Description
本技術は、優れた放熱性と電磁波抑制及び静電放電対策が施された電子機器に関し、特に半導体装置に好適に適用できるものである。本出願は、日本国において2018年6月26日に出願された日本特許出願番号特願2018-121354を基礎として優先権を主張するものであり、この出願は参照されることにより、本出願に援用される。
近年、電子機器は、小型化の傾向をたどる一方、アプリケーションの多様性のために電力消費量をそれほど変化させることができないため、機器内における放熱対策がより一層重要視されている。
上述した電子機器における放熱対策として、銅やアルミ等といった熱伝導率の高い金属材料で作製された放熱板や、ヒートパイプ、ヒートシンク等が広く利用されている。これらの熱伝導性に優れた放熱部品は、放熱効果又は機器内の温度緩和を図るため、電子機器内における発熱部である半導体パッケージ等の電子部品に近接するようにして配置される。また、これらの熱伝導性に優れた放熱部品は、発熱部である電子部品から低温の場所に亘って配置される。
ただし、電子機器内における発熱部は、電流密度が高い半導体素子等の電子部品であり、電流密度が高いということは、不要輻射の成分となり得る電界強度又は磁界強度が大きいことが考えられる。このため、金属で作製された放熱部品を電子部品の近辺に配置すると、熱の吸収を行うとともに、電子部品内を流れる電気信号の高調波成分をも拾ってしまうという問題があった。具体的には、放熱部品が金属材料で作製されているため、それ自体が高調波成分のアンテナとして機能したり、高調波ノイズ成分の伝達経路として働いてしまうような場合である。
そのため、放熱性と電磁波抑制効果の両立が図られた技術の開発が望まれている。例えば特許文献1には、フィン用穴を有するプリント基板に実装された電子部品を覆うシールドケースと、放熱フィンとを備え、前記フィン用穴から放熱フィンの一部をシールドケースの外側に露出させる、という技術が開示されている。
しかしながら、特許文献1の技術では、ある程度の放熱性を確保できるものの、シールドケースにフィン用穴が設けられていることによって、電磁波抑制効果を十分に得ることができず、放熱性と電磁波抑制効果の両立を図ることはできないと考えられる。
また、帯電した人体が電子機器に接触する際に蓄積された静電気が電子機器内部に放電されることにより、半導体素子などの電子部品に誤動作や損傷をもたらす可能性があることから、上述した放熱対策と電磁波抑制対策に加えてESD(electro-static discharge;静電気放電)対策を同時に施すことが求められている。
本発明は、かかる事情に鑑みてなされたものであって、優れた放熱性、電磁波抑制効果を有するとともに、ESD対策が施された電子機器を提供することを目的とする。
本発明者らは、上記の課題を解決するべく検討を重ね、グラウンドに接続された導電シールドカンを、電子部品を覆うように設けることによって、優れた電磁波吸収性能を実現できるとともに、導電シールドカンに開口部を設けるとともに、少なくともその開口部を介して導電性熱伝導シートを形成して、電子部品と冷却部材とを繋ぐことによって、電磁波吸収性能を低下させることなく、放熱性についても向上させることができることに着目した。さらに、有効なESD対策を施すべく絶縁部材を所定の位置に配置することで、放熱対策と電磁波抑制対策に加えてESD対策を同時に実現することができることを見出した。その結果、本技術に係る電子機器は、放熱性、電磁波抑制効果及びESD対策を同時に高いレベルで実現できる。
本技術は上記知見に基づきなされたものであり、本技術に係る電子機器は、基板上に設けられた電子部品と、開口部を有し、上記電子部品を囲うように設けられ、グラウンドに接続された導電シールドカンと、上記導電シールドカンの上部に設けられた導電性冷却部材と、上記電子部品と上記導電性冷却部材との間に設けられた導電性熱伝導シートと、上記導電性熱伝導シートと上記導電性冷却部材との間に設けられ、上記開口部を介して上記電子部品と対向する絶縁部材とを備え、上記絶縁部材は、上記開口部を介して対向する上記電子部品の領域以上の大きさを有し、上記導電性熱伝導シートを介して上記導電シールドカンと上記導電性冷却部材とが電気的に接続されているものである。
本技術によれば、放熱性、電磁波抑制及びESD対策を同時に高いレベルで実現できる電子機器を提供することが可能となる。
以下、本技術が適用された電子機器について、図面を参照しながら詳細に説明する。なお、本技術は、以下の実施形態のみに限定されるものではなく、本技術の要旨を逸脱しない範囲内において種々の変更が可能であることは勿論である。また、図面は模式的なものであり、各寸法の比率等は現実のものとは異なることがある。具体的な寸法等は以下の説明を参酌して判断すべきものである。また、図面相互間においても互いの寸法の関係や比率が異なる部分が含まれていることは勿論である。
以下では、本技術が適用された電子機器の一例を、電子部品として半導体素子を用いた半導体装置を例に説明する。本技術が適用された半導体装置1は、図1に示すように、半導体素子30と、導電シールドカン20と、導電性冷却部材40と、絶縁部材50と、導電性熱伝導シート10とを備える。
この半導体装置1では、開口部21を有し、半導体素子30を囲うように設けられた導電シールドカン20を有し、また、導電性熱伝導シート10が、半導体素子30と、導電性冷却部材40との間に形成されている。
半導体素子30は、熱及び電磁波の発生源となるが、該半導体素子30を囲うように導電シールドカン20を設けていること、導電シールドカン20はグラウンド32に接続されていること、導電シールドカン20の開口部21の周囲に導電性熱伝導シート10が設けられるとともに導電性熱伝導シート10を介して導電性冷却部材40と接続されることによって、これらグラウンド32、導電シールドカン20、導電性熱伝導シート10及び導電性冷却部材40によって半導体素子30を遮蔽する仮想的なシールドカンが形成され、電磁波遮蔽が可能となるため、優れた電磁波抑制効果が得られる。
さらに、導電シールドカン20に開口部21を形成し、熱伝導性の高い導電性熱伝導シート10を半導体素子30と導電性冷却部材40との間に設けることによって、導電性冷却部材40への熱伝導が大きく改善される結果、優れた放熱性についても実現できる。
また、半導体装置1は、半導体素子30と導電性冷却部材40との間に絶縁部材50が設けられることにより、開口部21を介して半導体素子30と絶縁部材50とが対向することを特徴とする。
導電性熱伝導シート10は、半導体素子30の発熱を効率よく導電性冷却部材40に伝えるが、一方で導電性冷却部材40に放電された静電気が半導体素子30に伝わる恐れもある。しかし、半導体装置1は、導電性熱伝導シート10と導電性冷却部材40との間に絶縁部材50設けることにより絶縁部材50を導電シールドカン20の開口部21を介して半導体素子30と対向させている。且つ、半導体装置1は、導電性熱伝導シート10を介して導電シールドカン20と導電性冷却部材40とが電気的に接続されている。これにより、半導体装置1は、導電性冷却部材40に放電された静電気Sが、絶縁部材50を回避して導電性熱伝導シート10を流れ、導電シールドカン20を介してグラウンド32に流すことができる。したがって、半導体装置1は、導電性冷却部材40に放電された静電気が半導体素子30などの電子部品に伝わることを防止でき、誤動作や損傷が生じることを防止することができる。
ここで、開口部21を介して半導体素子30と絶縁部材50とが対向するとは、絶縁部材50が開口部21から導電性冷却部材40側に臨む半導体素子30の全領域と正対する場合の他、有効なESD(electro-static discharge;静電気放電)対策の効果を奏する限り、絶縁部材50が開口部21から導電性冷却部材40側に臨む半導体素子30の一部と重畳する場合も含むものである。
次に、半導体装置1を構成する各部材について説明する。
[半導体素子]
半導体装置1は、図1に示すように、基板31上に形成された半導体素子30を備える。ここで、半導体素子30については、半導体による電子部品であれば特に限定されるものではない。例えば、ICやLSI等の集積回路、CPU、MPU、グラフィック演算素子、イメージセンサなどが挙げられる。

図1では、説明の便宜のために、導電シールドカン20が基板31を貫通してグラウンド32に直接接続するように示されている。ただし、一般的な実用に際しては、図2に示すように、基板31の面上に、半導体素子30の周りを囲むように、全周あるいは部分的にランド33を設け、この部分に導電シールドカン20を半田等により接続する。ランド33は、基板31に形成されたスルーホール(図示せず)によりグラウンド32と電気的に接続されており、これにより導電シールドカン20はグラウンド32と電気的に接合される。
なお、基板31は、半導体素子30が実装される位置に、マイクロストリップライン35が設けられている。
[シールドカン]
半導体装置1は、図1に示すように、開口部21を有し、半導体素子30の少なくとも一部を導電性冷却部材40側に臨ませるとともに、グラウンド32に接続された導電シールドカン20を備える。半導体装置1は、グラウンド32に接続された導電シールドカン20が、導電性熱伝導シート10及び導電性冷却部材40とともに半導体素子30を遮蔽することにより、電磁波のシールドが可能となり、電磁波抑制効果を奏する。なお、後述するように、半導体装置1は、開口部21より臨む半導体素子30と導電性冷却部材40とを導電性熱伝導シート10を介して熱的に接続することにより、半導体素子30の熱を効率よく導電性冷却部材40へ放熱することができる。
半導体装置1は、図1に示すように、開口部21を有し、半導体素子30の少なくとも一部を導電性冷却部材40側に臨ませるとともに、グラウンド32に接続された導電シールドカン20を備える。半導体装置1は、グラウンド32に接続された導電シールドカン20が、導電性熱伝導シート10及び導電性冷却部材40とともに半導体素子30を遮蔽することにより、電磁波のシールドが可能となり、電磁波抑制効果を奏する。なお、後述するように、半導体装置1は、開口部21より臨む半導体素子30と導電性冷却部材40とを導電性熱伝導シート10を介して熱的に接続することにより、半導体素子30の熱を効率よく導電性冷却部材40へ放熱することができる。
導電シールドカン20を構成する材料としては、導電率が高く、且つ電磁波のシールド効果が高いものであれば特に限定はされない。例えば、アルミ、銅、ステンレス等の導電率の高い金属や、導電性の高い磁性体等を用いることができる。導電性の高い磁性体材料としては、パーマロイ、センダスト、Fe系若しくはCo系のアモルファス材料、微結晶材料等が挙げられる。シールドカン20を構成する材料として、上述のような磁性体材料を用いた場合には、電気的シールド効果のほかに、磁気的シールド効果及び磁気的吸収効果についても期待できる。
導電シールドカン20に設けられた開口部21は、導電シールドカン20に設けられた貫通孔のことである。導電シールドカン20は、開口部21を介して半導体素子30と絶縁部材50及び導電性冷却部材40とが対向されるとともに、後述する導電性熱伝導シート10が、半導体素子30と冷却部材と40との間に設けられている。すなわち、導電性熱伝導シート10は、図1に示すように、半導体素子30と導電性冷却部材40とを結ぶ方向(図1では各部材の積層方向)に形成される。
開口部21の大きさについては、特に限定はされず、半導体素子30の大きさ等に応じて適宜変更することができる。開口部21は、開口面積が小さい方が、電磁波の放出を少なくでき、放射電磁界を小さくすることが可能である。ただし、半導体素子30からの熱を逃がすという観点からは、開口部21を大きくして大きな導電性熱伝導シート10を用いることが好ましい。そのため、開口部21の大きさは、半導体装置1に要求される熱伝導性や電磁ノイズ抑制効果に応じて適宜変更することになる。
[導電性冷却部材]
半導体装置1は、図1に示すように、導電シールドカン20の上部に導電性冷却部材40を備える。導電性冷却部材40は、熱源となる半導体素子30から発生する熱を吸収し、外部に放散させるための部材である。導電性冷却部材40は、後述する導電性熱伝導シート10を介して、半導体素子30と接続されることによって、半導体素子30が発生した熱を外部に拡散させ、半導体装置1の放熱性を確保できる。
半導体装置1は、図1に示すように、導電シールドカン20の上部に導電性冷却部材40を備える。導電性冷却部材40は、熱源となる半導体素子30から発生する熱を吸収し、外部に放散させるための部材である。導電性冷却部材40は、後述する導電性熱伝導シート10を介して、半導体素子30と接続されることによって、半導体素子30が発生した熱を外部に拡散させ、半導体装置1の放熱性を確保できる。
導電性冷却部材40の種類については、特に限定はされず、半導体装置1の種類に応じて適宜選択することができる。例えば、放熱器、冷却器、ヒートシンク、ヒートスプレッダ、ダイパッド、冷却ファン、ヒートパイプ、金属カバー、電子機器筐体等が挙げられる。これらの放熱部材の中でも、より優れた放熱性が得られる点からは、放熱器、冷却器又はヒートシンクを用いることが好ましい。
なお、導電性冷却部材40は、図1に示すように、導電シールドカン20の上部に設けられるが、導電シールドカン20とは接しておらず、一定の距離を開けて設けられる。後述する導電性熱伝導シート10を、導電シールドカン20の上面20aと、導電性冷却部材40との間に設け、導電性熱伝導シート10を介して導電シールドカン20と導電性冷却部材40とを電気的に接続するためである。
[導電性熱伝導シート]
半導体装置1は、図1に示すように、導電シールドカン20及び導電性冷却部材40の間に挟持されるとともに、半導体素子30及び導電性冷却部材40に接触された導電性を有する熱伝導シート10を備える。そして、半導体装置1は、導電性熱伝導シート10を介して導電シールドカン20と導電性冷却部材40とが電気的に接続されるとともに、導電性熱伝導シート10を介して半導体素子30と導電性冷却部材40が熱的に接続される。
半導体装置1は、図1に示すように、導電シールドカン20及び導電性冷却部材40の間に挟持されるとともに、半導体素子30及び導電性冷却部材40に接触された導電性を有する熱伝導シート10を備える。そして、半導体装置1は、導電性熱伝導シート10を介して導電シールドカン20と導電性冷却部材40とが電気的に接続されるとともに、導電性熱伝導シート10を介して半導体素子30と導電性冷却部材40が熱的に接続される。
導電性を有し且つ熱伝導性の高い導電性熱伝導シート10が、半導体素子30と導電性冷却部材40との間に設けられることで、半導体素子30の熱を導電性熱伝導シート10を介して導電性冷却部材40へ伝達し放熱性を向上させることが可能となる。また、導電性熱伝導シート10を介して導電シールドカン20と導電性冷却部材40とが電気的に接続されることで、導電性冷却部材40に放電された静電気をグラウンド32に接続された導電シールドカン20に流すことができる。
導電性熱伝導シート10は、柔軟性や粘着性を有することが好ましい。柔軟性を有することにより、取り扱いが容易となるとともに、半導体素子30や導電シールドカン20、導電性冷却部材40との密着性が向上され、良好な熱伝導及び導通が図られる。また、柔軟性を有することにより、導電性冷却部材40による加圧が可能となり、より密着性を確保することができ、また膨張や収縮が生じた場合にも密着性を維持することができる。
導電性熱伝導シート10を構成する材料については、優れた導電性及び熱伝導性を有するものであれば特に限定はされない。例えば、高いレベルで、導電性及び熱伝導性を実現できる点からは、導電性熱伝導シート10として、バインダ樹脂と、熱伝導性充填剤と、導電性充填剤とを含む、熱伝導シートを用いることができる。以下、導電性熱伝導シート10を構成する材料について記載する。
[バインダ樹脂]
導電性熱伝導シート10を構成するバインダ樹脂とは、導電性熱伝導シート10の基材となる樹脂成分のことである。その種類については、特に限定されず、公知のバインダ樹脂を適宜選択することができる。例えば、バインダ樹脂の一つとして、熱硬化性樹脂が挙げられる。
導電性熱伝導シート10を構成するバインダ樹脂とは、導電性熱伝導シート10の基材となる樹脂成分のことである。その種類については、特に限定されず、公知のバインダ樹脂を適宜選択することができる。例えば、バインダ樹脂の一つとして、熱硬化性樹脂が挙げられる。
前記熱硬化性樹脂としては、例えば、架橋性ゴム、エポキシ樹脂、ポリイミド樹脂、ビスマレイミド樹脂、ベンゾシクロブテン樹脂、フェノール樹脂、不飽和ポリエステル、ジアリルフタレート樹脂、シリコーン、ポリウレタン、ポリイミドシリコーン、熱硬化型ポリフェニレンエーテル、熱硬化型変性ポリフェニレンエーテル等が挙げられる。これらは、1種単独で使用してもよいし、2種以上を併用してもよい。
なお、前記架橋性ゴムとしては、例えば、天然ゴム、ブタジエンゴム、イソプレンゴム、ニトリルゴム、水添ニトリルゴム、クロロプレンゴム、エチレンプロピレンゴム、塩素化ポリエチレン、クロロスルホン化ポリエチレン、ブチルゴム、ハロゲン化ブチルゴム、フッ素ゴム、ウレタンゴム、アクリルゴム、ポリイソブチレンゴム、シリコーンゴム等が挙げられる。これらは、1種単独で使用してもよいし、2種以上を併用してもよい。
また、上述した熱硬化性樹脂の中でも、成形加工性及び耐候性に優れるとともに、電子部品に対する密着性及び追従性の点から、シリコーンを用いることが好ましい。シリコーンとしては、特に制限はなく、目的に応じてシリコーンの種類を適宜選択することができる。
上述した成形加工性、耐候性、密着性等を得る観点からは、前記シリコーンとして、液状シリコーンゲルの主剤と、硬化剤とから構成されるシリコーンであることが好ましい。そのようなシリコーンとしては、例えば、付加反応型液状シリコーン、過酸化物を加硫に用いる熱加硫型ミラブルタイプのシリコーン等が挙げられる。
前記付加反応型液状シリコーンとしては、ビニル基を有するポリオルガノシロキサンを主剤、Si-H基を有するポリオルガノシロキサンを硬化剤とした、2液性の付加反応型シリコーン等を用いることが好ましい。なお、前記液状シリコーンゲルの主剤と、硬化剤との組合せにおいて、前記主剤と前記硬化剤との配合割合としては、質量比で、主剤:硬化剤=35:65~65:35であることが好ましい。
また、導電性熱伝導シート10における前記バインダ樹脂の含有量は、特に制限されず、目的に応じて適宜選択することができる。例えば、シートの成形加工性や、シートの密着性等を確保する観点からは、導電性熱伝導シート10の20体積%~50体積%程度であることが好ましく、30体積%~40体積%であることがより好ましい。
[熱伝導性充填剤]
導電性熱伝導シート10は、バインダ樹脂内に熱伝導性充填剤を含む。該熱伝導性充填剤は、シートの熱伝導性を向上させるための成分である。熱伝導性充填剤の種類については、特に限定はされないが、より高い熱伝導性を実現できる点からは、繊維状の熱伝導性充填剤を用いることが好ましい。
導電性熱伝導シート10は、バインダ樹脂内に熱伝導性充填剤を含む。該熱伝導性充填剤は、シートの熱伝導性を向上させるための成分である。熱伝導性充填剤の種類については、特に限定はされないが、より高い熱伝導性を実現できる点からは、繊維状の熱伝導性充填剤を用いることが好ましい。
なお、繊維状の熱伝導性充填剤の「繊維状」とは、アスペクト比の高い(およそ6以上)の形状のことをいう。そのため、本発明では、繊維状や棒状等の熱導電性充填剤だけでなく、アスペクト比の高い粒状の充填材や、フレーク状の熱導電性充填剤等も繊維状の熱伝導性充填剤に含まれる。
前記繊維状の熱伝導性充填剤の種類については、繊維状で且つ熱伝導性の高い材料であれば特に限定はされず、例えば、銀、銅、アルミニウム等の金属、アルミナ、窒化アルミニウム、炭化ケイ素、グラファイト等のセラミックス、炭素繊維等が挙げられる。これらの繊維状の熱伝導性充填剤の中でも、より高い熱伝導性を得られる点からは、炭素繊維を用いることがより好ましい。
なお、前記熱伝導性充填剤については、一種単独でもよいし、二種以上を混合して用いてもよい。また、二種以上の熱伝導性充填剤を用いる場合には、いずれも繊維状の熱伝導性充填剤であってもよいし、繊維状の熱伝導性充填剤と別の形状の熱伝導性充填剤とを混合して用いてもよい。
前記炭素繊維の種類について特に制限はなく、目的に応じて適宜選択することができる。例えば、ピッチ系、PAN系、PBO繊維を黒鉛化したもの、アーク放電法、レーザー蒸発法、CVD法(化学気相成長法)、CCVD法(触媒化学気相成長法)等で合成されたものを用いることができる。これらの中でも、高い熱伝導性が得られる点から、PBO繊維を黒鉛化した炭素繊維、ピッチ系炭素繊維がより好ましい。
また、前記炭素繊維は、必要に応じて、その一部又は全部を表面処理して用いることができる。前記表面処理としては、例えば、酸化処理、窒化処理、ニトロ化、スルホン化、あるいはこれらの処理によって表面に導入された官能基若しくは炭素繊維の表面に、金属、金属化合物、有機化合物等を付着あるいは結合させる処理等が挙げられる。前記官能基としては、例えば、水酸基、カルボキシル基、カルボニル基、ニトロ基、アミノ基等が挙げられる。
さらに、前記繊維状の熱伝導性充填剤の平均繊維長(平均長軸長さ)についても、特に制限はなく適宜選択することができるが、確実に高い熱伝導性を得る点から、50μm~300μmの範囲であることが好ましく、75μm~275μmの範囲であることがより好ましく、90μm~250μmの範囲であることが特に好ましい。さらにまた、前記繊維状の熱伝導性充填剤の平均繊維径(平均短軸長さ)についても、特に制限はなく適宜選択することができるが、確実に高い熱伝導性を得る点から、4μm~20μmの範囲であることが好ましく、5μm~14μmの範囲であることがより好ましい。
前記繊維状の熱伝導性充填剤のアスペクト比(平均長軸長さ/平均短軸長さ)については、確実に高い熱伝導性を得る点から、6以上であるものが用いられ、7~30であることが好ましい。前記アスペクト比が小さい場合でも熱伝導率等の改善効果はみられるが、配向性が低下するなどにより大きな特性改善効果が得られないため、アスペクト比は6以上とする。一方、30を超えると、導電性熱伝導シート10中での分散性が低下するため、十分な熱伝導率を得られないおそれがある。
ここで、前記繊維状の熱伝導性充填剤の平均長軸長さ、及び平均短軸長さは、例えばマイクロスコープ、走査型電子顕微鏡(SEM)等によって測定し、複数のサンプルから平均を算出することができる。
また、導電性熱伝導シート10における前記繊維状の熱伝導性充填剤の含有量としては、特に制限はなく、目的に応じて適宜選択することができるが、4体積%~40体積%であることが好ましく、5体積%~30体積%であることがより好ましく、6体積%~20体積%であることが特に好ましい。前記含有量が4体積%未満であると、十分に低い熱抵抗を得ることが困難になるおそれがあり、40体積%を超えると、導電性熱伝導シート10の成型性及び前記繊維状の熱伝導性充填剤の配向性に影響を与えてしまうおそれがある。
さらに、導電性熱伝導シート10では、前記熱伝導性充填剤が一方向又は複数の方向に配向していることが好ましい。前記熱伝導性充填剤を配向させることによって、より高い熱伝導性や電磁波吸収性を実現できるためである。
例えば、導電性熱伝導シート10による熱伝導性を高め、半導体装置の放熱性を向上させたい場合には、前記熱伝導性充填剤をシート面に対して略垂直状に配向させることができる。一方、導電性熱伝導シート10による電磁波シールド性能を高め、半導体装置の電磁波抑制効果を向上させたい場合には、前記熱伝導性充填剤をシート面に対して略平行状に配向させることができる。
ここで、前記シート面に対して略垂直状や、略平行の方向は、前記シート面方向に対してほぼ垂直な方向やほぼ平行な方向を意味する。ただし、前記熱伝導性充填剤の配向方向は、製造時に多少のばらつきはあるため、本発明では、上述したシート面の方向に対して垂直な方向や平行な方向から±20°程度のズレは許容される。
なお、前記熱伝導性充填剤の配向角度を整える方法については、特に限定はされない。例えば、導電性熱伝導シート10の元になるシート用成形体を作製し、繊維状の熱伝導性充填剤を配向させた状態で、切り出し角度を調整することによって、配向角度の調整が可能となる。
[導電性充填剤]
導電性熱伝導シート10は、バインダ樹脂内に導電性充填剤を含む。該導電性充填剤は、シートの導電性を向上させるための成分である。導電性充填剤の種類については、特に限定はされないが、より高い導電性を実現するとともに、シートの厚さ方向に導通しやすく、シートの面方向に導通しにくい導電異方性を備える点からは、繊維状の導電性充填剤を用いることが好ましい。
導電性熱伝導シート10は、バインダ樹脂内に導電性充填剤を含む。該導電性充填剤は、シートの導電性を向上させるための成分である。導電性充填剤の種類については、特に限定はされないが、より高い導電性を実現するとともに、シートの厚さ方向に導通しやすく、シートの面方向に導通しにくい導電異方性を備える点からは、繊維状の導電性充填剤を用いることが好ましい。
この種の導電性充填剤は、上述した熱伝導性充填剤のうち、導電性を有する材料により兼用させることができる。なかでも、炭素繊維は、高い熱伝導性及び導電性を備えることから好適に用いることができる。
そして、繊維状の導電性充填剤をシート面に対して略垂直状に配向させることにより、導電性熱伝導シート10は、シートの厚さ方向に導通しやすく、シートの面方向に導通しにくい導電異方性を備えることが好ましい。導電性熱伝導シート10は、導電シールドカン20と導電性冷却部材40とに挟持されることにより、導電性冷却部材40に放電された静電気を導電シールドカン20に流すものであり、後述する絶縁部材50を回避して導電性熱伝導シート10に流入した静電気は、基本的には、相対的に電気抵抗の低い導電シールドカン20側に流れるが、導電異方性を備えることにより、絶縁部材50の下方に回り込むことが抑制され、より確実に半導体素子30に伝わることを防止できる。導電性熱伝導シート10は、厚さ方向に対する面内方向の電気抵抗比が高いほど良く、例えば、100倍以上とする。
[無機物フィラー]
また、導電性熱伝導シート10は、上述したバインダ樹脂、熱伝導性充填剤及び導電性充填剤に加えて、無機物フィラーをさらに含むことができる。導電性熱伝導シート10の熱伝導性をより高め、シートの強度を向上できるからである。
また、導電性熱伝導シート10は、上述したバインダ樹脂、熱伝導性充填剤及び導電性充填剤に加えて、無機物フィラーをさらに含むことができる。導電性熱伝導シート10の熱伝導性をより高め、シートの強度を向上できるからである。
前記無機物フィラーとしては、形状、材質、平均粒径等については特に制限がされず、目的に応じて適宜選択することができる。前記形状としては、例えば、球状、楕円球状、塊状、粒状、扁平状、針状等が挙げられる。これらの中でも、球状、楕円形状が充填性の点から好ましく、球状が特に好ましい。
前記無機物フィラーの材料としては、例えば、窒化アルミニウム(窒化アルミ:AlN)、シリカ、アルミナ(酸化アルミニウム)、窒化ホウ素、チタニア、ガラス、酸化亜鉛、炭化ケイ素、ケイ素(シリコン)、酸化珪素、金属粒子等が挙げられる。これらは、一種単独で使用してもよいし、二種以上を併用してもよい。これらの中でも、アルミナ、窒化ホウ素、窒化アルミニウム、酸化亜鉛、シリカが好ましく、熱伝導率の点から、アルミナ、窒化アルミニウムが特に好ましい。
また、前記無機物フィラーは、表面処理が施されたものを用いることもできる。前記表面処理としてカップリング剤で前記無機物フィラーを処理すると、前記無機物フィラーの分散性が向上し、導電性熱伝導シート10の柔軟性が向上する。
前記無機物フィラーの平均粒径については、無機物の種類等に応じて適宜選択することができる。前記無機物フィラーがアルミナの場合、その平均粒径は、1μm~10μmであることが好ましく、1μm~5μmであることがより好ましく、4μm~5μmであることが特に好ましい。前記平均粒径が1μm未満であると、粘度が大きくなり、混合しにくくなるおそれがある。一方、前記平均粒径が10μmを超えると、導電性熱伝導シート10の熱抵抗が大きくなるおそれがある。
さらに、前記無機物フィラーが窒化アルミニウムの場合、その平均粒径は、0.3μm~6.0μmであることが好ましく、0.3μm~2.0μmであることがより好ましく、0.5μm~1.5μmであることが特に好ましい。前記平均粒径が、0.3μm未満であると、粘度が大きくなり、混合しにくくなるおそれがあり、6.0μmを超えると、導電性熱伝導シート10の熱抵抗が大きくなるおそれがある。
なお、前記無機物フィラーの平均粒径については、例えば、粒度分布計、走査型電子顕微鏡(SEM)により測定することができる。
[磁性金属粉]
さらに、導電性熱伝導シート10は、上述したバインダ樹脂、繊維状の熱伝導性繊維及び無機物フィラーに加えて、磁性金属粉をさらに含むことが好ましい。該磁性金属粉を含むことで、導電性熱伝導シート10に電磁波吸収性を付与させることができる。
さらに、導電性熱伝導シート10は、上述したバインダ樹脂、繊維状の熱伝導性繊維及び無機物フィラーに加えて、磁性金属粉をさらに含むことが好ましい。該磁性金属粉を含むことで、導電性熱伝導シート10に電磁波吸収性を付与させることができる。
前記磁性金属粉の種類については、電磁波吸収性を有すること以外は、特に限定されず、公知の磁性金属粉を適宜選択することができる。例えば、アモルファス金属粉や、結晶質の金属粉末を用いることができる。アモルファス金属粉としては、例えば、Fe-Si-B-Cr系、Fe-Si-B系、Co-Si-B系、Co-Zr系、Co-Nb系、Co-Ta系のもの等が挙げられ、結晶質の金属粉としては、例えば、純鉄、Fe系、Co系、Ni系、Fe-Ni系、Fe-Co系、Fe-Al系、Fe-Si系、Fe-Si-Al系、Fe-Ni-Si-Al系のもの等が挙げられる。さらに、前記結晶質の金属粉としては、結晶質の金属粉に、N(窒素)、C(炭素)、O(酸素)、B(ホウ素)等を微量加えて微細化させた微結晶質金属粉を用いてもよい。
なお、前記磁性金属粉については、材料が異なるものや、平均粒径が異なるものを二種以上混合したものを用いてもよい。
また、前記磁性金属粉については、球状、扁平状等の形状を調整することが好ましい。例えば、充填性を高くする場合には、粒径が数μm~数十μmであって、球状である磁性金属粉を用いることが好ましい。このような磁性金属粉末は、例えばアトマイズ法や、金属カルボニルを熱分解する方法により製造することができる。アトマイズ法とは、球状の粉末が作りやすい利点を有し、溶融金属をノズルから流出させ、流出させた溶融金属に空気、水、不活性ガス等のジェット流を吹き付けて液滴として凝固させて粉末を作る方法である。アトマイズ法によりアモルファス磁性金属粉末を製造する際には、溶融金属が結晶化しないようにするために、冷却速度を1×106(K/s)程度にすることが好ましい。
上述したアトマイズ法により、アモルファス合金粉を製造した場合には、アモルファス合金粉の表面を滑らかな状態とすることができる。このように表面凹凸が少なく、比表面積が小さいアモルファス合金粉を磁性金属粉として用いると、バインダ樹脂に対して充填性を高めることができる。さらに、カップリング処理を行うことで充填性をより向上できる。
なお、導電性熱伝導シート10は、上述した、バインダ樹脂、熱伝導性充填剤、導電性充填剤、無機物フィラー及び磁性金属粉に加えて、目的に応じてその他の成分を適宜含むことも可能である。その他の成分としては、例えば、チキソトロピー性付与剤、分散剤、硬化促進剤、遅延剤、微粘着付与剤、可塑剤、難燃剤、酸化防止剤、安定剤、着色剤等が挙げられる。
図3は導電性熱伝導シート10の製造工程の一例を示す模式図である。図3に示すように、導電性熱伝導シート10は、押出し、成形、硬化、切断(スライス)などの一連の工程を経て製造される。まず、バインダ樹脂、充填剤、無機物フィラー、磁性金属粉を混合、及び撹拌し熱伝導性樹脂組成物を調製する。次に、調製した熱伝導性樹脂組成物を直方体等の所定の形状に押出し成型して硬化することにより、熱伝導性樹脂組成物の成形体を得る。この時、調製した熱伝導性樹脂組成物を押出し成型する際に、複数のスリットを通過させることで熱伝導性樹脂組成物中に配合された炭素繊維等の充填剤を押出し方向に配向させることができる。次に、得られた成型体を硬化させた後、硬化した成型体を押出し方向に対し垂直方向に超音波カッターで所定の厚みに切断することにより、導電性熱伝導シート10が作製できる。この導電性熱伝導シート10は、厚さ方向に炭素繊維等の充填剤が配向されることにより、厚さ方向に熱伝導性及び導電性が高く、面方向に熱伝導性及び導電性が低い、熱的及び電気的異方性を備える。
導電性熱伝導シート10のサイズについては、特に限定はされないが、シールドカン20の開口部21を介して対向する半導体素子30と冷却部材40との間に設けられるとともに、導電シールドカン20と導電性冷却部材40とを電気的に接続するため、図1に示すように、少なくとも開口部21の面積よりも大きな被覆面積を有する。また、導電性熱伝導シート10の被覆面積の上限値については特に限定はないが、導電シールドカン20の上面20aに設けられることから、実質的には、導電シールドカン20の上面20aの面積が上限値になる。
ここで、図4は、導電性熱伝導シート10及び導電シールドカン20を上から見た状態を示す図である。導電性熱伝導シート10の被覆面積とは、図4に示すように、導電性熱伝導シート10によって覆われた導電シールドカン20(開口部21も含む)の面積(図4の斜線部の面積S)のことである。
図4に示すように、導電性熱伝導シート10は、導電シールドカン20の開口部21を含む上面20a上に設けられる。なお、導電性熱伝導シート10は、導電シールドカン20の開口部21を含む上面20a及び下面20bを覆ってもよい。導電シールドカン20の上面20aとは、導電シールドカン20の導電性冷却部材40側の面をいい、導電シールドカン20の下面20bとは、導電シールドカン20の半導体素子30側の面をいう。導電性熱伝導シート10が導電シールドカン20の上面20a及び下面20bのいずれも覆っている場合には、被覆面積とは、上面20a及び下面20bにおける被覆面積の合計ではなく、それぞれの面での被覆面積のことを意味する。導電性熱伝導シート10は、導電シールドカン20の上面20a及び下面20bの一部を覆うことにより、より優れた放熱性が得られるためである。
なお、導電性熱伝導シート10は、複数枚のシートを積層、一体化させることにより構成することができる。例えば、図1に示すように、導電性熱伝導シート10が導電シールドカン20の開口部21を介して対向する半導体素子30と冷却部材40との間に設けられるとともに導電シールドカン20の上面20aを覆う場合(つまり、導電性熱伝導シート10の被覆面積がシールドカン20の開口部21の面積よりも大きい場合)には、導電性熱伝導シート10を大きさが異なる複数のシートにより構成することが好ましい。導電性熱伝導シート10は、大きさが異なるシートを組み合わせることによって、所望の形状の導電性熱伝導シート10を得ることができる。導電性熱伝導シート10は、例えば図1に示すように、開口部21内に進入し半導体素子30と接触させる凸部10aと、導電シールドカン20の上面20a及び導電性冷却部材40とに接触する本体部10bとを形成することができる。
なお、導電性熱伝導シート10を一層のシートから構成してもよい。この場合、導電性熱伝導シート10を半導体素子30及び導電性冷却部材40で挟持し、圧着することによって、シールドカン20の上面20aの一部を覆うとともに、シートの一部が開口部21より導電シールドカン20内に押し出され、半導体素子30に接触させることができる。
ただし、導電性熱伝導シート10を大きさが異なる複数のシートにより構成する方が、圧着等の工程がないため、後述する繊維状の熱伝導性充填材を配向させた状態で導電性熱伝導シート10を形成することができる結果、より優れた放熱性を得ることができる。
また、導電性熱伝導シート10の厚さについては、特に限定はされず、半導体素子30と導電性冷却部材40との距離や、シールドカン20のサイズ等に応じて適宜変更することができる。ただし、放熱性、電磁波抑制効果及び導電性冷却部材40と導電シールドカン20との導通性をより高いレベルで実現できる点からは、導電性熱伝導シート10の厚さが50μm~4mmであることが好ましく、100μm~4mmであることがより好ましく、200μm~3mmであることが特に好ましい。導電性熱伝導シート10の厚さが4mmを超えると、半導体素子30と導電性冷却部材40との距離が長くなるため、伝熱特性が低下するおそれがあり、一方、導電性熱伝導シート10の厚さが50μm未満の場合には、電磁波抑制効果が小さくなるおそれがある。
ここで、導電性熱伝導シート10の厚さは、図1に示すように、導電性熱伝導シート10の最も厚さが大きな部分の厚さのことを意味し、一層のシートから形成されるか、複数のシートから形成されるかには関わらない。
また、導電性熱伝導シート10は、表面にタック性を有することが好ましい。導電性熱伝導シート10と他の部材との接着性を向上でき、また、導電シールドカン20や半導体素子30上に配置した際の位置からズレることを防止できるからである。さらに、導電性熱伝導シート10が複数のシートから構成される場合には、シート同士の接着性についても向上できる。なお、導電性熱伝導シート10の表面にタック性を付与する方法については特に限定はされない。例えば、導電性熱伝導シート10を構成するバインダ樹脂の適正化を図ってタック性を持たせることもできるし、導電性熱伝導シート10の表面にタック性のある接着層を別途設けることもできる。
さらに、導電性熱伝導シート10は、シート中心部の熱伝導率が、シート外周部の熱伝導率に比べて大きくなることで、半導体素子30と接する部分について熱伝導性を高めることができる。一方、半導体素子30と接する面積が小さいシート外周部については、熱伝導性よりも電磁波吸収性能を優先させることができる。その結果、半導体装置1は、より優れた放熱性及び電磁波抑制効果を実現できる。
ここで、導電性熱伝導シート10のシート中心部とは、導電性熱伝導シート10が前記半導体素子30と接する部分であり、その中でも特に、発熱量の多い部分(一般的にホットスポットといわれる部分)に相当する部分のことをいう。また、シート外周部とは、前記中心部以外の部分のことをいう。
なお、導電性熱伝導シート10の熱伝導率を変更させる方法としては特に限定はされないが、例えば、シート中心部とシート外周部とで、繊維状の熱伝導性充填材の材料、配合量及び配向方向等を変えることによって、熱伝導率を変更することが可能である。
[絶縁部材]
絶縁部材50は、導電シールドカン20の開口部21より導電性冷却部材40側に現れる半導体素子30と導電性冷却部材40との間に設けられ、開口部21を介して半導体素子30と対向する。これにより、絶縁部材50は、導電性冷却部材40に放電された静電気が半導体素子30に伝わることを防止する。
絶縁部材50は、導電シールドカン20の開口部21より導電性冷却部材40側に現れる半導体素子30と導電性冷却部材40との間に設けられ、開口部21を介して半導体素子30と対向する。これにより、絶縁部材50は、導電性冷却部材40に放電された静電気が半導体素子30に伝わることを防止する。
絶縁部材50は、電気抵抗が導電性熱伝導シート10よりも高い材料であれば特に制限はなく、公知のいかなる材料によって形成することができる。また、絶縁部材50は、半導体素子30と導電性冷却部材40との間に設けられていることから、高い電気抵抗率に加え、半導体素子30の熱を効率よく導電性冷却部材40に伝達する観点からは、熱伝導性に優れる材料によって形成されることが好ましい。このように高い熱伝導率と高い電気抵抗率を有する材料としては、例えば、窒化アルミニウム(AlN)等の熱伝導性セラミックスが挙げられる。
なお、絶縁部材50は、導電性冷却部材40の半導体素子30と対向する一面40aに接着などにより設けられる。ここで、図1に示すように、絶縁部材50は、導電性熱伝導シート10の面積よりも小さい面積を有し、当該一面40a側に設けられる導電性熱伝導シート10によって全体が覆われることが好ましい。このように、半導体装置1は、導電性熱伝導シート10が、開口部21を介して半導体素子30と対向する絶縁部材50を覆うことにより、導電シールドカン20の上面20aの開口部21の周囲において、導電性熱伝導シート10を介して導電シールドカン20と導電性冷却部材40とが電気的に接続される。
これにより、半導体装置1の導電性冷却部材40に放電された静電気は、絶縁部材50によって絶縁部材50を覆う導電性熱伝導シート10の外縁部に誘導され、当該導電性熱伝導シート10の外縁部と接続する開口部21の周囲に設けられた導電シールドカン20の上面20aを介してグラウンド32に流れる。導電シールドカン20は電気抵抗が低く、かつグラウンド32と接続されているため、導電性熱伝導シート10の外縁部に流れる静電気を積極的に導電シールドカン20及びグラウンド32へ流すことができる。これにより、半導体素子30と絶縁部材50とを重畳させることにより静電気を半導体素子30上から回避させるとともに、導電性に優れる導電シールドカン20の開口部21周囲の上面20aに誘導することができるため、半導体素子30に静電気が伝わることを防止して、誤動作や損傷が生じることを防止することができる。
また、導電性熱伝導シート10に、厚さ方向、ここでは導電性冷却部材40と導電シールドカン20の上面20aとの間にわたる方向へ電気が流れやすく、面方向、ここでは導電シールドカン20の上面20aと開口部21との間にわたる方向へ電気が流れにくい電気的異方性を備えたものとすることにより、導電性熱伝導シート10の外縁部から半導体素子30側へ静電気が伝わりにくくなり、より誤動作や損傷が生じることを防止することができる。
ここで、図1に示す半導体装置1は、開口部21は、半導体素子30の大きさよりも小さく形成され、開口部21を介して半導体素子30の一部が絶縁部材50と対向している。
このとき、図1に示すように、絶縁部材50は、開口部21の面積以上の面積を有し、開口部21を介して対向する半導体素子30の全領域と重畳することが好ましい。絶縁部材50と重畳する領域においては静電気が流れにくくされているため、絶縁部材50が開口部21の面積以上の面積を有し、開口部21から導電性冷却部材40側に露出する半導体素子30の全領域と重畳することにより、より半導体素子30に静電気が流れにくくすることができる。
[半導体装置1の製造工程]
このような半導体装置1は、マイクロストリップライン35及びグラウンド32が形成された基板31に半導体素子30を実装した後、導電シールドカン20、導電性熱伝導シート10、導電性冷却部材40をこの順に配置し、その後、導電性冷却部材40を加圧することにより形成することができる。

導電性冷却部材40には、導電シールドカン20の開口部21と対向する所定の位置に、予め絶縁部材50が設けられている。したがって、導電性冷却部材40を基板31上に配置することにより、絶縁部材50は、半導体素子30と導電性冷却部材40との間に設けられ、開口部21を介して半導体素子30と対向されることとなる。
導電シールドカン20は、上述したように、半導体素子30の周りを囲むように、全周あるいは部分的に設けられたランド33に半田等により接続される。ランド33は、基板31に形成されたスルーホール(図示せず)によりグラウンド32と電気的に接続されており、これにより導電シールドカン20はグラウンド32と電気的に接合される。
また、導電性熱伝導シート10は、導電性冷却部材40が加圧されることにより導電性冷却部材40と導電シールドカン20の上面20aとの間に挟持される。これにより、導電性熱伝導シート10を介してグラウンド32に接続された導電シールドカン20と導電性冷却部材40とが電気的に接続される。
[変形例1]
次いで、本技術が適用された半導体装置の変形例について説明する。なお、以下の説明において、上述した半導体装置1と同一の部材については同一の符号を付してその詳細を省略する。図5に示すように、本技術が適用された半導体装置2は、開口部21の大きさを半導体素子30よりも大きく形成し、半導体素子30の全体を導電性冷却部材40と対向させてもよい。図5に示す半導体装置2では、絶縁部材50は、半導体素子30の面積以上の面積を有し、開口部21を介して対向する半導体素子30の全領域と重畳することが好ましい。これにより、半導体装置2においても、絶縁部材50が半導体素子30の全領域と重畳することにより、より半導体素子30に静電気が流れにくくすることができる。
次いで、本技術が適用された半導体装置の変形例について説明する。なお、以下の説明において、上述した半導体装置1と同一の部材については同一の符号を付してその詳細を省略する。図5に示すように、本技術が適用された半導体装置2は、開口部21の大きさを半導体素子30よりも大きく形成し、半導体素子30の全体を導電性冷却部材40と対向させてもよい。図5に示す半導体装置2では、絶縁部材50は、半導体素子30の面積以上の面積を有し、開口部21を介して対向する半導体素子30の全領域と重畳することが好ましい。これにより、半導体装置2においても、絶縁部材50が半導体素子30の全領域と重畳することにより、より半導体素子30に静電気が流れにくくすることができる。
また、半導体装置2は、導電シールドカン20の開口部21を半導体素子30よりも大きく形成していることから、導電シールドカン20の上面20aを半導体素子30と面一とすることができ、電磁波抑制効果を維持しつつ導電シールドカン20の高さを半導体素子30の高さと同等の高さに抑えることができる。また、導電性熱伝導シート10も開口部21内に進入させる必要もなく、全体として半導体装置2の低背化を図ることができる。
[変形例2]
また、図6に示すように、導電シールドカン20に代えて、半導体素子30の周囲に設けられた開口部61を有するグラウンドパターン60を設けてもよい。図6に示す半導体装置3は、基板31に、半導体素子30を囲むようにグラウンドパターン60が形成されている。すなわち、半導体装置3は、グラウンドパターン60に半導体素子30を囲む開口部61が設けられ、この開口部61を介して半導体素子30が絶縁部材50と対向されている。また、グラウンドパターン60は、スルーホールを介して基板31の裏面に形成されたグラウンド32と接続されている。なお、グラウンド32は基板31の内層に形成されていてもよい。
また、図6に示すように、導電シールドカン20に代えて、半導体素子30の周囲に設けられた開口部61を有するグラウンドパターン60を設けてもよい。図6に示す半導体装置3は、基板31に、半導体素子30を囲むようにグラウンドパターン60が形成されている。すなわち、半導体装置3は、グラウンドパターン60に半導体素子30を囲む開口部61が設けられ、この開口部61を介して半導体素子30が絶縁部材50と対向されている。また、グラウンドパターン60は、スルーホールを介して基板31の裏面に形成されたグラウンド32と接続されている。なお、グラウンド32は基板31の内層に形成されていてもよい。
そして、半導体装置3は、半導体素子30と導電性冷却部材40との間に設けられた導電性熱伝導シート10が、基板31の表面に形成されたグラウンドパターン60と接続され、これにより導電性熱伝導シート10を介してグラウンドパターン60と導電性冷却部材40とが電気的に接続されている。
半導体装置3においても、上述した半導体装置2と同様に、絶縁部材50は、半導体素子30の面積以上の面積を有し、開口部21を介して対向する半導体素子30の全領域と重畳することが好ましい。これにより、半導体装置3においても、絶縁部材50が半導体素子30の全領域と重畳することにより、より半導体素子30に静電気が流れにくくすることができる。
また、半導体装置3は、導電シールドカン20に代えて、半導体素子30の周囲に設けられた開口部61を有するグラウンドパターン60を設けていることから、電磁波抑制効果を維持しつつ、全体として半導体装置3の低背化を図ることができる。
次いで、本技術の実施例ついて説明する。なお、本技術は、以下に説明する実施例の構成に限定されるものではない。本実施例では、以下の実施例1、実施例2、参考例1~3に係る各半導体装置を用意し、放熱対策、ノイズ対策、ESD対策、半導体装置の厚さ、熱伝導シートの熱抵抗について評価した。また、参考例4に係る半導体装置を用意し、参考例4を参照して実施例1のノイズ抑制効果について、検討した。
なお、実施例1,2、参考例1~4の説明において、同一の部材については同一の符号を付してその詳細を省略する。また、実施例1,2、参考例1~4において、熱抵抗、電界強度の測定方法は共通である。

実施例1は、図1に示す半導体装置1の構成であり、各部の配置、寸法は以下の通りとした。

導電性熱伝導シート10は、樹脂バインダとして2液性の付加反応型液状シリコーンを用い、磁性金属粉として平均粒径5μmのFe-Si-B-Crアモルファス磁性粒子を用い、繊維状熱伝導性充填剤として平均繊維長200μmのピッチ系炭素繊維(「熱伝導性繊維」 日本グラファイトファイバー株式会社製)を用い、2液性の付加反応型液状シリコーン:アモルファス磁性粒子:ピッチ系炭素繊維=35vol%:53vol%:12vol%の体積比となるように分散させて、シリコーン組成物(シート用組成物)を調製したものを用いた(バルク熱伝導率:5W/mk)。得られた導電性熱伝導シート10は、垂直方向の熱抵抗(界面の熱抵抗と内部の熱抵抗を合わせて算出している)を、ASTM D5470に準拠して測定した。
導電性冷却部材40は、アルミ板を材料として用いた。また、導電シールドカン20は、ステンレスを材料として用いた。グラウンド32及びマイクロストリップライン35は、いずれも銅配線である。半導体素子30の信号線は、マイクロストリップライン35で簡略化し両端を信号の入出力端に設定している。なお、半導体素子30の本体(樹脂でモールドした部分)は、比誘電率4、誘電正接0.01の誘電体とした。
電磁波抑制効果の評価は、3次元電磁界シミュレータANSYS HFSS(アンシス社製)を用いて、半導体装置から3m離れた位置における最大電界強度を算出し、周波数に応じた電界強度(dBμV/m)として表記した。
[実施例2]
実施例2は、図5に示す半導体装置2の構成であり、各部の配置、寸法は以下の通りとした。

参考例1として、図7に半導体装置70を示す。半導体装置70は、裏面にグラウンド32が設けられた基板31の表面にマイクロストリップライン35が形成されるとともに半導体素子30が実装されている。この半導体素子30は、ノイズ抑制熱伝導シート75(バルク熱伝導率:3W/mk、透磁率μr''=5)を介して導電性冷却部材40と接続されている。ノイズ抑制熱伝導シート75は、上述した炭素繊維(導電性充填剤)が配合されていない点、及び磁性金属粉を主として配合した点を除き、導電性熱伝導シート10と同様の構成を有する。
参考例1として、図7に半導体装置70を示す。半導体装置70は、裏面にグラウンド32が設けられた基板31の表面にマイクロストリップライン35が形成されるとともに半導体素子30が実装されている。この半導体素子30は、ノイズ抑制熱伝導シート75(バルク熱伝導率:3W/mk、透磁率μr''=5)を介して導電性冷却部材40と接続されている。ノイズ抑制熱伝導シート75は、上述した炭素繊維(導電性充填剤)が配合されていない点、及び磁性金属粉を主として配合した点を除き、導電性熱伝導シート10と同様の構成を有する。
半導体装置70の各部の配置、寸法は以下の通りとした。

参考例2として、図8に半導体装置80を示す。半導体装置80は、裏面にグラウンド32が設けられた基板31の表面にマイクロストリップライン35が形成されるとともに半導体素子30が実装されている。また、半導体装置80は、半導体素子30が開口部が設けられていない導電シールドカン86によって覆われている。導電シールドカン86は開口部が設けられていない点を除き、上記導電シールドカン20と同様の構成を有し、グラウンド32と接続されている。また、半導体装置80は、絶縁性熱伝導シート76(バルク熱伝導率:3W/mk)が半導体素子30と導電シールドカン86との間、及び導電シールドカン86と導電性冷却部材40との間に設けられている。前記絶縁性熱伝導シート76は上述した炭素繊維(導電性充填剤)が配合されていない点、及び無機物フィラーを主として配合した点を除き、導電性熱伝導シート10と同様の構成を有する。
参考例2として、図8に半導体装置80を示す。半導体装置80は、裏面にグラウンド32が設けられた基板31の表面にマイクロストリップライン35が形成されるとともに半導体素子30が実装されている。また、半導体装置80は、半導体素子30が開口部が設けられていない導電シールドカン86によって覆われている。導電シールドカン86は開口部が設けられていない点を除き、上記導電シールドカン20と同様の構成を有し、グラウンド32と接続されている。また、半導体装置80は、絶縁性熱伝導シート76(バルク熱伝導率:3W/mk)が半導体素子30と導電シールドカン86との間、及び導電シールドカン86と導電性冷却部材40との間に設けられている。前記絶縁性熱伝導シート76は上述した炭素繊維(導電性充填剤)が配合されていない点、及び無機物フィラーを主として配合した点を除き、導電性熱伝導シート10と同様の構成を有する。

参考例4として、図10に半導体装置100を示す。半導体装置100は、絶縁部材50を設けていない点を除き、実施例1と同様の構成を有し、裏面にグラウンド32が設けられた基板31の表面にマイクロストリップライン35が形成されるとともに半導体素子30が実装されている。また、半導体装置100は、半導体素子30が開口部21が設けられた導電シールドカン20によって覆われている。導電シールドカン20はグラウンド32と接続されている。また、半導体装置100は、導電性熱伝導シート10が半導体素子30と導電性冷却部材40との間、及び導電シールドカン20と導電性冷却部材40との間に設けられている。

表1に示すように、実施例1、2では、放熱対策、ノイズ対策、ESD対策のいずれも良好(〇)であった。すなわち、実施例1、2は、導電シールドカン20に開口部21を形成し、熱伝導性の高い導電性熱伝導シート10を半導体素子30と導電性冷却部材40との間に設け、さらに絶縁部材50も高い熱伝導率を有する材料を用いることによって、導電性冷却部材40への熱伝導が大きく改善される結果、優れた放熱性を実現できる。
また、実施例1、2は、グラウンド32、導電シールドカン20、導電性熱伝導シート10及び導電性冷却部材40によって半導体素子30を遮蔽する仮想的なシールドカンが形成され、電磁波遮蔽が可能となるため、優れた電磁波抑制効果が得られる。
さらに、実施例1、2は、導電性熱伝導シート10を介して導電シールドカン20と導電性冷却部材40とが電気的に接続されているため、導電性冷却部材40に放電された静電気が、絶縁部材50を回避して導電性熱伝導シート10を流れ、導電シールドカン20を介してグラウンド32に流れる。したがって、実施例1、2は、導電性冷却部材40に放電された静電気が半導体素子30などの電子部品に伝わることを防止でき、優れたESD対策が施されている。
また、半導体素子30から導電性冷却部材40までの最小厚さTを考えたとき、実施例1は、導電シールドカン20の上面20a上の導電性熱伝導シート10の厚さ(0.27mm)及び導電シールドカン20の厚さ(0.05mm)の計0.32mmを少なくとも有し、さらに導電シールドカン20の開口部21と半導体素子30間の高さ(h)分が加わる(0.32mm+h)。この時の半導体素子30と導電性冷却部材40との間の熱抵抗は10.58℃/Wに厚みh成分の熱抵抗値αを加えた値(10.58+α℃/W)となる。実施例2では、半導体素子30と導電シールドカン20の上面20aが面一とされているため、導電シールドカン20の上面20a上の導電性熱伝導シート10の厚さ(0.27mm)及び導電シールドカン20の厚さ(0.05mm)の計0.32mmとなる。この時の半導体素子30と導電性冷却部材40との間の熱抵抗は10.58℃/Wであった。
この点、参考例1では、ノイズ抑制熱伝導シート75によって半導体素子30の熱が導電性冷却部材40に放熱可能であるため熱対策は取られている。しかし、導電シールドカン20を備えず、さらにノイズ抑制熱伝導シート75が薄くなることで電磁波抑制効果は小さくなることから電磁波抑制対策が十分であるとはいえない(×)。また、導電性冷却部材40に放電された静電気がノイズ抑制熱伝導シート75を介して半導体素子30に伝わるため、必要なESD対策は取られていないといえる(×)。なお、最小厚さTとしては、ノイズ抑制熱伝導シート75分の厚さ(0.27mm)となる。この時の半導体素子30と導電性冷却部材40との間の熱抵抗は12.74℃/Wであった。
また、参考例2では、導電シールドカン20に開口部が設けられておらず、絶縁性熱伝導シート76と導電性シールドカン20との接触面積が増え、熱伝導性が阻害されている。また、絶縁性熱伝導シート76は、導電性熱伝導シート10に比して熱伝導率が低い。そのため、半導体素子30の発した熱が導電性冷却部材40に伝わりにくくなり、必要な放熱対策は取られていないといえる(×)。なお、参考例2は、導電シールドカン20を備えることで電磁波抑制対策は足りており(〇)、また、絶縁性熱伝導シート76を用いることでESD対策も取られている(〇)。ただし、参考例2では、導電シールドカン20の上下に絶縁性熱伝導シート76を配することで、最小厚さTは、2枚の導電性熱伝導シート10の厚さ(0.27mm×2)及び導電シールドカン20の厚さ(0.05mm)の計0.59mmとなる。この時の半導体素子30と導電性冷却部材40との間の熱抵抗は15.12℃/Wであった。
参考例3では、導電シールドカン20に開口部が設けられておらず、絶縁性熱伝導シート76と導電性シールドカン20との接触面積が増え、熱伝導性が阻害されている。そのため、絶縁性熱伝導シート76に比して熱伝導率が高い導電性熱伝導シート10を用いているものの、放熱対策としては、不十分(△)である。また、参考例3は、グラウンド32と接続されている導電シールドカン20と導電性冷却部材40とが、導電性冷却部材40の全面に設けられた絶縁部材50によって絶縁されているため、導電性冷却部材40自体がアンテナとして機能し得る。そのため電磁波抑制対策としては不十分(△)といえる。なお、参考例3は、導電性冷却部材40の全面に絶縁部材50が設けられているため、ESD対策は取られている(〇)。ただし、参考例3においては、導電シールドカン20の上下に絶縁性熱伝導シート76を配し、さらに導電性冷却部材40の全面に絶縁部材50を設けることで、最小厚さTは、2枚の導電性熱伝導シート10の厚さ(0.27mm×2)、導電シールドカン20の厚さ(0.05mm)及び絶縁部材50の厚さ(0.05mm)の計0.64mmとなる。この時の半導体素子30と導電性冷却部材40との間の熱抵抗は14.90℃/Wであった。
参考例4に示す半導体装置100は、絶縁部材50を設けていない点を除き、実施例1と同様の構成を有することから、ESD対策以外の熱対策及び電磁波抑制対策は取られている(〇)。
次いで、図11~図13を参照して実施例及び参考例に係る半導体装置の電界特性について説明する。
図11は、参考例1のノイズ抑制熱伝導シート75の透磁率μr''=5(500MHz)、及び参考例3の導電性熱伝導シート10の体積抵抗率を0.015[Ω・m]に設定して計測した電界強度特性のシミュレーション結果を示すグラフである。上述したように、参考例1は電磁波抑制対策が不十分であり、高い電界強度が計測されノイズが抑制できていないことが分かる。また、参考例3は、シールドカン20を設けているものの、導電性冷却部材40自体がアンテナとして機能するため、周波数帯よっては電界強度が下がるものの、一貫して高い電界強度が計測され、ノイズ抑制としては不十分であることが分かる。
図12は、参考列4の導電性熱伝導シート10の体積抵抗率を0.15[Ω・m]、0.015[Ω・m]、0.0015[Ω・m]に設定して計測した電界強度特性のシミュレーション結果を示すグラフである。参考例1,3に比して電界強度が下がり、ノイズが抑制されていることが分かる。また、導電性熱伝導シート10の体積抵抗率が低くなるにつれて、電界強度も下がり、ノイズが抑制できることが分かる。
図13は、実施例1の導電性熱伝導シート10の体積抵抗率を0.15[Ω・m]、0.015[Ω・m]、0.0015[Ω・m]に設定して計測した電界強度特性のシミュレーション結果を示すグラフである。実施例1においても、図12に示す参考例4と同等の電界強度‐周波数特性を有し、導電性熱伝導シート10の体積抵抗率が、0.15Ω・m以下において、特に良好な電磁波抑制効果を奏することが分かる。

Claims (16)
- 基板上に設けられた電子部品と、
開口部を有し、上記電子部品を囲うように設けられ、グラウンドに接続された導電シールドカンと、
上記導電シールドカンの上部に設けられた導電性冷却部材と、
上記電子部品と上記導電性冷却部材との間に設けられた導電性熱伝導シートと、
上記導電性熱伝導シートと上記導電性冷却部材との間に設けられ、上記開口部を介して上記電子部品と対向する絶縁部材とを備え、
上記絶縁部材は、上記開口部を介して対向する上記電子部品の領域以上の大きさを有し、
上記導電性熱伝導シートを介して上記導電シールドカンと上記導電性冷却部材とが電気的に接続されている電子機器。 - 上記導電性熱伝導シートは、上記導電シールドカンの上記開口部が設けられた上面に設けられ、
上記導電性熱伝導シートは、上記絶縁部材及び上記開口部よりも大きい請求項1に記載の電子機器。 - 上記開口部は、上記電子部品よりも小さく、上記電子部品の一部を外方に臨ませている請求項1又は2に記載の電子機器。
- 上記開口部は、上記電子部品以上の大きさを有し、上記電子部品の全部を外方に臨ませている請求項1又は2に記載の電子機器。
- 上記絶縁部材は、上記開口部を介して対向する上記電子部品の全領域を覆う請求項1又は2に記載の電子機器。
- 上記導電性熱伝導シートは、上記導電シールドカンと上記導電性冷却部材との間にわたる厚さ方向よりも面内方向の電気抵抗が大きい請求項1又は2に記載の電子機器。
- 上記導電性熱伝導シートは、磁性金属粉を含む請求項1又は2に記載の電子機器。
- 上記絶縁部材は、熱伝導セラミックスである請求項1又は2に記載の電子機器。
- 上記絶縁部材は、上記導電性冷却部材に形成されている請求項1又は2に記載の電子機器。
- 上記導電シールドカンに代えて、上記電子部品の周囲に設けられた開口部を有するグラウンドパターンが設けられ、
上記導電性熱伝導シートが上記電子部品と上記導電性冷却部材との間に設けられ、
上記導電性熱伝導シートを介して上記グラウンドパターンと上記導電性冷却部材とが電気的に接続されている請求項1又は2に記載の電子機器。 - 上記電子部品は、上記基板上に形成された半導体素子である請求項1又は2に記載の電子機器。
- 上記導電性冷却部材は、ヒートシンク又は電子機器筐体である請求項1又は2に記載の電子機器。
- 上記導電性熱伝導シートは、柔軟性、タック性を有する請求項1又は2に記載の電子機器。
- 上記導電性熱伝導シートの体積抵抗率が、0.15Ω・m以下である請求項1又は2に記載の電子機器。
- 上記導電性熱伝導シートは、厚さ方向に対する面内方向の電気抵抗比が100倍以上である請求項6に記載の電子機器。
- 上記導電性熱伝導シートは、熱伝導率が5W・mk以上である請求項1又は2に記載の電子機器。
