Abstract
n型不純物がドーピングされるとともに、平坦な膜を形成することができる酸化物薄膜及び酸化物薄膜デバイスを提供する。 酸化物薄膜2は、図1(b)に示されるように、n型(電子伝導型)不純物をドーピングしたドープ酸化物層2aと、n型不純物をドーピングしないアンドープ酸化物層2bとが交互に繰り返し積層されている。n型不純物を高濃度にドーピングした酸化物層は、その表面の荒れが大きくなるので、ドープ酸化物層2aによる表面荒れが非常に大きくなる前に、表面平坦を確保できるアンドープ酸化物層2bで覆うことにより平坦な酸化物薄膜を形成することができる。
