Abstract

L'invention concerne un procédé de masquage virtuel en ligne destiné à une lithographie sans masque. Dans un processus de lithographie sans masque reposant sur des micromiroirs selon l'invention, après réception d'entrées destinées à une exposition de motif, on obtient une base de base d'intensité de superposition par intégration instantanée d'intensités de superposition dans une cellule d'image correspondant à un micromiroir par rapport à une translation de substrat, un masque virtuel d'exposition destiné au motif est généré par comparaison de l'occupation du motif par unité de base d'une base d'intensité de superposition par rapport à la limite d'occupation définitive de réflexion en fonction d'informations d'intensité. Le masque virtuel d'exposition est comprimé, puis transféré dans une unité de liaison de contrôleur de micromiroir, puis décomprimé dans cette unité, et les micromiroirs sont commandés en fonction des informations de réflexion binaire provenant du masque virtuel d'exposition décomprimé, ce qui permet d'obtenir une exposition en-ligne précise sur le substrat.
