Description

真空ドライポンプ
 本発明は、油又は液体を真空室内に使用しない機械式の真空ドライポンプに関し、より詳細には、油室からポンプ室に油が漏れることを防止する能力に優れた真空ドライポンプに関する。
 本願は、2009年9月25日に出願された特願2009-220320号に基づき優先権を主張し、その内容をここに援用する。
 従来、例えば、真空装置等においては、気体を排気するポンプ室を備えた真空ポンプが用いられ、真空ポンプとしてはドライポンプ(DRP)或いはメカニカルブースターポンプ(MBP)等が知られている。
 このようなドライポンプ(DRP)とメカニカルブースターポンプ(MBP)においては、軸受け又は歯車の潤滑に使用されている油がポンプ室に入ることを避ける必要がある。これには次のような理由がある。
 第一に、ドライポンプにおいて気体が排気されている真空容器に、油室から油が逆流することを防ぐため。
 第二に、油に反応性ガスが溶けてドライポンプの母材の腐食の促進を防止するため、などである。
 油室からポンプ室へ油が入る現象は、真空ポンプ内の圧力が所定圧力に到達した時に、油の蒸気圧で拡散する油分子と、吸入圧力が変動してポンプ室と油室との圧力差により、気体の流れが生じて油分子あるいは油微粒子がポンプ室に入ることによって生じる。
 従来は、油室からポンプ室に油が流入することを防止するため、例えば、接触型オイルシール又はラビリンスシール等が使われていた。
 油室及びポンプ室のコンダククンスを小さくすると、気体の移動量が小さくなり、油室からポンプ室に油が流入することを防止するため、このような構造は有効である。このため、従来の真空ドライポンプにおいては、接触型オイルシール又は接触型のリングシール(ラビリンスシール)が使用されてきた。
 しかしながら、この構造は、接触型であるため、摩擦によって機械損が生じる虞がある。昨今、省エネが重要視されており、この機械損が発生することを防止する構造が求められていた。
 一方、回転軸に付いたリング状の軸封環体によって油が漏れることを防止する構造が従来から知られている。この構造は、軸封環体の形状又は隙間によって油が漏れることを防止しており(例えば、特許文献1参照)、基本的にラビリンスシール構造の一つである。
 また、ラビリンスシールを構成する要素が複雑化された構造が知られている(例えば、特許文献2等参照)。ラビリンスシールを構成する要素を複雑化させる構造は、油の漏れを防止する構造として有効であると考えられるが、軸封環体と、この軸封環体を支持するシリンダ構造とが複雑になって、真空ドライポンプの製造コストが増加するという問題がある。特に、シリンダの一部に幅の狭い複数のリング状溝を削ることは容易ではない。
 また、ポンプ作用を有する軸封環体によって、油が漏れることを防止する構造(例えば、特許文献3参照)も提案されているが、この場合も構造が複雑であるため、真空ドライポンプの製造コストを低減することが難しい。

 本発明は、上記の従来の課題を解決するためになされたものであって、簡単な構造を有し、油が漏れることを防止することが可能な真空ドライポンプを提供することを目的とする。
 本発明の一態様の真空ドライポンプは、気体が通過するポンプ室と、前記ポンプ室と隣接して設けられ、油が存在する油室と、前記ポンプ室を貫通して前記油室の内部に突出する回転軸と、前記ポンプ室内において前記回転軸の周囲に設けられ、前記回転軸の回転に連動して回転する回転体と、前記ポンプ室と前記油室との境界部分において前記回転軸の周囲に設けられ、前記回転軸の回転に連動して回転し、その面上に局所的に配置されて厚み方向に貫通する複数の孔を有し、前記油室から前記ポンプ室に油が漏れることを防止する円板状の油封止部材とを含む。
 本発明の一態様の真空ドライポンプにおいては、前記複数の孔は、前記回転軸を囲むように設けられていることが好ましい。
 本発明の一態様の真空ドライポンプにおいては、前記複数の孔は、円形に形成され、前記油封止部材の厚み方向における断面においてクランク形状に形成されていることが好ましい。
 本発明の一態様の真空ドライポンプにおいては、前記複数の孔は、円形に形成され、前記油封止部材の厚み方向に対して斜め方向に延在するように設けられていることが好ましい。
 本発明の一態様の真空ドライポンプにおいては、前記複数の孔は、前記油封止部材の外周に近い位置に設けられ円形に形成された複数の外側孔と、前記油封止部材の中心に近い位置に設けられ円形に形成された複数の内側孔とを含み、前記複数の外側孔の各々の大きさは前記複数の内側孔の各々の大きさよりも大きく、前記複数の外側孔及び前記複数の内側孔は同心円状に配列されていることが好ましい。
 本発明の一態様の真空ドライポンプにおいては、前記複数の孔は、前記油封止部材の中心から外周に向う径方向外側において、孔の開口幅が徐々に大きくなるように形成されていることが好ましい。
 本発明の一態様の真空ドライポンプにおいては、前記複数の孔の内部には、孔を塞ぐように焼結金属又は網が配置されていることが好ましい。
 本発明の真空ドライポンプよれば、回転軸の回転に連動して回転する円板状の油封止部材が設けられ、油封止部材の面上に局所的に配置されて厚み方向に貫通する複数の孔が形成され、油封止部材によって油室からポンプ室に油が漏れることが防止されている。このような構造を有する油封止部材は、気体が通過できる構造を有する。この気体の流れにより、油の微粒子又は油蒸気は、回転中の油封止部材内を通過するときに、油封止部材に吸着する。油封止部材に吸着した油は、油封止部材の回転による遠心力で油封止部材の周りに向けて吹き飛ばされる。
 これにより、本発明によれば、簡単な構造を有し、油が漏れることを防止することが可能な真空ドライポンプを提供することができる。

 以下、本発明に係る真空ドライポンプの最良の形態について、図面に基づき説明する。
 また、以下の説明に用いる各図面では、各部材を認識可能な大きさとするため、各部材の縮尺を適宜変更している。
(第1実施形態)
 図1は、本実施形態の第1実施形態に係る真空ドライポンプを模式的に示す図であって、図1A及び図1Bは縦断面図であり、図1Cは横断面図である。
 真空ドライポンプ1は、ポンプ室10A~10Eと、油室20と、回転軸30,30と、ロータ40(回転体)と、油封止部材50とを備える。
 ポンプ室10A~10Eにおいては、真空ドライポンプ1に吸入されて真空ドライポンプ1から排出される気体が通過する。油室20は、ポンプ室10Eに隣接して設けられており、油室20の中には油が存在している。回転軸30,30は、ポンプ室10A~10Eを貫通して、油室20の内部に突出するように設けられている。ロータ40は、ポンプ室10A~10E内において回転軸30,30の周囲に設けられ、回転軸30,30の回転に連動して回転する。油封止部材50は、ポンプ室10Eと油室20との境界部分において回転軸30,30の周囲に設けられている。油封止部材50は、円板状に形成されており、回転軸30,30の回転運動に連動して回転し、油室20からポンプ室10A~10Eに油が漏れることを防止する。
 このような構成を有する真空ドライポンプ1は、回転軸30,30の回転に基づいてロータ40を回転させ、ロータ40の回転動作によってポンプ室10A~10Eの内部に存在する気体を吸入口16から吐出口17に向けて移動させ、真空ドライポンプ1の外部に気体を排気する。
 そして、本発明の第1実施形態の真空ドライポンプ1においては、円板状の油封止部材50は、油封止部材50の面上に局所的に配置され、油封止部材50の厚み方向に貫通する複数の孔51を有する。
 本発明の第1実施形態の真空ドライポンプ1においては、油封止部材50に上述したような複数の孔51が設けられているので、油封止部材50は、気体を通過させることができる構造を有する。
 油封止部材50によって発生する気体の流れにより、油の微粒子又は油蒸気は、回転中の油封止部材50内を通過するときに、油封止部材50に吸着する。
 ここで、油封止部材50に吸着した油においては、油封止部材50の回転による遠心力が働く。この遠心力によって油封止部材50に吸着した油は、油封止部材50の周りに向けて(油封止部材50の径方向外側に向けて)、吹き飛ばされる。
 これにより本発明の第1実施形態の真空ドライポンプ1では、簡単な構造を有し、油が漏れることを防止することが可能となる。
 真空ドライポンプ1のケーシング2内には、その長手方向に沿って、複数(本実施形態では、例えば、5段)のポンプ室10A~10Eが配管15を通じて直列に接続されている。
 ポンプ室10A~10Eのうち、最も上流に位置するポンプ室10Aには吸入口16が設けられ、最も下流に位置するポンプ室10Eには吐出口17が設けられている。真空ドライポンプ1のポンプ作用によって、気体は、吸入口16に供給され、ポンプ室10A~10E及び配管15を通過し、吐出口17から排出される。
 真空ドライポンプ1のケーシング2内には、ポンプ室10A~10Eを貫通して、ポンプ室10Eに隣接して設けられた油室20の内部に突出する回転軸30,30が配設されている。
 図1Aに示すように、2つの回転軸30,30(第1回転軸、第2回転軸)は、軸受31,32に回転自在に支持されており、2つの回転軸30,30の一端に設けられたギア33(タイミングギア)を介して互いに連結されている。また、2つの回転軸30,30のうち一方の回転軸は、カップリング34を介してモータ35に連結されている。
 軸受31,32の間には、各ポンプ室10A~10E内に配置された複数のロータ40が回転軸30,30の軸方向に沿って設けられている。複数のロータ40は、ポンプ室10A~10Eの各々に配置されており、回転軸30,30の周囲に設けられている。複数のロータ40は、回転軸30,30の回転に連動して回転可能である。ロータ40は、気体を移送する気体移送体である。
 油室20は、ポンプ室10Eと隣接して設けられ、真空ドライポンプ1の外部に油が漏れないように密封された油存在領域である。油室20には、油21(潤滑油)が貯留されており、回転軸30,30の回転機構を構成するギア33が収容されている。油室20内の油21は、ギアの回転動作によってかき上げられ、ギア33が潤滑状態に維持されている。
 ポンプ室10Eと油室20との境界部分において、回転軸30,30の周囲に円板状の油封止部材50が設けられている。この油封止部材50は、回転軸30,30の回転に連動して回転し、前記油室20からポンプ室10A~10Eに油が漏れることを防止する。
 本発明の第1実施形態の真空ドライポンプ1において、油封止部材50は、油封止部材50の厚み方向に貫通する複数の孔51を有する。この孔51は、油封止部材50の面上に局所的に配置されている。
 一方、従来の真空ドライポンプにおいては、回転する油封止部材50の外側に隙間(スリット)が設けられており、この隙間を気体が通過していた。
 このため、スリットの数を多くしたり、スリットの大きさを小さく(細かく)した構造が採用されていたが、油封止部材が固定される部品を加工することが難しく、製造コストが増加していた。
 本発明の第1実施形態では、油封止部材50の円板部に貫通孔51が設けられ、油封止部材50は気体を通過できる構造を有する。
 図2A及び図2Bは、本発明の第1実施形態の油封止部材50を示す図であり、図2Aは平面図、図2Bは断面図である。
 例えば、図2A及び図2Bに示す油封止部材50A(50)では、複数の孔51A(51)は、円形に形成され、前記回転軸30,30を囲むように設けられている。また、油封止部材50A(50)は、第1面60と、第1面60とは反対の第2面61を有する。孔51Aは、第1面60と第2面61との間に形成され、即ち、油封止部材50Aを貫通するように形成されている。
 油封止部材50を通過する気体の流れに関し、油封止部材50の周りに形成されている隙間のコンダクタンスより、油封止部材50におけるコンダクタンス(複数の孔51Aによって規定される合計コンダクタンス)が大きく、円板に形成された複数の孔51Aを通過する気体の流量が増加している。
 油の微粒子又は油蒸気は、回転中の油封止部材50の孔51を通過するときに孔51の周囲に当たり吸着する。油封止部材50に吸着した油(油膜、油滴)の上に更に油が吸着(付着)し、先に吸着した油の上に油が積み重なると、油封止部材50に吸着している油(油膜、油滴)の量が増加する。更に、油封止部材50の回転による遠心力が働き、この遠心力によって油封止部材50に吸着した油は、油封止部材50の周りに向けて(油封止部材50の径方向外側に向けて)、吹き飛ばされる。
 近年、高速回転が実現された真空ドライポンプが用いられている。本実施形態の真空ドライポンプ1においては、回転軸30,30は5000回/分以上の速度で回転しており、この構成においては油粒子を捕らえる確率が高くなると考えられる。
 油封止部材50の周りに形成されている隙間のコンダクタンスを、油封止部材50に形成された複数の孔51Aの合計コンダクタンスより小さくするためには、油封止部材50の複数の孔51Aを気体が通過する合計面積を大きくする必要がある。また、油封止部材50の周りに形成されている隙間の大きさを小さくする必要がある。油封止部材50の温度がシリンダの温度より高くなる場合、熱膨張に起因して、常温時の隙間よりも高温時の隙間が小さくなる。このため、隙間が小さい構造(隙間構造)は限界がある。このため、ラビリンス構造と隙間構造とが併用された構造が必要になる。それでも、ラビリンスシールのみが用いられている従来の構造(設計)に比べて、本発明の第1実施形態の構造においては、簡単な構造によって油が漏れることを防止する効果が得られる。
 また、軸封環体にポンプ作用を付けることによって抽漏れをことを防止する従来の構造(例えば、特許文献3参照)を2軸のドライ真空ポンプに適用した場合においては、第1軸(一方の軸)の回転方向は、第2軸(他方の軸)の回転方向とは逆である。このため、形状が異なる2つの軸封環体、即ち、互いに対称な形状を有する2つの軸封環体が必要である。
 これに対し、本発明の第1実施形態の真空ドライポンプ1においては、軸回転方向に関係なく、同じ形状を有する油封止部材50を用いることができる。ゆえに、部品の種類が減り、管理コストを下げることが可能となる。また、本発明の第1実施形態によれば、第1軸に取り付けられる部品を誤って第2軸に取り付けてしまうという取り付け作業上のミスを回避することができる。
 さらに、例えば、真空ドライポンプの真空雰囲気に曝される軸受けの油室、MBP等、油室内が真空になる場合、一方向に生じるポンプ作用によって、油室の圧力上昇速度が速いが圧力低下速度が遅いという使用条件下において、排気性能の低下が起こる。具体的に、例えば、ロードロック室を減圧したり、ロードロック室の圧力を真空よりも高い圧力(例えば、大気圧)に設定したりするような減圧・加圧工程を繰り返し行う場合に、排気性能の低下が起こる。
 しかしながら、本発明の第1実施形態の構成によれば、気体の流れに方向性を持たず、コンダクタンスの大きさの割に油を効率良く捕らえることが可能となる。
 上述した実施形態においては、油封止部材50に複数の円形の孔51が形成され、前記回転軸30,30を囲むように孔51が設けられた構造を説明したが、本発明はこの実施形態に限定されず、種々な形状を有する孔51を用いてもよい。
 以下、本発明の第2実施形態~第7実施形態について説明する。第2実施形態~第7実施形態において、第1実施形態と同一部材には同一符号を付して、その説明は省略または簡略化する。
(第2実施形態)
 図3A及び図3Bは、本発明の第2実施形態の油封止部材50を示す図であり、図3Aは平面図、図3Bは断面図である。
 まず、図3A及び図3Bに示す構造では、孔51B(51)は、円形に形成され、油封止部材50B(50)の厚み方向における断面において、孔51B(51)は、クランク形状に形成されている。具体的に、孔51Bは、油封止部材50Bの第1面60に形成された所定の深さを有する第1孔62と、油封止部材50Bの第2面61に形成された所定の深さを有する第2孔63とが接続することによって形成されている。また、第2孔63の中心は、油封止部材50Bの径方向外側において第1孔62の中心からずれている。
 油封止部材50Bの断面においてクランク形状を有するように孔51を形成することによって、遠心力によるポンプ作用の効果が期待できる。ただし、遠心力によるポンプ作用は、あくまでも油分子が油封止部材50に衝突する確率(補足確率)を上げるために利用される。
(第3実施形態)
 図4A及び図4Bは、本発明の第3実施形態の油封止部材50を示す図であり、図4Aは平面図、図4Bは断面図である。
 また、図4A及び図4Bに示す構造では、孔51C(51)は、円形に形成され、油封止部材50C(50)の厚み方向における断面において、厚み方向に対して斜め方向に延在するように設けられている。また、具体的に、第2面61に形成された第2開口65の位置は、油封止部材50Cの径方向外側において第1面60に形成された第1開口64の位置からずれている。
 孔51を厚み方向に対して斜め方向に形成することで、遠心力によるポンプ作用の効果が期待できる。ただし、遠心力によるポンプ作用は、あくまでも油分子が油封止部材50に衝突する確率(補足確率)を上げるために利用される。
(第4実施形態)
 図5A及び図5Bは、本発明の第4実施形態の油封止部材50を示す図であり、図5Aは平面図、図5Bは断面図である。
 また、図5A及び図5Bに示す構造では、孔51D(51)は、円形に形成された複数の内側孔151D(51)及び外側孔251D(51)を有する。具体的に、外側孔251D(51)は、油封止部材50D(50)の外周に近い位置に設けられている。内側孔151D(51)は、油封止部材50Bの径方向内側において、中心に近い位置に設けられている。また、外側孔251D(51)の直径(大きさ)は、内側孔151D(51)の直径(大きさ)よりも大きい。
 また、複数の外側孔251D(51)の中心が円周上に位置している円、及び複数の内側孔151D(51)の中心が円周上に位置している円は、同心円状に配置される。即ち、複数の外側孔251D(51)及び複数の内側孔151D(51)は、同心円状に配列されている。
 このように、大きい開口径を有する孔51が周速の速い外周に近い位置に設けられている構造は、コンダクタンスが大きくしたいときなどに効果的である。
 なお、第4実施形態においては、2つの直径を有する孔群、即ち、複数の内側孔151Dからなる第1群と、複数の外側孔251Dからなる第2群が油封止部材50に配列されている構造について説明したが、本発明はこの構造に限定されない。
 3つ以上の直径を有する孔群、即ち、上述した第1群及び第2群に加えて、第3の孔群が油封止部材に配列されている構造が採用されてもよい。この場合、内側孔151Dの直径よりも大きく外側孔251Dの直径よりも小さい直径を有する複数の孔によって第3の孔群が構成されており、第3の孔群は、第1群(内側孔151D)と第2群(外側孔251D)との間に設けられている。即ち、中心から外周に向う径方向外側において、孔の直径が徐々に増加している構造が採用される。このような構造においても、第1群,第2群,及び第3群は、同心円状に配列されている。
(第5実施形態)
 図6A及び図6Bは、本発明の第5実施形態の油封止部材50を示す図であり、図6Aは平面図、図6Bは断面図である。
 また、図6A及び図6Bに示す構造では、孔51E(51)は、油封止部材50E(50)の径方向外側において、孔51Eの開口幅が増加している。孔51Eの形状は、円形でなくてもよい。
 このように、油封止部材50E(50)の径方向外側において開口幅が増加している孔51Eを設けることにより、周速の速い外周に近い位置における開口面積が増加している構造が実現されている。この構造は、コンダクタンスを大きくしたいときなどに効果的である。
(第6実施形態)
 図7A及び図7Bは、本発明の第6実施形態の油封止部材50を示す図であり、図7Aは平面図、図7Bは断面図である。
 また、図7A及び図7Bに示す構造では、孔51F(51)の内部に、孔51Fを塞ぐように焼結金属又は網52が配置されている。
 孔51の内部に、焼結金属又は網52を配置することで、油粒子を補足する作用を高めることができる。
 図1に示した構造を有する実験用真空ポンプを用い、従来の油封止部材が取り付けられている場合と、本発明の油封止部材が取り付けられている場合とを比較する実験を行った。この実験においては、実験用真空ポンプとは異なる減圧ポンプを準備し、減圧ポンプを用いて実験用真空ポンプ内を減圧し、油室に気体を供給し、ポンプ室に溜まった油の量を測定した。
 孔が形成されていない従来の油封止部材を用いた真空ポンプにおいては、ポンプ室に溜まった油の量は2.12gであった。一方、孔が形成されている本発明の油封止部材を用いた真空ポンプにおいては、ポンプ室に溜まった油の量は0.32gであった。
 この結果から、本発明の真空ポンプを用いることにより、ポンプ室に油が漏れる量が従来の漏れ量の15%に低減されたことが確認された。
 以上、本発明の真空ドライポンプについて説明してきたが、本発明の技術範囲は、上記実施形態に限定されることなく、本発明の趣旨を逸脱しない範囲において種々の変更を加えることが可能である。
 本発明は、油又は液体が真空室内に使用されていない機械式の真空ドライポンプに広く適用可能である。

  1.  真空ドライポンプであって、
     気体が通過するポンプ室と、
     前記ポンプ室と隣接して設けられ、油が存在する油室と、
     前記ポンプ室を貫通して前記油室の内部に突出する回転軸と、
     前記ポンプ室内において前記回転軸の周囲に設けられ、前記回転軸の回転に連動して回転する回転体と、
     前記ポンプ室と前記油室との境界部分において前記回転軸の周囲に設けられ、前記回転軸の回転に連動して回転し、その面上に局所的に配置されて厚み方向に貫通する複数の孔を有し、前記油室から前記ポンプ室に油が漏れることを防止する円板状の油封止部材と、
     を含むことを特徴とする真空ドライポンプ。

     前記複数の孔は、前記油封止部材の外周に近い位置に設けられ円形に形成された複数の外側孔と、前記油封止部材の中心に近い位置に設けられ円形に形成された複数の内側孔とを含み、
     前記複数の外側孔の各々の大きさは前記複数の内側孔の各々の大きさよりも大きく、前記複数の外側孔及び前記複数の内側孔は同心円状に配列されている
     ことを特徴とする真空ドライポンプ。
  6.  請求項1に記載の真空ドライポンプであって、
     前記複数の孔は、前記油封止部材の中心から外周に向う径方向外側において、孔の開口幅が徐々に大きくなるように形成されている
     ことを特徴とする真空ドライポンプ。
  7.  請求項1に記載の真空ドライポンプであって、
     前記複数の孔の内部には、孔を塞ぐように焼結金属又は網が配置されている
     ことを特徴とする真空ドライポンプ。
