する方法がある。しかしながら、光吸収層を薄くすると、受光感度の低下を招くため、高速性と受光感度はトレードオフの関係にある。
上述したフォトダイオードにおけるトレードオフの問題を改善ために、フォトダイオードが形成されている領域の側部の基板に、溝を形成して斜面反射部(全反射ミラー)を設け、フォトダイオードが形成されている基板の裏面側から入射した光を斜面反射部で反射させ、光吸収層に斜め方向から光を入射させる技術がある(特許文献1参照)。この技術では、光吸収層に斜め方向から入射した光は、素子上部に形成された上部電極による反射層で反射し、再度、光吸収層に入射し、素子部の外へ出射する。

前述の通り、信号光を多重化している光通信の光受信器には、複数の面型のフォトダイオードを配列したアレイチップ(受光装置)が用いられている。このように複数の面型のフォトダイオードを配列して用いる場合で、素子の側部に斜面反射部を設けようとする場合、感度が向上する利点があるが、次に示す問題が発生する。すなわち、斜面反射部で反射されて光吸収層に入射したあと、素子部の外へ出射した信号光が、他の素子の光吸収層に入射してクロストークが生じるという問題である。
本発明は、以上のような問題点を解消するためになされたものであり、複数の面型のフォトダイオードを配列した受光装置におけるクロストークの抑制を目的とする。
本発明に係る受光装置は、基板の上に1列に配列された複数の受光素子と、複数の受光素子の列を挟んで配列方向に延在して基板に形成された第1反射面および第2反射面とを備え、複数の受光素子の各々は、基板の上に形成された第1導電型の半導体からなる第1半導体層と、第1半導体層の上に形成された半導体からなる光吸収層と、光吸収層の上に形成された第2導電型の半導体からなる第2半導体層と、第2半導体層の上に形成された反射層と、第2半導体層に接続する第1電極と、第1半導体層に接続する第2電極とを備える裏面入射型フォトダイオードから構成され、第1反射面および第2反射面の各々は、受光素子が形成されている基板の主表面から基板の裏面側にかけて形成された1つの平面を形成する斜面から構成され、受光素子が形成されている領域の基板の主表面と、第1反射面および第2反射面の各々とのなす角は、鈍角とされている。
本発明に係る受光装置は、基板の上に1列に配列された複数の受光素子と、複数の受光素子の配列方向に延在して複数の受光素子の列の側方の基板に形成された反射面と、配列方向に隣り合う複数の受光素子の間の基板に形成された逆メサ溝とを備え、複数の受光素子の各々は、基板の上に形成された第1導電型の半導体からなる第1半導体層と、第1半導体層の上に形成された半導体からなる光吸収層と、光吸収層の上に形成された第2導電型の半導体からなる第2半導体層と、第2半導体層の上に形成された反射層と、第2半導体層に接続する第1電極と、第1半導体層に接続する第2電極とを備える裏面入射型フォトダイオードから構成され、反射面は、受光素子が形成されている基板の主表面から基板の裏面側にかけて形成された1つの平面を形成する斜面から構成され、受光素子が形成されている領域の基板の主表面と反射面とのなす角は、鈍角とされ、逆メサ溝の配列方向に垂直な断面は、逆メサ溝の底面に行くほど幅拡の形状を有する。
上記受光装置の一構成例において、第1電極は、金属から構成されて第2半導体層の上に形成され、反射層は、第1電極から構成されている。
上記受光装置の一構成例において、反射層は、第2半導体層の上に誘電体層を介して形成された金属層から構成されている。
本発明に係る光受信器は、上述したいずれかの受光装置と、基板の側から第1反射面に向けて入射する光が出射される光部品とを備え、光部品は、基板の側から第1反射面に向けて入射し、第1反射面で反射して光吸収層を通過し、反射層で反射して光吸収層を通過し、第2反射面で反射して基板の側から出射する光の光路以外に配置されている。
以上説明したように、本発明によれば、複数の受光素子の配列方向に延在する反射面を基板に形成したので、配列されている受光素子の間におけるクロストークが抑制できる。
以下、本発明の実施の形態に係る受光装置について説明する。
[実施の形態1]
はじめに、本発明の実施の形態1に係る受光装置について、図1A,図1Bを参照して説明する。なお、図1Bは、図1Aのaa’線の断面を示している。

この受光装置は、基板101の主表面上に1列に配列された複数の受光素子102と、複数の受光素子102の列を挟んで配列方向に延在して基板101に形成された第1反射面103および第2反射面104とを備える。また、基板101の裏面には、反射防止膜105が形成されている。
受光素子102は、基板101の上に形成された第1導電型の半導体からなる第1半導体層121と、第1半導体層121の上に形成された半導体からなる光吸収層122と、光吸収層122の上に形成された第2導電型の半導体からなる第2半導体層123とを備える。また、受光素子102は、第2半導体層123に接続する第1電極124と、第1半導体層121に接続する第2電極125とを備える。また、受光素子102は、金属から構成された第1電極124による反射層を第2半導体層123の上に配置している。また、第2半導体層123の上に誘電体層(不図示)を介して第1電極124を形成し、これらで反射層を構成することもできる。受光素子102は、いわゆる裏面入射型フォトダイオードである。
例えば、基板101は、InPから構成され、第1半導体層121は、n型のInPから構成され、光吸収層122は、InGaAsから構成され、第2半導体層123は、p型のInGaAsから構成されている。これらの場合、上述した第1導電型がn型となり、第2導電型がp型となる。
なお、光吸収層122および第2半導体層123は、所望とする形状にパターニングされ、一部の第1半導体層121は平面方向に露出し、この露出領域に第2電極125が形成されている。例えば、光吸収層122および第2半導体層123は、直径22μm程度の円柱形状に形成されている。また、第1半導体層121は、直径25μm程度の円柱形状に形成されている。また、図示せず省略しているが、第1電極124および第2電極125には、各々引き出し配線が接続されている。
また、第1反射面103および第2反射面104の各々は、受光素子102が形成されている基板101の主表面から基板101の裏面側にかけて形成された1つの平面を形成する斜面から構成されている。また、受光素子102が形成されている領域の基板101の主表面と、第1反射面103,第2反射面104の各々とのなす角は、鈍角とされている。
例えば、基板101に、複数の受光素子102の配列方向に延在するV溝106を形成することで、この斜面を第1反射面103とすることができる。同様に、基板101に複数の受光素子102の配列方向に延在するV溝107を形成することで、この斜面を第2反射面104とすることができる。V溝106およびV溝107は、配列されている複数の受光素子102を挾み、これらの配列方向に平行に形成する。
例えば、基板101を主表面の面方位が(001)面、またはこの面と等価な面としたInPから構成することで、V溝が形成できる。まず、基板101のV溝106,V溝107を形成する箇所に平面視矩形の開口を有するレジストパターンを、公知のフォトリソグラフィー技術により基板101の上に形成する。次に、このレジストパターンをマスクとし、ブロムとメタノールの混合液などによるエッチング液を用いてウエットエッチングする。
このエッチングは、いわゆる結晶異方性エッチングであり、エッチングが進行するにつれ、エッチングされにくい(111)A面の表面が現れ、傾斜面が形成される。この傾斜面の角度は、(001)面である基板101の主表面に対して、約54.7°となる。このようにして形成される第1反射面103,第2反射面104の各々は、受光素子102が形成されている領域の基板101の主表面とのなす角が、約125.3°となる。例えば、InPからなる基板101のオリエンテーションフラットに対し、V溝106,V溝107の延在方向が平行となるように、上述した加工を実施すればよい。
基板101の裏面から、反射防止膜105を透過して入射された信号光151は、第1反射面103で反射され、光吸収層122を透過し、第1電極124による反射層で反射する。この反射層で反射した信号光151は、再度、光吸収層122を透過する。従って、実施の形態1では、例えば厚さ400nmの光吸収層122に波長1.55μmの信号光を入射する場合、垂直入射であれば結合効率が理想的には約40%であるところを、結合効率を約80%に向上させることができる。
なお、上述した結合効率が100%には満たないことから、吸収できなかった信号光151は光吸収層122から外へ出射される。この、光吸収層122で吸収されず透過した光は、第2反射面104で反射され、基板101の裏面から反射防止膜105を透過して出射される。このように、実施の形態1によれば、光吸収層122で吸収されずに光吸収層122を透過した光は、基板裏面から放出されるため、他の受光素子102に入射することがなく、クロストークを生じさせることがない。
実施の形態1に係る受光装置は、基板101の側から第1反射面103に向けて入射する光が出射される光部品と組み合わせて光受信器として用いられる。光部品は、基板101の側から第1反射面103に向けて入射し、第1反射面103で反射して光吸収層122を通過し、反射層で反射して光吸収層122を再度通過し、この後、第2反射面104で反射して基板101の側から出射する光の光路以外に配置されている。
光受信器は、実施の形態1に係る受光装置に、例えば、図2に示されるように、台座201の上に固定された、光部品としてのプレーナ型シリカ光導波路202、レンズアレイなどからなる光部品としての光学系203などが組み合わされている。プレーナ型シリカ光導波路202から出射され、光学系203を通過し、基板101の側から第1反射面103に向けて入射する信号光151が、受光装置で受光される。信号光151は、基板101の裏面側から入射し、受光素子102で受光され、吸収されなかった信号光151が、基板101の裏面側から出射する。
このような光受信器において、複数の受光素子102が形成されている基板101からなる受光装置は、例えば、図示しないサブキャリアにフリップチップ実装されてフォトダイオードチップオンキャリア(PDCoC)とされている。光部品であるプレーナ型シリカ光導波路202、光学系203は、受光装置より出射される出射光152の光路以外に配置されている。
ところで、第1反射面103で反射して基板101の平面に対して斜めに光吸収層122に入射した場合、信号光151のTMモード成分とTEモード成分との割合によって受光感度が変動し、感度を良否判断基準とする場合の歩留りを低下させる場合がある。しかしながら、非特許文献1に記載されているような導波路型光フィルタからの出射光が対象である場合、上述した偏光成分のモードの割合を、導波路型光フィルタの出射端の構造で制御できるため、上述したような問題が発生しない。
以上に説明したように、実施の形態1によれば、第1反射面103および第2反射面104を、複数の受光素子102の列を挟んで配列方向に延在するように、基板101に形成したので、配列されている受光素子102の間におけるクロストークが抑制できるようになる。
[実施の形態2]
次に、本発明の実施の形態2に係る受光装置について、図3A,図3B,図3Cを参照して説明する。なお、図3Bは、図3Aのbb’線の断面を示し、図3Cは、図3Aのcc’線の断面を示している。

この受光装置は、基板301の主表面上に1列に配列された複数の受光素子102と、複数の受光素子102の列の配列方向に延在して基板301に形成された反射面303と、配列方向に隣り合う複数の受光素子102の間の基板301に形成された逆メサ溝307とを備える。受光素子102は、実施の形態1と同様である。また、実施の形態1と同様に、基板301の裏面には、反射防止膜105が形成されている。例えば、基板301は、実施の形態1と同様に、InPから構成されている。
また、反射面303は、受光素子102が形成されている基板301の主表面から基板301の裏面側にかけて形成された1つの平面を形成する斜面から構成されている。また、受光素子102が形成されている領域の基板301の主表面と、反射面303とのなす角は、鈍角とされている。
例えば、基板301に、複数の受光素子102の配列方向に延在するV溝306を形成することで、この斜面を反射面303とすることができる。V溝306は、複数の受光素子102の配列方向に平行に形成する。V溝306の形成は、前述した実施の形態1のV溝106,V溝107と同様である。
また、逆メサ溝307の配列方向に垂直な断面は、逆メサ溝307の底面に行くほど幅拡の形状を有する。逆メサ溝307は、V溝306と同時に形成することができる。逆メサ溝307の側面304は、複数の受光素子102の配列方向に垂直な方向に延在している。従って、側面304の延在方向は、反射面303の延在方向と互いに直交している。また、受光素子102が形成されている領域の基板101の主表面と、この受光素子102に隣り合う側面304とのなす角は、鋭角とされている。
例えば、基板301を主表面の面方位が(001)面、またはこの面と等価な面としたInPから構成し、実施の形態1と同様にしてV溝306を形成することで、同時に逆メサ溝307が形成できる。
例えば、基板301のV溝106および逆メサ溝307を形成する箇所に平面視矩形の開口を有するレジストパターンを、公知のフォトリソグラフィー技術により基板301の上に形成する。次に、このレジストパターンをマスクとし、ブロムとメタノールの混合液などによるエッチング液を用いてウエットエッチングする。
このエッチングは、結晶異方性エッチングであり、エッチングが進行するにつれ、エッチングされにくい(111)A面の表面が現れ、傾斜面が形成される。この傾斜面の角度は、(001)面である基板101の主表面に対して、約54.7°となる。このようにして形成される第1反射面103は、受光素子102が形成されている領域の基板101の主表面とのなす角が、約125.3°となる。側面304は、隣り合う受光素子102が形成されている領域の基板101の主表面とのなす角が、約54.7°となる。例えば、InPからなる基板101のオリエンテーションフラットに対し、V溝106の延在方向が平行となり、逆メサ溝307の延在方向が垂直となるように、上述した加工を実施すればよい。
逆メサ溝307は、V溝106と同時に、かつ同条件に形成することが可能であり、逆メサ溝307の形成のために新たな工程は不要であるため、高コストになることはない。
実施の形態2において、基板301の裏面から、反射防止膜105を透過して入射された信号光151は、反射面303で反射され、光吸収層122を透過し、第1電極124による反射層で反射する。この反射層で反射した信号光151は、再度、光吸収層122を透過する。従って、実施の形態2でも、例えば厚さ400nmの光吸収層122に波長1.55μmの信号光を入射する場合、垂直入射であれば結合効率が理想的には約40%であるところを、結合効率を約80%に向上させることができる。
また、上述した結合効率が100%には満たないことから、吸収できなかった信号光151は光吸収層122から外へ出射される。この、光吸収層122で吸収されず透過した光は、複数の受光素子102の配列方向に平行に形成された基板301の端面301aから出射される。端面301aは例えば、基板301を切断することで形成した側面から構成することができる。端面301aから出射した光は、他の受光素子102に入射することがなく、クロストークを生じさせることがない。
ここで、端面301aに到達した信号光151の一部は、端面301aを透過せず反射する。この反射した信号光151が、他の受光素子102に入射した光クロストークを生じさせる可能性がある。これに対し、実施の形態2では、逆メサ溝307を設けたので、端面301aで反射して他の受光素子102へ向かう信号光は、側面304で反射し、基板301の裏面から放出されるため、他の受光素子102に入射することがなく、クロストークを生じさせることがない。
以上に説明したように、実施の形態2によれば、反射面303を、複数の受光素子102の列の配列方向に延在するように、基板301に形成し、また、配列方向に隣り合う受光素子102の間の基板301に逆メサ溝307を形成したので、配列されている受光素子102の間におけるクロストークが抑制できるようになる。
なお、本発明に係る受光装置は、図4に示されるように、光部品と組み合わせて光受信器とすることもできる。この光受信器では、台座201の上に固定されたプレーナ型シリカ光導波路202から出射され、基板101の裏面に形成した光学系203aを通過した信号光151が、受光装置で受光される。この例において、光学系203aは、基板101の裏面に形成したレンズ形状から構成することができる。この場合、光学系203aは、受光装置の一部として捉えることもでき、受光装置に組み込まれた光部品として捉えることもできる。この場合においても、光部品は、受光装置より出射される出射光152の光路以外に配置される。
また、受光素子102は、よく知られたアバランシェフォトダイオードから構成することもできる。
以上に説明したように、本発明によれば、複数の受光素子の配列方向に延在する反射面を基板に形成したので、配列されている受光素子の間におけるクロストークが抑制できるようになる。
なお、本発明は以上に説明した実施の形態に限定されるものではなく、本発明の技術的思想内で、当分野において通常の知識を有する者により、多くの変形および組み合わせが実施可能であることは明白である。

Claims (5)
- 基板の上に1列に配列された複数の受光素子と、
前記複数の受光素子の列を挟んで配列方向に延在して前記基板に形成された第1反射面および第2反射面と
を備え、
前記複数の受光素子の各々は、
前記基板の上に形成された第1導電型の半導体からなる第1半導体層と、
前記第1半導体層の上に形成された半導体からなる光吸収層と、
前記光吸収層の上に形成された第2導電型の半導体からなる第2半導体層と、
前記第2半導体層の上に形成された反射層と、
前記第2半導体層に接続する第1電極と、
前記第1半導体層に接続する第2電極と
を備える裏面入射型フォトダイオードから構成され、
前記第1反射面および前記第2反射面の各々は、前記受光素子が形成されている前記基板の主表面から前記基板の裏面側にかけて形成された1つの平面を形成する斜面から構成され、
前記受光素子が形成されている領域の前記基板の主表面と、前記第1反射面および前記第2反射面の各々とのなす角は、鈍角とされている
ことを特徴とする受光装置。 - 基板の上に1列に配列された複数の受光素子と、
前記複数の受光素子の配列方向に延在して前記複数の受光素子の列の側方の前記基板に形成された反射面と、
前記配列方向に隣り合う前記複数の受光素子の間の前記基板に形成された逆メサ溝と
を備え、
前記複数の受光素子の各々は、
前記基板の上に形成された第1導電型の半導体からなる第1半導体層と、
前記第1半導体層の上に形成された半導体からなる光吸収層と、
前記光吸収層の上に形成された第2導電型の半導体からなる第2半導体層と、
前記第2半導体層の上に形成された反射層と、
前記第2半導体層に接続する第1電極と、
前記第1半導体層に接続する第2電極と
を備える裏面入射型フォトダイオードから構成され、
前記反射面は、前記受光素子が形成されている前記基板の主表面から前記基板の裏面側にかけて形成された1つの平面を形成する斜面から構成され、
前記受光素子が形成されている領域の前記基板の主表面と前記反射面とのなす角は、鈍角とされ、
前記逆メサ溝の前記配列方向に垂直な断面は、前記逆メサ溝の底面に行くほど幅拡の形状を有する
ことを特徴とする受光装置。 - 請求項1または2記載の受光装置において、
前記第1電極は、金属から構成されて前記第2半導体層の上に形成され、
前記反射層は、前記第1電極から構成されている
ことを特徴とする受光装置。 - 請求項1または2記載の受光装置において、
前記反射層は、前記第2半導体層の上に誘電体層を介して形成された金属層から構成されていることを特徴とする受光装置。 - 請求項1~4のいずれか1項に記載の受光装置と、
前記基板の側から前記第1反射面に向けて入射する光が出射される光部品と
を備え、
前記光部品は、前記基板の側から前記第1反射面に向けて入射し、前記第1反射面で反射して前記光吸収層を通過し、前記反射層で反射して前記光吸収層を通過し、前記第2反射面で反射して前記基板の側から出射する光の光路以外に配置されている
ことを特徴とする光受信器。
