Description
본 발명은 자외선 센서에 관한 것으로, 보다 상세하게는 주파수의 변화를 검출하여 자외선의 세기를 측정할 수 있는 자외선 센서 및 이를 제조하는 방법에 관한 것이다.
자외선 토론 또는 광전자 증배관은 자외선을 감지할 수 있다. 자외선 토론은 자외선을 통하는 재료로 형성된 용기 속에 양극과 음극을 마주보게 하여 직렬저항을 통하여 직류전원에 접속한 구조이다. 외부에서 음극에 자외선을 조사(照射)하면 음극표면에서 광전효과에 의해 광전자가 방출된다. 광전자 증배관은 부규산유리를 사용한 것은 300㎚ 이상의 파장에 대하여 감도를 가지며, 석영유리를 사용한 것은 160㎚ 이상의 파장에 대하여 감도를 가지고 있다. 채널토론은 2차 전자 증배관의 일종으로서 50~150㎚의 자외선에 감도를 가지고 있다.
종래에는 사용된 감지막이 자외선에 적절히 반응하는 지를 확인하기 위해, 감지막의 전류-전압 특성을 측정하였다. 박막의 자외선에 따른 전류 변화를 측정하는 기존의 방식에서 극미량 검출은 측정회로의 고도화를 요구하여 가격 경쟁력이 떨어지는 문제점이 있었다.
미국등록특허 제7,473,551호는 대상 물질을 측정하기 위한 나노기술 마이크로센서 및 대상 물질을 측정하기 위한 방법(Nano-mechanic microsensors and methods for detecting target analytes)에 관한 것으로 표면 탄성파를 이용한 나노기술 마이크로센서 및 방법에 대하여 개시하고 있다.
본 발명의 일 실시예는 주파수의 변화를 검출하여 자외선의 세기를 측정할 수 있는 자외선 센서 기술을 제공하고자 한다.
본 발명의 일 실시예는 산화아연(ZnO) 나노파티클을 사용하여 탄성파의 주파수의 변화를 측정할 수 있는 자외선 센서 기술을 제공하고자 한다.
본 발명의 일 실시예는 자외선의 극미량 검출시에도 가격 경쟁력을 확보할 수 있는 자외선 센서 기술을 제공하고자 한다.
실시예들 중에서, 자외선 센서는 압전 물질; 상기 압전 물질 상에 배치되고 자외선을 감지하는 감지막; 상기 압전 물질 상에서 상기 감지막의 일단에 배치되고 전기적 신호를 기초로 생성된 탄성파를 상기 감지막에 제공하는 탄성파 입력부; 및 상기 압전 물질 상에서 상기 감지막의 다른 일단에 배치되고 상기 제공된 탄성파를 기초로 생성된 전기적 신호의 주파수의 변화를 감지하는 탄성파 출력부를 포함한다.

일 실시예에서, 상기 감지막은 산화아연(ZnO) 나노파티클을 상기 탄성파 입력부, 상기 탄성파 출력부 및 상기 압전 물질 상에 스핀코팅(Spincoating)하여 형성된다. 또한, 상기 감지막은 상기 스핀코팅된 감지막을 어닐링(Annealing)하여 전기적 또는 기계적 특성을 향상 시킬 수 있다.
일 실시예에서, 상기 감지막은 상기 자외선이 감지되면 전기 전도도의 변화를 통해 상기 탄성파의 전파 속도를 변화시킬 수 있다.
일 실시예에서, 상기 탄성파 입력부는 상기 감지막의 일단에 배치되어 전기적 신호를 통해 생성된 탄성파를 상기 감지막의 하단에 전파하며, 상기 탄성파 출력부는 상기 감지막의 다른 일단에 배치되어 상기 전파된 탄성파를 통해 전기적 신호를 생성하여 상기 전파된 탄성파의 주파수 변화를 감지할 수 있다.
일 실시예에서, 상기 탄성파 입력부 및 상기 탄성파 출력부는 알루미늄(Al) 증착을 통해 형성된 인터디지털 변환기(InterDigital Transducer)로 구현될 수 있다.
여기에서, 상기 탄성파 입력부 및 상기 탄성파 출력부는 상기 압전 물질 상에서 상기 감지막의 양단에 각각 배치되고 격자 구조로 구현될 수 있다.
일 실시예에서, 압전 물질은 상기 감지막, 상기 탄성파 입력부 및 상기 탄성파 출력부의 하단에 배치되고 그 상부에 탄성파가 지나갈 수 있다.
실시예들 중에서, 자외선 센서 제조 방법은 압전 물질을 준비하는 단계; 감광액을 통해 상기 압전 물질 상에 인터디지털 변환기 패턴(감광 영역과 비감광 영역을 포함함)을 생성하는 단계; 상기 인터디지털 변환기 패턴이 생성된 압전 물질에 박막을 증착하는 단계; 상기 감광 영역을 스트리핑하여 상기 감광액과 상기 감광액 상에 증착된 박막을 제거하는 단계; 및 산화아연(ZnO) 나노파티클로 상기 감광액과 상기 증착된 박막이 제거된 압전 물질을 스핀코팅하는 단계를 포함한다.
여기에서, 상기 자외선 센서 제조 방법은 상기 스핀코팅된 압전 물질 상의 감지막을 어닐링하는 단계를 포함할 수 있다.
일 실시예에서, 상기 패턴을 생성하는 단계는 AZ5214 감광액을 사용할 수 있다.
일 실시예에서, 상기 패턴을 생성하는 단계에서는 알루미늄(Al) 증착을 통해 형성된 인터디지털 변환기(InterDigital Transducer)가 상기 비감광 영역에 구현될 수 있다. 여기에서, 상기 패턴을 생성하는 단계는 상기 비감광 영역이 격자 구조로 구현될 수 있다.
일 실시예에서, 상기 증착 단계는 알루미늄을 이용한 박막 성장법을 사용할 수 있다.

본 발명의 일 실시예에 따른 자외선 센서는 산화아연(ZnO) 나노파티클을 사용하여 탄성파의 주파수 변화를 측정하기 때문에 가격경쟁력을 확보할 수 있다.
본 발명의 일 실시예에 따른 자외선 센서 제조 방법은 파티클 자체의 특성상 표면적이 넓어 더 많은 자외선에 반응할 수 있으므로 센서의 감도를 향상시킬 수 있다.

도 1을 참조하면, 자외선 센서(100)는 감지막(110), 탄성파 입력부(120), 탄성파 출력부(130), 압전 물질(140)을 포함한다.
감지막(110)은 압전 물질(140) 상에 배치되고 자외선을 감지하는 물질에 해당할 수 있고, 해당 물질은 자외선과 반응하여 자체의 특성을 변화시킬 수 있다. 일 실시예에서, 감지막(110)은 산화아연(ZnO) 나노파티클을 통해 구현될 수 있고, 산화아연(ZnO) 나노파티클의 흡수율은 이하 도 4를 참조하여 설명한다.
일 실시예에서, 감지막(110)은 탄성파 입력부(120), 탄성파 출력부(130) 및 압전 물질(140) 상에 산화아연(ZnO) 나노파티클을 스핀코팅하여 형성될 수 있다. 여기에서, 감지막(110)은 스핀코팅된 감지막을 어닐링하여 전기적 또는 기계적 특성을 향상 시킬 수 있다.
탄성파 입력부(120)는 압전 물질(140) 상에서 감지막(110)의 일단에 배치된다. 일 실시예에서, 탄성파 입력부(120)는 감지막(110)을 중심으로 탄성파 출력부(130)와 대향하여 배치될 수 있다. 탄성파 입력부(120)는 외부의 전기적 신호를 수신하여 전기장을 형성할 수 있고, 압전 물질(140)은 형성된 전기장을 통해 기계적 진동(즉, 탄성파)을 생성할 수 있다. 결과적으로, 탄성파 입력부(120)는 외부의 전기적 신호를 기초로 생성된 탄성파를 감지막(110)에 제공할 수 있다.

도 2(a)에서, 압전 물질(140)은 감광액(222)을 통해 패터닝되어 패턴(220)을 생성할 수 있다. 여기에서, 패턴(220)은 압전 물질(140)의 단면 관점에서 요철을 형성할 수 있고, 감광 영역(즉, 돌출 영역)(222)과 비감광 영역(즉, 함몰 영역)(224)을 포함할 수 있다. 최종적으로, 비감광 영역(즉, 함몰 영역)(224)은 압전 물질(140) 상에 남겨지고, 감광 영역(즉, 돌출 영역)(222)은 제거될 수 있다. 감광액(PhotoResist)은 빛을 조사하면 화학 반응을 일으켜 화학적 성질이 변할 수 있고, AZ5214 감광액에 해당할 수 있다. 그 주된 이유는 그 막이 얇고 균일하여 미세한 회로 패턴을 얻는데 용이할 수 있고, 자외선에 대한 감도가 좋을 수 있기 때문이다. 일 실시예에서, 비감광 영역(224)은 격자 구조로 구현되어 IDT를 형성할 수 있다.
도 2(b)에서, 패턴이 생성된 압전 물질(210)은 박막(226)으로 증착될 수 있다. 일 실시예에서, 증착은 화학적 기상 증착(CVD: Chemical Vapor Deposition) 공정을 통해 박막을 성장시킬 수 있다. 다른 일 실시예에서, 증착은 저압 CVD, 플라즈마 향상 CVD 또는 대기압 CVD 공정을 통해 박막을 성장시킬 수 있다. 여기에서, 박막은 알루미늄(Al)을 사용할 수 있다. 이러한 이유는 알루미늄이 전성과 연성이 뛰어나고 전기 전도도가 좋기 때문이다. 또한, 박막(226)은 산화물(Oxide) 또는 질화물(Nitride)을 사용할 수 있다.
도 2(c)에서, 감광액(222)과 감광액(222) 상에 증착된 박막(226)은 감광 영역(222)이 스트리핑되어 제거될 수 있다. 보다 구체적으로, 알루미늄이 증착된 압전 물질(230) 상에 남아있는 감광액(222)과 박막(226)은 알칼리 약품을 통해 제거될 수 있다. 여기에서, 감광 영역(222)은 감광액을 통해 압전 물질(140)을 패터닝한 영역을 말하고, 비감광 영역(224)은 감광 영역(222)을 제외한 영역을 말한다. 결과적으로, 비감광 영역(224)은 압전 물질 상(240)에서 격자 구조로 구현되어 인터디지털 변환기를 형성할 수 있다. 일 실시예에서, 인터디지털 변환기는 비감광 영역(224) 상에 증착된 알루미늄(Al)을 통해 구현될 수 있다.
도 2(d)에서, 감광액(222)과 증착된 박막(226)이 제거된 압전 물질(240)은 산화아연(ZnO) 나노파티클을 통해 스핀코팅될 수 있다. 보다 구체적으로, 감광액(222)과 증착된 박막(226)이 제거된 압전 물질(240)은 산화아연 나노파티클이 유입되면 고속으로 회전될 수 있다. 결과적으로, 산화아연 나노파티클이 압전 물질(240) 상에 얇게 퍼질 수 있다.
일 실시예에서, 스핀코팅된 압전 물질 상의 감지막은(250)은 어닐링될 수 있다. 보다 구체적으로, 스핀코팅된 감지막(250)의 손상을 제거하기 위해 스핀코팅된 감지막(250)은 약 1시간 동안 200℃ 이상의 온도로 가열될 수 있다. 스핀코팅된 감지막(250)이 어닐링 되면 전기적 또는 기계적 특성이 향상될 수 있다.
다시 도 1 및 도 2에서, 감지막(110)에 자외선이 인가되면 (즉, 감지막이 자외선을 흡수하면) 산화아연 내부에서 e- 과 h+ 의 재결합 현상이 일어나며, 그 결과 전기적 특성(Conductivity)이 변하게 된다. 감지막(110)과 압전물질(140)의 경계에서 전파되는 탄성파(Surface Acoustic Wave)는 감지막(110)의 전기전도도 변화에 따라 전파속도가 변하게 되고, 그 결과는 탄성파 출력부(130)를 통해 나타나게 된다.
탄성파의 전파속도 변화와 연계된 매커니즘은 아래 수식으로 표현 가능하다.

도 3(a)를 참조하면, 제작된 소자(300)는 감지막(310), 탄성파 입력부(320), 탄성파 출력부(330)를 포함한다.
일 실시예에서, 감지막(310)은 산화아연 나노파티클을 통해 구현될 수 있다. 또한, 탄성파 입력부(320) 및 탄성파 출력부(330)는 알루미늄 증착을 통해 형성된 인터디지털 변환기로 구현될 수 있다.
도 3(b)는 도 2에 있는 자외선 센서 제조 방법에 의해 제작된 감지막이 광학 카메라에 의해 촬영된 영상을 예시한 도면이다.
도 3(b)를 참조하면, 감지막(310)은 산화아연 나노파티클을 스핀코팅하여 형성될 수 있다. 여기에서, 파티클은 박막보다 공정비가 적고, 파티클 자체의 특성상 표면적(즉, 노출되는 면적)이 넓어 더 많은 자외선에 반응할 수 있다. 결과적으로, 감지막(310)의 감도가 향상될 수 있다.
도 4는 산화아연(ZnO) 나노파티클의 파장에 따른 흡수율을 나타내는 그래프이다.
도 4를 참조하면, x축과 y축 각각은 파장과 흡수율을 나타낸다. 측정된 흡수율은 400nm 이하의 파장에서만 높은 흡수율을 나타낼 수 있다.
결과적으로, 산화아연 나노파티클은 400nm 이하의 파장에서 80% 이상의 흡수율을 나타낸다. 자외선의 파장은 100nm~380nm 사이에 해당하므로 산화아연 나노파티클의 자외선 흡수율이 높다는 것을 알 수 있다.
도 5는 본 발명의 일 실시예에 따른 자외선 센서를 사용한 발진회로를 나타내는 회로도이다.
발진회로(500)는 자외선 센서(510)를 사용하여 탄성파를 구동시킬 수 있다. 보다 구체적으로, 탄성파 입력부(520)에 발진회로(500)를 통해 전기적 신호가 인가되면 탄성파 입력부(520)는 수신된 전기적 신호를 통해 전기장을 형성할 수 있다. 압전 물질(140)은 형성된 전기장을 통해 탄성파를 생성하고 생성된 탄성파는 감지막을 통해 탄성파 출력부(530)로 전파된다. 탄성파 출력부(530)는 전파된 탄성파를 통해 전기적 신호를 형성할 수 있다. 결과적으로, 발진회로(500)에서 감지막의 삽입 손실은 탄성파 출력부(530)에서 형성된 전기적 신호를 기초로 측정될 수 있다. 또한, 감지막(110)의 삽입 손실에 따라 탄성파의 주파수 변화가 측정될 수 있다. 삽입 손실을 측정하는 방법과 탄성파의 주파수 변화를 측정함으로써 얻을 수 있는 이득은 후술한다.
도 6은 본 발명의 일 실시예에 따른 주파수 변화를 측정할 수 있는 시스템을 촬영한 도면이다.
도 6을 참조하면, 탄성파의 주파수 변화는 자외선 센서가 자외선을 흡수하였을 때에 시스템에 의해 측정될 수 있다. 보다 구체적으로, 중심주파수는 자외선이 인가되지 않았을 때 삽입 손실이 측정된 결과를 바탕으로 측정될 수 있다. 이후, 자외선이 인가되었을 때 자외선의 주파수 변화를 측정하는 시스템은 자외선의 세기를 변화하면 중심주파수의 변화가 관찰될 수 있다.
도 7은 자외선 센서의 주파수 응답 특성을 나타내는 그래프이다.
도 7을 참조하면, x축과 y축 각각은 주파수와 삽입 손실(Insertion Loss)을 나타낸다. 보다 구체적으로, 중심주파수(즉, 가장 고이득 영역)는 자외선이 인가되지 않았을 때 탄성파의 삽입 손실을 측정한 결과를 바탕으로 측정될 수 있다. 즉, 감지막(110)의 주파수 응답 특성이 측정될 수 있다. 일 실시예에서, 삽입 손실은 탄성파가 감지막(110)을 통과하면서 동작주파수 대역 상에서 발생하는 내부의 손실을 말한다. 즉, 삽입 손실은 전기적 신호를 기초로 생성된 탄성파가 감지막(110)을 통과하면서 발생한 손실을 말한다. 따라서, 자외선의 동작 여부는 삽입 손실을 통한 중심주파수 변화를 측정하여 파악될 수 있다.
도 8은 자외선 센서의 세기에 따른 주파수 변화를 나타내는 그래프이다.
도 8을 참조하면, x축은 자외선의 세기를 나타내고 y축 각각은 주파수와 위상을 나타낸다. 보다 구체적으로, 중심주파수(즉, 가장 고이득 영역)는 자외선이 인가되었을 때 자외선의 세기에 따른 탄성파의 삽입 손실을 측정한 결과를 바탕으로 측정될 수 있다. 여기에서, 측정된 중심주파수는 자외선의 세기에 비례하는 형태를 나타낼 수 있다.
자외선이 인가되었을 때 주파수의 변화가 측정될 수 있기 때문에, 자외선 센서는 자외선이 극미량 검출되었을 때에도 동작될 수 있다. 따라서, 자외선 센서는 특정회로의 고도화를 필요로 하지 않기 때문에 가격 경쟁력이 확보될 수 있다.
상기에서는 본 출원의 바람직한 실시예를 참조하여 설명하였지만, 해당 기술 분야의 숙련된 당업자는 하기의 특허 청구의 범위에 기재된 본 발명의 사상 및 영역으로부터 벗어나지 않는 범위 내에서 본 발명을 다양하게 수정 및 변경시킬 수 있음을 이해할 수 있을 것이다.
본 발명은 주파수의 변화를 검출하여 자외선의 세기를 측정할 수 있는 자외선 센서 및 이를 제조하는 방법에 관한 것으로, 산업상 이용가능성이 있다.

- 압전 물질을 준비하는 단계;감광액을 통해 상기 압전 물질 상에 인터디지털 변환기 패턴(감광 영역과 비감광 영역을 포함함)을 생성하는 단계;상기 인터디지털 변환기 패턴이 생성된 압전 물질에 박막을 증착하는 단계;상기 감광 영역을 스트리핑하여 상기 감광액과 상기 감광액 상에 증착된 박막을 제거하는 단계; 및산화아연(ZnO) 나노파티클로 상기 감광액과 상기 증착된 박막이 제거된 압전 물질을 스핀코팅하는 단계를 포함하는 자외선 센서 제조 방법.
- 제10항에 있어서,상기 스핀코팅된 압전 물질 상의 감지막을 어닐링하는 단계를 더 포함하는 것을 특징으로 하는 자외선 센서 제조 방법.
- 제10항에 있어서, 상기 패턴을 생성하는 단계는AZ5214 감광액으로 상기 압전 물질을 패터닝하는 단계를 포함하는 것을 특징으로 하는 자외선 센서 제조 방법.
- 제10항에 있어서, 상기 박막을 증착하는 단계는상기 패턴이 생성된 압전 물질 상에 알루미늄으로 박막을 성장시키는 단계를 포함하는 것을 특징으로 하는 자외선 센서 제조 방법.
- 제10항에 있어서, 상기 감광액과 증착된 박막을 제거하는 단계는알루미늄(Al) 증착을 통해 형성된 인터디지털 변환기(InterDigital Transducer)가 상기 비감광 영역에 구현되는 단계를 포함하는 것을 특징으로 하는 자외선 센서 제조 방법.
- 제10항에 있어서, 상기 패턴을 생성하는 단계는상기 비감광 영역이 격자 구조로 구현되는 단계를 포함하는 것을 특징으로 하는 자외선 센서 제조 방법.
