상기 제어부(100)는 상기 시편 검사 장치(1)를 제어할 수 있다. 상기 제어부(100)는 상기 방출부(200), 상기 반사부(300), 상기 초점 조정부(400), 상기 빔 스플리터(500), 및 상기 수신부(600) 중 적어도 어느 하나를 제어할 수 있다. 상기 제어부(100)는 상기 반사부(300)의 회전 각도를 제어할 수 있다. 상기 제어부(100)는 상기 반사부(300)와 상기 초점 조정부(400) 사이의 거리를 제어할 수 있다. 상기 제어부(100)는 CPU(Central Processing Unit), RAM(Random Access Memory), GPU(Graphic Processing Unit), 하나 이상의 마이크로 프로세서 및 기타 미리 정해진 논리에 따라 입력된 데이터를 처리할 수 있는 전자 부품 중 하나 이상을 포함할 수 있다. 일 예로, 상기 제어부(100)는 후술하는 시편 검사 장치로부터 수행될 수 있는 시편 검사 프로세스 등을 RAM 상에 전개하고, 전개된 프로그램에 따라 상기 방출부(200), 상기 반사부(300), 상기 초점 조정부(400), 상기 빔 스플리터(500), 및 상기 수신부(600) 중 적어도 어느 하나를 제어하는 등과 같은 각종 처리를 수행할 수 있다.
상기 시편 검사 장치(1)는 상기 시편(700)과 이격되어 위치할 수 있다. 상기 시편 검사 장치(1)는 상기 시편(700)과 대응되는 방향으로 이격되어 위치할 수 있다. 상기 시편 검사 장치(1)는 상기 초점 조정부(400)와 상기 시편(700)이 대응되도록 이격되어 위치할 수 있다.
상기 방출부(200)는 상기 시편(700)과 이격되어 위치할 수 있다. 상기 방출부(200)는 상기 시편(700)에 대해 수직 방향으로 이격되어 위치할 수 있다.
상기 반사부(300)는 상기 시편(700)과 이격되어 위치할 수 있다. 상기 반사부(300)는 상기 시편(700)과 대응되는 방향을 이격되어 위치할 수 있다. 상기 반사부(300)는 상기 방출부(200)와 상기 시편(700) 사이에 위치할 수 있다. 상기 반사부(300)를 기준으로 상기 방출부(200)와 상기 시편(700)은 수직 관계로 위치할 수 있다. 상기 반사부(300)는 상기 방출부(200)에서 방출되는 테라헤르츠 파(210)가 상기 시편(700)에 조사되는 경로 상에 위치할 수 있다.
상기 초점 조정부(400)는 상기 시편(700)과 이격되어 위치할 수 있다. 상기 초점 조정부(400)는 상기 시편(700)과 대응되는 방향으로 이격되어 위치할 수 있다. 상기 초점 조정부(400)는 상기 방출부(200)에서 방출되는 테라헤르츠 파(210)가 상기 시편(700)에 조사되는 경로 상에 위치할 수 있다.
상기 초점 조정부(400)는 상기 반사부(300)와 상기 시편(700) 사이에 위치할 수 있다. 상기 초점 조정부(400)는 상기 반사부(300)와 제1 거리(d1)만큼 이격되어 위치할 수 있다. 상기 제1 거리(d1)는 상기 시편의 크기에 따라 변경될 수 있다. 상기 제1 거리(d1)는 상기 시편(700) 상에 형성되는 복수의 조사 영역이 적정 직경을 가지도록 변경될 수 있다.
상기 빔 스플리터(500)는 상기 시편(700)과 이격되어 위치할 수 있다. 상기 빔 스플리터(500)는 상기 방출부(200)와 상기 시편(700) 사이에 위치할 수 있다. 상기 빔 스플리터(500)는 상기 방출부(200)에서 상기 시편(700)으로 방출되는 테라헤르츠 파(210)의 경로 상에 위치할 수 있다. 상기 빔 스플리터(500)는 상기 방출부(200)에서 상기 반사부(300)로 방출되는 테라헤르츠 파(210)의 경로 상에 위치할 수 있다.
상기 수신부(600)는 상기 빔 스플리터(500)에 이격되어 위치할 수 있다. 상기 수신부(600)는 상기 시편(700)에서 반사된 반사 테라헤르츠 파(220)가 상기 빔 스플리터(500)를 통해 반사되는 경로 상에 위치할 수 있다.
상기 시편(700)은 트레이 상에 위치할 수 있다. 상기 시편(700)은 상기 시편 검사 장치(1)와 대응되는 방향으로 트레이 상에 위치할 수 있다. 상기 시편(700)은 상기 시편 검사 장치(1)와 대응되는 위치로 이동될 수 있다.
이하 각 구성에 대하여 설명하기로 한다.
도 1을 참조하여, 상기 방출부(200), 상기 반사부(300), 상기 초점 조정부(400), 상기 빔 스플리터(500), 및 상기 수신부(600)에 대해 설명하고자 한다.
상기 방출부(200)는 테라헤르츠 파를 방출할 수 있다. 상기 방출부(200)에서 방출되는 테라헤르츠 파(210)는 소정의 간격으로 이격되어 있는 복수의 파들을 포함할 수 있다. 상기 방출부(200)에서 방출되는 테라헤르츠 파(210)의 파장은 3mm 내지 30um일 수 있다. 상기 테라헤라츠 파(210)는 연속형 또는 펄스형일 수 있다. 상기 테라헤르츠 파(210)의 광원은 1개 또는 복수일 수 있다. 상기 테라헤르츠 파(210)의 주파수는 0.1 THz 내지 10THz일 수 있다. 상기 방출부(200)는 상기 주파수 범위 내의 테라헤르츠 파를 방출하여, 가시 광선 또는 적외선 보다 강한 투과력을 가질 수 있다. 또한, 상기 방출부(200)에서 방출되는 테라헤르츠 파(210)는 외부 빛이 존재하는 곳에서도 이용할 수 있어, 외부 빛을 차단하는 별도의 공정 없이도 시편(700)의 불량 여부를 검출할 수 있다.
상기 반사부(300)는 상기 방출부(200)에서 방출된 테라헤르츠 파(210)를 반사할 수 있다. 상기 반사부(300)는 상기 방출부(200)에서 방출된 테라헤르츠 파(210)를 반사시켜, 상기 초점 조정부(400)에 조사되도록 할 수 있다. 상기 반사부(300)는 소정의 각도로 회전할 수 있다. 상기 반사부(300)는 소정의 각도로 회전하여, 상기 방출부(200)에서 방출된 테라헤르츠 파(210)의 경로를 변환할 수 있다. 상기 반사부(300)는 상기 방출부(200)에서 방출된 테라헤르츠 파(210)의 경로를 변환시켜, 상기 초점 조정부(400)의 서로 상이한 위치에 테라헤르츠 파(210)가 조사되도록 할 수 있다.
상기 반사부(300)는 복수 개일 수 있다. 상기 반사부(300)가 복수 개인 경우, 상기 반사부(300)는 서로 대응되는 방향으로 이격되어 위치할 수 있다. 상기 복수의 반사부(300)는 상기 방출부(200)에서 방출되는 테라헤르츠 파(210)가 상기 시편(700)에 조사되는 경로 상에 위치할 수 있다. 상기 반사부(300)는 갈바노 미러일 수 있다. 상기 복수의 반사부(300)들 중 적어도 어느 하나는 갈바노 미러일 수 있다.
상기 반사부(300)는 상기 방출부(200)에서 방출되는 테라헤르츠 파(210)의 경로를 변환시켜, 상기 시편(700)에 복수의 조사 영역을 형성할 수 있다. 상기 반사부(300)는 상기 방출부(200)에서 방출되는 테라헤르츠 파(210)의 경로를 변환시켜, 상기 시편(700)에 포함되는 검사 영역에 대해 소정의 분해능을 가지는 복수의 조사 영역을 형성할 수 있고, 이로 인해 상기 시편(700)의 불량 여부 검출의 정확도가 향상될 수 있다.
상기 초점 조정부(400)는 상기 반사부(300)에서 반사된 테라헤르츠 파(210)를 통과시킬 수 있다. 상기 초점 조정부(400)는 상기 반사부(300)에 의해 경로가 변환되어 입사되는 테라헤르츠 파(210)를 통과시킬 수 있다. 상기 초점 조정부(400)는 상기 반사부(300)에서 반사된 테라헤르츠 파(210)의 적어도 일부를 반사 또는 굴절시킬 수 있다. 상기 초점 조정부(400)는 상기 반사부(300)에서 반사된 테라헤르츠 파(210)가 상기 시편(700)에 조사되게 할 수 있다. 상기 초점 조정부(400)는 상기 반사부(300)에 의해 경로가 변환된 테라헤르츠 파(210)를 상기 시편(700)에 수직으로 조사되도록 조정할 수 있다. 상기 초점 조정부(400)는 상기 반사부(300)에서 반사된 테라헤르츠 파(210)의 적어도 일부의 초점을 조정할 수 있다. 상기 초점 조정부(400)는 상기 반사부(300)에 의해 경로가 변환된 테라헤르츠 파(210)의 적어도 일부의 초점을 조정할 수 있다. 상기 초점 조정부(400)는 상기 반사부(300)에 의해 경로가 변환된 테라헤르츠 파(210)의 적어도 일부의 초점을 상기 시편(700)과 대응되도록 조정할 수 있다. 상기 초점 조정부(400)는 상기 반사부(300)에 의해 경로가 변환된 테라헤르츠 파(210)의 초점을 상기 시편(700)의 동일 평면 상에 위치하도록 조정할 수 있다. 상기 초점 조정부(400)는 상기 반사부(300)에서 반사된 테라헤르츠 파(210)의 진행 경로와 상관 없이 상기 테라헤르츠 파(210)가 상기 시편(700)에 수직 방향으로 조사되게 할 수 있다.
상기 초점 조정부(400)는 복수의 렌즈를 포함할 수 있다. 상기 초점 조절부(400)는 telecentric-f-theta 렌즈일 수 있다. 상기 초점 조절부(400)는 소정의 거리로 이격되어 위치하는 복수의 렌즈를 포함할 수 있다. 상기 초점 조정부(400)는 소정의 거리로 이격되어 위치하는 동일하거나 상이한 4개의 렌즈를 포함할 수 있다. 상기 초점 조정부(400)는 2개 이상의 구면 렌즈 또는 1개의 비구면 렌즈로 구성될 수 있다.
상기 빔 스플리터(500)는 입사되는 광의 일부를 반사 또는 투과할 수 있다. 상기 빔 스플리터(500)는 상기 방출부(200)에서 조사되는 광의 일부를 투과시킬 수 있고, 투과된 광이 상기 시편(700)에 의해 반사되며, 반사된 광의 일부가 상기 빔 스플리터(500)에 의해 반사되어 상기 수신부(600)에 수신될 수 있다. 상기 빔 스플리터(500)는 상기 방출부(200)와 상기 수신부(600)가 시편(700) 상에 위치하게 할 수 있다.
상기 수신부(600)는 상기 방출부(200)에서 방출된 테라헤르츠 파(210)가 상기 시편(700)에 의해 반사된 반사 테라헤르츠 파(220)를 수신할 수 있다. 상기 시편(700)에 포함된 불량 영역에서 반사된 반사 테라헤르츠 파(220)는 상기 수신부(600)에서 수신될 수 있다.
상기 방출부(200)에서 방출되는 테라헤르츠 파(210)는 상기 시편(700)을 향해 조사될 수 있다. 상기 방출부(200)에서 방출되는 테라헤르츠 파(210)는 상기 빔 스플리터(500)로 조사될 수 있다. 상기 방출부(200)에서 조사된 광의 적어도 일부는 상기 빔 스플리터(500)를 투과할 수 있다. 상기 방출부(200)로부터 상기 빔 스플리터(500)를 투과한 광은 상기 반사부(300)에 조사될 수 있다. 상기 방출부(200)로부터 상기 빔 스플리터(500)를 투과한 광의 적어도 일부는 상기 반사부(300)에 의해 반사될 수 있다. 상기 방출부(200)로부터 상기 빔 스플리터(500)를 투과한 광의 적어도 일부는 상기 반사부(300)에 의해 경로가 변환되어 반사될 수 있다. 상기 반사부(300)에 의해 반사된 광의 적어도 일부는 상기 초점 조정부(400)에 조사될 수 있다. 상기 반사부(300)에 의해 반사된 광의 적어도 일부는 상기 초점 조정부(400)를 투과할 수 있다. 상기 반사부(300)에 의해 경로가 변환되어 반사된 광의 적어도 일부는 상기 초점 조정부(400)를 투과할 수 있다. 상기 반사부(300)에 의해 반사된 광의 적어도 일부는 상기 초점 조정부(400)에 의해 초점이 조정되어 상기 시편(700)에 조사될 수 있다. 상기 초점 조정부(400)에 의해 초점이 조정되어 조사된 광의 적어도 일부는 상기 시편(700)의 동일 평면 상에 조사될 수 있다. 상기 초점 조정부(400)에 의해 초점이 조정되어 조사된 광의 적어도 일부는 상기 시편(700)에 수직하게 조사될 수 있다. 상기 시편(700)에 조사된 광의 적어도 일부는 상기 시편(700)에서 반사될 수 있다. 상기 시편(700)에 조사된 광의 적어도 일부는 상기 시편(700)의 표면에서 반사될 수 잇다. 상기 시편(700)에서 반사된 광의 적어도 일부는 상기 초점 조정부(400)를 통과할 수 있다. 상기 초점 조정부(400)를 통과한 광의 적어도 일부는 상기 반사부(300)에 의해 반사될 수 있다. 상기 초점 조정부(400)를 통과한 광이 상기 반사부(300)에 조사되는 경로는 상기 반사부(300)에서 반사된 광이 상기 초점 조정부(400)로 조사되는 경로와 일치할 수 있다. 상기 반사부(300)에서 반사된 광은 상기 빔 스플리터(500)에 의해 상기 수신부(600)로 조사될 수 있다. 상기 수신부(600)는 상기 시편(700)에서 반사된 광의 적어도 일부를 수신할 수 있다.
상기 시편(700)은 하나 또는 복수의 시편(700)일 수 있다. 상기 시편(700)은 투명 전극 또는 전자 소자일 수 있다. 상기 시편(700)은 표면에 금속 물질이 코팅될 수 있다. 상기 금속 물질은 인듐 주석 산화물(Indium Tin Oxide, ITO), 인듐 아연 산화물(Indium Zinc Oxide, IZO), 불소도핑 주석 산화물(Fluorine-doped Tin Oxide), 금속(은, 구리, 니켈 등) 나노 와이어 등을 포함할 수 있다. 상기 시편(700)은 투명 폴리머 기판, 유리, 또는 석영을 상기 금속 물질로 코팅 시킨 투명 전극 또는 전자 소자일 수 있다.
도 2는 일 실시 예에 따른 시편 검사 장치(10)를 제어하는 제어부(100)를 나타내는 블록도이다. 도 2를 참조하면, 상기 제어부(100)는 구동부(110), 수신 제어부(130), 검출부(150), 데이터 저장부(170), 및 데이터 출력부(190)를 포함할 수 있다. 상기 제어부(100)는 CPU(Central Processing Unit), RAM(Random Access Memory), GPU(Graphic Processing Unit), 하나 이상의 마이크로 프로세서 및 기타 미리 정해진 논리에 따라 입력된 데이터를 처리할 수 있는 전자 부품 중 하나 이상을 포함할 수 있다. 일 예로, 상기 제어부(100)는 상기 구동부(110), 상기 수신 제어부(130), 상기 검출부(150), 상기 데이터 저장부(170), 및 상기 데이터 출력부(190) 중 적어도 어느 하나를 제어하는 등과 같은 각종 처리를 수행하여, 상기 시편 검사 장치(10)로부터 수행될 수 있는 시편 검사 프로세스 등을 RAM 상에 전개할 수 있다.
도 1 및 도 2를 참조하여, 상기 제어부(100)에 대해 설명하고자 한다.
상기 구동부(110)는 상기 시편 검사 시스템(1)을 구동시킬 수 있다. 상기 구동부(110)는 상기 시편 검사 장치(10)를 구동시킬 수 있다. 상기 구동부(110)는 제1 구동부(111), 제2 구동부(113), 및 제3 구동부(115)를 포함할 수 있다.
상기 제1 구동부(111)는 상기 방출부(200)가 테라헤르츠 파를 방출하도록 제어할 수 있다. 상기 제1 구동부(111)는 상기 방출부(200)에서 방출된 테라헤르츠 파(210)가 상기 시편(700)에 대응되는 경우에 상기 방출부(200)가 테라헤르츠 파(210)를 방출하도록 제어할 수 있다.
상기 제2 구동부(113)는 상기 반사부(300)가 회전되는 각도를 제어할 수 있다. 상기 제2 구동부(113)는 상기 시편(700)의 크기에 따라 상기 반사부(300)가 회전되는 각도를 제어할 수 있다. 상기 제2 구동부(113)는 상기 반사부(300)가 소정의 각도로 회전되도록 제어할 수 있다. 상기 제2 구동부(113)는 상기 반사부(300)가 소정의 간격을 가진 각도로 회전되도록 제어할 수 있다. 상기 제2 구동부(113)는 상기 반사부(300)가 연속적인 각도로 회전되도록 제어할 수 있다. 상기 제2 구동부(113)는 상기 반사부(300)가 상기 반사부(300)와 상기 시편이 대응되는 방향을 기준으로 회전되도록 제어할 수 있다. 상기 제2 구동부(113)는 상기 반사부(300)가 상기 반사부(300)와 상기 시편이 대응되는 방향을 기준으로 회전되어, 상기 시편(700)에 복수의 조사 영역이 형성되도록 제어할 수 있다. 상기 제2 구동부(113)는 상기 반사부(300)가 상기 반사부(300)와 상기 시편이 대응되는 방향을 기준으로 회전되어, 상기 시편(700)에 서로 상이한 위치에서 복수의 조사 영역이 형성되도록 제어할 수 있다. 상기 제2 구동부(113)는 상기 반사부(300)가 상기 반사부(300)와 상기 시편이 대응되는 방향을 기준으로 1도 내지 20도의 범위 내에서 회전되도록 제어할 수 있다. 상기 제2 구동부(113)는 상기 반사부(300)가 상기 반사부(300)와 상기 시편이 대응되는 방향을 기준으로 바람직하게는 1도 내지 4도 및 20도로 회전되도록 제어할 수 있다.
상기 제3 구동부(115)는 상기 반사부(300)와 상기 초점 조정부(400) 사이의 거리를 제어할 수 있다. 상기 제3 구동부(115)는 상기 시편(700)의 크기에 따라 상기 반사부(300)와 상기 초점 조정부(400) 사이의 거리인 제1 거리(d1)를 제어할 수 있다. 상기 제3 구동부(115)는 상기 시편(700)에 형성되는 복수의 조사 영역의 크기에 따라 상기 제1 거리(d1)를 제어할 수 있다. 상기 제3 구동부(115)는 상기 시편(700)에 형성되는 복수의 조사 영역의 크기를 조정하기 위해 상기 제1 거리(d1)를 제어할 수 있다. 상기 제3 구동부(115)는 상기 제1 거리(d1)를 57mm 내지 61mm로 제어될 수 있다.
상기 수신 제어부(130)는 상기 수신부(600)가 상기 방출부(200)에서 방출된 테라헤르츠 파를 수신하도록 제어할 수 있다. 상기 수신 제어부(130)는 상기 수신부(600)가 상기 방출부(200)에서 방출된 테라헤르츠 파(210)가 상기 시편(700)에서 반사된 반사 테라헤르츠 파(220)를 수신하도록 제어할 수 있다. 상기 수신 제어부(130)는 상기 수신부(600)가 상기 방출부(200)에서 방출된 테라헤르츠 파(210)가 사이 시편(700)의 표면에서 반사된 반사 테라헤르츠 파(220)를 수신하도록 제어할 수 있다. 상기 수신 제어부(130)는 상기 수신부(600)가 수신한 테라헤르츠 파를 기초로 하여 상기 테라헤르츠 파의 세기를 검출할 수 있다. 상기 수신 제어부(130)는 상기 수신부(600)가 수신한 테라헤르츠 파를 기초로 하여 상기 테라헤르츠 파의 세기 변화를 검출할 수 있다. 상기 수신 제어부(130)는 상기 수신부(600)가 수신한 테라헤르츠 파를 기초로 하여 상기 시편의 영역 마다 상기 테라헤르츠 파의 세기 변화를 검출할 수 있다. 상기 수신 제어부(130)는 상기 시편의 영역 중 상기 테라헤르츠 파의 세기 변화가 나타난 영역의 좌표를 검출할 수 있다.
상기 데이터 저장부(170)는 상기 테라헤르츠 파의 세기에 대한 데이터를 저장할 수 있다. 상기 데이터 저장부(170)는 상기 테라헤르츠 파의 세기 변화에 대한 데이터를 저장할 수 있다. 상기 데이터 저장부(170)는 상기 시편의 영역마다 상기 테라헤르츠 파의 세기 변화에 대한 데이터를 저장할 수 있다. 상기 데이터 저장부(170)는 상기 시편의 영역 중 상기 테라헤르츠 파의 세기 변화가 나타난 영역의 좌표에 대한 데이터를 저장할 수 있다.
상기 데이터 출력부(190)는 상기 데이터 저장부(170)에 저장된 데이터를 출력할 수 있다. 상기 데이터 출력부(190)는 상기 데이터 저장부(170)에 저장된 상기 시편의 불량 여부에 대한 데이터를 출력할 수 있다. 상기 데이터 출력부(190)는 상기 데이터 저장부(170)에 저장된 상기 시편의 불량 영역의 좌표에 대한 데이터를 출력할 수 있다.
도 3은 일 실시 예에 따른 시편 검사 장치(10)의 방출부(200)에서 방출된 테라헤르츠 파(210)가 반사부(300)에 의해 변환된 경로를 나타내는 도면이다.
도 1 내지 도 3을 참조하여, 상기 시편 검사 장치(10)의 상기 반사부(300)가 상기 방출부(200)에서 방출된 테라헤르츠 파(210)의 경로를 변환하고, 변환된 경로에 따라 상기 테라헤르츠 파(210)이 상기 시편(700) 상에서 복수의 조사 영역을 형성하는 것을 설명하고자 한다. 상기 복수의 조사 영역은 제2 거리(d2)만큼 이격되어 위치할 수 있다. 상기 제2 거리(d2)는 2mm 내지 10mm일 수 있다. 상기 제2 거리(d2)는 바람직하게는 2.3mm 내지 9.5mm일 수 있다.
상기 반사부(210)는 소정의 각도로 회전할 수 있다. 상기 반사부(210)는 소정의 각도에 따라 서로 상이한 방향으로 회전할 수 있다. 상기 반사부(210)는 소정의 각도에 따라 좌우 중 적어도 어느 하나의 방향으로 회전할 수 있다. 상기 반사부(210)는 상기 방출부(200)에서 방출된 테라헤르츠 파(210)가 상기 시편(700)에 입사되는 경로가 수직인 것을 기준으로 회전할 수 있다. 상기 반사부(210)는 상기 방출부(200)에서 방출된 테라헤르츠 파(210)가 상기 시편(700)에 입사되는 경로가 수직인 것을 기준으로 소정의 각도에 따라 서로 상이한 방향으로 회전할 수 있다.
상기 반사부(210)가 회전한 각도가 0인 경우, 상기 방출부(200)에서 방출된 테라헤르츠 파(210)는 상기 시편에 대해 제1 테라헤르츠 파(230)의 방향으로 조사될 수 있다. 상기 반사부(210)가 회전한 각도가 소정의 각도인 경우, 상기 방출부(200)에서 방출된 테라헤르츠 파(210)는 상기 시편에 대해 제2 테라헤르츠 파(250)의 방향으로 조사될 수 있다. 상기 제1 테라헤르츠 파(230) 및 상기 제2 테라헤르츠 파(250) 중 적어도 어느 하나는 상기 시편에 대해 수직인 방향일 수 있다. 상기 제1 테라헤르츠 파(230)와 상기 제2 테라헤르츠 파(250)는 서로 이격되어 위치할 수 있다. 상기 제1 테라헤르츠 파(230)와 상기 제2 테라헤르츠 파(250)는 상기 제2 거리(d2)만큼 이격되어 위치할 수 있다.

상기 시편 검사 장치(10)는 상기 방출부(200)에서 방출된 테라헤르츠 파(210)가 상기 반사부(300)에 의해 경로가 변환되어, 상기 방출부(200)에서 방출된 테라헤르츠 파(210)의 조사 방향이 고정되어 있어도 상기 시편(700) 상에는 복수의 조사 영역이 형성될 수 있다. 상기 시편 검사 장치(10)는 상기 방출부(200)가 복수의 조사 방향을 가지는 테라헤르츠 파(210)를 조사하지 않더라도 상기 반사부(300)에 의해 다양한 경로의 테라헤르츠 파(210)를 형성할 수 있어, 상기 시편(700)의 전체 영역을 일시에 검사할 수 있다. 또한, 상기 시편 검사 장치(10)는 상기 방출부(200)에서 방출되는 테라헤르츠 파(210)의 세기가 상기 반사부(300)에 의해 다양한 조사 영역에 대해 비슷하게 유지될 수 있어, 상기 시편(700)의 전체 영역을 비교적 균일한 세기로 검사할 수 있다.

도 1 내지 도 4를 참조하여, 상기 초점 조정부(400)가 상기 방출부(200)에서 상기 반사부(300)에 의해 서로 다른 경로로 입사되는 테라헤르츠 파의 초점을 조정할 수 있는 것을 설명하고자 한다.

상기 시편 검사 장치(10)는 적정 직경을 가지는 상기 제1 영역(240) 및 상기 제2 영역(260)을 상기 시편(700)에 대해 조사하여, 상기 시편(700)에 대해 높은 분해능으로 검사를 수행할 수 있다. 상기 시편 검사 장치(10)는 적정 직경을 가지는 상기 제1 영역(240) 및 상기 제2 영역(260)의 적어도 일부 영역이 서로 중첩되어, 상기 시편(700)에 대한 전 영역의 불량 여부를 높은 분해능으로 일시에 검출할 수 있다.

표 5를 고려할 때, 상기 제1 영역(240)은 상기 시편(700)을 검출할 수 있는 적정 직경을 가질 수 있고, 상기 적정 직경은 최소값을 기준으로 1.7%의 오차 범위를 가지는 범위에 포함될 수 있다. 상기 오차 범위는 상기 제1 영역(240)의 크기가 60mm 내지 70mm를 가지는 점 및 상기 제1 거리(d1)에 따라 변경되는 직경 값이 U자형 곡선을 그리는 점을 고려할 수 있다. 상기 제1 영역(240)은 최소값인 64.786mm를 기준으로 1.7% 오차범위를 가지는 64.786mm 내지 65.887mm인 범위에 포함될 수 있다. 상기 제1 영역(240)은 적정 직경을 가질 수 있고, 상기 적정 직경은 64.786mm 내지 65.887mm일 수 있다. 상기 제1 거리(d1)은 상기 제1 영역(240)이 적정 직경을 가질 수 있도록 57mm 내지 60mm일 수 있다. 상기 제1 거리(d1)은 상기 제1 영역(240)이 64.786mm 내지 65.887mm의 직경을 가질 수 있도록 57mm 내지 60mm일 수 있다.

상기 제2 영역(260)의 최소값을 기준으로 형성되는 직경 값의 U자형 곡선의 경우, 최소값을 가지는 상기 제1 거리에 비해 1mm 작은 상기 제1 거리(d1)는 최소값에 비해 직경 값이 크게 증가하고, 최소값을 가지는 상기 제1 거리(d1)에 비해 1mm 내지 4mm 큰 상기 제1 거리(d1)는 최소값에 비해 직경 값이 점차적으로 증가하는 것을 확인할 수 있다. 이를 고려하여, 상기 시편 검사 장치(10)는 상기 제2 영역(260)의 최소값을 가지는 상기 제1 거리(d1)보다 1mm가 작은 상기 제1 거리(d1)의 직경 값을 기초로 상기 적정 직경의 범위를 결정할 수 있다. 상기 적정 직경은 상기 제2 영역(260)의 최소값을 가지는 상기 제1 거리(d1)보다 1mm가 작은 상기 제1 거리(d1)의 직경 값보다 작을 수 있다.

상기 시편(700)은 상기 기판(710) 및 상기 금속 물질(720)을 포함할 수 있고, 상기 기판(710)에 비해 상기 금속 물질(720)의 반사도가 높을 수 있다. 상기 시편(700)이 투명 전극인 경우 상기 기판(710)에 비해 상기 금속 물질(720)의 반사도가 높아, 상기 기판(710)과 상기 금속 물질(720) 간의 테라헤르츠 파의 세기 비교를 할 수 있다. 도 11 내지 도 14를 참조하여, 상기 기판(710)에서의 테라헤르츠 파의 세기(Reference) 및 상기 금속 물질(720)에서의 테라헤르츠 파의 세기(Point 1 또는 Point 2)를 비교할 수 있다. 도 12 및 도 14를 고려할 때, 상기 시편 검사 장치(10)는 상기 기판(710)에서의 테라헤르츠 파의 세기(Reference)에 비해 상기 금속 물질(720)에서의 테라헤르츠 파의 세기(Point 1 또는 Point 2)가 큰 것을 통해 상기 시편(700)의 불량 여부 또는 상기 시편의 불량 영역을 검출할 수 있다.
이를 통해 상기 시편 검사 장치(10)는 상기 기판(710)에서의 반사 테라헤르츠 파의 세기 및 상기 금속 물질(720)에서의 반사 테라헤르츠 파의 세기 비교를 통해 상기 시편(700)에 대한 영상화를 할 수 있다. 또한, 상기 시편 검사 장치(10)는 상기 적정 직경을 가지는 복수의 조사 영역에 기초한 상기 기판(710)에서의 반사 테라헤르츠 파의 세기 및 상기 금속 물질(720)에서의 반사 테라헤르츠 파의 세기 비교를 통해 상기 시편(700)에 대한 불량 여부를 보다 높은 분해능으로 검사할 수 있다. 또한, 상기 시편 검사 장치(10)는 상기 적정 직경을 가지도록 상기 제1 거리(d1) 및 상기 제2 거리(d2)를 변경하여, 상기 적정 직경을 가지는 복수의 조사 영역에 기초하여 얻어진 상기 기판(710)에서의 반사 테라헤르츠 파의 세기 및 상기 금속 물질(720)에서의 반사 테라헤르츠 파의 세기 비교를 통해 상기 시편(700)에 대한 불량 여부를 보다 정확하게 검사할 수 있다.
이상과 같이 실시 예들이 비록 한정된 실시 예와 도면에 의해 설명되었으나, 해당 기술분야에서 통상의 지식을 가진 자라면 상기의 기재로부터 다양한 수정 및 변형이 가능하다. 예를 들어, 설명된 기술들이 설명된 방법과 다른 순서로 수행되거나, 및/또는 설명된 시스템, 구조, 장치, 회로 등의 구성요소들이 설명된 방법과 다른 형태로 결합 또는 조합되거나, 다른 구성요소 또는 균등물에 의하여 대치되거나 치환되더라도 적절한 결과가 달성될 수 있다.
그러므로, 다른 구현들, 다른 실시 예들 및 특허청구범위와 균등한 것들도 후술하는 특허청구범위의 범위에 속한다.
Claims (13)
- 테라헤르츠 파를 조사하는 방출부;상기 방출부에서 조사된 테라헤르츠 파의 경로를 변환시키는 반사부;상기 테라헤르츠 파의 경로에 따라 시편에 제1 영역을 형성하게 하는 초점 조정부 -상기 반사부와 상기 초점 조정부 사이의 거리는 제1 거리로 이격되어 있고, 상기 제1 영역은 제2 영역 및 제3 영역을 포함하고, 상기 제2 영역 및 상기 제3 영역은 제2 거리로 이격되어 있음-;상기 제1 영역에 조사된 상기 테라헤르츠 파가 상기 시편에서 각각 반사된 테라헤르츠 파를 수신하는 수신부; 및상기 제1 거리 및 상기 제2 거리 중 적어도 하나를 제어하고, 상기 테라헤르츠 파의 반사도 차이에 따른 상기 시편의 불량 여부를 검출하는 제어부로 구성되고,상기 제1 거리가 57mm 내지 61mm 인 경우,상기 제2 영역은 64mm 내지 67mm의 직경을 가지고,상기 제3 영역은 적정 직경 -상기 적정 직경은 상기 시편의 불량 여부를 검출할 수 있는 직경을 의미함- 을 각각 가지는 시편 검사 장치.
- 제1 항에 있어서,상기 적정 직경은 최소값을 기준으로 0.2% 내지 2% 이내의 편차를 가지는 시편 검사 장치.
- 제2 항에 있어서,상기 제3 영역의 상기 적정 직경은 67.5mm 내지 68.5mm인 시편 검사 장치.
- 상기 제2 항에 있어서,상기 제1 거리가 58mm 내지 60mm인 경우,상기 제3 영역의 상기 적정 직경은 67.5mm 내지 68.5 또는 75.4mm 내지 75.8mm인 시편 검사 장치.
- 제2 항에 있어서,상기 제1 거리는 59mm 내지 60mm인 경우,상기 제3 영역의 상기 적정 직경은 67.5mm 내지 68.5 또는 75.4mm 내지 75.8mm 또는 87mm 내지 87.6mm인 시편 검사 장치.
- 제2 항에 있어서,상기 제1 거리는 60mm인 경우,상기 제3 영역의 상기 적정 직경은 68mm 내지 103mm인 시편 검사 장치.
- 제2 항에 있어서,상기 제1 거리는 60mm 내지 61mm인 경우,상기 제3 영역의 상기 적정 직경은 102.5mm 내지 102.8mm인 시편 검사 장치.
- 제2 항에 있어서,상기 테라헤르츠 파의 광원은 연속형 또는 펄스형인 시편 검사 장치
- 제2 항에 있어서,상기 테라헤르츠 파의 파장은 3mm 내지 30um인 시편 검사 장치
- 제2 항에 있어서,상기 제2 거리는 상기 반사부가 상기 제어부에 의해 회전되는 각도에 기초하여 결정되는 시편 검사 장치.
- 제2 항에 있어서,상기 시편은 전자 소자 또는 투명 전극이고,상기 전자 소자 또는 투명 전극은 투명 폴리머 기판, 유리, 및 석영 중 어느 하나에 금속 물질로 코팅된 시편 검사 장치.
- 제11 항에 있어서,상기 금속 물질은 인듐 주석 산화물, 인듐 아연 산화물, 불소 도핑 주석 산화물, 및 금속 나노 와이어 중 적어도 어느 하나인 시편 검사 장치.
- 방출부에서 테라헤르츠 파를 조사하는 단계;상기 방출부에서 조사된 테라헤르츠 파의 경로를 반사부를 통해 변환시키는 단계;상기 테라헤르츠 파가 초점 조정부를 통해 시편에 제1 영역을 형성하는 단계 -상기 반사부와 상기 초점 조정부 사이의 거리는 제1 거리로 이격되어 있고, 상기 제1 영역은 제2 영역 및 제3 영역을 포함하고, 상기 제2 영역 및 상기 제3 영역은 제2 거리로 이격되어 있음-;상기 제1 영역에 조사된 상기 테라헤르츠 파가 상기 시편에서 각각 반사된 테라헤르츠 파를 수신부를 통해 수신하는 단계; 및제어부가 상기 제1 거리 및 상기 제2 거리 중 적어도 하나를 제어하고, 상기 테라헤르츠 파의 반사도 차이에 따른 상기 시편의 불량 여부를 검출하는 단계로 구성되고,상기 제1 거리가 57mm 내지 61mm 인 경우,상기 제2 영역은 64mm 내지 67mm의 직경을 가지고,상기 제3 영역은 적정 직경 -상기 적정 직경은 상기 시편의 불량 여부를 검출할 수 있는 직경을 의미함- 을 각각 가지는 시편 검사 방법.
