Description
본 발명은 MEMS 소자에 관한 것으로, 더 구체적으로 넓은 적외선 대역에서 높은 흡수도를 가진 적외선 센서 멤스 소자에 관한 것이다.
볼로미터는 적외서 센서의 한 종류이다. 상기 볼로미터는 하부 기판에 형성된다. 상기 볼로미터는 입사되는 적외선을 흡수한다. 볼로미터의 흡수판의 온도가 상승하면, 온도 상승에 인한 저항층의 저항 변화가 검출되고, 저항 변화로부터 적외선의 에너지가 측정된다.
캡 기판은 하부 기판과 별도의 상부 기판을 포함하고, 상기 캡 기판은 상기 하부 기판과 웨이퍼 본딩되어 케비티를 형성하면서 패키징된다.
기존 마이크로 볼로미터는 적외선 흡수도를 높이기 위하여 흡수판과 반사판 사이의 거리가 특정 적외선의 1/4 파장을 가지는 구조를 채택한다. 따라서, 기존 마이크로 볼로미터는 특정 적외선의 파장에서 최대 흡수도를 가진다.
본 발명의 해결하고자 하는 일 기술적 과제는 반사판의 구조를 변경하여 흡수율이 증가된 적외선 멤스 소자를 제공하는 것이다.
본 발명의 일 실시예에 따른 멤스 소자는, 하부 기판; 상기 하부 기판에 형성된 적외선 센서; 및 상기 적외선 센서를 감싸도록 배치된 하부 본딩 패드;를 포함한다. 상기 적외선 센서는, 상기 하부 기판의 상부면에 형성되어 검출회로와 전기적으로 연결되는 금속 패드; 상기 하부 기판의 상부면에 형성되고 적외선 대역을 반사하는 반사층; 상기 반사층의 상부에 이격되어 형성되고 적외선을 흡수하여 저항을 변화시키는 흡수판; 및 상기 금속 패드의 상부에 형성되어 상기 흡수판을 지지하고 상기 금속 패드와 상기 흡수판을 전기적으로 연결하는 앵커를 포함한다. 상기 반사층은 상기 반사층과 상기 흡수판 사이의 거리가 상기 반사층의 위치에 따라 다르도록 곡면 또는 계단 형태를 가진다.
본 발명의 일 실시예에 있어서, 상기 반사층과 상기 흡수판 사이의 거리는 위치에 따라 1.5 마이크로미터 내지 3 마이크로미터일 수 있다.
본 발명의 일 실시예에 있어서, 상기 반사층의 상부면은 함몰된 곡면을 가질 수 있다.
본 발명의 일 실시예에 있어서, 상기 반사층의 상부면은 복수의 곡면 함몰부를 포함할 수 있다.
본 발명의 일 실시예에 있어서, 상기 반사층의 상부면은 계단 형태로 형성될 수 있다.
본 발명의 일 실시에에 따른 멤스 소자의 제조 방법은, 하부 기판에 절연층을 형성하는 단계; 상기 절연층 상에 예비 반사층과 금속 패드를 형성하는 단계; 상기 예비 반사층을 패터닝하여 곡면 또는 계단 형태를 가지는 반사층을 형성하는 단계; 상기 반사층 상에 보호층을 형성하는 단계; 및 상기 금속 패드에 연결된 앵커 및 상기 반사층과 이격되어 베치되고 상기 앵커에 의하여 지지되는 흡수판을 형성하는 단계를 포함한다.
본 발명의 일 실시예에 있어서, 상기 예비 반사층을 패터닝하여 곡면 또는 계단 형태를 가지는 반사층을 형성하는 단계는, 상기 금속 패드 및 상기 예비 반사층 상에 보조 절연층을 증착하고 상기 예비 반사층을 노출시키도록 상기 보조 절연층을 패터닝하여 보조 절연 패턴을 형성하는 단계; 및 상기 보조 절연 패턴 및 상기 예비 반사층 상에 유기박막을 스핀 코팅한 후 에치백(etch-back)하여 상기 예비 반사층에 곡면 형상을 형성하는 단계;를 포함할 수 있다.
본 발명의 일 실시예에 있어서, 상기 예비 반사층을 패터닝하여 곡면 또는 계단 형태를 가지는 반사층을 형성하는 단계는, 상기 금속 패드 및 상기 예비 반사층 상에 보조 절연층을 증착하고 상기 예비 반사층을 노출시키도록 상기 보조 절연층을 패터닝하여 보조 절연 패턴을 형성하는 단계; 상기 보조 절연 패턴 및 상기 예비 반사층 상에 포토레지스트 박막을 형성하고 상기 포토레지스트 박막을 노광하여 함몰된 곡면 형상을 가진 포토레지스트 패턴을 형성하는 단계; 및 상기 포토레지스트 패턴 및 상기 예비 반사층을 건식 식각하여 함몰된 곡면 형상을 가진 반사층을 형성하는 단계;를 포함할 수 있다.
본 발명의 일 실시예에 있어서, 상기 예비 반사층을 패터닝하여 곡면 또는 계단 형태를 가지는 반사층을 형성하는 단계는, 상기 금속 패드 및 상기 예비 반사층 상에 보조 절연층을 증착하고 상기 예비 반사층을 노출시키도록 상기 보조 절연층을 패터닝하여 보조 절연 패턴을 형성하는 단계; 상기 예비 반사층의 일부를 노출시키는 제1 포토레지스트 패턴을 형성하고 상기 예비 반사층을 식각하여 함몰된 반사층을 형성하는 단계; 상기 함몰된 반사층 및 상기 함몰된 반사층 주위의 예비 반사층의 일부를 노출하는 제2 포토레지스트 패턴을 형성하고 상기 함몰된 반사층을 식각하여 계단 구조의 반사층을 형성하는 단계를 포함할 수 있다.
본 발명의 일 실시예에 있어서, 상기 금속 패드에 연결된 앵커 및 상기 반사층과 이격되어 베치되고 상기 앵커에 의하여 지지되는 흡수판을 형성하는 단계는, 상기 보호층 상에 희생층 및 제1 절연층을 형성한 후 상기 금속 패드를 노출하는 콘택 홀을 형성하는 단계; 상기 콘택 홀이 형성된 하부 기판 상에 앵커 도전막을 증착하고 상기 앵커 도전막을 패터닝하여 앵커를 형성하는 단계; 상기 앵커가 형성된 하부 기판 상에 흡수층을 형성하고 상기 흡수층을 패터닝하여 분리하는 단계; 상기 흡수층 상에 저항층 및 제2 절연층을 형성하고 상기 제2 절연층, 상기 저항층, 상기 흡수층, 및 상기 제1 절연층을 패터닝하여 상기 희생층을 노출시키는 단계; 및 상기 희생층을 제거하는 단계를 포함할 수 있다.
본 발명의 일 실시예에 따른 멤스 소자는, 적외선 센서를 구비한 센서 기판; 및 상기 센서 기판과 웨이퍼 접합되어 케비티를 구성하는 캡 기판을 포함한다. 상기 센서 기판은, 하부 기판; 상기 하부 기판에 형성된 적외선 센서; 및 상기 적외선 센서를 감싸도록 배치된 하부 본딩 패드;를 포함한다. 상기 적외선 센서는, 상기 하부 기판의 상부면에 형성되어 검출회로와 전기적으로 연결되는 금속 패드; 상기 하부 기판의 상부면에 형성되고 적외선 대역을 반사하는 반사층; 상기 반사층의 상부에 이격되어 형성되고 적외선을 흡수하여 저항을 변화시키는 흡수판; 및 상기 금속 패드의 상부에 형성되어 상기 흡수판을 지지하고 상기 금속 패드와 상기 흡수판을 전기적으로 연결하는 앵커를 포함한다. 상기 반사층은 상기 반사층과 상기 흡수판 사이의 거리가 상기 반사층의 위치에 따라 다르도록 곡면 또는 계단 형태를 가진다.
본 발명의 일 실시예에 있어서, 상기 캡 기판은, 상부 기판; 상기 상부 기판의 하부면에서 함몰된 케비티 영역 내에 배치된 게터; 상기 상부 기판의 하부면에서 상기 케비티 영역보다 돌출되고 상기 상부 기판과 동일한 구조와 재질을 가지고 상기 케비티 영역을 감싸도록 배치된 격벽; 상기 상부 기판의 하부면에서 상기 케비티 영역의 배치평면보다 더 함몰되고 상기 격벽을 감싸도록 배치된 리세스 영역; 및 상기 격벽의 하부면에 배치된 상부 본딩 패드;를 포함한다.
본 발명의 일 실시예에 따른 멤스 소자는 흡수판과 반사판 사이의 거리를 위치에 따라 변경하여 적외선 광대역 흡수 구조를 제공할 수 있다. 상기 멤스 소자의 반사층은 곡면 또는 계단 형태를 가진다. 이에 따라, 상기 멤스 소자의 반사층과 흡수판 사이의 거리는 위치에 따라 달라짐으로써 보다 넓은 파장 대역의 적외선을 흡수할 수 있다. 상기 멤스 소자는 높은 흡수 효율을 제공하여 측정 감도를 증가시킬 수 있다.

웨이퍼 레벨 진공 패키징은 MEMS 소자 기판과 캡 기판(cap wafer)을 접합한다. 상기 MEMS 소자 기판은 볼로미터와 같은 적외선 센서와 판독집적회로(Readout integrated circuits; ROIC)를 포함할 수 있다. 상기 캡 기판(cap wafer)는 MEMS 소자 기판과 접합되어 진공 케비티를 생성하고, 외부 적외선 광이 투과할 수 있는 창문을 제공한다.
볼로미터는 외부로부터 입사되는 적외선을 적외선 흡수층에 전달하고, 적외선 흡수층의 온도가 상승하면, 적외선 흡수층의 온도 상승은 저항층의 저항 변화를 유발한다. 상기 저항층의 저항 변화는 판독 집적회로를 통하여 적외선의 에너지로 변환된다.
본 발명의 일 실시예에 따른 멤스 소자는 함몰된 곡면 또는 계단 형상의 반사층을 구비한다. 상기 멤스 소자의 반사층과 흡수판 사이의 거리는 위치별로 달라 넓은 적외선 파장 범위에 대하여 1/4 파장의 조건을 만족한다. 이에 따라, 상기 흡수판의 흡수율은 증가하여 적외선 센서의 감도가 증가한다.

상기 케비티 영역(150)은 상기 센서 기판(102)에 의하여 밀봉된 상기 케비티(104)를 제공할 수 있다. 상기 케비티 영역(150)의 함몰된 깊이(h1)는 수 마이크로미터 내지 수백 마이크로미터 일 수 있다. 상기 케비티 영역(150)의 함몰된 깊이(h1)는 상기 적외선 센서(103)의 높이에 의존할 수 있다. 통상적으로, 20 μm의 적외선 파장을 검출하는 경우에는, 상기 적외선 센서(103)의 높이는 약 적외선 파장의 1/4 배(5 μm)일 수 있다. 따라서, 상기 케비티 영역의 함몰된 깊이(h1)는 상기 적외선 센서(103)의 높이보다 클 수 있다.
상기 격벽(180)은 케비티 영역(150)과 리세스 영역(160)을 구분하며, 상기 상부 기판(120)의 하부면에서 돌출될 수 있다. 상기 격벽(180)은 케비티 영역(150)을 감싸도록 배치되어 상기 케비티(104)를 제공할 수 있다. 상기 격벽(180)의 높이는 상기 케비티 영역의 함몰된 깊이(h1)와 같고, 상기 리세스 영역(160)의 함몰된 깊이(h2)를 가질 수 있다.

상기 하부 기판(110)은 실리콘 기판일 수 있다. 상기 하부 기판(110)은 적외선 센서를 구동하는 판독 집적 회로(readout integrated circuit ; ROIC)를 포함할 수 있다. 상기 판독 집적 회로는 CMOS일 수 있다. 상기 판독 집적 회로가 형성된 상기 하부 기판(110) 상에 절연층(111)이 배치된다.
상기 절연층(111)은 상기 하부 기판(110)에 형성된 판독 집적 회로와 적외선 센서(103)를 서로 절연시킬 수 있다. 상기 절연층(111)은 실리콘 산화막일 수 있다.
상기 하부 본딩 패드(116)는 상기 절연층(111) 상에 배치되고 상기 적외선 센서(103)를 감싸도록 배치될 수 있다. 상기 하부 본딩 패드(116)는 상기 상부 본딩 패드(182)와 마주보는 위치에 배치되고 상기 상부 본딩 패드(182)와 결합되어 상기 케비티(104)를 실링할 수 있다. 상기 하부 본딩 패드(116)는 상기 상부 본딩 패드(182)와 유테틱 본딩(Eutectic Bonding)을 수행할 수 있다. 상기 하부 본딩 패드(116)는 Au, In, Cu, Sn의 합금일 수 있다.
외부 연결 패드(117)는 상기 하부 본딩 패드(116)의 외측에 배치되고 외부 회로와 전기적 연결을 수행할 수 있다. 상기 외부 연결 패드(117)는 Al, Cu, 또는 이들의 합금일 수 있다. 상기 외부 연결 패드(117)는 그 표면에 보호층을 포함할 수 있다. 상기 보호층은 Ti, TiN일 수 있다. 상기 보호층은 외부 연결 패드(117)의 산화 방지 및 확산 방지 기능을 수행할 수 있다.
상기 적외선 센서(103)는, 상기 하부 기판(110)의 상부면에 형성되어 판독 집적 회로와 전기적으로 연결되는 금속 패드(113); 상기 하부 기판의 상부면에 형성되고 적외선 대역을 반사하는 반사층(112); 상기 반사층의 상부에 이격되어 형성되고 적외선을 흡수하여 저항을 변화시키는 흡수판(115); 및 상기 금속 패드(113)의 상부에 형성되어 상기 흡수판(115)을 부양하여 지지하고 상기 금속 패드(113)와 상기 흡수판(115)을 전기적으로 연결하는 앵커(118)를 포함할 수 있다. 상기 적외선 센서(103)는 마이크로볼로미터(Microbolometer)일 수 있다. 상기 적외선 센서(103)는 매트릭스 형태로 배열된 복수의 단위 셀을 포함할 수 있다. 각 단위 셀은 하나의 픽셀로 동작할 수 있다. 각각의 단위 셀은 평면도 상에서 사각형 구조일 수 있다. 상기 흡수판(115)은 공중에 떠 있고 켄티레버(cantilever,119)에 의하여 상기 앵커(118)에 지지될 수 있다.
금속 패드(113)는 상기 하부 기판(110)의 내부에 형성된 판독 집적회로와 전기적으로 연결될 수 있다. 상기 금속 패드(113)는 차례로 적층된 Al과 같은 금속으로된 금속층과 보호층으로 TiN을 포함할 수 있다. 상기 금속 패드(113)는 상기 앵커(118)를 통하여 상기 흡수판(115)의 저항 변화를 검출할 수 있는 전기적 연결을 제공할 수 있다.
반사층(112)은 상기 흡수판(115)과 빈 공간을 사이에 두고 이격되어 배치되고, 상기 흡수판(115)을 투과한 적외선을 반사하여 다시 흡수판(115)에 제공할 수 있다. 상기 반사층(112)은 표피 깊이(skin depth) 이상의 두께를 가지는 금속 또는 금속 합금으로 형성될 수 있다. 예를 들어, 상기 반사층(112)은 알루미늄으로 형성될 수 있다. 상기 반사층(112)의 두께는 수 마이크로미터 내지 수십 마이크로미터일 수 있다. 상기 반사층(112)은 상기 반사층(112)과 상기 흡수판(115) 사이의 거리가 상기 반사층(112)의 위치에 따라 다르도록 곡면 또는 계단 형태를 가진다. 상기 반사층(112)과 상기 흡수판(115) 사이의 거리(d1,d2)는 위치에 따라 1.5 마이크로미터 내지 3 마이크로미터일 수 있다. 상기 반사층과 상기 흡수판 사이의 최소 거리(d1)가 1.5 마이크로미터인 경우, 상기 흡수 적외선 파장은 6 마이크로미터일 수 있다. 또한, 상기 반사층과 상기 흡수판 사이의 최대 거리(d2)가 3 마이크로미터인 경우, 상기 흡수 적외선 파장은 12 마이크로미터일 수 있다.
상기 반사층(112)의 상부면은 함몰된 곡면 거울 형상을 가질 수 있다. 곡면은 구면 또는 비구면일 수 있다. 상기 반사층(112)이 상기 구면 거울인 경우, 상기 구면 거울의 곡률 반경은 상기 반사층(112)과 상기 흡수판(115) 사이의 최대 거리(d2)의 2배 초과일 수 있다. 이에 따라, 상기 구면 거울의 초점은 상기 흡수판(115)보다 충분히 높은 위치에 배치되어, 상기 반사층(112)에서 반사된 적외선은 상기 흡수판(115)에 균일하게 제공될 수 있다.
보호층(112b)은 상기 반사층(112) 상에 배치되고, 상기 반사층(112)의 산화를 방지할 수 있다. 상기 보호층(112b)은 도전성 물질로 TiN일 수 있다. 상기 보호층(112b)의 두께는 상기 반사층(112)의 두께보다 충분히 작을 수 있다.
흡수판(115)은 상기 반사층(112) 및 상기 보호층(112b)으로부터 일정 거리(d) 이상으로 부양 상태로 이격될 수 있다. 상기 흡수판(115)은 외부에서 입사하는 적외선을 직접 흡수하거나, 상기 흡수판(115)을 투과한 후 상기 반사층(112)에서 반사된 적외선을 흡수할 수 있다. 상기 흡수판(115)과 상기 반사층(112) 사이의 거리(d1,d2)는 반사하고자 하는 적외선 파장의 1/4 일 수 있다. 상기 흡수판(115)과 상기 반사층(112) 사이의 거리(d1,d2)는 위치에 따라 수 마이크로미터 내지 수십 마이크로미터일 수 있다. 최고 거리(d1)와 최대 거리(d2)의 차이(d1-d2)는 수 마이크로미터일 수 있다.
상기 흡수판(115)은 사각판 형태로 차례로 적층된 제1 절연층(115a), 흡수층(115b), 저항층(115c), 및 제2 절연층(115d)을 포함할 수 있다.
상기 제1 절연층(115a)은 적외선 대역을 투과시키며, 절연체일 수 있다. 상기 제1 절연층(115a)은 실리콘 질화막일 수 있다. 상기 제1 절연층(115a)의 두께는 150 nm일 수 있다.
상기 흡수층(115b)은 적외선을 흡수함에 따라 온도가 증가한다. 상기 흡수층(115b)은 적외선을 잘 흡수하고, 금속 재질로 열전도도가 높은 물질일 수 있다. 상기 흡수층(115b)은 Ti, TiN, NiCr 합금일 수 있다. 상기 흡수층(115b)은 단위 셀 내에서 반으로 분리될 수 있다. 따라서, 서로 분리된 흡수층 사이에 매립된 저항층(115c)은 온도에 따라 저항이 변경될 수 있다. 상기 흡수층(115b)의 두께는 15 nm일 수 있다.
상기 저항층(115c)은 온도에 따라 저항이 변하는 층으로, 상기 저항층(115c)은 비정질 실리콘, 단결정 실리콘, vanadium oxide. 또는 실리콘-게르마늄일 수 있다. 상기 저항층(115c)의 두께는 100 nm일 수 있다.
상기 제2 절연층(115d)은 상기 흡수층(115c)을 보호하고 절연시키며, 적외선을 투과시킬 수 있다. 상기 제2 절연층(115d)은 실리콘 질화막일 수 있다. 상기 제2 절연층(115d)의 두께는 150nm일 수 있다.
앵커(118)는 상기 금속 패드(113)의 상부에 기둥 형상으로 형성되어, 상기 흡수판(115)을 상기 반사층(112)으로부터 일정 거리를 가지고 부양 상태로 이격시키고, 상기 흡수판(115)을 지지할 수 있다. 앵커(118)의 하단부는 보조 절연층(111a)에 매립될 수 있다. 또한, 상기 앵커(118)는 상기 금속 패드(113)와 상기 흡수판(115)을 전기적으로 연결시킨다. 상기 흡수층(115b)은 적외선을 흡수함에 따라 온도가 증가하고, 저항층(115c)은 상기 흡수층(115b)으로부터 에너지를 전달받아 저항이 변한다. 상기 분리된 흡수층(115b) 사이에 직렬 연결된 저항층(115c)은 저항 변화를 제공한다. 상기 저항층(115c)의 저항 변화는 상기 흡수층(115b), 앵커(118), 및 금속 패드(113)를 통하여 판독 구동회로에서 판독된다.
앵커(118)는 콘택 홀(119a)을 형성한 후 상기 콘택 홀을 금속 또는 금속 합금으로 채워서 형성할 수 있다. 상기 앵커(118)는 TiN 또는 W(텅스텐)으로 형성될 수 있다. 상기 콘택 홀(119a)이 앵커 형성 물질(예를 들어, TiN)로 완전히 채워지지 않은 경우, 상기 흡수층, 저항층, 및 제2 절연층을 형성하는 공정에서, 상기 흡수층(115b), 저항층(115c), 및 제2 절연층(115d)을 구성하는 물질이 각각 상기 콘택 홀(119a)을 채울 수 있다.
캔티레버(119)는 상기 흡수판(115)을 상기 앵커(118)에 각각 연결할 수 있다. 상기 캔티레버(119)는 상기 흡수판(115)과 동일한 적층 구조를 가진다. 단위 셀 내에서 상기 앵커(118)는 2 개이고, 사각형의 한 쌍의 꼭지점에 배치된 경우, 상기 켄티리버(119)는 하나의 앵커와 상기 흡수판의 이격된 꼭지점을 연결하도록 상기 흡수판의 모서리를 따라 상기 앵커가 배치되지 않은 꼭지점 방향으로 연장될 수 있다.
도 3은 본 발명의 일 실시예에 따른 멤스 소자의 흡수율을 나타내는 결과이다.
도 3을 참조하면, 반사층(112)이 평면인 경우와 오목곡면인 경우의 흡수율이 표시된다. 반사층(112)이 평면인 경우, 5 um 내지 14 um 에서 최대 흡수율은 약 87% 이다. 한편, 반사층(112)이 오목곡면 형태이고, 흡수층으로 부터 오목곡면 형태의 반사판까지의 거리가 2um(반사판 중앙부)~1.3um(반사판 외곽부)이고, 코닉 상수(conic constant)는 2이고, 곡률 반경이 10um 인 경우에, 5 um 내지 14 um에서 최대 흡수율은 89%를 보이다. 또한, 5 um 내지 8 um 영역에서 흡수율은 평면 거울보다 현저히 증가하며, 8um 이상 장파장 영역에서도 평면반사층 대비 흡수도가 증가함을 알수 있다. 이는 한가지 실시 예이며, 흡수층과 오목형태 반사판 까지의 거리, 코닉상수, 및 곡률반경을 적절히 변화시켜 원하는 파장대역의 흡수도를 기존의 평면 반사층 대비 향상시킬 수 있음을 보여준다.
도 4a 내지 도 4i는 본 발명의 일 실시예에 따른 멤스 소자의 제조 방법을 설명하는 단면도들이다.
도 4a 내지 도 4i를 참조하면, 멤스 소자의 제조 방법은, 하부 기판(110)에 절연층(111)을 형성하는 단계; 상기 절연층(111) 상에 예비 반사층(114)과 금속 패드(113)를 형성하는 단계; 상기 예비 반사층(114)을 패터닝하여 곡면 또는 계단 형태를 가지는 반사층(112)을 형성하는 단계; 상기 반사층(112) 상에 보호층(113)을 형성하는 단계; 및 상기 금속 패드(113)에 연결된 앵커(118) 및 상기 반사층(112)과 이격되어 배치되고 상기 앵커(118)에 의하여 지지되는 흡수판(115)을 형성하는 단계를 포함한다.
상기 예비 반사층(114)을 패터닝하여 곡면 또는 계단 형태를 가지는 반사층(112)을 형성하는 단계는, 상기 금속 패드(113) 및 상기 예비 반사층(114) 상에 보조 절연층을 증착하고 상기 예비 반사층(112)을 노출시키도록 상기 보조 절연층을 패터닝하여 보조 절연 패턴(111a)을 형성하는 단계; 및 상기 보조 절연 패턴(111a) 및 상기 예비 반사층(114) 상에 박막(111b)을 스핀 코팅하여 상기 예비 반사층에 곡면 형상을 형성하는 단계;를 포함한다.
도 4a를 참조하면, 하부 기판(110) 상에 판독 집적회로가 형성된다. 상기 판독 집적 회로가 형성된 상기 하부 기판(110) 상에 절연층(111)이 층간 절연막으로 형성된다. 상기 절연층(111)은 실리콘 산화막일 수 있다.
상기 절연막 상에 예비 반사층(114) 및 금속 패드(113)가 동시에 패터닝 공정에 의하여 형성될 수 있다. 상기 예비 반사층(114) 및 상기 금속 패드(113)는 차례로 적층된 접착층, 도전층, 및 보호층을 포함할 수 있다. 상기 예비 반사층(114)의 두께는 수 마이크로미터 이상일 수 있다. 상기 접착층은 Ti일 수 있다. 상기 도전층은 알루미늄, 구리, 또는 이들의 합금일 수 있다. 상기 보호층(112a)은 Ti/TiN 일 수 있다. 상기 예비 반사층(114) 및 금속 패드(113)는 포토리소그라피 공정을 통하여 패터닝될 수 있다.
도 4b를 참조하면, 상기 예비 반사층(114) 및 상기 금속 패드(113)가 패터닝된 후, 상기 하부 기판(111) 상에 보조 절연층을 증착하여 상기 예비 반사층(114) 및 상기 금속 패드(113)를 덮을 수 있다. 상기 보조 절연층은 평탄화 공정을 통하여 평탄화될 수 있다. 이어서, 상기 보조 절연층은 패터닝되어 상기 예비 반사층(114)을 노출시키고 보조 절연패턴(111a)을 형성할 수 있다.
이어서, 상기 보조 절연 패턴(111a) 및 상기 예비 반사층(114) 상에 유기 박막(111b)을 스핀 코팅하여 상기 예비 반사층(114) 상에 곡면 형상을 형성한다. 상기 유기 박막(111b)은 용매에 녹아 있는 폴리머를 스핀 코팅하여 형성될 수 있다. 상기 유기 박막(111b)은 상기 보조 절연 패턴(111a)의 단차를 곡면 형상으로 덮을 수 있다. 상기 유기 박막(111b)은 포토리소그리파 공정에 사용되는 하부 무반사 코팅( bottom anti-reflective coatings; BARC) 물질일 수 있다. 이에 따라, 상기 유기 박막(111b)은 상기 보조 절연 패턴(111a)의 단차에서 곡면을 형성할 수 있다. 상기 유기 박막(111b)의 두께는 상기 보조 절연 패턴(111a)의 단차를 따라 곡면을 형성할 수 있도록 수 마이크로미터일 수 있다.
도 4c를 참조하면, 상기 상기 예비 반사층(114)은 상기 유기박막(111b)에 대하여 선택비를 가지지 않는 조건에서 건식 에치백(dry etch back) 공정에 의하여 식각될 수 있다. 이에 따라, 상기 유기 박막(111b)의 곡면 형상은 상기 예비 반사층(114)에 전사되어 반사층(112)을 형성할 수 있다. 이어서, 잔류하는 상기 유기 박막(111b)은 제거될 수 있다.
도 4d를 참조하면, 보호층(112b)은 노출된 반사층(112)을 덮을 수 있다. 상기 보호층(112b)은 리프트-오프(lift-off) 공정 또는 증착 후 리소그라피 공정을 통하여 반사층(112) 상에만 배치되도록 패터닝될 수 있다. 상기 보호층(112b)은 TiN을 포함할 수 있다.
도 4e를 참조하면, 반사층(112) 및 보호층(112b) 상에 희생층(119)가 증착될 수 있다. 상기 희생층(119)는 추후에 제거된다. 상기 희생층(119)는 비정질 탄소막(amorphous carbon layer) 또는 폴리이이미드(polyimide)일 수 있다. 상기 희생층(119)의 두께는 수 마이크로터 내지 수십 마이크로미터일 수 있다. 상기 희생층(119) 상에 제1 절연층(115a)이 증착될 수 있다. 상기 제1 절연층(115a)은 실리콘 질화막일 수 있다.
상기 제1 절연층(115a) 및 상기 희생층(119)를 패터닝하여 상기 금속 패드(113) 상에 앵커(118)를 형성하기 위한 콘택 홀(119a)을 형성할 수 있다. 상기 콘택 홀(119a)은 상기 제1 절연층(115a), 및 상기 희생층(119)를 관통하여 상기 금속 패드(113)를 노출할 수 있다.
도 4f를 참조하면, 상기 앵커(118)를 구성하는 도전성 물질이 증착될 수 있다. 상기 앵커(118)는 TiN 또는 Ti/TiN/W 일 수 있다. 상기 도전성 물질이 증착된 후, 상기 도전성 물질은 상기 콘택 홀(119a)을 채운 콘택 플러그를 남긴 상태로 패터닝되어 상기 앵커(118)를 형성할 수 있다.
도 4g를 참조하면, 흡수층(115b)은 상기 앵커(118) 및 상기 제1 절연층(115a)을 덮도록 형성될 수 있다. 상기 흡수층(115b)은 단위 셀 내에서 2 개의 분리되도록 패터닝될 수 있다. 상기 흡수층(115b)은 TiN 일 수 있다. 상기 흡수층(115b)은 상기 앵커(118)의 내부면에 증착될 수 있다.
도 4h를 참조하면, 흡수층(115b) 상에 차례로 저항층(115c), 및 제2 절연층(115d)이 형성된다. 상기 앵커(118)의 내부는 흡수층(115b), 저항층(115c), 및 제2 절연층(115d)으로 채워질 수 있다. 이에 따라, 상기 앵커(118)는 흡수층(115b), 저항층(115c), 및 제2 절연층(115d)을 포함할 수 있다. 상기 저항층(115c)은 비정질 실리콘, 단결정 실리콘, vanadium oxide. 또는 실리콘-게르마늄일 수 있다. 상기 제2 절연층(115d)은 실리콘 질화막일 수 있다.
상기 제1 절연층(115a), 상기 흡수층(115b), 상기 저항층(115c), 및 상기 제2 절연층(115d)은 포토리소그라피 공정을 통하여 식각되어 상기 희생층(119)를 노출하고, 흡수판(115)을 형성한다.
도 4i를 참조하면, 상기 희생층(119)는 건식 식각 또는 습식 식각을 통하여 제거된다. 이에 따라, 상기 반사층은 함몰된 곡면 거울 형상을 가질 수 있다. 상기 반사층의 중심에서 상기 반사층과 상기 흡수판 사이의 거리는 위치에 따라 다르고, 넓은 파장 범위에 대하여 높은 흡수율을 제공할 수 있다.
도 5는 본 발명의 다른 실시예에 따른 멤스 소자를 설명하는 개념도이다.
도 5를 참조하면, 멤스 소자(200)는, 적외선 센서(203)를 구비한 센서 기판(202); 및 상기 센서 기판(202)과 웨이퍼 접합되어 케비티(104)를 구성하는 캡 기판(101)을 포함한다.
상기 센서 기판(202)은, 하부 기판(110); 상기 하부 기판(110)에 형성되고 상기 상부 기판(120)의 상기 케비티 영역(150)을 마주보록 배치된 적외선 센서(203); 및 상기 상부 본딩 패드(182)와 정렬되고 상기 적외선 센서(203)를 감싸도록 배치된 하부 본딩 패드(116);를 포함한다. 상기 상부 기판(120) 및 상기 하부 기판(110)은 실리콘 기판이다.
상기 적외선 센서(203)는, 상기 하부 기판(110)의 상부면에 형성되어 판독 집적 회로와 전기적으로 연결되는 금속 패드(113); 상기 하부 기판의 상부면에 형성되고 적외선 대역을 반사하는 반사층(212); 상기 반사층의 상부에 이격되어 형성되고 적외선을 흡수하여 저항을 변화시키는 흡수판(115); 및 상기 금속 패드(113)의 상부에 형성되어 상기 흡수판(115)을 부양하여 지지하고 상기 금속 패드(113)와 상기 흡수판(115)을 전기적으로 연결하는 앵커(118)를 포함할 수 있다. 상기 적외선 센서(203)는 마이크로볼로미터(Microbolometer)일 수 있다. 상기 적외선 센서(203)는 매트릭스 형태로 배열된 복수의 단위 셀을 포함할 수 있다. 각 단위 셀은 하나의 픽셀로 동작할 수 있다. 각각의 단위 셀은 평면도 상에서 사각형 구조일 수 있다. 상기 흡수판(115)은 공중에 떠 있고 켄티레버(cantilever,119)에 의하여 상기 앵커(118)에 지지될 수 있다.
상기 반사층(212)은 상기 반사층(212)과 상기 흡수판(115) 사이의 거리가 상기 반사층(112)의 위치에 따라 다르도록 복수의 곡면 홀들을 포함할 수 있다. 상기 반사층(212)과 상기 흡수판(115) 사이의 거리(d1,d2)는 위치에 따라 1.5 마이크로미터 내지 3 마이크로미터일 수 있다. 상기 반사층과 상기 흡수판 사이의 최소 거리(d1)가 1.5 마이크로미터인 경우, 상기 흡수 적외선 파장은 6 마이크로미터일 수 있다. 또한, 상기 반사층과 상기 흡수판 사이의 최대 거리(d2)가 3 마이크로미터인 경우, 상기 흡수 적외선 파장은 12 마이크로미터일 수 있다.
상기 반사층(212)의 상부면은 복수의 함몰된 곡면 거울들을 가질 수 있다. 곡면은 구면 또는 비구면일 수 있다. 상기 반사층(212)이 상기 구면 거울인 경우, 상기 구면 거울의 곡률 반경은 상기 반사층(212)과 상기 흡수판(115) 사이의 최대 거리(d2)의 2배 초과일 수 있다. 이에 따라, 상기 구면 거울의 초점은 상기 흡수판(115)보다 충분히 높은 위치에 배치되어, 상기 반사층(212)에서 반사된 적외선은 상기 흡수판(115)에 균일하게 제공될 수 있다.
보호층(212b)은 상기 반사층(212) 상에 컨포멀(conformal)하게 배치되고, 상기 반사층(212)의 산화를 방지할 수 있다. 상기 보호층(212b)은 도전성 물질로 TiN일 수 있다. 보호층(212b)의 두께는 상기 반사층(212)의 두께보다 충분히 작을 수 있다.

도 6b를 참조하면, 상기 예비 반사층(114)은 상기 포토레지스트 패턴(211b)에 대하여 선택비를 가지지 않는 조건에서 에치백 건식 식각 공정에 의하여 식각될 수 있다. 이에 따라, 상기 포토레지스트 패턴(211b)의 곡면 형상은 상기 예비 반사층(214)에 전사되어 반사층(212)을 형성할 수 있다. 이어서, 잔류하는 상기 포토레지스트 패턴(211a)은 제거될 수 있다.

상기 적외선 센서(303)는, 상기 하부 기판(110)의 상부면에 형성되어 판독 집적 회로와 전기적으로 연결되는 금속 패드(113); 상기 하부 기판의 상부면에 형성되고 적외선 대역을 반사하는 반사층(312); 상기 반사층의 상부에 이격되어 형성되고 적외선을 흡수하여 저항을 변화시키는 흡수판(115); 및 상기 금속 패드(113)의 상부에 형성되어 상기 흡수판(115)을 부양하여 지지하고 상기 금속 패드(113)와 상기 흡수판(115)을 전기적으로 연결하는 앵커(118)를 포함할 수 있다. 상기 적외선 센서(303)는 마이크로볼로미터(Microbolometer)일 수 있다. 상기 적외선 센서(303)는 매트릭스 형태로 배열된 복수의 단위 셀을 포함할 수 있다. 각 단위 셀은 하나의 픽셀로 동작할 수 있다. 각각의 단위 셀은 평면도 상에서 사각형 구조일 수 있다. 상기 흡수판(115)은 공중에 떠 있고 켄티레버(cantilever,119)에 의하여 상기 앵커(118)에 지지될 수 있다.
상기 반사층(312)은 상기 반사층(312)과 상기 흡수판(115) 사이의 거리가 상기 반사층(312)의 위치에 따라 다르도록 복수의 단차를 가진 계단 형상을 포함할 수 있다. 상기 반사층(312)과 상기 흡수판(115) 사이의 거리(d1,d2)는 위치에 따라 1.5 마이크로미터 내지 3 마이크로미터일 수 있다. 상기 반사층과 상기 흡수판 사이의 최소 거리(d1)가 1.5 마이크로미터인 경우, 상기 흡수 적외선 파장은 6 마이크로미터일 수 있다. 또한, 상기 반사층과 상기 흡수판 사이의 최대 거리(d2)가 3 마이크로미터인 경우, 상기 흡수 적외선 파장은 12 마이크로미터일 수 있다. 상기 반사층(212)의 상부면은 복수의 함몰된 계단 형상 거울들을 가질 수 있다.
보호층(212b)은 상기 반사층(212) 상에 컨포멀(conformal)하게 배치되고, 상기 반사층(212)의 산화를 방지할 수 있다. 상기 보호층(212b)은 도전성 물질로 TiN일 수 있다. 보호층(212b)의 두께는 상기 반사층(212)의 두께보다 충분히 작을 수 있다.
도 8a 내지 도 8f는 본 발명의 또 다른 실시예에 따른 멤스 소자의 제조 방법을 설명하는 단면도들이다.
도 8a 내지 도 8f를 참조하면, 멤스 소자(300)의 제조 방법은, 하부 기판(110)에 절연층(111)을 형성하는 단계; 상기 절연층(111) 상에 예비 반사층(314)과 금속 패드(113)를 형성하는 단계; 상기 예비 반사층(314)을 패터닝하여 곡면 또는 계단 형태를 가지는 반사층(312)을 형성하는 단계; 상기 반사층(312) 상에 보호층(312b)을 형성하는 단계; 및 상기 금속 패드(113)에 연결된 앵커(118) 및 상기 반사층(312)과 이격되어 배치되고 상기 앵커(118)에 의하여 지지되는 흡수판(115)을 형성하는 단계를 포함한다.
상기 예비 반사층(314)을 패터닝하여 곡면 또는 계단 형태를 가지는 반사층을 형성하는 단계는, 상기 금속 패드(113) 상에 보조 절연층을 증착하고 상기 예비 반사층(314)을 노출시키도록 상기 보조 절연층을 패터닝하여 보조 절연 패턴(111a)을 형성하는 단계; 상기 예비 반사층(314)의 일부를 노출시키는 제1 포토레지스트 패턴(311a)을 형성하고 상기 예비 반사층(314)을 식각하여 함몰된 반사층(312a)을 형성하는 단계; 및 상기 함몰된 반사층(312a) 및 상기 함몰된 반사층(312a) 주위의 예비 반사층의 일부를 노출하는 제2 포토레지스트 패턴(311b)을 형성하고 상기함몰된 반사층(312a)을 식각하여 계단 구조의 반사층(312)을 형성하는 단계를 포함한다.
도 8a를 참조하면, 하부 기판(110) 상에 판독 집적회로가 형성된다. 상기 판독 집적 회로가 형성된 상기 하부 기판(110) 상에 절연층(111)이 층간 절연막으로 형성된다. 상기 절연층(111)은 실리콘 산화막일 수 있다.
상기 절연층(111) 상에 예비 반사층(314) 및 금속 패드(113)가 동시에 패터닝 공정에 의하여 형성될 수 있다. 상기 예비 반사층(314) 및 상기 금속 패드(113)는 차례로 적층된 접착층, 도전층, 및 보호층을 포함할 수 있다. 상기 예비 반사층(314)의 두께는 수 마이크로미터 이상일 수 있다. 상기 접착층은 Ti일 수 있다. 상기 도전층은 알루미늄, 구리, 또는 이들의 합금일 수 있다. 상기 보호층(112a)은 Ti/TiN 일 수 있다. 상기 예비 반사층(314) 및 금속 패드(113)는 포토리소그라피 공정을 통하여 패터닝될 수 있다.
상기 예비 반사층(314) 및 상기 금속 패드(113)가 패터닝된 후, 상기 하부 기판(111) 상에 보조 절연층을 증착하여 상기 예비 반사층(314) 및 상기 금속 패드(113)를 덮을 수 있다. 상기 보조 절연층은 평탄화 공정을 통하여 평탄화될 수 있다. 이어서, 상기 보조 절연층은 패터닝되어 상기 예비 반사층(314)을 노출시키고 보조 절연패턴(111a)을 형성할 수 있다.
이어서, 상기 보조 절연 패턴(111a) 및 상기 예비 반사층(314) 상에 포토레지스트 막을 형성할 수 있다. 상기 포토레지스트막은 포토리소그리파 기술을 이용하여 상기 예비 반사층(314)의 일부를 노출하는 제1 포토레지스트 패턴(311a)을 형성할 수 있다.
도 8b를 참조하면, 상기 예비 반사층은 상기 제1 포토레지스트 패턴(311a)에 대하여 높은 선택비를 가지는 조건에서 건식 식각 공정에 의하여 식각될 수 있다. 이에 따라, 함몰된 예비 반사층(312a)이 형성될 수 있다.
도 8c를 참조하면, 상기 제1 포토레지스트 패턴(311a)을 제거하고 새로운 리소그라피 공정을 통하여 제2 포토레지스트 패턴(311b)이 형성될 수 있다. 상기 제2 포토 레지스트 패턴(311b)은 함몰된 예비 반사층(312a)의 함몰된 부위 및 그 주변의 함몰되지 않은 영역을 노출시킬 수 있다. 상기 함몰된 예비 반사층(312a)은 상기 제2 포토레지스트 패턴(311b)에 대하여 높은 선택비를 가지는 조건에서 건식 식각 공정에 의하여 식각될 수 있다. 이에 따라, 반사층(312)이 형성될 수 있다. 이어서, 상기 제2 포토레지스트 패턴(311b)은 제거될 수 있다.
도 8d를 참조하면, 보호층(312b)은 노출된 반사층(212)을 덮도록 형성될 수 있다. 상기 보호층(312b)은 리프트-오프(lift-off) 공정 또는 증착 후 리소그라피 공정을 통하여 반사층(312) 상에만 배치되도록 패터닝될 수 있다. 상기 보호층(312b)은 TiN을 포함할 수 있다.
도 8e를 참조하면, 반사층(312) 및 보호층(312b) 상에 희생층(119)가 증착될 수 있다. 상기 희생층(119)는 추후에 제거된다. 상기 희생층(119)는 비정질 탄소막(amorphous carbon layer) 또는 폴리이이미드(polyimide)일 수 있다. 상기 희생층(119)의 두께는 수 마이크로터 내지 수십 마이크로미터일 수 있다. 상기 희생층(119) 상에 제1 절연층(115a)이 증착될 수 있다. 상기 제1 절연층(115a)은 실리콘 질화막일 수 있다.
상기 제1 절연층(115a) 및 상기 희생층(119)를 패터닝하여 상기 금속 패드(113) 상에 앵커(118)를 형성하기 위한 콘택 홀(119a)을 형성할 수 있다. 상기 콘택 홀(119a)은 상기 제1 절연층(115a), 및 상기 희생층(119)를 관통하여 상기 금속 패드(113)를 노출할 수 있다.
도 8f를 참조하면, 상기 앵커(118)를 구성하는 도전성 물질이 증착될 수 있다. 상기 앵커(118)는 TiN 또는 Ti/TiN/W 일 수 있다. 상기 도전성 물질이 증착된 후, 상기 도전성 물질은 상기 콘택 홀(119a)을 채운 콘택 플러그를 남긴 상태로 패터닝되어 상기 앵커(118)를 형성할 수 있다.
흡수층(115b)은 상기 앵커(118) 및 상기 제1 절연층(115a)을 덮도록 형성될 수 있다. 상기 흡수층(115b)은 단위 셀 내에서 2 개의 분리되도록 패터닝될 수 있다. 상기 흡수층(115b)은 TiN 일 수 있다. 상기 흡수층(115b)은 상기 앵커(118)의 내부면에 증착될 수 있다.
흡수층(115b) 상에 차례로 저항층(115c), 및 제2 절연층(115d)이 형성된다. 상기 앵커(118)의 내부는 흡수층(115b), 저항층(115c), 및 제2 절연층(115d)으로 채워질 수 있다. 이에 따라, 상기 앵커(118)는 흡수층(115b), 저항층(115c), 및 제2 절연층(115d)을 포함할 수 있다.
상기 제1 절연층(115a), 상기 흡수층(115b), 상기 저항층(115c), 및 상기 제2 절연층(115d)은 포토리소그라피 공정을 통하여 식각되어 상기 희생층(119)를 노출하고, 흡수판(115)을 형성한다.
상기 희생층(119)는 건식 식각 또는 습식 식각을 통하여 제거된다. 이에 따라, 상기 반사층은 함몰된 곡면 거울 형상을 가질 수 있다. 상기 반사층의 중심에서 상기 반사층과 상기 흡수판 사이의 거리(d2)는 최대일 수 있다. 상기 반사층의 가장 자리에서 상기 반사층과 상기 흡수판 사이의 거리(d1)는 최소일 수 있다.
이상에서는 본 발명을 특정의 바람직한 실시예에 대하여 도시하고 설명하였으나, 본 발명은 이러한 실시예에 한정되지 않으며, 당해 발명이 속하는 기술분야에서 통상의 지식을 가진 자가 특허청구범위에서 청구하는 본 발명의 기술적 사상을 벗어나지 않는 범위 내에서 실시할 수 있는 다양한 형태의 실시예들을 모두 포함한다.
Claims (12)
- 하부 기판;상기 하부 기판에 형성된 적외선 센서; 및상기 적외선 센서를 감싸도록 배치된 하부 본딩 패드;를 포함하고,상기 적외선 센서는:상기 하부 기판의 상부면에 형성되어 검출회로와 전기적으로 연결되는 금속 패드;상기 하부 기판의 상부면에 형성되고 적외선 대역을 반사하는 반사층;상기 반사층의 상부에 이격되어 형성되고 적외선을 흡수하여 저항을 변화시키는 흡수판; 및상기 금속 패드의 상부에 형성되어 상기 흡수판을 지지하고 상기 금속 패드와 상기 흡수판을 전기적으로 연결하는 앵커를 포함하고,상기 반사층은 상기 반사층과 상기 흡수판 사이의 거리가 상기 반사층의 위치에 따라 다르도록 곡면 또는 계단 형태를 가지는 것을 특징으로 하는 멤스 소자.
- 제1항에 있어서,상기 반사층과 상기 흡수판 사이의 거리는 위치에 따라 1.5 마이크로미터 내지 3 마이크로미터인 것을 특징으로 멤스 소자.
- 제1항에 있어서,상기 반사층의 상부면은 함몰된 곡면을 가지는 것을 특징으로 멤스 소자.
- 제1항에 있어서,상기 반사층의 상부면은 복수의 곡면 함몰부를 포함하는 것을 특징으로 멤스 소자.
- 제1항에 있어서,상기 반사층의 상부면은 계단 형태로 형성된 것을 특징으로 멤스 소자.
- 하부 기판에 절연층을 형성하는 단계;상기 절연층 상에 예비 반사층과 금속 패드를 형성하는 단계;상기 예비 반사층을 패터닝하여 곡면 또는 계단 형태를 가지는 반사층을 형성하는 단계;상기 반사층 상에 보호층을 형성하는 단계; 및상기 금속 패드에 연결된 앵커 및 상기 반사층과 이격되어 베치되고 상기 앵커에 의하여 지지되는 흡수판을 형성하는 단계를 포함하는 것을 특징으로 하는 멤스 소자의 제조 방법.
- 제6 항에 있어서,상기 예비 반사층을 패터닝하여 곡면 또는 계단 형태를 가지는 반사층을 형성하는 단계는:상기 금속 패드 및 상기 예비 반사층 상에 보조 절연층을 증착하고 상기 예비 반사층을 노출시키도록 상기 보조 절연층을 패터닝하여 보조 절연 패턴을 형성하는 단계; 및상기 보조 절연 패턴 및 상기 예비 반사층 상에 유기박막을 스핀 코팅한 후 에치백(etch-back)하여 상기 예비 반사층에 곡면 형상을 형성하는 단계;를 포함하는 것을 특징으로 하는 멤스 소자의 제조 방법.
- 제6 항에 있어서,상기 예비 반사층을 패터닝하여 곡면 또는 계단 형태를 가지는 반사층을 형성하는 단계는:상기 금속 패드 및 상기 예비 반사층 상에 보조 절연층을 증착하고 상기 예비 반사층을 노출시키도록 상기 보조 절연층을 패터닝하여 보조 절연 패턴을 형성하는 단계;상기 보조 절연 패턴 및 상기 예비 반사층 상에 포토레지스트 박막을 형성하고 상기 포토레지스트 박막을 노광하여 함몰된 곡면 형상을 가진 포토레지스트 패턴을 형성하는 단계; 및상기 포토레지스트 패턴 및 상기 예비 반사층을 건식 식각하여 함몰된 곡면 형상을 가진 반사층을 형성하는 단계;를 포함하는 것을 특징으로 하는 멤스 소자의 제조 방법.
- 제6 항에 있어서,상기 예비 반사층을 패터닝하여 곡면 또는 계단 형태를 가지는 반사층을 형성하는 단계는:상기 금속 패드 및 상기 예비 반사층 상에 보조 절연층을 증착하고 상기 예비 반사층을 노출시키도록 상기 보조 절연층을 패터닝하여 보조 절연 패턴을 형성하는 단계;상기 예비 반사층의 일부를 노출시키는 제1 포토레지스트 패턴을 형성하고 상기 예비 반사층을 식각하여 함몰된 반사층을 형성하는 단계;상기 함몰된 반사층 및 상기 함몰된 반사층 주위의 예비 반사층의 일부를 노출하는 제2 포토레지스트 패턴을 형성하고 상기 함몰된 반사층을 식각하여 계단 구조의 반사층을 형성하는 단계를 포함하는 것을 특징으로 하는 멤스 소자의 제조 방법.
- 제6 항에 있어서,상기 금속 패드에 연결된 앵커 및 상기 반사층과 이격되어 베치되고 상기 앵커에 의하여 지지되는 흡수판을 형성하는 단계는,상기 보호층 상에 희생층 및 제1 절연층을 형성한 후 상기 금속 패드를 노출하는 콘택 홀을 형성하는 단계;상기 콘택 홀이 형성된 하부 기판 상에 앵커 도전막을 증착하고 상기 앵커 도전막을 패터닝하여 앵커를 형성하는 단계;상기 앵커가 형성된 하부 기판 상에 흡수층을 형성하고 상기 흡수층을 패터닝하여 분리하는 단계;상기 흡수층 상에 저항층 및 제2 절연층을 형성하고 상기 제2 절연층, 상기 저항층, 상기 흡수층, 및 상기 제1 절연층을 패터닝하여 상기 희생층을 노출시키는 단계; 및상기 희생층을 제거하는 단계를 포함하는 것을 특징으로 하는 멤스 소자의 제조 방법.
- 적외선 센서를 구비한 센서 기판; 및상기 센서 기판과 웨이퍼 접합되어 케비티를 구성하는 캡 기판을 포함하고,상기 센서 기판은:하부 기판;상기 하부 기판에 형성된 적외선 센서; 및상기 적외선 센서를 감싸도록 배치된 하부 본딩 패드;를 포함하고,상기 적외선 센서는:상기 하부 기판의 상부면에 형성되어 검출회로와 전기적으로 연결되는 금속 패드;상기 하부 기판의 상부면에 형성되고 적외선 대역을 반사하는 반사층;상기 반사층의 상부에 이격되어 형성되고 적외선을 흡수하여 저항을 변화시키는 흡수판; 및상기 금속 패드의 상부에 형성되어 상기 흡수판을 지지하고 상기 금속 패드와 상기 흡수판을 전기적으로 연결하는 앵커를 포함하고,상기 반사층은 상기 반사층과 상기 흡수판 사이의 거리가 상기 반사층의 위치에 따라 다르도록 곡면 또는 계단 형태를 가지는 멤스 소자.
- 제11항에 있어서,상기 캡 기판은:상부 기판;상기 상부 기판의 하부면에서 함몰된 케비티 영역 내에 배치된 게터;상기 상부 기판의 하부면에서 상기 케비티 영역보다 돌출되고 상기 상부 기판과 동일한 구조와 재질을 가지고 상기 케비티 영역을 감싸도록 배치된 격벽;상기 상부 기판의 하부면에서 상기 케비티 영역의 배치평면보다 더 함몰되고 상기 격벽을 감싸도록 배치된 리세스 영역; 및상기 격벽의 하부면에 배치된 상부 본딩 패드;를 포함하는 것을 특징으로 하는 멤스 소자.
