Description
본 발명은 그래핀의 제조 방법에 관한 것으로, 보다 상세하게는, 화학기상증착 방법을 이용하여 그래핀을 제조하는 방법에 관한 것이다.
그래핀은 sp2 결합을 이루는 평면 2차원 탄소 구조를 말하며, 물리적, 화학적 안정성이 높은 물질이다. 상온에서 실리콘보다 전자를 100배 빨리 이동시킬 수 있고, 구리보다 단위 면적당 100배 많은 전류를 흘려보낼 수 있다. 또한 다이아몬드보다 열전도성이 2배 이상 높고, 강철보다 기계적 강도가 200배 이상 강하며 투명성을 가진다. 게다가 탄소가 그물처럼 연결된 육각형 벌집 구조의 공간적 여유로 인해 신축성이 생겨, 늘리거나 접어도 전기전도성을 잃지 않는다.
그래핀을 제조하는 일반적인 방법은 CVD (Chemical Vapor Deposition) 방법으로서, 금속 기판 상에 대면적, 높은 품질을 갖는 그래핀을 제조할 수 있다.
이러한 종래의 CVD 방법에 있어서, 금속 기판 상에 형성된 대면적의 고품질 그래핀은 타겟 기판으로의 전사를 위하여 상기 금속 기판을 습식 식각 방법으로 제거할 필요가 있다. 그러나, 상기 습식 식각은 상기 그래핀에 구조적이고 화학적인 손상을 야기할 수 있다. 또한, 이러한 습식 식각 방법은 한번 사용한 후에 상기 금속 기판을 버려야 하며 비경제적이고, 식각 공정 시간이 오래 걸리므로 대량 생산에 적합하지 않는 문제점이 있다. 더욱이, 습식 식각 방법을 통해 금속과 식각액 등으로 이루어진 화학적 오염물질을 발생시키는 문제점이 있다.
본 발명의 일 목적은 그래핀 기반 소자 및 장치들을 경제적이고 친환경적인 방법으로 대량 생산할 수 있는 그래핀의 제조 방법을 제공하는 데 있다.
다만, 본 발명의 해결하고자 하는 과제는 상기 언급된 과제에 한정되는 것이 아니며, 본 발명의 사상 및 영역으로부터 벗어나지 않는 범위에서 다양하게 확장될 수 있을 것이다.
상기 본 발명의 일 목적을 달성하기 위해 본 발명의 실시예들에 따른 그래핀의 제조 방법에 있어서, 베이스 기판 상에 그래핀층을 형성한다. 상기 그래핀층 상에 타겟 기판을 부착한다. 상기 그래핀층을 상기 베이스 기판으로부터 분리시켜 상기 그래핀층을 상기 타겟 기판 상에 전사시킨다.
예시적인 실시예들에 있어서, 상기 그래핀층을 형성하는 단계는, 상기 베이스 기판 상에 촉매층을 형성하는 단계 및 상기 촉매층 상에 상기 그래핀층을 성장시키는 단계를 포함할 수 있다.
예시적인 실시예들에 있어서, 상기 그래핀층을 성장시키는 단계는 화학기상증착 공정에 의해 수행될 수 있다.
예시적인 실시예들에 있어서, 상기 촉매층은 금속을 포함할 수 있다. 예를 들면, 상기 촉매층은 구리를 포함할 수 있다.
예시적인 실시예들에 있어서, 상기 그래핀층 상에 상기 타겟 기판을 부착하는 단계는 상기 그래핀층 상에 접착층을 매개로 하여 상기 타겟 기판을 부착하는 단계를 포함할 수 있다.
예시적인 실시예들에 있어서, 상기 그래핀층 상에 상기 타겟 기판을 부착하는 단계는, 상기 그래핀층 상에 고분자 물질을 도포하는 단계 및 상기 그래핀층과 상기 타겟 기판 사이에서 상기 고분자 물질을 경화시키는 단계를 포함할 수 있다.
이 경우에 있어서, 상기 방법은 상기 그래핀층과 상기 타겟 기판 사이에 압력을 가하는 단계를 더 포함할 수 있다. 상기 고분자 물질은 에폭시를 포함할 수 있다.
예시적인 실시예들에 있어서, 상기 타겟 기판은 실리콘 기판 또는 실리콘 산화막이 형성된 실리콘 기판을 포함할 수 있다.
예시적인 실시예들에 있어서, 상기 타겟 기판은 연성의 고분자 기판을 포함할 수 있다.
예시적인 실시예들에 있어서, 상기 그래핀층을 상기 베이스 기판으로부터 분리시키는 단계는 기계적인 힘을 가하여 상기 타겟 기판과 상기 베이스 기판을 분리시키는 단계를 포함할 수 있다.
예시적인 실시예들에 있어서, 상기 방법은, 상기 그래핀층을 상기 타겟 기판 상에 전사시키는 단계 이후에, 상기 그래핀층이 제거된 베이스 기판 상에 새로운 그래핀층을 형성하는 단계를 더 포함할 수 있다.
이 경우에 있어서, 상기 그래핀층을 새로운 타겟 기판 상에 전사시키는 단계를 더 포함할 수 있다.
본 발명의 실시예들에 따른 그래핀의 제조 방법에 있어서, (i) 금속층이 형성된 베이스 기판 상에 그래핀층을 형성한다. (ii) 상기 그래핀층 상에 타겟 기판을 부착한다. (iii) 상기 그래핀층을 상기 금속층으로부터 기계적으로 박리시켜 상기 그래핀층을 상기 타겟 기판 상에 전사시킨다. (iv) 상기 동일한 베이스 기판 상에서 단계(i) 내지 단계(iii)를 반복적으로 수행한다.
예시적인 실시예들에 있어서, 상기 그래핀층을 상기 금속층으로부터 기계적으로 박리시키는 단계는 기계적인 힘을 가하여 상기 베이스 기판과 상기 타겟 기판을 분리시키는 단계를 포함할 수 있다.
예시적인 실시예들에 있어서, 상기 그래핀층을 형성하는 단계는, 상기 베이스 기판 상에 촉매층을 형성하는 단계 및 상기 촉매층 상에 상기 그래핀층을 성장시키는 단계를 포함할 수 있다.
예시적인 실시예들에 있어서, 상기 그래핀층을 성장시키는 단계는 화학기상증착 공정에 의해 수행될 수 있다. 예를 들면, 상기 촉매층은 금속을 포함할 수 있다.
예시적인 실시예들에 있어서, 상기 그래핀층 상에 상기 타겟 기판을 부착하는 단계는 상기 그래핀층 상에 접착층을 매개로 하여 상기 타겟 기판을 부착하는 단계를 포함할 수 있다.
이와 같이 구성된 발명에 따른 그래핀의 제조 방법에 있어서, 식각없는 기계적 전사 공정을 수행하여 금속 기판에 손상을 주지 않고 반복적으로 고품질의 단일층의 그래핀을 재성장시킬 수 있으므로, 가격 경쟁적이고 환경 친화적인 방법으로 그래핀 장치들을 대량 생산할 수 있다.
다만, 본 발명의 효과는 상기 언급한 효과에 한정되는 것이 아니며, 본 발명의 사상 및 영역으로부터 벗어나지 않는 범위에서 다양하게 확장될 수 있을 것이다.

본 발명은 다양한 변경을 가할 수 있고 여러 가지 형태를 가질 수 있는바, 특정 실시예들을 도면에 예시하고 본문에 상세하게 설명하고자 한다. 그러나 이는 본 발명을 특정한 개시 형태에 대해 한정하려는 것이 아니며, 본 발명의 사상 및 기술 범위에 포함되는 모든 변경, 균등물 내지 대체물을 포함하는 것으로 이해되어야 한다.

본 출원에서 사용한 용어는 단지 특정한 실시예를 설명하기 위해 사용된 것으로, 본 발명을 한정하려는 의도가 아니다. 단수의 표현은 문맥상 명백하게 다르게 뜻하지 않는 한, 복수의 표현을 포함한다. 본 출원에서, "포함하다" 또는 "가지다" 등의 용어는 설시된 특징, 숫자, 단계, 동작, 구성요소, 부분품 또는 이들을 조합한 것이 존재함을 지정하려는 것이지, 하나 또는 그 이상의 다른 특징들이나 숫자, 단계, 동작, 구성요소, 부분품 또는 이들을 조합한 것들의 존재 또는 부가 가능성을 미리 배제하지 않는 것으로 이해되어야 한다.
다르게 정의되지 않는 한, 기술적이거나 과학적인 용어를 포함해서 여기서 사용되는 모든 용어들은 본 발명이 속하는 기술분야에서 통상의 지식을 가진 자에 의해 일반적으로 이해되는 것과 동일한 의미이다. 일반적으로 사용되는 사전에 정의되어 있는 것과 같은 용어들은 관련 기술의 문맥상 가지는 의미와 일치하는 의미인 것으로 해석되어야 하며, 본 출원에서 명백하게 정의하지 않는 한, 이상적이거나 과도하게 형식적인 의미로 해석되지 않는다.
이하, 첨부한 도면들을 참조하여, 본 발명의 바람직한 실시예를 보다 상세하게 설명하고자 한다. 도면상의 동일한 구성요소에 대해서는 동일한 참조부호를 사용하고 동일한 구성요소에 대해서 중복된 설명은 생략한다.
도 1은 본 발명의 일 실시예에 따른 그래핀의 제조 방법을 나타내는 순서도이다. 도 2a 내지 2e는 본 발명의 일 실시예에 따른 그래핀의 제조 방법을 나타내는 사시도들이다.
도 1 내지 도 2e를 참조하면, 본 발명의 일 실시예에 따른 그래핀의 제조 방법은 화학기상증착(CVD) 공정에 의해 그래핀층을 형성하는 단계 및 재생가능한 기계적 전사 공정에 의해 상기 그래핀층을 타겟 기판 상에 전사하는 단계에 기초하여 수행될 수 있다.
먼저, 베이스 기판(100) 상에 그래핀층(120)을 형성한다(S100).
도 2a에 도시된 바와 같이, 베이스 기판(100) 상에 촉매층(110)을 형성할 수 있다. 본 발명의 일 실시예에 있어서, 베이스 기판(100)은 실리콘 기판일 수 있고, 베이스 기판(100) 상에 실리콘 산화물층(102)이 형성될 수 있다.
촉매층(110)은 탄소 성분들이 서로 결합하여 6각형의 판상 구조를 형성하도록 도와주는 역할을 수행할 수 있다. 예를 들면, 촉매층(110)은 Ni, Co, Fe, Pt, Au, Al, Cr, Cu, Mg, Mn, Mo, Rh, Si, Ta, Ti, W, U, V 및 Zr로 이루어진 군으로부터 선택된 하나 이상의 금속 또는 합금을 사용할 수 있다.
본 실시예에 있어서, 촉매층(110)은 구리를 포함할 수 있다. 구리는 탄소의 고용도가 상대적으로 낮기 때문에 대면적의 단일층의 그래핀을 형성하는 데 유리할 수 있다.
도 2b에 도시된 바와 같이, 촉매층(110) 상에 그래핀층(120)을 형성할 수 있다. 금속으로 이루어진 촉매층(110)을 베이스 기판(100) 상에 증착한 후, 베이스 기판(100)을 유도결합 플라즈마 화학기상증착(ICP-CVD) 장치의 챔버 내로 로딩된 후, 그래핀 성장 공정을 수행하여 촉매층(110) 상에 대면적의 그래핀 단일층을 형성할 수 있다. 따라서, 낮은 결함 밀도를 갖는 고품질의 단일층의 그래핀(120)이 구리 촉매층(110) 상에 우수한 균일성을 갖고 대면적에 걸쳐 형성될 수 있다.
이어서, 그래핀층(120) 상에 타겟 기판(200)을 부착한 후(S110), 그래핀층(120)을 베이스 기판(100)으로부터 분리시켜 타겟 기판(200) 상에 전사시킨다(S120).
도 2c 및 도 2d에 도시된 바와 같이, 본 발명의 일 실시예에 있어서, 그래핀층(120) 상에 접착층(130)을 매개로 하여 타겟 기판(200)을 부착한 후, 그래핀층(120)을 타겟 기판(200) 상에 전사시킬 수 있다.
예를 들면, 그래핀층(120) 상에 에폭시와 같은 고분자 물질을 도포한 후, 그래핀층(120)과 타겟 기판(200) 사이에서 상기 에폭시 물질을 경화시킬 수 있다. 상기 에폭시 물질은 전사시키고자 하는 그래핀층의 크기에 따라 그래핀층(120) 상의 선택된 영역 상에 도포될 수 있다. 이어서, 베이스 기판(100)과 타겟 기판(200)은 일정한 클램핑 압력(예를 들면, 150kPa)과 같은 기계적 하중으로 서로 부착될 수 있다. 상기 에폭시 물질은 2시간 동안 125℃의 온도에서 경화되어 1㎛의 에폭시 접착층(130)을 형성할 수 있다. 예를 들면, 상기 타겟 기판은 실리콘 기판, 실리콘 산화막이 형성된 실리콘 기판, 또는 연성(flexible) 고분자 기판일 수 있다.
본 발명의 일 실시예에 있어서, 성장된 그래핀층(120)과 구리 촉매층(110) 사이의 결합 에너지는 에폭시 접착층(130)과 타겟 기판(200) 사이의 결합 에너지보다 더 작을 수 있다. 예를 들면, 성장된 그래핀층(120)과 구리 촉매층(110) 사이의 결합 에너지는 더블 캔틸레버 빔(DCB) 테스트 설비에 의해 측정될 수 있다.
이러한 결합 에너지의 측정은 구리 상에 성장한 단일층의 그래핀에 대해 반복가능하고 재생가능한 기계적 전사 공정을 수행하는 데 사용될 수 있다. 정확하게 측정된 결합 에너지를 이용하여, 그래핀층(120)과 구리 촉매층(110) 사이의 결합을 극복할 수 있는 데 필요한 힘과 사용될 수 있는 접착제의 종류를 결정할 수 있다.
이와 다르게, 그래핀층(120) 상에 직접 타겟 기판(200)을 배치한 후, 열압착하여 타겟 기판(200)을 그래핀층(120) 상에 부착시킬 수 있다. 이 경우에 있어서, 타겟 기판(200)은 연성의 고분자 기판일 수 있다. 예를 들면, 상기 고분자 기판은 폴리에틸렌 테레프탈레이드(Polyethyelene Terepthalate, PET), 폴리이미드(Polyimide) 폴리에틸렌 나프탈레이트(Polyethyelenen Napthalate, PEN) 등을 포함할 수 있다.
도 2e에 도시된 바와 같이, 본 발명의 일 실시예에 있어서, 그래핀층(120)을 베이스 기판(100)으로부터 분리시켜 그래핀층(120)을 타겟 기판(200) 상에 전사시킬 수 있다. 기계적인 힘(수직응력 및 전단응력)을 가하여 타겟 기판(200)과 베이스 기판(100)을 분리할 수 있다.
구체적으로, 베이스 기판(100)의 일면과 타겟 기판(200)의 일면 상에 접착제를 이용하여 기계적 분리 장치의 그립들(310)을 각각 부착시킨 후, 베이스(100)와 타겟 기판(200)을 서로 반대 방향으로 이동시킬 수 있다. 이에 따라, 그래핀층(120) 상의 선택된 영역 상에 도포된 에폭시 접착층(130)에 의해 그래핀층(120)은 구리 촉매층(110)으로부터 기계적으로 박리되고 이와 동시에 타겟 기판(200) 상으로 전사될 수 있다.
구리 촉매층(110) 상에 성장된 그래핀(120)의 결합 에너지를 정확하게 측정함으로써, 그래핀층(120)을 어떠한 식각 공정없이 베이스 기판(100)으로부터 타겟 기판(200) 상으로 그래핀을 직접 전사할 수 있다. 구리 촉매층(110) 상의 그래핀(120)은 에폭시 접착층(130)을 이용하여 유연한 폴리이미드 기판과 같은 타겟 기판(200)으로 선택적으로 결합될 수 있다.
예를 들면, 유연한 폴리이미드 기판 상에 직접 전사된 그래핀을 사용하여, 우수한 탑-게이트 모듈레이션 및 굽힘 안정성을 갖는 탑-게이트 그래핀 전계 효과 트랜지스터(FET)와 같은 그래핀 장치를 제조할 수 있다.
본 발명의 일 실시예에 있어서, 그래핀층의 전사 이후에, 도 2a 내지 도 2e를 참조하여 설명한 공정들을 반복적으로 수행할 수 있다(S130). 구체적으로, 그래핀층(120)을 타겟 기판(200) 상에 전사한 이후에, 그래핀층(120)이 제거된 구리 촉매층(110)은 그래핀 성장 공정에 재사용되어 새로운 단일층의 그래핀을 상기 베어(bare) 구리 기판 상에 재성장시킨 후, 이를 새로운 타겟 기판 상에 전사시킬 수 있다.
도 3a는 본 발명의 일 실시예에 따른 기계적 전사 공정에 의해 박리되고 있는 그래핀을 나타내는 단면도이고, 도 3b는 도 3a의 "I" 부분을 나타내는 주사 전자 현미경(SEM) 이미지를 나타내는 도면이다.
도 3a를 참조하면, 성장된 그래핀층(120)과 구리 촉매층(110) 사이의 결합 에너지는 에폭시 접착층(130)과 타겟 기판(200) 사이의 결합 에너지보다 더 작으므로, 그래핀층(120)은 구리 촉매층(110)으로부터 박리됨과 동시에 그래핀층(120)은 타겟 기판(200) 상으로 전사될 수 있다.
도 3b를 참조하면, 접착층을 매개로 하여 그래핀층(120)의 기계적 박리가 마이크로이하의 고정밀로 대면적에 걸쳐 수행될 수 있다. 그래핀층(120)이 제거된 구리 촉매층(110)과 그래핀층(120)에 의해 커버된 구리 촉매층(110) 사이의 경계선(I)이 명확하게 도시되어 있다.
도 4는 본 발명의 일 실시예에 따른 기계적 전사 공정들의 반복적 수행 결과 제조된 그래핀층에 대한 라만 스펙트럼(Raman Spectra)을 나타낸 그래프이다.
도 4를 참조하면, 본 발명의 일 실시예에 있어서, 식각없이 재생가능하게 대면적의 그래핀을 전사할 수 있는 공정은 구리 촉매층(110) 상에 단일층의 그래핀을 재생성할 수 있는 기계적 박리를 반복할 수 있다.
그래핀층을 타겟 기판 상에 전사한 이후에, 베이스 기판(100) 상의 구리 촉매층(120)은 동일한 그래핀 성장 공정에 사용되어 새로운 단일층의 그래핀을 재성장시킬 수 있다. 고품질의 단일층의 그래핀은 식각없는 기계적 전사 공정을 수행하여 구리 기판에 손상을 주지 않고 반복적으로 재성장될 수 있다. 상기 재성장된 그래핀층은 새로운 타겟 기판 상에 전사되어 그래핀 장치의 제조에 직접적으로 사용될 수 있다.
도 4에 도시한 바와 같이, 그래핀 성장 공정과 기계적 전사 공정이 반복 수행되어 제조된 그래핀층과 그래핀층이 제거된 구리의 라만 분광분석 결과, 재성장(제2 성장, 제3 성장)된 그래핀들의 경우, 최초 성장(제1 성장)된 그래핀의 경우와 같이, 라만 쉬프트(Raman shift) 1580 cm-1 부근에서 G 피크(peak) 및 라만 쉬프트 2700 cm-1 부근에서 2D 피크를 확인할 수 있었다.
따라서, 본 발명의 일 실시예에 따른 식각없는 기계적 전사 공정의 가장 중요한 장점 중 하나는 구리 촉매층이 형성된 기판에 손상을 주지 않는다는 점이다. 그러므로, 상기 구리 기판은 추가적으로 그래핀 성장 및 전사 공정들을 위하여 재사용될 수 있다.
상기 구리 기판과 같은 금속 기판 상에 그래핀을 성장시킨 후에 금속 기판을 제거하기 위한 종래의 습식 화학 식각은 성장된 그래핀을 금속 기판으로부터 박리시키는 데 반드시 필요한 공정이라고 여겨져 왔다. 하지만, 이러한 시간 소비적인 식각 공정은 위험한 화학 폐기물을 생성시키고, 이에 따른 구리 용액에 의한 수질 오염의 심각한 원인이 될 수 있다. 또한, 이러한 공정을 사용할 때 그래핀의 품질 역시 저하되는 경향이 있다. 더욱 중요하게는, 상기 금속 촉매층은 한번의 그래핀 전사 이후에 식각 공정에 의해 제거된다는 점이다.
상술한 바와 같이, 본 발명에 따른 그래핀의 제조 방법에 있어서, 이러한 식각없는 기계적 전사 공정을 수행하여 상기 구리 기판에 손상을 주지 안하고 반복적으로 고품질의 단일층의 그래핀을 재성장시킬 수 있으므로, 가격 경쟁적이고 환경 친화적인 방법으로 그래핀 장치들을 대량 생산할 수 있다.
이상에서는 본 발명의 실시예들을 참조하여 설명하였지만, 해당 기술 분야의 숙련된 당업자는 하기의 특허 청구의 범위에 기재된 본 발명의 사상 및 영역으로부터 벗어나지 않는 범위 내에서 본 발명을 다양하게 수정 및 변경시킬 수 있음을 이해할 수 있을 것이다.

Claims (20)
- 베이스 기판 상에 그래핀층을 형성하는 단계;상기 그래핀층 상에 타겟 기판을 부착하는 단계; 및상기 그래핀층을 상기 베이스 기판으로부터 분리시켜 상기 그래핀층을 상기 타겟 기판 상에 전사시키는 단계를 포함하는 그래핀의 제조 방법.
- 제 1 항에 있어서, 상기 그래핀층을 형성하는 단계는상기 베이스 기판 상에 촉매층을 형성하는 단계; 및상기 촉매층 상에 상기 그래핀층을 성장시키는 단계를 포함하는 것을 특징으로 하는 그래핀의 제조 방법.
- 제 2 항에 있어서, 상기 그래핀층을 성장시키는 단계는 화학기상증착 공정에 의해 수행되는 것을 특징으로 하는 그래핀의 제조 방법.
- 제 2 항에 있어서, 상기 촉매층은 금속을 포함하는 것을 특징으로 하는 그래핀의 제조 방법.

- 제 15 항에 있어서, 상기 그래핀층을 상기 금속층으로부터 기계적으로 박리시키는 단계는 기계적인 힘을 가하여 상기 베이스 기판과 상기 타겟 기판을 분리시키는 단계를 포함하는 것을 특징으로 하는 그래핀의 제조 방법.
