Description
本発明は、電子ビームを用いて検査・計測を行う走査電子顕微鏡に関する。
電子ビームを用いた試料の観察・検査・計測に用いられる走査電子顕微鏡(SEM:Scanning Electron Microscope)は、電子源から放出された電子を加速し、静電レンズや電磁レンズによって試料表面上に収束させて照射する。これを1次電子と呼んでいる。1次電子の入射によって試料からは信号電子(ここでは低エネルギーの信号電子を2次電子、高エネルギーの信号電子を反射電子と分けて呼ぶ)が放出される。電子ビームを偏向して走査しながら試料から放出される2次電子を検出することで、試料上の微細パターンの走査画像を得ることができる。また、試料に吸収される電子を検出することで吸収電流像を形成することも可能である。2次電子の検出に関し、特許文献1に2次電子検出器に電圧を加えることで検出効率を制御する方法が開示されている。
SEMを検査や計測に用いる際の重要な性能の1つに高速化が上げられる。高速化にはステージ移動の高速化やプローブ電流の大電流化などの他に、焦点補正の高速化も必要となる。焦点補正を行う方法として電磁レンズを用いる方法と静電電極を用いる方法とがあるが、静電電極を用いる方法が高速化には適している。特許文献2には静電電極により焦点補正を行うため、対物レンズ内に静電電極を設けることが開示されている。
深溝や深穴のような立体構造の検査計測を行うためには、高加速の電子線が必要となる。エネルギーの高い電子線を静電により焦点補正を行うためには、高い補正電圧が必要となる。このため、焦点補正の制御効率を高める必要がある。また、焦点補正を行うことによって、信号電子の検出効率が変化するといった副作用は極力抑制される必要がある。
本発明の一実施態様である走査電子顕微鏡は、電子ビームを放出する電子源と対物レンズとを含む電子光学系と、ステージ上に配置され、試料を載置する試料台と、対物レンズと試料台との間に配置され、電子ビームと試料との相互作用により放出される反射電子を検出する反射電子検出器と、反射電子検出器に対応して設けられ、反射電子検出器に電圧を印加する反射電子検出系制御部と、装置制御演算装置とを有し、対物レンズは、ステージ方向に開口を有し、装置制御演算装置は、反射電子検出系制御部から反射電子検出器に印加する電圧を制御することにより、電子ビームの焦点補正を行う。
エネルギーの高い電子ビームを使用する走査電子顕微鏡においても、高速な焦点補正が可能とする。

以下、図面を参照して本発明の実施の形態を説明する。ここでは走査電子顕微鏡(SEM)を例にとって説明するが、本発明はSEM以外の電子ビーム装置にも適用可能である。
図1に示すSEMの全体概略図を用いて説明する。電子源100から放出された電子ビーム(1次電子116)は電子銃101により加速され、第1コンデンサレンズ103、第2コンデンサレンズ105を通り、対物レンズ113によりステージ115上の試料台1025に保持された試料114上に結像して、照射される。対物レンズ上磁路1030にはブースター電圧制御部141から正電圧が、試料114には試料台電圧制御部144から負電圧が印加可能に構成されており、静電レンズを形成し、いわゆる減速光学系を構成可能とされている。ただし、本実施の態様における電子光学系は、減速光学系としては使用しない。また、対物レンズ113の上磁路1030と下磁路1031からなる開口は、ステージ115側に向いており、セミインレンズ型と呼ばれるレンズ構造となっている。これにより分解能の高い電子ビームを形成することが出来る。対物レンズ制御部142は、対物レンズコイル112に流れる励磁電流を制御する。
試料114から放出される低エネルギーの2次電子117は対物レンズ磁場により上方に巻き上げられて対物レンズ上流にある2次電子検出器121により検出される。2次電子117は対物レンズ上流でExB素子1028による偏向作用を受け、メッシュ電極1021を通過して2次電子検出器121に到達する。ExB素子1028は電場と磁場とを直交して発生させることの出来る電子光学素子である。2次電子検出器121は正電圧で2次電子117を吸引するため、メッシュ電極1021はその漏洩電場を遮断する役割を果たしている。一方、高エネルギーの反射電子1017は対物レンズ磁路1030,1031と試料台1025との間にある反射電子検出器1023により検出される。反射電子検出器1023は試料台1025に向かってテーパ形状の孔が形成されており、そのテーパ面(孔の内壁)及び下面にて反射電子1017を検出している。反射電子検出系制御部138は、反射電子検出器1023に印加する電圧を制御するとともに、検出器で検出された信号を増幅して装置制御演算装置146に送る。
1次電子116は、第1走査偏向器106と第2走査偏向器108により試料上を2次元に走査され、結果として試料の2次元画像を得ることが出来る。2次元走査は一般的に横方向のライン走査を縦方向に開始位置を移動しながら行われる。この2次元画像の中心位置は、第1走査偏向器制御部137によって制御される第1走査偏向器106と第2走査偏向器制御部139によって制御される第2走査偏向器108により規定される。第1走査偏向器106及び第2走査偏向器108はいずれも静電偏向器である。2次元画像は装置制御演算装置146により形成され、表示装置147に表示される。なお、電子銃101は電子銃制御部131により、第1コンデンサレンズ103は第1コンデンサレンズ制御部133により、第2コンデンサレンズ105は第2コンデンサレンズ制御部135により、それぞれ制御される。電子銃101の後段には1次電子116のビーム軸を制御するための第1アライナー102が配置され、第1アライナー制御部132によって制御される。また、装置全体を制御する装置制御演算装置146は、記憶装置145に記憶された制御データ等に基づいて電子光学系、検出系の制御部を統一的に制御する。2つの検出器121,1023によって検出される検出信号は、記憶装置145に記憶されたり、表示装置147に表示されたりして利用される。
電子顕微鏡で高い分解能を得るためには対物レンズの焦点距離を短くすることが有効である。本実施例の対物レンズは磁路で形成される開口が相対的に試料台の方向に向いており、レンズ磁場のピークは磁路最下面より下になる。このことで対物レンズと試料の距離以下に焦点距離を短くすることが出来る。静電電極を用いて低電圧で焦点補正を行うためにはレンズ磁場の強度の高い場所に静電電極を配置することが望ましい。従って、本実施例のようなセミインレンズ型の対物レンズにおいて焦点補正を行う場合には、対物レンズ113の磁路の下に静電補正電極を設けることが適切である。一方、高加速SEMの重要な観察ターゲットは深溝や深穴と言った立体構造の検査計測にある。低エネルギーの2次電子では深溝や深穴を脱出することが難しいのに対し、高エネルギーの反射電子であれば溝底や穴底から深溝や深穴を脱出することができるためである。このため、反射電子を検出するために、試料直上に反射電子検出器1023が設置される。そこで、セミインレンズ型対物レンズの磁路と試料台との間に設置される反射電子検出器1023に補正電圧を印加して焦点補正を行うことが、高加速SEMにおいて高速な焦点合わせと高分解能とを両立する上で有効である。また、先に述べたように、補正電極はレンズ磁場のピークに置かれることが最も効果的であるところから、図2に示すように反射電子検出器1023が対物レンズ113の磁束密度(磁場)の最大値となる位置近傍200に配置されることが高い補正感度を得るために望ましい。従って、反射電子検出器1023の配置される位置を試料面よりも磁路下面に近い位置に設置することがより有効である。
特許文献2では焦点補正のための静電レンズとしてアインツエルレンズが用いられ、その両側の電極はアース電位に設定されている。このため、静電レンズ場が制限され、その焦点補正効果が抑制されている。補正電圧を低くするには、補正電圧の効果を出来るだけ向上させることが必要であり、本実施例のように対物レンズ113の上磁路1030、反射電子検出器1023及び試料114を静電電極とし、補正電圧を反射電子検出器1023に印加することで効率の良い静電焦点補正を可能としている。本実施例の電子光学系は減速光学系ではないため、一般的には、対物レンズ113の上磁路1030は基準電位、試料114の電位は基準電位~僅かに負の電位とされているため、反射電子検出器1023に印加される補正電圧により効果的に焦点補正が行える。
なお、低加速SEMでよく使用される減速光学系の場合、対物レンズ113の形成する磁場レンズに重畳されるように、ブースター電圧または試料台電圧により静電レンズが形成されている。このため、さらに反射電子検出器1023に静電焦点補正機能を担わせると重畳された静電レンズの電位分布を大きく乱してしまう副作用が生じる。このため、本構成は、高加速SEMのような減速光学系を適用しない電子光学系に適した構成といえる。
ただし、反射電子検出器と焦点補正のための静電補正電極とを兼用するには、複数の課題がある。その1つは反射電子検出器1023と対物レンズ113との位置あわせ誤差である。具体的には両者の中心軸の誤差と平行性の誤差である。単に反射電子1017を検出するだけであれば、多少の位置ずれや傾斜は問題ないが、補正電圧を印加することにより光学素子として動作させる場合は、これらの機械的な誤差を小さくする必要がある。機械的誤差は、焦点補正を行った際の視野ずれや入射角変化、更には非点収差を生じさせる可能性がある。このため、図1に示すように対物レンズ113と試料台1025との間に支持体1024を設け、反射電子検出器1023の位置と傾斜を調整できるようにしている。
さらに、焦点補正に伴って生じた視野ずれや入射角変化、非点収差を補正するため、静電補正に連動して偏向器(106,108)と非点補正器1034を作動させることで影響を相殺することが望ましい。2段の偏向器による視野ずれまたは入射角の補正、非点補正器による非点収差の補正そのものは公知の技術であり、詳細な説明は省略する。焦点補正との連動動作については、焦点補正と並行して行っても、順番に行ってもかまわない。
また、別の課題として、反射電子検出器1023の感度が変化することがある。図3に示すように反射電子1017は反射電子検出器1023に直接入力される。例えば、反射電子検出器1023にはシンチレータが用いられ、電子を光に変換することにより検出を行っている。シンチレータは入射電子のエネルギーに比例して発光強度が決まるため、例えば反射電子検出器1023に1kV電圧を印加すると、試料114で発生した10kVの反射電子は11kVの反射電子として検出されて、発光強度は10%程度増大する。発光強度の変化は検出された反射電子に基づき形成されるSEM像の明るさ変化となる。すなわち、焦点補正に応じてSEM像の明るさ変化が生じることになり、検査計測の精度の低下を引き起こすおそれがある。なお、反射電子検出器として、光電子増倍管やシリコン光電子増倍管を用いる場合も同様である。
第1の方法として、検査計測の精度低下につながらない程度にSEM像の明るさ変化を抑制する。具体的には、決められた比率以下に明るさ変化を抑えるため、例えば、補正電圧の制御範囲を1次電子116の加速電圧に基づき制限する。例えば、1次電子116の加速電圧の10%以下に制限する場合には、加速電圧30kVの1次電子に対して、補正電圧の制御範囲は300V以下として、SEM像の明るさ変動を抑制する。
第2の方法として、反射電子検出系制御部138における信号増幅率を変化させる。具体的には、補正電圧に応じて信号増幅率を制御することにより、SEM像から焦点補正の影響を抑制することができる。
さらに別の課題として、2次電子検出器121による2次電子検出の効率が変化することが挙げられる。図4は2次電子117の軌道を示す図である。2次電子117は対物レンズ113を通過して上流で検出される。本実施例において、焦点補正のための補正電圧を小さくするには、反射電子検出器1023の内径dを出来るだけ小さくすることが望ましい。しかし、反射電子検出器1023の内径dを小さくすることは反射電子検出器1023が障害となり、2次電子検出器121に到達する2次電子117の数が減少する可能性がある。
このため、反射電子検出器1023の孔の形状を、試料台に向かって内径が大きくなるテーパ形状とした。この孔は1次電子及び2次電子を通過させるために設けられている。図4に示されるように、試料114からの2次電子117は一旦軸外に広がって放出されるが、対物レンズ113により形成される磁場により軸上に収束され、対物レンズ113を通過する。このように、反射電子検出器1023の孔を試料側に向かって広がるテーパ形状とすることにより、2次電子117が軸上に収束する前に反射電子検出器1023に衝突し、試料側に戻されるのを抑制できる。一方、試料に近い場所は図2に示したように、対物レンズ113の磁場の強度は相対的に小さいので、テーパ形状とすることにより静電補正の感度が大きく低下することはない。このように、反射電子検出器1023の孔をテーパ形状とすることにより、静電補正器としての性能を大きく損なうことなく、2次電子検出への影響を小さくすることができる。
2次電子検出器121による2次電子検出の効率を変化させる、さらに別の課題を説明する。図5は、反射電子検出器1023に補正電圧として大きな負電圧を印加した場合の2次電子117の軌道例を示している。この場合、多くの2次電子が反射電子検出器1023の負電圧により試料上に引き戻されてしまい、反射電子検出器1023の上方に抜けることができない。このために2次電子117の検出率が大きく低下してしまう。したがって、2次電子117が反射電子検出器1023を通過する障害とならないよう、反射電子検出器1023には試料台1025に印加される電圧に対して正となる電圧を補正電圧として印加することにする。
補正電圧が正電圧の場合、焦点補正は焦点位置を下流(電子源から試料に向かう方向)に移動させる。言い換えれば、静電での焦点補正は焦点距離を長くすることにのみ用いられることになる。そこで、反射電子検出器1023に所定の正電圧のオフセット電圧を印加した状態で、電磁レンズの焦点位置の粗調整を行う。これにより、補正電圧は正電圧としたまま、焦点位置を上流、下流の双方に調整することが可能になる。
図6は、反射電子検出器1023に補正電圧として正電圧を印加した場合の2次電子117の軌道例を示している。反射電子検出器1023に正電圧を印加する場合、2次電子117が加速されることにより、図4と比較して対物レンズ113のレンズ効果が小さくなる軌道を描く。この軌道変化が2次電子検出効率を変動させる可能性がある。
この課題に対応するSEMの全体概略図を図7に示す。図1に示したSEMと同じ構成については同じ符号を付して示し、重複する説明については省略する。図7の構成においては、2次電子検出効率の変動を抑制する一つの構成として、対物レンズ113の上流(電子源側)に筒状の2次電子制御電極1027を設けて2次電子7117の軌道を制御する。2次電子制御電極制御部2023は、反射電子検出器1023に印加する補正電圧と連動した電圧を2次電子制御電極1027に印加することにより、焦点補正動作に係わらず2次電子検出率を安定化させることができる。
また、2次電子検出効率の変動を抑制する別の構成として、メッシュ電極1021の上流に1次電子116の通過穴を有する円盤状の2次電子反射電極1026を設置する。この2次電子反射電極1026には、2次電子反射電極制御部2020により試料台1025に印加される電圧よりも低い電圧を印加する。この例では試料台1025に負電圧を印加しているため、2次電子反射電極1026に印加される電圧も負電圧となる。これにより焦点補正による軌道変化によりメッシュ電極1021の上方に抜ける2次電子7117をメッシュ電極方向に誘導することができる。このように、多少の2次電子の軌道変化に対しても安定してメッシュ電極1021に2次電子を誘導することができるために、焦点補正に対する2次電子検出効率が安定化する。なお、以上説明した2次電子検出効率の変動を抑制する構成はそのいずれかを用いてもよく、図7のようにその双方を用いるようにしてもよい。
以上、本発明を実施例に基づき説明した。なお、本発明は上記した実施例に限定されるものではなく、様々な変形例が含まれる。例えば、実施例は本発明を分かりやすく説明するために説明したものであるから、必ずしも説明した全ての構成を備えるものに限定されるものではない。また、ある例の構成の一部を他の例の構成に置き換えることが可能であり、また、ある例の構成に他の例の構成を加えることも可能である。また、各例の構成の一部について、他の構成の追加・削除・置換をすることが可能である。

Claims (13)
- 電子ビームを放出する電子源と対物レンズとを含む電子光学系と、
ステージ上に配置され、試料を載置する試料台と、
前記対物レンズと前記試料台との間に配置され、前記電子ビームと前記試料との相互作用により放出される反射電子を検出する反射電子検出器と、
前記反射電子検出器に対応して設けられ、前記反射電子検出器に電圧を印加する反射電子検出系制御部と、
装置制御演算装置とを有し、
前記対物レンズは、前記ステージ方向に開口を有し、
前記装置制御演算装置は、前記反射電子検出系制御部から前記反射電子検出器に印加する電圧を制御することにより、前記電子ビームの焦点補正を行う走査電子顕微鏡。 - 請求項1において、
前記電子光学系は減速光学系を適用しない走査電子顕微鏡。 - 請求項1において、
前記反射電子検出器は、前記反射電子検出器の位置と傾きを調整できる支持体により保持されている走査電子顕微鏡。 - 請求項3において、

前記装置制御演算装置は、前記反射電子検出系制御部から前記反射電子検出器に印加する電圧に連動して前記偏向器制御部を制御することにより、焦点補正に起因する視野ずれまたは前記電子ビームの入射角の補正を行う走査電子顕微鏡。 - 請求項1において、
前記電子光学系が有する非点補正器に対応して設けられ、前記電子ビームの非点収差を制御する非点補正器制御部を有し、
前記装置制御演算装置は、前記反射電子検出系制御部から前記反射電子検出器に印加する電圧に連動して前記非点補正器制御部を制御することにより、焦点補正に起因する前記電子ビームの非点収差の補正を行う走査電子顕微鏡。 - 請求項1において、
前記反射電子検出系制御部から前記反射電子検出器に印加する電圧は、前記電子ビームの加速電圧に基づき制限される走査電子顕微鏡。 - 請求項1において、
前記反射電子検出系制御部から前記反射電子検出器に印加する電圧に応じて、前記反射電子検出系制御部は、前記反射電子検出器からの信号の信号増幅率を制御する走査電子顕微鏡。 - 請求項1において、
前記対物レンズの上流に、前記電子ビームと前記試料との相互作用により放出される2次電子を検出する2次電子検出器を有し、
前記反射電子検出器は前記電子ビーム及び前記2次電子を通過させる孔を有し、前記孔は、前記試料台に向かって内径が大きくなるテーパ形状を有する走査電子顕微鏡。 - 請求項9において、
前記反射電子検出系制御部は、前記試料台に印加される電圧に対して正となる電圧を前記反射電子検出器に印加する走査電子顕微鏡。 - 請求項10において、
前記反射電子検出系制御部から前記反射電子検出器に印加する電圧は、正のオフセット電圧を有する走査電子顕微鏡。 - 請求項9において、
前記2次電子検出器の漏洩電場を遮断するためのメッシュ電極よりも上流に設けられる2次電子反射電極を有し、
前記2次電子反射電極には、前記試料台に印加される電圧よりも低い電圧が印加される走査電子顕微鏡。 - 請求項9において、
前記対物レンズの上流に設けられ、前記2次電子の軌道を制御する2次電子制御電極と、
前記2次電子制御電極に対応して設けられる2次電子制御電極制御部とを有し、
前記装置制御演算装置は、前記反射電子検出系制御部から前記反射電子検出器に印加する電圧に連動して前記2次電子制御電極制御部を制御することにより、前記2次電子検出器の2次電子検出効率の変動を抑制する走査電子顕微鏡。
