Abstract

Die Erfindung betrifft eine Anordnung mit wenigstens einem optoelektronischen Halbleiterbauelement und einer Wärmesenke, wobei das optoelektronische Halbleiterbauelement auf der Wärmesenke angeordnet ist, wobei die Wärmesenke ausgebildet ist, Wärme aus dem optoelektronischen Halbleiterbauelement abzuführen. Die Wärmesenke weist einen Werkstoff auf, wobei der Werkstoff der Wärmesenke elektrisch leitend und thermisch leitend ist. Der Werkstoff der Wärmesenke weist Aluminium und Silizium auf.

Description

ANORDNUNG
BESCHREIBUNG
Die Erfindung betrifft eine Anordnung gemäß Patentanspruch 1.
Es sind Anordnungen mit einem Laserchip und einer Wärmesenke bekannt, wobei die Laserdiode auf der Wärmesenke angeordnet ist und die Wärmesenke ausgebildet ist, Wärme von dem Laser- chip abzuführen.
Diese Patentanmeldung beansprucht die Priorität der deutschen Patentanmeldung DE 10 2015 109 788.5, deren Offenbarungsge¬ halt hiermit durch Rückbezug aufgenommen wird.
Es ist Aufgabe der Erfindung, eine verbesserte Anordnung be¬ reitzustellen.
Diese Aufgabe wird mittels einer Anordnung gemäß Patentan¬ spruch 1 gelöst. Vorteilhafte Ausführungsformen sind in den abhängigen Ansprüchen angegeben.
Es wurde erkannt, dass eine verbesserte Anordnung dadurch be¬ reitgestellt werden kann, dass die Anordnung wenigstens ein Halbleiterbauelement und eine Wärmesenke umfasst, wobei das Halbleiterbauelement auf der Wärmesenke angeordnet ist, wobei die Wärmesenke ausgebildet ist, Wärme aus dem Halbleiterbau¬ element abzuführen. Die Wärmesenke weist einen Werkstoff auf, wobei der Werkstoff der Wärmesenke thermisch leitend ist. Der Werkstoff der Wärmesenke weist Aluminium und Silizium auf.
Diese Ausgestaltung der Wärmesenke hat den Vorteil, dass die Wärmesenke besonders kostengünstig herstellbar ist. Ferner weist die Wärmesenke mit diesem Werkstoff eine geringere Tem¬ peraturabhängigkeit in einer Wärmeleitfähigkeit auf. Dies ist insbesondere bei höheren Temperaturen der Wärmesenke von Vorteil, da dann die Wärmesenke eine besonders hohe Wärmeleitfä¬ higkeit aufweist. Besonders vorteilhaft ist, wenn die Wärmesenke elektrisch und thermisch leitend ausgebildet ist. In einer weiteren Ausführungsform weist der Werkstoff der
Wärmesenke einen Massenanteil von Aluminium auf, der kleiner 40 Prozent, insbesondere kleiner 25 Prozent, und wenigstens größer 10 Prozent, insbesondere größer 15 Prozent ist. In einer weiteren Ausführungsform weist der Werkstoff der
Wärmesenke einen Massenanteil von Silizium auf, der größer 60 Prozent, insbesondere größer 75 Prozent und wenigstens klei¬ ner 95 Prozent, vorzugsweise kleiner 90 Prozent, insbesondere kleiner 85 Prozent ist.
In einer weiteren Ausführungsform weist die Wärmesenke eine Dicke mit einem Wert auf, wobei der Wert der Dicke in einem Bereich von 50 ym bis 300 ym, insbesondere in einem Bereich von 80 ym bis 120 ym liegt. Die Wärmesenke kann aber auch ei- ne Dicke von 100 ym aufweisen.
In einer weiteren Ausführungsform weist eine Wärmeleitfähigkeit der Wärmesenke, insbesondere in einem Temperaturbereich von 20 bis 130° C, einen Wert auf, der in einem Bereich von 80 W/mK bis 350 W/mK, insbesondere von 190 W/mK bis 300 W/mK, liegt .
In einer weiteren Ausführungsform weist das Halbleiterbauelement einen ersten Kontakt und einen zweiten Kontakt auf. Zwi- sehen dem Halbleiterbauelement und der Wärmesenke ist eine elektrische Isolierschicht angeordnet. Die elektrische Iso¬ lierschicht weist wenigstens eine Aussparung auf. Dabei ist eine elektrische Verbindung in der Aussparung angeordnet, die den zweiten Kontakt mit der Wärmesenke elektrisch verbindet. Auf diese Weise kann eine Anzahl von elektrischen Verbindungen in der Anordnung reduziert werden, sodass die Anordnung besonders einfach und kostengünstig herstellbar ist. Ferner wird eine Komplexität der Anordnung reduziert. In einer weiteren Ausführungsform ist zwischen der elektrischen Isolierschicht und dem Halbleiterbauelement eine Ver¬ bindungsschicht angeordnet, wobei die Verbindungsschicht das Halbleiterbauelement mit der elektrischen Isolierschicht me¬ chanisch verbindet.
In einer weiteren Ausführungsform weist die Anordnung einen ersten Kontaktleiter, wenigstens einen zweiten Kontaktleiter und ein Gehäuse mit einer Gehäusewandung auf. Der erste Kontaktleiter und der zweite Kontaktleiter sind beabstandet zu¬ einander angeordnet. Der erste Kontaktleiter und der zweite Kontaktleiter sind durch die Gehäusewandung geführt und durch die Gehäusewandung elektrisch zueinander isoliert. Zumindest teilweise ist zwischen dem ersten Kontaktleiter und dem zweiten Kontaktleiter die Wärmesenke angeordnet. Die Wärmesenke ist mit dem ersten Kontaktleiter elektrisch verbunden.
In einer weiteren Ausführungsform ist das Halbleiterbauele- ment als optoelektronisches Halbleiterbauelement ausgebildet. Vorteilhafterweise umfasst das optoelektronische Halbleiter¬ bauelement wenigstens einen Laserchip oder einen LED-Chip. Der Laserchip oder der LED-Chip ist ausgebildet, elektromagnetische Strahlung mit einer Strahlrichtung bereitzustellen.
In einer weiteren Ausführungsform umfasst die Anordnung eine Photodiode mit einem ersten Photodiodenkontakt und einem zweiten Photodiodenkontakt sowie einen dritten Kontaktleiter, der durch die Gehäusewandung geführt ist. Der erste Photodio- denkontakt ist elektrisch mit dem ersten Kontakt des Halblei¬ terbauelements und der zweite Photodiodenkontakt elektrisch mit dem dritten Kontaktleiter verbunden.
In einer weiteren Ausführungsform ist ein Wärmespreizer vor- gesehen. Der Wärmespreizer weist vorzugsweise zumindest in eine Erstreckungsrichtung des Halbleiterbauelements eine grö¬ ßere Erstreckung als das Halbleiterbauelement auf. Der Wärme¬ spreizer ist zwischen dem Halbleiterbauelement und der Wärme- senke angeordnet und ausgebildet, die Wärme von dem Halblei¬ terbauelement an die Wärmesenke weiterzuleiten.
In einer weiteren Ausführungsform weist der Wärmespreizer we- nigstens einen der folgenden Werkstoffe auf: Siliziumcarbid (SiC) , Aluminiumnitrit (A1N) , Kupfer (Cu) , Diamant, Borni¬ trit, Kupfer-Wolfram (CuW) .
In einer weiteren Ausführungsform weist die Anordnung eine optische Einrichtung auf. Die optische Einrichtung ist auf der Wärmesenke angeordnet und mit der Wärmesenke mechanisch und thermisch gekoppelt. Die optische Einrichtung ist ausge¬ bildet, um zumindest teilweise eine Strahlrichtung eines Lichtstrahls zu verändern.
In einer weiteren Ausführungsform umfasst die Anordnung wenigstens ein weiteres optoelektronisches Halbleiterbauele¬ ment, wobei das weitere optoelektronische Halbleiterbauele¬ ment wenigstens einen weiteren Laserchip oder einen weiteren LED-Chip umfasst, wobei der weitere Laserchip oder der weite¬ re LED-Chip ausgebildet ist, eine weitere elektromagnetische Strahlung bereitzustellen, wobei das Halbleiterbauelement und das weitere optoelektronische Halbleiterbauelement gemeinsam auf der Wärmesenke angeordnet sind.
In einer weiteren Ausführungsform ist das weitere optoelektronische Halbleiterbauelement seitlich versetzt zu der
Strahlrichtung des Halbleiterbauelements angeordnet. Alterna¬ tiv ist das weitere optoelektronische Halbleiterbauelement in Strahlrichtung des Halbleiterbauelements gegenüberliegend zu dem Halbleiterbauelement angeordnet.
Die oben beschriebenen Eigenschaften, Merkmale und Vorteile dieser Erfindung sowie die Art und Weise, wie diese erreicht werden, werden klarer und deutlicher verständlich im Zusammenhang mit der folgenden Beschreibung der Ausführungsbeispiele, die im Zusammenhang mit den Zeichnungen näher erläutert werden, wobei Figur 1 eine Draufsicht auf eine Anordnung gemäß einer ers¬ ten Ausführungsform; Figur 2 eine Seitenansicht auf die in Figur 1 gezeigte An¬ ordnung;

Figur 1 zeigt eine Draufsicht auf eine Anordnung 10 gemäß ei- ner ersten Ausführungsform. Figur 2 zeigt eine Seitenansicht auf die in Figur 1 gezeigte Anordnung 10. Die Anordnung 10 weist ein Halbleiterbauelement 15 und eine Wärmesenke 20 auf. Das Halbleiterbauelement 15 ist beispielhaft als optoelektro¬ nisches Halbleiterbauelement 15 ausgebildet. Das Halbleiter- bauelement 15 ist auf der Wärmesenke 20 angeordnet.
Das optoelektronische Halbleiterbauelement 15 umfasst wenigs¬ tens einen Laserchip 25. Der Laserchip 25 ist ausgebildet, elektromagnetische Strahlung in Form eines Lichtstrahls 30, der in der Ausführungsform als Laserstrahl ausgebildet ist, mit einer Strahlrichtung bereitzustellen. Der Laserchip 25 ist dabei als Kantenemitter ausgebildet, so dass der durch den Laserchip 25 emittierte Lichtstrahl 30 in der Ausfüh- rungsform beispielhaft weitgehend parallel zu einer Oberseite 35 der Wärmesenke 20 verläuft und seitlich aus dem optoelekt¬ ronischen Halbleiterbauelement 15 emittiert wird. Selbstver¬ ständlich ist auch denkbar, dass der Lichtstrahl 30 schräg oder senkrecht zu der Oberseite 35 der Wärmesenke 20 emit¬ tiert wird. Alternativ ist auch denkbar, dass das optoelekt¬ ronische Halbleiterbauelement 15 einen LED-Chip umfasst, wo¬ bei der LED-Chip den Lichtstrahl 30 mit der Strahlrichtung bereitstellt .
Bei Aktivierung des optoelektronischen Halbleiterbauelements 15 erwärmt sich das optoelektronische Halbleiterbauelement 15. Das optoelektronische Halbleiterbauelement 15 ist durch die Anordnung auf der Wärmesenke 20 thermisch mit der Wärme- senke 20 gekoppelt. Die Wärmesenke 20 führt dabei Wärme aus dem optoelektronischen Halbleiterbauelement 15 ab und sorgt dafür, dass das optoelektronische Halbleiterbauelement 15 bei Aktivierung unterhalb einer maximalen Betriebstemperatur betrieben wird, so dass eine Überhitzung des optoelektronischen Halbleiterbauelements 15 vermieden wird.
Die Wärmesenke 20 weist einen Werkstoff auf, der sowohl elektrisch als auch thermisch leitend ist. Dabei umfasst der Werkstoff wenigstens Aluminium und Silizium. Diese bilden zu- sammen einen Legierungsverbund aus. Dabei ist von besonderem Vorteil, wenn der Werkstoff der Wärmesenke 20 einen Massenan¬ teil von Aluminium aufweist, der kleiner 40 Prozent, insbe¬ sondere kleiner 25 Prozent, und wenigstens größer 5 Prozent, vorzugsweise größer 10 Prozent, insbesondere größer 15 Pro- zent ist. Der Werkstoff der Wärmesenke 20 weist ferner vor¬ teilhafterweise einen Massenanteil von Silizium auf, der grö¬ ßer 60 Prozent, insbesondere größer 75 Prozent und wenigstens kleiner 95 Prozent, vorzugsweise kleiner 90 Prozent, insbe¬ sondere kleiner 85 Prozent ist.
Durch diese WerkstoffZusammensetzung weist die Wärmesenke 20 eine thermische Wärmeleitfähigkeit λ auf, die in einem Tempe¬ raturbereich von 20° C bis 130° C einen Wert aufweist, der in einem Bereich von 180 W/mK bis 350 W/mK, insbesondere von 190 W/mK bis 300 W/mK, liegt.
Eine besonders kompakte Bauweise der Anordnung 10 und gleich- zeitig eine gute Kühlung des optoelektronischen Halbleiterbauelements 15 wird dadurch gewährleistet, dass die Wärmesen¬ ke 20 eine Dicke di in einer Richtung quer zu der Oberseite 35 mit einem Wert aufweist, die in einem Bereich von 50 bis 300 ym, insbesondere in einem Bereich von 80 bis 120 ym, liegt. Besonders vorteilhaft ist, wenn die Dicke di der Wär¬ mesenke 20 100 ym beträgt.
Figur 3 zeigt ein Diagramm einer Wärmeleitfähigkeit λ in
W/ (m · K) aufgetragen über einer Temperatur T in Grad Celsi- us. In dem Diagramm sind mehrere Graphen 50, 55, 60, 65 abge¬ bildet. Dabei zeigt ein erster Graph 50 eine Wärmeleitfähigkeit λ der in den Figuren 1 und 2 erläuterten Wärmesenke 20. Ein zweiter Graph 55 zeigt die Wärmeleitfähigkeit λ von Kup¬ fer (Cu) . Ein dritter Graph 60 zeigt die Wärmeleitfähigkeit λ von Siliziumcarbid (SiC) und ein vierter Graph 65 zeigt die Wärmeleitfähigkeit von Aluminiumnitrit (A1N) . Alle Graphen 50, 55, 60, 65 sind über der Temperatur T in einem Temperaturbereich von etwa 20° C bis 130° C aufgetragen. Der Werkstoff der Wärmesenke 20 (erster Graph 50) weist abschnitts- weise eine höhere Wärmeleitfähigkeit λ gegenüber Aluminium¬ nitrit (vgl. vierter Graph 65) auf. Ausgehend von einer konstruktiv identisch ausgebildeten Anordnung 10 kann dadurch mittels der in Figuren 1 und 2 gezeigten Wärmesenke 20 mehr Wärme aus dem optoelektronischen Halbleiterbauelement 15 ab- geführt werden als wenn die Wärmesenke 20 Aluminiumnitrit als Werkstoff aufweist. Dies hat zur Folge, dass das optoelektro¬ nische Halbleiterbauelement 15 eine reduzierte Betriebstempe¬ ratur aufweist. Ferner wird durch die reduzierte Betriebstemperatur eine Betriebsdauer des optoelektronischen Halbleiter- bauelements 15 erhöht. Ferner ist der Werkstoff (AISi) der
Wärmesenke 20 kostengünstiger als Aluminiumnitrid (vgl. vier¬ ter Graph) . Zwar ist die Wärmeleitfähigkeit λ des Werkstoffs der Wärme¬ senke 20 geringer als von Kupfer (vgl. zweiter Graph 55) und von Siliziumcarbid (vgl. dritter Graph 60), jedoch ist der Werkstoff der Wärmesenke 20 (Aluminium, Silizium) kostengüns- tiger als Kupfer und Siliziumcarbid, sodass die Anordnung 10 besonders kostengünstig in der Herstellung ist.
Figur 4 zeigt eine Seitenansicht auf eine Anordnung 10 gemäß einer zweiten Ausführungsform. Die Anordnung 10 ist ähnlich zu der in den Figuren 1 und 2 gezeigten Anordnung 10 ausge- bildet. Abweichend dazu weist die Anordnung 10 zusätzlich ei¬ nen elektrisch leitend ausgebildeten Träger 66 auf. Auf dem Träger 66 ist mittels einer ersten Verbindungsschicht 100 die Wärmesenke 20 stoffschlüssig befestigt. Die erste Verbin¬ dungsschicht 100 ist dabei unterseitig der Wärmesenke 20 zwi- sehen der Wärmesenke 20 und dem Träger 66 angeordnet. Die erste Verbindungsschicht 100 kann beispielsweise ein
elektrisch leitendes Lot aufweisen.
Abweichend dazu ist oberseitig auf der Wärmesenke 20, also zwischen dem optoelektronischen Halbleiterbauelement 15 und der Wärmesenke 20, eine elektrische Isolierschicht 105 vorge¬ sehen. Auf der elektrischen Isolierschicht 105 ist oberseitig eine zweite Verbindungsschicht 110 angeordnet, die optoelekt¬ ronische Halbleiterbauelement 15 stoffschlüssig mit der elektrischen Isolierschicht 105 mechanisch, elektrisch und thermisch verbindet. Die elektrische Isolierschicht 105 ist stoffschlüssig mit der Wärmesenke 20 verbunden. Die elektri¬ sche Isolierschicht 105 ist dabei ausgebildet, elektrisch die Wärmesenke 20 von dem optoelektronischen Halbleiterbauelement 15 zu isolieren. Die erste und/oder zweite Verbindungsschicht 100, 110 kann elektrisch leitendes Lot und/oder einen Klebstoff aufweisen.
Es wird darauf hingewiesen, dass alternativ die Verbindungs- schicht 100, 110 andersartig ausgebildet sein kann und bei¬ spielsweise einen Klebstoff zur stoffschlüssigen Verbindung der Wärmesenke 20 mit dem Träger 66 und/oder des optoelektro¬ nischen Halbleiterbauelements 15 mit der Wärmesenke 20 auf- weisen kann. Auch ist denkbar, dass die elektrische Isolierschicht 105 stoffschlüssig das optoelektronische Halbleiter¬ bauelement 15 mit der Wärmesenke 20 verbindet. Das optoelektronische Halbleiterbauelement 15 umfasst einen ersten Kontakt 115 und einen zweiten Kontakt 120. Der erste Kontakt 115 des optoelektronischen Halbleiterbauelements 15 ist als Anode ausgebildet. Der zweite Kontakt 120 ist als Ka¬ thode ausgebildet. Der erste Kontakt 115 ist mit der zweiten Verbindungsschicht 110 verbunden. Durch die elektrische Iso¬ lierung der zweiten Verbindungsschicht 110 gegenüber der Wärmesenke 20 ist auch der erste elektrische Kontakt 115
elektrisch gegenüber der Wärmesenke 20 durch die elektrische Isolierschicht 105 isoliert.
Die zweite Verbindungsschicht 110 und die elektrische Iso¬ lierschicht 105 weisen eine Aussparung 125 auf. In der Aus¬ sparung 125 ist eine erste elektrische Verbindung 130 ange¬ ordnet. Die erste elektrische Verbindung 130 ist mit der Wär- mesenke 20 und mit dem zweiten Kontakt 120 des optoelektroni¬ schen Halbleiterbauelements 15 verbunden. Die erste elektri¬ sche Verbindung 130 verbindet elektrisch die Wärmesenke 20 mit dem zweiten Kontakt 120. Die erste elektrische Verbindung 130 kann dabei beispielsweise als Bonddraht oder als An- schlusspin des optoelektronischen Halbleiterbauelements 15 ausgebildet sein.
Der Träger 66 kann seinerseits elektrisch mit weiteren nicht dargestellten Komponenten, d. h. mit einem Steuergerät, ver- bunden sein.
Figuren 5 und 6 zeigen Seitenansichten einer konstruktiven Ausgestaltung der Figur 4 gezeigten Anordnung 10. Figur 7 zeigt eine Draufsicht auf die in den Figuren 4 und 5 gezeigte Anordnung 10 und Figur 8 zeigt einen Ausschnitt der in Figur 6 gezeigten Anordnung 10. Nachfolgend werden die Figuren 5 bis 8 gemeinsam erläutert. Die Anordnung 10 umfasst ein Gehäuse 70 mit einer beispiel¬ haft kreisförmig ausgebildeten Gehäusewandung 75 und einem Gehäusesteg 80. Dabei ist die Gehäusewandung 75 beispielhaft plan ausgebildet. Selbstverständlich ist auch denkbar, dass die Gehäusewandung 75 andere Querschnitte aufweist oder ge¬ krümmt ausgebildet ist. Der Gehäusesteg 80 ist mit der Gehäu¬ sewandung 75 verbunden und ist im Wesentlichen senkrecht zu der Gehäusewandung 75 angeordnet. Dabei erstreckt sich der Gehäusesteg 80 im Wesentlichen senkrecht von der Gehäusewan- dung 75 weg. Die Gehäusewandung 75 ist elektrisch leitfähig ausgebildet .
Die Anordnung 10 umfasst einen ersten Kontaktleiter 85, einen zweiten Kontaktleiter 90 und einen dritten Kontaktleiter 95. Die Kontaktleiter 85, 90, 95 sind elektrisch leitend. Die
Kontaktleiter 85, 90, 95 sind durch die Gehäusewandung 75 geführt und ragen beidseitig über die Gehäusewandung 75 hervor. Ferner sind die Kontaktleiter 85, 90, 95 beabstandet zueinander angeordnet, wobei die Kontaktleiter 85, 90, 95 durch die Gehäusewandung 75 zum einen mechanisch befestigt werden. Die Kontaktleiter 85, 90, 95 sind zueinander elektrisch isoliert. Die Kontaktleiter 85, 90, 95 können mit einem Steuergerät zum Betrieb der Anordnung 10 verbunden werden. Die Wärmesenke 20 ist dabei zwischen dem ersten Kontaktleiter 85 und dem dritten Kontaktleiter 95 oberseitig des zweiten Kontaktleiters 90 angeordnet. Die Wärmesenke 20 kann dabei mechanisch mit dem zweiten Kontaktleiter 90 verbunden sein. Der zweite Kontaktleiter 90 ist auf dem Gehäusesteg 80 ange- ordnet. Ferner ist der zweite Kontaktleiter 90 elektrisch mit der Gehäusewandung 75 verbunden. Die Gehäusewandung 75 kann ihrerseits mit einer Erdung elektrisch verbunden sein.
Der erste Kontakt 115 des optoelektronischen Halbleiterbau- elements 15 ist beispielhaft unterseitig am optoelektroni¬ schen Halbleiterbauelement 15 angeordnet. Der erste Kontakt 15 ist elektrisch mittels der ersten elektrischen Verbindung 130 mit der Wärmesenke 20 verbunden. Die Wärmesenke 20 ist ihrerseits elektrisch mit dem zweiten Kontaktleiter 20 verbunden .
Die Anordnung 10 umfasst ferner eine Photodiode 170. Die Pho- todiode 170 ist an der Gehäusewandung 75 angeordnet. Dabei ist eine Unterseite 182 der Photodiode 170 mechanisch mit der Gehäusewandung 75 verbunden. Die Photodiode 170 ist dabei derart angeordnet, dass die Photodiode 170 zumindest einen durch das optoelektronische Halbleiterbauelement 15 emittier- ten Teil des Lichtstrahls im aktivierten Betrieb erfassen kann (nicht dargestellt) . Die Photodiode 170 umfasst einen ersten Photodiodenkontakt 175 und einen zweiten Photodiodenkontakt 180. Der erste Photodiodenkontakt 175 ist dabei als Kathode ausgebildet. Der zweite Photodiodenkontakt 180 ist dabei als Anode ausgebildet.
Der erste Photodiodenkontakt 175 ist an einer Unterseite 182 der Photodiode 170 angeordnet. Der zweite Photodiodenkontakt 180 ist beispielhaft an einer Oberseite 181 der Photodiode 170 angeordnet. Die Oberseite 181 der Photodiode 170 ist auf einer zur Unterseite 182 gegenüberliegenden Seite angeordnet. Der erste Photodiodenkontakt 175 ist elektrisch mit der Ge¬ häusewandung 75 verbunden. Der zweite Photodiodenkontakt 180 ist mittels einer zweiten elektrischen Verbindung 186 mit dem dritten Kontaktleiter 95 elektrisch verbunden. Die zweite elektrische Verbindung 186 ist beispielhaft als Bonddraht ausgebildet .
Der erste Kontaktleiter 85 ist mittels einer dritten elektri- sehen Verbindung 190, die in der Ausführungsform beispielhaft als Bonddraht ausgebildet ist, elektrisch mit dem zweiten Kontakt 120 des optoelektronischen Halbleiterbauelements 15 verbunden . Figur 9 zeigt eine Draufsicht auf eine Anordnung 10 gemäß ei¬ ner dritten Ausführungsform. Figur 10 zeigt eine Seitenansicht auf die in Figur 9 gezeigte Anordnung 10. Die Anordnung 10 ist ähnlich zu der in den Figuren 1, 2 und 4 gezeigten Ausgestaltung der Anordnung 10 ausgebildet. Abweichend dazu umfasst die Anordnung 10 zusätzlich einen Wärmespreizer 200. Der Wärmespreizer 200 weist zumindest in eine Erstreckungs- richtung des optoelektronischen Halbleiterbauelements 15 eine größere Erstreckung auf als das optoelektronische Halbleiter¬ bauelement 15. In der Ausführungsform ist beispielhaft in Er- streckungsrichtung parallel zur Oberseite 35 der Wärmesprei¬ zer 200 breiter als das optoelektronische Halbleiterbauele¬ ment 15 ausgebildet. Der Wärmespreizer 200 ist zwischen dem optoelektronischen Halbleiterbauelement 15 und der Wärmesenke 20 angeordnet. Dabei ist der Wärmespreizer 200 thermisch lei¬ tend ausgebildet und leitet die Wärme aus dem optoelektroni¬ schen Halbleiterbauelement 15 an die Wärmesenke 20 weiter. Zusätzlich ist auch denkbar, dass der Wärmespreizer elektri- sehe leitend ausgebildet ist. Durch die breitere Ausgestal¬ tung wird durch den Wärmespreizer 200 eine gute Wärmevertei¬ lung an die Wärmesenke 20 sichergestellt. Der Wärmespreizer 200 weist dabei in vorteilhafter Weise wenigstens einen der folgenden Werkstoffe auf: Siliziumcarbid (SiC) , Aluminium- nitrit (A1N) , Kupfer (Cu) , Diamant, Kupfer-Wolfram (CuW) , Bornitrit (BN) .
Ferner umfasst die Anordnung 10 eine optische Einrichtung 205. Die optische Einrichtung 205 ist auf der Wärmesenke 20 angeordnet und mit der Wärmesenke 20 mechanisch verbunden.
Die optische Einrichtung 205 umfasst dabei eine als fokussie- rendes Element 210 ausgebildete Linse, die den Lichtstrahl 30 zumindest teilweise einfängt und als gerichteten Lichtstrahl 215 auf einen vordefinierten Bereich fokussiert. Alternativ ist auch denkbar, dass das fokussierende Element 210 den
Lichtstrahl 30 dahingehend verändert, dass dieser parallel gerichtet wird. Alternativ ist auch denkbar, dass beispiels¬ weise die optische Einrichtung 205 den Lichtstrahl 30 aufwei¬ tet. Auch ist denkbar, dass die optische Einrichtung 205 an- dersartig ausgebildet ist und/oder mehrere fokussierende Ele¬ mente aufweist. Figur 11 zeigt eine schematische Darstellung einer Draufsicht auf eine Anordnung 10 gemäß einer vierten Ausführungsform. Figur 12 zeigt eine Seitenansicht auf die in Figur 11 gezeig¬ te Anordnung 10. Die Anordnung 10 ist ähnlich zu der in den Figuren 1 und 2 gezeigten Anordnung 10 ausgebildet. Abweichend dazu umfasst die Anordnung 10 neben dem optoelektronischen Halbleiterbauelement 15 wenigstens ein weiteres opto¬ elektronisches Halbleiterbauelement 300. In Figur 11 sind beispielhaft zwei weitere optoelektronische Halbleiterbauele- mente 300 dargestellt. Selbstverständlich kann auch eine andere Anzahl von weiteren optoelektronischen Halbleiterbauelementen 300 vorgesehen sein.
Das weitere optoelektronische Halbleiterbauelement 300 um- fasst einen weiteren Laserchip 305. Der weitere Laserchip 305 ist ausgebildet, bei Aktivierung elektromagnetische Stahlung in Form eines weiteren als Lichtstrahl 310 ausgebildeten Laserstrahls bereitzustellen. In der Ausführungsform sind das optoelektronische Halbleiterbauelement 15 und das weitere optoelektronische Halbleiterbauelement 300 seitlich versetzt zu der Strahlrichtung des Lichtstrahls 30 des optoelektronischen Halbleiterbauelements 15 angeordnet. Dabei verlaufen im Wesentlichen der Lichtstrahl 30 des optoelektronischen Halbleiterbauelements 15 und der weitere Lichtstrahl 310 des wei- teren optoelektronischen Halbleiterbauelements 300 parallel zueinander .
Das weitere optoelektronische Halbleiterbauelement 300 und das optoelektronische Halbleiterbauelement 15 sind gemeinsam auf der Wärmesenke 20 angeordnet, sodass die Anordnung 10 be¬ sonders kostengünstig ausgebildet werden kann. Die Wärmesenke 20 führt die beim Betrieb der optoelektronischen Halbleiterbauelemente 15, 300 entstehende Wärme aus den optoelektroni¬ schen Halbleiterbauelementen 15, 300 ab, sodass diese zuver- lässig gekühlt werden und eine Überhitzung durch die Wärme¬ senke 20 der optoelektronischen Halbleiterbauelemente 15, 300 vermieden wird. Ferner ist zusätzlich denkbar, dass die elektrische Kontak- tierung, wie in Figur 4 erläutert, auch auf die in den Figuren 11 und 12 gezeigte Anordnung 10 angewandt wird, sodass auch das weitere optoelektronische Halbleiterbauelement 300 mit der Wärmesenke 20 elektrisch verbunden ist.
Alternativ zu der oben beschriebenen Ausgestaltung des Weiteren optoelektronischen Halbleiterbauelements 300 ist auch denkbar, dass das weitere optoelektronische Halbleiterbauele- ment 300 einen weiteren LED-Chip umfasst, wobei der weitere LED-Chip ausgebildet ist, den weiteren Lichtstrahl 310 bereitzustellen.
Figur 13 zeigt eine Draufsicht auf eine Anordnung 10 gemäß einer fünften Ausführungsform und Figur 14 eine Seitenansicht auf die in Figur 13 gezeigte Anordnung 10. Die Anordnung 10 ist ähnlich zu der in den Figuren 11 und 12 gezeigten Anordnung 10 ausgebildet. Abweichend dazu ist das optoelektroni¬ sche Halbleiterbauelement 15 als Laserdioden-Array ausgebil- det und umfasst mehrere Laserdioden 400, 405, 410, die je¬ weils einen als Lichtstrahl 415, 420, 425 ausgebildeten Laserstrahl bereitstellen. Die Lichtstrahlen 415, 420, 425 verlaufen dabei im Wesentlichen parallel und beispielhaft paral¬ lel zu der Oberseite 35 der Wärmesenke 20. Durch das Vorsehen von mehreren Laserdioden 400, 405, 410 weist das optoelektro¬ nische Halbleiterbauelement 15 eine erhöhte Wärmeentwicklung auf, die zuverlässig aus dem optoelektronischen Halbleiterbauelement 15 durch die Wärmesenke 20 durch die verbesserte Leitfähigkeit gegenüber Aluminiumnitrid abgeführt wird, so- dass eine Überhitzung der Laserdioden 400, 405, 410 bei Akti¬ vierung zuverlässig vermieden wird.
Figur 15 zeigt eine schematische Darstellung einer Draufsicht auf eine Anordnung 10 gemäß einer sechsten Ausführungsform. Figur 16 zeigt eine Seitenansicht auf die in Figur 15 gezeig¬ te Anordnung 10. Die Anordnung 10 ist ähnlich zu der in den Figuren 9 und 10 gezeigten Anordnung 10 ausgebildet. Abwei¬ chend dazu wird auf den Wärmespreizer 200 verzichtet, sodass das optoelektronische Halbleiterbauelement 15 direkt auf der Wärmesenke 20 befestigt ist. Diese Ausgestaltung ist beson¬ ders kostengünstig. Figur 17 zeigt eine schematische Darstellung einer Seitenansicht auf eine Anordnung 10 gemäß einer siebten Ausführungs¬ form. Die Anordnung 10 ist eine Kombination der in den Figuren 11, 12, 15 und 16 erläuterten Anordnungen 10. Die Anordnung 10 umfasst das optoelektronische Halbleiterbauelement 15 und das weitere optoelektronische Halbleiterbauelement 300. Dabei sind das optoelektronische Halbleiterbauelement 15 und das weitere optoelektronische Halbleiterbauelement 300 ge¬ meinsam auf der Wärmesenke 20 angeordnet. Das weitere opto¬ elektronische Halbleiterbauelement 300 ist in Strahlrichtung des Lichtstrahls 30 des optoelektronischen Halbleiterbauele¬ ments 15 gegenüberliegend zu dem optoelektronischen Halblei¬ terbauelement 15 angeordnet. Zwischen den beiden optoelektro¬ nischen Halbleiterbauelementen 15, 300 ist auf der Wärmesenke 20 die optische Einrichtung 205 angeordnet, die in der Aus- führungsform ein Prisma 450 umfasst. Die optische Einrichtung 205 kann zusätzlich auch das in den Figuren 9 und 10 erläuterte fokussierende Element 210 z. B. oberhalb des Prismas 460 und/oder zwischen dem optoelektronischen Halbleiterbauelement 15, 200 und dem Prisma 450 aufweisen.
Bei Aktivierung des optoelektronischen Halbleiterbauelements 15 und des Weiteren optoelektronischen Halbleiterbauelements 300 geben die optoelektronischen Halbleiterbauelemente 15, 300 den Lichtstrahl 30, 310 ab, wobei die optoelektronischen Halbleiterbauelemente 15, 300 jeweils in Richtung des gegen¬ überliegend angeordneten anderen optoelektronischen Halbleiterbauelements 15, 300 strahlen. Das Prisma 450 lenkt den im Wesentlichen parallel zur Oberseite 35 verlaufenden Lichtstrahl 30, 310 um beispielsweise 90° ab, sodass der Licht- strahl 30, 310 von der Anordnung 10 weg abgestrahlt werden kann . Figur 18 zeigt eine Seitenansicht auf eine Anordnung 10 gemäß einer siebten Ausführungsform. Die Anordnung 10 ist ähnlich zu der in den Figuren 15 und 16 erläuterten Ausgestaltung der Anordnung 10 ausgebildet. Abweichend dazu umfasst die opti- sehe Einrichtung 205 mehrere Spiegelelemente 500, 505 und we¬ nigstens ein Konverterelement 510.
Dabei ist ein erstes Spiegelelement 500 seitlich angrenzend an das Konverterelement 510 angeordnet. Ein zweites Spie- gelelement 505 ist unterseitig des Konverterelements 510 und somit zwischen dem Konverterelement 510 und der Wärmesenke 20 angeordnet .
Das Konverterelement 510 umfasst beispielsweise eine kerami- sehe Schicht und/oder eine Matrix mit Streupartikeln oder eine Konversionsmatrix. Alternativ ist auch denkbar, dass das Konverterelement 510 zusätzlich oder alternativ eine keramische Schicht und/oder eine Matrix mit Streupartikeln aufweist. Die optische Einrichtung 205 ist im Lichtstrahl 30 des optoelektronischen Halbleiterbauelements 15 angeordnet. Dabei strahlt der Lichtstrahl 30 seitlich in die optische Einrichtung 205 hinein.
Der Lichtstrahl 30 wird seitlich in das Konverterelement 510 als Primärstrahlung aufgenommen. In der Ausführungsform wandelt beispielhaft das Konverterelement 510 zumindest einen ersten Anteil der Primärstrahlung des Lichtstrahls 30 in eine Sekundärstrahlung um, deren Wellenlänge länger ist als die Wellenlänge des Lichtstrahls 30. Dabei erwärmt sich das Kon- verterelement 510. Das Konverterelement 510 emittiert dabei die Sekundärstrahlung in alle Richtungen. Die Sekundärstrahlung und ein nicht umgewandelter zweiter Anteil der Primärstrahlung wird durch die Spiegelelemente 500, 505 reflek¬ tiert, sodass ein aus der optischen Einrichtung 205 emittier- tes Licht 515 im Wesentlichen senkrecht zu der Oberseite 35 der Wärmesenke 20 abgestrahlt wird. Durch die Anordnung 10 des optoelektronischen Halbleiterbauelements 15 und der optischen Einrichtung 205 auf der Wärmesenke 20 wird gewährleistet, dass auch die optische Einrich¬ tung 205, insbesondere das Konverterelement 510 zuverlässig durch die Wärmesenke 20 gekühlt wird und somit auch eine Überhitzung der optischen Einrichtung 205 vermieden wird. Dadurch wird eine zuverlässige Alterung des Konverterelements 510 reduziert. Figur 19 zeigt eine schematische Darstellung einer Draufsicht auf eine Anordnung 10 gemäß einer neunten Ausführungsform und Figur 20 eine Seitenansicht auf die in Figur 19 gezeigte An¬ ordnung 10. Die Anordnung 10 ist im Wesentlichen eine Kombination aus den in den Figuren 9, 10 und 18 gezeigten ver- schiedenen Ausführungsformen der Anordnungen 10. Dabei um- fasst die optische Einrichtung 205 das in den Figuren 9 und 10 gezeigte fokussierende Element 210 und das in Figur 18 ge¬ zeigte Konverterelement 510 und die Spiegelelemente 500, 505. Das fokussierende Element 210 ist zwischen dem Konverterele- ment 510 und dem optoelektronischen Halbleiterbauelement 15 auf der Wärmesenke 20 angeordnet. Ferner ist zwischen dem optoelektronischen Halbleiterbauelement 15 und der Wärmesenke 20 der in den Figuren 9 und 10 erläuterte Wärmespreizer 200 vorgesehen .
Das optoelektronische Halbleiterbauelement 15 emittiert den Lichtstrahl 30. Das fokussierende Element 210 fokussiert den Lichtstrahl 30 zu dem gerichteten Lichtstrahl 215, der in das Konverterelement 510 eintritt. Das Konverterelement 510 ver- wendet den gerichteten Lichtstrahl 215 als Primärstrahlung und wandelt zumindest den ersten Anteil der Primärstrahlung, wie bereits in Figur 18 erläutert, in Sekundärstrahlung um, die entweder direkt das Konverterelement 510 nach oben hin emittiert wird oder über die Spiegelelemente 500, 505 nach oben hin reflektiert wird. Der nicht umgewandelte zweite An¬ teil des gerichteten Lichtstrahls 215 wird über die Spie¬ gelelemente 500, 505 nach oben hin reflektiert. Durch die Anordnung 10 des fokussierenden Elements 210 und des Konverterelements 510 sowie der Spiegelelemente 500, 505 auf der Wärmesenke 20 kann neben der beim Betrieb des opto¬ elektronischen Halbleiterbauelements 15 entstehenden Wärme auch Wärme aus der optischen Einrichtung 205 gut abgeführt werden und eine Überhitzung der optischen Einrichtung 205 vermieden werden.
Obwohl die Erfindung im Detail durch das bevorzugte Ausführungsbeispiel näher illustriert und beschrieben wurde, so ist die Erfindung nicht durch die offenbarten Beispiele einge¬ schränkt und andere Variationen können vom Fachmann hieraus abgeleitet werden, ohne den Schutzumfang der Erfindung zu verlassen. Insbesondere wird darauf hingewiesen, dass die in den Figuren 1 bis 20 beschriebenen verschiedenen Ausführungsformen auch andersartig miteinander kombiniert werden können.

PATENTA S PRÜCHE
Anordnung (10)
- aufweisend wenigstens ein Halbleiterbauelement (15, 300) und eine Wärmesenke (20),
- wobei das Halbleiterbauelement (15, 300) auf der Wär¬ mesenke (20) angeordnet ist,
- wobei die Wärmesenke (20) ausgebildet ist, Wärme aus dem Halbleiterbauelement (15, 300) abzuführen,
- wobei die Wärmesenke (20) einen Werkstoff aufweist,
- wobei der Werkstoff der Wärmesenke (20) thermisch
leitend ist,
- wobei der Werkstoff wenigstens Aluminium und Silizium aufweist .
Anordnung (10) nach Anspruch 1, wobei die Wärmesenke (20) elektrisch und thermisch leitend ausgebildet ist.
Anordnung (10) nach Anspruch 1 oder 2, wobei der Werkstoff der Wärmesenke (20) einen Massenanteil von Alumi¬ nium aufweist, der kleiner 40 Prozent, insbesondere kleiner 25 Prozent und wenigstens größer 5 Prozent, vor¬ zugsweise größer 10 Prozent, insbesondere größer 15 Pro¬ zent ist.
Anordnung (10) nach einem der Ansprüche 1 bis 3, wobei der Werkstoff der Wärmesenke (20) einen Massenanteil von Silizium aufweist, der größer 60 Prozent, insbesondere größer 75 Prozent und wenigstens kleiner 95 Prozent, vorzugsweise kleiner 90 Prozent, insbesondere kleiner 85 Prozent ist.
Anordnung (10) nach einem der Ansprüche 1 bis 4,
- wobei die Wärmesenke (20) eine Dicke (di) mit einem Wert aufweist,
- wobei der Wert der Dicke (di) in einem Bereich von 50 ym bis 300 μιτι, insbesondere in einem Bereich von 80 ym bis 120 μιτι, liegt, - oder wobei die Wärmesenke (20) 100 μιη dick ist.
Anordnung (10) nach einem der Ansprüche 1 bis 5, wobei eine Wärmeleitfähigkeit (λ) der Wärmesenke (20) insbe¬ sondere in einem Temperaturbereich von 20° C bis 130° C einen Wert aufweist, der in einem Bereich von 180 W/mK bis 350 W/mK, insbesondere von 190 W/mK bis 300 W/mK, liegt .
Anordnung (10) nach einem der Ansprüche 1 bis 6,
- wobei das Halbleiterbauelement (15, 300) einen ersten Kontakt (115) und einen zweiten Kontakt (120) auf¬ weist,
- wobei zwischen dem Halbleiterbauelement (15, 300) und der Wärmesenke (20) eine elektrische Isolierschicht (105) angeordnet ist,
- wobei die elektrische Isolierschicht (105) wenigstens eine Aussparung (125) aufweist,
- - wobei eine elektrische Verbindung (130) in der Aus¬ sparung (125) angeordnet ist, die den zweiten Kontakt (120) elektrisch mit der Wärmesenke (20) verbindet.
Anordnung (10) nach Anspruch 7,
- wobei zwischen der elektrische Isolierschicht (105) und dem Halbleiterbauelement (15, 300) eine Verbin¬ dungsschicht (110) angeordnet ist,
- wobei die Verbindungsschicht (110) das Halbleiterbau¬ element (15, 300) mechanisch mit der elektrische Iso¬ lierschicht (105) verbindet.
Anordnung (10) nach einem der Ansprüche 1 bis 8,
- aufweisend einen ersten Kontaktleiter (85), wenigstens einen zweiten Kontaktleiter (90, 95) und ein Gehäuse (70) mit einer Gehäusewandung (75),
- wobei der erste Kontaktleiter (85) und der zweite
Kontaktleiter (90, 95) beabstandet zueinander ange¬ ordnet sind, - wobei der erste Kontaktleiter (85) und der zweite Kontaktleiter (90, 95) durch die Gehäusewandung (75) geführt und durch die Gehäusewandung (75) elektrisch zueinander isoliert sind,
- wobei zumindest teilweise zwischen dem ersten Kon¬ taktleiter (85) und dem zweiten Kontaktleiter (90, 95) die Wärmesenke (20) angeordnet ist,
- wobei die Wärmesenke (20) mit dem ersten Kontaktlei¬ ter (85) elektrisch verbunden ist.
10. Anordnung (10) nach einem der Ansprüche 1 bis 9,
- wobei das Halbleiterbauelement als optoelektronisches Halbleiterbauelement (15, 300) ausgebildet ist,
- wobei vorteilhafterweise das optoelektronische Halb- leiterbauelement (15, 300) wenigstens einen Laserchip
(25, 305) oder einen LED-Chip umfasst,
- wobei der Laserchip (25) oder der LED-Chip ausgebildet ist, einen elektromagnetische Strahlung (30, 310) mit einer Strahlrichtung bereitzustellen.
11. Anordnung (10) nach Anspruch 9 oder 10,
- aufweisend eine Photodiode (170) mit einem ersten
Photodiodenkontakt (175) und einem zweiten Photodio¬ denkontakt (180) und einen dritten Kontaktleiter (95), der durch die Gehäusewandung (75) geführt ist,
- wobei der erste Photodiodenkontakt (175) elektrisch mit dem ersten Kontakt (115) des Halbleiterbauele¬ ments (15, 300) und der zweite Photodiodenkontakt (180) elektrisch mit dem dritten Kontaktleiter (95) verbunden sind.
Anordnung (10) nach einem der Ansprüche 1 bis 11, wobei ein Wärmespreizer (200) vorgesehen ist,
wobei der Wärmespreizer (200) vorzugsweise zumindest in eine Erstreckungsrichtung des Halbleiterbauele¬ ments (15, 300) eine größere Erstreckung als das Halbleiterbauelement (15, 300) aufweist, - wobei der Wärmespreizer (200) zwischen dem Halbleiterbauelement (15, 300) und der Wärmesenke (20) ange¬ ordnet und ausgebildet ist, die Wärme von dem Halb¬ leiterbauelement (15, 300) an die Wärmesenke (20) weiterzuleiten .
13. Anordnung (10) nach Anspruch 12,
- wobei der Wärmespreizer (200) insbesondere wenigstens einen der folgenden Werkstoffe aufweist:
- Siliziumcarbit (SiC) ,
- Aluminiumnitrit (A1N) ,
- Kupfer (Cu)
- Diamant
- Bornitrit (BN)
- Kupfer-Wolfram (CuW) .
14. Anordnung (10) nach einem der Ansprüche 1 bis 13,
- wobei eine optische Einrichtung (205) auf der Wärme¬ senke (20) angeordnet und mit der Wärmesenke (20) me- chanisch und thermisch gekoppelt ist,
- wobei die optische Einrichtung (205) ausgebildet ist, um zumindest teilweise eine Strahlrichtung eines Lichtstrahls (30, 310) zu verändern. 15. Anordnung (10) nach einem der Ansprüche 1 bis 14,
- aufweisend wenigstens ein weiteres optoelektronisches Halbleiterbauelement (300),
- wobei das weitere optoelektronische Halbleiterbauele¬ ment (300) wenigstens einen weiteren Laserchip (305) oder einen weiteren LED-Chip umfasst,
- wobei der weitere Laserchip (305) oder der weitere
LED-Chip ausgebildet ist, eine weitere elektromagne¬ tische Strahlung (310) bereitzustellen,
- wobei das Halbleiterbauelement (15) und das weitere optoelektronische Halbleiterbauelement (300) gemein¬ sam auf der Wärmesenke (20) angeordnet sind.
16. Anordnung (10) nach Anspruch 15, - wobei das weitere optoelektronische Halbleiterbauele¬ ment (300) seitlich versetzt zu der Strahlrichtung des optoelektronischen Halbleiterbauelements (15) an¬ geordnet ist,
und/oder
- wobei das weitere optoelektronische Halbleiterbauele¬ ment (300) in Strahlrichtung des Halbleiterbauele¬ ments (15) gegenüberliegend zu dem Halbleiterbauele¬ ment (15) angeordnet ist.
