본 발명의 일실시예에 따른 열전 소자 및 이의 제조방법이 개시된다. 상기 열전 소자는 복수의 상부 전극과 복수의 하부 전극 및 상기 상부 전극과 상기 하부 전극 사이에 교대로 배열되고, 상기 하부 전극 상에 경사지게 배치되며 전기적으로 연결된 N형 열전소재와 P형 열전소재를 포함한다.
Description
본 발명은 열전 소자 및 이의 제조방법에 관한 것으로, 더욱 상세하게는 유연한 열전 소자 및 이의 제조방법에 관한 것이다.
열전변환(Thermoelectric conversion)이란 열에너지와 전기에너지 사이의 에너지 변환을 의미한다. 열전소재에 전류를 흘려주면 그 양단 사이에 온도 구배가 발생하는 효과를 펠티어 효과(Peltier effect)라 하고, 역으로 열전소재의 양단에 온도 차이가 있을 때 전기가 발생하는 효과를 제벡 효과(Seebeck effect)라 한다.
펠티어 효과(Peltier effect)를 이용하면, 냉매가 필요 없는 각종 냉각 시스템을 구현할 수 있다. 펠티어 효과(Peltier effect)를 이용한 냉각 시스템은 기존의 냉각 시스템(수동형 냉각 시스템, 냉매 가스 압축 방식의 시스템)으로는 해결하기 어려운 발열 문제를 해결하는데 유용하게 적용될 수 있다.
또한, 열전냉각은 환경 문제를 유발하는 냉매 가스를 사용하지 않는 친환경 냉각기술이며, 고효율의 열전냉각재료의 개발을 통해 열전냉각효율을 향상시키면 냉장고, 에어컨 등 범용 냉각 분야로까지 응용의 폭을 확대할 수 있다.
한편, 제벡 효과(Seebeck effect)를 이용하면, 컴퓨터나 자동차 엔진부, 산업용 공장 등에서 발생한 열을 전기에너지로 변환할 수 있다. 이러한 제벡 효과(Seebeck effect)를 이용한 열전발전은 신재생 에너지원으로 활용될 수 있다. 최근 신에너지 개발, 폐에너지 회수, 환경보호 등에 대한 관심이 고조되면서, 열전 소자에 대한 관심도 높아지고 있다.
뿐만 아니라, 최근에는 열전 소자를 대면적 열전 소자, 또는 웨어러블 열전 소자로 적용하기 위해 폴리머 열전 소재나 플렉서블 열전 소재에 대한 관심이 높아지고 있다.
이러한 폴리머 열전 소재, 플렉서블 열전 소재는 열전 무기물 대비 비독성, 저가, 대면적 열전 소자를 구현하기 용이한 점 등의 장점이 있으나, 열전 변환 효율이 낮은 경우가 많다.
또한, 벌크형 열전소재를 적용한 유연 소자는 고집적화가 어렵고 벤딩(bending)에 의한 신뢰성이 낮은 문제가 있다. 그리고 박막형 열전소재를 적용한 유연소자의 경우 열전 변환 효율이 낮으며, 모듈 시에 유연성을 잃어버리는 문제점이 존재한다.
본 발명이 이루고자 하는 기술적 과제는 열전 변환 효율이 높은 유연 열전 소자 및 이를 제조하는 방법을 제공하는 데 있다.
본 발명의 일실시예에 따른 열전 소자는 복수의 상부 전극과 복수의 하부 전극 및 상기 상부 전극과 상기 하부 전극 사이에 교대로 배열되고, 상기 하부 전극 상에 경사지게 배치되며 전기적으로 연결된 N형 열전소재와 P형 열전소재를 포함한다.
상기 N형 열전소재 및 상기 P형 열전소재가 상기 하부 전극과 이루는 각은 45도 이상일 수 있다.
상기 N형 열전소재와 상기 P형 열전소재는 상기 하부 전극에 대하여 서로 다른 경사를 가지도록 배치될 수 있다.

본 발명의 일실시예에 따른 열전 소자 제조방법은 기판 상에 희생층을 형성하는 단계, 상기 희생층 상에 하부 전극을 형성하는 단계, 교대로 배열되고 상기 하부 전극 상에 경사지게 배치되는 N형 열전소재와 P형 열전소재가 상기 하부 전극 상에 형성되도록 상기 N형 열전소재와 P형 열전소재를 지지하는 지지층을 형성하는 단계, 상기 지지층 상에 N형 열전소재와 P형 열전소재를 증착하는 단계, 상기 기판을 제거하는 단계 및 상기 N형 열전소재와 P형 열전소재가 전기적으로 연결되도록 상부 전극을 접합하는 단계를 포함한다.
상기 지지층을 형성하는 단계는, 상기 지지층 형상의 몰드를 상기 하부 전극 상에 배치하는 단계; 및 상기 몰드에 폴리이미드를 주입하는 단계;를 포함할 수 있다.
열전소재를 증착하는 단계는, 새도우 마스크 및 리소그래피 공정 중 어느 하나일 수 있다.
열전소재 내 캐리어의 경로와 그레인 바운더리(Grain Boundary)가 수평하여 전기전도도가 증가할 수 있다. 또한, 전극 간 거리를 증가하여 열전달 경로를 증가되고, 열전달 경로의 증가로 열전도도 증가를 상쇄하여 최종적으로 열전 소자의 전극 사이의 온도차를 증대할 수 있다.
이로써, 열전 성능 지수(ZT)가 향상된 열전 소자를 제공할 수 있다.
또한, 열전소재를 지지하는 유연한 지지층과 유연전극을 통해 열전 소자의 유연성에 대한 신뢰성 문제를 극복할 수 있다.

제2, 제1 등과 같이 서수를 포함하는 용어는 다양한 구성요소들을 설명하는데 사용될 수 있지만, 상기 구성요소들은 상기 용어들에 의해 한정되지는 않는다. 상기 용어들은 하나의 구성요소를 다른 구성요소로부터 구별하는 목적으로만 사용된다. 예를 들어, 본 발명의 권리 범위를 벗어나지 않으면서 제2 구성요소는 제1 구성요소로 명명될 수 있고, 유사하게 제1 구성요소도 제2 구성요소로 명명될 수 있다. 및/또는 이라는 용어는 복수의 관련된 기재된 항목들의 조합 또는 복수의 관련된 기재된 항목들 중의 어느 항목을 포함한다.
어떤 구성요소가 다른 구성요소에 "연결되어" 있다거나 "접속되어" 있다고 언급된 때에는, 그 다른 구성요소에 직접적으로 연결되어 있거나 또는 접속되어 있을 수도 있지만, 중간에 다른 구성요소가 존재할 수도 있다고 이해되어야 할 것이다. 반면에, 어떤 구성요소가 다른 구성요소에 "직접 연결되어" 있다거나 "직접 접속되어" 있다고 언급된 때에는, 중간에 다른 구성요소가 존재하지 않는 것으로 이해되어야 할 것이다.
본 출원에서 사용한 용어는 단지 특정한 실시예를 설명하기 위해 사용된 것으로, 본 발명을 한정하려는 의도가 아니다. 단수의 표현은 문맥상 명백하게 다르게 뜻하지 않는 한, 복수의 표현을 포함한다. 본 출원에서, "포함하다" 또는 "가지다" 등의 용어는 명세서상에 기재된 특징, 숫자, 단계, 동작, 구성요소, 부품 또는 이들을 조합한 것이 존재함을 지정하려는 것이지, 하나 또는 그 이상의 다른 특징들이나 숫자, 단계, 동작, 구성요소, 부품 또는 이들을 조합한 것들의 존재 또는 부가 가능성을 미리 배제하지 않는 것으로 이해되어야 한다.
다르게 정의되지 않는 한, 기술적이거나 과학적인 용어를 포함해서 여기서 사용되는 모든 용어들은 본 발명이 속하는 기술 분야에서 통상의 지식을 가진 자에 의해 일반적으로 이해되는 것과 동일한 의미를 가지고 있다. 일반적으로 사용되는 사전에 정의되어 있는 것과 같은 용어들은 관련 기술의 문맥 상 가지는 의미와 일치하는 의미를 가지는 것으로 해석되어야 하며, 본 출원에서 명백하게 정의하지 않는 한, 이상적이거나 과도하게 형식적인 의미로 해석되지 않는다.
이하, 첨부된 도면을 참조하여 실시예를 상세히 설명하되, 도면 부호에 관계없이 동일하거나 대응하는 구성 요소는 동일한 참조 번호를 부여하고 이에 대한 중복되는 설명은 생략하기로 한다.
도 1 내지 도 3은 각각 본 발명의 일실시예에 따른 열전 소자에 대한 단면도, 위쪽에서 바라본 도면 그리고 아래쪽에서 바라본 도면이다.
도 1을 참조하면, 본 발명의 일실시예에 따른 열전 소자는 하부 전극(10), 지지층(11), N형 열전소재(12), P형 열전소재(13), 상부 전극(14) 및 절연층(15)을 포함한다.
열전 소자에 전류를 인가하면 한편의 전극에서 캐리어(carrier)인 전자(e-)와 정공(h+)이 생성 되어 N형 열전소재로는 전자가, P형 열전소재로는 정공이 각각 흐르며 열을 전달하고 이들 캐리어는 반대편 전극에서 재결합된다. 캐리어가 생성되는 전극과 그와 인접한 기판에서는 흡열(Active cooling)이, 캐리어가 재결합 되는 전극과 그와 인접한 기판에서는 발열(Heat Rejection)이 일어나는데 이들 부위를 각각 저온부(cold side)와 고온부(hot side)로 칭할 수 있으며, 열전 소자의 양면을 구성한다.
그리고 열전 소자의 열전 성능 지수(ZT)는 하기의 수학식 1과 같이 정의 된다.
여기서, α는 제백 계수(Seebeck coefficient), σ는 전기 전도도, T는 절대온도, K는 열전도도이다. 수학식 1을 참조할 때, 열전 성능 지수(ZT)를 높이기 위해서는 Seebeck 계수(α)와 전기 전도도(σ)는 높이고, 열전도도(K)는 낮추는 것이 필요하다.
하부 전극(10)은 열전 소자의 하부에 배치되고, N형 열전소재(12) 및 P형 열전소재(13)와 전기적으로 연결될 수 있다. 그리고 하부 전극(10)은 복수 개로 교대로 배열될 수 있다. 또한, 하부 전극(10)은 일정 간격으로 배열될 수 있다.
지지층(11)은 상부 전극(14)에 결합한 N형 열전소재(12)와 P형 열전소재(13) 사이에 배치되어 N형 열전소재(12) 및 P형 열전소재(13)를 지지할 수 있다. 또한, 하부 전극(10)에 결합한 N형 열전소재(12) 및 P형 열전소재(13) 중 어느 하나를 지지하기 위해 하부 전극(10)과 절연층(15) 사이에 배치될 수 있다.
도 1을 참조하면, 지지층(11)은 열전 소자의 하부 전극(10)과 절연층(15) 사이 또는 N형 열전소재(12)와 P형 열전소재(13) 사이에 배치될 수 있다.
그리고 지지층(11)은 교대로 배열된 복수의 하부 전극(10) 사이에 배치되어 각 하부 전극(10)을 연결하며, 폴리이미드(Polyimide) 계열의 고분자로 이루어져 유연성을 가질 수 있다.
이로써, 플렉서블(Flexiable) 열전 소자의 벤딩(Bending)에 대한 신뢰성이 향상될 수 있다.
그리고 지지층(11)은 지지층(11) 상에 배치된 N형 열전소재(12) 및 P형 열전소재(13)가 경사지도록 기울어진 형태일 수 있다.
도 1을 참조하면, 지지층(11)은 N형 열전소재(12) 및 P형 열전소재(13)의 하부에 배치되었고, 하부 전극(10) 및 상부 전극(14)의 수직 방향으로 N형 열전소재(12) 및 P형 열전소재(13)를 지지할 수 있다.
N형 열전소재(12)와 P형 열전소재(13)는 상부 전극(14)과 하부 전극(10) 사이에 교대로 배치되고, 전기적으로 연결되어 P-N 접합을 형성한다.
N형 열전소재(12)와 P형 열전소재(13)로 사용되는 재질은 실리콘(Si), 비스무트(Bi), 니켈(Ni), 코발트(Co), 팔라듐(Pd), 백금(Pt), 구리(Cu), 망가니즈(Mg), 티타늄(Ti), 수은(Hg), 납(Pb), 주석(Sn), 몰리브덴(Mo), 이리듐(Ir), 금(Au), 은(Ag), 알루미늄(Al), 아연(Zn), 텅스텐(W), 카드뮴(Cd), 철(Fe), 비소(As), 텔루륨(Te), 저마늄(Ge) 등을 이용한 금속화합물 또는 세라믹, 그리고 전도성 폴리머 등 다양한 종류를 포함하며, N형 열전소재(12)와 P형 열전소재(13)는 이 중 어느 하나로 포함할 수 있으며, 박막형일 수 있다.
또한, 도 2를 참조하면 N형 열전소재(12) 및 P형 열전소재(13)의 폭(D)은 75㎛으로 이루어질 수 있다. 그리고 N형 열전소재(12)와 P형 열전소재(13)의 두께는 20㎛ 이상으로 이루어질 수 있다. 다만, 이에 한정되는 것은 아니다.
열전소재가 수백마이크로미터 이하의 두께를 가지고 있기 때문에 전체 열전 소자의 두께는 매우 얇다. 또한, 열전소재는 얇기 때문에 유연한 열전 소자로써 제작 가능성 및 용이성이 높으며, 내부 저항이 낮고 전력밀도가 높아 집적화가 용이하다.
또한, N형 열전소재(12)와 P형 열전소재(13)는 지지층(11) 상에 배치되어, 경사지게 배치될 수 있으며, 하부 전극(10) 및 상부 전극(14)과 전기적으로 연결될 수 있다.
이에, N형 열전소재(12)와 P형 열전소재(13)는 하부 전극(10) 및 상부 전극(14)과 소정의 각도를 형성할 수 있으며, 소정의 각도는 45도 이상일 수 있다.
도 1을 참조하여 살펴보면, 상부 전극(14) 및 하부 전극(10)의 수직 방향을 기준으로 N형 열전 소재(12) 및 P형 열전소재(13)는 서로 대칭으로 배치될 수 있다.
그리고 N형 열전소재(12)와 하부 전극(10)이 이루는 각(θ1)이 45도 이상일 수 있으며, N형 열전소재(12)와 하부 전극(10)이 이루는 각(θ1)은 N형 열전소재(12)와 상부 전극(14)이 이루는 각 (θ2)과 동일할 수 있다.
마찬가지로, 상부 전극(14)이 P형 열전소재(14)와 이루는 각(θ3)과 하부 전극(10)과 P형 열전소재(14)가 이루는 각(θ4)은 서로 동일할 수 있으며, 45도 이상일 수 있다.
이로써, 하부 전극(10)과 상부 전극(14) 사이의 물리적 간격을 넓게 조절하면 N형 열전소재(12) 및 P형 열전소재(13)에서 열의 전도 현상을 최대한 지연할 수 있다.
그리고 하부 전극(10)과 N형 열전소재(12)가 연결된 부분에서 인접한 하부 전극(10)과 P형 열전 소재(13)가 연결된 부분까지의 거리인 제1 거리(L1)는 75㎛일 수 있다. 또한, 열전 소자는 하부 전극(10)과 상부 전극(14) 사이의 거리(L2)가 37.5 ㎛ 이상으로 이루어질 수 있다.
이에, N형 열전소재(12) 및 P형 열전소재(13)의 면적이 높은 집적화(패터닝 밀도)로 75 x75 ㎛인 경우, 열전 소자의 상부 전극(14)과 하부 전극(10) 사이의 간격을 넓혀 열전 소자의 온도차를 증가시키고 궁극적으로 열전 성능 지수를 향상시킬 수 있다.
그리고 N형 열전소재(12)와 P형 열전소재(13)가 상부 전극(14)과 하부 전극(10) 사이에서 하부 전극(10)과 상부 전극(14)을 기준으로 수직방향으로 배열된 경우, N형 열전소재(12)와 P형 열전소재(13) 내 캐리어의 이동경로는 그레인 바운더리(Grain Boundary)에 수직한 방향이므로 캐리어의 흐름은 방해받을 수 있다. 이에, N형 열전소재(12)와 P형 열전소재(13)가 하부 전극(10) 및 상부 전극(14)과 경사를 형성함으로써, 캐리어의 이동경로가 그레인 바운더리(Grain Boundary)와 수평한 방향이 되어 캐리어의 흐름을 원활히 하고 전기전도도(σ)를 상승할 수 있다.
또한, 비데만-프란츠(Wiedemann-Franz)의 법칙에 따라 전기전도도(σ)와 열전도도(K)는 함께 증가하며, 수학식 1을 참조할 때 전기전도도(σ)의 증가에 따른 열전 성능 지수(ZT)의 상승 효과가 열전도도(K)에 의해 상쇄될 수 있다.
이에, 상부 전극(14)과 하부 전극(10) 사이의 거리를 증가시킴으로써 N형 열전소재(12) 및 P형 열전소재(13)에서 열전달 경로를 증가시킬 수 있고, 최종적으로 상승된 열전도도(K)를 낮출 수 있다.
따라서 상부 전극(14)과 하부 전극(10) 사이의 거리를 증가시키고 전기전도도(σ)의 개선에 따른 열전도도(K)의 증가를 최대한 감쇄시켜, 전기전도도(σ) 향상에 따른 열전 소자의 열전 성능 지수(ZT)를 향상시킬 수 있다.
이에 따라, 열전 소자에서 흡열부와 발열부의 온도차이가 증가하여 열전 소자의 발전 및 냉각 성능 또한 증가할 수 있다.
또한, N형 열전소재(12)와 P형 열전소재(13)는 하부 전극(10)과 상부 전극(14) 사이에서 동일한 방향으로 평행하게 배치될 수 있다. 뿐만 아니라, 상기의 기재와 같이 전기전도도 향상에 따른 열전도도 증가를 상쇄하면서 열 성능 지수를 향상시키도록 하부 전극(10)과 상부 전극(14) 사이의 간격을 조절할 수 있다.
뿐만 아니라, N형 열전소재(12)와 P형 열전소재(13)는 하부 전극(10) 및 상부 전극(14)과 서로 다른 경사가 형성되도록 배치될 수 있고, 상기와 마찬가지로 하부 전극(10)과 상부 전극(14) 사이의 간격을 열 성능 지수 향상을 위해 조절할 수 있다.
상부 전극(14)은 열전 소자의 상부에 배치되고, N형 열전소재(12) 및 P형 열전소재(13)와 전기적으로 연결될 수 있다. 그리고 상부 전극(14)은 하부 전극(10)과 마찬가지로 복수 개이며, 교대로 배열될 수 있다. 또한, 상부 전극(14)은 일정 간격으로 배열될 수 있다.
또한, 하부 전극(10) 및 상부 전극(14)은 유연 전극일 수 있다.
그리고 하부 전극(10) 및 상부 전극(14)은 구리(Cu), 은(Ag), 주석(Sn), 알루미늄(Al), 니켈(Ni), 철(Fe), 금(Au), 백금(Pt), 크롬(Cr), 티타늄(Ti), 탄탈륨(Ta), 텅스텐(W) 중에서 어느 하나 또는 둘 이상이 함유된 조성의 금속을 포함할 수 있다.
절연층(15)은 이격 배치된 상부 전극(14) 사이에 배치되어 상부 전극(14)을 연결할 수 있다. 유연성 및 절연성을 가진 소재로 이루어질 수 있다.
또한, 절연층(15)은 폴리머 계열인 폴리메틸메타크릴레이트 (PolymethylMethacrylate, PMMA), 폴리다이메틸실록세인(polydimethylsiloxan, PDMA) 등을 포함할 수 있다.
또한, 절연층(15)은 패럴린(Parylene)을 코팅하여 형성될 수도 있다. 그리고 도 2를 참조할 때, 절연층(15)은 투명한 재질일 수 있다.
이로써, 고집적화된 열전 소자로 높은 온도차 및 향상된 열전 성능 지수를 구현하면서. 유연한 지지층(11) 및 절연층(15)으로 이루어져 열전 소자의 유연성에 매우 높은 신뢰성을 가질 수 있다.
그리고 도 1에 도시된 열전 소자는 박막형 유연 열전 소자일 수 있다.
도 4 내지 도 10는 본 발명의 일실시예에 따른 열전 소자의 순차적인 제조방법을 나타내는 열전 소자의 단면도이다.
기판(16) 상에 희생층(17)을 형성하고, 희생층(17) 상에 하부 전극(10)을 형성할 수 있다. 기판(16)은 강성(rigid) 기판일 수 있다.
다음으로 하부 전극(10)과 상부 전극(14)을 전기적으로 연결하는 N형 열전소재(12)와 P형 열전소재(13)는 하부 전극(10) 상에 경사지게 배치될 수 있다.
또한, 경사로 인해 N형 열전소재(12)와 P형 열전소재(13)는 하부 전극(10) 및 상부 전극(14)과 소정의 각도를 형성할 수 있다.
일실시예로, 상기 몰드(18)에 화살표 방향으로 폴리이미드를 주입하여 지지층(11)을 형성할 수 있다. 이에, 도 7 및 도 8 과 같이 섀도우 마스크(19)를 이용하여 N형 열전소재(12) 및 P형 열전소재(13)를 순서대로 지지층(11)에 증착할 수 있다.
그리고 N형 열전소재(12) 및 P형 열전소재(13)는 몰드(18)를 통해 형성된 지지층(11)의 경사면에 증착할 수 잇다.
또한, N형 열전소재(12) 및 P형 열전소재(13)의 증착은 순서가 바뀌어도 무방하다.
또한, 리소그래피(Lithography) 공정에 의해 N형 열전소재(12) 및 P형 열전소재(13)를 지지층(11)의 경사면에 증착할 수 있다.
몰드(18)의 구조에 따라 형성된 지지층(11)의 형상에 의해 N형 열전소재(12) 및 P형 열전소재(13)와 하부 전극(10)간에 소정의 각도를 이루고, 각도는 상기 기재와 동일하다.
N형 열전소재(12) 및 P형 열전소재(13)를 증착한 후, 희생층(17)을 제거하여 기판(16)을 분리할 수 있다.
그리고 상부 전극(14)을 N형 열전소재(12)와 P형 열전소재(13)에 연결하고, 이격 배치된 상부 전극(14) 사이에 절연층(15)을 형성하여 상부 전극(14) 사이를 연결할 수 있다.
상기에서는 본 발명의 바람직한 실시예를 참조하여 설명하였지만, 해당 기술 분야의 숙련된 당업자는 하기의 특허 청구의 범위에 기재된 본 발명의 사상 및 영역으로부터 벗어나지 않는 범위 내에서 본 발명을 다양하게 수정 및 변경시킬 수 있음을 이해할 수 있을 것이다.
Claims (10)
- 복수의 상부 전극과 복수의 하부 전극; 및상기 상부 전극과 상기 하부 전극 사이에 교대로 배치되고, 전기적으로 연결된 N형 열전소재와 P형 열전소재;를 포함하고,상기 N형 열전소재 및 상기 P형 열전소재는,상기 하부 전극 상에 경사지게 배치되는 열전 소자.
- 제 1항에 있어서,상기 N형 열전소재 및 상기 P형 열전소재가 상기 하부 전극과 이루는 각은 45도 이상인 열전 소자.
- 제 2항에 있어서,상기 N형 열전소재와 상기 P형 열전소재는 상기 하부 전극에 대하여 서로 다른 경사를 가지도록 배치되는 열전 소자.
- 제 1항에 있어서,상기 상부 전극 및 상기 하부 전극의 수직방향을 기준으로 상기 N형 열전소재 및 상기 P형 열전소재는 대칭인 열전 소자.
- 제 1항에 있어서,상기 N형 열전소재와 상기 P형 열전소재 사이에 배치되는 지지층;을 더 포함하는 열전 소자.
- 제 5항에 있어서,상기 지지층은 폴리이미드를 포함하는 열전 소자.
- 제 5항에 있어서,상기 지지층의 상부에 배치되고, 상기 복수의 상부 전극 사이에 배치되는 절연층;을 더 포함하는 열전 소자.
- 기판 상에 희생층을 형성하는 단계;상기 희생층 상에 하부 전극을 형성하는 단계;상기 하부 전극 상에 경사지게 배치된 N형 열전소재와 P형 열전소재가 상기 하부 전극 상에 교대로 배치되도록 상기 N형 열전소재와 상기 P형 열전소재를 지지하는 지지층을 형성하는 단계;상기 지지층 상에 상기 N형 열전소재와 상기 P형 열전소재를 증착하는 단계;상기 기판을 제거하는 단계; 및상기 N형 열전소재와 상기 P형 열전소재가 전기적으로 연결되도록 상부 전극을 접합하는 단계;를 포함하는 열전 소자 제조방법.
- 제 8항에 있어서,상기 지지층을 형성하는 단계는,몰드를 상기 하부 전극 상에 배치하는 단계; 및상기 몰드에 폴리이미드를 주입하는 단계;를 포함하는 열전 소자 제조방법.
- 제 8항에 있어서,상기 N형 열전소재와 상기 P형 열전소재를 증착하는 단계는,새도우 마스크 및 리소그래피 공정 중 어느 하나인 열전 소자 제조방법.
