Definitions
- the present invention relates to a method for manufacturing a multi-level metal structure by a UV photolithography and galvanic deposition technique.
- This second method comprises the following steps: a) creating on a substrate a sacrificial metal layer, b) spreading a layer of photosensitive epoxy resin having a thickness of between 150 and 700 microns, c) heating said layer between 90 ° and 95 ° for a duration depending on the thickness deposited (pre-bake), d) irradiating the resin layer with UV radiation through a mask corresponding to the contour of a level of the structure to be obtained, e) annealing said layer to cause the polymerization (post-bake), f) reproducing at least once steps b) to e) using if necessary depending on the desired contour for the structuring of the new layer of photoresist, a different mask for step d), g) developing the superimposed resin layers by dissolving the non-irradiated parts to obtain an epoxy resin mold, ii) forming a primary metallization over the entire surface of the mold, then completely cover the mold by galvanic deposits so as to form the multi-level metal structure,
- This second method is that the resin mold is entirely made before the galvanic deposition step. Any machining of the multi-level metal structure can therefore be performed afterwards, out of the clean room, without risk of contaminating the latter.
- this second method also has certain disadvantages.
- the superimposed resin layers are developed in the same step. Under these conditions, the prebake step of the second photoresist layer necessarily also constitutes a post-bake of the first layer. It is therefore very difficult to adapt the temperature and the duration of annealing in an optimum manner.
- An object of the present invention is therefore to provide a method of manufacturing a multi-level metal structure by UV photolithography and galvanic deposition techniques that overcomes the disadvantages of the aforementioned prior art methods.
- This object is achieved by providing a method of manufacturing a multilayered metal microstructure by UV photolithography and galvanic deposition, characterized in that it comprises the steps of: a) providing a substrate having a conductive surface; b) coating the conductive surface of the substrate with a first photoresist layer; c) irradiating the first photoresist layer through a mask corresponding to the desired imprint; d) developing the first layer of photosensitive resin so as to dig openings therein and thereby obtain a first level of a resin mold, the openings in the first resin layer revealing the conductive surface of the substrate; e) depositing a new layer of photoresist on the layer of resin developed, so as to cover the latter and, preferably, to fill the openings therein; f) irradiating the new layer of photoresist through a mask corresponding to the desired imprint; g) developing the new photosensitive resin layer so as to dig openings therein and to obtain a multi-level resin mold, the openings in
- the multi-level metal part is formed in a single step of galvanic growth (step J).
- step J the different layers of resin forming the mold in photoresisit are developed separately one after the other. It is therefore possible to separately adjust the temperature and duration for the prebake of an upper layer and the postbake of the lower layer.
- Another advantage of the method according to the present invention and that it allows to obtain common sides at two levels, which is not possible with the first method described above.
- Yet another advantage of the present invention is that, unlike the second method of the prior art described above, it offers the possibility of using photosensitive resins of different nature for different levels. For example, it is possible to envisage using a negative photoresist for the first level and a positive photoresist for the second level. This possibility makes it easier to make certain structures with complex shapes.
- the method comprises, after step d), the step of forming a conductive surface on the remaining portions of the surface of the resin layer developed in the previous step.
- the step of forming a perforated conductive surface on the first photoresist layer can be placed between step b) and step c) or between step c) and step d ).
- the conductive layer may be formed between step g) and step h) once the photoresist molds are made.
- the method comprises the step of providing a substrate comprising a conductive surface.
- the substrate 1 is constituted by a silicon wafer, glass or ceramic ( Figure 1) on which was previously deposited by evaporation a conductive layer 2 ( Figure 2).
- This conductive layer 2 is intended to serve as a priming layer, that is to say a cathode, during a subsequent galvanic deposition.
- the priming layer 2 may be formed of a layer of chromium or titanium coated with a layer of gold or copper.
- a sacrificial layer which may for example be made of aluminum.
- This layer typically has a thickness of the order of one-tenth of a micron, and it is designed to allow the multi-level metal structure of the substrate to be separated at the end of the process.
- the same metallization layer can fulfill both the sacrificial layer and the priming layer function.
- galvanic deposition it is possible to use galvanic deposition as a technique for forming a sacrificial layer.
- the substrate may be formed by a stainless steel plate or other metal. It will be understood that under these conditions, it is not necessary to deposit a conductive layer. However, the priming surface should generally be degreased before use.
- the next step (FIG. 3) consists in covering the conductive surface of the substrate with a first layer of photoresist.
- the resin used is preferably an octofunctional epoxy resin available from Shell Chemical under the reference SU-8. This resin also comprises a photoinitiator chosen from triarylsulfonium salts such as those described in US Pat. No. 4,058,401. This Resin is a negative photoresist that is designed to polymerize under the action of UV radiation.
- the photosensitive resin could be a positive photoresist that is designed to decompose under the action of UV radiation. It will be understood that the present invention is not limited to a few particular types of photosensitive resin. Those skilled in the art will be able to choose a photosensitive resin which is suitable for their needs from all the known resins which are suitable for UV photolithography.
- the resin 3 may be deposited on the priming layer 2 using any technique known to those skilled in the art, for example by spin coating, by application to the roll, or by rolling when it is a "solid" resin, etc.
- the thickness of the photoresist layer 3 is typically between 150 and 600 microns.
- the resin may be deposited in one or more times.
- step b) the resin layer 3 is further heated between 90 and 95 ° C for a time sufficient to evaporate the solvents (pre-bake).
- pre-bake the resin layer 3 is further heated between 90 and 95 ° C for a time sufficient to evaporate the solvents
- the next step of the process is to irradiate the resin layer by means of UV radiation through the openings of a mask 4 defining the contour of the first level of the desired microstructure.
- This UV irradiation can for example be carried out by means of an aligner (not shown) having its intensity peaks at 365 and 410 nm.
- the extent of irradiation depends on the thickness of the resin. It is typically 200 to 1000 mJ / cm 2 measured at a wavelength of 365 nm. If necessary, a post-bake annealing step may be necessary to complete the polymerization induced by the UV irradiation.
- the annealing step is preferably carried out at 90 to 95 ° C for 15 to 30 minutes.
- the insolated (light-cured) areas 3a thus become insensitive to a large majority of the developing liquids.
- the non-insolated zones 3b may subsequently be dissolved using a suitable developing liquid.
- the next step of the process (FIG. 5) consists in developing the photoresist layer 3.
- the photoresist used is negative. Under these conditions, developing the photoresist amounts to attacking it chemically, so as to dissolve the non-insolated zones 3b and to expose the conductive layer 2 of the substrate 1 in places.
- a positive photoresist it is the insolated areas 3a that are dissolved.
- a development liquid suitable for the photoresist development step on the basis of the indications of the manufacturer of the photoresist. According to an advantageous variant, it is possible to complete the development step by a brief exposure to a plasma so as to clean the resin mold and activate the surface in preparation for the next step.
- the next step of the process (FIG. 6) consists in making the remaining portions of the surface of the resin layer developed in the previous step conductive. To do this, we proceed to the deposition of a metallization layer 5, by vaporization under vacuum for example.
- the metallization layer 5 preferably covers only the horizontal surfaces, so that the flanks remain insulating. However, the parts of the conductive surface 2 discovered in the previous step may not be covered by the conductive layer 5 without affecting the process.
- the metallization could be performed on the vertical surfaces as well as on the horizontal surfaces.
- the skilled person will not encounter any particular difficulty, or to choose a metal spray that is capable to attach to the photoresist, or to choose a metal capable of serving as a priming layer 5 for subsequent galvanic deposition. For example, chromium alone fulfills these two conditions.
- the conductive surface 5 is formed on the photoresist layer after step d) of the method.
- the step of forming a conductive surface on the first layer of photoresist can be placed between step b) and step c) or between step c) and step d) .
- the conductive surface 5 is then either perforated after depositing it, or deposited directly according to said predetermined openwork in order to make possible step c) according to the explanation above or so that the conductive surface 5 itself serves as a mask 4.
- the resin 3 will necessarily be of the positive type.
- the conductive surface 5 is then either perforated after it has been deposited, or deposited directly according to said openwork in correspondence with that of the mask 4 in order to make possible step d) according to the explanation above. It is therefore understood that if the conductive surface 5 is deposited after step b) or c), it will be present only on the top of the first resin 3 and not also on a portion of the conductive surface 2 as shown in FIG. 6.
- the conductive layer may even be formed at the bottom of the openings between step g) and step h) once the photoresist molds have been produced.
- the next step of the process (FIG. 7) consists in depositing a new layer of photoresist 6 on the layer of vaporized metal. 5, so as to cover the latter and fill the openings in the developed resin layer 3.
- the openings formed in the already developed resin layer 3 are well filled by the resin from the new layer 6.
- a spin deposit does not give satisfactory results, it is possible to use another depositing technique to make the new photoresist layer.
- a spray photoresist such as Ti spray from Microchemicals GmbH or even to use a previously diluted conventional positive photoresist.
- It is also possible to form the new layer 6 by galvanic deposition of a photoresist such as the Shipley Ltd. PEPR 2400.
- the next step of the process is to irradiate the new resin layer 6 by means of UV radiation through the openings of a mask 7 defining the contour of the second level of the desired microstructure.
- This step requires aligning the mask 7 with the openings of the first level. The skilled person will achieve this alignment, for example using alignment marks.
- a step of annealing the assembly is carried out to complete the polymerization induced by the UV irradiation.
- the next step of the process (FIG. 9) consists in developing the new layer of irradiated photoresist 6.
- the technique can be the same as that used to develop the first layer of photorésisit.
- the step of developing the resin layer 6 produces a resin two-level mold. According to a variant, once this step has been performed, it is possible to reproduce the rest of the steps corresponding to FIGS. 6 to 9 to obtain, if desired, a mold with three levels of resin.
- the next step of the process ( Figure 10) is to galvanically deposit a metal or alloy into the openings of the multi-layer resin mold. According to an advantageous variant, prior to this step, the surfaces forming the flanks of the resin mold are first activated, as are metallized horizontal surfaces.
- the metal used for the galvanic deposition will be chosen from the group comprising nickel, copper, gold and silver, or else gold-copper, nickel-cobalt, nickel-iron and nickel - phosphorus.
- the multilayer metal structure is entirely made of the same alloy or metal. However, it is also possible to change the metal or alloy during the galvanic deposition step so as to obtain a metal structure having at least two layers of different natures.
- the galvanic deposition system is arranged to hold the conductive layer 2 of the substrate under tension so that the latter behaves like a cathode.
- the conductive layer 5 which covers the first level of photosensitive resin is preferably not connected to the voltage source.
- the galvanic deposition only takes place on the conductive surface 2. Only when the layer of electro-deposited metal reaches the height of the first layer of resin can it contact the conductive layer 5 and put it on. Thanks to this characteristic, the galvanic growth in the different openings can advance abreast, which makes it possible to produce structures with relatively flat surfaces.
- the next step of the process (FIG. 11) consists in detaching from the substrate the assembly formed by the polymerized photoresist and the multilayer metal structure obtained in the preceding step.
- the multi-level metal structure is detached by dissolving the sacrificial layer (FIG. 11) (for example, using a potassium hydroxide solution (KOH) if the layer is aluminum).
- KOH potassium hydroxide solution
- the next step is to remove the photosensitive resin layers to release the metal microstructure.
- the multi-level metal structure is further placed in a bath designed to eliminate the remaining portions of the priming layers 2, 5.
- the method also comprises a last step ( Figure 13) which consists of leveling the upper part of the multi-level structure by lapping and polishing operations.
